近年来,化学-机械抛光(CMP)已成为半导体芯片生产商在铺设电路图案层时使半导体芯片表面平坦化的技术选择。CMP技术是公知的且通常用抛光垫和抛光组合物完成。
半导体晶片的制造通常涉及在例如硅、砷化镓、磷化铟等的半导体衬底上形成多个集成电路。所述集成电路通常由一系列工艺步骤形成,其中在衬底上形成如导电材料、绝缘材料和半导体材料的材料的图案化层。为了最大化每块晶片的集成电路的密度,在贯穿半导体晶片生产过程的各个阶段都需要极其平坦、精确抛光的衬底。就此而言,半导体晶片的生产通常涉及使用至少一个,更通常而言多于一个的抛光步骤。
抛光步骤通常涉及在抛光流体或组合物的存在下使抛光垫和半导体晶片衬底相对彼此旋转或摩擦,通常使用受控且重复性的运动。垫有助于半导体衬底的机械抛光,而抛光流体有助于衬底的机械和化学抛光,并促进从制品的粗糙表面除去和运走磨损的材料。通常将抛光流体置于制品待抛光的粗糙表面和抛光垫的工作表面之间。抛光流体通常为碱性并可包含磨料,例如特别是微粒状氧化铈或二氧化硅。可使用抛光除去金属、电介质或电子工业中的其他材料。
不同材料的各种CMP垫已被描述过或正在使用当中,例如美国专利6,022,268中描述的金属垫;美国专利5,489,233中描述的包含粒子的抛光垫;以商品名POLITEX出售的浸渍聚合物的织造纤维的抛光垫;和通过原位制备或掺入空心填充材料而形成的含孔隙空间的聚合物片的垫(以商标IC 1000出售)。在目前使用的垫当中,包括多层材料的复合垫,其具有与被抛光的半导体表面接触的外部衬底。还已知由多孔泡沫材料制得的CMP垫。例如,美国专利6,913,517描述了微孔聚氨酯抛光垫,美国专利4,954,141描述了由发泡的含氟聚合物制成的抛光垫。美国专利7,059,936描述了特别与疏水性抛光组合物一起使用的具有低表面能的抛光垫。
尽管针对CMP垫进行了深入的研发,本领域仍然持续需要不断改善抛光效率和效力,特别是以低缺陷为特征。对于CMP垫,通常在除去抛光材料的速度和抛光晶片中的缺陷水平之间权衡。换句话说,更硬的垫可导致更快的抛光,但进而可导致更高的缺陷。有利的是获得抛光迅速、高效且导致低缺陷水平的CMP垫。
此外,当使用高活性抛光组合物以抛光半导体晶片时,CMP垫的化学性质和机械结构可能劣化。结果,抛光垫的效率可能降低,例如,抛光速度可能下降,并可导致增大的表面粗糙度、起伏度和/或损坏。用高价的新垫频繁更换昂贵的抛光垫是不合乎需要的。此外,即使当垫随时间仅轻微劣化,抛光条件(如工作压力、抛光板的旋转速度,和抛光板用冷却水的温度和流速)也可能需要连续控制以应对劣化程度,从而获得半导体晶片表面的所需抛光。期望获得在晶片重复抛光之后具有改善的抗劣化性的CMP垫。
因此,本领域仍然持续需要改善的CMP垫,特别是提供具有低缺陷的抛光表面的垫。对于这些垫而言,进一步有利的是具有良好的抗劣化性,以及良好的抛光效率、可加工性和低成本。此外还期望更精细地控制或调整抛光垫的研磨性能以平衡其移除特定涂层而不破坏特定表面材料或导致不期望的刮擦或其他损坏的能力。还期望能够针对特定应用经济地制造并定制这类垫。
发明内容
为了克服上述问题并完成所需目标,聚氨酯层包含:发泡聚氨酯,其中所述聚氨酯泡沫具有约640至约1200kg/m3的密度,多个平均直径为约20至约200微米的孔,和具有小于35mN/m临界表面能和3至100微米中值粒径的疏水性聚合物粒子。在一个实施方案中,所述层具有约640至960kg/m3的密度。

具体实施方式
改良的抛光垫包含机械发泡的聚氨酯泡沫,其由异氰酸酯预聚物、含羟基化合物和有机硅表面活性剂的特定组合形成,并包含疏水性聚合物粒子,所述疏水性聚合物粒子产生了较精细的孔径。这种抛光垫具有高抛光速度并提供具有极低缺陷的抛光表面,即使在0.20微米的检测水平下也是如此。抛光过程中观察到较少的热累积,这可以潜在地提供随时间更稳定的性能。因此,抛光垫即使在长期使用之后仍可具有优异的抗劣化性。
抛光垫包含机械发泡的聚氨酯泡沫的基质和多个疏水性微粒粒子,例如,疏水性聚合物粒子。本文使用的术语“疏水性微粒”是指具有低表面能的微粒,例如,临界表面张力小于40mN/m,特别是小于35mN/m,更特别是不超过30mN/m,例如15至25mN/m。因此,当在疏水性微粒中使用聚合物时,所述聚合物优选仅包含少量(如果有的话)亲水官能团或离子基团,更优选不含亲水或离子基团。
对疏水性聚合物不作特别限定并且其可包含下列,或基本由下列组成:碳氟化合物、氟氯碳化合物、硅氧烷(例如-R2SiO-单元,其中R独立地为氢原子或烃基),或C2-8烃重复单元,例如乙烯、丙烯、丁烯或苯乙烯,或上述重复单元的组合。因此,疏水性聚合物可例如包括有机硅橡胶、聚二有机硅氧烷(例如聚二甲基硅氧烷)、聚丁二烯、聚乙烯、聚丙烯、聚苯乙烯和聚丙烯酰胺。
在一个特定的实施方案中,疏水性聚合物为氟化聚合物,也被称作含氟聚合物。本文使用的“含氟聚合物”包括含有衍生自氟化α-烯烃单体(即包括至少一个氟原子取代基的α-烯烃单体)的重复单元和任选的与氟化α-烯烃单体反应性的非氟化烯键式不饱和单体的均聚物和共聚物。示例性的α-烯烃单体包括CF2=CF2、CHF=CF2、CH2=CF2、CH=CHF、CClF=CF2、CCl2=CF2、CClF=CClF、CHF=CCl2、CH2=CClF,和CCl2=CClF、CF3CF=CF2、CF3CF=CHF、CF3CH=CF2、CF3CH=CH2、CF3CF=CHF、CHF2CH=CHF和CF3CH=CH2,和全氟(C2-8)烷基乙烯基醚,例如全氟辛基乙烯基醚。具体而言,氟化α-烯烃单体为选自下列的一种或更多种:四氟乙烯(CF2=CF2)、一氯三氟乙烯(CClF=CF2)、偏二氟乙烯(CH2=CF2)和六氟丙烯(CF2=CFCF3)。示例性的非氟化单烯键式不饱和单体包括乙烯、丙烯、丁烯和烯键式不饱和芳族单体如苯乙烯。示例性的含氟聚合物包括聚(四氟乙烯)均聚物(PTFE)、聚(六氟乙烯)、聚(四氟乙烯-六氟乙烯)和聚(四氟乙烯-乙烯-丙烯)。一种特定的示例性含氟聚合物为PTFE,其可为成纤性或非成纤性的。
粒子可为约3至约100微米,特别是约5至约50微米。在一个实施方案中,粒子的中值粒径为约3至约30微米,特别是约25微米,其已显示产生具有由SEM(扫描电镜)测得的约20至约200微米,特别是约50至约100微米平均孔径的聚氨酯泡沫。这种尺寸的含氟聚合物粒子例如可从各种来源商业购得。可使用双峰、三峰和更多峰的不同粒径。
