Abstract
본 발명은 CIGS 박막 태양전지의 제조방법 및 이의 방법으로 제조된 CIGS 박막 태양전지에 관한 것으로, 상세하게는 금속전극이 증착된 기판상에 안티몬(Sb)층을 형성하는 단계; 상기 안티몬(Sb)층 상에 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층을 포함하는 제1 박막층을 형성하는 단계; 상기 제1 박막층 상에 셀레늄(Se) 및 황(S) 금속 전구체 중 적어도 1종을 포함하는 제2 박막층을 형성하는 단계; 및 상기 형성된 안티몬(Sb) 층, 제1 박막층 및 제2 박막층을 열처리하여 갈륨(Ga)이 균일하게 분포된 CIGS 흡수층을 형성하는 단계;를 포함하는 CIGS 박막 태양전지의 제조방법에 관한 것이다.
Description
본 발명은 CIGS 박막 태양전지의 제조방법 및 이의 방법으로 제조된 CIGS 박막 태양전지에 관한 것이다.
태양전지 기술은 근래에 심각한 환경오염 문제와 화석 에너지 고갈로 인한 문제를 해결하기 위해, 친환경적인 신 재생 에너지 기술로 주목받고 있다.
태양전지는 태양으로부터 빛 에너지를 전기 에너지로 전환시키는 장치로서, 공해가 적고, 자원이 무한적이며 반영구적인 수명을 가지고 있어 미래 에너지 문제를 해결할 수 있는 에너지원으로 가장 주목받고 있다.
그 중에서도 박막형 태양전지는 얇은 두께로 제작되므로 재료의 소모량을 절감시킬 수 있고, 무게가 가볍기 때문에 활용범위가 넓다.
종래의 박막형 태양전지의 종류에는 크게 구리(Cu), 아연(Zn), 주석(Sn), 셀레늄(Se)을 사용한 Cu(In,Ga)Se 또는 Cu(In,Ga)S의 CIGS 박막형 태양전지와, 카드뮴(Cd), 텔루륨(Te)를 사용한 CdTe 박막형 태양전지가 널리 사용되고 있으며, 근래에는 구리(Cu), 아연(Zn), 주석(Sn) 과 VI족 원소인 황(S) 또는 셀레늄(Se)을 사용하여 제조하는 Cu2ZnSnS4/ Cu2ZnSnSe4 (CZTS계) 박막형 태양전지가 있다.
CIGS 박막형 태양전지는 박막 태양전지 중에서 효율이 가장 높고, 잠재력이 높은 물질로 향후 3~4년 내 다결정 태양전지와 유사한 효율을 달성할 수 있을 것으로 보이며, 이러한 효율 특성과 박막이 가진 저가격, 우수한 발전 성능을 바탕으로 향후 기존의 결정질 태양전지를 대체할 후보 물질로 전망된다.
CIGS계 박막형 태양전지의 가장 큰 장점은 높은 광흡수율이다(α > 105 cm-1). 이는 Eg = 1.0 eV 영역에서 결정질 실리콘 대비 약 100배 이상의 큰 광흡수 특성을 보이고 있고, 흡수층 박막 내부의 Ga 함유량 제어를 통해 에너지 밴드갭을 손쉽게 제어할 수 있는 장점이 있다.
그런데 이러한 CIGS 박막과 같은 4원계 화합물의 제조는 그 조성뿐만 아니라 온도, 시간 등에 의해서도 크게 변하기 때문에 엄밀한 공정 제어가 필수적인데, 먼저, 스퍼터링(Sputtering) 또는 진공 증착(Vacuum Evaporation)등의 물리기상증착법(PVD: Physical Vapor Deposition)이나, 나노입자를 스프레잉(Spraying)이나 프린팅(Printing)에 의해 코팅하는 방법을 통해 CIGS 박막을 증착 형성한다.
이러한 CIGS 박막은 CIGS 태양전지의 광흡수층으로 사용되어 높은 광효율을 발휘하기 위하여, Ga 원소가 흡수층 내부에 고르게 분포시키고, 셀레늄(Se)의 막 밀도를 증가시키며, 그레인(Grain)을 더욱 성장시키기 위한 별도의 열처리 단계를 거치게 된다.
이와 관련된 종래의 기술로, 대한민국 공개특허 제10-2009-0100692호에서는 중온(300~400℃), 저온(50~300℃), 고온(400~600℃)의 3단계 열처리에 의한 CIGS 박막 제조 방법 및 CIGS 태양전지가 개시된 바 있다.
한편, 현재 세계 태양전지 시장은 기존의 유리기반 기판 형태를 벗어나 BIPV(Building Integrated PV), BAPV(Building Applied PV), VIPV(Vehicle Integrated PV) 같은 다양한 응용분야의 확대를 위해 응용분야가 한정적인 기존의 글라스 기반의 기판 소재를 벗어나 여러 소재의 기판을 사용한 연구가 진행되고 있다.
