Abstract
Description
前記のような有機EL素子の部材として、樹脂フィルムを基板とし、バリア膜及び一方の電極となる透明導電膜を有する積層フィルムが、種々検討されている。そして、バリア膜の形成法としては、電子ビーム法、スパッタリング法、プラズマCVD法、イオンプレーティング法等が検討されており、透明導電膜の形成法としては、スパッタ法、イオンプレーティング法等の物理気相成長(PVD)法が検討されている(例えば、特開2008−235165号公報(段落0002、段落0050)参照)。しかしながら、前記従来の積層フィルムには、屈曲するとバリア性が低下し易く、導電性も低下し易いという問題がある。なお、CVDとは、「化学気相成長」の略号である。
本発明者らは、鋭意検討の結果、バリア膜の形成法として、特定のプラズマCVD法を採用することにより、前記目的を達成できることを見出し、本発明を完成するに至った。
すなわち、本発明は、樹脂フィルム上にバリア膜及び透明導電膜を形成することにより積層フィルムを製造する方法であって、前記バリア膜をロール間放電プラズマCVD法により形成することを特徴とする積層フィルムの製造方法を提供する。
樹脂フィルムの厚みは、積層フィルムを製造する際の安定性等を考慮して適宜設定されるが、真空中においても樹脂フィルムの搬送が容易であることから、5~500μmであることが好ましい。さらに、本発明で採用するロール間放電プラズマCVD法によるバリア膜の形成では、樹脂フィルムを通して放電を行うことから、樹脂フィルムの厚みは50~200μmであることがより好ましく、50~100μmであることが特に好ましい。
なお、樹脂フィルムには、バリア膜との密着性の観点から、その表面を清浄するための表面活性処理を施してもよい。このような表面活性処理としては、例えば、コロナ処理、プラズマ処理、フレーム処理が挙げられる。
本発明では、樹脂フィルム上にバリア膜を形成する方法として、ロール間放電プラズマCVD法を用いる。これにより、屈曲してもバリア性が低下し難い積層フィルムを得ることができる。従来の積層フィルムでは、屈曲するとバリア膜にクラックが生じ易く、バリア性が低下し易かったが、本発明によれば、屈曲してもバリア膜にクラックが生じ難く、バリア性が低下し難い積層フィルムを得ることができる。
ここで、CVD法は、物質の表面に薄膜を成膜する方法の1つである。プラズマCVD法は、その1つで、原料物質を含むガスを交流でプラズマ化することにより、原料物質がラジカル化、及び/又はイオン化し、樹脂フィルム等の基板上に原料物質が堆積する成膜方法である。このプラズマCVD法は、低圧プラズマCVD法であることが好ましい。ここで、低圧とは、放電ガスが励起される放電空間領域の圧力、及び、励起した放電ガスと薄膜を形成するガスを接触させて薄膜が形成される領域の圧力で、通常0.1~10Paである。そして、ロール間放電プラズマCVD法では、複数の成膜ロール間の空間にプラズマ放電を発生させる。
ロール間放電プラズマCVD法の典型的な例では、回転しない磁石を内蔵した2つの水冷回転ドラムを4~5cmの間隔で設置する。この2つのロール間に磁場が形成され、磁石とローラー間に中周波を印加する。ガスを導入するときわめて明るい高密度のプラズマが2つのロール間に形成される。この間の磁場と電場により電子はギャップの中心近傍に閉じ込められることになり、高密度のプラズマ(密度>1012/cm3)が形成される。
このプラズマ源は、数Pa近傍の低圧力で動作可能で、中性粒子やイオンの温度は低く、室温近傍になる。一方、電子の温度は高いので、ラジカルやイオンを多く生成する。また、高温の2次電子が磁場の作用で樹脂フィルムに流れ込むのが防止され、よって、樹脂フィルムの温度を低く抑えたままで高い電力の投入が可能となり、高速成膜が達成される。膜の堆積は、主に樹脂フィルム表面のみに起こり、電極は樹脂フィルムに覆われて汚れにくいために、長時間の安定成膜ができる。
