技术领域
本发明涉及一种使用导电粘合剂粘接电气设备的方法及系统。
背景技术
通常,在芯片粘接中,湿式糊状导电粘合剂用来将半导体芯片或集成电路片粘接至基板。一种外部加热和加压方法(也称为热压法)用于将所述芯片下面的糊状粘合剂贴着基板固化并按压以使所述芯片和基板粘接在一起。近年来,芯片的厚度从500μm持续减小到25μm,给半导体芯片封装带来巨大影响,并且因为这些薄芯片产生的电子产品不仅使超薄应用(例如:智能卡、生物护照等)成为可能,而且促进了超高密集应用(例如:存储器、中央处理器等)的发展。在粘接如此薄的芯片的过程中,使用传统的糊状粘合剂存在的问题在于粘合剂溢出和散开,这将引发不可避免的短路故障。
人们开发了诸如粘片膜(DAF)或热塑性胶带(TAT)之类的干导电粘合膜或干导电粘合带来取代传统的湿式糊状导电粘合剂,尤其用在粘接厚度小于75μm的薄芯片。DAF通常于晶片切割成单独的芯片之前层压在所述晶片的背部,而TAT通常于晶片切割工序之后贴在单独的芯片背部。层压有DAF或TAT的芯片可直接通过热和压力粘接于基板上,所述热和压力称为热压接合并且也被视为最先进的粘接方法。这种方法存在的问题在于:100至180摄氏度的高粘接温度、至少3秒钟的长粘接时间、每个粘接周期粘接单个芯片以及在整个粘接工艺中对未粘接的芯片和粘接后的芯片、粘合剂、基板进行持续加热。另外,经常发生如下现象:沿着芯片-粘合剂-基板的分界面形成空穴、粘接工艺窗口受限、生产量低以及无法使用便宜的基板,例如,具有比DAF或者TAT的操作温度更低的操作温度的合成树脂粘合纸(SRBP、FR-1和FR-2)。高温和长时间热曝露会影响芯片封装和粘接装置的可靠性。
国际公布号为WO 2007/061216的国际申请公开了一种通过使用倒装芯片超声波振动粘接电气设备的方法。如在国际公布号为WO 2007/061216的国际申请的图2中所描述,将芯片的工作(电路)表面翻转过来或者背向超声换能器并通过粘合剂与基板连接,而芯片的非工作(底面)表面与换能器相接触以确保工作表面不会被来自换能器的面与面之间的摩擦所损害。为了进一步减轻损害芯片的风险,换能器的操作端可以用相对硬的、低阻尼的、低摩擦和光滑的聚四氟乙烯盖覆盖。热量作为超声振动的副产品,产生于粘合剂自身内部。换言之,超声波振动施加于芯片的非工作表面,所述非工作表面相对于芯片的工作表面、粘合剂和基板会振动,并且这种摩擦产生热量。国际公布号为WO 2007/061216的国际申请还公开了使用外部热源向整个或者上粘接部和下粘接部中的部分施加额外的热量。国际公布号为WO 2007/061216的国际申请进一步公开了用于在芯片非工作表面固定芯片的芯片夹头。当换能器的操作端与芯片的尺寸不同时,所述芯片夹头还用作换能器的尺寸适配器。例如,由具有低内部阻尼的超硬碳化钨制成的芯片夹头。
国际公布号为WO 2007/061216的国际申请的主要目的是确保超声波振动通过芯片到达粘合剂。因此,芯片必须将超声波振动传导至粘合剂。到达粘合剂的超声波振动的副产品是对粘合剂摩擦而产生的热量。然而,存在芯片(尤其是薄芯片)可能被通过其传递的超声波振动引起破裂或者粉碎的风险。
亟需一种粘接方法及系统来解决至少一部分上述问题。
发明内容
在第一方面,本发明提供了一种用于粘接电气设备的方法,其使用导电粘合剂将所述电气设备粘附在一起。所述方法包括由超声换能器产生超声波振动。所述方法还包括阻尼所述超声波振动以使传递至第一电气设备的超声波振动最小,并且使所述超声波振动转换为热脉冲,所述热脉冲通过所述第一电气设备传导至所述导电粘合剂。所述方法还包括利用所述热脉冲软化所述导电粘合剂以将所述电气设备粘接在一起。
所述方法还可包括聚集所述热脉冲至面积大于或等于所述第一电气设备的工作表面面积的表面区域。
