Abstract

Description

容量型振動センサ及びその製造方法
技術分野
[0001] 本発明は容量型振動センサ及びその製造方法に関し、具体的にいうと、空気や水 等の媒質中を伝搬する音波等の振動を検知するための容量型振動センサと、その 製造方法に関する。
背景技術
[0002] 図 1 (a)、図 1 (b)及び図 1 (c)は振動センサの一種であるコンデンサ型マイクロフォ ンの一般的な原理を説明する図である。コンデンサ型マイクロフォン 11は、対向電極 板 12と振動電極板 13を微小間隙を隔てて対向させ、両電極板 12、 13間に直流電 源 14により直流電圧を印加したものである。対向電極板 12は剛性を有しているか、 振動しないように固定されており、振動電極板 13は厚みが薄くなつていて音声振動 によって励振される。
[0003] しかして、図 1 (a)に示すようにコンデンサ型マイクロフォン 11に音声振動が伝わる と、図 1 (b)のように音声振動によって薄い振動電極板 13が振動させられ、それによ つて対向電極板 12と振動電極板 13の間の静電容量が変化する。よって、この静電 容量の変化を電気的に検出することにより、図 1 (c)のように音声 (音圧の変化)を取り 出すことができる。
[0004] 図 2はマイクロマシユング技術を利用して製造された従来のコンデンサ型マイクロフ オンの構造を示す断面図である。このコンデンサ型マイクロフォン 21は、中央部に貫 通孔 27を開口されたシリコン基板 22の上面を絶縁膜 23で覆い、貫通孔 27の上に振 動電極板 24を形成すると共に振動電極板 24の上方を覆う穿孔部材 25の下面に対 向電極板 26を形成したものである。しかして、このコンデンサ型マイクロフォン 21にあ つては、穿孔部材 25及び対向電極板 26の孔から内部に音声振動が侵入して、ある いは下面の貫通孔 27から音声振動が侵入して振動電極板 24を振動させると、振動 電極板 24と対向電極板 26との間の静電容量が変化し、音声振動が静電容量の変 ィ匕として出力される。 [0005] このコンデンサ型マイクロフォン 21は、その製造工程においては、シリコン基板 22 の上面に絶縁膜 23や振動電極板 24等を形成したのち、シリコン基板 22を下面側か らエッチングして貫通孔 27を開口している。一方、シリコン基板 22としては、入手が 容易で比較的価格も安価であることから、一般に(100)面シリコンウェハが用いられ ている。そのため、シリコン基板 22を裏面側力もエッチングすると、(100)面シリコン ウェハの稠密面である [111]方位又はそれと等価な方位の面が貫通孔 27内に現わ れて傾斜面となり、シリコン基板 22には角錐台状の貫通孔 27が形成される。しかも、 シリコン基板 22を下面側力もエッチングしているので、貫通孔 27はシリコン基板 22の 下面側で幅が大きぐ上面側で幅が狭くなつている。
[0006] このため、貫通孔 27の下面側の開口面積は、振動電極板 24の実質的な振動部分 の面積よりも大きくなり、その分シリコン基板 22の面積が大きくなる。この結果、従来 のような構造では、コンデンサ型マイクロフォン 21の小型化が困難であった。なお、シ リコン基板 22の厚みを薄くすれば、貫通孔 27の上面側と下面側の開口面積比率は 1に近くなるが、シリコン基板 22の強度を考えると、シリコン基板 22の厚みを薄くする ことにも限度がある。
[0007] また、特許文献 1には、半導体基板上に形成された薄膜部の変位を抵抗値変化に 変換して空気等の圧力を検出するピエゾ抵抗式圧力センサが開示されている。この ピエゾ抵抗式圧力センサでは、半導体基板を下面側からエッチングして薄膜部を形 成することによる上記のような課題を解決するため、上面側から半導体基板をエッチ ングして薄膜部を形成している。これ〖こよると、半導体基板 (シリコンウェハ)上に成膜 処理して薄膜部を形成した後、薄膜部の一部に開口部を形成してシリコンウェハを露 出させ、この開口部より等方性エッチングを行って半導体基板に空洞部を設け、薄膜 部をシリコン基板の上面力も浮 、た状態で支持させて 、る。
[0008] しかし、空気の絶対圧を測定するのではなぐより微小な空気圧変動としての音をと らえる必要のあるマイクロフォンにお 、ては、 1枚の薄膜から成るピエゾ抵抗式ではヒ ステリシス等の問題がある。そのため、 2枚の薄膜から成る静電容量式を採用するの が一般的である。その際、特許文献 1に開示されているような矩形状もしくは口の字状 の開口部によっては、マイクロフォンとして良好な感度と周波数特性を備えた薄膜部 (振動電極板)を形成することができなカゝつた。

