Abstract
本発明は、定盤に貼り付けた研磨布上に砥粒を含むアルカリ水溶液を供給しつつ、前記研磨布に研磨ヘッドが保持するシリコンウエーハの表面を摺接させて研磨する第一研磨工程、及び、前記研磨布に砥粒を含まずに高分子ポリマーを含むアルカリ水溶液を供給しつつ、前記研磨布に前記シリコンウエーハの表面を摺接させて研磨する第二研磨工程とを有するシリコンウエーハの研磨方法であって、前記第二研磨工程中の前記研磨布の表面温度を、前記第一研磨工程中の前記研磨布の表面温度よりも2℃以上高くなるように、前記研磨布の表面温度を制御して前記シリコンウエーハの研磨を行うことを特徴とするシリコンウエーハの研磨方法である。これにより、高い平坦度(フラットネス)と表面粗さの低減を両立することができるシリコンウエーハの研磨方法が提供される。
Description
本発明は、シリコンウエーハの研磨方法に関する。
近年、半導体素子の小型軽量化、高集積化は目覚ましく、このため母体となるウェーハの高品質化と大直径化が進み、直径300mmを超えるものも現れ、要求されるウェーハの平坦度や表面粗さはますます厳しさを増している。
従来の研磨方法では、主に、研磨布が貼付された定盤、ウエーハを裏面側から保持する研磨ヘッド、スラリーを供給するノズルを備えた研磨装置を用い、定盤や研磨ヘッドを回転させ、また研磨布上にスラリーを供給しつつ、研磨ヘッドによりウエーハの表面を研磨布に摺接して研磨を行っている(特許文献1参照)。
従来、ウェーハの平坦性(フラットネス)を作り込むために砥粒を含むスラリーを供給しながら加工する1段目と、ウェーハの表面状態(粗さ、キズ、パーティクルなど)を作り込むために砥粒を含まずに高分子ポリマーを含むスラリーを供給しながら加工する2段目とからなる研磨が実施されていた。また、このような複数段の研磨を行う形式において、定盤回転数等の研磨条件は常に一定であった。
本発明者らはこれまでの研究において、上記1段目と2段目とからなる研磨を行う場合、定盤回転数を軸として、研磨前後でのΔESFQRmaxと、表面粗さとがトレードオフの関係にあることを発見した(図3)。尚、図3は、定盤回転数が3倍速の場合を基準として、表面粗さの相対値(左軸)とΔESFQRmax(エッジフラットネス)の相対値(右軸)を示したグラフである。しかし、このような関係でも、両品質を良好とする技術が求められている。
本発明は、上記問題点に鑑みてなされたものであって、平坦度(フラットネス)と表面粗さの改善を両立することができるシリコンウエーハの研磨方法を提供することを目的とする。
上記課題を解決するために、本発明は、定盤に貼り付けた研磨布上に砥粒を含むアルカリ水溶液を供給しつつ、前記研磨布に研磨ヘッドが保持するシリコンウエーハの表面を摺接させて研磨する第一研磨工程、及び、前記研磨布に砥粒を含まずに高分子ポリマーを含むアルカリ水溶液を供給しつつ、前記研磨布に前記シリコンウエーハの表面を摺接させて研磨する第二研磨工程とを有するシリコンウエーハの研磨方法であって、前記第二研磨工程中の前記研磨布の表面温度を、前記第一研磨工程中の前記研磨布の表面温度よりも2℃以上高くなるように、前記研磨布の表面温度を制御して前記シリコンウエーハの研磨を行うことを特徴とするシリコンウエーハの研磨方法を提供する。
このように、第一研磨工程より第二研磨工程での研磨布の表面温度を2℃以上高くして研磨することにより、高い平坦度(フラットネス)と表面粗さの低減の両立が達成されたシリコンウェーハを得ることができる。
また、前記研磨布の表面温度の制御を、前記研磨布の表面温度を赤外線により取得しながら行うことが好ましい。
このようにすることで、より正確に研磨布の表面温度の制御を行うことができる。
またこの場合、前記研磨布の表面温度の制御を、前記定盤の回転数、前記定盤に流れる冷却水の流量及び温度の少なくともいずれかを制御することにより行うことが好ましい。
このように研磨布の表面温度の制御を行うことで、容易に、第二研磨工程中の研磨布の表面温度を、第一研磨工程中の研磨布の表面温度よりも2℃以上高くなるように制御することが可能となる。
本発明のシリコンウエーハの研磨方法であれば、高い平坦度(フラットネス)と表面粗さの低減のいずれもが達成されたシリコンウェーハを得ることができる。
上述したように、従来、高い平坦度(フラットネス)と表面粗さの低減を両立することができるシリコンウエーハの研磨方法が求められていた。
