태양전지 시장의 성장에 따른 실리콘 원소재 부족 문제로 인하여 박막 태양전지에 대한 관심이 높아지고 있다. 박막 태양전지는 소재에 따라 비정질 또는 결정질 실리콘 박막 태양전지, CIGS계 박막 태양전지, CdTe 박막 태양전지, 염료감응 태양전지 등으로 구분될 수 있다. CIGS계 박막 태양전지의 광흡수층은 CuInSe2로 대표되는 I-III-VI2족 화합물 반도체로 구성되며 직접천이형 에너지 밴드 갭을 가지며, 광흡수계수가 높아서 1~2㎛의 박막으로 고효율의 태양전지 제조가 가능하다.
CIGS계 태양전지의 효율은 비정질 실리콘, CdTe 등 일부 실용화되어 있는 박막 태양전지에 비하여 높을 뿐만 아니라 기존의 다결정 실리콘 태양전지에 근접하는 것으로 알려져 있다. 또한, CIGS계 태양전지는 구성하는 소재가격이 다른 종류의 태양전지 소재에 비해 저렴하고 유연하게 제작할 수 있을 뿐만 아니라 오랜 시간 동안 성능이 약화되지 않는 특성을 가진다.
본 발명의 목적은 제조가 용이하고, 효율이 향상된 태양전지 및 그 제조방법을 제공하는 것이다.
본 발명의 실시예에 따른 태양전지는 기판 상의 금속 전극층, 상기 금속 전극층 상의 광흡수층, 상기 광흡수층 상의, 인듐 갈륨 질화막(InXGa1-XN)을 포함하는 버퍼층 및 상기 버퍼층 상의 투명 전극층을 포함한다.
본 발명의 실시예에 따르면, 상기 인듐 갈륨 질화막(InXGa1-XN)에서 X는 상기 광흡수층으로부터 멀어질수록 작아질 수 있다.
본 발명의 실시예에 따르면, 상기 인듐 갈륨 질화막의 에너지 밴드 갭은 상기 광흡수층의 에너지 밴드 갭과 상기 투명 전극층의 에너지 밴드 갭의 사이값을 가지되, 상기 인듐 갈륨 질화막의 에너지 밴드 갭은 상기 광흡수층으로부터 멀어질수록 커질 수 있다.
본 발명의 다른 실시예에 따른 태양전지는 상기 인듐 갈륨 질화막과 상기 광흡수층 사이에 배치되는 시드층을 더 포함할 수 있다.
본 발명의 다른 실시예에 따르면, 상기 시드층은 인듐 질화막(InN)으로 구성될 수 있다.
본 발명의 실시예에 따르면, 상기 광흡수층은 CuInSe, CuInSe2, CuInGaSe, CuInGaSe2으로 이루어진 그룹으로부터 선택된 어느 하나의 캘코파이라이트(chalcopyrite)계 화합물 반도체를 포함할 수 있다.
본 발명의 실시예에 따른 태양전지의 제조방법은 기판 상에 금속 전극층을 형성하는 것, 상기 금속 전극층 상에 광흡수층을 형성하는 것, 상기 광흡수층 상에, 인듐 갈륨 질화막(InXGa1-XN)을 포함하는 버퍼층을 형성하는 것, 그리고 상기 버퍼층 상에 투명 전극층을 형성하는 것을 포함한다.
본 발명의 일 실시예에 따르면, 상기 버퍼층은 상기 광흡수층과 동일한 방법으로 형성될 수 있다.
본 발명의 일 실시예에 따르면, 상기 버퍼층은 동시 증발법(co-evaporation)으로 형성될 수 있다.
본 발명의 일 실시예에 따르면, 상기 광흡수층은 인듐(In), 구리(Cu), 셀레늄(Se), 갈륨(Ga) 및 질소(N)을 동시에 증발시켜 형성하고, 상기 버퍼층은 인듐, 갈륨 및 질소를 동시에 증발시켜 형성될 수 있다.
본 발명의 일 실시예에 따르면, 상기 인듐 갈륨 질화막(InXGa1-XN)은 상기 광흡수층으로부터 멀어질수록 X가 작아지도록 조성비를 조절하여 형성될 수 있다.
본 발명의 일 실시예에 따르면, 상기 인듐 갈륨 질화막(InXGa1-XN)은 상기 광흡수층으로부터 멀어질수록 에너지 밴드 갭이 증가하도록 형성될 수 있다.
본 발명의 일 실시예에 따른 태양전지의 제조방법은 상기 인듐 갈륨 질화 막(InXGa1 - XN)과 상기 광흡수층 사이에 시드층을 형성하는 것을 더 포함하되, 상기 시드층을 형성하는 것은 셀레늄과 질소를 교대로 증발시켜 상기 광흡수층의 표면을 질소처리하고, 상기 광흡수층 표면의 인듐과 질소를 반응시켜 인듐 질화막(InN)을 형성하는 것을 포함할 수 있다.
