최근 에너지의 수요가 증가함에 따라서, 태양광 에너지를 전기에너지로 변환시키는 태양전지에 대한 개발이 진행되고 있다.
특히, 유리기판, 금속 후면 전극층, p형 CIGS계 광 흡수층, 버퍼층, n형 윈도우층 등을 포함하는 기판 구조의 pn 헤테로 접합(hetero junction) 장치인 CIGS계 태양전지가 널리 사용되고 있다.
이러한 태양전지에 있어서 낮은 저항, 높은 투과율 등의 전기적인 특성을 향상시키기 위한 연구가 진행되고 있다.
실시예는 ZnS를 포함하는 버퍼층을 형성하여 친환경 공법이 가능하고, 생산성 및 광-전 변환 효율이 향상된 태양전지 및 그 제조방법을 제공하고자 한다.
일 실시예에 따른 태양전지는 기판; 상기 기판 상에 배치되는 이면전극층; 상기 이면전극층 상에 배치되는 광 흡수층; 상기 광 흡수층 상에 배치되고 ZnS를 포함하는 버퍼층; 및 상기 버퍼층 상에 배치되는 윈도우층;을 포함한다.
일 실시예에 따른 태양전지 제조방법은 기판 상에 이면전극층을 형성하는 단계; 상기 이면전극층 상에 광 흡수층을 형성하는 단계; 상기 광 흡수층 상에 Zn 전구체 및 S 전구체를 사용한 MOCVD 방법으로 ZnS를 포함하는 버퍼층을 형성하는 단계; 및 상기 버퍼층 상에 윈도우층을 형성하는 단계;를 포함한다.
실시예에 따르면, MOCVD(Metal Organic Chemical Vapor Deposition) 법을 이용하여 ZnS를 포함하는 버퍼층을 형성함으로써, 일반적인 버퍼층에 포함되는 유해 중금속인 Cd에 의한 환경오염의 문제가 개선된 태양전지를 제공할 수 있다.
그리고 ZnS를 포함하는 버퍼층이 윈도우층과 연속공정(In-Line)으로 진행될 수 있으므로 생산성이 향상될 수 있다.
또한 상기 ZnS를 포함하는 버퍼층의 표면에 증기(H2O)를 흘려주어 광-전 변환효율이 향상된 태양전지를 제공할 수 있다.
도 1은 실시예에 따른 태양전지를 도시한 단면도이다.

실시예의 설명에 있어서, 각 기판, 층, 막 또는 전극 등이 각 기판, 층, 막, 또는 전극 등의 "상(on)"에 또는 "아래(under)"에 형성되는 것으로 기재되는 경우에 있어, "상(on)"과 "아래(under)"는 "직접(directly)" 또는 "다른 구성요소를 개재하여(indirectly)" 형성되는 것을 모두 포함한다. 또한 각 구성요소의 상 또는 아래에 대한 기준은 도면을 기준으로 설명한다. 도면에서의 각 구성요소들의 크기는 설명을 위하여 과장될 수 있으며, 실제로 적용되는 크기를 의미하는 것은 아니다.
도 1은 실시예에 따른 태양전지를 도시한 단면도이다. 도 1을 참조하면, 태양전지 패널은 지지기판(100)과, 이면전극층(200), 광 흡수층(300), 버퍼층(400), 고저항 윈도우층(500) 및 저저항 윈도우층(600)을 포함한다.
상기 지지기판(100)은 플레이트 형상을 가지며, 상기 이면전극층(200), 광 흡수층(300), 버퍼층(400), 고저항 윈도우층(500) 및 저저항 윈도우층(600)을 지지한다.
상기 지지기판(100)은 절연체일 수 있다. 상기 지지기판(100)은 유리기판, 폴리머와 같은 플라스틱기판, 또는 금속기판일 수 있다. 이외에, 지지기판(100)의 재질로 알루미나와 같은 세라믹 기판, 스테인레스 스틸(SUS), 유연성이 있는 고분자 등이 사용될 수 있다. 상기 지지기판(100)은 투명할 수 있고 단단(rigid)하거나 유연(flexible)할 수 있다.