ここで、低圧方式によれば、CVD法における気相反応、すなわちパーティクルの発生を防止できる。また、次工程である透明導電膜の成膜は、さらに低圧の環境が必要な物理的成膜法なので、バリア膜と透明導電膜の成膜工程間の成膜環境の圧力差が少ない。すなわち、圧力が高い環境でバリア膜を成膜する従来方法と比較して、圧力を調整するための装置が不要となり装置コストが大幅に低減する。
バリア膜は、珪素、酸素及び炭素を含むことが好ましく、さらに窒素を含むことも好ましい。珪素、酸素及び炭素のバリア膜中の各濃度は一定であってもよいが、例えば、炭素及び酸素の濃度が膜厚方向に対して変化してもよい。なお、この元素濃度は、XPS分析装置により測定することができる。
バリア膜の厚みは、用いられる材料の種類や構成により最適条件が異なり、適宜選択されるが、1~5000nmであることが好ましい。バリア膜があまり薄いと、均一な膜が得られず、水分等のガスに対する高いバリア性を得ることが困難であり、また、バリア膜があまり厚いと、樹脂フィルムにフレキシビリティを保持させることが困難となる。また、バリア膜は、電気デバイスの光学情報を透過させる構成では光学的な損失の少ない透明であることが好ましい。
樹脂フィルム上に透明導電膜を形成する方法としては、低抵抗の透明導電膜が得られることから、物理気相成長(PVD)法が好ましく用いられ、その例としては、真空蒸着法、電子ビーム蒸着法、スパッタ法、イオンプレーティング法、レーザーアブレーション法(パルスレーザーディポシッション、PLD法)が挙げられるが、成膜速度、成膜面積の広さ、成膜面の均一性、エッチング特性等の観点から、イオンプレーティング法、スパッタ法が好ましい。また、イオンプレーティング法としては、屈曲しても導電性が低下し難く、成膜速度が速く、陰極がガス雰囲気にさらされないため長寿命であり、安定した成膜を長時間連続して行うことが可能であることから、圧力勾配型プラズマガン(浦本ガンと呼ばれる)を用いるイオンプレーティング法が好ましい。
透明導電膜は、インジウム(In)、スズ(Sn)、亜鉛(Zn)及びチタン(Ti)からなる群から選ばれる少なくとも1種の元素を含んでいることが好ましい。特に、インジウム−スズ酸化物(ITO)、亜鉛−スズ酸化物(ZTO)、インジウム−亜鉛酸化物(IZO)、インジウム−ガリウム酸化物(IGO)、インジウム−亜鉛−スズ酸化物(IZTO)、インジウム−ガリウム−亜鉛酸化物(IGZO)、アルミニウムドープ亜鉛酸化物(AZO)、ガリウムドープ亜鉛酸化物(GZO)、アンチモンドープスズ酸化物(ATO)、フッ素ドープスズ酸化物(FTO)、ニオブドープ酸化チタン(NTO)、タンタルドープ酸化チタン(TTO)及びバナジウムドープ酸化チタン(VTO)からなる群から選ばれる少なくとも1種の酸化物の膜であることが好ましい。
樹脂フィルム上へのバリア膜及び透明導電膜の形成は、例えば、樹脂フィルムの一方の面にバリア膜を形成した後、バリア膜上に透明導電膜を形成してもよいし、樹脂フィルムの一方の面にバリア膜を形成した後、もう一方の面に透明導電膜を形成してもよいし、樹脂フィルムの一方の面に透明導電膜を形成した後、もう一方の面にバリア膜を形成してもよいし、樹脂フィルムの両方の面にバリア膜を形成した後、一方のバリア膜上に透明導電膜を形成してもよく、得られる積層フィルムの層構成は用途等に応じて適宜設定されるが、本発明の積層膜の製造方法は、特に、樹脂フィルムの一方の面にバリア膜を形成した後、バリア膜上に透明導電膜を形成して、透明導電膜/バリア膜/樹脂フィルムの層構成を有する積層フィルムを製造する場合に、有利に採用される。
