Description
このような薄膜光電変換装置を、電力用として高電圧で高出力を生じ得る大面積の薄膜光電変換装置として製造する場合、基板上に形成された薄膜光電変換装置の複数個を配線で直列接続して用いるのではなく、歩留りを良くするために大きな基板上に形成された薄膜太陽電池を複数のセルに分割し、それらのセルをパターニングによって直列接続して集積化するのが一般的である。特に、基板としてガラス板を用いて、ガラス基板側から光を入射させるタイプの薄膜光電変換装置においては、ガラス基板上の透明電極層の抵抗による損失を低減するために、レーザースクライブ法でその透明電極を所定幅の短冊状に加工する分離溝を設け、その短冊状の長手方向に直交する方向に各セルを直列接続して集積化するのが一般的である。

ただし、Ziは始点の膜厚、Zjは終点の膜厚、xは始点終点間の距離である。ほぼ対称な膜厚分布の基板においては、中心から端部まで線分Xを引いて、Xにそった膜厚の平均増加率ΔZを求めることで、膜厚分布の指標とすることが望ましい。例えば、ほぼ対称な膜厚分布の1m角サイズの基板で中心の膜厚が2000nm、端部の膜厚が3000nmの場合、中心から端部までのΔZは、式(2)で示され、
ΔZ=(3000−2000)/2000×100[%]/50[cm]
=1[%/cm] …式(2)
となる。
ここで、Zmaxは最大膜厚、Zminは最小膜厚である。この膜厚偏差(div)を求めるためには9点以上膜厚を測定することが望ましい。
ΔZ=10[%]/50[cm]=0.2[%/cm]
となる。そこで、本明細書では、膜厚の増加率の絶対値が0.2%/cm以下の場合、ΔZ≒0とみなし、ΔZの符号は0とする。すなわち、ΔZ>0.2%/cmのときΔZの符号は正とし、ΔZ<−0.2%/cmのときにΔZの符号は負とする。したがって、透明電極層の膜厚増加率ΔZtと光電変換ユニットの膜厚増加率ΔZsの符合が異なるとは、下記の二つの場合を本明細書では指すものとする。
これに対して、ΔZtまたはΔZsのいずれかの絶対値が0.2%/cm以下の場合は均一な膜厚分布とみなし、本明細書では符号が異なるとは呼ばない。
水素流量/シラン流量=50〜500程度 (非晶質光電変換層の場合は、5〜500程度)。
プラズマ放電電力=0.010〜0.500W/cm2程度。
成膜圧力=600Pa〜2600Pa程度。
プラズマCVD電極間距離=5〜20mm程度。
・他のパラメーターが一定の場合、成膜時の成膜圧力を下げる。
・他のパラメーターが一定の場合、電極間距離を下げる。
CVD装置の構成・配置等によって、成膜条件の絶対値は一概に特定は出来ないが、上記の方策・指針を採用することによって、当業者は過度な試行を要さずに、中心部が薄く、周辺部が厚い光電変換ユニットを成膜できる。従って、本発明は、十分、実施可能要件を満たす。

光電変換層としては、ノンドープの実質的にi型の多結晶シリコン薄膜や体積結晶化分率が90%以上の実質的にi型の微結晶シリコン薄膜、または微量の不純物を含む弱p型もしくは弱n型で光電変換機能を十分に備えている結晶質シリコン系薄膜材料が使用され得る。また、光電変換層はこれらの材料に決定されず、シリコンカーバイドやシリコンゲルマニウム等のシリコン系合金材料を用いてもよい。光電変換層の膜厚は任意に調整されるが、0.5〜20μmの範囲内とすると結晶質シリコン系薄膜光電変換層として必要かつ十分な膜厚を有している。
n型層としては、たとえばリンがドープされたn型微結晶シリコン系薄膜などが用いられ得る。n型層ついてのこれらの条件は限定的なものではなく、不純物原子としてはたとえば窒素等を用いてもよい。
参考例1として、薄膜光電変換装置用基板1を作製した。具体的には、厚み4mm、125mm×125mmのガラス基板の透光性基板11上にZnOからなる透明電極層12を低圧熱CVD法で形成した。用いた低圧CVD装置のヒータ配置は図5に示すような配置で、W0は600mm、L0は500mmである。基板は中央のヒータH6上において透明電極層12を成膜した。この透明電極層12は、基板温度T1〜T6を150℃、圧力30Pa、気化したジエチル亜鉛(DEZ)の流量200sccm、気化した水の流量700sccm、ジボラン(B2H6)流量2sccm、水素流量1000sccmで形成した。透明電極層の膜厚Ztの平均は1661nmで、膜厚偏差は±3.9%で均一な分布であった。また、参考例1のC光源を用いて測定したヘイズ率は27.6%であった。