含氟聚合物可为细粉、分散体或颗粒形式,包括通过凝固和干燥分散体制备的PTFE而制成的凝固分散体。通过悬浮聚合制成的粒状PTFE(聚四氟乙烯)、FEP(氟化乙烯丙烯),或PFA(全氟烷氧基)可具有对于一种标准产品而言为约30至约40微米的中值粒径。粒状含氟聚合物可被低温研磨至呈现出小于约100微米的中值粒径。
当存在微粒含氟聚合物时,本领域技术人员可根据期望的抛光垫和聚氨酯制剂的性质容易地确定形成聚氨酯的组合物的微粒含氟聚合物的有效含量。有效量通常为全部形成聚氨酯的组合物的约0.1至约5重量%(wt%),特别是全部形成聚氨酯的组合物的约1至约4wt%,更特别是约2至约3wt%。
不希望局限于理论,据信在形成聚氨酯的组合物中掺入疏水性粒子增加了混合粘度并在聚氨酯中提供极细微的微孔结构。通常使用极细的孔结构以产生可保持抛光组合物或浆料的磨粒的表面微凹凸体(asperity)。不希望局限于理论,据信疏水性粒子的存在通过降低表面能而提高机械起泡过程中小孔的稳定性。这导致抛光垫中存在更大量的小孔。结果出乎意料地发现,抛光垫的某些性能特性得以显著改善,正如如下实施例中所述,包括高抛光效率、低抛光温度和低缺陷水平。
此外,不希望局限于理论,聚氨酯基质中的疏水性粒子的表面能可能干扰抛光过程中浆料的“浸湿(wetting out)”。另外,据信聚氨酯中疏水性粒子的存在导致抛光过程中浆料微粒被保持更长时间或截留在抛光垫表面的非疏水性部分中。据信尤其这种现象可能是抛光垫提供改进的抛光量而不造成缺陷的原因。疏水性粒子的较低表面能也可能导致抛光过程中的较少摩擦,从而导致较低的抛光温度。
机械发泡的聚氨酯泡沫基质由反应性组合物形成,所述组合物包含与含活性氢的组分反应的有机聚异氰酸酯组分、泡沫稳定表面活性剂和催化剂。有机聚异氰酸酯的通式为Q(NCO)i,其中i为平均值大于2的整数,且Q为具有i价的聚氨酯基团。因此,Q(NCO)i是通常被称作预聚物的组合物。这种预聚物通过使化学计量过量的上述聚异氰酸酯与含活性氢的组分(例如下述含多羟基的材料或多醇)反应形成。在一个实施方案中,以约30%至约200%化学计量过量的比例使用聚异氰酸酯,所述化学计量基于多醇中每当量羟基的异氰酸酯基团的当量。在一个特定的实施方案中,机械发泡包含异氰酸酯预聚物的组合物以获得发泡聚氨酯材料,所述发泡聚氨酯材料形成期望的坚硬垫。聚异氰酸酯的用量将根据制备中的聚氨酯的性质稍作变动。
形成聚氨酯的组合物中的聚异氰酸酯的用量将根据制备中的聚氨酯的性质变动。通常,总-NCO当量与总活性氢当量提供0.8至1.2当量-NCO/当量活性氢反应物的活性氢(例如羟基氢)之比,优选约1.0至1.05当量-NCO/活性氢之比。
含活性氢的组分可包含不同类型含活性氢的组分的混合物,包括三醇、二醇和平均羟基官能度大于3的化合物。
特别地,含活性氢的组分包含聚酯多醇和/或聚醚多醇。合适的聚酯多醇包括多醇与二羧酸或其成酯衍生物(例如酸酐、酯和卤化物)的缩聚产物,可在多醇的存在下通过内酯的开环聚合获得的聚内酯多醇,可通过碳酸二酯与多醇的反应获得的聚碳酸酯多醇和蓖麻油多醇。可用于制备缩聚聚酯多醇的合适的二羧酸和二羧酸衍生物为脂族或脂环族二羧酸,例如戊二酸、己二酸、癸二酸、富马酸和马来酸;二聚酸;芳族二羧酸,如邻苯二甲酸、间苯二甲酸和对苯二甲酸;三元酸或更高官能化的多羧酸,如均苯四酸;以及酸酐和二烷基酯(second alkyl ester),如马来酸酐、邻苯二甲酸酐和对苯二甲酸二甲酯。也可使用环酯聚合物。从至少一种环酯单体制备环酯聚合物例示于美国专利3,021,309至3,021,317;3,169,945;和2,962,524中。合适的环酯单体包括但不限于δ-戊内酯;ε-己内酯;ζ-庚内酯;单烷基-戊内酯,例如单甲基-、单乙基-和单己基-戊内酯。聚酯多醇通常可以包括己内酯基的聚酯多醇、芳族聚酯多醇、己二酸乙二醇酯基的多醇,和包含任一前述聚酯多醇的混合物。通常优选由ε-己内酯、己二酸、邻苯二甲酸酐,和对苯二甲酸或对苯二甲酸的二甲基酯制成的聚酯多醇。
聚醚多醇可通过环氧烷(例如环氧乙烷、环氧丙烷及其混合物)与水或多羟基有机组分的化学加成获得,所述多羟基有机组分为例如乙二醇、丙二醇、1,3-丙二醇、1,2-丁二醇、1,3-丁二醇、1,4-丁二醇、1,5-戊二醇、1,2-己二醇、1,10-癸二醇、1,2-环己二醇、2-丁烯-1,4-二醇、3-环己烯-1,1-二甲醇、4-甲基-3-环己烯-1,1-二甲醇、3-亚甲基-1,5-戊二醇、二甘醇、(2-羟基乙氧基)-1-丙醇、4-(2-羟基乙氧基)-1-丁醇、5-(2-羟基丙氧基)-1-戊醇、1-(2-羟基甲氧基)-2-己醇、1-(2-羟基丙氧基)-2-辛醇、3-烯丙氧基-1,5-戊二醇、2-烯丙氧基甲基-2-甲基-1,3-丙二醇、[4,4-戊氧基)-甲基]-1,3-丙二醇、3-(邻-丙烯基苯氧基)-1,2-丙二醇、2,2′-二异亚丙基双(对亚苯氧基)二乙醇、丙三醇、1,2,6-己三醇、1,1,1-三羟甲基乙烷、1,1,1-三羟甲基丙烷、3-(2-羟基乙氧基)-1,2-丙二醇、3-(2-羟基丙氧基)-1,2-丙二醇、2,4-二甲基-2-(2-羟基乙氧基)-甲基戊二醇-1,5;1,1,1-三[2-羟基乙氧基)甲基]-乙烷、1,1,1-三[2-羟基丙氧基)-甲基]丙烷、二甘醇、二丙二醇、季戊四醇、山梨糖醇、蔗糖、乳糖、α-甲基葡萄糖苷、α-羟烷基葡萄糖苷、酚醛树脂聚合物、磷酸、磷酸单苯酯、聚磷酸如三聚磷酸和四聚磷酸、三元缩合产物等。制备聚亚烷基多醇中使用的环氧烷通常具有2至4个碳原子。示例性的环氧烷为环氧丙烷以及环氧丙烷与环氧乙烷的混合物。可特别提及聚四亚甲基聚醚二醇或二元醇,及其与一种或更多种其他多醇的混合物。上文所列的多醇本身可用作活性氢组分。
一类特定的聚醚多醇通常由式R[(OCnH2n)zOH]a表示,其中R为氢或多价烃基;a为等于R价态的整数(即2至8),n在每种情况下为2至4的整数(包括端点,优选为3),z在每种情况下为具有2至200,优选15至100的值的整数。特别地,聚醚多醇可具有式R[(OC4H8)zOH]2,其中R为二价烃基,z在每种情况下为2至约40,特别是5至25。
可使用的另一种类的含活性氢的材料为通过使烯键式不饱和单体与美国专利3,383,351中所述的多醇聚合获得的聚合物多醇组合物,其公开内容并入本文以作参考。用于制备这种组合物的合适单体包括丙烯腈、氯乙烯、苯乙烯、丁二烯、偏二氯乙烯和上述美国专利中指明和描述的其他烯键式不饱和单体。合适的多醇包括上文和美国专利3,383,351中列举和描述的那些。含活性氢的组分也可包含含多羟基的化合物,如羟基封端的聚烃(美国专利2,877,212);羟基封端的聚缩甲醛(美国专利2,870,097);脂肪酸甘油三酸酯(美国专利2,833,730和2,878,601);羟基封端的聚酯(美国专利2,698,838、2,921,915、2,591,884、2,866,762、2,850,476、2,602,783、2,729,618、2,779,689、2,811,493、2,621,166和3,169,945);羟甲基封端的全氟亚甲基(美国专利2,911,390和2,902,473);羟基封端的聚亚烷基醚二醇(美国专利2,808,391;英国专利733,624);羟基封端的聚亚烷基亚芳基醚二醇(美国专利2,808,391);和羟基封端的聚亚烷基醚三醇(美国专利2,866,774)。
