Description
본 발명은 화합물 반도체 및 그 제조방법과, 이를 이용한 열전 변환 소자에 관한 것이다.
화합물 반도체는 실리콘이나 게르마늄과 같은 단일 원소가 아닌 2종 이상의 원소가 결합되어 반도체로서 동작하는 화합물이다. 이러한 화합물 반도체는 현재 다양한 종류가 개발되어 다양한 분야에서 사용되고 있다. 대표적으로, 광전 변환 효과를 이용한 발광 다이오드나 레이저 다이오드 등의 발광 소자와 태양 전지, 그리고 펠티어 효과(Feltier Effect)를 이용한 열전 변환 소자 등에 화합물 반도체가 이용된다.
이 중 열전 변환 소자는 열전 변환 발전이나 열전 변환 냉각 등에 적용되는데, 예를 들어, 열전 변환 발전은 열전 변환 소자에 온도차를 둠으로서 발생하는 열기전력을 이용하여, 열 에너지를 전기 에너지로 변환시키는 발전 형태이다.
열전 변환 소자의 에너지 변환 효율은 열전 변환 재료의 제벡(Seebeck) 계수, 전기 전도도 및 열 전도도에 따라 결정되는데, 보다 구체적으로 열전 변환 재료의 열전 변환 성능은 제벡 계수의 제곱 및 전기 전도도에 비례하고, 열 전도도에 반비례한다. 따라서, 열전 변환 소자의 에너지 변환 효율을 높이기 위하여, 제벡 계수 또는 전기 전도도가 높거나 열 전도도가 낮은 열전 변환 재료의 개발이 필요하다.
본 발명은 열전 변환 소자의 열전 변환 재료 등의 용도에 활용할 수 있는 신규한 화합물 반도체를 제공하는데 그 목적이 있다.
또한, 본 발명은 상기 신규한 화합물 반도체의 제조방법을 제공하는데 그 목적이 있다.
나아가, 본 발명은 상기 신규한 화합물 반도체 물질을 이용하는 열전 변환 소자를 제공하는 데에 그 목적이 있다.
본 발명자는 화합물 반도체에 관한 거듭된 연구 끝에 하기 화학식 1로 표시되는 화합물 반도체를 합성하는데 성공하고, 이 신규한 화합물이 열전 변환 소자의 열전 변환 재료 등으로 사용될 수 있음을 확인하고 본 발명을 완성하였다.

상기 화학식 1에서, Ln은 란탄족 원소로서 La, Ce, Pr, Nd, Pm, Sm, Eu, Gd, Tb, Dy, Ho, Er, Tm, Yb 및 Lu로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소이고, M은 Ba, Sr, Ca, Mg, Cd, Hg, Sn, Pb, Mn, Ga, In, Tl, As 및 Sb로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소이고, 0<x<1, 0≤y<1 및 0<x+y<1이다.
본 발명의 화합물 반도체에 있어서, 상기 화학식 1의 Ln은 La, Gd 또는 Tm일 수 있으며, M은 Pb일 수 있다.
또한, 상기 화학식 1의 x 및 y는, 각각 0<x≤0.5 및 0≤y≤0.5인 것이 바람직하고, 각각 0<x<0.2 및 0≤y<0.1인 것이 더욱 바람직하다.
또한, 본 발명은 Bi2O3, Bi, Cu 및 Te의 각 분말과, La, Ce, Pr, Nd, Pm, Sm, Eu, Gd, Tb, Dy, Ho, Er, Tm, Yb 및 Lu로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소 또는 그 산화물로 된 분말을 혼합하고, 선택적으로 Ba, Sr, Ca, Mg, Cd, Hg, Sn, Pb, Mn, Ga, In, Tl, As 및 Sb로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소 또는 그 산화물로 된 분말을 혼합한 후, 소결함으로써 상기 화학식 1로 표시되는 화합물 반도체를 제조하는 방법을 제공한다.
