Description
アーク放電は、処理結果に極めて悪い影響を及ぼすので深刻な問題である。例えば、図2はアーク放電が観察される典型的なエッチング処理における431nmのプラズマ発光のグラフである。発光信号における瞬時突起202A、202Bで示されるように、アーク放電中は、プラズマは予測不可能に挙動し、従って、不良なエッチング結果を生じる。更に、アーク放電は、時々プラズマ対向表面からチャンバー内部に粒子をスパッターし、予測不可能なタイミングで好ましくない汚染物を生じる。更に、アーク放電はパラズマ対向部材のプラズマ対向表面に対して、即座に、または長期にわたるダメージ、しかも時として深刻なダメージを生じる。
Claims (12)
- その上に電気部品を形成するための基板を処理するプラズマ処理チェンバーであって、
前記基板の処理中、前記プラズマ処理チェンバー内のプラズマに向けられたプラズマ対向表面をもつプラズマ対向構成部品で、アース端子から電気的に絶縁された前記プラズマ対向構成部品と、
前記プラズマ対向構成部品に連結されているアース手段で、前記プラズマ対向構成部品と前記アース端子間の第1の電流経路に配置された抵抗回路と、更に前記プラズマ対向構成部品と前記アース端子間の少なくとも一つの第2の電流経路に配置されたRFフィルタ手段を有する前記アース手段とから成り、
前記プラズマ対向構成部品は、少なくとも前記プラズマの部分の周囲に配置されたほぼ円筒形の構造であり、
前記RFフィルタ手段は、前記プラズマ対向構成部品と前記アース端子間において、前記ほぼ円筒形構造のプラズマ対向構成部品の周方向にスペースをおいて配置された複数の前記第2の電流経路に配置された複数のキャパシターを含み、前記複数の第2の電流経路は、前記第1の電流経路と並列である、ことを特徴とするプラズマ処理チェンバー。 - 前記プラズマ対向構成部品は金属からなる材料で形成されることを特徴とする請求項1記載のプラズマ処理チェンバー。
- 前記金属はアルミニウムであることを特徴とする請求項2記載のプラズマ処理チェンバー。
- 前記プラズマ対向構成部品は炭化珪素(SiC)を含む材料で形成されることを特徴とする請求項1記載のプラズマ処理チェンバー。
- 前記プラズマ処理チェンバーは誘導結合プラズマ処理チェンバーであることを特徴とする請求項4記載のプラズマ処理チェンバー。
- 前記複数のキャパシターは、前記プラズマ対向構成部品の少なくとも1つの表面に対し前記プラズマ対向構成部品の容量アースの分布が向上するように配置されることを特徴とする請求項1記載のプラズマ処理チェンバー。
- 前記プラズマ対向構成部品は、チャンバー壁、プラズマスクリーン、フォーカスリング、ホットエッジリング、ガス噴射ノズル及びチャンバーライナーのうちの1つであることを特徴とする請求項1記載のプラズマ処理チェンバー。
- 前記プラズマ処理チェンバーは容量結合プラズマ処理チャンバーであり、前記プラズマ対向構成部品はトップ電極であることを特徴とする請求項1記載のプラズマ処理チェンバー。
- 前記アース手段は、異なる抵抗値をもつ複数の抵抗回路と切替手段を含み、前記切替手段は、請求項1で言及された前記抵抗回路として用いるために当該異なる抵抗値をもつ複数の抵抗回路のうちの1つを選択するように構成されていることを特徴とする請求項1記載のプラズマ処理チェンバー。
- 前記抵抗回路の値は、1kΩから100MΩであり、
前記FRフィルタ手段の容量値は、1pFから100nFである、
ことを特徴とする請求項5記載のプラズマ処理チェンバー。 - 前記抵抗回路の値は、100kΩから1MΩであり、
前記FRフィルタ手段の容量値は、1nFから10nFである、
ことを特徴とする請求項5記載のプラズマ処理チェンバー。 - 前記アース手段は、ネジ及びボルトのうちの1個を用いて前記プラズマ対向構成部品に連結されていることを特徴とする請求項1記載のプラズマ処理チェンバー。
