Claims (1)
- 酸化物半導体層と、
前記酸化物半導体層と、ゲート絶縁膜を介して、重なる領域を有するゲート電極と、
前記酸化物半導体層と電気的に接続された、ソース電極と、
前記酸化物半導体層と電気的に接続された、ドレイン電極と、を有し、
前記酸化物半導体層は、インジウム、ガリウム、及び亜鉛を有し、
前記酸化物半導体層は、粒子を有し、
前記粒子は、酸化インジウムを有し、
前記酸化物半導体層は、インジウムと酸素とが引き抜かれた部分を有し、
前記粒子は、前記酸化物半導体層に散在していることを特徴とする半導体装置。