発明が解決しょうとする課題
[0010] 本発明の目的とするところは、振動電極板および対向電極板からなる容量型振動 センサにぉ ヽて、当該 2つの電極板が形成される側から半導体基板をエッチングす ることにより、マイクロマシユング技術を利用して製作される容量型振動センサの感度 および周波数特性を低下させることなぐより一層の小型化を図ることにある。
課題を解決するための手段
[0011] 本発明にカゝかる容量型振動センサは、半導体基板に形成された空間を覆うようにし て、半導体基板の表面に互いに対向させて振動電極板と対向電極板を設けた容量 型振動センサにおいて、前記振動電極板には複数のエッチングホールが開口され、 前記振動電極板のエッチングホールによって前記振動電極板の一部が保持部を残 して前記半導体基板から切り離されてダイヤフラムが形成され、前記対向電極板に は、前記半導体基板の表面に垂直な方向から見たときに、前記振動電極板のエッチ ングホールと重なり合うようにしてエッチングホールが開口され、前記対向電極板の エッチングホールの外接長方形が隣接するもの同士で互いに接触し又は重なり合つ ており、前記半導体基板の空間は、前記対向電極板及び前記振動電極板の各エツ チングホールを通して、両電極板側の面から両電極板と反対側の面に向けてエッチ ングされて成ることを特徴として 、る。
[0012] 本発明にカゝかる容量型振動センサにおいては、両電極板側の面から両電極板と反 対側の面に向けて半導体基板をエッチングして半導体基板に空間(例えば、貫通孔 や凹部)を形成しているので、容量型振動センサを従来よりも小型化することが可能 になる。
[0013] また、容量型振動センサが小型化されるに従って振動電極板も小さくなるが、振動 電極板が小さくなると、過度に共振周波数が高くなり、音に対する感度が低くなる。こ れに対し、振動電極板にエッチングホールがあいていると、その剛性が低下するので 、共振周波数を低くすることができると共に容量型振動センサの検出感度を向上させ ることができる。また、半導体基板の空間が一方で閉じた凹部である場合には、当該 空間に空気が閉じ込められているとエアダンバの働きをして振動電極板の感度が低 下するが、振動電極板にエッチングホールをあけることで、空間内の空気を逃がすこ とができ、容量型振動センサの検出感度を向上させることができる。また、振動電極 板にエッチングホールをあけることにより、温度変化によるセンサ感度の変動や破損 の危険性を抑制できる。
[0014] また、本発明の容量型振動センサによれば、振動電極板は、保持部を残して振動 電極板の前記エッチングホールによりシリコン基板力も切り離されて 、るので、振動 電極板の有効振動面積が増加し、容量型振動センサの感度を良好にすることができ る。一方、対向電極板に設けた複数のエッチングホールは、外接長方形が互いに接 触し又は重なり合うようにして開口されているので、各エッチングホールにより形成さ れる半導体基板の空間が互いにつながり、最終的には大きな空間が形成される。よ つて、対向電極板のエッチングホールを小さくすることができ、音波の振動等によって 対向電極板が振動しにくくなる。
[0015] 本発明の実施態様による容量型振動センサは、前記対向電極板のエッチングホー ルが、スリット形状に形成されていることを特徴としている。力かる実施態様にあって は、対向電極板のエッチングホールがスリット形状をしているので、対向電極板のェ ツチングホールを通過する流体の抵抗が大きくなり、容量型振動センサの低周波特 性が改善される。
[0016] 本発明の別な実施態様による容量型振動センサは、前記対向電極板のエッチング ホールの面積が、前記振動電極板のエッチングホールの面積の 1Z2倍となっている ことを特徴としている。力かる実施態様にあっては、対向電極板のエッチングホール の面積が振動電極板のエッチングホールの半分になっているので、対向電極板のェ ツチングホールを通過する流体の抵抗が大きくなり、容量型振動センサの低周波特 性が改善される。また、振動電極板の剛性が向上して、容量型振動センサの耐久性 が向上する。
[0017] 本発明のさらに別な実施態様による容量型振動センサにおいては、前記振動電極 板のエッチングホールは、縁が円弧状となるようにして振動電極板の振動領域の四 辺中央部に形成されていることを特徴としている。力かる実施態様によれば、エッチ ングホール間に形成される振動電極板の保持部が振動電極板の振動領域の四隅に 位置することになるので、保持部に応力集中が発生しにくぐ容量型振動センサの耐 久性が向上する。
[0018] 本発明のさらに別な実施態様による容量型振動センサにおける前記半導体基板は 、前記両電極板と反対側において、前記空間と連通した貫通孔を形成されていること を特徴としている。力かる実施態様によれば、半導体基板の空間が半導体基板を貫 通して 、るので、半導体基板に対して両電極板が設けられて!/、る側力 伝搬してきた 音波等の振動だけでなぐ両電極板と反対側から伝搬してきた振動も検出することが でき、両面で振動を検出可能となる。

