図12は、本実施の形態に係る各種メタルコア基板1について、電着時の電流条件(電流値)を変化させたときに得られた電着膜の硬度についての測定結果を示す図である。ここでは、メタルコア基板1の製造に用いられた電着液に含まれるPDMS系ハイブリッドに含まれるESの配合量(g)並びにES-PDMSの配合量(g)及び分子量(Mw)の組み合わせが異なる6種類について、電着時の電流が5A、7.5A、10A、12Aで電着して得られたメタルコア基板1の電着膜の硬度に関する測定結果が示されている。なお、配合量(g)は、電着液100gに対する配合量を示している。また、図中の測定結果において、「×」はその条件で作製した電着膜のすべてにクラックが発生したことを示し、「△」は一部の電着膜にクラックが発生したことを示し、「○」はすべての電着膜にクラックが全く発生しなかったことを示し、「△」または「○」とともに記載された数値(N)は、測定された硬度を示す。
アルミナ粒子は、粒度分布を持つ。つまり、電着時の電流が小さいときは、小さなアルミナ粒子が電着されやすい。また、電流量の増大につれて、大きなアルミナ粒子が相対的に多く堆積されるようになる。
電流量の増大につれて、電着速度が上がるのはアルミナ粒子と同様である。
図15は、本実施の形態に係る各種メタルコア基板1について、電着時の電流条件(電流密度)を変化させたときに得られた電着膜の耐熱性についての測定結果を示す図である。つまり、図15の(a)は、電着膜の重量が3%減少する温度(3%重量減少温度(℃))を示し、図15の(b)は、600℃における電着膜の重量の減少割合(重量減少@600℃(%))を示す。図15の(a)および(b)において、5種類のカーブは、用いられた電着液に含まれるPDMS系ハイブリッドを構成するES-PDMSの配合量(g)及び分子量(Mw)の組み合わせ(5種類)に対応する。
メタルコア基板1に形成された電着膜の組成比を評価したので、その評価方法と評価結果を説明する。
ke/km=(1-f)3/2
に従う。この式によれば、空孔率が0.05のとき、熱伝導率は7.5%程度低下し、空孔率が0.1のとき、熱伝導率は15%程度低下することが推測される。しかし、空孔率が大きくなるにつれ空孔のサイズは大きくなり、上記のBruggemanの式で求められる複合体の熱伝導率からの乖離が大きくなり、急激に熱伝導率が低下する。また、空孔の増加は絶縁特性を低下させる。以上のことから、空孔率は5%以下であることが望ましい。
図26は、本実施の形態に係る2種類のメタルコア基板1の電着膜の比誘電率の測定値およびその測定値を用いて求めたアルミナ占有率の推定値などを示す図である。より詳しくは、図26の(a)は、本実施の形態に係る2種類のメタルコア基板1の電着膜の比誘電率の1kHzにおける測定値を示すグラフである。図26の(b)は、図26の(a)に示される測定値から電着膜中のアルミナ占有率を求めるのに用いた有効媒質理論に基づく関係式である。図26の(c)は、図26の(a)に示される測定値(「比誘電率」)、その測定値と図26の(b)に示される関係式とから求めたアルミナ占有率の推定値(「誘電率測定による推定値」)、および、熱重量測定と密度測定とから推定されるアルミナ占有率(「TG測定、密度測定からの推定値」)を示す表である。2種類のメタルコア基板1の電着膜は、PDMS系ハイブリッドに配合されるESとES-PDMSの配合量が、ES:ES-PDMS=5:5、および、ES:ES-PDMS=5:15である場合に得られる電着膜である。
以上、本実施の形態に係るメタルコア基板によると、高耐熱性、耐熱衝撃性を有する絶縁放熱基板を形成することができる。すなわち、フレキシブルで、耐熱性を有するポリジメチルシロキサン系有機・無機ハイブリッド材料をバインダとする電着液を用いることで、耐熱性、温度変化に対する応力緩和性に優れるセラミックス層を形成することができる。
以下、実施の形態2について説明する。本実施の形態では、実施の形態1の[2.メタルコア基板の製造方法]で示した(2)のメタル基板にプラズマ電解酸化膜を形成し、その後電気泳動電着法により封孔処理を行うという製造方法について具体的に説明する。

- 電気泳動電着法において用いられる電着液であって、
前記電着液は、メタル基板をコーティングするための複数のセラミックス粒子と、前記複数のセラミックス粒子を結合するオルガノポリシロキサン組成物とを含む
電着液。 - 前記オルガノポリシロキサン組成物は、オルガノポリシロキサン系有機・無機ハイブリッド材料の原料である
請求項1に記載の電着液。 - メタル基板と、
前記メタル基板上に形成された絶縁層とを備えるメタルコア基板であって、
前記絶縁層は、複数のセラミックス粒子と、前記複数のセラミックス粒子を結合するバインダとを含み、
前記メタルコア基板は、2W/mK以上の熱伝導率および50kV/mm以上の絶縁破壊電界強度を有し、かつ、前記メタルコア基板の耐熱温度は200℃以上である

メタル基板の表面に、前記電着液を用いた電気泳動電着法により、前記複数のセラミックス粒子で構成される絶縁層を選択的に形成する工程とを含む
