 基板を載置するステージを複数のヒータを用いてゾーン化し、ゾーン毎に温度制御可能なヒータ給電機構であって、一組のヒータ用端子を一セグメントとして、セグメント単位で前記複数のヒータのいずれかに接続される複数組のヒータ用端子と、ヒータ配線と、前記ヒータ配線を用いて前記複数組のヒータ用端子間の少なくともいずれかをセグメント単位で繋ぐ配線構造と、を有するヒータ給電機構が提供される。

Description

ヒータ給電機構及びステージの温度制御方法
 本発明は、ヒータ給電機構及びステージの温度制御方法に関する。
 半導体ウェハ(以下、「ウェハ」と称呼する)をエッチング等により微細加工する半導体製造装置では、ウェハが載置されるステージの温度がエッチングレート等のプロセスの結果に影響を与える。そこで、ステージの内部にヒータを埋設し、ヒータを加熱してステージの温度を制御することが提案されている。例えば、特許文献1では、静電チャックのユニット化に伴い表面温度の不均一性を改善するために、静電チャックの発熱量を外部抵抗により均一化して静電チャックの温度を制御する装置が開示されている。
 また、静電チャックの温度制御では、内部に複数のヒータを埋め込むことが提案されている。この場合、ステージをヒータ毎にゾーン化して、ステージの温度をゾーン毎に制御する「マルチゾーン制御」を行うことで、ステージ上のウェハ温度の面内均一性を高めることができる。

 ところで、生成されるプラズマ分布はプラズマ処理装置の特性やプロセス条件等によって変わる。よって、ステージ内の面内均一性を高めるためには、生成されるプラズマ分布に応じてゾーン構成を可変に制御することが好ましい。
 例えば、ステージの内側ではプラズマ分布に均一性があり、外側では不均一になりやすい場合、内側のゾーンは広く、外側のゾーンは狭くするようにゾーン構成(各ゾーンの配置)を制御することでステージ内の面内均一性を高めることができる。逆に、ステージの外側ではプラズマ分布に均一性があり、内側では不均一になりやすい場合、外側のゾーンは広く、内側のゾーンは狭くするようにゾーン構成を変えることが好ましい。
 しかしながら、ゾーン構成を変えるためには、静電チャックの内部に埋め込む複数のヒータの配置を変える必要があった。そして、複数のヒータの配置を変えるには所望のゾーン構成に応じた位置に複数のヒータを形成したセラミックスの焼結体を新たに作製する必要があった。
 上記課題に対して、一側面では、ステージの温度をゾーン毎に制御する際のゾーン構成を可変に制御することを目的とする。
 上記課題を解決するために、一の態様によれば、
 基板を載置するステージを複数のヒータを用いてゾーン化し、ゾーン毎に温度制御可能なヒータ給電機構であって、
 一組のヒータ用端子を一セグメントとして、セグメント単位で前記複数のヒータのいずれかに接続される複数組のヒータ用端子と、
 ヒータ配線と、
 前記ヒータ配線を用いて前記複数組のヒータ用端子間の少なくともいずれかをセグメント単位で繋ぐ配線構造と、
 を有するヒータ給電機構が提供される。
 一の態様によれば、ステージの温度をゾーン毎に制御する際のゾーン構成を可変に制御することができる。

 以下、本発明を実施するための形態について図面を参照して説明する。なお、本明細書及び図面において、実質的に同一の構成については、同一の符号を付することにより重複した説明を省く。
 [プラズマ処理装置の全体構成]
 まず、本発明の一実施形態に係るプラズマ処理装置1の全体構成について、図1を参照しながら説明する。図1は、本発明の一実施形態に係るプラズマ処理装置の縦断面を示す。本実施形態では、プラズマ処理装置1の一例として容量結合型プラズマエッチング装置を挙げる。プラズマ処理装置1は、例えば表面がアルマイト処理(陽極酸化処理)されたアルミニウムからなる円筒形のチャンバ(処理容器)10を有している。チャンバ10は接地され、内部の処理室ではウェハWにエッチング等のプラズマ処理が行われる。