[0033] 実施例 1の容量型振動センサ 301においては、エッチングホール 36の形状を略半 楕円状に形成している。このようにダイアフラム 34のエッジを曲線状に構成することに よって、ダイアフラム 34が振動する際の応力集中による破損の恐れを少なくすること ができる。なお、エッチングホール 36の形状において、ダイアフラム 34のエッジを構 成しない部分は直線状としている。こうすることで、ダイアフラム 34の領域以外の部分 に無駄な凹部 37が形成されないようにし、サイズ効率やセンサ強度を高めている。ま た、シリコンの性質上、エッチングによって形成する凹部 37は必ず上面視にて四角 形となるため、エッチングホール 36は凹部 37を形成する四角形の辺上に形成するの が効率的である。
[0034] ここで、容量型振動センサ 301の感度は振動電極板 112の保持部 117の大きさ(あ るいは、エッチングホール 36の大きさ)で変化する。図 7は右上の振動電極板 112の ように保持部 117を小さくした場合と、右下の振動電極板 112のように保持部 117を 大きくした場合の容量型振動センサ 301の周波数—感度特性を表わして 、る。右上 の振動電極板 112のように保持部 117を小さくした場合には、フラットな使用帯域に おける感度が高くなり、また低周波数応答性も良好となる。しかし、保持部 117が小さ くなり過ぎると、フラットな使用領域の帯域幅が小さくなる。したがって、エッチングホ ール 36の大きさは、保持部 117の大きさを考慮して、シミュレーション又は実験により 最適な大きさのものを選択する。

[0039] そこで、ダイァフラム 34と対向電極板 113との間の間隙は、ダイァフラム 34が振動 したときに対向電極板 113に衝突する恐れの少ない距離となっている。また、対向電 極板 113の下面のうちダイアフラム 34と対向する位置に 1〜2 μ mの突出長のストッ パー 62 (突起)を 1個又は 2個以上突出させている。図 5に示す図示例では、対向電 極板 113の下面にストッパー 62を設けたが、ダイアフラム 34の上面にストッパー 62を 突出させてもよい。このストッパー 62の下面には、絶縁保護膜を形成しておくことが 望ましい。ストッパー 62を設けることにより、振動電極板 112と対向電極板 113がー 定距離以上近づけな!/ヽようにし、上記のような問題の解決を図って!/、る。
[0040] 容量型振動センサ 301の浮遊容量を減らすためには、振動電極板 112の面積は できるだけ小さくすることが望ましいので、振動電極部 112は凹部 37よりも大きぐか つ、シリコン基板 32の外形よりも小さな面積に形成されている。一方、対向電極板 11 3は、振動電極板 112よりも大きぐシリコン基板 32の外形とほぼ等しい大きさに形成 されている。そして、対向電極板 113は、少なくとも凹部 37の上方において振動電極 板 112との間に空間を形成するようにして、振動電極板 112全体を覆って ヽる。