在一个特定的实施方案中,含活性氢的组分包含较高分子量的聚醚多醇和/或聚酯多醇和极低分子量的多醇作为增链剂或交联剂。优选的聚醚多醇包括聚氧化亚烷基二醇和三醇,和具有接枝到聚合物链上的聚苯乙烯和/或聚丙烯腈的聚氧化亚烷基二醇和三醇及其混合物。优选的聚酯多醇基于己内酯。
示例性的极低分子量的增链剂和交联剂包括分子量为约200至400的链烷二醇和二亚烷基基二醇和/或多元醇,优选三醇和四醇。基于含活性氢的组分的总重量,以约0.5至约20重量%,优选约10至15重量%的量使用增链剂和交联剂
因此,在一个实施方案中,多醇组分包含重均分子量为约650至约2900,特别是介于1000和2800之间,更特别是1500至2500的聚合二醇。聚合二醇可具有10至200的羟基值,优选15至50,更优选20至40的羟基值。优选的聚合二醇为聚氧化亚烷基多醇。在一个特定的实施方案中,聚合二醇为聚醚氧化物二醇,更特别是聚醚二醇。发现与其他二醇相比,聚四亚甲基醚二醇的使用有利于改善磨损性。
多醇可进一步包括三醇。在一个实施方案中,三醇具有80至2000,优选100至1000,更优选150至400的重均分子量(Mw)。(除非本文中另有说明,否则所有分子量均为重均分子量。)羟基值可为200至2000,优选500至1500。优选的三醇为聚己内酯三醇。
在另一个实施方案中,多醇组分还包括极低分子量(低于约200)的二醇,包括但不限于二丙二醇、1,4-丁二醇、2-甲基-1,3-丙二醇和3-甲基-1,5-戊二醇。该化合物可在聚氨酯的反应混合物中用作增链剂。
在一个实施方案中,用于形成聚氨酯的反应混合物包含作为增链剂的聚合二醇、三醇和低分子量二醇,以及聚异氰酸酯预聚物。在该实施方案中,聚合二醇的重均分子量比三醇和二醇化合物大至少约1000。特别地,含活性氢的组分包含约50至约90重量份(pbw)的聚合二醇,特别是聚醚二醇,约5至约25pbw的三醇,特别是Mw为约80至约2000的三醇,和约1至约25pbw的增链剂。在另一个实施方案中,含活性氢的组分包含约60至约80重量份(pbw)的聚合二醇,特别是聚醚二醇,约10至约20pbw的三醇,和约1至约20pbw的增链剂。
在多个实施方案中,取决于针对特定应用的抛光垫的所需坚硬性或软度,基于含羟基化合物(包括所有多醇或二醇)(如果使用的话,包括其他交联添加剂、填料、表面活性剂、催化剂和颜料)的羟基值的平均wt%羟基通常可为约150至约350。例如,相对更坚硬的垫可具有300-350的总羟基值,更柔软的垫可具有150-200的总羟基值,和中等垫可具有200至300的羟基值。羟基值被定义为在使用或不使用其他交联添加剂的情况下由1克多醇或多醇混合物制备的充分乙酰化的衍生物的水解产物完全中和所需的氢氧化钾的毫克数。羟基值也可如下式定义:

进一步选择特定的多醇化合物,即分子量和羟基值,从而提供约2000至约10000道尔顿,优选约3000至约6000道尔顿的交联点间分子量(molecular weight between crosslinks)。交联点间分子量(Mc)通过材料的总重量除以每个反应性组分的摩尔数与其官能度减二的乘积的总和计算。
可使用多种表面活性剂(包括表面活性剂的混合物)以在固化之前使聚氨酯泡沫稳定。例如,有机硅表面活性剂是基本上由SiO2(硅酸酯)单元和(CH3)3SiO0.5(三甲基甲硅烷氧基)单元以约0.8∶1至约2.2∶1,特别是约1∶1至约2.0∶1的硅酸酯与三甲基甲硅烷氧基单元的摩尔比组成的共聚物。另一有机硅表面活性剂稳定剂为部分交联的硅氧烷-聚氧化亚烷基嵌段共聚物及其混合物,其中硅氧烷嵌段和聚氧化亚烷基嵌段通过硅-碳键或通过硅-氧-碳键连接。硅氧烷嵌段包含烃-硅氧烷基且结合至所述键的每个嵌段具有平均至少二价的硅。至少一部分聚氧化亚烷基嵌段包含氧亚烷基且为多价,即,结合至所述键的每个嵌段具有至少二价的碳和/或碳结合的氧。任何剩余的聚氧化亚烷基嵌段包含氧亚烷基且为单价,即,结合至所述键的每个嵌段仅具有一价的碳或碳结合的氧。也可使用具有聚二甲基硅氧烷主链和可溶性侧基的梳形结构。此外,可使用常规有机聚硅氧烷-聚氧化亚烷基嵌段共聚物,如美国专利2,834,748、2,846,458、2,868,824、2,917,480和3,057,901中描述的那些。用作泡沫稳定剂的有机硅聚合物的量可为例如0.5wt%至10wt%份或更多,基于活性氢组分的量。在一个实施方案中,聚氨酯制剂中的有机硅表面活性剂的量为约1.0wt%至约6.0wt%,基于活性氢组分的量。
泡沫制备中可使用常规用于催化异氰酸酯组分与含活性氢的组分反应的大量催化剂。这些催化剂包括铋、铅、锡、铁、锑、铀、镉、钴、钍、铝、汞、锌、镍、铈、钼、钒、铜、锰和锆的有机和无机酸盐及有机金属衍生物,以及膦和有机叔胺。这些催化剂的实例为二月桂酸二丁基锡、二乙酸二丁基锡、辛酸亚锡、辛酸铅、环烷酸钴、三乙胺、三乙烯二胺、N,N,N′,N′-四甲基乙烯二胺、1,1,3,3-四甲基胍、N,N,N′N′-四甲基-1,3-丁二胺、N,N-二甲基乙醇胺、N,N-二乙基乙醇胺、1,3,5-三(N,N-二甲基氨丙基)-s-六氢三嗪、邻-和对-(二甲基氨甲基)苯酚、2,4,6-三(二甲基氨甲基)苯酚、N,N-二甲基环己胺、五甲基二乙烯三胺、1,4-二偶氮双环[2.2.2]辛烷、N-羟基-烷基羧酸季铵和四甲基甲酸铵、四甲基乙酸铵、四甲基2-乙基己酸铵等,以及包含任一上述催化剂的组合物。
优选基于如下金属的乙酰丙酮金属盐:铝、钡、镉、钙、铈(III)、铬(III)、钴(II)、钴(III)、铜(II)、铟、铁(II)、镧、铅(II)、锰(II)、锰(III)、钕、镍(II)、钯(II)、钾、钐、钠、铽、钛、钒、钇、锌和锆。特定的催化剂为双(2,4-戊二酮)镍(II)(也称作乙酰丙酮镍或二乙酰丙酮镍)及其衍生物,如二乙腈二乙酰丙酮镍、二苯腈二乙酰丙酮镍、双(三苯膦)二乙酰乙酰丙酮镍等。乙酰丙酮铁(FeAA)具有良好的相对稳定性,良好的催化活性且无毒性。