본 발명의 제조 방법에 있어서, 상기 소결시 온도는 400 내지 570 ℃인 것이 바람직하다.
본 발명에 따른 신규한 화합물 반도체는 종래의 화합물 반도체를 대체하거나 종래의 화합물 반도체에 더하여 또 하나의 소재로서 사용될 수 있다. 특히, 본 발명의 화합물 반도체는 열전 변환 성능이 양호하여 열전 변환 소자에 유용하게 이용될 수 있다. 나아가, 본 발명의 화합물 반도체는 태양 전지의 광흡수층, 적외선을 선택적으로 통과시키는 적외선 윈도우(IR window)나 적외선 센서에도 적용이 예상된다.
본 명세서에 첨부되는 다음의 도면들은 본 발명의 바람직한 실시예를 예시하는 것이며, 후술하는 발명의 상세한 설명과 함께 본 발명의 기술사상을 더욱 이해시키는 역할을 하는 것이므로, 본 발명은 그러한 도면에 기재된 사항에만 한정되어 해석되어서는 아니 된다.

Bi1-x-yLnxMyCuOTe
여기서, Ln은 란탄 계열 원소로서 La, Ce, Pr, Nd, Pm, Sm, Eu, Gd, Tb, Dy, Ho, Er, Tm, Yb 및 Lu로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소이고, M은 Ba, Sr, Ca, Mg, Cd, Hg, Sn, Pb, Mn, Ga, In, Tl, As 및 Sb로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소이며, 0<x<1, 0≤y<1 및 0<x+y<1이다. 즉, 본 발명의 화합물 반도체는 BiCuOTe 중 Bi의 일부가 란탄 계열 원소로 치환되어 있고, 나아가 선택적으로 Bi보다 산화수가 낮은 Cd, Pb 등의 원소로 더 치환될 수 있다.
전술한 바와 같이, 열전 변환 성능은 제벡 계수 및 전기 전도도가 클수록, 열 전도도가 작을수록 높아진다. BiCuOTe는, 후술하지만, Cu2Te2층과 Bi2O2층이 c-결정축을 따라 반복되는 초격자(superlattice) 구조로서, 전형적인 상용 열전 변환 재료인 Bi2Te3에 비해 열 전도도가 현저히 낮고 제벡 계수도 Bi2Te3와 유사하거나 크다. 따라서, BiCuOTe는 열전 변환 재료로 매우 유용하다.
한편, 제벡 계수는 물질 내 캐리어(carrier)의 이동에 따른 엔트로피의 증가분과 직접적인 관련이 있다. 물질 내에 캐리어가 차지할 수 있는 에너지 준위, 혹은 캐리어가 존재할 수 있는 상태 수가 많아지면 엔트로피가 증가하고 제벡 계수가 증가할 수 있다. 원자 오비탈(orbital) 중 f 부껍질(subshell)은 7 개의 오비탈로 이루어져 있으므로, 1 개의 오비탈로 이루어진 s 부껍질, 3 개의 오비탈로 이루어진 p 부껍질 및 5 개의 오비탈로 이루어진 d 부껍질에 비해 캐리어가 존재할 수 있는 상태 수가 많아진다. 따라서, 본 발명에 따라 BiCuOTe의 Bi를 빈 f 오비탈을 가지는 란탄 계열 원소로 일부 치환해 주면 엔트로피가 증가하고 제벡 계수가 증가되어, 결과적으로 열전 변환 성능이 높아질 것이 기대된다.