본 발명의 일 실시예에 따르면, 상기 버퍼층과 상기 투명 전극층은 동일한 결정구조로 형성될 수 있다.
본 발명의 실시예에 따르면, 상기 기판은 스퍼터링 챔버와 동시증발 챔버를 구비하는 클러스터 장비에 로딩되며, 상기 금속 전극층 및 투명 전극층은 스퍼터링 챔버에서 형성되며, 상기 광흡수층과 상기 버퍼층은 동시증발 챔버에서 형성될 수 있다.
본 발명의 실시예에 따르면, 태양전지의 버퍼층은 인듐 갈륨 질화막으로 구성된다. 상기 인듐 갈륨 질화막은 조성비에 따라 에너지 밴드 갭을 용이하게 조절할 수 있다. 상기 버퍼층과 광흡수층의 계면에서 전도대역의 밴드 오프셋이 감소할 수 있다. 이에 따라, 태양광에 의하여 발생한 전하의 이동이 용이하여, 태양전지의 효율이 증가할 수 있다.
본 발명의 실시예에 따르면, 태양전지의 버퍼층은 동시증발법에 의하여 형성될 수 있다. 상기 버퍼층은 카드뮴 설파이드가 아닌 인듐 갈륨 질화막으로 형성될 수 있다. 따라서, 본 발명의 실시예에 따른 태양전지의 제조방법은 환경 오염을 감 소시킬 수 있으며, 진공 공정으로 일관되게 박막들을 형성할 수 있다.
이하에서는 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자가 본 발명의 기술적 사상을 용이하게 실시할 수 있도록 본 발명의 실시예를 첨부된 도면을 참조하여 설명하기로 한다. 그러나, 본 발명은 여기서 설명되어지는 실시예들에 한정되지 않고 다른 형태로 구체화될 수도 있다. 오히려, 여기서 소개되는 실시예는 개시된 내용이 철저하고 완전해질 수 있도록 그리고 당업자에게 본 발명의 기술적 사상이 충분히 전달될 수 있도록 제공되는 것이다.
도면들에 있어서, 각각의 구성요소는 명확성을 기하기 위하여 과장되게 표현될 수 있다. 명세서 전체에 걸쳐서 동일한 참조번호로 표시된 부분은 동일한 구성요소들을 나타낸다.
한편, 설명의 간략함을 위해 아래에서는 본 발명의 기술적 사상이 적용될 수 있는 몇가지 실시예들을 예시적으로 설명하고, 다양한 변형된 실시예들에 대한 설명은 생략한다. 하지만, 이 분야에 종사하는 통상의 지식을 가진 자는, 상술한 설명 및 예시될 실시예들에 기초하여, 본 발명의 기술적 사상을 다양한 경우들에 대하여 변형하여 적용할 수 있을 것이다.
도 1은 본 발명의 일 실시예에 따른 CIGS계 박막 태양전지를 설명하기 위한 도면이다.
도 1을 참조하면, 기판(100) 상에 금속전극층(110)이 배치된다. 상기 기판(100)은 소다회 유리(sodalime glass) 기판일 수 있다. 상기 소다회 유리 기판은 상대적으로 값싼 기판 재료로 알려져 있다. 또한, 상기 소다회 유리 기판의 나트륨이 광흡수층으로 확산되어, CIGS계 박막 태양전지의 광전압 특성을 향상시킬 수 있다. 이와 다르게, 상기 기판(100)은 알루미나와 같은 세라믹 기판, 스테인리스 강판, 구리 테이프 등의 금속 기판 또는 고분자(poly) 필름일 수 있다.
상기 금속전극층(110)은 비저항이 낮으며, 열팽창계수의 차이로 인하여 박리현상이 일어나지 않도록 유리 기판에 대한 점착성이 우수한 것이 바람직하다. 구체적으로, 상기 금속전극층(110)은 몰리브데늄(Molybdenum)으로 구성될 수 있다. 몰리브데늄은 높은 전기전도도, 다른 박막과의 오믹 접합(ohmic contact) 형성 특성, 셀레늄(Se) 분위기 하에서 고온 안정성을 가질 수 있다.
상기 금속전극층(110) 상에 광흡수층(120)이 배치된다. 상기 광흡수층(120)은 CuInSe, CuInSe2, CuInGaSe, CuInGaSe2으로 이루어진 그룹으로부터 선택된 어느 하나의 캘코파이라이트(chalcopyrite)계 화합물 반도체를 포함할 수 있다.
