Abstract
Description
本非仮特許出願は、35U.S.C.§119(e)に基づいて、Gerbiらにより2010年3月17日に出願された「カルコゲニド系材料及びかかる材料の改良製造方法」(CHALCOGENIDE-BASED MATERIALS AND IMPROVED METHODS OF MAKING SUCH MATERIALS)という発明の名称である出願番号第61/314,840号の米国仮特許出願の優先権を主張する。その仮特許出願の全体を参照により本明細書中に取り込む。
本発明はカルコゲニド系光吸収性材料の製造方法及びこれらの材料を含む光電池デバイスに関する。より詳細には、本発明はカルコゲニド系光吸収性材料の、望ましくは薄膜の形態でのカルコゲニド系光吸収性材料の製造方法、及び、これらの材料を含む光電池デバイスに関し、ここで、化学量論量未満の量のカルコゲンを取り込んだ前駆体フィルムを調製し、その後、カルコゲン化処理により所望の光吸収性組成物に転化する。
n-型カルコゲニド材料及び/又はp-型カルコゲニド材料の両方は、光起電力機能(本明細書中で光吸収性機能とも呼ぶ)を有する。これらの材料は、光電池デバイス中に取り込まれたときに、入射光を吸収しそして電気出力を発生する。結果的に、これらのカルコゲニド系光吸収性材料は光電池デバイスを機能させる際の光電池アブソーバ領域として使用されてきた。
例示のp-型カルコゲニド材料は、しばしば、銅(Cu)、インジウム(In)、ガリウム(Ga)及び/又はアルミニウム(Al)のうちの1つ以上の硫化物、セレン化物及び/又はテルル化物を含む。セレン化物及び硫化物はテルル化物よりも一般的である。特定のカルコゲニド組成物はCIS、CISS、CIGS、CIGST、CIGSAT及び/又はCIGSS組成物などの頭字語により参照されうるが、明示の記載がないかぎり、用語「CIGS」は、以下において、すべてのカルコゲニド組成物及び/又はそのすべての前駆体を指すことにする。
本発明は化学量論濃度未満のカルコゲンを含むスパッタされた前駆体フィルムから高品質のCIGS光吸収性組成物を製造するための方策を提供し、場合により、このカルコゲン含有層の副次層を前駆体フィルム内の特定の位置に局在化させる。下記のカルコゲン化処理(「後カルコゲン化」とも呼ばれ、たとえば、Seを使用する場合の「後セレン化」を含む)により、これらの前駆体をCIGS光吸収性材料へと転化すると、以下の1つ以上又はすべての利点がある:全体としての空隙領域又はサイズの明らかな低減、大半の空隙がCIGS−裏側接触界面にないようにフィルム内の空隙位置の変更、接着力の改良、カルコゲン化時のGa移行の低減、純粋に金属の前駆体フィルムと比較して、後セレン化されたCIGSフィルムの上部領域でのGa濃度の改良、下部境界領域でのGa濃度の改良、及び、重ね合わせる光電池デバイスの層の共形性の改良により、より少ないデバイス欠陥をもたらすフィルム滑らかさの改良。

CuaInbGacAldSewSxTeyNaz (A)
(式中、もしaを1と規定するならば、

CuIn(1−x)GaxSe(2−y)Sy (B)
(式中、xは0〜1であり、そしてyは0〜2である)により示すことができる。測定しそして処理したときに、このようなフィルムは、通常、追加のIn、Ga、Se及び/又はSを含む。
比較例A:
スパッタリングされた前駆体のカルコゲン化(前駆体中にカルコゲンを含まない)