在一个实施方案中,向乙酰丙酮金属盐(或其它催化剂)中加入乙酰丙酮(2,4-戊二酮),正如共同转让于Simpson的美国专利5,733,945中所述,其被并入本文以作参考。乙酰丙酮提供潜热,为所需的混合、流延和其他步骤给予时间,并避免低温加工过程中有害的过早固化。然而,由于材料在数个加热区中固化且氨基甲酸酯混合物的温度升高,因而乙酰丙酮被驱除。随着乙酰丙酮的移除及其相关的延迟功能,乙酰丙酮金属盐可以重新开始其通常的高反应性并在聚氨酯反应结束时提供非常高的催化水平。加工循环后期的该高反应性是有利的并提供改善的机械性能如压缩变形。在该实施方案中,乙酰丙酮金属盐与乙酰丙酮之比以重量计为约2∶1。
反应性组合物中存在的催化剂的量基于含活性氢的组分的重量可为约0.03wt%至约3.0wt%。
在一个实施方案中,当使用水作为发泡剂时,选择FeAA作为催化剂。可使用其他催化剂或助剂,例如胺,以调节水和氨基甲酸酯的相对反应速度。水与异氰酸酯反应释放CO2。FeAA与乙酰丙酮一起使用以延迟方式催化固化反应,这阻止了过早固化并因此允许化学(和任选物理)发泡持续不受妨碍。催化剂最终允许聚氨酯泡沫的完全固化。将乙酰丙酮金属盐通过预溶解在合适的溶剂如二丙二醇或其他含羟基组分中而最方便地加入,所述溶剂随后参与反应并成为最终产物的一部分。
取决于所需的抛光垫性质,例如其磨损性或其他性质,及其作为抛光垫在不同工件上的特定用途,形成聚氨酯的组合物可进一步包含其他任选的添加剂。示例性的添加剂包括染料、颜料(例如二氧化钛和铁的氧化物)、抗氧化剂、抗臭氧剂、阻燃剂、紫外线稳定剂、导电填料、导电聚合物等。
抛光垫可任选包含其他粒子,例如除上述掺入垫材料的疏水性粒子之外的粒子。所述粒子可为磨料粒子、聚合物粒子、复合材料粒子(例如胶囊化粒子)、有机粒子、无机粒子、澄清粒子、水溶性粒子及其混合物。所述聚合物粒子、复合材料粒子、有机粒子、无机粒子、澄清粒子和水溶性粒子在性质上可为磨料或非磨料。磨料粒子例如可为金属氧化物,如选自下列的金属氧化物:氧化铝、二氧化硅、二氧化钛、二氧化铈、氧化锆、氧化锗、氧化镁、其共同形成的产物,及其组合,或碳化硅、氮化硼、金刚石、石榴石,或陶瓷磨料。磨料粒子可为金属氧化物和陶瓷的混合物,或无机和有机材料的混合物。所述粒子也可为聚合物粒子,如聚苯乙烯粒子、聚甲基丙烯酸甲酯粒子、液晶聚合物(LCP,例如包含萘单元的芳族共聚酯)、聚醚醚酮(PEEK)、微粒热塑性聚合物(例如微粒热塑性聚氨酯)、微粒交联聚合物(例如微粒交联聚氨酯或聚环氧化物),或其组合,如美国专利7,204,742中所述。复合粒子包含固体核(例如金属氧化物、金属、陶瓷或聚合物)和聚合物壳(例如聚氨酯、尼龙或聚乙烯)。澄清粒子可为页硅酸盐(例如云母如氟化云母,和粘土如滑石、高岭土、蒙脱土、水辉石)、玻璃纤维、玻璃珠、金刚石粒子、碳纤维等。
形成聚氨酯的组合物中可存在少量的水或发泡助剂。例如,可使用高沸点碳氟化合物,例如在高于约40℃沸腾的那些。特定的碳氟化合物包括在高于约40℃沸腾的Ucon碳氟化合物和FREONS,例如1,1,2-三氯-1,2,2-三氟乙烷,和四氯二氟乙烷、四氯单氟乙烷的异构体等。尽管并非必需,可出于在需要更多膨胀的情况下在热固化过程中提供更多的这种膨胀的目的使用助剂。
通过以预定的量使反应性组合物(即,异氰酸酯组分、含活性氢的组分、烃粒子、泡沫稳定表面活性剂、催化剂和其他任选添加剂)与发泡气体机械混合而制备发泡材料。通过在高剪切设备(如Hobart混合机和Oakes混合机)中机械拍打液相从而将惰性气体引入液相中。优选机械发泡,因为其与化学发泡泡沫相比更易于造成球形孔。泡沫的气相最优选为空气,因为其最为廉价且容易得到。然而,如果需要,可使用环境条件下为气相且基本上为惰性或与液相的任何组分均不反应的其他气体。这种其他气体包括,例如氮气、二氧化碳和在环境温度下通常为气态的碳氟化合物。气体可在如Oakes混合机的常规操作中的压力下引入,或如在Hobart混合机中通过拍打或抽打作用从上部大气引入。机械拍打操作优选在不超过100至200psig(磅力/平方英寸规格)的压力下进行。通常可使用易得的混合设备且无需特殊设备。拍打至液相中的惰性气体的量应足以提供在环境大气压力下具有约30至约60pcf(磅/立方英尺),特别是约45至约55pcf,且小于起泡前液相密度的约50%至约90%的密度的泡沫。机械拍打可在Oakes混合机中进行数秒的时间,或在Hobart混合机中进行约3至30分钟,或持续直至在采用的混合设备中获得所需的泡沫密度。从机械拍打操作中出现的泡沫基本上化学稳定且结构稳定,但是易于在环境温度(例如约15℃至约30℃)下加工。泡沫的粘稠度(consistency)类似于气雾分配剃须膏的粘稠度。
起泡的混合物可被连续进料到衬底膜上,所述衬底膜也可用作生产工艺中的转移工具。衬底膜在本文中也可被称作第一载体或底部载体层,但是取决于具体方法,衬底膜也可为固定的。此外,发泡的混合物的上侧可配置表面保护膜,其在本文中也被称作第二载体或顶部载体。因此,根据需要,发泡的反应性组合物可包夹在上部和下部的两个膜之间并成形为片状,这样其表面避免粗糙化,且其厚度得以控制,由此制备发泡聚氨酯片材,由该发泡聚氨酯片材可形成抛光垫。
在另一个实施方案中,可通过机械起泡和发泡的组合制备泡沫。在一种进行方式中,首先将用于制备低密度泡沫的组分,即异氰酸酯组分、含活性氢的组分、疏水性粒子、催化剂、发泡剂和任何其他添加剂混合在一起,然后用空气进行机械起泡。或者可以在机械起泡过程中向液相中顺序加入组分。
在实践中,衬底或载体可从供应辊退绕(play out),并在与固化的聚氨酯泡沫分离后最终重绕至卷绕辊上。衬底材料的选择可取决于如下因素:如所需的支撑程度和柔韧性,所需的可从固化泡沫释放的程度,成本等考虑因素。可使用纸、诸如不锈钢的金属薄片或诸如聚对苯二甲酸乙二醇酯的聚合物膜、有机硅等。所述材料可涂有剥离涂层。在一个实施方案中,衬底可涂有旨在转移至固化的聚氨酯泡沫表面的材料,例如可从衬底剥离的聚氨酯膜。纤维状网或其他填料可布置在衬底表面上,从而最终掺入固化的泡沫中。在另一个实施方案中,泡沫固化至衬底上。因此,衬底可任选为最终产物的一部分,而不与泡沫分离。在一个实施方案中,传送带可用作衬底并具有平坦或纹理表面。