[0042] しかして、実施例 1の容量型振動センサ 301にあっては、上面側から音の振動(空 気の疎密波)が入射すると、この音の振動は対向電極板 113の音響孔 40を通過して 、あるいは対向電極板 113の縁を回り込んでダイアフラム 34に達し、ダイアフラム 34 を振動させる。ダイアフラム 34が振動すると、ダイアフラム 34と対向電極板 113との 間の距離が変化するので、それによつてダイアフラム 34と固定電極 115の間の静電 容量が変化する。よって、電極パッド 42、 43間に直流電圧を印加しておき、この静電 容量の変化を電気的な信号として取り出すようにすれば、音の振動を電気的な信号 に変換し、音の振動を検出することができる。なお、このように電極パッド 42、 43間に 直流電圧を印加すると、振動電極板 112と対向電極板 113の間に静電気力が働き、 振動電極板 112が対向電極板 113の方向に変位することによって両者の間隔が縮 まるため、感度がより向上する。
[0043] 次に、上記容量型振動センサ 301をマイクロマシユング技術を用いて製造するェ 程を図 8〜図 11の断面図に従って説明する。ただし、図 8から図 11に示した断面図 は、説明の便宜のために模式的に表わしたものであって、図 3から図 6に示した容量 型振動センサ 301の特定の断面を表わしたものではない。

[0046] レジストマスクを除去した(図 9 (b) )後、 CVD法や熱酸化法などにより、犠牲層とな るシリコン酸ィ匕膜 51bを振動電極板 112の上に堆積させ、振動電極板 112及びシリ コン酸化膜 51aの上面をシリコン酸化膜 51bで覆うと共にエッチングホール 36内にシ リコン酸ィ匕膜 51bを埋め込む(図 9 (c) )。なお、この犠牲層となるシリコン酸ィ匕膜 51b には、 PSG (リンを含んだ SiO )が最適である。次に、レジストマスクを形成して犠牲

層であるシリコン酸ィ匕膜 51bの一部をエッチングし、レジストマスクを除去する(図 9 (d ) )。ここで、ダイアフラム 34の上面において、シリコン酸化膜 51aのストッパー 62を形 成しようとする個所にエッチングで開口 63をあけておく。また、その他の箇所におい ても適宜シリコン酸ィ匕膜 51aと絶縁被膜 35をエッチングにより除去しておく。
[0047] ついで、犠牲層となるシリコン酸ィ匕膜 51cを積層する(図 10 (a) )。この際、開口 63 内が一部シリコン酸ィ匕膜 51cで埋められてストッパー形状をした凹所 64が形成される 。続いて、再びレジストマスクを形成して犠牲層であるシリコン酸ィ匕膜 51cの一部をェ ツチングして開口 65を形成する(図 10 (b) )。

[0049] マスクを除去した後、上面を別の所定のマスクで覆い、クロムや銅などの金属材料 を蒸着させて固定電極 115と電極パッド 42、 43を形成する(図 11 (a) )。次に、エツ チングホール 36内のシリコン酸化膜 51b、 51cの一部を開口させてエッチングホール 36内にシリコン基板 32を露出させる(図 l l (b) )。このとき、シリコン酸ィ匕膜 51cが振 動電極板 112の側壁を覆っている部分は残すようにする。これにより、犠牲層である シリコン酸ィ匕膜 51cは、次に述べる異方性エッチングにおいて、振動電極板 112の 保護膜としても作用する。