상기 지지기판(100)으로 소다 라임 글래스(soda lime glass)가 사용되는 경우, 소다 라임 글래스에 함유된 나트륨(Na)이 태양전지의 제조공정 중에 CIGS로 형성된 광 흡수층(300)으로 확산될 수 있는데, 이에 의해 광 흡수층(300)의 전하 농도가 증가하게 될 수 있다. 이는 태양전지의 광전 변환 효율을 증가시키는 요인이 될 수 있다.
상기 지지기판(100) 상에 이면전극층(200)이 배치된다. 상기 이면전극층(200)은 도전층이다. 상기 이면전극층(200)은 태양전지 중 상기 광 흡수층(300)에서 생성된 전하가 이동하도록 하여 태양전지의 외부로 전류를 흐르게 할 수 있다. 상기 이면전극층(200)은 이러한 기능을 수행하기 위하여 전기 전도도가 높고 비저항이 작아야 한다.
또한, 상기 이면전극층(200)은 CIGS 화합물 형성시 수반되는 황(S) 또는 셀레늄(Se) 분위기 하에서의 열처리 시 고온 안정성이 유지되어야 한다. 또한, 상기 이면전극층(200)은 열팽창 계수의 차이로 인하여 상기 지지기판(100)과 박리현상이 발생되지 않도록 상기 지지기판(100)과 접착성이 우수하여야 한다.
이러한 이면전극층(200)은 몰리브덴(Mo), 금(Au), 알루미늄(Al), 크롬(Cr), 텅스텐(W) 및 구리(Cu)중 어느 하나로 형성될 수 있다. 이 가운데, 특히 몰리브덴(Mo)은 다른 원소에 비해 상기 지지기판(100)과 열팽창 계수의 차이가 적기 때문에 접착성이 우수하여 박리현상이 발생하는 것을 방지할 수 있고 상술한 이면전극층(200)에 요구되는 특성을 전반적으로 충족시킬 수 있다.
상기 이면전극층(200)은 두 개 이상의 층들을 포함할 수 있다. 이때, 각각의 층들은 같은 금속으로 형성되거나, 서로 다른 금속으로 형성될 수 있다.
상기 이면전극층(200) 상에는 광 흡수층(300)이 형성될 수 있다. 상기 광 흡수층(300)은 p형 반도체 화합물을 포함한다. 더 자세하게, 상기 광 흡수층(300)은 Ⅰ-Ⅲ-Ⅵ2족 계 화합물을 포함한다. 예를 들어, 상기 광 흡수층(300)은 구리-인듐-셀레늄(CuInSe2), 구리-갈륨-셀레늄(CuGaSe2) 또는 이들의 합금(solid solution)인 구리-인듐-갈륨-셀레늄(Cu(In,Ga)Se2)으로 이루어진 켈코파이라이트(chalcopyrite)결정 구조를 가질 수 있다. 상기 광 흡수층(300)의 에너지 밴드갭(band gap)은 상온에서 1.04eV와 1.6eV 사이 일 수 있다.
버퍼층(400)은 상기 광 흡수층(300) 상에 배치된다. CIGS 화합물을 광 흡수층(300)으로 갖는 태양전지는 이보다 에너지 띠 간격(energy band gap)이 큰 반도체와 pn 헤테로 접합(hetero junction)을 형성한다. 이때 흡수층과 윈도우층 사이의 결정구조 차이와 밴드갭 에너지의 차이를 고려하여 버퍼층이 필요하다.
상기 버퍼층(400)을 형성하는 일반적인 물질로 CdS가 태양전지의 발전 효율 측면에서 우수하나, Cd는 유해 중금속으로 환경오염의 문제가 있다.