参考例2として、参考例1と同様に薄膜光電変換装置用基板1を作製した。ただし、参考例1と異なるのは、膜厚を変えるため成膜時間を長く調整した点である。この透明電極層の膜厚Ztの平均は1837nmであり、ヘイズ率は33.0%であった。
参考例3として、参考例1と同様に薄膜光電変換装置用基板1を作製した。ただし、参考例1と異なるのは、膜厚を変えるため成膜時間を参考例2より長く調整した点である。この透明電極層の膜厚Ztの平均は1907nmであり、ヘイズ率は35.4%であった。
参考例4として、参考例1で作製した透明電極層の膜厚が1661nmである薄膜光電変換装置用基板1の上に、非晶質シリコン光電変換ユニット2、結晶質シリコン光電変換ユニット3、及び裏面電極層4を形成することで、積層型薄膜光電変換装置を作製した。さらに、レーザースクライブによって、10mm角の小面積薄膜光電変換装置を形成した。
参考例5として参考例2で得られた薄膜光電変換装置用基板1を用いて、参考例4と同一構造の小面積の薄膜光電変換装置を作製した。このとき、光電変化ユニット6の膜厚を参考例4と同様に測定したところ、2900nmであった。得られた薄膜光電変換装置を参考例4と同様に出力特性を測定したところ、Jscは12.81mA/cm2で、開放電圧(Voc)は1.347V、曲線因子(FF)は0.715、変換効率(Eff)は12.34%であった。
参考例6として参考例3で得られた薄膜光電変換装置用基板1を用いて、参考例4と同一構造の小面積の薄膜光電変換装置を作製した。このとき、光電変換ユニット6の膜厚を参考例4と同様に測定したところ、2880nmであった。得られた薄膜光電変換装置を参考例4と同様に出力特性を測定したところ、Jscは12.92mA/cm2で、開放電圧(Voc)は1.345V、曲線因子(FF)は0.718、変換効率(Eff)は12.48%であった。
従来法の比較例1として、集積型薄膜光電変換装置を作製した。参考例1とは、基板のサイズが厚み4mm、360mm×465mmと異なるほかは同様にガラス基板の透光性基板1上にZnOからなる透明電極層12を低圧熱CVD法で形成し、薄膜光電変換装置用基板1を作製した。基板は、465mm方向をヒータのW0の方向、360mm方向をヒータのL0の方向に合わせて配置して、透明電極層12を成膜した。W0は600mm、L0は500mmのヒータを用いた。ヒータH1〜H6の出力を調整して、基板温度T1〜T6をいずれも150℃にした。図8に、透明電極層12側から入射した光による反射スペクトルの干渉から求めた透明電極層の膜厚分布を示す。360mm×465mm基板上を、25mm間隔で13点×17点=221点測定した。膜厚Ztの平均値は2052nmで、膜厚偏差は±3.4%で均一な分布であった。基板の中心X0から基板の辺に向かって直角に引いた直線X1にそった透明電極層の膜厚の増加率ΔZtは、X0からX1+に向かった場合は−0.090%/cm、X0からX1−に向かった場合は−0.051%/cmであった。基板の中心X0から基板の辺に向かって直角に引いた直線X2にそったΔZtは、X0からX2+に向かった場合は0.087%/cm、X0からX2−に向かった場合は0.17%/cmであった。すなわち、比較例1のΔZtの絶対値は最大でも0.17%/cmで0.2%/cm以下であるため、ΔZt≒0とみなせる。これ以降、膜厚の増加率ΔZは特に断らない限り、基板の中心から4つの辺に向けて直角に線分Xを引いた場合の絶対値が最大のもので代表して示すことにする。また、比較例1のC光源を用いて測定したヘイズ率は34.6〜38.4%でほぼ一定で、平均36.6%あった。
比較例2として、比較例1に類似の集積型薄膜光電変換装置を作製した。透明電極層12の作製条件が異なるほか、比較例1と製造方法および構造を同一とした。具体的には、透明電極層12作製時の基板温度を、端部のT1〜T4を150℃、T5を152.5℃、中心部のT6を155℃とした以外、集積型薄膜光電変換装置の作製方法は比較例1と同一にした。
実施例1として、比較例1に類似の集積型薄膜光電変換装置を作製した。透明電極層12の作製条件が異なるほか、比較例1と製造方法および構造を同一とした。具体的には、透明電極層12作製時の基板温度を、端部のT1〜T4を153℃、T5を151℃、中心部のT6を150℃とした以外、集積型薄膜光電変換装置の作製方法は比較例1と同一にした。