플렉서블 (Flexible) 기판 기반 태양전지 기술은 혁신적인 제조단가 감소를 이룩할 차세대 분야로 인식되고 있으며, Roll to Roll(R2R) 공정을 통해 양산화를 가능하게 하며 기존의 결정질 실리콘 박막 태양전지보다 제조단가가 낮고 여타 박막 태양전지에 비해서는 효율이 높아지는 장점이 있다.
플렉서블 기판으로 가장 유력한 소재는 금속과 고분자이며, 플렉서블 기판을 선택하는데 있어서 우선적인 기준은 소다라임유리와 유사한 열팽창계수 (5~12 x 10-6/K), 높은 내열성 (T>400 ℃), (특히 Se에 대한) 높은 내화학성, R2R 공정 적합성, 비용의 적합성 등이 있다.
하지만, 이러한 플렉서블 기판을 사용하기 위해서는, 종래에 사용되는 550 ℃ 이상의 고온 열처리 조건이 적합하지 않기 때문에 보다 저온에서 열처리하는 공정 개발이 필요하다.
본 발명의 목적은
CIGS 박막 태양전지의 제조방법 및 이의 방법으로 제조된 CIGS 박막 태양전지를 제공하는 데 있다.
상기 목적을 달성하기 위해,
본 발명은
금속전극이 증착된 기판상에 안티몬(Sb)층을 형성하는 단계;
상기 안티몬(Sb)층 상에 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층을 포함하는 제1 박막층을 형성하는 단계;
상기 제1 박막층 상에 셀레늄(Se) 또는 황(S) 금속 전구체층 및 셀레늄(Se) 또는 황(S)을 포함하는 화합물층 중 적어도 1종을 포함하는 제2 박막층을 형성하는 단계; 및
상기 형성된 안티몬(Sb) 층, 제1 박막층 및 제2 박막층을 열처리하여 갈륨(Ga)이 균일하게 분포된 CIGS 흡수층을 형성하는 단계;를 포함하는 CIGS 박막 태양전지의 제조방법을 제공한다.
또한, 본 발명은
기판;
상기 기판상에 형성된 제1 금속전극;
상기 제1 금속전극 상에 형성되며, 안티몬(Sb)을 포함하는 CIGS 흡수층; 및
상기 CIGS 흡수층 상에 형성된 제2 금속전극;을 포함하는 CIGS 박막 태양전지를 제공한다.
본 발명의 제조방법으로 제조된 CIGS 박막 태양전지는 CIGS 흡수층 내부에 갈륨(Ga)이 고르게 분포되어 있어, 흡수층의 밴드갭 제어에 용이하고, CIGS 흡수층 및 금속 전극층의 계면 접합특성이 우수하여 태양전지 소자의 특성이 현저히 향상되는 효과가 있다.
또한, 본 발명의 제조방법은 CIGS 흡수층을 350℃ 내지 450℃의 저온에서 제조할 수 있어 플렉서블 (Flexible) 기판상에 형성할 수 있으며, 이로 인해, 성능이 우수한 CIGS 박막 태양전지를 저가에 제조할 수 있는 장점이 있다.

이하, 첨부된 도면을 참조하여 본 발명의 바람직한 실시 형태들을 다음과 같이 설명한다. 그러나 본 발명의 실시 형태는 여러 가지 다른 형태로 변형될 수 있으며, 본 발명의 범위가 이하 설명하는 실시 형태로 한정되는 것은 아니다.

본 발명의 실시예는
금속전극이 증착된 기판상에 안티몬(Sb)층을 형성하는 단계;
상기 안티몬(Sb)층 상에 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층을 포함하는 제1 박막층을 형성하는 단계;
상기 제1 박막층 상에 셀레늄(Se) 또는 황(S) 금속 전구체층 및 셀레늄(Se) 또는 황(S)을 포함하는 화합물층 중 적어도 1종을 포함하는 제2 박막층을 형성하는 단계; 및
상기 형성된 안티몬(Sb) 층, 제1 박막층 및 제2 박막층을 열처리하여 갈륨(Ga)이 균일하게 분포된 CIGS 흡수층을 형성하는 단계;를 포함하는 CIGS 박막 태양전지의 제조방법을 제공한다.
이하, 본 발명의 실시예에 따른 CIGS 박막 태양전지의 제조방법을 각 단계별로 상세히 설명한다.
본 발명의 실시예에 따른 CIGS 박막 태양전지의 제조방법은 금속전극이 증착된 기판상에 안티몬(Sb)층을 형성하는 단계를 포함한다.
도 1은 본 발명의 본 발명의 실시예에 따라 기판상에 적층시킨, 열처리 수행 전의 CIGS 박막을 나타낸 모식도로, 기판(10)상에 형성된 금속전극(20), 안티몬(Sb) 층(30), 제1 박막층(40) 및 제2 박막층(50)을 나타낸 모식도이다.