그리고, 광 흡수층(300) 공정이 대기(printing method 등) 또는 진공상태(co-evaporation, sputtering & selenization, MOCVD 등)에서 이루어지고, 저저항 윈도우층(600)의 공정도 진공상태(sputtering, MOCVD)에서 이루어지므로 경제적인 측면에서 CdS 또는 ZnS 버퍼 공정도 이와 동일한 분위기의 공정으로 이루어져야 공정의 단순화를 기할 수 있고 제조원가를 낮출 수 있으나, 기존의 상용화 된 CdS 공정은 CBD(Chemical Bath Deposition) 법으로 연속공정(in-line process)에 기술적인 어려움이 있다.
이를 개선하기 위해 CdS의 대체 물질로 연구되는 물질은 ZnS, ZnSe, ZnO, (Zn,Mg)O, In(OH)3, In2S3, InZnSex, SnO2, SnS2 등이고, 이들을 증착하는 대표적인 방법은 chemical bath deposition(CBD), atomic layer deposition (ALD), metal organic chemical vapour deposition (MOCVD), ion layer gas reaction(ILGAR), sputtering, thermal evaporation 및 electrodeposition(ED) 등이 있다.
대체 물질 중에서 ZnS를 CdS 대신 버퍼층으로 사용하려는 연구가 활발히 진행되고 있다. ZnS 버퍼 층을 CBD 방법으로 증착하여 제작한 CIGS 태양전지의 효율이 CdS를 버퍼로 사용한 것에 비하여 다소 낮은 효율을 보이지만 보다 친환경적이므로 이를 이용하려는 움직임이 점차 확산되고 있다.
또한, ZnS를 증착하는 방법 중에서 현재까지는 CBD 방법으로 ZnS 버퍼층을 형성한 박막이 가장 높은 에너지 변환 효율을 보였다. 이는 저온에서 이루어지고, ZnS 화합물 이외에도 Zn-O 또는 O-H 등의 결합이 공존하기 때문에 다른 공정에 비하여 높은 에너지 변환 효율을 얻을 수 있다는 보고가 있다. 실재로 CBD 방법으로 성장시킨 ZnS 박막의 IR(infrared) 흡수 스펙트럼을 측정하면 Zn와 S원자의 결합 진동 모드에 의한 흡수 띠 외에 Zn-O 또는 O-H 등의 결합에 의한 진동 모드의 흡수 띠가 함께 관측된다.
본 발명의 실시예에서는 MOCVD의 방법으로 ZnS 버퍼층(400)을 형성하고, 상기 버퍼층(400) 상에 H2O 전구체를 흘려주어 공정의 생산성 및 광-전 변환효율을 향상시킬 수 있다.
상기 버퍼층(400) 상에 고저항 윈도우층(500)이 배치된다. 상기 고저항 윈도우층(500)은 불순물이 도핑되지 않은 징크 옥사이드(i-ZnO)를 포함한다. 상기 고저항 윈도우층(500)의 에너지 밴드갭은 약 3.43eV 정도이다.
상기 저저항 윈도우층(600)은 상기 고저항 윈도우층(500) 상에 배치된다. 상기 저저항 윈도우층(600)은 투명하며, 도전층이다. 또한, 상기 저저항 윈도우층(600)의 저항은 상기 이면전극층(200)의 저항보다 높다.
상기 저저항 윈도우층(600)은 산화물을 포함한다. 예를 들어, 상기 저저항 윈도우층(600)은 징크 옥사이드(zinc oxide;ZnO), 인듐 틴 옥사이드(induim tin oxide;ITO) 또는 인듐 징크 옥사이드(induim zinc oxide;IZO) 등을 포함할 수 있다.
또한, 상기 저저항 윈도우층(600)은 IIIB족 원소, 예를 들어 붕소 또는 알루미늄(Al) 도핑된 징크 옥사이드(B or Al doped zinc oxide;BZO or AZO)를 포함할 수 있다.