所述方法还可包括向所述超声换能器施加静压力和电能。
所述导电粘合剂可以是干导电粘合膜或干导电粘合带,例如粘片膜(DieAttach Film,DAF)或热塑性胶带(Thermoplastic Adhesive Tape,TAT)。
所述第一电气设备可以是芯片,第二电气设备可以是基板。
所述第一电气设备的工作表面可以面向所述超声换能器。
本发明可提供多个第一电气设备,在所述多个第一电气设备中所述第一电气设备彼此之间具有导电粘合剂,以及所述超声波振动向热脉冲的转换可通过所述第一电气设备传导至每一个导电粘合剂,使所述导电粘合剂软化并将所述电气设备粘接在一起以形成叠层芯片封装。

有利的是,本发明提供了一种新颖的超声引发的脉冲加热方法和系统,由所述超声换能器产生的超声波振动通过操作性地连接并覆盖该换能器的操作端的超声波-热能装置迅速最小化并且转换成高度聚集的、局部的和可控制的热能或热脉冲,所述热脉冲软化或增塑所述导电粘合剂以将所述芯片与基板粘接在一起而不会对所述芯片造成物理损坏。
本发明能够使所述芯片的工作(电路)表面与操作性地连接并覆盖所述换能器的操作端的装置接触。所述芯片的非工作(底面)表面背向所述装置并通过所述导电粘合剂连接至所述基板。
超声引发的自发的、高度聚集的、局部的和可控制的脉冲加热效应产生并直接施加于所述芯片下面的导电粘合剂。所述换能器产生超声波振动。所述超声波-热能装置通过传递并阻尼所述超声波振动转换得到所述自发的、高度聚集的、局部的和可控制的热脉冲。对于每单个粘接周期,这种转换的热脉冲通过单个芯片的工作表面传递至该芯片下面的导电粘合剂。这种粘接方法降低并且有可能消除由外部加热装置或热源向多个不管是已经粘接或者尚未粘接的芯片持续施加的高粘接温度。
不仅制造产量增加,并且由于所述基板不用长期承受持续高温,所以允许使用较便宜并具有较低操作温度的基板,例如合成树脂粘合纸(SRBP、FR-1和FR-2)。

具体实施方式
参见图1,本发明提供了一种用于粘接电气设备13、15的系统10。例如,所述电气设备为半导体芯片13或集成电路片13、基板15。导电性粘合剂14用于将所述电气设备13、15粘附在一起。系统10通常包括超声换能器11和超声波-热能装置20。换能器11产生超声波振动。装置20操作性地附着在换能器11的操作端12并覆盖换能器11的操作端12。装置20阻尼所述超声波振动以使传递至芯片13的工作(电路)表面的超声波振动最小,并且使超声波振动转换为热脉冲形式的热能,其中所述热脉冲通过芯片13传导至位于芯片13下面的粘合剂14。粘合剂14由所述热脉冲软化或增塑以将芯片13和基板15粘接在一起。
装置20附着在换能器11的操作端12以形成粘接设备38。由换能器11产生的超声波振动被装置20快速阻尼,并且转换为自发的、高度聚集的、局部的并且可控的热脉冲。粘接过程涉及给换能器11的电激励、来自换能器11的超声波振动、装置20阻尼的超声波振动、通过装置20进行的超声波到热能的转换、粘合剂14内的热能软化或增塑、给粘接设备38的静压力以及换能器11(或粘接设备38)与芯片13之间的平面度相互之间的复杂的相互作用。换能器11是电能到超声波能量的能量转换器。装置20用作超声波到热能的换能器、振动阻尼器和机械保护器。装置20在粘接过程中防止了对精密芯片13的损坏,同时为粘合剂14提供足够的热能以将芯片13粘附到基板15上。
粘合剂14可以是干导电粘合膜或干导电粘合带,例如粘片膜(DAF)或者热塑性胶带(TAT)。例如,在粘接工艺之前,将具有厚度大约10μm的DAF或TAT 14层压在芯片13的背面或者非工作(底面)表面。粘接工艺涉及各种不同的工艺参数(例如超声波功率、粘接压力、粘接时间以及工作台温度(可选)等)相互之间复杂的相互作用。