상기 광흡수층(120) 상에, 인듐 갈륨 질화막(InXGa1-XN)을 포함하는 버퍼층(130)이 배치된다. 여기서, X는 0보다 크고, 1보다 작을 수 있다. 상기 버퍼층(130) 상에 투명 전극층(140)이 배치된다. 상기 버퍼층(130)의 에너지 밴드 갭(energy band gap)은 상기 광흡수층(120)의 밴드 갭보다는 크고, 상기 투명 전극층(140)의 밴드 갭보다 작아야 한다. 상기 버퍼층(130)의 에너지 밴드 갭은 인듐 갈륨 질화막(InXGa1-XN)의 조성비에 따라 달라질 수 있다. 즉, 상기 인듐 갈륨 질화막(InXGa1 - XN)에서 X가 작아질수록(갈륨의 증가) 에너지 밴드 갭은 증가할 수 있다.
본 발명의 실시예에 따르면, 상기 인듐 갈륨 질화막(InXGa1-XN)은 상기 광흡수층(120)으로부터 멀어질수록(또는 상기 투명 전극층(140)에 가까워질수록) 갈륨의 조성비가 점차적으로 증가할 수 있다. 이에 따라, 상기 인듐 갈륨 질화막(InXGa1 - XN)의 에너지 밴드 갭은 상기 광흡수층(120)으로부터 멀어질수록 점진적으로 커질 수 있다.
상기 광흡수층(120)에 인접하는 인듐 갈륨 질화막의 에너지 밴드 갭이 상대적으로 작기 때문에, 상기 광흡수층(120)과 상기 버퍼층(130)의 계면에 존재하는 밴드-오프셋(band-offset)이 감소할 수 있다. 따라서, 태양광에 의하여 발생한 전하의 이동이 용이하여, 태양전지의 효율이 증가할 수 있다.
또한, 상기 버퍼층(130)은 상기 광흡수층(120)과 투명 전극층(140)의 격자상수가 다르기 때문에 양호한 접합을 위하여 제공된다. 상기 버퍼층(130)은 상기 투명 전극층(140)과 동일한 결정구조를 가질 수 있다. 예를 들면, 상기 버퍼층(130)과 상기 투명 전극층(140)은 우르차이트(wurtzite) 결정구조를 가질 수 있다.
상기 투명 전극층(140)은 광투과율이 높고 전기전도성이 양호한 물질일 수 있다. 예를 들면, 상기 투명 전극층(140)은 아연 산화막(ZnO)일 수 있다. 상기 아연 산화막(ZnO)은 약 3.2eV의 밴드 갭을 가지며, 약 80% 이상의 높은 광투과율을 가질 수 있다. 상기 아연 산화막(ZnO)은 알루미늄 또는 붕소 등이 도핑되어 낮은 저항값을 가질 수 있다. 이와 다르게, 상기 투명 전극층(140)은 전기광학적 특성이 뛰어난 ITO(Indium Tin Oxide) 박막을 더 포함할 수 있다.
상기 투명 전극층(140) 상에 반사방지막(150)이 배치된다. 상기 반사방지막(150)은 태양전지에 입사되는 태양광의 반사 손실을 감소시킬 수 있다. 상기 반사방지막(150)에 의하여 태양전지의 효율이 향상될 수 있다. 상기 투명 전극층(150)에 접촉하는 그리드(grid) 전극(미도시)이 배치될 수 있다. 상기 그리드 전극은 태양전지 표면에서의 전류를 수집하기 위한 것이다. 상기 그리드 전극은 알루미늄 등의 금속일 수 있다. 상기 그리드 전극이 차지하는 부분은 태양광이 입사되지 않기 때문에, 그 부분을 최소화할 필요가 있다.
도 2는 본 발명의 실시예에 따른 태양전지의 에너지 밴드 다이어그램을 설명하기 위한 그래프이다.
도 2는 본 발명의 실시예에 따라 광흡수층(120)이 Cu(In, Ga)Se2 이고, 버퍼층(130)이 InXGa1 - XN 이고, 투명전극층(140)이 ZnO막인 경우이다. 상기 광흡수층(120)과 상기 투명전극층(140)은 p-n접합을 형성한다. 상기 광흡수층(120)은 에너지 밴드 갭이 약 1.2eV이고, 상기 투명전극층(140)의 에너지 밴드 갭이 약 3.2eV이다. 상기 버퍼층(130)의 에너지 밴드 갭은 1.2~3.2eV 일 수 있다.
상기 버퍼층(130)은 상기 광흡수층(120)으로부터 멀어질수록 에너지 밴드 갭이 점차적으로 커질 수 있다. 상기 광흡수층(120)에 인접한 버퍼층(130) 부분이 상기 투명전극층(140)에 인접한 버퍼층(130) 부분보다 작은 에너지 밴드 갭은 가질 수 있다. 따라서, 상기 광흡수층(120)과 상기 버퍼층(130) 계면에서, 전도대역의 밴드 오프셋(ΔEc)이 감소할 수 있다. 따라서, 태양광에 의하여 발생한 전하의 이 동이 용이하여, 태양전지의 효율이 증가할 수 있다.