도 2는 CdS와 ZnS 버퍼층을 각각 CBD(Chemical Bath Deposition) 법으로 성장시켜 제작한 CIGS 태양전지에 입사되는 빛의 파장에 따른 양자효율(quantum efficiency)변화를 나타낸 그래프이다.
상기 그래프에서 알 수 있듯이 ZnS를 버퍼층으로 사용한 태양전지가 UV와 IR 영역 모두에서 CdS를 버퍼층으로 사용한 것보다 더 좋은 양자효율을 보임을 볼 수 있다.
도 3은 CBD 방법으로 성장시킨 ZnS 버퍼층의 전자현미경 표면 사진이다. CBD법으로 ZnS 박막을 성장시키는데 사용하는 일반적인 시약은 Zn 전구체(precursor)로 황산아연(zinc sulfate; ZnSO4) 또는 황산아연의 수화물을 사용하고, S 전구체로는 시오리아(thiourea;(NH2)2CS)를 이용하며, 촉매로는 암모니아(NH4OH) 수용액(약 25 ~ 28%)을 사용한다. 이 혼합액 속에 기판을 담구고 온도를 60℃ 내지 90℃로 상승시켜 ZnS 박막을 증착시킨다.
CBD 방법은 증착온도가 타 방법에 비하여 낮아 증착물질인 ZnS나 CdS에서 II족 금속원자가 기판인 CIGS 흡수층 내로 확산(diffuse)되는 것을 억제할 수 있다는 장점이 있다.
또한, CBD 방법으로 성장한 ZnS 버퍼층(400)의 IR(infrared) 흡수 스펙트럼을 측정하면 Zn와 S원자의 결합 진동 모드에 의한 흡수 띠 외에 Zn-O 또는 O-H 등의 결합에 의한 진동 모드의 흡수 띠가 함께 관측된다.
이는 ZnS 화합물 외에도 ZnO나 Zn(OH)2 등의 화합물이 촉매인 NH4OH로부터 나온 OH- 이온과 황산아연으로부터 해리된 Zn2 +이온과 결합하여 Zn(OH)2를 이루기 때문이다. 이 때문에 CBD 법으로 성장시킨 ZnS 박막을 ZnS로 표현한다.
즉, 상기 O와 OH에 의해 CBD 법으로 ZnS 버퍼를 형성한 CIGS 태양전지가 다른 진공증착법으로 ZnS 버퍼를 제작한 것에 비해 에너지 변환효율 측면에서 유리할 수 있다.
그러나, 도시된 바와 같이 버퍼층의 성장이 균일하지 않고 작은 알갱이 모양으로 분포되며, CdS와 같이 액상 성장이므로 CIGS 태양전지 제작 전체 공정을 단순화하기가 쉽지 않다는 어려움이 있다.
도 4는 MOCVD 방법으로 제작한 ZnS 버퍼층의 SEM 사진이다. 도 3의 CBD 방법으로 성장시킨 ZnS 버퍼층의 표면에 비해 상대적으로 고르게 성장되었음을 알 수 있다.
본 발명에서는 이와 같이 ZnS 버퍼층을 MOCVD 방법으로 제작하여 표면을 균일하게 성장시키고, ZnS 버퍼층의 상면에 일시적으로 H2O를 흘려주어 ZnS 박막이 형성되도록 하여 에너지 변환효율을 향상시킬 수 있다.
도 5는 CBD 방법으로 제작한 CdS 버퍼와 MOCVD 방법으로 제작한 ZnS 버퍼를 사용한 CIGS 태양전지의 I-V 특성곡선과 전력 특성곡선을 각각 나타낸 그래프이다. 이때 사용한 CIGS 흡수층은 동일 조건에서 제작한 동일 조성비를 갖는 것을 사용하였다.