比較のCIGSフィルムAを原子比が[In+Ga]/Cu=1.2であるCIG合金ターゲットを用いて堆積した前駆体フィルムを後セレン化することにより調製する。Se又はその他のカルコゲンは前駆体フィルム中に含まれない。前駆体堆積の前にNb(150nm)及びMo(350nm)により被覆した5×5インチのステンレススチール上にフィルムAを堆積する。100直径CIGターゲットを120Wで5ミリトルのAr圧で32分間スパッタリングし、Se不含前駆体フィルムを堆積する。前駆体フィルム中のCuのモル数の25倍で、室温にて前駆体フィルム上にSeキャップを蒸発させることにより後セレン化を完了する。Seキャップした前駆体フィルムを約30℃/分で550℃まで加熱し、その温度に20分間維持し、そしてサンプルを冷却させる。最終のフィルムは約2ミクロンの厚さである。
比較AのGaプロファイルをEDSラインスキャン付き走査型XTEMにより測定する。GaはCIGSフィルムの上部0.5ミクロン中に検知されるGaが0.0原子%であるように、フィルムの裏面に向かって完全に分離することが観測される。フィルムの裏面でのGaレベルは20.4原子%に到達する。
機能光電池デバイスをこのベースライン材料を用いて製造した。7%効率の電池のVoc(開回路電圧)は365mVであった。このデバイスの量子効率測定はバンドギャップ見積もり値が0.98となり、CIGSフィルムの光吸収性領域におけるGaによる利益が完全に欠如していることを確認した。
本発明のCIGSフィルムの実施形態の調製
前駆体フィルムの全体にわたってSeのレベルが比較的に高いが、化学量論量未満のレベルであるCIGSフィルムを製造する。In+Ga/Cu=1.2、Ga/In=0.3及びSe/(Cu+In+Ga)=2の原子比であるものを含有し、直径が2”であるCIGSスパッタターゲット(市販入手可能)を用いて前駆体フィルムをスパッタリングする。使用した方法はパルス型DC(直流)スパッタリングであり、パルス周波数が330kHzで、オフ時間が1.2μ秒である。基材をターゲットから8cm離れて配置している。基材は800nmの厚さのMoの層で被覆されたソーダライムガラス片である。基材はスパッタリングの間に意図的に加熱しなかったが、成長の間の基材の温度は前駆体フィルムの成長にわたって約60℃であることが見積もられる。装置のベース圧力は5*10−7トル未満であり、スパッタリング圧は超高純度アルゴンガスを用いて3.5ミリトルである。ターゲットは100Wの電力で2.5時間スパッタリングされる。セレン化前の前駆体はSe/Cu原子比が約1.89であり、Se/(In+Ga+Cu)原子比が0.92である。前駆体は前駆体フィルムの全体にわたって均一なGa分布を有する。
後セレン化したフィルムの表面付近及びフィルム全体のGa組成をEDS付き走査型XTEMにより測定する。Ga組成はフィルム全体わたって7原子%であり、変化がない(EDS付き走査型XTEMの測定能力、約+/−0.1原子%の範囲内)。フィルムの接着力は切断及び取り扱い時に優れている。後セレン化されたフィルム中の空隙は比較サンプルAとは非常に異なっている。本例の空隙は平均でずっと小さく、サイズ範囲は数nm〜約0.1ミクロンである。空隙はMo−CIGS界面を含め、CIGSフィルム全体にわたって非常に均一に分布している。総空隙含有分は約13%で同様である。Mo−CIGS界面にあるこれらの空隙の百分率は約15%であると見積もられる。
本発明のCIGSフィルムの実施形態の調製