도 2에서, 상기 버퍼층(130)의 에너지 밴드 갭 또는 전도 대역이 점차적으로 변경되도록 도시되지 않았지만, InXGa1 - XN 박막의 조성비에 따라 에너지 밴드 갭이 변할 수 있음(또는, 전도대역의 밴드 오프셋(ΔEc)이 감소)은 당업자가 이해할 수 있을 것이다.
도 3은 본 발명의 비교예에 따른 태양전지의 에너지 밴드 다이어그램을 설명하기 위한 그래프이다. 본 발명의 비교예에서, 광흡수층(120)은 Cu(In, Ga)Se2 이고, 버퍼층(130a)이 CdS이고, 투명전극층(140)이 ZnO막인 경우이다.
상기 버퍼층(130a)인 CdS는 에너지 밴드 갭이 약 2.4eV로서 일정한 값을 가질 수 있다. 상기 버퍼층(130a)과 광흡수층(120)의 계면에서 전도 대역의 밴드 오프셋(ΔEc)이 약 1.2eV 정도이다. 태양광에 의하여 상기 광흡수층(120)에서 발생한 전하가 1.2eV 정도의 밴드 오프셋을 용이하게 이동하는 것이 어려울 수 있다. 특히, 장파장 영역의 태양광에 의하여 생성된 전하는 그 자체의 에너지가 작기 때문에 위와 같은 밴드 오프셋을 이동하기 어려울 수 있다. 따라서, 상기 CdS로 구성된 버퍼층(130a)을 포함하는 태양전지는 그 효율이 본 발명의 실시예에 비하여 감소할 수 있다.
도 4는 본 발명의 다른 실시예에 따른 CIGS계 박막 태양전지를 설명하기 위한 도면이다.
도 4를 참조하면, 기판(100) 상에 금속전극층(110)이 배치된다. 상기 기 판(100)은 소다회 유리(sodalime glass) 기판일 수 있다. 상기 소다회 유리 기판은 상대적으로 값싼 기판 재료로 알려져 있다. 또한, 상기 소다회 유리 기판의 나트륨이 아래에서 설명될 광흡수층으로 확산되어, CIGS계 박막 태양전지의 광전압 특성을 향상시킬 수 있다. 이와 다르게, 상기 기판(100)은 알루미나와 같은 세라믹 기판, 스테인리스 강판, 구리 테이프 등의 금속 기판 또는 고분자(poly) 필름일 수 있다.

상기 광흡수층(120) 상에, 인듐 갈륨 질화막(InXGa1-XN)을 포함하는 버퍼층(130)이 배치된다. 여기서, X는 0보다 크고, 1보다 작을 수 있다. 상기 버퍼층(130) 상에 투명 전극층(140)이 배치된다.
상기 버퍼층(130)과 상기 광흡수층(120) 사이에 시드층(125)이 배치될 수 있다. 상기 시드층(125)은 인듐 질화막(InN)일 수 있다. 상기 시드층(125)은 상기 광 흡수층(120) 상에 상기 버퍼층(130)이 연속적으로 증착되는 것을 보조할 수 있다. 상기 시드층(125)은 상기 광흡수층(120)과 상기 버퍼층(130)이 서로 다른 결정구조를 가질 경우 양호한 접합에 기여할 수 있다.
상기 버퍼층(130)의 에너지 밴드 갭(energy band gap)은 상기 광흡수층(120)의 밴드 갭보다는 크고, 상기 투명 전극층(140)의 밴드 갭보다 작아야 한다. 상기 버퍼층(130)의 에너지 밴드 갭은 인듐 갈륨 질화막(InXGa1-XN)의 조성비에 따라 달라질 수 있다. 즉, 상기 인듐 갈륨 질화막(InXGa1 - XN)에서 X가 작아질수록(갈륨의 증가) 에너지 밴드 갭은 증가할 수 있다.
본 발명의 다른 실시예에 따르면, 상기 인듐 갈륨 질화막(InXGa1-XN)은 상기 광흡수층(120)으로부터 멀어질수록(또는 상기 투명 전극층(140)에 가까워질수록) 갈륨의 조성비가 점차적으로 증가할 수 있다. 이에 따라, 상기 인듐 갈륨 질화막(InXGa1 - XN)의 에너지 밴드 갭은 상기 광흡수층(120)으로부터 멀어질수록 점진적으로 커질 수 있다.
