M2O5+Na2O→2NaMO3 (M:V、Nb、Ta)
上記(1)のアルミナ焼結体。
上記(1)または(2)のアルミナ焼結体。
上記(1)〜(3)のいずれかのアルミナ焼結体の製造方法。
半導体製造装置用部品。
本発明に係るアルミナ焼結体は、Ta、NbおよびVから選択される一種以上を、酸化物換算で0.01〜1.0質量%含む。
以下、本発明に係るアルミナ焼結体の製造方法の例について説明する。
焼結体から、試験片を採取し、厚さ方向において、表面近傍、中央部および裏面近傍の三箇所からサンプルを採取し、JIS C2138に従い、13.56MHzの周波数における誘電正接を求め、また、JIS R1641に従い、10GHzの周波数における誘電正接を求めた。
上記の試験用焼結体の密度をJIS R1634に従って求めた。
上記の試験用焼結体の三点曲げ強度をJIS R1601に従って求めた。
上記の試験用焼結体の元素分析を、TaおよびNaについてはICP法により、その他の元素についてはGDMS法により行い、それぞれの元素の酸化物換算での含有量を測定した。
一部の試験用焼結体(実施例1および比較例1)について、構成相の同定を、X船回折装置(ブルガー社製)を用いて行なった。例えば、TaとNaとの反応はXRDにより検出可能である。すなわち、NaTaO3の(020)面2θ=22.5〜23.5°、(200)面2θ=32〜33°である。実施例1および比較例1のX線回折測定結果を図1および図2に示す。
Claims (5)
- 半導体製造装置のプロセスチャンバの構成部品に用いられるアルミナ焼結体であって、
Ta、NbおよびVから選択される一種以上を、酸化物換算で0.01〜1.0質量%含む、アルミナ焼結体。 - さらに、Mgを、酸化物換算で0.01〜1.0質量%含む、
請求項1に記載のアルミナ焼結体。 - さらに、Naを、酸化物換算で0.0014〜0.01質量%含み、
前記アルミナ焼結体中に含まれるNa酸化物の量をOX Na (質量%)、前記アルミナ焼結体中に含まれるTa、NbおよびVから選択される一種以上の酸化物の量をOX 0 (質量%)とするとき、OX Na /OX 0 の値が、0.20以下である、
請求項1または2に記載のアルミナ焼結体。 - アルミナ、ならびに、Ta、NbおよびVから選択される一種以上の原料粉末を混合し、造粒し、成形した後、大気中で、1575〜1675℃の温度で焼結する、
請求項1から3までのいずれかに記載のアルミナ焼結体の製造方法。 - 請求項1から3までのいずれかに記載のアルミナ焼結体を用いた、
半導体製造装置用部品。