转向图14,在粘接操作中,基板15最初由基于真空的工作台16固定住(140)。在另外的实施方式中,所述基于真空的工作台16可以是基于真空的温控工作台16以便为粘接过程提供额外的热源。选取带有粘合剂14的芯片13并将其放置在基板15上的粘接位置(141)。利用粘接设备38向下压整个芯片封装13、14、15以使所述芯片封装13、14、15中的所有元件物理接触(142)。激活换能器11产生超声波振动(143),将所述超声波振动传递至装置20以阻尼超声波振动,并将所述超声波振动转换为热脉冲(144)。通过所述热脉冲软化或增塑位于芯片13之下的粘合剂14(145),进而将芯片13粘接到基板15上(146)。在粘接过程中,来自装置20(或者粘接设备38)的热脉冲和来自工作台16的任何附加热量都传递到粘合剂14。重复上述粘接过程以利用粘合剂14将下一芯片13粘接到相同或不同的基板15。
换能器11利用压电驱动器产生优选的40kHz或者40kHz以上频率的超声波振动。对于粘接操作而言,超声波频率越高,波长越短,在较低的超声波功率损耗下,可获得分辨率越高的粘接。所述压电驱动器通常为朗之万(Langevin-type)预应力换能器,所述预应力换能器根据逆压电效应将由超声波信号发生系统提供的电能转换为纵向振动形式的超声波振动。换能器11通常包括后向金属平板、多个压电陶瓷环或复合材料环以及由中央预应力螺丝机械偏压或夹住的前向金属平板/喇叭型焊头。换能器11的基本的设计要求为:最小化换能器11的总长度以避免不需要的倾斜效应、在换能器11的振动节点上固定法兰用于装配和加载、换能器11的操作端12的直径与待粘接至基板15的芯片13的横向尺寸匹配,并且获取足够放大的纵向振动。半波长换能器11足够短以最小化在操作换能器11与芯片13的工作表面13A接触期间的不需要的倾斜效应。多个半波长换能器允许深入接触芯片封装13、14、15,特别是各种不同尺寸(或高度)的芯片封装13、14、15相互之间紧密放置时。
换能器11可以纵向安装或水平安装。如果纵向安装,横向振动施加于芯片封装13、14、15。然而,优选为纵向安装,以避免换能器11的过度磨损以及避免对芯片13的工作表面13A的损坏。设置换能器11(或者粘接设备38)和芯片13之间的高共面度。所述振动能量沿着换能器11的纵轴传输,这消除了平面度问题以及在横向振动中发现的摩擦的影响。
装置20的材料具有黏弹性,其具有弹性材料和黏性材料的综合性能。当所述黏弹材料受到周期性加载(例如超声波振动)时,一些输入能量被所述黏弹材料的类似弹簧的行为所恢复,而一些输入能量被所述黏弹材料的类似阻尼器的行为所消散。由黏弹材料消散的超声波振动在装置20的该黏弹材料内引起热效应。
当换能器11被激活时,施加在装置20的超声波振动在压力下产生指定工作频率(例如40kHz)的正弦驻波。在周期性正弦应变下产生的超声波振动通过黏弹材料内的分子间摩擦而消散,导致快速生热。这引起了超声引发脉冲热效应,取代了传统热压粘接过程中芯片封装13、14、15的持续加热。因为所述超声引发脉冲热效应是自发的、高度集中的、局部的和可控的,所以预定量的高温热脉冲仅直接施于目标粘接位置,例如,如图12所示的单个芯片封装13、14、15。在装置20内产生的所述自发的、高度聚集的、局部的和可控的脉冲加热确保了施于所述粘接位置以外区域的热应力最小。这减小了低操作温度基板15的翘曲效应,并且避免了为粘接的芯片和粘接后的芯片13、粘合剂14和基板15的持续加热。由于在非常短的热脉冲期间施加精确量的热能,减小了芯片13和基板15的热应力。