상기 금속 전극(20) 상의 안티몬(Sb)층(30)은 갈륨(Ga)이 흡수층 박막 내부로 원활하게 확산되어 고르게 분포시키도록 하기 위해 사용된다.
즉, CIGS 흡수층을 형성하기 위해 수행되는 열처리 과정에서 갈륨(Ga) 원소가 CIGS 흡수층 박막 내부에 원활하게 확산되지 못할 경우, 흡수층 내부에 고르게 분포하지 않고 기판방향으로 몰려있는 현상이 발생될 수 있다.
이와 같이 갈륨(Ga) 원소가 흡수층 내부에 고르게 분포하지 않으면, 기판과 가까운 CIGS 흡수층의 하부에는 작은 결정립의 CGS(CuGaSe 또는 CuGaS) 박막이 형성되고 기판과 먼 CIGS 흡수층의 상부에는 상대적으로 큰 결정립의 CIS(CuInSe 또는 CuInS)박막이 형성되고, 이러한 현상 때문에 작은 결정립형태의 CGS 흡수층 박막과 금속전극 계면간 접합 특성이 감소하게 되고, 흡수층의 상부에는 갈륨(Ga)이 결핍되어 밴드갭이 감소하는 현상이 발생할 수 있다. 이로 인해, 태양전지의 소자 특성이 저하시키는 문제를 야기될 수 있다.
이에, 본 발명은 CIGS 흡수층을 형성하기 위해 수행되는 열처리 과정에서 갈륨(Ga)이 흡수층 박막 내부로 원활하게 확산되어 고르게 분포시키도록 하기 위해 금속 전극(20) 상의 안티몬(Sb)층(30)을 형성한다.
본 명세서상에서 CIGS 흡수층은 구리(Cu), 인듐(In), 갈륨(Ga) 및 셀레늄(Se) 또는 구리(Cu), 인듐(In), 갈륨(Ga) 및 황(S)의 4가지 원소가 합쳐져서 구성되는 화합물층을 의미한다.
이때, 상기 기판은 유리 기판, 세라믹 기판, 스테인레스 스틸(stainless steel) 기판, 폴리머(polymer) 기판, 금속 기판 중 적어도 어느 하나가 사용될 수 있으나 이에 제한된 것은 아니며, 450 ℃ 이하의 온도에서 견딜 수 있는 소재의 기판이 사용되는 것이 바람직하며, 400 ℃ 이하의 온도에서 견딜 수 있는 소재의 기판이 사용되는 것이 더욱 바람직하다.
상기 금속 전극은 태양전지의 후면 전극일 수 있다.
상기 금속 전극은 몰리브덴(Mo), 니켈(Ni), 구리(Cu) 중 적어도 어느 하나일 수 있으며, 몰리브덴(Mo)을 사용하는 것이 바람직하다.
상기 안티몬(Sb)층(30)은 기판상에 증착된 금속전극 상에 진공증착방식 혹은 비진공증착방식을 통해 증착될 수 있다.
예를 들어, 상기 안티몬(Sb)층(30)은 E-beam 증착법(Electron beam evaporation), 전자빔이온 플레이팅(Electron Beam Ion plating), 스퍼터링(Suppertering), 스퍼터링 이온 플레이팅 시스템(Suppertering Ion plating System), 레이저 분자빔 증착법(Laser Molecular Beam Epitaxy), 펄스 레이저 증착법 (Pulsed Laser Deposition), 저항 가열식 증착법(Thermal evaporation) 및 이온 어시스트 증착법(Ion-Assist Deposition) 중 적어도 어느 하나의 진공증착방법으로 증착될 수 있다.
또한, 상기 안티몬(Sb)층(30)은 스핀코팅(Spin coating), 딥코팅(Dip coating), 스프레이코팅(Spray coating), 닥터블레이드코팅(Dr. blade coating), 롤코팅(Roll coating), 바코팅(Bar coating), 그래비에 코팅(Gravier coating), 슬롯다이코팅(Slot-die coating), 나노입자를 이용한 스프레잉(Spraying) 및 프린팅(Printing) 방 중 적어도 하나의 비진공증착방법으로 증착될 수 있다.
또한, 상기 안티몬(Sb)층(30)은 1 nm 초과 및 30 nm 이하의 두께로 형성하는 것이 바람직하며, 3 nm 내지 25 nm의 두께로 형성할 수 있고, 3 nm 내지 15 nm의 두께로 형성할 수 있으며, 3 nm 내지 12 nm의 두께로 형성할 수 있고, 4 nm 내지 12 nm의 두께로 형성시키는 것이 더욱 바람직하고, 4 nm 내지 11 nm로 형성시키는 것이 더욱 바람직하다.