[0056] 実施例 1の容量型振動センサ 301にあっては、上記のようにシリコン基板 32を振動 電極板 1 12側カゝらエッチングすることにより、空間断面積 (振動電極板 1 12と平行な 面における断面積)が、振動電極板 1 12側で広ぐ振動電極板 1 12と反対側で狭くな るように凹部 37を形成している。したがって、容量型振動センサ 301では、振動電極 板 1 12から離れると凹部 37内の空間が狭くなる。これに対し、図 2に示した従来例 2 のような構造であると、裏面側からシリコン基板 22をエッチングしているので、空間断 面積が振動電極板 24側で狭ぐ振動電極板 24と反対側で広くなるように貫通孔 27 が形成され、振動電極板 24から離れると空間が広くなる。よって、従来例 2のような構 造であると、シリコン基板 22が厚くなるほど振動電極板 24に比べて空間が大きくなり 、この空間のためにシリコン基板 22のチップサイズが大きくなる。これに対し、実施例 1の場合には、ダイアフラム 34の面積に比べて凹部 37の空間が小さくなるので、振 動電極板 24と同じ大きさのダイアフラム 34であれば、チップサイズを小さくでき、容量 型振動センサ 301の小型化を図ることができる。
[0057] また、同じ厚みのシリコン基板を使用する場合、従来例のような構造ではシリコン基 板 22に貫通孔 27を設けなければならな!/、ので、シリコン基板 22のエッチング時間が 長くなる。これに対し、実施例 1の容量型振動センサ 301では、シリコン基板 32の途 中まで凹部 37をエッチングするだけでよぐシリコン基板 32のエッチング時間が短く なるので、容量型振動センサ 301の製造効率が高くなる。

[0059] また、図 2のような構造では、シリコン基板 22の中央部に貫通孔 27があいてシリコン 基板 22が環状となっているので、シリコン基板 22の剛性が低下し、コンデンサ型マイ クロフオン 21全体でも中央部の厚み(つまり、振動電極板 24と穿孔部材 25の厚みの 和)が薄くなり、コンデンサ型マイクロフォン 21の強度が低下する。特に、シリコン基板 22が捻れ易くなるので、厚みの薄い振動電極板 24は破損し易くなる。これに対し、 実施例 1の容量型振動センサ 301では、シリコン基板 32の上面側に凹部 37が形成 されているだけで、シリコン基板 32は板状をしているので、シリコン基板 32の剛性が 高ぐまた、容量型振動センサ 301全体の外観の厚みも厚くなる。従って、容量型振 動センサ 301の強度が高くなり、信頼性が高くなる。特に、シリコン基板 32の剛性が 高くなるので、シリコン基板 32に保持されている、厚みの薄い振動電極板 112が破 損しにくくなる。 [0060] さらに、図 2のコンデンサ型マイクロフォン 21では、下面側で振動電極板 24が露出 しているので、振動電極板 24が裏面側からダメージを受けて壊れやすい。例えば、 コンデンサ型マイクロフォン 21を作製されたウェハの洗浄時に、表裏力も水流を受け て振動電極板 24が破損する恐れがある。これに対し、実施例 1の容量型振動センサ 301では、振動電極板 112の下面側がシリコン基板 32で覆われているので、振動電 極板 112が裏面側力もダメージを受けることがなぐ振動電極板 112が壊れに《なる 。例えばウェハの洗浄時にも、振動電極板 112には上面側力もしか水流があたらな V、ので、振動電極板 112が破損する確率が少なくなる。
[0061] また、一般に製造プロセスにおいては、表面側の加工中に裏面側に傷が入ることが 多い。そのため、両面をカ卩ェしなければならない構造であると、裏面に加工を施して いるときに表面側に傷が入り、不良品となる恐れがある。これに対し、実施例 1の容量 型振動センサ 301のような構造であると、上面側からのみの加工であるので、このよう な恐れがなぐ製品歩留まりが向上する。
[0062] 容量型振動センサ 301が小型化されると、振動電極板 112も小さくなるので、振動 電極板 112の共振周波数が過度に高くなり、音に対する感度が低くなる。しかし、実 施例 1の容量型振動センサ 301では、図 6 (b)に示すように振動電極板 112にエッチ ングホール 36があいているので、その分振動電極板 112の剛性が低下する。また、 振動電極板 112にエッチングホール 36がぁ 、て!/、ると、振動電極板 112に発生して いる内部応力を逃がし、内部応力の影響を小さくできる。その結果、振動電極板 112 が内部応力の影響を受けに《なり、共振周波数が低くなる。よって、容量型振動セ ンサ 301の小型化による共振周波数の上昇と、振動電極板 112に孔がぁ ヽて 、るこ とによる共振周波数の低下とを相殺させることが可能になる。さらに、振動電極板 11 2の内部応力を緩和できるので、容量型振動センサ 301の高歩留まり、高信頼ィ匕にも 寄与する。
[0063] また、シリコン基板 32の凹部 37が振動電極板 112で塞がれると、凹部 37に空気が 閉じ込められる結果、内部のエアがエアダンバの働きをして容量型振動センサ 301 の周波数帯域が狭くなる力 振動電極板 112にエッチングホール 36 (孔)をあけるこ とにより、凹部 37内の空気を外部に逃がすことができ、容量型振動センサ 301の周 波数帯域が狭くなるのを防止することができる。また、振動電極板 112にエッチングホ ール 36をあけることにより、温度変化によるセンサ感度の変動や破損の危険性を抑 制できる。
実施例 2