상기 광흡수층(120)에 인접하는 인듐 갈륨 질화막의 에너지 밴드 갭이 상대적으로 작기 때문에, 상기 광흡수층(120)과 상기 버퍼층(130)의 계면에 존재하는 밴드-오프셋(band-offset)이 감소할 수 있다. 따라서, 태양광에 의하여 발생한 전하의 이동이 용이하여, 태양전지의 효율이 증가할 수 있다.

본 발명의 다른 실시예에 따르면, 상기 시드층(125)은 상기 버퍼층(130)과 상기 광흡수층(120)의 양호한 접합에 기여할 수 있다. 또한, 상기 버퍼층(125)은 에너지 밴드 갭이 점차적으로 증가하여 태양전지의 효율을 향상시킬 수 있다.
도 5은 본 발명의 실시예에 따른 태양전지의 제조방법을 설명하기 위한 순서도이다.
도 1 및 5를 참조하면, 기판(100) 상에 금속전극층(110)이 형성된다(S10). 상기 기판(100)은 소다회 유리(sodalime glass) 기판, 알루미나와 같은 세라믹 기판, 스테인리스 강판, 구리 테이프 등의 금속 기판 또는 고분자(poly) 필름 중 어느 하나로 형성될 수 있다. 본 발명의 실시예에 따르면, 상기 기판(100)은 소다회 유리(sodalime glass)로 형성될 수 있다.
상기 금속전극층(110)은 스퍼터링 방법 또는 전자빔 증착방법으로 형성될 수 있다. 상기 금속전극층(110)은 비저항이 낮으며, 열팽창계수의 차이로 인하여 박리현상이 일어나지 않도록 유리 기판에 대한 점착성이 우수한 물질로 형성하는 것이 바람직하다. 구체적으로, 상기 금속전극층(110)은 몰리브데늄(Molybdenum)으로 구성될 수 있다. 몰리브데늄은 높은 전기전도도, 다른 박막과의 오믹 접합(ohmic contact) 형성 특성, 셀레늄(Se) 분위기 하에서 고온 안정성을 가질 수 있다. 상기 금속전극층(110)은 0.5~1㎛의 두께로 형성될 수 있다.
상기 금속전극층(110) 상에 광흡수층(120)이 형성된다(S20). 상기 광흡수층(120)은CuInSe, CuInSe, CuInse2, CuInGaSe, CuInGaSe2으로 이루어진 그룹으로부터 선택된 어느 하나의 캘코파이라이트(chalcopyrite)계 화합물 반도체로 형성될 수 있다. 이러한 화합물 반도체는 CIGS계 박막으로 통칭될 수 있다.
상기 광흡수층(120)은 동시증발법(co-evaporation)으로 형성될 수 있다. 상기 광흡수층(120)은 인듐(In), 구리(Cu), 셀레늄(Se), 갈륨(Ga) 및 질소(N)을 동시에 증발시켜 형성할 수 있다. 구체적으로, 상기 CIGS계 박막은 인듐 증발 원(effusion cell), 구리 증발원, 갈륨 증발원, 셀레늄 증발원 및 질소 증착원(cracker)을 이용하여 증착될 수 있다. 예를 들면, 인듐 증발원은 In2Se3이고, 구리 증발원은 Cu2Se, 갈륨 증발원은 Ga2Se3, 셀레늄 증발원은 Se일 수 있다. 상기 증발원은 고순도의 재료, 예를 들면 99.99% 이상일 수 있다. 상기 광흡수층(120)을 형성할 때, 상기 기판(100)의 온도는 300~600℃일 수 있다. 상기 광흡수층(120)은 1~3㎛의 두께로 형성될 수 있다. 상기 광흡수층(120)은 단일층 또는 다층 구조로 형성될 수 있다.
상기 광흡수층(120) 상에 인듐 갈륨 질화막(InXGa1-XN)을 포함하는 버퍼층(130)이 형성된다(S30). 여기서, X는 0보다 크고, 1보다 작을 수 있다. 상기 버퍼층(130)은 상기 광흡수층(120)과 동일한 방법으로 형성될 수 있다. 상기 버퍼층(130)과 상기 광흡수층(120)은 동시 증발법(co-evaporation)으로 형성될 수 있다. 상기 버퍼층(130)은 인듐, 갈륨 및 질소를 동시에 증발시켜 인듐 갈륨 질화막(InXGa1 - XN)으로 형성될 수 있다. 상기 인듐 갈륨 질화막은 증착 온도를 300~600℃로 유지하면서 갈륨, 인듐 및 질소의 비율을 조절하여 형성될 수 있다. 상기 버퍼층(130)은 10~1000Å의 두께로 형성될 수 있다.
이와 다르게, 상기 버퍼층(130)은 원자층 증착(Atomic Layer Deposition) 방법, 화학 기상 증착(Chemical Vapor Deposition) 방법 또는 스퍼터링(sputtering) 방법으로 형성될 수 있다.