 チャンバ10の内部にはウェハWを載置するステージ12が設けられている。ステージ12は、静電チャック40と静電チャック40を保持する保持プレート13とを有する。保持プレート13は、樹脂などの絶縁性部材から構成されている。保持プレート13の下面には、ヒータ配線等の配線構造93が設けられている。保持プレート13は、絶縁性の保持部14を介して支持部15に支持されている。これにより、ステージがチャンバ10の内部に固定される。
 ステージ12の上面にはウェハWを静電吸着力で保持するための静電チャック40が設けられている。静電チャック40は導電膜からなる電極40aを一対の絶縁層40b(又は絶縁シート)の間に挟み込んだものであり、電極40aには直流電圧源42がスイッチ43を介して接続されている。静電チャック40は、直流電圧源42からの電圧により、クーロン力でウェハWを静電チャック上に吸着保持する。静電チャック40の周縁部には、エッチングの面内均一性を高めるために、例えばシリコンや石英から構成されたフォーカスリング18が配置されている。
 ステージ12には、プラズマを励起するための第1高周波電源31が整合器33を介して接続され、イオンをウェハW側に引き込むための第2高周波電源32が整合器34を介して接続されている。例えば、第1高周波電源31は、チャンバ10内にてプラズマを生成するために適した周波数、例えば60MHzの高周波電力をステージ12に印加する。第2高周波電源32は、ステージ12上のウェハWにプラズマ中のイオンを引き込むのに適した低めの周波数、例えば0.8MHzの高周波電力をステージ12に印加する。このようにしてステージ12は、ウェハWを載置するとともに、下部電極としての機能を有する。
 静電チャック40には、ヒータ75a、75b、75c、75d、75e(以下、総称して「ヒータ75」ともいう。)が埋め込まれている。ヒータ75は、静電チャック40内に埋め込む替わりに静電チャック40の裏面に貼り付けてもよい。ヒータ75の個数は、複数であればいくつであってもよい。
 ヒータ75は、配線構造93による配線を介して給電部カバー構造76と接続される。給電部カバー構造76は、ヒータフィルタ77a、77b、77c、77d、77e、77f(以下、総称して「ヒータフィルタ77」ともいう。)に接続される。ヒータフィルタ77は、例えばコイルにより形成され、第1高周波電源31及び第2高周波電源32から印加される高周波電力を除去することで、交流電源44を保護する。
 なお、給電部カバー構造76及びヒータフィルタ77は、説明の便宜上、図1に示された位置に配置したが、これに限られず、同心円状にヒータフィルタ77を配置してもよい。かかる構成により、ヒータ75は、給電部カバー構造76及びヒータフィルタ77を介して交流電源44に接続される。これにより、ヒータ75には交流電源44から電流が供給される。このようにしてヒータ75に給電するヒータ給電機構100の詳細については後述する。かかる構成によれば、ステージ12を複数のヒータ75を用いてゾーン化し、ステージ12のゾーン毎の温度制御が可能になる。複数のヒータ75を用いてゾーン毎に温度制御することで、ステージ12上のウェハ温度の面内均一性を高めることができる。また、ステージ12の温度制御は、制御部48からの指令に基づき行われる。制御部48は、図示しないCPU,ROM、RAMを有し、RAMなどに記憶されたレシピに設定された手順やテーブルに記憶されたデータに従い、エッチング処理や温度制御処理を制御する。なお、制御部48の機能は、ソフトウエアを用いて動作することにより実現されてもよく、ハードウエアを用いて動作することにより実現されてもよい。
 チャンバ10の天井部には、シャワーヘッド38が接地電位の上部電極として設けられている。これにより、第1高周波電源31からの高周波電力がステージ12とシャワーヘッド38との間に容量的に印加される。