樹脂フィルムの一方の面にバリア膜を形成した後、バリア膜上に透明導電膜を形成する場合、具体的には下記(1)~(3)の態様を採用することができる。
(1):ロール状の樹脂フィルムを繰り出し、連続的に搬送しながら、バリア膜を形成し、得られたバリア膜付きフィルムをロール状に巻き取る。次いで、このロール状のバリア膜付きフィルムを繰り出して、シート状に切断後、透明導電膜を形成して、積層フィルムを得る。この態様は、バリア膜の形成を、ロールツーロールで行い、透明導電膜の形成を、枚葉で行うものである。
(2):ロール状の樹脂フィルムを繰り出し、連続的に搬送しながら、バリア膜を形成し、得られたバリア膜付きフィルムをロール状に巻き取る。次いで、このロール状のバリア膜付きフィルムを繰り出して、連続的に搬送しながら、透明導電膜を形成して、積層フィルムを得、ロール状に巻き取る。この態様は、バリア膜の形成と透明導電膜の形成とを、それぞれ連続的にロールツーロールで行うものである。
(3):ロール状の樹脂フィルムから、樹脂フィルムを繰り出し、連続的に搬送しながら、バリア膜を形成し、次いで、透明導電膜を形成し、得られた積層フィルムをロール状に巻き取る。この態様は、バリア膜の形成と透明導電膜の形成とを、合わせて連続的にロールツーロールで行うものである。
なお、透明導電膜を形成する前に、バリア膜上には必要に応じて他の層を形成してもよく、例えば特許文献1で提案の如く、平坦化膜を形成してもよいが、本発明では、透明導電膜上に、他の層を形成することなく、直接、透明導電膜を形成することが、装置コスト削減の観点から、好ましい。
図1は、前記(1)又は(2)の態様のように、バリア膜の形成を、ロールツーロールで、ロール間放電プラズマCVD法により行う場合に好適な装置の一例を示す模式図である。この装置は、送り出しロール11と、搬送ロール21,22,23,24と、成膜ロール31,32と、ガス供給管41と、プラズマ発生装置51と、磁場発生装置61,62と、巻取りロール71とを備えている。また、この装置においては、少なくとも成膜ロール31,32と、ガス供給管41と、プラズマ発生装置51と、磁場発生装置61,62とが真空チャンバー内に配置されており、真空チャンバー内の圧力は調整することができる。さらに、この装置においては、プラズマ電源51により成膜ロール31と成膜ロール32との間の空間にプラズマを発生させることができる。また、この装置においては、成膜ロール31,32には、ロールが回転しても成膜ロール31と成膜ロール32との間の空間に対して一定の位置関係を保つように磁場発生装置61,62がそれぞれ設けられている。この装置によれば、成膜ロール31上にて樹脂フィルム100の表面上にバリア膜成分を堆積させ、更に成膜ロール32上にてバリア膜成分を堆積させることができるため、樹脂フィルム100の表面上にバリア膜を効率よく形成することができる。
送り出しロール11及び搬送ロール21,22,23,24としては適宜公知のロールを用いることができる。また、巻取りロール71としては適宜公知のロールを用いることができる。さらに、成膜ロール31,32としては適宜公知のロールを用いることができるが、成膜ロール31,32の直径は5~100cmであることが好ましい。また、ガス供給管41としては原料ガス等を所定の速度で供給又は排出することが可能なものを適宜用いることができる。さらに、プラズマ発生装置51としては、適宜公知のプラズマ発生装置を用いることができる。また、磁場発生装置61、62としては適宜公知の磁場発生装置を用いることができる。さらに、樹脂フィルム100としては、バリア膜を予め形成させたものを用いることができる。このように、樹脂フィルム100としてバリア膜を予め形成させたものを用いることにより、バリア膜の厚みを厚くすることも可能である。