그래프에서 적색은 CdS를 버퍼층으로 사용한 것이고, 청색은 ZnS를 버퍼층으로 사용한 것이다. 두 버퍼층의 I-V 특성은 거의 유사한 특성을 보였으며, 미세하게 ZnS 버퍼층이 더 나은 I-V 특성을 보였다. 그래프에 나타난 두 샘플 모두 리버스(reverse) 특성이 양호했으며, 제작한 여러 개의 태양전지의 I-V 특성을 통계적으로 볼 때 ZnS 버퍼층의 리버스(reverse) 특성이 CdS를 버퍼로 사용한 것보다 더 좋았다. 그래프의 I-V 특성은 실제 실내 형광등 조명하에서 측정된 것이며, 이 때문에 전류 밀도(current density)가 약간의 음의 값을 보인다. 조명하에서 측정한 I-V 특성에서 광원이 표준 광원이 아니기 때문에 곡선은 임의의 값을 나타낸다.
에너지 변환효율은 흡수층의 특성과 깊은 관계가 있으므로 버퍼층 특성의 차이를 비교하기 위해 동일한 흡수층을 사용하였고, 절대적인 효율보다 비교 대상이 되는 두 샘플 간의 비교가 중요한 의미를 갖는다고 할 것이다.
도 6 내지 도 9는 실시예에 따른 태양전지의 제조방법을 도시한 단면도들이다. 본 제조방법에 관한 설명은 앞서 설명한 태양전지에 대한 설명을 참고한다. 앞서 설명한 태양전지에 대한 설명은 본 제조방법에 관한 설명에 본질적으로 결합될 수 있다.
도 6 및 도 7을 참조하면, 지지기판(100) 상에 이면전극층(200)이 형성될 수 있다. 상기 이면전극층(200)은 몰리브덴(Mo)을 사용하여 증착될 수 있다. 상기 이면전극층(200)은 PVD(Physical Vapor Deposition) 또는 도금의 방법으로 형성될 수 있다.
또한, 상기 지지기판(100) 및 이면전극층(200) 사이에 확산방지막 등과 같은 추가적인 층이 개재될 수 있다.
다음으로, 상기 이면전극층(200) 상에 광 흡수층(300)이 형성된다. 상기 광 흡수층(300)은 예를 들어, 구리, 인듐, 갈륨, 셀레늄을 동시 또는 구분하여 증발시키면서 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계)의 광 흡수층(300)을 형성하는 방법과 금속 프리커서 막을 형성시킨 후 셀레니제이션(Selenization) 공정에 의해 형성시키는 방법이 폭넓게 사용되고 있다.
금속 전구체(precursor) 막을 형성시킨 후 셀레니제이션 하는 것을 세분화하면, 구리 타겟(Cu target), 인듐 타겟(In target), 갈륨 타겟(Ga target) 또는 이들의 합금 타겟(alloy target)을 사용하는 스퍼터링(sputtering) 공정에 의해서, 상기 이면전극(200) 상에 금속 전구체 막이 형성된다.
이후, 상기 금속 프리커서 막은 셀렌화 공정에 의해서, 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계)의 광 흡수층(300)이 형성된다.
이와는 다르게, 상기 구리 타겟, 인듐 타겟, 갈륨 타겟을 사용하는 스퍼터링 공정 및 상기 셀렌화 공정은 동시에 진행될 수 있다.
이와는 다르게, 구리 타겟 및 인듐 타겟 만을 사용하거나, 구리 타겟 및 갈륨 타겟을 사용하는 스퍼터링 공정 및 셀렌화 공정에 의해서, CIS계 또는 CIG계 광 흡수층(300)이 형성될 수 있다.
도 8 및 도 9를 참조하면, 상기 광 흡수층(300) 상에 버퍼층(400)이 형성된다. 상기 버퍼층(400)은 150℃ 내지 250℃의 범위에서 형성될 수 있다. 상기 버퍼층(400)은 ZnS를 포함하는 것으로, Zn 전구체로 TEZn(triethyl zinc), S 전구체로 t-BuSH(tert-butylthiol)가 사용될 수 있다. MOCVD 법으로 화합물 버퍼층을 성장할 때 전구체의 선택은 버퍼층의 성장 조건과 버퍼층의 물성에 밀접한 영향을 주는 것으로 알려져 있다.