本発明者らは、更なる研究により、フラットネスには砥粒のみを含むアルカリ水溶液を供給する1段目の研磨温度(第一研磨工程中の研磨布の表面温度)が、表面粗さには高分子ポリマーのみを含むアルカリ水溶液を供給する2段目の研磨温度(第二研磨工程中の研磨布の表面温度)が支配的に影響することを発見した。そこで、赤外線で研磨布の表面温度をモニタリングし、第一研磨工程中の研磨布の表面温度よりも第二研磨工程中の研磨布の表面温度の温度が高くなるように研磨することで平坦度(フラットネス)と表面粗さの改善の双方が達成される条件を求めた。
そして、本発明者らは、第二研磨工程中の研磨布の表面温度を、第一研磨工程中の研磨布の表面温度よりも2℃以上高くなるように制御することで、高い平坦度(フラットネス)と表面粗さの低減を両立することができることを見出し、本発明に到達した。
即ち、本発明は、定盤に貼り付けた研磨布上に砥粒を含むアルカリ水溶液を供給しつつ、前記研磨布に研磨ヘッドが保持するシリコンウエーハの表面を摺接させて研磨する第一研磨工程、及び、前記研磨布に砥粒を含まずに高分子ポリマーを含むアルカリ水溶液を供給しつつ、前記研磨布に前記シリコンウエーハの表面を摺接させて研磨する第二研磨工程とを有するシリコンウエーハの研磨方法であって、前記第二研磨工程中の前記研磨布の表面温度を、前記第一研磨工程中の前記研磨布の表面温度よりも2℃以上高くなるように、前記研磨布の表面温度を制御して前記シリコンウエーハの研磨を行うことを特徴とするシリコンウエーハの研磨方法を提供する。
以下、シリコンウエーハの研磨方法について詳細に説明する。
本発明では、図2に示すような、研磨布1が貼り付けられた定盤2と、ウェーハWを保持するための研磨ヘッド3を具備した、片面研磨機10を使用することができる。この片面研磨機10は、研磨布1上にノズル4から研磨液(スラリー)を供給しつつ、その研磨布1に研磨ヘッド3が保持するウェーハWの表面を摺接させて研磨するものである。
なお、図2では、1つの定盤上に2つの研磨ヘッド3を有する態様を図示したが、本発明で使用する研磨装置はこれに限定されない。例えば、1つの定盤上に1つ又は3つ以上の研磨ヘッドを有していても良い。また、定盤の数も特に限定されず、複数の定盤を有していても良い。
研磨布1としては、発泡ウレタンパッド又は不織布を用いることが好ましい。
本発明では、このような片面研磨機10を用い、まず、定盤2に貼り付けた研磨布上にノズル4から砥粒を含むアルカリ水溶液を供給しつつ、研磨布1に研磨ヘッド3が保持するシリコンウエーハWの表面を摺接させて研磨する第一研磨工程を行う。
第一研磨工程の研磨液(スラリー)としては、砥粒を含むアルカリ水溶液を用いる。アルカリ水溶液としては、KOH水溶液が挙げられる。砥粒としては、コロイダルシリカが好ましい。ただし、砥粒を含むアルカリ水溶液であれば、砥粒やアルカリ水溶液の種類はこれらに限定されるものではない。
次いで、研磨布1に砥粒を含まずに高分子ポリマーを含むアルカリ水溶液を供給しつつ、研磨布1にシリコンウエーハWの表面を摺接させて研磨する第二研磨工程を行う。ここで、本発明は、第二研磨工程中の研磨布の表面温度を、第一研磨工程中の研磨布の表面温度よりも2℃以上高くなるように、研磨布の表面温度を制御してシリコンウエーハの研磨を行うことを特徴とする(即ち、図1においてΔT≧2℃)。このように研磨布の表面温度を制御することで、高い平坦度と表面粗さの低減を両立することができる。
第二研磨工程の研磨液としては、砥粒(例えばコロイダルシリカ)は含まずに高分子ポリマーを含むアルカリ水溶液を用いる。高分子ポリマーとしては、ウェーハに吸着するものが好ましく、例えば、ヒドロキシエチルセルロース等が挙げられる。アルカリ水溶液としては、アンモニア水が挙げられる。ただし、高分子ポリマーやアルカリ水溶液の種類はこれらに限定されない。
第一研磨工程中及び第二研磨工程中の研磨布の表面温度は、第二研磨工程中の研磨布の表面温度が、第一研磨工程中の研磨布の表面温度よりも2℃以上高くなるように制御されれば特に限定されず、例えば、25℃~35℃の範囲内の所定の温度とすることができる。研磨時間はそれぞれ、2分~8分とすることができる。
また、研磨布の表面温度の制御を、研磨布の表面温度を赤外線により取得しながら行うことが好ましい。このようにすることで、より正確に研磨布の表面温度の制御を行うことができる。