在一个特定的实施方案中,为了增强制品(如化学-机械抛光垫)的结构强度并且改善产物的操作性能,使衬底膜固化至聚氨酯泡沫片材上,即其与聚氨酯片材结合。如下文针对制备方法的描述,该衬底膜也可作为制备装置中发泡的反应性组合物的传送工具,如美国专利7,338,983中所述。因此,衬底膜可为具有低的可热收缩性的聚合物,如聚对苯二甲酸乙二醇酯(PET),所述聚合物具有可抵抗由滚压机施加的张力的物理强度和对由加热工具施加的热的耐受性。此外,也可使用包含如聚烯烃、聚酯、聚酰胺或聚氯乙烯的聚合物的膜。即使当衬底膜与聚氨酯泡沫片材结合时,膜的厚度也不会不利地影响制品的抛光性能。在一个特定的实施方案中,使泡沫流延至聚氨酯泡沫的第一层上,如Cabot的美国专利6,884,156或World Properties,Inc的美国专利6,635,688。泡沫垫可一体式结合,或用粘合剂层合以形成复合结构。在另一个实施方案中,抛光垫可为包含与机械起泡的附垫(subpad)同时流延的未起泡的顶部抛光垫的复合垫。
在一个实施方案中,使聚氨酯材料流延至衬底上之后,将组合物(任选发泡之后)递送至加热区以固化聚氨酯泡沫。取决于泡沫材料的组成,温度维持在适于固化泡沫的范围,例如约90℃至约220℃。出于在泡沫外表面上形成一体式表皮的目的,可确立差异温度。
泡沫被加热和固化之后,其可随后转到冷却区,其中通过合适的冷却装置如风扇进行冷却。在一个实施方案中,如果适合,移除衬底并且可以使泡沫卷绕至辊上。或者,如果需要,泡沫可进行进一步加工,例如层合(使用热和压力结合)至衬底。
在最终步骤中,在一个实施方案中,获得长的发泡聚氨酯片材,其可被冲压成作为最终产物的CMP垫的形状。然后可进行最终检测。或者,发泡聚氨酯片材可被切割成单独的片材,同时进行最终检测,从而以其当前的最终形状进行船运,随后加工成单独的CMP垫。固化的聚氨酯泡沫的厚度为约0.5至约5.0mm,特别是约1.0至约3.0mm。
可通过打磨或调理,例如通过相对于研磨表面移动垫从而修饰抛光层。用于调理的优选研磨表面为优选金属且优选嵌有1μm至0.5mm范围尺寸的金刚石的圆盘。任选地,可在调理流体,优选包含磨粒的水基流体的存在下进行调理。
抛光层还包括凹槽、通道和/或穿孔。所述特征可有利于跨经抛光层表面的抛光组合物的横向输送。凹槽、通道和/或穿孔可为任意合适的式样并可具有任意合适的深度和宽度。抛光垫衬底可具有两种或更多种不同的凹槽式样,例如美国专利5,489,233中所述的大凹槽和小凹槽的组合。凹槽可为线形凹槽、倾斜凹槽、同心凹槽、螺旋或圆形凹槽,或XY断面线(crosshatch)式样的形式,且在连通性上可为连续或不连续的。抛光垫衬底任选还包含一个或更多个孔、透明区或半透明区(例如,美国专利5,893,796中描述的窗口)。当抛光垫衬底与原位CMP过程监控技术结合使用时,期望包含这类孔或半透明区(即光学透射区)。
抛光垫材料的性能也可受抛光垫的其他物理性质的影响并且有时受其控制,尽管垫性能也取决于抛光过程的所有方面以及例如垫、浆料、抛光工具和抛光条件之间的相互作用。
为了给泡沫提供所需的机械性能,特别是聚氨酯泡沫的出众的抛光性能,泡沫的平均孔径可为约20至约150微米,优选约50至约100微米。
在一个实施方案中,抛光垫具有30至65磅/立方英尺(pcf),或480至1040千克/立方米(kg/m3),特别是40至60pcf(640至960kg/m3)的密度。
调理之后测量表面粗糙度值。在一些实施方案中,抛光垫的表面粗糙度为约2至约25微米Ra,特别是约3至约20微米Ra。
抛光垫可具有约45至约65的肖氏D硬度。在其他实施方案中,抛光垫具有约55至约63的肖氏D硬度。
在一个实施方案中,基于采用躺滴(Sessile Drop)接触角测量技术的Fowkes方法,抛光垫在研磨后的表面能可为约15至约50mN/m,特别是约20至约40mN/m,更特别是约30至约35mN/m。对于该实施方案,基于如下实施例中所述的采用躺滴接触角测量技术的Fowkes方法,所制备的(研磨前)聚氨酯材料的表层表面(skin surface)可为约10至约35mN/m,特别是约15至约30mN/m,更特别是约20至约25mN/m。
抛光垫可通过动态机械分析技术来表征(如J.D.Ferry,“ViscoelasticProperties of Polymers”,纽约,Wiley.1961中所述,其被全部并入本文以作参考)。粘弹性材料在响应于所施加的变形时显示出粘性和弹性行为。产生的应力信号可被分成两个分量:与应变同相的弹性应力,和与应变速率同相但与应变异相90度的粘性应力。弹性应力是材料表现为弹性固体的程度的度量;粘性应力度量材料表现为理想流体的程度。弹性和粘性应力通过应力与应变之比(该比可被定义为模量)与材料性能相关。因此,弹性应力与应变之比为储能(或弹性)模量,粘性应力与应变之比为损耗(或粘性)模量。当以拉伸或压缩进行测试时,E’和E”分别表示储能和损耗模量。
损耗模量与储能模量之比为应力和应变之间的相角移动(phase angleshift,δ)的正切值。根据方程式,E″/E′=tanδ且为材料阻尼能力的度量。
除了上述参数tanδ之外,用于预测抛光性能的另一参数被称作“能量损失因子”,ASTM D4092-90(“塑料动态机械测量相关标准术语(Standard Terminology Relating to Dynamic Mechanical Measurementsof Plastics)”)定义该参数为每个变形周期中每单位体积损失的能量,其被全部并入本文以作参考。换句话说,其是应力-应变滞回线中的面积的度量。
能量损失因子(KEL)是tanδ和弹性储能模量(E’)二者的函数且可通过下式定义:
KEL=tanδ*1012/[E′*(1+tanδ2)]
其中E′的单位为帕斯卡。
垫的KEL值越高,弹性回跃通常就越低。在抛光周期中,能量被传递至垫。一部分该能量作为热消散,剩余部分储存在垫中并随后在抛光周期中作为弹性能量释放。通常垫的KEL值越高,弹性回跃就越低。为了增加KEL值,可使垫更柔软。然而,这种方法可能降低垫的劲度,导致抛光效率下降和其他潜在问题。
储能模量(E’)和能量损失因子(KEL)可用动态机械分析法在0℃、20℃、40℃、50℃和70℃的温度和10弧度/秒的频率下测量。KEL用上述公式计算。模量之比或KEL也可在不同温度下,特别是在代表用于抛光的有用温度范围的温度下测量。理想地,模量或KEL会尽可能小的变化且随着温度增加呈线性趋势(即,两个温度下的值之比接近一致)。
在一个实施方案中,聚氨酯抛光层显示出在20℃至50℃范围内大于约100MPa,特别是约100至约1000MPa的储能模量(E’)。这种更坚硬的抛光垫可用作例如铜或氧化物抛光垫。在另一个实施方案中,聚氨酯层显示出在20℃至50℃范围内约40至约200MPa的储能模量(E’)。这些更柔软的垫可用作例如屏障抛光垫。在上述任一实施方案中,聚氨酯层可显示出小于1.0,特别是约0.5至约0.8的50℃下E’:20℃下E’之比。在其他实施方案中,抛光垫具有在20℃至50℃范围内250至650MPa,特别是40℃下300至600MPa的储能模量。