상기 사용한 전구체만이 ZnS 버퍼층(400)을 제작할 수 있는 것은 아니고, 예를 들어 Zn 전구체는 R2Zn, R2ZnNEt3 등이 있으며(여기서 R은 C1~C6의 알킬기를 나타내며, Me는 메탄올이고, Et는 에탄올을 나타낸다.) S 전구체 역시 사용한 전구체 이외에도 R2S, RSH, H2S gas 등이 있다.
상기 버퍼층(400)의 두께는 10nm 내지 50nm, 바람직하게는 25nm 내지 35nm의 두께로 형성될 수 있다. 상기 버퍼층(400)의 두께가 얇기 때문에 ZnS 버퍼층(400)의 성장 속도는 공정에서 그다지 큰 문제가 되지 않으며, MOCVD의 방법으로 ZnS 버퍼층(400)을 성장할 때 기판온도를 다소 낮게 하여도 필요한 두께를 얻는데 그다지 긴 시간이 요구되지는 않는다. 따라서 낮은 성장 온도를 선택함으로써 Zn 원자가 CIGS 흡수층 내로 확산되는 현상을 최소화할 수 있다.
일반적인 Zn 원자의 이온 반경이 약 7.4×10-10m이고 Cd 원자의 이온반경은 약 9.7×10-10m 로 Cu의 이온 반경인 약 7.2×10-10m과 비교하여 Zn 원자가 Cu의 이온 반경과 상대적으로 더 가까운 값을 갖는다.
이 때문에 CIGS 흡수층에서 Zn 원자의 확산도(diffusivity)는 Cd에 비하여 매우 크고 비교적 낮은 온도에서도 쉽게 확산되어 VCu에 Zn 원자가 대치(substitution)(ZnCu)되어 들어간다. 이렇게 하여 만들어진 결함(defect)은 도너(donor) 역할을 하게 되고, p-형 CIGS 흡수층의 전도특성을 변화시켜 에너지 변환효율을 저하시키거나 쇼트(short)의 원인이 된다.
이와 같이 기판 온도를 가능한 낮은 온도에서 ZnS 버퍼층을 제작한다고 하더라도 Zn 원자가 CIGS 흡수층으로 확산되어 들어갈 수가 있고, CIGS 흡수층의 전기적 특성을 변화시킬 수 있다는 문제점이 있다.
본 발명에서는 상기와 같이 Zn 원자가 CIGS 흡수층에 확산되는 것을 막기 위하여 광 흡수층(300) 상에 우선 S 전구체를 흘려 충분한 S 분위를 만들어 준 후 Zn 전구체를 흘려 Zn 원자가 바로 S 원자를 만나 ZnS 화합물을 형성하게 함으로서 광 흡수층(300)으로 Zn 원자가 확산되는 현상을 억제할 수 있다.
상기와 같이 S 전구체를 먼저 흘리므로, 버퍼층(400)의 하부에서 S의 농도가 최대값을 가질 수 있다.
S 전구체와 Zn 전구체의 주입(turn on) 시점만을 달리하여 제작한 시료의 I-V 특성을 조사하였을 때, S를 먼저 흘리지 않았거나 Zn를 먼저 흘렸을 때 모든 샘플의 I-V 특성은 단락(short) 특성을 보였으나 S를 먼저 흘려주고 Zn를 흘렸을 때에는 양호한 I-V 특성을 보였다.
I-V 특성이 단락 특성을 보였다는 뜻은 처음에 p-형 CIGS 흡수층에 형성된 VCu에 의한 억셉터(acceptor) 준위가 Zn 원자의 확산에 의하여 ZnCu 도너 준위가 만들어져 n-형 CIGS 흡수층으로 전기적 특성이 변화되었기 때문이다.