この装置を用いて、例えば、原料ガスの種類、プラズマ発生装置の電極ドラムの電力、真空チャンバー内の圧力、成膜ロールの直径、並びに、フィルムの搬送速度を適宜調整することにより、樹脂フィルム100上にバリア膜を形成することができる。すなわち、原料ガス等の成膜ガスを真空チャンバー内に供給しつつプラズマ放電を発生させることにより、前記原料ガスがプラズマによって分解され、樹脂フィルム100の表面上にバリア膜がプラズマCVD法により形成される。そして、樹脂フィルム100が成膜ロール31、32によりそれぞれ搬送されることにより、ロールツーロール方式で樹脂フィルム100の表面上にバリア膜が形成される。
原料ガスは、形成するバリア膜の材質に応じて適宜選択して使用することができる。原料ガスとしては、例えばケイ素を含有する有機ケイ素化合物を用いることができる。このような有機ケイ素化合物としては、例えば、ヘキサメチルジシロキサン、1.1.3.3−テトラメチルジシロキサン、ビニルトリメチルシラン、メチルトリメチルシラン、ヘキサメチルジシラン、メチルシラン、ジメチルシラン、トリメチルシラン、ジエチルシラン、プロピルシラン、フェニルシラン、ビニルトリエトキシシラン、ビニルトリメトキシシラン、テトラメトキシシラン、テトラエトキシシラン、フェニルトリメトキシシラン、メチルトリエトキシシラン、オクタメチルシクロテトラシロキサン、ジメチルジシラザン、トリメチルジシラザン、テトラメチルジシラザン、ペンタメチルジシラザン、ヘキサメチルジシラザンが挙げられる。これらの有機ケイ素化合物の中でも、化合物の取り扱い性や得られるバリア膜のガスバリア性等の観点から、ヘキサメチルジシロキサン、1,1,3,3−テトラメチルジシロキサンが好ましい。また、これらの有機ケイ素化合物は、1種を単独で又は2種以上を組み合わせて使用することができる。
前記成膜ガスとしては、前記原料ガスの他に反応ガスを用いてもよい。このような反応ガスとしては、前記原料ガスと反応して酸化物、窒化物等の無機化合物となるガスを適宜選択して使用することができる。酸化物を形成するための反応ガスとしては、例えば、酸素やオゾンを用いることができる。また、窒化物を形成するための反応ガスとしては、例えば、窒素やアンモニアを用いることができる。これらの反応ガスは、1種を単独で又は2種以上を組み合わせて使用することができ、例えば酸窒化物を形成する場合には、酸化物を形成するための反応ガスと窒化物を形成するための反応ガスとを組み合わせて使用することができる。
前記成膜ガスとしては、前記原料ガスを真空チャンバー内に供給するために、必要に応じて、キャリアガスを用いてもよい。さらに、前記成膜ガスとしては、プラズマ放電を発生させるために、必要に応じて、放電用ガスを用いてもよい。このようなキャリアガス及び放電用ガスとしては、適宜公知のものを使用することができ、例えば、ヘリウム、アルゴン、ネオン、キセノン等の希ガス;水素を用いることができる。
真空チャンバー内の圧力で表される該真空チャンバー内の真空度は、原料ガスの種類等に応じて適宜調整することができるが、0.5~50Paであることが好ましい。また、プラズマ発生装置の電極ドラムの電力は、原料ガスの種類や真空チャンバー内の圧力等に応じて適宜調整することができるが、0.1~10kWであることが好ましい。