通过在换能器11和芯片13之间建立弹性连接,装置20提供了振动阻尼功能以减少从换能器11到芯片13的超声波振动的传递。用于装置20的材料有效地减小了振动的幅度。损耗因数是针对每次振动从振动系统中耗散的能量与存储在该系统中的能量的比值。损耗因数越大涉及的阻尼越大。0.1的损耗因数通常认为是显著阻尼的最小值。因此,装置20适合采用弹性材料以在粘接过程中提供足够量的阻尼。装置20的阻尼功能防止了振动通过结构耦合传输到所述自动粘接设备的其他部件。这确保了所述粘接设备的质量不会因重复使用而迅速退化。
在粘接期间,芯片13受到粘接设备38施加的静压力。在粘接过程中要求快速加载以增加产量。然而,这种突然且快速的加载会引起锤击效应,该锤击效应可能会损坏易碎的芯片13。由于加工的不完美和装配变化,粘接设备38(或换能器11)和工作台16之间通常存在小角度。粘接设备38(或换能器11)和芯片13之间的非平面可能会将所述施加的压力集中到芯片13的一端。在粘接过程中,这种集中的压力会对芯片13或者甚至基板15造成损坏。因此,装置20适合采用可变形的材料以避免刚性接触且改善粘接设备38和芯片封装13、14、15之间的柔度。在粘接过程中装置20内超声波振动的分布还可以通过使用所述可变形的材料增加耦合界面来改善。
因此,用于装置20的材料需要是黏弹材料以将超声波振动转换为热脉冲、弹性材料以有效地阻尼所述超声波振动传输到芯片13、可变形材料以防止刚性接触并且改善粘接设备38和芯片13之间的接触。
优选地,装置20由硅橡胶复合物制得,例如,GE Silicones MasterMolderRTV600系列。所述RTV600系列硅橡胶复合物具有高工作温度(-75℃-400℃)、高硬度(62-68肖氏A(Shore A))、高撕裂度(100-140ppi)、中等偏高抗张强度(900-1100psi)、低收缩(线性收缩<0.2%)(室温固化)以及高热导率(大约0.23W/m)。硅橡胶复合物是高度黏弹的聚合材料,具有大损耗因数,这提供了改进的阻尼效率。当装置20附着在换能器11的操作端12时,在粘接过程中该装置可以防止芯片13损坏或者甚至粉碎。硅橡胶复合物具有类似橡胶的弹性,能够变形到相当大的程度,而随后又弹性回弹到原始形式。这种能力防止了刚性接触,并且提供了粘接设备38和芯片13之间的柔性。因此,粘接质量和产量都得到提高。
装置20的硅橡胶复合物能够承受高达400℃的高温,所述高温可以由装置20内的超声引发脉冲加热产生。在粘接过程中,通过热传导将装置20内引起的热脉冲传递到芯片13。如果用于装置20的材料具有高热导率,则会实现较好的热传递,并因此提高粘接性能。硅橡胶复合物的热导率大约为0.23W/mΩ·K,这提供了向芯片13的较好的热传递。
在粘接过程中,装置20在静压力下运行。因此,装置20的材料从压缩变形中恢复的能力是重要的。压缩形变是材料在长时间的压应力下恢复到其原始厚度的能力。装置20的硅橡胶复合物的压缩形变在宽的温度范围具有一致的值,因此装置20由能够在粘接的重复加载过程中运作良好的弹性和耐用材料制得。
化学品、流体和油类是半导体工业中常见的致污物。装置20的硅橡胶复合物在粘接过程中可以防止对基板15和芯片13的工作表面13A造成污染。装置20的材料由于其碳-碳主链的特性,在臭氧、紫外线(UV)、热量以及其他老化因素下运行良好。装置20的材料还具有防水特性,所以它也不受潮湿操作环境的影响。所述材料还是高度惰性材料并且极其稳定和不含硫或者其他的产酸化学品,并且不会造成与该材料接触的其他材料的污染、腐蚀或者退化。装置20可以采用注射成型法大量生产。GE Silicones MasterMolder RTV600系列在室温下24小时内会固化。
用于装置20的硅橡胶复合物的专有特性取决于所用的添加剂以及混合和硬化的条件。装置20的最高的工作温度应当保持在400℃以下。这可以通过控制输入到换能器11的超声波功率来实现,其主要是控制由装置20引起的热量。