フィルムの全体にわたってSeのレベルが比較的に低く、化学量論量未満のレベルであるCIGSフィルムを製造する。直径が100mmであることを除いて例1で使用したものと類似のCIGS合金ターゲット(ターゲット中にCu、In、Ga及びSeが含まれる)及び比較例Aに使用したものと類似のCIG合金ターゲット(ターゲット中にCu及びIn及びGaが含まれる)の両方を用いてこのフィルム前駆体を堆積する。2つのターゲットを共焦点配置で、室温にて30分間、両方とも100Wで同時にスパッタリングする。CIGSターゲットはCIGターゲットよりも非常にゆっくりとスパッタリングするので、これにより、全体で比較的に低い濃度のSeを有するバルクフィルムとなる。この場合に、ターゲットは直径100mmであり、基材は前駆体堆積前にNb(150nm)及びMo(350nm)により被覆した5×5インチのステンレススチール片である。スパッタリングの間のAr圧は5ミリトルであった。すべての他の条件は例1と同様である。後セレン化前の前駆体のバルク組成をICPにより測定する。総Se/Cu原子比は0.7であり、Se/(In+Ga+Cu)原子比は0.33である。その後、前駆体を例1に記載したのと同様の後セレン化処理に付す。
このフィルムを用いて製造される7%効率の光電池デバイスはVocが350mVであり、量子効率により測定して約1.02eVのバンドギャップを示し、それは比較例Aよりも若干改良されている。
本発明のCIGSフィルムの実施形態の調製
Se−含有前駆体の裏側層の利益を示すために複数層形態を有する前駆体フィルムを調製する。CIGSターゲット(例2に関して使用した同一のCIGSターゲット)を最初に用いて総堆積時間の28%の時間、層を堆積し、残りのフィルムを金属CIG合金ターゲット(例2に関して使用した同一のCIGターゲット)から堆積することにより前駆体を堆積する。堆積の合計時間は46分であり、両方のターゲットでの電力は100Wである。これらの堆積は5ミリトルのガス圧を用いて室温で行う。2つのスパッタ源を共焦点形状で配置し、そして例1及び2と同様のパルス型DCスパッタリング条件及びターゲットから基材までの条件を使用する。基材も例2の基材と同様であり、前駆体堆積前にNb(150nm)及びMo(350nm)により被覆した5×5インチのステンレススチール片である。本例の前駆体を、その後、例1及び2に記載されるのと同様の後セレン化処理に付す。
本発明のCIGSフィルムの実施形態の調製
例2及び3に使用したものと同様の金属CIG合金ターゲットを用いて前駆体フィルムを堆積するが、Arスパッタガスに低濃度のH2SeガスをSe源として添加する。すべての他のスパッタ条件及び後セレン化条件は例2に記載したのと同様である。H2Seガスの濃度は適切には検量済み質量流量コントローラをとおした流量比により測定してArの約5%である。フィルムを室温で35分間堆積する。他の例と同様の技術を用いて測定を行った。後セレン化前の前駆体のバルク組成をICPにより測定する。合計のSe/Cu原子比は1であり、Se/(In+Ga+Cu)原子比は0.48である。
このフィルムを光電池デバイスとし、それは比較サンプルAに対して改良された量子効率及びVoc(開回路電圧)特性を示す。量子効率はより低い波長に向けて有意なシフトを示し、約1.12のバンドギャップを示す。これはバンドギャップ0.98eVを示す量子効率測定値であった比較サンプルAよりも改良されている。8%効率のセルのVocは503mVであり、比較サンプルAでは365mVであることと比較される。これらの改良の両方はCIGSフィルムの光吸収領域内に有意な量のGaが存在するということを支持する。
Claims (15)
- (a)カルコゲン含有光吸収体の前駆体を形成すること、ここで、前記前駆体は化学量論量未満の量の少なくとも1種のカルコゲンを含む、及び、
(b)前記前駆体をカルコゲン化処理に付すこと、
の工程を含む、カルコゲン含有光吸収性組成物の製造方法。 - 工程(b)は前記前駆体のカルコゲン含有分を増加させるのに有効な条件下に前記前駆体をカルコゲンの源と接触させることを含む、請求項1記載の方法。
- 前記前駆体は少なくとも部分的に非晶性である、請求項1又は2記載の方法。