実施例 4
[0073] 図 21は本発明の実施例 4による容量型振動センサ 304を示す概略分解斜視図で ある。実施例 4は、振動電極板 112及び対向電極板 113のそれぞれのコーナ部にも スリット状をしたエッチングホール 36、 104を対角方向に向けて開口したものである。 このような構造によれば、振動電極板 112の保持部 117にさらにスリット状のエツチン グホール 36が開口されるので、振動電極板 112の剛性をさらに低減させることができ る。また、対向電極板 113のコーナ部に対角方向のエッチングホール 104を形成す ることで、 4辺に設けられている台形をしたエッチングホール 104の面積を小さくする ことができ、対向電極板 113の剛性をより高くし、また、エッチングホール 104におけ る流体抵抗をより大きくすることができる。

実施例 5
[0077] 実施例 2〜実施例 4においては、シリコン基板 32の上に振動電極板 112を形成し、 その上に対向電極板 113を形成したが、電極板の順序を入れ替えて、対向電極板 1 13の上に振動電極板 112を設けてもよい。図 25は実施例 5の容量型振動センサ 30 5を表わした概略分解斜視図、図 26はその断面図であり、凹部 37を形成されたシリ コン基板 32の上に電極板 115を有する対向電極板 113が形成され、対向電極板 11 3の上に振動電極板 112が形成されている。この場合にも、容量型振動センサ 305を シリコン基板 32に垂直な方向力も見たとき、対向電極板 113のエッチングホール 104 は、振動電極板 112のエッチングホール 36が形成された領域内に納まり、かつ、対 向電極板 113のエッチングホール 104の全面積は、振動電極板 112のエッチングホ ール 36の全面積よりも小さくなつている。また、シリコン基板 32に垂直な方向から見 たとき、対向電極板 113に設けられた各エッチングホール 104に外接する四角形が 互いに接触し又は重なり合い、かつ、対向電極板 113に設けられたエッチングホー ル 104全体に外接する四角形が目的とする凹部 37の領域と一致するようになってい る。なお、実施例 5では、開口 116は対向電極板 113の電極パッド 42を露出させるた めの開口となっており、振動電極板 112に設けられている。

[0083] この後、シリコン基板 32をエッチングするためのエッチング液に浸漬すると、エッチ ング液は貫通孔 134を通過してシリコン基板 32に接触し、シリコン基板 32には凹部 3 7が形成される(図 30 (a) )。ついで、シリコン基板 32を SiOをエッチングするための