装置20在多个粘接周期之后可能会磨损,这意味着需要定期更换装置20。装置20必须容易且安全地附着于换能器11和与换能器11分开以在大规模制造环境下保持高效率。依据换能器11的操作端12的尺寸,如图2所示,本发明提供了一种圆盖形的装置20。在一种实施方式中,所述圆盖的内直径为18.5mm,这比换能器11的操作端12的直径18.8mm略小。在这种形式下,设置有凸起的外围边缘23。装置20的圆盖的较小内直径意味着当用它来覆盖换能器11的操作端12时会有轻微的弹性变形。这确保了当将电气设备13、15粘接在一起时,装置20牢牢地附着在换能器11的操作端12而不会在快速加载和卸载的过程中滑落。
为了提供高效、快速的超声引发脉冲加热,有必要使用热能引导器21或聚集器21将所述热脉冲聚集到粘接位置(例如芯片13)。否则,当装置20的底面22比芯片13的工作表面13A大得多时,到基板15的热损耗相当大。在一种实施方式中,所述热能引导器为自装置20的底面22突起的正方形突起部21。突起部21将所述引发的热脉冲聚集至芯片13和粘合剂14,而减少到达基板15的热损耗。当突起部21的主表面减少时,由突起部21聚集的热量增加。然而,突起部21的主表面应当不小于芯片13的工作表面13A以保持到粘合剂14的热传递均匀。因此,应当使用具有与芯片13相似形状的略大的主表面的突起部21。而且,装置20和芯片13之间的突起部21的略大的主表面提供了在定位期间将芯片13与粘接位置对齐时的容差。
通常,突起部21的主表面不应小于装置20的底面22的60%。当突起部21的主表面小于装置20的底面22的60%时,突起部21可能开始倾斜或弯曲。当突起部21的主表面小于装置20的底面22的50%时,出现显著的倾斜或弯曲。自底面22测得的突起部21的高度优选为1mm,从而在装置20的底面22与芯片13以及基板15之间提供足够大的间隙以及避免倾斜/弯曲的影响。
芯片13的形状和尺寸可随类型而不同。对于具体的芯片13而言,为了确保脉冲加热的良好集中,可采用具有对突起部21合适配置的装置20。因为装置20可拆装,当芯片13的形状和尺寸改变时,可以选择合适的突起部21。在大规模制造环境中,选择合适的突起部21可提供较好的热传递并由此改进芯片封装13、14、15的粘接质量。突起部21的主表面越大导致热脉冲幅度越低。这是由于表面积增加所产生的热分散。由此,应根据芯片13的形状和尺寸来选择最佳的突起部21。因此,可在粘接部位使热脉冲的聚集最大化。
图3至图9描述了装置20和突起部21的可能的不同形状和尺寸。装置20的形状和尺寸主要取决于它所连接的换能器11的操作端12。突起部21的形状和尺寸主要取决于芯片13的形状和尺寸,同时防止突起部21倾斜/弯曲。图6描述了装置20的底面22的多个突起部21。多个突起部21使得能够同时粘接多个芯片。图7至图9描述了不同形状的装置20上的凹形突起部21。凹形突起部21在需要换能器11的水平或横向操作时特别有利于固定芯片13。
图11比较了当使用装置20的突起部21时粘合剂14的温度曲线,例如,具有正方形或矩形突起部21的装置20与无突起部21的装置20比较。当施用超声波振动时,与具有突起部21的装置20相比,无突起部21的装置20的温度上升较慢和最高温度减小。
装置20可通过其能量转换功能提供用于软化粘合剂14的有效脉冲加热。它还通过其振动阻尼和机械保护功能来防止芯片13受到损害。当激活附着有装置20的换能器11时,温度急剧上升。温度从23.5℃的室温快速升高至150℃左右,并且在6秒钟内变饱和。参见图10,当无装置20附着到换能器11时,温度仅从室温略微增加至30℃左右。在无装置20的情况下引起的少量热量是因为粘合剂14自身的粘弹性所引起,粘合剂14将振动能量转换为作为副产品的6.5℃的热量。