이는 이후, 열처리 단계에서 갈륨(Ga)이 CIGS 흡수층 내부에 고르게 분포되도록 하기 위한 것으로, 만약, 상기 안티몬(Sb)층의 두께가 3 nm 미만일 경우, Ga이 고르게 분포되지 않고 금속 전극이 형성된 방향으로, CGS 흡수층과 금속전극 계면간의 접합 특성이 감소되고, 흡수층 상부에는 Ga이 결핍되어 밴드갭이 감소되는 문제가 발생될 수 있고, 상기 안티몬(Sb)층의 두께가 15 nm를 초과하는 경우, 안티몬(Sb)층이 오히려 불순물로 작용하여 소자 특성을 감소시키는 문제가 발생될 수 있다.
본 발명의 실시예에 따른 CIGS 박막 태양전지의 제조방법은 상기 안티몬(Sb)층 상에 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층을 포함하는 제1 박막층(40)을 형성하는 단계를 포함한다.
상기 제1 박막층(40)의 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층은 이후 이후 열처리 단계에서 제2 박막층과 반응하여 CIGS 흡수층을 형성한다.
이때, 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층는 구리(Cu), 인듐(In) 및 갈륨(Ga) 각각을 포함하는 금속층을 의미한다.
상기 제1 박막층은 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층을 포함하며, 이때, 상기 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층은 구리/인듐/갈륨, 구리/갈륨/인듐, 인듐/구리/갈륨, 인듐/갈륨/구리, 갈륨/구리/인듐 및 갈륨/인듐/구리 중 하나의 적층순서로 될 수 있다.
이때, 상기 제1 박막층(40)의 구리(Cu), 인듐(In) 및 갈륨(Ga) 전구체층은 안티몬(Sb)층(30) 상에 진공증착방식 혹은 비진공증착방식을 통해 증착될 수 있다.
예를 들어, 상기 제1 박막층(40)은 스퍼터링(Sputtering) 또는 진공 증발발(Vacuum Evaporation)과 같은 진공증착법, 전기도금, 나노 스프레잉(Spraying) 및 나노 프린팅(Printing)법과 같은 비진공증착법으로 증착될 수 있으나, 이에 제한된 것은 아니다.
이때, 상기 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층 각각은 1000 내지 3500 nm의 두께로 형성될 수 있다.
이는 적절한 두께의 CIGS 흡수층을 형성하기 위한 것으로, 만약, 각각의 상기 금속 전구체의 두께가 1000 nm 미만인 경우, CIGS 흡수층의 빛의 흡수가 충분히 이루어지지 않아 태양전지 성능이 낮은 문제가 발생될 수 있고, 상기 금속 전구체의 두께가 3500 nm를 초과하는 경우, 제조에 따른 비용 및 제조시간이 증가하는 문제가 발생될 수 있다. 즉, 인듐(In) 및(Ga) 등의 경우, 상대적으로 매우 고가인 원소로, 증착 두께를 두껍게 할 경우, 제조비가 증가하며, 박막을 제조하는 시간이 증가할 수 있다.
또한, 상기 구리(Cu) 전구체층은 100 내지 300 nm의 두께로 형성하는 것이 바람직하고, 상기 인듐(In) 전구체층은 100 내지 200nm의 두께로 형성하는 것이 바람직하며, 상기 갈륨(Ga) 전구체층은 50 내지 200nm의 두께로 형성하는 것이 바람직하다.
이때, 상기 구리(Cu), 인듐(In) 및 갈륨(Ga) 전구체층은 동시에 증착하여 형성하거나 혹은 각각 적층하여 형성될 수 있으며, 상기 구리(Cu), 인듐(In) 및 갈륨(Ga) 전구체층 각각의 두께는 CIGS 흡수층 조성비를 제어를 위해 변경될 수 있다.
본 발명의 실시예에 따른 CIGS 박막 태양전지의 제조방법은 상기 제1 박막층 상에 셀레늄(Se) 또는 황(S) 금속 전구체층 및 셀레늄(Se) 또는 황(S)을 포함하는 화합물층 중 적어도 1종을 포함하는 제2 박막층을 형성하는 단계를 포함한다.
상기 제2 박막층(50)은 이후 열처리 단계에서 상기 제1 박막층과 반응하여 CIGS 흡수층을 형성하기 위해 형성된다.
이때, 셀레늄(Se) 또는 황(S) 금속 전구체층은 셀레늄(Se) 또는 황(S) 단일 원소를 포함하는 박막층을 의미하며, 셀레늄(Se) 또는 황(S)을 포함하는 화합물층은 예를 들어, In2Se3박막층일 수 있다.
이때, 상기 제2 박막층(50)의 셀레늄(Se) 또는 황(S) 금속 전구체 및 셀레늄(Se) 또는 황(S)을 포함하는 화합물층은 상기 제1 박막층(40) 상에 진공증착방식 혹은 비진공증착방식을 통해 증착될 수 있다.
예를 들어, 상기 제2 박막층(50)은 스퍼터링(Sputtering) 또는 진공 증발발(Vacuum Evaporation)과 같은 진공증착법, 전기도금, 나노 입자를 이용한 스프레이 (Spraying) 및 프린팅(Printing)법과 같은 비진공증착법으로 증착될 수 있으나, 이에 제한된 것은 아니다.
