Abstract
【解決手段】結晶構造が異なる第1の結晶粒子1と第2の結晶粒子2とが混在した混晶系構造を有している。主相粒子はチタン酸バリウム系化合物を主成分とし、La、Ce等の特定の希土類元素を含有している。第1の結晶粒子1は、特定の希土類元素Rが主相粒子に固溶していない主相粒子単独領域3と、特定の希土類元素Rが主相粒子に固溶した表層部の希土類元素固溶領域4とからなる。第2の結晶粒子2は、コア・シェル構造を有し、シェル部6は特定の希土類元素Rが主相粒子に固溶している。そして、第1及び第2の結晶粒子1、2の全結晶粒子に対する個数割合は、第1の結晶粒子1が12〜84%であり、第2の結晶粒子2は16〜88%とする。

Description
誘電体セラミックを第1の結晶粒子1と第2の結晶粒子2との混晶系構造とすることにより、厚みを1μm未満に薄層化した場合であっても、高温負荷特性と静電容量の温度特性の両立を図ることが可能となる。

ここで、Mは、Mn及びVのうちの少なくともいずれか1種を示し、yはMの価数によって一義的に決まる正数を示している。

すなわち、上記一般式(A)が数式(1)〜(7)を満たすことにより、厚みを1μm未満に薄層化した場合であっても、高温負荷特性と静電容量の温度特性とが両立した、信頼性を有する誘電体セラミックを得ることが可能となる。
セラミック素原料としてBaCO3、TiO2を所定量秤量し、これら秤量物をPSZボール及び純水と共にボールミルに投入して、十分に湿式で混合粉砕し、乾燥させた後、1050℃の温度で約2時間、仮焼し、これによりBa1.007TiO3からなる主成分粉末を得た。
試料番号1〜6の各試料について、第1の結晶粒子と第2の結晶粒子の全結晶粒子に対する個数割合をそれぞれ求めた。
また、試料番号6は、焼成温度が980℃と低いため、主相粒子に対するDyO3/2の固溶が促進され難く、このため全結晶粒子に対する第1の結晶粒子の個数割合が88%と多く、全結晶粒子に対する第2の結晶粒子の個数割合が12%と少なかった。その結果、この試料番号6では、平均寿命が120時間と短く、高温負荷特性に劣り十分な信頼性を確保できないことが分かった。

Claims (5)
- 主相粒子がチタン酸バリウム系化合物を主成分とする共に、La、Ce、Pr、Nd、Gd、Tb、Dy、Ho、Er、Tm、Tb、Lu、及びYから選択された少なくとも1種の希土類元素Rを含有し、
前記主相粒子単独又は微量の前記希土類元素Rが前記主相粒子に固溶されてなる第1の結晶粒子と、前記主相粒子からなるコア部と前記主相粒子に前記希土類元素Rが固溶されて前記コア部の周囲に形成されたシェル部とを有する第2の結晶粒子とが混在した混晶系構造を有し、
前記第1及び第2の結晶粒子の全結晶粒子に対する個数割合は、前記第1の結晶粒子が12〜84%であり、前記第2の結晶粒子が16〜88%であることを特徴とする誘電体セラミック。 - 前記第1の結晶粒子は、前記希土類元素Rの前記主相粒子への固溶距離が、前記主相粒子の表面から内部に向かって5nm以下(0を含む。)であることを特徴とする請求項1記載の誘電体セラミック。
- 前記シェル部の厚みが、前記主相粒子の直径の1/8以上3/8以下であることを特徴とする請求項1又は請求項2記載の誘電体セラミック。
- 組成式が、一般式{100(Ba1-xCax)mTiO3+aRO3/2+bMgO+cMOy+dSiO2+eLiO1/2}(ただし、Mは、Mn及びVのうちの少なくともいずれか1種を示し、yはMの価数によって一義的に決まる正数を示す。)で表され、
前記m、x、a、b、c、d、及びeは、それぞれ
0.960≦m≦1.030、
0≦x≦0.20、
0.2≦a≦5.0、
0≦b≦2.0、
0.2≦c≦1.0、
0.5≦d≦4.0、
0.5≦e≦6.0
であることを特徴とする請求項1乃至請求項3のいずれかに記載の誘電体セラミック。 - 誘電体セラミック層と内部電極とが交互に積層されて焼成されたセラミック焼結体を備え、該セラミック焼結体の両端部に外部電極が形成された積層セラミックコンデンサにおいて、
前記誘電体セラミック層が、請求項1乃至請求項4のいずれかに記載の誘電体セラミックで形成されていることを特徴とする積層セラミックコンデンサ。