상기 버퍼층(130)이 카드뮴 설파이드(CdS) 박막로 형성되는 경우, 상기 CdS 박막은 화학조증착법(Chemical Bath Deposition: CBD)으로 형성될 수 있다. 이 경우, 다음과 같은 문제점이 발생할 수 있다.
상기 화학조증착법은 용액을 혼합하는 습식공정으로 인하여 박막 형성의 재현성이 어려우며, 용액 농도 변화에 따른 박막의 특성 변화가 초래될 수 있다. 또한, 독성물질인 카드뮴(Cd)의 사용으로 인한 환경오염 및 공정 진행에 어려움이 발생할 수 있다. 상기 화학조증착법은 진공 공정을 이용하여 증착하는 상기 광흡수층(120) 및 투명전극층 형성 공정과 일관 공정으로 구현될 수 없다. 상기 화학조증착법은 100℃ 부근의 저온반응을 이용하므로 후속 고온공정에서 기형성된 박막이 손상될 수 있다. 본 발명의 실시예에 따른 버퍼층(130)의 형성방법은 이러한 화학조증착법의 문제점을 극복할 수 있다.
도 4에서 설명된 것처럼, 상기 버퍼층(130)과 상기 광흡수층(120) 사이에 시드층(125)이 형성될 수 있다. 상기 시드층(125)은 인듐 질화막(InN)으로 형성될 수 있다. 상기 시드층(125)을 형성하는 것은 셀레늄과 질소를 교대로 증발시켜 상기 광흡수층(120)의 표면을 질소처리하고, 상기 광흡수층(120)의 표면의 인듐과 질소를 반응시겨 인듐 질화막(InN)을 형성하는 것을 포함할 수 있다. 상기 셀레늄(Se)과 질소는 증착 온도를 300~600℃로 유지하면서 교대로 증발시킬 수 있다. 셀레늄 분위기로부터 질소 분위기로 전환하여 유지하는 시간은 0~60 min 범위로 조절될 수 있다.
상기 시드층(125)은 상기 광흡수층(120) 상에 상기 버퍼층(130)이 연속적으로 증착되는 것을 보조할 수 있다. 상기 시드층(125)은 상기 광흡수층(120)과 상기 버퍼층(130)이 서로 다른 결정구조를 가질 경우 양호한 접합에 기여할 수 있다.
상기 버퍼층(130)의 에너지 밴드 갭(energy band gap)은 상기 광흡수층(120)의 밴드 갭보다는 크고, 상기 투명 전극층(140)의 밴드 갭보다 작아야 한다. 상기 버퍼층(130)의 에너지 밴드 갭은 인듐 갈륨 질화막(InXGa1-XN)의 조성비에 따라 달라질 수 있다. 즉, 상기 인듐 갈륨 질화막(InXGa1 - XN)에서 X가 작아질수록(갈륨의 증가) 에너지 밴드 갭은 증가할 수 있다.
본 발명의 실시예에 따르면, 상기 인듐 갈륨 질화막(InXGa1-XN)은 상기 광흡수층(120)으로부터 멀어질수록(또는 상기 투명 전극층(140)에 가까워질수록) 갈륨의 조성비가 점차적으로 증가할 수 있다. 이에 따라, 상기 인듐 갈륨 질화막(InXGa1 - XN)은 에너지 밴드 갭이 상기 광흡수층(120)으로부터 멀어질수록 점진적으로 커지도록 형성될 수 있다.
상기 광흡수층(120)에 인접하는 인듐 갈륨 질화막의 에너지 밴드 갭이 상대적으로 작기 때문에, 상기 광흡수층(120)과 상기 버퍼층(130)의 계면에 존재하는 밴드-오프셋(band-offset)이 감소할 수 있다. 따라서, 태양광에 의하여 발생한 전하의 이동이 용이하여, 태양전지의 효율이 증가할 수 있다.
상기 버퍼층(130) 상에 투명 전극층(140)이 형성된다(S40). 상기 투명 전극층(140)은 광투과율이 높고 전기전도성이 양호한 물질로 형성될 수 있다. 예를 들면, 상기 투명 전극층(140)은 아연 산화막(ZnO)으로 형성될 수 있다. 상기 아연 산화막(ZnO)은 약 3.2eV의 밴드 갭을 가지며, 약 80% 이상의 높은 광투과율을 가질 수 있다. 상기 아연 산화막(ZnO)은 알루미늄 또는 붕소 등이 도핑되어 낮은 저항값을 갖도록 형성될 수 있다. 이와 다르게, 상기 투명 전극층(140)은 전기광학적 특성이 뛰어난 ITO(Indium Tin Oxide) 박막을 더 포함할 수 있다.
