Abstract

본 발명은 우수한 감도를 나타내고 역테이퍼 형상의 양호한 포토레지스트 패턴을 형성할 수 있어, 소자 제조 공정 중 다양한 박막의 효과적 패터닝을 가능케 할 뿐 아니라 패터닝 후 쉽게 제거될 수 있는 네가티브 포토레지스트 조성물 및 소자의 패터닝 방법에 관한 것이다. 상기 포토레지스트 조성물은 알칼리 가용성 바인더 수지; 할로겐 함유 제 1 광산 발생제; 트리아진계 제 2 광산 발생제; 알콕시 구조를 포함하는 가교제; 및 용제를 포함한다.