樹脂フィルム100の搬送速度(ライン速度)は、原料ガスの種類や真空チャンバー内の圧力等に応じて適宜調整することができるが、0.25~100m/minであることが好ましく、0.5~20m/minであることがより好ましい。ライン速度が前記下限未満では、フィルムに熱に起因する皺の発生しやすくなる傾向にあり、他方、前記上限を超えると、形成されるバリア膜の厚みが薄くなる傾向にある。
以上説明した本発明の製造方法により得られる積層フィルムは、樹脂フィルムを基板とし、フレキシブルな製品の部材として使用可能であり、また、バリア膜及び透明導電膜を有し、屈曲してもバリア性が低下し難く、導電性も低下し難いので、有機EL素子をはじめとするフレキシブルでバリア性及び導電性が必要とされる各種製品の部材として好適に用いることができる。
<実施例1>
[バリア膜の形成]
図1に示す製造装置を用いて樹脂フィルム上にバリア膜を形成した。すなわち、まず、基材となる樹脂フィルム100(2軸延伸ポリエチレンナフタレートフィルム(PENフィルム)、厚み:100μm、幅:350mm、帝人デュポンフィルム(株)製、商品名「テオネックスQ65FA」)の巻体を送り出しロール11に装着した。該巻体から繰り出した樹脂フィルム100を、搬送ロール21、成膜ロール31、搬送ロール22及び23、成膜ロール32、及び搬送ロール24を順次経由させて、巻取りロール71に巻き付けた。そして、樹脂フィルム100を搬送しながら、成膜ロール31と成膜ロール32との間に磁場を印加すると共に、成膜ロール31と成膜ロール32にそれぞれ電力を供給して、成膜ロール31と成膜ロール32との間に放電してプラズマを発生させ、このような放電領域に、成膜ガス(原料ガスとしてのヘキサメチルジシロキサン(HMDSO)と反応ガスとしての酸素ガス(放電ガスとしても機能する)の混合ガス)を供給して、下記条件にてプラズマCVD法による薄膜形成を行い、樹脂フィルム100上にバリア膜が形成された積層フィルムAを得た。

得られたバリア膜の厚みは370nmであった。また、得られた積層フィルムAにおいて、温度40℃、低湿度側の湿度0%RH、高湿度側の湿度90%RHの条件における水蒸気透過度は3.1×10−4g/(m2・day)であり、温度40℃、低湿度側の湿度10%RH、高湿度側の湿度100%RHの条件における水蒸気透過度は検出限界(0.02g/(m2・day))未満の値であった。さらに、曲率半径8mmの条件で屈曲させた後の温度40℃、低湿度側の湿度10%RH、高湿度側の湿度100%RHの条件における水蒸気透過度は検出限界未満の値であり、得られた積層フィルムAを屈曲させた場合においてもガスバリア性の低下を十分に抑制することができることが確認された。
また、得られた積層フィルムAについて、下記条件にてXPSデプスプロファイル測定を行い、組成分布を調べた。
エッチングイオン種:アルゴン(Ar+)
エッチングレート(SiO2熱酸化膜換算値):0.05nm/sec
エッチング間隔(SiO2換算値):10nm
X線光電子分光装置:Thermo Fisher Scientific社製、機種名「VG Theta Probe」
照射X線:単結晶分光AlKα
X線のスポットの形状及びサイズ:長径800μm及び短径400μmの楕円形。
XPSデプスプロファイル測定の組成分布から、前記バリア膜が珪素、酸素及び炭素を含む組成の膜であることが確認できた。
[透明導電膜の形]
上記積層フィルムAのバリア膜上に、ターゲットとして明浄金属製ITO(In:Sn=95:5、高密度品、純度99.99%、粒子径3~5mm)を用いて、圧力勾配型プラズマガンのイオンプレーティング成膜装置(中外炉工業製:SUPLaDUO、CVP−4111)により透明導電膜を以下の成膜条件で形成し、積層フィルムBを得た。
(成膜条件)
放電電力:5.0kW
基板温度:室温
Arガス流量:20sccm(0℃、1気圧基準)