 天井部のシャワーヘッド38は、多数のガス通気孔56aを有する電極板56と、電極板56を着脱可能に支持する電極支持体58とを有する。ガス供給源62は、ガス供給配管64を介してガス導入口60aからシャワーヘッド38内にガスを供給する。ガスは、多数のガス通気孔56aからチャンバ10内に導入される。チャンバ10の周囲には、環状または同心円状に延在する磁石66が配置され、磁力により上部電極及び下部電極間のプラズマ生成空間に生成されるプラズマを制御する。
 チャンバ10の側壁と支持部15との間には排気路20が形成されている。排気路20には環状のバッフル板22が取り付けられている。排気路20の底部には排気口24を形成する排気管26が設けられ、排気管26は排気装置28に接続されている。排気装置28はターボ分子ポンプやドライポンプ等の真空ポンプから構成され、チャンバ10内の処理空間を所定の真空度まで減圧する。チャンバ10の側壁には、ウェハWの搬入出口を開閉する搬送用のゲートバルブ30が取り付けられている。
 かかる構成のプラズマ処理装置1においてエッチング等の処理を行う際には、まず、ウェハWが、図示しない搬送アーム上に保持された状態で、開口されたゲートバルブ30からチャンバ10内に搬入される。ウェハWは、静電チャック40の上方で図示しないプッシャーピンにより保持され、プッシャーピンが降下することにより静電チャック40上に載置される。ゲートバルブ30は、ウェハWを搬入後に閉じられる。チャンバ10内の圧力は、排気装置28により設定値に減圧される。ガスがシャワーヘッド38からシャワー状にチャンバ10内に導入される。所定のパワーの高周波電力がステージ12に印加される。また、静電チャック40の電極40aに直流電圧源42からの電圧を印加することで、ウェハWは、静電チャック40上に静電吸着される。導入されたガスを高周波電力により電離や解離させることによりプラズマが生成され、プラズマの作用によりウェハWにエッチング等の処理が行われる。
 プラズマエッチング終了後、ウェハWは、搬送アーム上に保持され、チャンバ10の外部に搬出される。この処理を繰り返すことで連続してウェハWがプラズマ処理される。以上、本実施形態に係るプラズマ処理装置1の全体構成について説明した。
 [ヒータ給電機構]
 次に、本実施形態に係るヒータ給電機構100の構成について、図2を参照しながら説明する。図2は、一実施形態に係るヒータ給電機構100の一例を示す。図2Aは、ヒータ給電機構100を上面側から見た斜視図であり、図2Bは、ヒータ給電機構100を下面側から見た斜視図である。
 ヒータ給電機構100は、複数組のヒータ用端子S1~S8(以下、総称して「ヒータ用端子S」ともいう。)と、複数のヒータ配線Lと、C状部材93aを有する配線構造93とを有する。複数組のヒータ用端子S1~S8は、導電性部材から構成され、C状部材93aの上部に離隔して配置されている。ヒータ配線Lは、ヒータ用端子S間の少なくともいずれかを接続する。C状部材93aは、樹脂により形成され、保持プレート13の下面に設けられている。
 図2Aに示すように、C状部材93aの上面には、二つの端子を1組として8組のヒータ用端子S1~S8が配置されている。C状部材93aの上面は、配線構造93の第1層となっており、上面に形成された2本の溝にヒータ配線Lを這わせ、所望のヒータ用端子S間を繋ぐ。これにより、C状部材93aの上面にて8組のヒータ用端子S1~S8のうちの2組以上のヒータ用端子Sがセグメント単位で並列接続される。図2Aでは、ヒータ用端子S1~S4がヒータ配線Lにより接続されている。
 ここで、「セグメント」とは、一つのヒータ75に電流を供給するために必要なヒータ用端子の最小単位をいう。また、「ゾーン」とは、ステージ12を複数のヒータ75を用いて温度制御する際に同じ温度帯に制御する領域をいう。