본 발명의 실시예에 따른 CIGS 박막 태양전지의 제조방법은 상기 형성된 안티몬(Sb) 층, 제1 박막층 및 제2 박막층을 열처리하여 갈륨(Ga)이 균일하게 분포된 CIGS 흡수층을 형성하는 단계를 포함한다.
상기 열처리는 제1 박막층 및 제2 박막층을 반응시켜 일정조성의 구리(Cu), 인듐(In), 갈륨(Ga) 및 셀레늄(Se)을 포함하는 CIGS 화합물, 또는 구리(Cu), 인듐(In), 갈륨(Ga) 및 황(S)을 포함하는 CIGS 화합물을 포함하는 CIGS 흡수층을 형성하기 위해 수행된다.
또한, 상기 열처리 과정에서, 안티몬(Sb)층에 의해 갈륨(Ga) 원소가 상기 CIGS 흡수층 내부에 고르게 분포될 수 있어, 종래, 갈륨(Ga) 원소의 불균일 분포에 의해 발생되는 CGS 흡수층 및 금속전극 계면간 접합 특성이 감소하는 문제 및 흡수층의 밴드갭이 감소하는 문제가 해결되는 효과가 있다.
상기 열처리를 위해 고온전기로(furnace), 급속 열처리 장비(rapid thermal process, RTP)가 사용될 수 있으며, 도 2에 모식적으로 나타낸 열처리 장비가 사용될 수 있다.
이때, 상기 열처리는 350℃ 내지 450℃의 온도에서 수행하는 것이 바람직하다. 이는, 제1 박막층 및 제2 박막층을 반응시켜 CIGS 흡수층을 형성하기 위한 것으로,
만약, 상기 열처리 온도가 350℃ 미만인 경우 금속전구체가 재결정 성장을 위한 충분한 에너지가 공급되지 않게 되며, CIGS 흡수층의 결정 성장이 원활하게 이루어지지 않아 작은 결정립이 형성되는 문제가 발생될 수 있고, 상기 열처리 온도가 450℃를 초과하는 경우 폴리머 같은 플라스틱 기판 위에 적용하여 열처리 할 시, 기판이 손상되어 변형되는 문제가 발생될 수 있다.
또한, 상기 열처리는 셀레늄(Se) 또는 황(S)이 공급되는 분위기에서 수행되는 것이 바람직하다.
이는, CIGS 흡수층의 조성을 맞추기 위한 것이며, 열처리 공정을 수행하는 과정에서 셀레늄(Se) 또는 황(Se) 가스가 증발함으로써 달라지는 조성변화를 막기위한 것이다.
도 2의 장치를 사용할 경우, 셀렌화/황화처리용 소스(70)를 통해 열처리 과정에서 셀레늄(Se) 또는 황(S)을 공급할 수 있다.
이때, CIGS 흡수층이 셀레늄(Se)을 포함할 경우, 셀레늄(Se)이 공급되는 분위기에서 수행되는 것이 바람직하며, CIGS 흡수층이 황(S)을 포함할 경우, 황(S)이 공급되는 분위기에서 수행되는 것이 바람직하며, CIGS 흡수층이 셀레늄(Se) 및 황(S)을 포함할 경우, 셀레늄(Se) 및 황(S)이 공급되는 분위기에서 수행되는 것이 바람직하다.
상기 열처리 이후, 형성된 상기 CIGS 흡수층은 인듐(In) 및 갈륨(Ga)에 대한구리(Cu)의 조성비가 0.60 내지 0.95(즉, [Cu]/[In]+[Ga]= 0.60 ~ 0.95)이고, 갈륨(Ga) 및 인듐(In)에 대한 갈륨(Ga)의 조성비가 0.01 내지 0.5(즉, [Ga]/[In]+[Ga] = 0.01 ~ 0.5)인 것이 바람직하다.
또한, 열처리 이후, 형성된 상기 CIGS 흡수층은 셀레늄(Se) 또는 황(S)의 함량이 40 원자% 내지 60 원자%인 것이 바람직하며 45 원자% 내지 55 원자%인 것이 더욱 바람직하다.
한편, 본 발명의 실시예에 따른 CIGS 박막 태양전지의 제조방법은
상기 흡수층 상에 버퍼층(buffer layer)을 형성하는 단계;를 더 포함하는 것이 바람직하다.
이는, CIGS 흡수층과 상기 CIGS층상에 형성되는 윈도우층과의 에너지 밴드갭 차이를 감소시키기 위한 것이고, 또한, 윈도우층 형성시 CIGS 흡수층의 손상을 최소화하기 위해 형성한다.
이때, 상기 버퍼층(buffer layer)은 스퍼터링(sputter) 또는 증발법(evaporator)과 같은 물리적 기상 증착법(physical vapor deposition, PVD), 화학적 용액성장법(Chemical Bath Deposition, CBD) 및 원자층 증착(atomic layer deposition, ALD) 중 하나의 방법으로 형성될 수 있으나 이에 제한된 것은 아니다.