在一个实施方案中,聚氨酯层可显示出50℃下约1至约500l/Pa,特别是约10至约400l/Pa,更特别是20℃至50℃范围内约50至约300的KEL。在其他实施方案中,聚氨酯层可具有50℃下100至250l/Pa的KEL。这些范围适合例如可用于铜或氧化物抛光的更坚硬的抛光垫。也可以制造具有50℃下大于约1000的KEL的抛光垫,其可用于例如屏障抛光垫。在上述任一实施方案中,聚氨酯层可具有小于5.0,特别是1.0至4.0的50℃下KEL∶20℃下KEL之比。
聚氨酯可显示出20℃至50℃范围内小于0.070的tanδ。聚氨酯可显示出1.2至3.0的50℃下tanδ∶20℃下tanδ之比。同样不希望局限于理论,据信改善的抛光垫性能,特别是更低的抛光温度是本文所述的抛光垫的低tanδ(高回弹性)所致。据信与更低回弹性抛光垫相比,更高的回弹性提供具有更快速的抛光遍数(polishing passes)间恢复和更低热形成的抛光性能。由于较少的能量转化为热,导致更低的抛光温度。此外,由于模量和tanδ之比在20和50℃之间是平直的,因而抛光垫的性能在该温度范围内一致。
抛光垫的特征在于使用过程中较低的缺陷率。如实施例中所示,基于0.25μm截断值可得到小于3500,特别是小于2000,更特别是小于1500的缺陷率。可得到0.20μm截断值下小于20000,特别是小于10000,更特别是小于5000的缺陷率。
抛光垫可单独使用,或任选地可与垫载体配合。当抛光垫与垫载体配合时,抛光垫旨在接触待抛光的工件并作为抛光层,而衬底作为附垫。
在一个特定的实施方案中,泡沫被流延在未固化的第一聚氨酯泡沫层上,如World Properties,Inc的美国专利6,635,688中所述。两个垫的随后固化提供一体式结合的复合抛光垫。
其他示例性的附垫包括聚氨酯泡沫附垫、浸渍毡附垫、微孔聚氨酯附垫和烧结的氨基甲酸酯附垫。抛光层和/或附垫任选地包括凹槽、通道、空心部分、窗口、孔等。附垫可通过任意合适的手段粘附至抛光层。例如,抛光层和附垫可通过粘合剂粘附,或可通过焊接或类似技术结合。可在抛光层和附垫之间布置中间背衬层例如聚(对苯二甲酸乙二醇酯)膜。
这些垫用衬底可通过本领域已知的方法制备。例如,垫衬底可通过挤出上述聚合物之一来制备。挤出的共聚物或聚合物可任选进行改性以增加孔隙率或孔隙体积。
抛光垫特别适合与化学-机械抛光(CMP)装置联用。所述装置通常包括压板,所述压板在使用时处于运动之中且具有由轨道运动、线性运动或圆周运动所产生的速度。抛光垫衬底与所述压板接触并随着所述压盘的运动而移动。所述装置可进一步包括载体,所述载体通过接触抛光垫的抛光表面并相对其移动从而保持待抛光的工件。当工件和抛光垫相对于彼此移动时,通常将抛光组合物引入两者之间进行工件的抛光,从而磨损至少微少部分的工件,以抛光工件。CMP装置可为任何合适的CMP装置,其中许多在本领域中已知。抛光垫也可与线性抛光工具一起使用。
在抛光表面的一个具体实施方案中,传统抛光机采用35至700、优选70至500g/cm2(0.5至10psi,特别是1至6psi)的下压力,25至400rpm、优选50至200rmp的压板速度,25至400rmp、优选50至200rmp的载体速度,以及20至500,特别是100至200ml/分钟的介质流量。
工作膜或工件的表面层,即根据本发明的化学机械抛光的对象可为在半导体装置例如VLSI等的制造过程中在晶片上形成的氧化硅膜、无定形硅膜、多晶硅膜、单晶硅膜、氮化硅膜、纯钨膜、纯铝膜或纯铜膜,或钨、铝或铜与其他金属的合金膜。工作膜也可为诸如钽或钛的金属的氧化物或氮化物膜。
当工作膜的表面为金属时,可通过向抛光操作过程中应用的抛光组合物中添加氧化剂显著改善抛光速度。例如可基于工作表面的电化学性质适当地选择所用的氧化剂。
可用抛光垫抛光的其他工件包括记忆存储装置、玻璃衬底、存储磁盘或硬磁盘、金属(例如贵金属)、磁头、层间介电(ILD)层、聚合物膜(例如有机聚合物)、低和高介电常数膜、铁电体、微电子机械系统(MEMS)、场发射显示器和其他微电子工件,特别是包含绝缘层(例如金属氧化物、氮化硅或低介电材料)和/或含金属的层(例如铜、钽、钨、铝、镍、钛、铂、钌、铑、铱、银、金、其合金及其混合物)的微电子工件。术语“存储磁盘或硬磁盘”是指以电磁形式保存信息的任何磁盘、硬盘、硬磁盘,或存储磁盘。记忆磁盘或硬磁盘通常具有包含镍-磷的表面,但该表面可包含任何其他合适的材料。合适的金属氧化物绝缘层包括例如氧化铝、二氧化硅、二氧化钛、二氧化铈、氧化锆、氧化锗、氧化镁,及其组合。此外,工件可包含任何合适的金属复合物,基本上由或由任何合适的金属复合材料组成。合适的金属复合材料包括例如金属氮化物(例如氮化钽、氮化钛,和氮化钨)、金属碳化物(例如碳化硅和碳化钨)、金属硅化物(例如硅化钨和硅化钛)、镍-磷、铝-硼硅酸盐、硼硅酸盐玻璃、磷硅酸盐玻璃(PSG)、硼磷硅酸盐玻璃(BPSG)、硅/锗合金和硅/锗/碳合金。工件还可包含任何合适的半导体基础材料,基本上由或由任何合适的半导体基础材料组成。合适的半导体基础材料包括单晶硅、多晶硅、无定形硅、绝缘体上硅(silicon-on-insulator)和砷化镓。工件可包含金属层,更优选选自铜、钨、钽、铂、铝及其组合中的金属层。
抛光垫可用于被抛光的表面易于受损的应用。在一个实施方案中,该方法用于微电子工业以从例如晶片上的集成电路移除过量的金属和/或电介质。特别地,有助于从集成电路移除选定的层,即,本文所述的抛光垫改善了移除过程而不会损坏精密印刷的电路线或下方衬底材料。

实施例中使用的制备聚氨酯泡沫的示例性方法如下。部分A(多醇组分、催化剂和表面活性剂(泡沫稳定剂)与任何其他添加剂混合并在搅拌和干燥氮气下置于储料罐中。随后以受控的流速将该混合物泵送至Oakes型高剪切混合头。部分B(异氰酸酯组分)相对于部分A的流速以受控的流速被单独泵送至混合头。使用流量计测量并调节各种原料流的流速。使用气体流速控制器将干燥空气引入混合头以调节空气流速从而产生泡沫。
在高剪切混合机中混合和机械起泡之后,将泡沫通过柔性软管泵送并通过硬质喷嘴泵出。泡沫随后被流延到涂布的剥离纸上,所述剥离纸刚好在引入泡沫时刻之前使其通过红外干燥器得以干燥。以受控的速度将剥离纸抽拉通过机器。
涂布的剥离纸随后以约2至约8分钟经过固化部,包括暴露于通过一系列热电偶、控制器和加热元件保持在120℃至190℃的加热压板。一系列上部压盘保持在220℃。固化产品随后经过冷却部分。模切所得的片材,使上表面平坦化,在平坦化表面内设置凹槽图案,并将产品安装至如下所述的附垫以提供完成的抛光垫。得到多个试样以评价作为化学-机械抛光垫的性能。