상기와 같이 MOCVD 법으로 ZnS 버퍼층(400)을 형성한 후, ZnO 고저항 윈도우층(500)을 형성하기 전, 일정시간 H2O 전구체를 이용하여 생성된 ZnS 버퍼층(400)의 표면에 H2O 흘려주어 기존 형성된 ZnS 버퍼층(400)이 ZnS(O, OH)로 변환되도록 하고, 이어 Zn 전구체를 흘려줌으로서 i-ZnO의 고저항 윈도우층(500)을 형성한다.
H2O 전구체 증기를 먼저 챔버(chamber) 내의 기판(100) 위에 일정시간 흘린 후 Zn 전구체 증기를 주입하여 제작한 태양전지 셀(solar cell)이 보다 좋은 I-V 특성을 보였다. 이는 ZnS 성장 버퍼층(400)에 부분적으로 ZnO 또는 Zn(OH)2 등이 생성되어, CBD법으로 성장시킨 버퍼층과 같이 ZnS 버퍼층이 되어 I-V 특성을 향상시키는 것으로 추정된다.
다음으로, 상기 고저항 윈도우층(500) 상에 저저항 윈도우층(600)이 형성된다. 상기 저저항 윈도우층(600)은 일반적으로 고저항 윈도우층(500)과 같은 물질로 증착하는데, 도펀트(dopant) 물질을 같이 증착하여 전도 특성을 갖게 하는 것이다.
이상에서 실시예들에 설명된 특징, 구조, 효과 등은 본 발명의 적어도 하나의 실시예에 포함되며, 반드시 하나의 실시예에만 한정되는 것은 아니다. 나아가, 각 실시예에서 예시된 특징, 구조, 효과 등은 실시예들이 속하는 분야의 통상의 지식을 가지는 자에 의해 다른 실시예들에 대해서도 조합 또는 변형되어 실시 가능하다. 따라서 이러한 조합과 변형에 관계된 내용들은 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
Claims (8)
- 기판;
상기 기판 상에 배치되는 이면전극층;
상기 이면전극층 상에 배치되는 광 흡수층;
상기 광 흡수층 상에 배치되고 ZnS를 포함하는 버퍼층; 및
상기 버퍼층 상에 배치되는 윈도우층;을 포함하고,
상기 버퍼층은 하부에서 상부로 갈수록 S의 농도가 전체적으로 감소하는 태양전지. - 제1항에 있어서,
상기 버퍼층은 25nm 내지 35nm의 두께로 형성되는 태양전지. - 제1항에 있어서,
상기 버퍼층 상에 형성되고, i-ZnO의 화학식을 갖는 고저항 버퍼층을 포함하는 태양전지. - 기판 상에 이면전극층을 형성하는 단계;
상기 이면전극층 상에 광 흡수층을 형성하는 단계;
상기 광 흡수층 상에 S 전구체를 먼저 주입한 후, Zn 전구체를 주입하여 MOCVD 방법으로 ZnS를 포함하는 버퍼층을 형성하는 단계; 및
상기 버퍼층 상에 윈도우층을 형성하는 단계;를 포함하는 태양전지 제조방법. - 제4항에 있어서,
상기 Zn 전구체는 TEZn, R2Zn, R2ZnNEt3 중 적어도 하나를 포함하고, 상기 S 전구체는 터트-부틸티올(tert-butylthiol t-BuSH), R2S, RSH, H2S gas 중 적어도 하나를 포함하는 태양전지 제조방법. - 제4항에 있어서,
상기 버퍼층은 150℃ 내지 250℃의 범위에서 형성하는 태양전지 제조방법. - 삭제
- 제4항에 있어서,
상기 버퍼층을 형성한 후, 상기 버퍼층 상에 H2O를 흘려주는 단계를 더 포함하는 태양전지 제조방법.