- 工程(a)は前記前駆体の1つ以上の部分に少なくとも1種のカルコゲンを選択的に取り込むことを含み、ここで、前記少なくとも1種のカルコゲンは前記前駆体の少なくとも1つの境界領域中に選択的に取り込まれ、そしてGa及び少なくとも1種のカルコゲンは前記前駆体の1つ以上の部分に選択的に共取り込みされる、請求項1〜3のいずれか1項記載の方法。
- 工程(a)は少なくとも1つのカルコゲン含有ターゲットをスパッタリングし、前記前駆体の少なくとも一部を形成することを含み、及び/又は、工程(a)はカルコゲン含有ガス又は蒸気の存在下に少なくとも1つのターゲットをスパッタリングすることを含む、請求項1〜4のいずれか1項記載の方法。
- 前記前駆体はCu、In及びGaから選ばれる少なくとも2種の金属を含み、そして前記前駆体におけるカルコゲンの累積金属量に対する原子比が約0.01〜0.8の範囲内にある、請求項1〜5のいずれか1項記載の方法。
- 工程(a)は複数の層を含む前駆体を形成し、そして少なくとも1種のカルコゲンは該前駆体の幾つかの層中に取り込まれるが、すべての層には取り込まれず、そしてGaは少なくとも1種のカルコゲンを含む該前駆体の少なくとも1つの層の中に共取り込みされ、該前駆体の少なくとも1つの他の層の中には含まれない、請求項1〜6のいずれか1項記載の方法。
- 前記前駆体は上部及び下部を有し、そして前記前駆体は前記下部の近傍の第一の領域、前記上部の近傍の第二の領域及び前記第一の領域と第二の領域との間に挟まれた少なくとも1つの領域を含み、少なくとも1種のカルコゲンは前記第一の領域及び第二の領域の少なくとも一方に選択的に取り込まれ、挟まれた少なくとも1つの領域中には含まれず、そしてGaは少なくとも1種のカルコゲンをも含む領域の少なくとも1つの中に選択的に共取り込みされる、請求項7記載の方法。
- 請求項1〜8のいずれか1項記載の方法により製造される、光吸収性フィルムを含む光電池デバイス。
- 上部表面及び下部表面を有するカルコゲン含有光吸収性フィルムを含む光電池デバイスであって、前記光吸収性フィルムは、
0.5〜50%の空隙含有分、及び、
少なくとも、前記光吸収性フィルムの下部表面の近傍の第一の境界領域及び/又は前記光吸収性フィルムの上部表面の近傍の第二の境界領域中で、0.1〜60原子%のGaを含み、ここで、原子%Gaは対応する境界領域の総組成物を基準としている、光電池デバイス。 - Gaは前記第一の境界領域及び第二の境界領域中に含まれ、そして前記第一の境界領域と第二の境界領域との間に少なくとも1つの追加の領域を含み、前記追加の領域は前記第一の境界領域及び第二の境界領域と比較して低いGa含有分を含む、請求項10記載の光電池デバイス。
- 前記光吸収性フィルムはCu、In、Ga及びSeを含む成分を取り込んでいる、請求項10又は11記載の光電池デバイス。
- 前記第一の境界領域及び/又は第二の境界領域の少なくとも一方は厚さが約10nm〜約300nmの範囲内であり、そして前記少なくとも1つの境界領域は前記少なくとも1つの境界領域の総組成物を基準として約2〜約10原子%のGaを含む、請求項10、11又は12記載の光電池デバイス。
- 総空隙領域の少なくとも10%を超える領域が、光吸収性フィルムの内側表面にのみ接触しており、かつ、CIGS−Mo界面に接触していない空隙を含む、請求項10〜13のいずれか1項記載の光電池デバイス。
- カルコゲン含有光吸収性材料の前駆体フィルムであって、少なくとも1種のカルコゲンとともに前記前駆体の1つ以上の部分の中に選択的に共取り込まれたGaを、前記部分の総組成物を基準として約0.1〜約60原子%の量で含み、そして前記前駆体は前駆体フィルムの全体の組成物を基準として化学量論量未満の量のカルコゲンを含む、前駆体フィルム。