第二研磨工程中の研磨布の表面温度が、第一研磨工程中の研磨布の表面温度よりも2℃以上高くなるようにする手段は特に限定されないが、具体的には、研磨布の表面温度を赤外線により取得しながら、定盤の回転数、定盤に流れる冷却水の流量及び温度の少なくともいずれかを制御することにより、研磨布の表面温度制御を行うことができる。例えば、第一研磨工程終了後、定盤回転数上昇により摩擦熱を増大させたり、定盤に流れる冷却水の温度上昇・流量低下を行うことによって研磨布の表面温度を2℃以上上昇させることができる。第一研磨工程から第二研磨工程への移行(昇温)時間は例えば、15秒~30秒とすることができる。第二研磨工程中の研磨布の表面温度が、第一研磨工程中の研磨布の表面温度よりも2℃以上高くなるようにする手段は、供給する研磨液の流量や温度、研磨ヘッドの回転数や研磨ヘッドに流れる冷却水の流量や温度を制御することによってもよい。ただし、研磨布が貼り付けられている定盤の回転数や定盤に流れる冷却水を制御した方がより簡単に研磨布の表面温度を制御することができる。
第二研磨工程中の研磨布の表面温度が第一研磨工程中の研磨布の表面温度よりも低い場合、及び、第二研磨工程中の研磨布の表面温度と第一研磨工程中の研磨布の表面温度との差が2℃未満の場合には、高い平坦度と表面粗さの低減を両立することができない。
以下、実施例及び比較例を示して本発明をより具体的に説明するが、本発明はこれらの実施例に限定されるものではない。
(実施例1~2、比較例1~3)
図2に示すような、定盤2に貼り付けた研磨布1上にノズル4からスラリーを供給しつつ、その研磨布1に研磨ヘッド3が保持するウェーハWの表面を摺接させて研磨する片面研磨機10を使用した。研磨布1としては、不織布を用いた。研磨スラリーには、第一研磨工程にコロイダルシリカを含むKOH水溶液を、第二研磨工程に分子量100万のHEC(ヒドロキシエチルセルロース)を含むアンモニア水溶液を用いた。
図2に示すような、定盤2に貼り付けた研磨布1上にノズル4からスラリーを供給しつつ、その研磨布1に研磨ヘッド3が保持するウェーハWの表面を摺接させて研磨する片面研磨機10を使用した。研磨布1としては、不織布を用いた。研磨スラリーには、第一研磨工程にコロイダルシリカを含むKOH水溶液を、第二研磨工程に分子量100万のHEC(ヒドロキシエチルセルロース)を含むアンモニア水溶液を用いた。
図1に示すように、コロイダルシリカを含むKOH水溶液を供給しつつ、シリコンウェーハを研磨した(第一研磨工程)後、分子量100万のHECを含むアンモニア水溶液の供給開始と同時に定盤冷却水を遮断し、かつ、定盤回転数を15secの間に上昇させ(昇温パート)、表1に示す、第一研磨工程中の定盤回転数に対する回転数で、第二研磨工程を行った。研磨中の研磨布の表面温度は、赤外線にて採取し、第一研磨工程と第二研磨工程中の平均温度差(ΔT)を表1に示した。
第一研磨工程と第二研磨工程の温度差に対するΔESFQRmaxと、TMS-3000W(Schmitt社製)を用いて測定した表面粗さを表1にまとめた。エッジフラットネスは、KLA Tencor社のWafer Sightを用いて測定した。ESFQRmax算出の際には、M49 modeにゾーン(別称:Polar Sites)を全セクタ数72個、セクタ長さ30mm(2mm E.E.(外周部除外領域))に設定した。ΔESFQRmaxとは、研磨前後の差分を表す。
表1に示されるように、第二研磨工程中の研磨布の表面温度を、第一研磨工程中の研磨布の表面温度よりも2℃以上高くなるように制御した実施例1、2では、平坦度と表面粗さの双方で規格をクリアした。一方で、比較例1~3では、表面粗さが規格を満たさず、平坦度と表面粗さの両立を達成できなかった。
なお、本発明は、上記実施形態に限定されるものではない。上記実施形態は、例示であり、本発明の特許請求の範囲に記載された技術的思想と実質的に同一な構成を有し、同様な作用効果を奏するものは、いかなるものであっても本発明の技術的範囲に包含される。
Claims (3)
- 定盤に貼り付けた研磨布上に砥粒を含むアルカリ水溶液を供給しつつ、前記研磨布に研磨ヘッドが保持するシリコンウエーハの表面を摺接させて研磨する第一研磨工程、及び、前記研磨布に砥粒を含まずに高分子ポリマーを含むアルカリ水溶液を供給しつつ、前記研磨布に前記シリコンウエーハの表面を摺接させて研磨する第二研磨工程とを有するシリコンウエーハの研磨方法であって、
前記第二研磨工程中の前記研磨布の表面温度を、前記第一研磨工程中の前記研磨布の表面温度よりも2℃以上高くなるように、前記研磨布の表面温度を制御して前記シリコンウエーハの研磨を行うことを特徴とするシリコンウエーハの研磨方法。 - 前記研磨布の表面温度の制御を、前記研磨布の表面温度を赤外線により取得しながら行うことを特徴とする請求項1に記載のシリコンウエーハの研磨方法。
- 前記研磨布の表面温度の制御を、前記定盤の回転数、前記定盤に流れる冷却水の流量及び温度の少なくともいずれかを制御することにより行うことを特徴とする請求項1又は請求項2に記載のシリコンウエーハの研磨方法。