装置20保护芯片13免受超声波振动和与换能器11的操作端12刚性接触的影响。在无装置20的情况下,芯片13将被来自换能器11的超声波振动所完全破坏。然而,当使用装置20时,芯片13处于良好状态,并且没有可通过显微镜观察检测到的任何缺陷。因此,在粘接过程中装置20对于保护芯片13免受损害是重要的。当激活换能器11持续短的预定时间时,装置20产生热脉冲。所述热脉冲在装置20的突起部21的主表面和芯片13上处于其最高水平。对于粘合剂粘附力而言,使用装置20,快速引发的热脉冲(例如,在图10和图11中达150℃)是可实现的。在粘合剂14级,当未使用装置20时,代替超声引发热脉冲而产生超声振动,这导致芯片13的破损或甚至粉碎。
使用如下工艺参数对图13所示的叠层芯片封装131的热传递进行有限元分析(FEA):在室温下,50W的超声功率、60N的粘接力、以及3秒钟的粘接时间。FEA结果提供了对于叠层芯片封装131的粘接工艺的成功的初步预测。通过可到达粘合剂-基板界面130的热量来确定可用于叠层芯片封装131的芯片-粘合剂对13、14的数量。
当层叠的芯片-粘合剂对13、14的数量增加时,粘合剂-基板界面130的温度降低。粘合剂-基板界面130的外缘的温度与粘合剂-基板界面130的最低温度的位置对应。最高温度从具有两个芯片-粘合剂对13、14的叠层芯片封装131的118℃降低至具有六个芯片-粘合剂对13、14的叠层芯片封装131的102℃。基于FEA预测,随着超过六个芯片-粘合剂对13、14的叠层芯片封装131的尺寸进一步增加,粘合剂-基板界面130的温度将降低至低于100℃。因此,可在该粘接条件下层叠的芯片-粘合剂对13、14的数量不超过六个。
由于小电子产品中可利用的物理空间有限和对多功能性的需求,叠层芯片封装131在最近几年得到快速发展。通常,厚度小于75μm的芯片13用于叠层芯片结构131。在传统的热压叠层芯片粘接工艺中,在底下的芯片-粘合剂对13、14上一个一个粘接芯片-粘合剂对13、14。粘接后的芯片-粘合剂对13、14在长时间内经受高温加热,直至叠层封装中所有芯片-粘合剂对13、14均已粘接。结果,基础芯片13的粘合剂14可能液化,并且由于环氧树脂扩散而污染基板15。相比之下,使用装置20提供的超声引发的脉冲加热减少高温持续加热。随着在一个粘接周期中对叠层芯片封装131中所有芯片-粘合剂对13、14进行粘接,完成基板15上的叠层芯片粘接。当热脉冲产生并将其从芯片13向基板15的方向施用时,叠层芯片封装131中存在温度梯度。热脉冲通过分子活动从高温区(芯片13的工作表面13A)传递至低温区(基板15的底面)。
回到图1,将粘接设备38与设备30集成。设备30是由热管理系统32、三轴线性运动系统33、设备安装系统34、视觉系统35、压力控制系统36以及超声信号发生系统37形成的自动化机电单元。对于所述系统32、33、34、35、36之间的通信,这些系统32、33、34、35、36、37由中央控制器31控制。
粘接过程中的相对位置和方向受到精确控制,使得芯片封装13、14、15和粘接设备38被准确移至粘接的预定位置。三轴线性运动系统33提供了设备30中朝x、y和z方向的精确移动。在设备30中,x-y工作台16中接合有两个电动机。一个电动机转动以x方向移动工作台16,而另一个电动机以y方向移动工作台16。这两个电动机可以将工作台16上的芯片封装13、14、15移动至将发生粘接的位置。通过工作台16中的真空装置可以固定芯片封装13、14、15,以防止受高速移动的影响。另外,在z轴方向设置有第三电动机,以对粘接设备38提供上下移动。在其受压力控制系统36施压之前,该电动机可将粘接设备38移至芯片13的表面。在粘接操作过程中,中央控制器31发送控制信号至电机驱动器,控制电动机以程序中编写的速度和加速度驱动工作台16和粘接设备38。编码器提供了一种闭环系统,并用作反馈装置,使得粘接工艺的准确性、精确性以及可重复性得以维持。使用这样的系统33的优点是其对高产量粘接工艺所需的速度和加速度的改变作出快速反应。