実施例2として、比較例1に類似の集積型薄膜光電変換装置を作製した。透明電極層12の作製条件が異なるほか、比較例1と製造方法および構造を同一とした。具体的には、透明電極層12作製時の基板温度を、端部のT1〜T4を155℃、T5を152.5℃、中心部のT6を150℃とした以外、集積型薄膜光電変換装置の作製方法は実施例1と同一にした。得られた透明電極層12の膜厚分布を図11に示す。膜厚分布はほぼ対称形で下に凸の分布をしており、中心部のX0の位置の膜厚は1979nmと薄く、端部のX1+の位置の膜厚は2298nmと厚くなっている。このときの中心部X0から端部X1+にかけての増加率ΔZtは0.81%/cmであった。また、このとき生じた中心部と端部のヘイズ率はそれぞれ39.5%と51.7%であった。
実施例3として、比較例2に類似の集積型薄膜光電変換装置を作製した。厚さ2.5μmの真性結晶質シリコン層の光電変換層32を成膜する際の圧力を比較例2の3分の2に下げた点が異なるほか、比較例2と製造方法および構造を同一とした。
比較例3として、比較例1に類似の集積型薄膜光電変換装置を作製した。基板の大きさが、厚み5mm、1400mm×1000mmであること、低圧熱CVD装置のヒータを基板の大きさにほぼ比例して約3倍のW0=1800mm、L0=1500mmとしたことを除いて、製造方法、構造を比較例1と同一とした。H1〜H6の各ヒータの大きさも約3倍になっている。基板温度T1〜T6を150℃として、透明電極層12を作製した。1400mmの方向に直線X1、1000mmの方向に直線X2をひいた。
実施例4として、比較例3に類似の集積型薄膜光電変換装置を作製した。透明電極層12の作製条件が異なるほか、比較例3と製造方法および構造が同一とした。具体的には、透明電極層12作製時の基板温度を、端部のT1〜T4を155℃、T5を152.5℃、中心部のT6を150℃とした以外、集積型薄膜光電変換装置の作製方法は比較例3と同一にした。膜厚分布はほぼ対称形で下に凸の分布をしており、中心部のX0の位置は2075nmと薄く、端部のX1+の位置の膜厚は2475nmと厚くなっている。このときの中心部X0から端部X1+にかけての増加率ΔZtは0.27%/cmであった。また、このとき生じた中心部と端部のヘイズ率はそれぞれ40.8%と59.5%であった。
透明電極層の膜厚増加率ΔZt=0.27%/cm、光電変換ユニットの膜厚増加率ΔZs=−0.24%/cmで、ΔZtとΔZsの符合は異なる。このとき、周辺部は、比較例3より透明電極層が厚いことによって光閉じこめ効果が高くなり、周辺部でのJscの律速が抑制される。このため、実施例4は、1400mm×1000mmという大面積であるにもかかわらず、Jscが高い値を示したといえる。
実施例5として、実施例4で得られた薄膜光電変換装置を図12に示すように4つの集積型薄膜光電変換装置に分割した。4分割して得られた集積型薄膜光電変換装置の一つは、角A付近の透明電極層の膜厚2461nm、ヘイズ率58.1%であり、角B付近の膜厚2081nm、ヘイズ率41.2%であり、角C付近の膜厚2435nm、ヘイズ率57.3%であり、角D付近の膜厚2520nm、ヘイズ率59.9%であった。角Bから角Aに向かって線分Xを引くと、ΔZtは0.26%/cmで符号は正であった。

Claims (13)
- 基板と、透明電極層と、光電変換ユニットと、裏面電極層と、を備える薄膜光電変換装置であって、
前記基板の主面に平行な方向の1つの線分をXとしたとき、
前記透明電極層の膜厚ZtのXに沿った増加率ΔZtと、
前記光電変換ユニットの膜厚ZsのXに沿った増加率ΔZsの、
それぞれの符号が異なることを特徴とする薄膜光電変換装置。 - 前記透明電極層の膜厚Ztは前記基板の中心部に比べて周辺部が厚く且つ前記光電変換ユニットの膜厚Zsは前記基板の中心部に比べて周辺部が薄いこと、
または、
前記透明電極層の膜厚Ztは前記基板の中心部に比べて周辺部が薄く且つ前記光電変換ユニットの膜厚Zsは前記基板の中心部に比べて周辺部が厚いこと、
を特徴とする請求項1に記載の薄膜光電変換装置。 - 前記基板が矩形で、
少なくとも1つの角aの近傍の透明電極層の膜厚Ztaが、他のいずれかの角bの近傍の透明電極層の膜厚Ztbより厚く、且つ、