使用如下方法和条件测试样品。
如美国专利7,217,179所述使用从固化的聚氨酯片材切割的具有3mm宽度、1.5mm厚度和19mm长度的带材来测定储能模量。在以1.6Hz的频率、0.5N的静力、0.05%的动态偏置(bias)和50g的初始载荷的拉伸模式运行的DMA中测量所述带材。使用市售动态粘弹测量仪器将样品平衡于-20℃下10分钟,然后以5℃/分钟的速度升温至120℃。
通过ASTM D4092-90(“塑料动态机械测量相关标准术语”)(其全部并入本文以作参考)确定能量损失因子(KEL)、E’比和tanδ。测量条件如上所述。
除非另有指出,否则使用电子秤测定每个试样的重量,并使用如下公式计算密度:密度(kg/m3)=[试样重量(kg)]/[试样体积(m3)]。
通过扫描电镜(SEM)确定孔径。
使用躺滴测角术确定制备的具有表皮的垫的表面在研磨之前和研磨之后的表面能。该技术是用于表征表面能的已知方法。使用图像分析(正切法1)和Kruss DSA-10MK2滴形分析系统测量水和二碘甲烷的躺滴接触角。小滴以受控的速度和体积传送,样品在真空段上被保持在合适位置。使用双组份Fowkes法从平均(n=10)接触角数据产生表面能值。试图将小滴置于抛光垫的表面特征(如凹槽或穿孔)之间,并降低小滴尺寸以避免与凹槽发生毛细相互作用。数据排除小滴变形明显和平均(左和右)接触角超过+/-1度的测量值。测试液体描述于表2。

使用IPEC 372M-165抛光机测试CMP抛光垫用于铜的化学机械抛光。抛光组合物为DANANO Cu390(800g浆料,300g蒸馏水,138g H2O2)。
使用0.25微米或0.20微米尺寸的截断值,采用缺陷分析的屏幕采集(screen capture)分析垫的缺陷总数,其中图像中的斑点颜色用于表示使用AMAT/Orbot WS-736的晶片中缺陷的尺寸和数目。
实施例1
通过上述方法使用表3所示的制剂制备聚氨酯层。

根据这种制剂制备的材料为刚性微孔高模量聚氨酯。对于实施例1,发泡的固化聚氨酯的MC(交联点间分子量)等于4521.33。
为了测试用于CMP抛光的材料,使用由实施例1的制剂制成的抛光垫(实施例P-1)进行铜的平坦化,随后使其与由Rohm and Haas制造的常规IC1000 CMP垫相比较。IC1000 CMP垫与由Rohm and Haas制造的SUBA IV附垫一起测试(“C-1”垫)。为了保持一致,将本发明的抛光垫P-1手工层合到SUBA IV附垫上。然而,根据本发明制成的抛光垫的直径仅为19.5英寸,而IC1000抛光垫的直径为22.5英寸,这与抛光机的压板直径相匹配。通过在晶片的抛光过程中将抛光机的臂杆振动缩短至更窄的范围(sweep)从而补偿这种差别。为了一致性,对IC1000 CMP垫和示例性CMP垫均如此。
确定移除速度(RR)和“晶体内不均匀度”(WIWNU)。当用蒸馏水在压板上调理垫时,IC1000 CMP垫显示出光滑的良好浸湿外观。相反,本发明的垫P-1显示出不连续的浸湿,据信是由于引入了PTFE填料的原因。
测试某些抛光参数以确定其对于移除速度分布(profile)的效果,包括晶片后方的背压。使用3psi的背压和200mL/分钟的浆料流速达到更一致的移除速度。
10分钟的标准垫调理周期,继之平坦化10个填料晶片(6个氧化物填料和4个铜填料),继之用于移除速度评价的铜监控晶片,之后评价晶片的抛光,也被称作平坦化。顺序地继之两个另外的铜填料晶片和第二铜监控晶片。对于本发明的垫P-1,顺序抛光第三铜监控晶片。所有CMP方法条件都基于上述确定的用于垫的最佳条件。使用标准清洁工艺清洁晶片以帮助获得精确的缺陷度测量值。
使用指定的预抛光顺序抛光铜监控晶片,并测量其移除速度分布。得到用P-1和C-1垫抛光的晶片的缺陷分析的屏幕采集。结果示于表4。

这些实验结果表明,对于铜的平坦化,IC 1000 CMP垫提供约9400埃/分钟的移除速度,约4%的WIWNU,和约4000的总缺陷(0.25μm截断值)。本发明的垫P-1显示相当的移除速度(约9500埃/分钟)和WIWNU(约4%),以及显著降低的总缺陷(800-1000)。这相对于IC 1000垫抛光的晶片降低了四倍。如果缺陷分析的截断值从0.25微米改变成0.20微米(更难以通过的测试),本发明样品缺陷数的降低甚至更为显著:对于现有技术顶层垫约31000的总缺陷,对于本发明的垫为约2600至4000。这些结果说明本发明CMP垫的优异抛光性能提供与满足工业标准的CMP垫相比改善的性能。
除了表4所示的结果之外,使用红外线热量计测量抛光过程中垫表面的抛光温度。对比垫C-1具有125℉(52.7℃)的温度,而本发明的垫P-1具有119℉(48.3℃)的更低温度。使用对比垫C-1的另一样品和用表3中的制剂制造的垫的另一次运行具有120℉(48.9℃)和110℉(43.3℃)的抛光过程中的表面温度。
为了确定延长的抛光是否影响本发明垫的缺陷度、移除速度或一致性,使用之前测试的用实施例1的制剂制成的垫P-1顺序抛光表5所示的另外的晶片。程序为顺序抛光两个另外的氧化物填料,继之两个另外的铜填料,随后是铜监控晶片。该循环重复四次。因此,例如对于最后的监控晶片7,除了表4中的顺序抛光之外,垫P-1另外抛光如下顺序的晶片:2个氧化物填料、2个铜填料、监控晶片号4、2个氧化物填料、2个铜填料、监控晶片号5、2个氧化物填料、2个铜填料、监控晶片号6、2个氧化物填料、2个铜填料和监控晶片号7。结果示于下表5。

表5中的结果显示没有明显磨损或其他趋势。晶片7的移除速度稍微更高,约10000埃/分钟,而其余平均为约9500。同样地,晶片之一(晶片号5)的总缺陷为约2000,是其余的两倍以上,这可能是由样品晶片而非抛光垫所致。
实施例2
制备包含疏水性粒子的不同制剂。图1显示了一般根据本文描述的实施例而不使用PTFE微粒制备的聚氨酯材料的扫描电镜(SEM),图2显示了使用PTFE微粒的相当制剂。基于SEM图像可观察到PTFE微粒在聚氨酯泡沫中的效果是产生更小和更一致的孔。
使用上述表面能测试测量图2中的聚氨酯材料的表层表面。接触角(CA)和表面能的结果示于表6。

因此,据信疏水性粒子的存在降低了聚氨酯材料的表面能。在形成CMP抛光垫时,可研磨所制得的表面,这可改变测得的聚氨酯表面能。
实施例3-6
这些实施例阐述了通过改变用于形成聚氨酯材料的反应混合物的各个组分的浓度来调节用于CMP抛光的聚氨酯材料的模量性能。制备基于表7所示两种制剂的顶层垫。