热管理系统32控制工作台16的温度。该系统32提供闭环温度控制,使得工作台16可维持在稳定的温度水平。安装数字化温度控制器,以控制由加热器和温度传感器构成的加热部件。在粘接工艺中,数字化温度控制器发送信号,以控制到达加热器的电能。通过温度传感器来测量加热部件的温度,并且将反馈信号返回至温度控制器。根据反馈信号调整施加至加热器的电能,使得工作台16维持在用于粘接工艺的预定温度。为了防止热能通过热传导而传递至设备30的全部部件,在工作台16和三轴线性运动系统33的电动机联轴器之间插入热隔离装置。
在粘接过程中,压力控制系统36向芯片封装13、14、15提供静压力。该系统36包括气动调节器、电磁阀、气缸、压力传感器以及控制器。气动调节器控制气缸内的压力,而电磁阀控制气缸内活塞的上下移动。精确的压力测量是重要的。压力传感器测量所施加的粘接压力。来自压力传感器的反馈信号经系统36的控制器传递至中央控制器31,用于调整施加至芯片封装13、14、15的压力大小。在压力的施加过程中,沿z轴的移动被锁定,以防止粘接设备38由于加载动作而滑动。
视觉系统35有助于三轴线性运动系统33将芯片封装13、14、15自动定位至粘接位置。该系统35包括视觉控制器和摄影设备。在粘接过程中,通过摄影设备来捕捉工作台16的图像。通过摄影设备来识别芯片封装13、14、15,并通过视觉控制器将芯片封装13、14、15排列至传感区。由三轴线性运动系统33将芯片封装13、14、15准确移至粘接位置用于后续的粘接工艺。视觉系统35还提供了生产前检查功能,以避免使用有缺陷的芯片13。这种现场生产前检查功能是有用的,尤其对层叠多个芯片-粘合剂对13、14以形成叠层芯片封装131。系统35还提供了对粘接后的芯片封装13、14、15的生产后检查功能。
设备安装系统34用于安装位于换能器11的振动节点位置的法兰,以使超声波振动能量的任何损失最小化。换能器11(或粘接设备38)和工作台16之间的共平面性对于确保将静压力均匀施加至芯片封装13、14、15是非常重要的。施加均匀的压力可防止脱层,并改善芯片封装13、14、15至基板15的粘合性。因此,在横倾、纵倾以及横摆方位,设备安装系统34是可调整的。通过调整方位,可将共平面性改变至可接受的水平。
超声信号发生系统37用于向换能器11产生所需超声波频率和功率的电能。该高频电能被传送至换能器11,以生成用于粘接工艺的超声波振动。系统37优选处于恒定电压和数字锁相环路(PLL)底部中,这确保换能器11以其共振频率运行。设置选择器开关来调整施于换能器11的功率量。系统37还包含过载保护电路,以防止由所施加的过多功率而引起的换能器11损害。
本领域技术人员可以理解,在不脱离本发明的范围或实质的情况下,可以对具体实施方式中所描述的本发明进行多种变化和/或修改。因此,认为本发明的具体实施方式在各方面均为示例性而非限制性。
Claims (19)
1.一种用于粘接电气设备的方法,其使用导电粘合剂将所述电气设备粘附在一起,所述方法包括:
通过超声换能器产生超声波振动;
阻尼所述超声波振动以使传递至第一电气设备的超声波振动最小,并使所述超声波振动转换为热脉冲,所述热脉冲通过所述第一电气设备传导至所述导电粘合剂;以及
利用所述热脉冲软化所述导电粘合剂以将所述第一电气设备与第二电气设备粘接在一起。