前記角aの近傍の光電変換ユニットの膜厚Zsaが、前記角bの近傍の光電変換ユニットの膜厚Zsbより薄いことを特徴とする請求項1に記載の薄膜光電変換装置。 - 請求項1〜3のいずれか1項に記載の薄膜光電変換装置であって、前記透明電極層の膜厚の分布と、前記光電変換ユニットの膜厚の分布とが逆の厚み分布の関係にある、薄膜光電変換装置。
- 請求項1〜4のいずれか1項に記載の薄膜光電変換装置であって、前記透明電極層はその成膜面中心部の厚みが薄く成膜面周縁部の厚みが厚く、前記光電変換ユニットはその成膜面中心部の厚みが厚く成膜面周縁部の厚みが薄い、ことを特徴とする、薄膜光電変換装置。
- 前記光電変換ユニットは、
少なくとも一つの非晶質光電変換ユニット、
少なくとも一つの結晶質光電変換ユニット、
および、少なくとも一つの非晶質光電変換ユニットと少なくとも一つの結晶質光電変換ユニットとをそれぞれ含む光電変換ユニット、
からなる群から選択される1以上である、請求項1〜5のいずれか1項に記載の薄膜光電変換装置。 - 請求項1〜6のいずれか1項に記載の薄膜光電変換装置であって、前記透明電極層、前記光電変換ユニット、および前記裏面電極層が複数の光電変換セルを形成するように複数の分離溝によって分離されており、かつそれらの複数の光電変換セルが複数の接続溝を介して互いに電気的に直列接続されていることを特徴とする薄膜光電変換装置。
- 請求項7に記載の薄膜光電変換装置であって、複数の光電変換セルが直列接続する方向と線分Xの方向とを略同一としたことを特徴とする薄膜光電変換装置。
- 請求項1〜8のいずれか1項に記載の薄膜光電変換装置であって、前記基板の面積が900cm2以上であることを特徴とする薄膜光電変換装置。
- 請求項1〜9のいずれか1項に記載の薄膜光電変換装置の製造方法であって、
少なくとも、透明電極層の膜厚分布と光電変換ユニットの膜厚分布とがそれぞれ逆の厚み分布の関係になるように、透明電極層と光電変換ユニットとをそれぞれ形成する工程を備える、薄膜光電変換装置の製造方法。 - 請求項1〜9のいずれか1項に記載の薄膜光電変換装置の製造方法であって、
少なくとも、
基板上に周辺部の膜厚が中心部の膜厚に比べて厚い透明電極層を形成する工程と前記透明電極層上に周辺部の膜厚が中心部の膜厚に比べて薄い光電変換ユニットを形成する工程、
基板上に周辺部の膜厚が中心部の膜厚に比べて薄い透明電極層を形成する工程と前記透明電極層上に周辺部の膜厚が中心部の膜厚に比べて厚い光電変換ユニットを形成する工程、
基板上に周辺部の膜厚が中心部の膜厚に比べて厚い光電変換ユニットを形成する工程と前記光電変換ユニット上に周辺部の膜厚が中心部の膜厚に比べて薄い透明電極層を形成する工程、
および、
基板上に周辺部の膜厚が中心部の膜厚に比べて薄い光電変換ユニットを形成する工程と前記光電変換ユニット上に周辺部の膜厚が中心部の膜厚に比べて厚い透明電極層を形成する工程、
からなる群から選択される1以上を備える、薄膜光電変換装置の製造方法。 - 請求項1〜9のいずれか1項に記載の薄膜光電変換装置の製造方法であって、前記基板の主面の形状が矩形であって、
少なくとも、
前記基板の1つの角aの近傍の膜厚が他のいずれかの角bの近傍の膜厚より厚い透明電極層を形成する工程と 前記角aの近傍の膜厚が前記角bの近傍の膜厚より薄い光電変換ユニットを形成する工程、
前記基板の1つの角aの近傍の膜厚が他のいずれかの角bの近傍の膜厚より薄い透明電極層を形成する工程と前記角aの近傍の膜厚が前記角bの近傍の膜厚より厚い光電変換ユニットを形成する工程、
前記基板の1つの角aの近傍の膜厚が他のいずれかの角bの近傍の膜厚より厚い光電変換ユニットを形成する工程と前記角aの近傍の膜厚が前記角bの近傍の膜厚より薄い透明電極層を形成する工程、
および、
前記基板の1つの角aの近傍の膜厚が他のいずれかの角bの近傍の膜厚より薄い光電変換ユニットを形成する工程と前記角aの近傍の膜厚が前記角bの近傍の膜厚より厚い透明電極層を形成する工程、
からなる群から選択される1以上を備える、薄膜光電変換装置の製造方法。 - 請求項1〜9のいずれか1項に記載の薄膜光電変換装置の製造方法であって、前記透明電極層が低圧熱CVD法で形成されてなる酸化亜鉛であり、かつ当該透明電極層を形成する時の基板の温度において、基板の中心部の温度と基板の周辺部の温度とに差異を設けることを特徴とする薄膜光電変換装置の製造方法。