根据实施例3制备的微孔顶层垫与上述实施例1的制剂相似。实施例4为更坚硬材料的制剂。实施例4的更坚硬的材料包含相对更高比例的低分子量增链剂,而实施例3的更柔软的材料包含相比之下更低比例的低分子量增链剂。
各种材料随后进行动态机械分析。由于化学机械抛光通常不在室温以下进行,下文给出实施例3-4以及对比抛光垫C-2(来自Rohm & Haas的IC 1000顶层垫)的20和50℃的结果。结果示于表8中。

*实施例C-2A和C-2B的测量值之间的差异有可能归因于样品中的穿孔。
因此,基于表8中的结果,发现制造了同时具有相比更高的储能模量和更低的tanδ和/或更低的KEL的抛光垫,其中KEL比和/或tanδ比证实了在至多50℃的相关温度范围内相对较低的物理性能变化。发现这些性能与更低缺陷水平下的有利抛光效率以及抛光过程中产生的更低温度相关。本发明实施例3和对比例C-2A的tanδ对温度的曲线图示于图3中。该曲线图表明本发明组合物的tanδ在20℃至50℃的范围内小于0.070。
为了进一步测试模量、tanδ和其他参数之间的关系,由表9所示的制剂形成模量还更低和还更高的顶层垫。

特别地,根据实施例5制造的顶层垫为更低模量(更柔软)的聚氨酯,而根据实施例6制造的顶层垫为更高模量(更坚硬)的聚氨酯。然后对这些顶层垫的材料如前那样进行动态机械分析。此外,测试实施例3-4的制剂的其他样品。测试每种垫材料的多个样品(A,B等)且结果示于表10中。

基于表10中的结果,发现具有相对较高储能模量和相对较低tanδ和/或较低KEL的改进关系的抛光垫可得到可重现的结果。然而,更柔软的垫倾向于显示出更高的tanδ,而更坚硬的垫倾向于显示出相对较低的tanδ。最后,正如希望的,KEL比和/或tanδ比证实了在至多50℃的相关温度范围内相对低的物理性能变化。然而,用于特定应用的顶层垫的期望硬度可取决于被抛光的特定材料和期望的抛光速度以及缺陷水平。本发明的一个重要优势为用相同制剂产生各种密度和因而各种模量的能力。给定制剂的更高密度会产生更高的模量和更少的孔。因此,可通过独立控制组成和密度来调节垫的机械和抛光性能。

Claims (28)
1.一种用于形成半导体晶片用抛光垫的聚氨酯层,其中所述聚氨酯层包含:
聚氨酯泡沫,其中所述聚氨酯泡沫具有
约640至约1200kg/m3的密度,和
多个平均直径为约20至约200微米的孔;和
具有小于35mN/m的临界表面能和具有3至100微米的中值粒径的疏水性聚合物粒子。
2.根据权利要求1所述的聚氨酯层,其中所述疏水性粒子的临界表面能为10至30mN/m。
3.根据权利要求1所述的聚氨酯层,其中所述疏水性聚合物粒子的中值粒径为5至50微米。
4.根据权利要求1所述的聚氨酯层,其中所述疏水性聚合物包括:碳氟化合物、氟氯碳化合物、硅氧烷、乙烯、丙烯或丁烯的重复单元或包含前述重复单元中至少之一的组合。
5.根据权利要求4所述的聚氨酯层,其中所述重复单元为碳氟化合物或硅氧烷。
6.根据权利要求5所述的聚氨酯层,其中所述重复单元为四氟乙烯、氟乙烯、三氟氯乙烯、二甲基硅氧烷、丁烯、乙烯、丙烯或包含前述单体中至少之一的组合。
7.根据权利要求1所述的聚氨酯层,其中所述疏水性聚合物为聚(四氟乙烯)。
8.根据权利要求1所述的聚氨酯层,其中所述聚氨酯为如下组分的反应产物:
含异氰酸酯的组分;
含活性氢的组分,其能够与所述含异氰酸酯的组分反应并且包含式为R[(OCnH2n)zOH]a的聚醚多醇,其中R为氢或多价烃基;a为2-8且等于R的价态;n在每种情况下均为2-4的整数;z在每种情况下均为2至约200;
有机硅表面活性剂,和
用于使所述泡沫固化的催化剂。
9.根据权利要求8所述的聚氨酯层,其中所述含异氰酸酯的组分为预聚物并且所述反应产物已被机械起泡以制备所述聚氨酯泡沫。
10.根据权利要求9所述的聚氨酯层,其中所述含异氰酸酯的组分包含含有二异氰酸酯化合物与二醇的反应产物的预聚物。
11.根据权利要求8所述的聚氨酯层,其中所述聚醚多醇为聚四亚甲基醚二醇。
12.根据权利要求8所述的聚氨酯层,其中所述含活性氢的组分还包含二醇增链剂。
13.根据权利要求8所述的聚氨酯层,其中所述表面活性剂为不可水解的有机硅二醇共聚物。
14.根据权利要求1所述的聚氨酯层,其中所述催化剂为乙酰丙铜铁。
15.根据权利要求1所述的聚氨酯层,其中所述聚氨酯泡沫具有640至约960kg/m3的密度。
16.一种用于形成半导体晶片用抛光垫的聚氨酯层,其中所述聚氨酯层包含聚氨酯泡沫,其中所述聚氨酯泡沫具有
约640至约1200kg/m3的密度,和
多个平均直径为20至200微米的孔,并且
所述聚氨酯层具有:
在50℃下约1至约5001/Pa的KEL,
在20℃至50℃范围内大于100MPa的储能模量,
在20℃至50℃范围内小于0.070的tanδ,
和1.2至3.0的50℃下tanδ∶20℃下tanδ之比。
17.根据权利要求16所述的聚氨酯层,其中制备的所述聚氨酯层的表面能为18至30mN/m。
18.根据权利要求16所述的聚氨酯层,其中在乙酰丙酮铁催化剂的存在下制备所述聚氨酯。
19.一种用于形成半导体晶片用抛光垫的聚氨酯层,其中所述聚氨酯层包含聚氨酯泡沫,其中所述聚氨酯泡沫具有:
约640至约1200kg/m3的密度,和
在20℃至50℃范围内小于0.070的tanδ,
和1.2至3.0的50℃下tanδ∶20℃下tanδ之比。
20.一种半导体晶片用抛光垫,其包括含有根据权利要求1-18所述的聚氨酯泡沫的层。
21.根据权利要求20所述的抛光垫,其中所述垫显示出基于0.25μm截断值小于3500的缺陷率。
22.根据权利要求20所述的抛光垫,其中所述垫显示出0.20μm截断值下小于20000的缺陷率。
23.根据权利要求20所述的抛光垫,其中抛光表面被研磨以从抛光垫的表面除去表皮。
24.根据权利要求20所述的聚氨酯层,其中所述抛光层的抛光表面还包括凹槽。
25.根据权利要求20所述的抛光垫,其中所述抛光垫为包含所述聚氨酯泡沫作为位于衬底层上的顶部抛光垫的复合垫,所述衬底层为一体式结合至所述顶部抛光垫上的另一聚氨酯泡沫或弹性体材料的衬底层。
26.根据权利要求20所述的抛光垫,其中所述抛光垫为包含未起泡顶部抛光垫的复合垫,所述未起泡顶部抛光垫与机械起泡的附垫同时流延。
27.一种抛光硅晶片的方法,包括向所述硅晶片的表面施加微粒介质,并且相对于所述表面旋转抛光垫,其中所述抛光垫包含含有根据权利要求1-18任一项所述的聚氨酯泡沫的抛光层。
28.根据权利要求27所述的方法,其中通过采用35至700g/cm2的下压力、25至400rpm的压板速度、25至400rpm的载体速度和20至500mL/分钟的介质流量的抛光机进行抛光。