O2ガス流量:13.7sccm(0℃、1気圧基準)
成膜圧力:0.06Pa
プレ放電時間:180s
成膜時間:62s
透明導電膜の厚さを、FIB(収束イオンビーム)加工したTEM(透過電子顕微鏡像)により求めたところ、150nmであった。また、得られた積層フィルムBについて、ヘイズメーター(シガ試験機製:HGM−2DP)を用いて全光線透過率とヘイズを測定したところ全光線透過率は80.8%、ヘイズは0.6%だった。抵抗率計(三菱化学製:Loresta−GP、MCP−T610)を用いて求めた透明導電膜のシート抵抗は42.7Ω/□で、比抵抗は6.4×10−4Ωcmだった。さらに原子間力顕微鏡AFM(SII製:SPI3800N)を用いて測定した透明導電膜の表面粗さRaは、2.34nmだった。
<実施例2>
実施例1で得られた積層フィルムAを用いて、積層フィルムAのバリア膜上に、ターゲットとして明浄金属製ITO(In:Sn=95:5、高密度品、純度99.99%、粒子径3~5mm)を用いて、圧力勾配型プラズマガンのイオンプレーティング成膜装置(中外炉工業製:SUPLaDUO、CVP−4111)により透明導電膜を以下の成膜条件で形成し、積層フィルムCを得た。
(成膜条件)
放電電力:5.0kW
基板温度:180℃
Arガス流量:20sccm(0℃、1気圧基準)
O2ガス流量:13.7sccm(0℃、1気圧基準)
成膜圧力:0.06Pa
プレ放電時間:180s
成膜時間:62s
実施例1と同様にして測定した、透明導電膜の膜厚、積層フィルムCの全光線透過率とヘイズ、透明導電膜のシート抵抗と比抵抗および透明導電膜の表面粗さは、それぞれ、100nm、81.2%と0.6%、18Ω/□と1.8×10−4Ωcmおよび2.37nmだった。
<実施例3>
実施例1で得られた積層フィルムAを用いて、積層フィルムAのバリア膜上に、ターゲットとしてZTO(Zn2SnO4、酸化亜鉛スズ)を用いて、圧力勾配型プラズマガンのイオンプレーティング成膜装置(中外炉工業製:SUPLaDUO、CVP−4111)により透明導電膜を以下の成膜条件で形成し、積層フィルムDを得た。
なお、ZTOターゲットとしては、酸化亜鉛粉末(高純度化学研究所製、4N)と酸化錫粉末(高純度化学研究所製、4N)とを亜鉛:錫=2:1(モル比)となるように秤量し混合し焼結して焼結体を作製し、それをイオンプレーティングのターゲットとなるように粒子径3~5mm程度に粉砕したものを用いた。
(成膜条件)
放電電力:11.2kW
基板加熱温度:室温
Arガス流量:20sccm(0℃、1気圧基準)
O2ガス流量:0sccm(0℃、1気圧基準)
成膜圧力:0.06Pa
プレ放電時間:26s
成膜時間:33s
実施例1と同様にして測定した、透明導電膜の膜厚、積層フィルムDの全光線透過率とヘイズ、透明導電膜のシート抵抗と比抵抗および透明導電膜の表面粗さは、それぞれ、100nm、81.2%と0.6%、65Ω/□と6.5×10−3Ωcmおよび1.93nmだった。
<実施例4>
実施例1で得られた積層フィルムAを用いて、積層フィルムAのバリア膜上に、ターゲットとしてZTO(Zn2SnO4、酸化亜鉛スズ)を用いて、圧力勾配型プラズマガンのイオンプレーティング成膜装置(中外炉工業製:SUPLaDUO、CVP−4111)により透明導電膜を以下の成膜条件で形成し、積層フィルムEを得た。
なお、ZTOターゲットとしては、酸化亜鉛粉末(高純度化学研究所製、4N)と酸化錫粉末(高純度化学研究所製、4N)とを亜鉛:錫=2:1(モル比)となるように秤量し混合し焼結して焼結体を作製し、それをイオンプレーティングのターゲットとなるように粒子径3~5mm程度に粉砕したものを用いた。
