Claims (8)

  1. Ein Verfahren zur Herstellung einer Vorrichtung, das Folgendes beinhaltet:
    Projizieren eines Bildes eines Musters durch eine erste Flüssigkeit (11) auf einen Zielabschnitt eines Substrats (W) unter Verwendung eines Projektionssystems (PS); Zuführen der ersten Flüssigkeit (11) von einer ersten Flüssigkeitsquelle zu einem Raum zwischen dem Projektionssystem (PS) und dem Substrat, wobei die Flüssigkeitsbegrenzungsstruktur (12) mindestens einen Teil einer Grenze des Raums im Wesentlichen umgibt und sich im Wesentlichen daran entlang erstreckt, so dass der Raum innerhalb der Flüssigkeitsbegrenzungsstruktur (12) liegt; und
    Begrenzen der ersten Flüssigkeit (11) innerhalb des Raumes durch Zuführen einer zweiten Flüssigkeit (19) von einer zweiten Flüssigkeitsquelle zu einem Volumen um den Raum zwischen der Flüssigkeitsbegrenzungsstruktur (12) und dem Substrat (W), wobei die Flüssigkeitsbegrenzungsstruktur (12) angepasst ist, um die zweite Flüssigkeit (19) auf das Volumen zu begrenzen;
    wobei die erste Flüssigkeit (11) mit der zweiten Flüssigkeit (19) im Wesentlichen nicht mischbar ist.
  2. Verfahren gemäß Anspruch 1, wobei die erste Flüssigkeit (11) unpolar ist und die zweite Flüssigkeit (19) polar ist.
  3. Verfahren gemäß Anspruch 2, wobei die erste Flüssigkeit (11) aus der Gruppe ausgewählt ist, die Folgendes beinhaltet: Cycloalkane, andere Kohlenwasserstoffe mit hohem Index, Perfluorpolyether, Perfluoralkane und Hydrofluorether; und die zweite Flüssigkeit (19) Wasser beinhaltet.
  4. Verfahren gemäß Anspruch 1, wobei die erste Flüssigkeit (11) aus der Gruppe ausgewählt ist, die Folgendes beinhaltet: Cyclooctan, Decalin, Bicyclohexyl, Exo-tetrahydro-dicyclopentadien und Cyclohexan.
  5. Verfahren gemäß Anspruch 1, wobei die erste Flüssigkeit (11) Perfluor-N-methylmorpholin oder Perfluor-E2 ist.
  6. Verfahren gemäß Anspruch 1, wobei die erste Flüssigkeit (11) Perfluorhexan ist.
  7. Verfahren gemäß einem der Ansprüche 1 bis 6, wobei die Flüssigkeitsbegrenzungsstruktur (12) eine hydrophile Oberfläche, die an das Volumen angrenzt, und eine hydrophobe Oberfläche, die an den Raum angrenzt, aufweist.
  8. Verfahren gemäß einem der Ansprüche 1 bis 7, wobei das Volumen ringförmig ist.
