Claims (21)

- 前記放熱部材の下面は、10μm以下の粗さを有する請求項1から8のいずれか一項に記載の発光素子パッケージ。
- 前記放熱部材の上面は、粗い面を有する請求項9に記載の発光素子パッケージ。
- セラミック材質を含む本体と、
前記本体のキャビティの下に配置された放熱部材と、
前記本体のキャビティの底に配置された第1電極及び第2電極と、
前記本体の下面に配置され、前記第1電極及び前記第2電極と電気的に連結された複数のパッドと、
前記第1電極の上に配置され、前記第2電極と電気的に連結された発光ダイオードと、
を含み、
前記本体の一部は、前記複数のパッドのうち少なくとも一つと前記放熱部材の下面との間に配置され、
前記本体の下面の下に配置された前記本体の一部は、前記放熱部材の厚さより薄い厚さを有し、
前記本体の上部周りは、前記本体の上面より低い段差構造を有し、
前記第1電極の一部は、本体の内部に延長され、
前記放熱部材の上面の面積は、前記発光ダイオードの下面の面積より広く、
前記放熱部材は、第1放熱部と、前記第1放熱部の下の第2放熱部とを含み、
前記第1放熱部の上面周りに、前記第1放熱部の側面より突出して前記本体の側方向に突出した突起を含み、
前記第2放熱部の下面の幅は、前記第1放熱部の上面の幅より広く、
前記第2放熱部の側面は、前記第1放熱部の側面よりも前記本体の側方向に突出し、
前記放熱部材の下面は、ラフネスを有する発光素子パッケージ。 - 前記本体は、複数の層が積層され、
前記複数の層のうちの少なくとも一つは、前記放熱部材の厚さより薄い厚さを有する請求項11に記載の発光素子パッケージ。 - 前記複数の層のうちのいずれか一つは、上面又は/及び下面に金属パターンが形成された請求項12に記載の発光素子パッケージ。
- 前記本体内に、前記本体を貫通して前記複数のパッドのうち少なくとも一つと電気的に連結される接続部材を含む請求項10から13のいずれか一項に記載の発光素子パッケージ。
- 前記複数のパッドは、前記本体の下面に配置される第1パッド、第2パッド、及び第3パッドを含み、
前記第1パッドは、前記本体の下面一側に配置され、
前記第2パッドは、前記本体の下面センターに配置され、
前記第3パッドは、前記本体の他方に配置され、
前記第2パッドは、前記放熱部材と垂直方向にオーバーラップする請求項11に記載の発光素子パッケージ。 - 前記第2パッドは、前記第1パッドと前記第3パッドとの間に配置され、前記第1パッドまたは前記第3パッドの幅より広い幅を有する請求項15に記載の発光素子パッケージ。
- 前記第1電極は、多層で形成され、
前記第1電極の最上層はAuを含み、中間層はPt、Ni、Cuのうちの少なくとも一つを含む請求項11から16のいずれか一項に記載の発光素子パッケージ。 - 前記放熱部材の下面は、10μm以下の粗さを有する請求項11から17のいずれか一項に記載の発光素子パッケージ。
- 前記放熱部材の上面は、粗い面を有する請求項11から18のいずれか一項に記載の発光素子パッケージ。
- 前記第1パッド及び前記第3パッドのうち少なくとも一つは、前記本体の側方向に突出した突出部を含む請求項15に記載の発光素子パッケージ。
- 前記放熱部材の一側面の幅が前記第2パッドの一側面の幅より大きい幅を有する請求項15または20に記載の発光素子パッケージ。