상기 버퍼층(buffer layer)은 CdS, InxSey, Zn(O,S,OH)x, In(OH)xSy, ZnInxSey, ZnSe(이때, x 및 y는 양의 정수임) 중 적어도 어느 하나를 증착하여 형성할 수 있다.
또한, 본 발명의 실시예에 따른 CIGS 박막 태양전지의 제조방법은
상기 버퍼층(buffer layer) 상에 윈도우층(window layaer)을 형성하는 단계;를 더 포함하는 것이 바람직하다.
상기 윈도우층(window layaer)은 스퍼터링(sputter) 또는 증발법(evaporator)과 같은 물리적 기상 증착법(physical vapor deposition, PVD) 으로 형성될 수 있으나 이에 제한된 것은 아니다.
상기 윈도우층(window layaer)은 투과율이 우수한 동시에 전기전도성이 우수한 ZnO, ITO 등의 투명전도막을 사용될 수 있으며, 인듐이 도핑된 산화아연(ZnO) 상에 산화아연(Zn)이 증착된 구조를 가질 수 있다.
또한, 본 발명의 실시예에 따른 CIGS 박막 태양전지의 제조방법은 상기 위도우층(window layaer)상에 전면 전극을 형성하는 단계;를 더 포함할 수 있다.
상기 전면 전극은 스퍼터링(sputter) 또는 증발법(evaporator)과 같은 물리적 기상 증착법(physical vapor deposition, PVD)으로 형성될 수 있으나 이에 제한된 것은 아니다.
상기 전면 전극은 Al, Ag, Ni, M 중 적어도 어느 하나를 포함할 수 있다.
한편, 본 발명의 실시예는
기판;
상기 기판상에 형성된 제1 금속전극;
상기 제1 금속전극 상에 형성되며, 안티몬(Sb)을 포함하는 CIGS 흡수층; 및
상기 CIGS 흡수층 상에 형성된 제2 금속전극;을 포함하는 CIGS 박막 태양전지를 제공한다.
이때, 상기 안티몬(Sb)은 CIGS 흡수층 내에서 6 내지 20 ppm의 함량으로 포함하는 것이 바람직하다.
또한,
상기 CIGS 흡수층은 구리(Cu), 인듐(In), 갈륨(Ga)를 포함하며, 셀레늄(Se) 또는 황(S)을 포함하는 것이 바람직하다.
본 발명의 실시예에 따른 CIGS 박막 태양전지의 CIGS 흡수층은 갈륨(Ga)이 균일하게 분포되어 있어 흡수층의 밴드갭 제어에 용이하고, CIGS 흡수층 및 금속 전극층의 계면 접합특성이 우수하여 태양전지 소자의 특성이 현저히 우수한 장점이 있다.
이하, 실시예 및 실험예를 통하여 본 발명을 상세하게 설명한다.
단, 하기 실시예 및 실험예는 본 발명을 예시하는 것일 뿐, 본 발명의 내용이 하기의 실시예에 의해 한정되는 것은 아니다.
<실시예 1> CIGS 박막 태양전지 제조 1
단계 1: 몰리브덴(Mo)이 500 nm 증착된 소다라임글래스 기판상에 스퍼터링을 이용하여 안티몬(Sb)을 5 nm 두께로 증착하여 안티몬(Sb)층을 형성하였다.
단계 2: 상기 안티몬(Sb)층 상에 동시증발증착기를 이용하여 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체 각각을 순차적으로 230, 150 및 50 nm 두께로 증착하여 구리/인듐/갈륨 금속전체층이 순차적으로 형성된 제1 박막층을 형성하였다.
단계 3: 상기 제1 박막층 상에 동시증발증착기를 이용하여 셀레늄(Se)금속 전구체를 3000 nm 두께로 증착하여 제2 박막층을 형성하였다.
단계 4: 기판상에 안티몬(Sb)층, 제1 박막층 및 제2 박막층이 순차적으로 형성된 다층구조체를 급속열처리장비(RTP)에 넣고, 셀레늄(Se)이 증기로 공급되는 분위기 및 450℃의 온도에서 30초간 열처리하여 CIGS 흡수층을 형성하였다.
단계 5: 상기 CIGS 흡수층 상에 습식공정으로 CdS 버퍼층을 약 50nm 두께로 증착하고, 상기 버퍼층 상에 스퍼터링 공정을 이용하여 In-doped:ZnO 50nm와 ZnO 300nm를 순차적으로 증착하여 윈도우층을 형성하였으며, 상기 윈도우층 상에 열증착기를 이용하여 알루미늄(Al)을 1 μm 증착하여 CIGS 박막 태양전지를 제조하였다.
<실시예 2> CIGS 박막 태양전지 제조 2
상기 실시예 1에서 단계 1의 안티몬(Sb)의 증착 두께를 10 nm로 달리하는 것을 제외하고는 실시예 1과 동일한 방법으로 수행하여 CIGS 박막 태양전지를 제조하였다.