또한, 상기 버퍼층(130)은 상기 광흡수층(120)과 투명 전극층(140)의 격자상수가 다르기 때문에 양호한 접합을 위하여 형성될 수 있다. 상기 버퍼층(130)은 상기 투명 전극층(140)과 동일한 결정구조로 형성될 수 있다. 예를 들면, 상기 버퍼층(130)과 상기 투명 전극층(140)은 우르차이트(wurtzite) 결정구조로 형성될 수 있다.
상기 투명 전극층(140) 상에 반사방지막(150)이 형성된다. 상기 반사방지막(150)은 태양전지에 입사되는 태양광의 반사 손실을 감소시킬 수 있다. 상기 반사방지막(150)에 의하여 태양전지의 효율이 향상될 수 있다. 상기 투명 전극층(150)에 접촉하는 그리드(grid) 전극(미도시)이 배치될 수 있다. 상기 그리드 전극은 태양전지 표면에서의 전류를 수집하기 위한 것이다. 상기 그리드 전극은 알루미늄 등의 금속일 수 있다. 상기 그리드 전극이 차지하는 부분은 태양광이 입사되지 않기 때문에, 그 부분을 최소화할 필요가 있다.
도 6은 본 발명의 실시예에 따른 태양전지의 제조방법에 사용되는 동시증발 장치에 대한 개략도이다.
도 6을 참조하면, 동시증발장치(200)는 챔버 내에 기판을 고정하는 기판 홀더(230), 기판을 가열하는 히터(220) 및 기판을 회전시키는 회전 모터(210)를 포함할 수 있다. 또한, 동시증발장치(200)는 구리(Cu) 증착원(effusion cell, 260), 인 듐(In) 증착원(270), 갈륨(Ga) 증착원(280), 셀레늄(Se) 증착원(290) 및 질소(N) 증착원(cracker, 250)를 포함한다.
본 발명의 실시예에 따른 광흡수층(120, 도 1 참조)은 구리, 인듐, 갈륨, 셀레늄, 질소를 동시에 증발시켜 형성되며, 버퍼층(130, 도 1 참조)은 인듐, 갈륨, 질소를 동시에 증발시켜 형성될 수 있다.
도 7은 본 발명의 실시예에 따른 태양전지의 제조방법에 사용되는 클러스터 장비에 대한 개략도이다.
도 7을 참조하면, 클러스터 장비(300)는 로드락 챔버(loadlock chamber, 310), 트랜스퍼 챔버(transfer chamber, 320), 쿨다운 챔버(cool down chamber, 330) 및 공정 챔버들을 포함한다. 상기 트랜스퍼 챔버(320)는 내부에 기판을 이송하기 위한 이송 장치를 포함한다. 상기 이송 장치는 공정 챔버들과 로드락 챔버(310) 상호간에 기판을 반입 및 반출시킬 수 있다. 상기 쿨 다운 챔버(330)는 증착 공정에서 올라간 온도를 내려줄 수 있다. 상기 공정 챔버들은 스퍼터링 챔버(340), 동시증발 챔버(350), 원자층증착 챔버(360) 및 화학기상증착 챔버(370) 등을 포함할 수 있다.
도 1을 다시 참조하면, 본 발명의 실시예에 따른 금속전극층(110), 광흡수층(120), 버퍼층(130) 및 투명전극층(140)은 진공 상태를 유지하면서 형성될 수 있다. 기판(100)이 스퍼터링 챔버(340)와 동시증발 챔버(350)를 구비하는 클러스터 장비에 로딩될 수 있다. 상기 금속전극층(110) 및 투명 전극층(140)은 스퍼터링 챔버(340)에서 형성될 수 있다. 상기 광흡수층(120) 및 버퍼층(130)은 동시증발 챔 버(350)에서 형성될 수 있다. 이에 의하여, 금속전극층(110), 광흡수층(120), 버퍼층(130) 및 투명전극층(140)은 진공 상태에서 일관된 공정으로 형성될 수 있다. 본 발명의 실시예에 따른 태양전지는 제조공정의 단순화로 인하여 수율이 증가되고, 제조비용이 감소할 수 있다. 또한, 태양전지에 사용되는 박막 특성이 향상될 수 있다.
이와 다르게, 본 발명의 다른 실시예에 따르면, 상기 버퍼층(130)은 스퍼터링 챔버(340), 원자층증착 챔버(360) 또는 화학기상증착 챔버(370)에서 형성될 수 있다. 이러한 공정에 의하여도 진공 상태에서 일관된 공정으로 형성될 수 있으므로, 태양전지는 제조공정의 단순화로 인하여 수율이 증가되고, 제조비용이 감소할 수 있다.
도 1은 본 발명의 일 실시예에 따른 CIGS계 박막 태양전지를 설명하기 위한 도면이다.