(成膜条件)
放電電力:11.2kW
基板加熱温度:180℃
Arガス流量:20sccm(0℃、1気圧基準)
O2ガス流量:0sccm(0℃、1気圧基準)
成膜圧力:0.06Pa
プレ放電時間:26s
成膜時間:33s
実施例1と同様にして測定した、透明導電膜の膜厚、積層フィルムEの全光線透過率とヘイズ、透明導電膜のシート抵抗と比抵抗および透明導電膜の表面粗さは、それぞれ、100nm、82.3%と0.7%、40Ω/□と4.0×10−3Ωcmおよび1.92nmだった。
<比較例>
実施例1で用いた基材(PENフィルム)に、実施例1のプラズマCVD法による成膜の代わりにシリコンをターゲットとして反応スパッタ法で酸化珪素膜の成膜を行い、積層フィルムFを得た。実施例1と同様にして、酸化珪素膜のXPSデプスプロファイル測定を行ったところ、酸化珪素膜は、珪素及び酸素を含む膜であるが、炭素を含まない膜であることが確認できた。
得られた酸化珪素膜の厚みは100nmであった。また、得られた積層フィルムFにおいて、温度40℃、低湿度側の湿度10%RH、高湿度側の湿度100%RHの条件における水蒸気透過度は1.3g/(m2・day)であり、基材のPENの水蒸気透過度の1.3g/(m2・day)と同じであり酸化珪素膜のバリア性は確認されなかった。
得られた積層フィルムFを用いて、積層フィルムFの酸化珪素膜の上に、ITOを用いて、スパッタ法で透明導電膜を形成し、積層フィルムGを得た。
実施例1と同様にして求めた透明導電膜の膜厚は150nmで、可視光の透過率は79%だった。得られた積層フィルムGは、バリア性に乏しく、有機ELなどのフレキシブル基板としては不適であった。
Claims (11)
- 樹脂フィルム上にバリア膜及び透明導電膜を形成することにより積層フィルムを製造する方法であって、前記バリア膜をロール間放電プラズマCVD法により形成することを特徴とする積層フィルムの製造方法。
- 前記樹脂フィルムがポリエステル樹脂フィルム又はポリオレフィン樹脂フィルムである第1項に記載の積層フィルムの製造方法。
- 前記バリア膜が珪素、酸素及び炭素を含む膜である第1項又は第2項に記載の積層フィルムの製造方法。
- 前記透明導電膜を物理気相成長法により形成する第1項~第3項のいずれかに記載の積層フィルムの製造方法。
- 前記物理気相成長法がイオンプレーティング法である第4項に記載の積層フィルムの製造方法。
- 前記イオンプレーティング法が圧力勾配型プラズマガンを用いるイオンプレーティング法である第5項に記載の積層フィルムの製造方法。
- 前記物理気相成長法がスパッタ法である第4項に記載の積層フィルムの製造方法。
- 前記透明導電膜がインジウム、スズ、亜鉛及びチタンからなる群から選ばれる少なくとも1種の元素を含む膜である第1項~第7項のいずれかに記載の積層フィルムの製造方法。
- 前記透明導電膜がインジウム−スズ酸化物、亜鉛−スズ酸化物、インジウム−亜鉛酸化物、インジウム−ガリウム酸化物、インジウム−亜鉛−スズ酸化物、インジウム−ガリウム−亜鉛酸化物、アルミニウムドープ亜鉛酸化物、ガリウムドープ亜鉛酸化物、アンチモンドープスズ酸化物、フッ素ドープスズ酸化物、ニオブドープ酸化チタン(NTO)、タンタルドープ酸化チタン(TTO)及びバナジウムドープ酸化チタン(VTO)からなる群から選ばれる少なくとも1種の酸化物の膜である第1項~第7項のいずれかに記載の積層フィルムの製造方法。
- 前記樹脂フィルム上に前記バリア膜を形成した後、前記バリア膜上に前記透明導電膜を形成する第1項~第9項のいずれかに記載の積層フィルムの製造方法。
- 前記バリア膜上に直接、前記透明導電膜を形成する第10項に記載の積層フィルムの製造方法。