<실시예 3> CIGS 박막 태양전지 제조 3
상기 실시예 1에서 단계 1의 안티몬(Sb)의 증착 두께를 15 nm로 달리하는 것을 제외하고는 실시예 1과 동일한 방법으로 수행하여 CIGS 박막 태양전지를 제조하였다.
<실시예 4> CIGS 박막 태양전지 제조 4
상기 실시예 1에서 단계 1의 안티몬(Sb)의 증착 두께를 20 nm로 달리하는 것을 제외하고는 실시예 1과 동일한 방법으로 수행하여 CIGS 박막 태양전지를 제조하였다.
<실시예 5> CIGS 박막 태양전지 제조 5
상기 실시예 1에서 단계 1의 안티몬(Sb)의 증착 두께를 25 nm로 달리하는 것을 제외하고는 실시예 1과 동일한 방법으로 수행하여 CIGS 박막 태양전지를 제조하였다.
<실시예 6> CIGS 박막 태양전지 제조 6
상기 실시예 1에서 단계 1의 안티몬(Sb)의 증착 두께를 30 nm로 달리하는 것을 제외하고는 실시예 1과 동일한 방법으로 수행하여 CIGS 박막 태양전지를 제조하였다.
<비교예 1> CIGS 박막 태양전지 제조 7
상기 실시예 1에서 단계 1에서 안티몬(Sb)을 증착하지 않고, 단계 2에서 몰리브덴(Mo)이 증착된 소다라임글래스 기판상에 제1 박막층을 증착하는 것으로 달리하는 것을 제외하고는 실시예 1과 동일한 방법으로 수행하여 CIGS 박막 태양전지를 제조하였다.
<실험예 1>
본 발명의 실시예에 따라 제조된 CIGS 박막 태양전지 및 비교예에 따라 제조된 CIGS 박막 태양전지의 CIS 흡수층의 형태를 확인하기 위하여 이하와 같은 실험을 수행하였다.
주사전자현미경(SEM)을 이용하여 비교예 1 및 실시예 1, 2, 4에 의해 제조된 CIGS 박막 태양전지의 단면을 관찰하였으며, 각각의 결과를 도 3a 내지 3d에 나타내었다.
도 3에 나타난 바와 같이, 비교예 1에 의해 제조된 CIGS 박막 태양전지의 CIGS 흡수층의 경우, 기판과 가까운 하부에는 작은 결정립이 형성되고 상부에는 상대적으로 큰 결정립이 형성된 반면, 실시예 1, 2 및 4에 의해 제조된 CIGS 박막 태양전지의 경우, CIGS 흡수층 전체부분에 큰 결정립이 고르게 형성된 것을 알 수 있다.
이는, 갈륨(Ga)의 분포에 따라 달라진 결과로, 비교예 1에 의해 제조된 CIGS 박막 태양전지의 CIGS 흡수층의 경우, 갈륨(Ga)이 기판과 가까이 있는 하부에 몰려있어, 이로 인해 기판과 가까운 하부에는 작은 결정립의 CGS (CuGaSe or CuGaS) 박막이 형성되고 상부에는 상대적으로 큰 결정립의 CIS (CuInSe or CuInS) 박막이 형성되었을 것으로 예상해 볼 수 있다.
<실험예 2>
본 발명의 실시예에 따라 제조된 CIGS 박막 태양전지 및 비교예에 따라 제조된 CIGS 박막 태양전지의 CIS 흡수층에서의 갈륨(Ga)의 분포를 확인하기 위하여 이하와 같은 실험을 수행하였다.
이차이온질량분석기(Secondary Ion Mass Spectrometry, SIMS)를 이용하여, 비교예 1 및 실시예 1, 2, 4에 의해 제조된 CIGS 박막 태양전지의 단면을 관찰하였으며, 각각의 결과를 도 4에 나타내었다.
도 4에 나타난 바와 같이, 비교예 1에 의해 제조된 CIGS 박막 태양전지의 CIGS 흡수층의 경우, 몰리브덴(Mo) 전극과 가까운 CIGS 흡수층의 하부에는 갈륨(Ga) 원소의 농도가 높은 반면, 상대적으로 상부로 갈수록 갈륨(Ga)의 농도가 낮아지며, 최상부에 일부 갈륨(Ga) 원소의 농도가 높아지는 것을 알 수 있다.
반면, 실시예 1 및 2에 의해 제조된 CIGS 박막 태양전지의 CIGS 흡수층의 경우, 몰리브덴(Mo) 전극과 가까운 CIGS 흡수층의 하부와 상부의 상대적 농도차가 상대적으로 작은 것을 알 수 있으며, 실시예 4에 의해 제조된 CIGS 박막 태양전지의 CIGS 흡수층의 경우, 내부에 갈륨(Ga)이 매우 균일하게 분포되어 있는 것을 알 수 있다.