エッチング液 (フッ酸系水溶液)に浸漬するか、ドライエッチングすると、保護膜 133、 犠牲層 132及び絶縁被膜 35の一部がエッチング除去され、振動電極板 112と対向 電極板 113の間に空間が形成されると共に対向電極板 113の音響孔 40が開口され 、図 30 (b)に示すような容量型振動センサ 305が製作される。ここで、エッチングホー ル 104には、重なり合うようにして振動電極板 112のエッチングホール 36が開口され ているので、犠牲層 132をエッチングする際には、エッチング液等が滞留することなく 真っ直ぐに通過できる。そのため、ダイアフラム 34と対向電極板 113との間で犠牲層 132がエッチングされず残ることがなくなり、ダイァフラム 34と対向電極板 113が固着 しにくくなる。
実施例 6
[0084] 図 31は本発明の実施例 6による容量型振動センサ 306の構造を示す断面図であ る。実施例 6にあっては、凹部 37の底面に連通する集音用の貫通孔 72をシリコン基 板 32の下面に設けている。貫通孔 72は角錐台状をしている力 凹部 37とは逆テー パーとなっている。もっとも、貫通孔 72の形状は特に限定されるものではなぐまた、 貫通孔 72の開口の大きさはシリコン基板 32の下面で小さぐ凹部 37の底面で大きく なっていてもよい。
[0085] 実施例 6にあっては、シリコン基板 32の底面に、凹部 37と連通した貫通孔 72を設 けて 、るので、貫通孔 72を通じて容量型振動センサ 306の下面側力もも振動電極板 112に音の信号を導くことができ、容量型振動センサ 306は両面で音声振動を受け ることができ、両面からの集音が可能になる。
[0086] 容量型振動センサ 306に貫通孔 72を設けるには、実施例 1における容量型振動セ ンサ 306の製造工程に若干の変更をカ卩えるだけでよい。すなわち、実施例 1の図 8 (a )から図 11 (c)までの工程にお!、て、エッチングホール 36を形成するのと同様に下面 にエッチング窓 73を形成すればよい。図 32は容量型振動センサ 306の製造工程の 一部を示す模式図であって、図 32 (a)は実施例 1の図 11 (b)の工程に相当する工程 を表わしている。実施例 1の図 11 (b)ではエッチングホール 36からシリコン基板 32の 上面の一部を露出させただけであった力 実施例 6の図 32 (a)では、エッチングホー ル 36からシリコン基板 32の上面の一部を露出させると共に、シリコン基板 32の下面 でも絶縁被膜 35等の一部をエッチングしてエッチング窓 73を開口して 、る。

[0094] 図 36は回路素子 214の回路例を示す図であって、容量型振動センサで検出され た音の振動を電圧の変化に変換する電圧変化型の出力回路を表わしている。図 36 に表わされて 、る可変コンデンサ 222は、容量型振動センサの振動電極板と対向電 極板によって構成されたものであり、音の強さ (音圧)によって静電容量が変化する。 可変コンデンサ 222と抵抗 223は直列に接続されており、抵抗 223の上端には直流 電源 224により一定電圧が印加されている。音の振動によって可変コンデンサ 222の 静電容量が変化すると、抵抗 223と可変コンデンサ 222の間の電圧が変化するので 、この個所の電圧を出力とすることにより、音の振動を電圧変化として出力させること ができる。なお、コンデンサ 225は直流成分をカットするものである。
[0095] また、図 37は回路素子 214の別な回路例を示す図であって、容量型振動センサで 検出された音の振動を周波数の変化に変換する周波数変化型の出力回路を表わし ている。図 37に表わされている可変コンデンサ 222も、容量型振動センサを表わして いる。容量型振動センサである可変コンデンサ 222とコイル 226は並列に接続されて LC共振回路を構成しており、コイル 226の下端がグランドに接続され、コイル 226の 上端電圧が直流カット用のコンデンサ 225を通して出力されている。この回路によれ ば、音の振動によって可変コンデンサ 222の静電容量が変化すると、 LC共振回路の 共振周波数が変化するので、音の振動を周波数変化として出力させることができる。
[0096] なお、回路素子 214の出力回路には、増幅回路なども含まれていてもよい。
[0097] また、容量型振動センサの振動電極板と対向電極板の間に電気信号を入力させる ことによって振動電極板を振動させることができるから、上記コンデンサ型マイクロフ オンの構成に、さらに電気信号を容量型振動センサに入力させて振動電極板を振動 させる入力回路を付加すれば、マイクロフォンに加えてスピーカーゃィァホンとしての 機能も持たせることができ、音響トランスデューサとして使用することができる。
[0098] 本発明に力かる容量型振動センサは、上記のように超小型のマイクロフォンとして 用いることができるので、各種機器のマイクロフォンとして使用することができる。また 、補聴器、人工内耳、超音波診断機器、脈波センサ、骨密度計、マイクロカプセル内 視鏡などにおいて音や振動を検知するためのセンサとしても用いることができる。また 、異音検査装置や超音波測距計などの FA (ファ外リ 'オートメーション)機器、侵入 検知装置や高齢者の室内モニタリング用センサなどのセキュリティ機器などにも用い ることがでさる。
[0099] さらに、マイクロフォンとスピーカの機能を備えた音響トランスデューサは、携帯電話 、パーソナルコンピュータ、デジタルカメラ、 ICレコーダ等の電子機器に用いることが できる。また、この音響トランスデューサをアレイ化することにより音源定位 (複数のマ イク口フォンの検出時間差力 位置推定を行なう。 )のための装置を構成することがで きる。さらに、水中で使用すれば、水中マイクゃソナ一としても使用できる。