또한, BiCuOTe는 Bi2Te3에 비해 열 전도도가 현저하게 낮고 제벡 계수가 높거나 유사하지만, 전기 전도도가 상대적으로 낮다. 전기 전도도는 캐리어의 농도를 증가시킴으로써 향상시킬 수 있는데, 이는 BiCuOTe의 Bi 일부를 산화수가 상대적으로 작은 Pb2+나 Cd2+ 등으로 치환해 줌으로써 달성할 수 있다. 그런데, 캐리어의 농도를 증가시키면 전기 전도도가 증가하지만, 동시에 제벡 계수가 낮아질 수 있고, 경우에 따라서는 열전 변환 성능이 저하될 수도 있다. 따라서, 산화수가 상대적으로 작은 원소로 Bi의 일부를 치환하는 것은 열전 변환 성능의 향상에 한계가 있고, 전기 전도도와 제벡 계수를 동시에 증가시키거나, 적어도 어느 한 쪽을 증가시켰을 때 다른 한 쪽의 감소를 방지할 필요가 있다. 이는, 전술한 란탄 계열 원소에 의한 Bi의 일부 치환에 의해 달성될 수 있다. 즉, 산화수가 Bi보다 작은 원소의 치환에 의한 부작용인 제벡 계수 저하 효과를, 산화수가 Bi와 동일한 란탄 계열 원소의 치환에 의한 엔트로피 증가 효과로 상쇄시키는 것이다.
따라서, 본 발명의 화합물 반도체는 열전 변환 성능이 우수하여 종래의 열전 변환 재료를 대체하거나 종래의 화합물 반도체에 더하여 열전 변환 소자에 유용하게 이용될 수 있다. 나아가, 본 발명의 화합물 반도체는, 태양 전지의 광흡수층, 적외선을 선택적으로 통과시키는 적외선 윈도우(IR window)나 적외선 센서에도 적용이 예상된다.
한편, 상기 화학식 1에서 x 및 y는, 각각 0<x≤0.5 및 0≤y≤0.5인 것이 바람직하고, 각각 0<x<0.2 및 0≤y<0.1인 것이 더욱 바람직하다. 또한, 상기 화학식 1의 y는 0일 수 있다. 즉, Bi의 일부가 란탄 계열 원소에 의해서만 치환될 수도 있다.
상기 화학식 1의 화합물 반도체는, Bi2O3, Bi, Cu 및 Te의 각 분말과, La, Ce, Pr, Nd, Pm, Sm, Eu, Gd, Tb, Dy, Ho, Er, Tm, Yb 및 Lu로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소 또는 그 산화물로 된 분말을 혼합하고, 선택적으로 Ba, Sr, Ca, Mg, Cd, Hg, Sn, Pb, Mn, Ga, In, Tl, As 및 Sb로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소 또는 그 산화물로 된 분말을 혼합한 후, 소결함으로써 제조할 수 있으나, 이에 한정되는 것은 아니다.
본 발명의 화합물 반도체는 진공 중 또는 수소를 일부 포함하고 있거나 수소를 포함하지 않는 Ar, He, N2 등의 기체를 흘리면서 소결하여 제조할 수 있다. 소결 시 온도는 400 내지 750 ℃ 정도로 조절하는 것이 바람직한데, 더욱 바람직한 소결 온도는 400 내지 570 ℃이다.
한편, 상술한 설명에서 본 발명의 화합물 반도체의 Te는 화학량론적으로 정량 사용한 것으로 설명하였지만, Te의 일부가 S, Se, As, Sb 등의 다른 원소로 치환된 경우에도, 란탄 계열 원소에 의한 Bi의 일부 치환에 따른 제벡 계수의 증가라는 본 발명의 개념이 동일하게 적용되며, 본 발명의 범위는 본 발명의 기본 개념을 해치지 않는 범위에서 Bi 이외의 다른 원소의 일부가 또 다른 원소에 의해 치환된 경우에도 미친다고 해석하여야 한다.
이하, 본 발명을 보다 구체적으로 설명하기 위해 실시예를 들어 설명하기로 한다. 그러나, 본 발명에 따른 실시예들은 여러 가지 다른 형태로 변형될 수 있으며, 본 발명의 범위가 아래에서 상술하는 실시예들에 의해 한정되는 것으로 해석되어서는 안 된다. 본 발명의 실시예들은 당업계에서 평균적인 지식을 가진 자에게 본 발명을 보다 완전하게 설명하기 위해서 제공되는 것이다.