이를 통해, 금속 전극(20) 상의 안티몬(Sb)층(30)을 형성할 경우, 열처리 시 갈륨(Ga)이 흡수층 박막 내부로 보다 원활하게 확산되어 고르게 분포됨을 알 수 있으며, 상기 안티몬(Sb)층(30)이 20 nm 형성될 경우, 흡수층 박막 내부에서 갈륨(Ga)이 보다 고르게 분포될 수 있음을 알 수 있다.
<실험예 3>
본 발명의 실시예에 따라 제조된 CIGS 박막 태양전지 및 비교예에 따라 제조된 CIGS 박막 태양전지의 외부양자효율(External Quantum Efficiency, EQE)을 확인하기 위하여,이하와 같은 실험을 수행하였다.
비교예 1 및 실시예 1, 2 및 4에 의해 제조된 CIGS 태양전지에서의 외부양자효율(External Quantum Efficiency, EQE)을 측정 확인하였으며, 그 결과를 도 5에 나타내었다.
도 5에 나타난 바와 같이, CIGS 흡수층에 안티몬(Sb)의 함량이 증가할수록 장파장역역에서 단파장영역으로 파장영역이 감소하는 경향을 나타내는 것을 알 수 있다.
이는 CIGS 흡수층의 밴드갭(Band-gap)이 증가하는 것을 의미한다. 이때, 밴드갭은 가전자대와 전도대 간에 있는 전자상태 밀도가 제로로 되는 에너지 영역과 그 에너지 차를 의미하는 바, 이종접합구조 태양전지인 CIGS 태양전지에서 상기 밴드갭은 p-type의 CIGS 흡수층 및 n-type의 버퍼층의 인터페이스에서 결정된다.
즉, CIGS 흡수층의 밴드갭이 증가는 갈륨(Ga)이 CIGS 흡수층 표면영역까지 확산되었음을 의미한다.
이에, 상기 결과를 통해, 안티몬(Sb)을 포함하지 않는 경우보다 안티몬(Sb)을 포함하는 경우, 특히, 안티몬(Sb)을 20nm 두께로 포함하는 경우, 갈륨(Ga)이 CIGS 흡수층 표면까지 확산하는 경향이 보다 높음을 알 수 있다.
<실험예 4>
본 발명의 실시예에 따라 제조된 CIGS 박막 태양전지 및 비교예에 따라 제조된 CIGS 박막 태양전지의 광전변환효율을 확인하기 위하여, 비교예 1 및 실시예 1, 2 및 4에 의해 제조된 CIGS 태양전지의 개방전압(VOC), 단락전류밀도(JSC) 및 광전변환효율을 측정하였으며, 그 결과를 도 6 및 도 7에 나타내었다.
도 6 및 도 7에 나타낸 바와 같이, 안티몬(Sb)을 포함하지 않는 경우(비교예 1), 단락전류밀도는 높으나, 개방전압이 현저히 낮은 문제가 있는 것을 확인할 수 있었다. 반면, 안티몬(Sb)을 5 nm의 두께 및 10 nm의 두께로 포함하는 경우(실시예 1 및 실시예 2), 개방전압이 높아짐과 동시에 단락전류밀도는 거의 감소하지 않아 결과적으로 광전변환효율이 비교예 1에 비해 월등히 우수한 것을 확인할 수 있었다. 한편, 안티몬(Sb)을 20 nm의 두께로 포함하는 경우(실시예 4), 개방전압이 매우 우수한 반면, 단락전류밀도가 다소 감소하는 것을 확인할 수 있었다.
이에, 상기 결과를 통해, 안티몬(Sb)을 포함하지 않는 경우보다 안티몬(Sb)을 포함하는 경우, 특히, 안티몬(Sb)을 3 nm 내지 15 nm, 더욱 바람직하게는 5 nm 내지 10 nm 두께로 포함하는 경우, 태양전지의 광전변환효율이 월등히 우수한 것을 확인할 수 있었다.

Claims (11)
- 금속전극이 증착된 기판상에 3 내지 15 nm의 두께를 갖는 안티몬(Sb)층을 형성하는 단계;
상기 안티몬(Sb)층 상에 구리(Cu), 인듐(In) 및 갈륨(Ga) 금속 전구체층을 포함하는 제1 박막층을 형성하는 단계;
상기 제1 박막층 상에 셀레늄(Se) 또는 황(S) 금속 전구체층 및 셀레늄(Se) 또는 황(S)을 포함하는 화합물층 중 적어도 1종을 포함하는 제2 박막층을 형성하는 단계; 및
상기 형성된 안티몬(Sb) 층, 제1 박막층 및 제2 박막층을 350℃ 내지 450℃의 온도에서 열처리하여 갈륨(Ga)이 균일하게 분포된 CIGS 흡수층을 형성하는 단계;를 포함하는 CIGS 박막 태양전지의 제조방법.

상기 제1 박막층은