도 2는 본 발명의 실시예에 따른 태양전지의 에너지 밴드 다이어그램을 설명하기 위한 그래프이다.
도 3은 본 발명의 비교예에 따른 태양전지의 에너지 밴드 다이어그램을 설명하기 위한 그래프이다.
도 4는 본 발명의 다른 실시예에 따른 CIGS계 박막 태양전지를 설명하기 위한 도면이다.
도 5은 본 발명의 실시예에 따른 태양전지의 제조방법을 설명하기 위한 순서도이다.
도 6은 본 발명의 실시예에 따른 태양전지의 제조방법에 사용되는 동시증발 장치에 대한 개략도이다.
도 7은 본 발명의 실시예에 따른 태양전지의 제조방법에 사용되는 클러스터 장비에 대한 개략도이다.
Claims (15)
- 기판 상의 금속 전극층;상기 금속 전극층 상의 광흡수층;상기 광흡수층 상의, 인듐 갈륨 질화막(InXGa1 - XN, 0<X<1)을 포함하는 버퍼층; 및상기 버퍼층 상의 투명 전극층을 포함하는 태양전지.
- 청구항 1에 있어서,상기 인듐 갈륨 질화막(InXGa1-XN)에서 X는 상기 광흡수층으로부터 멀어질수록 작아지는 태양전지.
- 청구항 1에 있어서,상기 인듐 갈륨 질화막의 에너지 밴드 갭은 상기 광흡수층의 에너지 밴드 갭과 상기 투명 전극층의 에너지 밴드 갭의 사이값을 가지되,상기 인듐 갈륨 질화막의 에너지 밴드 갭은 상기 광흡수층으로부터 멀어질수록 커지는 태양전지.
- 청구항 1에 있어서,상기 버퍼층과 상기 광흡수층 사이에 배치되는 시드층을 더 포함하는 태양전지.
- 청구항 4에 있어서,상기 시드층은 인듐 질화막(InN)으로 구성되는 태양전지.
- 청구항 1에 있어서,상기 광흡수층은 CuInSe, CuInSe2, CuInGaSe, CuInGaSe2으로 이루어진 그룹으로부터 선택된 어느 하나의 캘코파이라이트(chalcopyrite)계 화합물 반도체를 포함하는 태양전지.
- 기판 상에 금속 전극층을 형성하는 것;상기 금속 전극층 상에 광흡수층을 형성하는 것;상기 광흡수층 상에, 인듐 갈륨 질화막(InXGa1 - XN, 0<X<1)을 포함하는 버퍼층을 형성하는 것; 그리고상기 버퍼층 상에 투명 전극층을 형성하는 것을 포함하는 태양전지의 제조방법.
- 청구항 7에 있어서,상기 버퍼층은 상기 광흡수층과 동일한 방법으로 형성되는 태양전지의 제조방법.
- 청구항 7에 있어서,상기 버퍼층은 동시 증발법(co-evaporation)으로 형성되는 태양전지의 제조방법.
- 청구항 9에 있어서,상기 광흡수층은 인듐(In), 구리(Cu), 셀레늄(Se), 갈륨(Ga) 및 질소(N)을 동시에 증발시켜 형성하고, 상기 버퍼층은 인듐, 갈륨 및 질소를 동시에 증발시켜 형성되는 태양전지의 제조방법.
- 청구항 7에 있어서,상기 인듐 갈륨 질화막(InXGa1-XN)은 상기 광흡수층으로부터 멀어질수록 X가 작아지도록 조성비를 조절하여 형성되는 태양전지의 제조방법.
- 청구항 7에 있어서,상기 인듐 갈륨 질화막(InXGa1-XN)은 상기 광흡수층으로부터 멀어질수록 에너지 밴드 갭이 증가하도록 형성되는 태양전지의 제조방법.
- 청구항 7에 있어서,상기 인듐 갈륨 질화막(InXGa1-XN)과 상기 광흡수층 사이에 시드층을 형성하는 것을 더 포함하되,상기 시드층을 형성하는 것은 셀레늄과 질소를 교대로 증발시켜 상기 광흡수층의 표면을 질소처리하고, 상기 광흡수층 표면의 인듐과 질소를 반응시켜 인듐 질화막(InN)을 형성하는 것을 포함하는 태양전지의 제조방법.
- 청구항 7에 있어서,상기 버퍼층과 상기 투명 전극층은 동일한 결정구조로 형성되는 태양전지의 제조방법.
- 청구항 7에 있어서,상기 기판은 스퍼터링 챔버와 동시증발 챔버를 구비하는 클러스터 장비에 로딩되며,상기 금속 전극층 및 투명 전극층은 스퍼터링 챔버에서 형성되며, 상기 광흡수층과 상기 버퍼층은 동시증발 챔버에서 형성되는 태양전지의 제조방법.