<참조예 1>
BiCuOTe의 합성
먼저, BiCuOTe의 합성을 위해, Bi2O3 (Aldrich, 99.9%, 100 mesh) 1.1198g, Bi (Aldrich, 99.99%, < 10 m), 0.5022g, Cu (Aldrich, 99.7 %, 3 m) 0.4581g, Te (Aldrich, 99.99%, ~100 mesh) 0.9199g을 아게이트 몰타르(agate mortar)를 이용하여 잘 혼합하였다. 혼합된 재료는 실리카 튜브(silica tube)에 넣고 진공 밀봉하여, 510℃에서 15시간 동안 가열함으로써 BiCuOTe 분말을 얻었다.
X-선 회절 분석을 위해 시료를 잘 분쇄하여 X-선 회절 분석기(Bruker D8-Advance XRD)의 샘플 홀더에 충전하였으며, X-선은 Cu Kα1 (λ=1.5405Å), 인가 전압 50kV, 인가 전류 40mA로 0.02도 간격으로 스캔하여 측정하였다.
얻어진 물질의 결정 구조를 알아내기 위해서, TOPAS 프로그램(R.W. Cheary, A. Coelho, J. Appl. Crystallogr. 25 (1992) 109-121; Bruker AXS, TOPAS 3, Karlsruhe, Germany (2000))을 사용하여 결정 구조를 분석하였고, 그 결과를 표 1과 도 2에 나타냈다.

란탄 계열 원소(Ln = La, Gd, Tm; 각각 실시예 1~3)에 의해 Bi의 일부를 치환하기 위해 란탄 계열 원소의 산화물(Ln2O3) 분말을 준비하여 추가한 것을 제외하고는, 전술한 참조예 1과 기본적으로 동일한 방법으로 Bi0.9Ln0.1CuOTe를 합성하였다. 합성을 위한 각 원료 분말의 혼합량은 다음과 같다(단위: g).

실시예 1~3의 화합물에 대하여, 참조예 1과 동일한 방법으로 시료를 준비하여 X-선 회절 분석을 실시하였고, 도 3에 도시된 결과로부터 실시예 1~3으로부터 얻은 물질이 각각 Bi0.9Ln0.1CuOTe임이 동정되었다.

CuOTe의 합성
산화수가 상대적으로 작은 원소(M)로서 Pb를 그 산화물(PbO) 분말 형태로 준비하고 혼합량을 달리하여 추가한 것을 제외하고는, 전술한 실시예 1과 기본적으로 동일한 방법으로 Bi0.9-xLa0.1PbxCuOTe를 합성하였다. 또한, 참조예 2로서 Bi의 일부를 Pb만에 의해 치환한 Bi0.995Pb0.005CuOTe를 합성하고, Pb의 치환량을 달리한 참조예 3으로서 Bi0.98Pb0.02CuOTe를 합성하였다. 합성을 위한 각 원료 분말의 혼합량은 다음과 같다(단위: g).

실시예 6의 화합물에 대하여, 참조예 1과 동일한 방법으로 시료를 준비하여 X-선 회절 분석을 실시하였고, 도 3에 도시된 결과로부터 실시예 6으로부터 얻은 물질이 Bi0.88La0.1Pb0.02CuOTe임이 동정되었다.
<열전 변환 성능 평가>
전술한 방법으로 합성한 참조예와 실시예의 각 시료들 중 일부를 각각 직경 4 mm, 길이 15 mm의 원기둥으로 성형한 다음, CIP를 사용하여 200 MPa로 압력을 가하였다. 이어서, 얻어진 결과물을 석영관에 넣고 510 ℃에서 10시간 동안 진공 소결하였다.