2.根据权利要求1所述的方法,还包括聚集所述热脉冲至面积大于或等于所述第一电气设备的工作表面面积的表面区域。
3.根据权利要求1所述的方法,还包括向所述超声换能器施加静压力和电能。
4.根据权利要求1所述的方法,其中,所述导电粘合剂为干导电粘合膜或干导电粘合带。
5.根据权利要求1所述的方法,其中,所述第一电气设备为芯片,所述第二电气设备为基板。
6.根据权利要求2所述的方法,其中,所述第一电气设备的工作表面区域面向所述超声换能器。
7.根据权利要求1所述的方法,其中,提供多个第一电气设备,在所述多个第一电气设备中所述第一电气设备彼此之间具有导电粘合剂,以及所述超声波振动向热脉冲的转换通过所述第一电气设备传导至每一个导电粘合剂,使所述导电粘合剂软化并将所述电气设备粘接在一起以形成叠层芯片封装。
8.根据权利要求4所述的方法,其中,所述干导电粘合膜或干导电粘合带为粘片膜或热塑性胶带。
9.一种用于将超声波转换为热能的装置,所述装置包括:
底面,用于覆盖超声换能器的操作端并且与第一电气设备的工作表面接触;和
凸起的外围边缘,其自所述底面延伸,用于使所述装置弹性连接于所述超声换能器的操作端;
其中,所述装置由黏弹性的、可变形的、阻尼所述超声换能器产生的超声波振动并且使所述超声波振动转换为热脉冲的材料制成。
10.根据权利要求9所述的装置,还包括自所述装置的底面向外突出以聚集所述热脉冲的突起部。
11.根据权利要求9所述的装置,其中,所述突起部的主表面面积大于或等于所述第一电气设备的工作表面面积。
12.根据权利要求9所述的装置,其中,所述突起部的主表面面积大于或等于所述装置的底面面积的60%。
13.根据权利要求9所述的装置,其中,所述突起部自所述底面突出的高度为1毫米。
14.根据权利要求9所述的装置,还包括多个突起部,用于使多个芯片能够同时粘接于至少一个基板。
15.根据权利要求9所述的装置,其中,所述突起部具有当使用所述换能器水平或横向操作时用于固定芯片的凹形。
16.根据权利要求9所述的装置,其中,所述材料为硅橡胶复合物。
17.一种用于粘接电气设备的系统,其使用导电粘合剂将所述电气设备粘附在一起,所述系统包括:
超声换能器,用于产生超声波振动;和
超声波-热能装置,其操作性地连接于所述超声换能器的操作端并覆盖该超声换能器的操作端,所述超声波-热能装置阻尼所述超声波振动以使传递至第一电气设备的超声波振动最小,并且使所述超声波振动转换为热脉冲,所述热脉冲通过所述第一电气设备传导至所述导电粘合剂;
其中,所述导电粘合剂被所述热脉冲软化以将所述电气设备粘接在一起。
18.根据权利要求17所述的系统,还包括芯片适配器,其附着于所述超声换能器并设置在所述超声波-热能装置与所述超声换能器之间,所述芯片适配器为所述超声换能器提供形状和尺寸的匹配以适应任意形状和尺寸的第一电气设备。
19.根据权利要求17所述的系统,还包括由中央控制器控制的机电设备,所述机电设备包括:
三轴线性运动系统,用于提供工作台在所述机电设备中朝x方向和y方向的精确运动,以及提供所述超声换能器和所述超声波-热能装置在所述机电设备中朝z方向的精确运动;
热管理系统,用于控制所述工作台的温度;
压力控制系统,用于向所述超声换能器和所述超声波-热能装置施加静压力,从而将所述第一电气设备下面的导电粘合剂贴着第二电气设备按压;
视觉系统,用于基于捕获的所述第一电气设备和所述工作台的图像指示所述三轴线性运动系统移动所述第一电气设备,以及在现场对未粘接的电气设备和粘接后的电气设备的质量执行生产前检查和生产后检查;
设备安装系统,用于将所述超声换能器和所述超声波-热能装置安装到所述机电设备上,以及操作所述超声换能器和所述超声波-热能装置进行粘接;以及
超声波信号发生系统,用于为所述超声换能器提供预定的超声波频率和功率的电能。