請求の範囲
[1] 半導体基板に形成された空間を覆うようにして、半導体基板の表面に互いに対向 させて振動電極板と対向電極板を設けた容量型振動センサにおいて、
前記振動電極板には複数のエッチングホールが開口され、前記振動電極板のエツ チングホールによって前記振動電極板の一部が保持部を残して前記半導体基板か ら切り離されてダイヤフラムが形成され、
前記対向電極板には、前記半導体基板の表面に垂直な方向から見たときに、前記 振動電極板のエッチングホールと重なり合うようにしてエッチングホールが開口され、 前記対向電極板のエッチングホールの外接長方形が隣接するもの同士で互いに接 触し又は重なり合っており、
前記半導体基板の空間は、前記対向電極板及び前記振動電極板の各エッチング ホールを通して、両電極板側の面から両電極板と反対側の面に向けてエッチングさ れて成ることを特徴とする容量型振動センサ。
[2] 前記対向電極板のエッチングホールが、スリット形状に形成されていることを特徴と する、請求項 1に記載の容量型振動センサ。
[3] 前記対向電極板のエッチングホールの面積力 前記振動電極板のエッチングホー ルの面積の 1Z2倍となっていることを特徴とする、請求項 1に記載の容量型振動セ ンサ。
[4] 前記振動電極板のエッチングホールは、縁が円弧状となるようにして振動電極板の 振動領域の四辺中央部に形成されていることを特徴とする、請求項 1に記載の容量 型振動センサ。
[5] 前記半導体基板は、前記両電極板と反対側にぉ 、て、前記空間と連通した貫通孔 を形成されて ヽることを特徴とする、請求項 1に記載の容量型振動センサ。
[6] 請求項 1〜5に記載の容量型振動センサと、前記容量型振動センサで検出した音 声信号を電気信号に変換して出力する出力回路とを備えたマイクロフォン。
[7] 請求項 1〜5に記載の容量型振動センサと、前記容量型振動センサで検出した音 声信号を電気信号に変換して出力する出力回路と、電気信号を前記容量型振動セ ンサに入力させて音声振動を生成する入力回路とを備えた音響トランスデューサ。 [8] 半導体基板に形成された空間を覆うようにして、半導体基板の表面に互いに対向 させて振動電極板と対向電極板を設けた容量型振動センサを製造するための方法 であって、
半導体基板の表面を覆うようにして、エッチングホールを有する振動電極板を半導 体基板の上方に形成する工程と、
犠牲層を介して振動電極板の上方に対向電極板を形成する工程と、
前記対向電極板に、外接長方形が隣接するもの同士で互いに接触し又は重なり合 うようにして、かつ、前記振動電極板のエッチングホールと重なり合うようにして複数の エッチングホールを開口する工程と、
前記対向電極板及び前記振動電極板の各エッチングホールを通して前記半導体 基板をウエットエッチング又はドライエッチングすることにより前記空間を前記半導体 基板に形成する工程と、
前記空間を形成した後に、前記振動電極膜と前記対向電極膜との間の犠牲層を 除去する工程と、
を備えたことを特徴とする容量型振動センサの製造方法。