소결한 시료에 대해 ZEM-2 (Ulvac-Rico, Inc)를 사용하여 소정 온도 간격으로 각 시료들의 전기 전도도와 제벡 계수를 측정하였고, 열전 변환 성능의 지표로서 제벡 계수의 제곱과 전기 전도도의 곱으로 정의되는 파워 팩터(power factor)를 계산하여 도 4 및 도 5에 나타내었다. 전술한 바와 같이, Bi의 일부를 다른 원소로 치환하였을 때 전기 전도도는 향상되지만 제벡 계수는 감소할 수가 있다. 따라서, 본 실시예에서는 전기 전도도와 제벡 계수의 변화를 동시에 고려한 성능 지표로서 파워 팩터를 채택하였다.
도 4를 참조하면, 참조예 1의 BiCuOTe에 비해 실시예 1~3의 Bi0.9Ln0.1CuOTe의 파워 팩터가 현저하게 향상됨을 알 수 있다.
또한, 도 5를 참조하면, Bi의 일부를 La과 Pb로 동시에 치환한 실시예 4~6의 파워 팩터가 각각 BiCuOTe 및 Bi의 일부를 Pb만으로 치환한 참조예 1~3의 파워 팩터에 비해 현저하게 향상됨을 알 수 있다. 특히, Pb만으로 치환한 참조예 2 및 3의 파워 팩터는 온도의 상승과 함께 급격하게 감소하고 특히 참조예 2의 경우 450K 이상에서는 치환하지 않은 BiCuOTe보다 작아짐에 반해, 본 발명에 따라 Bi의 일부를 La과 Pb로 동시에 치환한 경우에는 파워 팩터가 절대적으로 향상됨과 함께 온도의 상승에 따른 파워 팩터의 감소율도 누그러짐을 알 수 있다.
Claims (9)
- 하기 화학식 1로 표시되는 화합물 반도체.<화학식 1>Bi1-x-yLnxMyCuOTe상기 화학식 1에서, Ln은 La, Ce, Pr, Nd, Pm, Sm, Eu, Gd, Tb, Dy, Ho, Er, Tm, Yb 및 Lu로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소이고, M은 Ba, Sr, Ca, Mg, Cd, Hg, Sn, Pb, Mn, Ga, In, Tl, As 및 Sb로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소이고, 0<x<1, 0≤y<1 및 0<x+y<1이다.
- 제1항에 있어서,상기 화학식 1의 Ln은 La, Gd 및 Tm으로 이루어진 군으로부터 선택된 어느 하나인 것을 특징으로 하는 화합물 반도체.
- 제2항에 있어서,상기 화학식 1의 M은 Pb인 것을 특징으로 하는 화합물 반도체.
- 제1항에 있어서,상기 화학식 1의 x 및 y는 각각 0<x≤0.5 및 0≤y≤0.5인 것을 특징으로 하는 화합물 반도체.
- 제4항에 있어서,상기 화학식 1의 x 및 y는 각각 0<x<0.2 및 0≤y<0.1인 것을 특징으로 하는 화합물 반도체.
- 제1항에 있어서,상기 화학식 1의 y는 0인 것을 특징으로 하는 화합물 반도체.
- Bi2O3, Bi, Cu 및 Te의 각 분말과, La, Ce, Pr, Nd, Pm, Sm, Eu, Gd, Tb, Dy, Ho, Er, Tm, Yb 및 Lu로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소 또는 그 산화물로 된 분말을 혼합하고, 선택적으로 Ba, Sr, Ca, Mg, Cd, Hg, Sn, Pb, Mn, Ga, In, Tl, As 및 Sb로 이루어진 군으로부터 선택된 어느 하나 또는 이들 중 2종 이상의 원소 또는 그 산화물로 된 분말을 혼합한 후, 소결함으로써 제1항의 화학식 1로 표시되는 화합물 반도체를 제조하는 방법.
- 제7항에 있어서, 상기 소결 시 온도는 400 내지 570 ℃인 것을 특징으로 하는 화합물 반도체를 제조하는 방법.
- 제1항 내지 제6항 중 어느 한 항의 화합물 반도체를 열전 변환 재료로 포함하는 열전 변환 소자.