 例えば、ヒータ用端子S1、S2間をセグメント単位で接続するとは、一組(二つ)のヒータ用端子S1の一方と一組(二つ)のヒータ用端子S2の一方とを接続し、一組のヒータ用端子S1の他方と一組のヒータ用端子S2の他方とを接続することをいう。これにより、一組のヒータ用端子S1に接続されているヒータ75と、一組のヒータ用端子S2に接続されているヒータ75とは、同一ゾーンとして同じ温度帯に制御される。このようにして、本実施形態では、配線構造93によってゾーン構成(同一ゾーンとして同じ温度帯に制御される領域)を可変に制御することができる。
 本実施形態にかかるヒータ用端子S1~S8は、二つのヒータ用端子を一セグメントとして8組設けられているが、ヒータ用端子Sの組数はこれに限らず、2組以上であればいくつ設けられてもよい。
 図3Aは、図2AのA-A断面であり、一セグメントのヒータ用端子S3及びその近傍の断面を示す。二つのヒータ用端子S3は、ジャック端子103と嵌合し、絶縁性部材の固定ケース102に嵌め込まれている。固定ケース102は、ネジ104によりC状部材93aに固定されている。二つのヒータ用端子S3の上部は、固定ケース102を貫通して固定ケース102の上部に露出し、保持プレート13を介して静電チャック(ESC:Electrostatic Chuck)40に埋設されたヒータ75に接続される。
 図2Bに示すように、C状部材93aの下面には、一組の給電部カバー91が離隔して複数組設けられている。C状部材93aの下面は、配線構造93の第2層となっており、下面の2本の溝にヒータ配線Lを這わせ、上面に配置されてC状部材93aを貫通したヒータ用端子Sのいずれかの端部と下面に配置された給電部カバー91のいずれかとをセグメント単位で繋ぐ。これにより、配線構造の第1層と第2層とに這わされたヒータ配線Lにより、ヒータ用端子S1~S4が給電部カバー91に接続される。
 図2Aでは、ヒータ用端子S1~S4がヒータ配線Lにより接続されたが、ヒータ配線Lによるヒータ用端子S間の接続は、8組のヒータ用端子S1~S8間の少なくともいずれかが接続されていればもよい。これにより、C状部材93aの上面にて8組のヒータ用端子S1~S8のうちの2組以上のヒータ用端子Sがセグメント単位で並列接続される。
 本実施形態にかかる配線構造93では、一組のヒータ用端子Sが、一つのヒータ75又は複数のヒータ75に接続される。よって、複数組のヒータ用端子Sがヒータ配線Lによって接続されると、その複数組のヒータ用端子Sを介して接続されるすべてのヒータ75は、同じ温度帯に制御される同一ゾーンを構成することになる。つまり、ヒータ配線Lがヒータ用端子間をセグメント単位で接続するか否かによって並列に接続されるヒータ75が変わり、同じ温度帯に制御される同一ゾーンの構成が変わる。よって、本実施形態にかかる配線構造93によれば、8組のヒータ用端子S1~S8間をセグメント単位でヒータ配線Lで繋ぐことにより、ステージ12のゾーン構成を可変に制御することができる。
 図3Bは、図2BのB-B断面であり、二つのソケット90及び給電部カバー部材91の断面と、ヒータ配線Lの一部とを示す。給電部カバー91は、固定部材94によってC状部材93aの下面に支持されている。ソケット90は導電性部材により構成され、給電部カバー91は、絶縁性部材により構成されている。給電部カバー91は、ソケット90をカバーする。
 図4は、本実施形態に係るヒータ給電機構100の配線構造93の詳細を示す。図1の保持プレート13下の空間を利用して、図4に示す第1層でヒータ用端子S1、~S4間がヒータ配線Lにより接続され、第2層でヒータ用端子S4及びヒータフィルタ77間がヒータ配線Lにより接続される。図3Bは、二つのヒータ用端子S3の下端部S3aとソケット90の上端部90aとを接続するヒータ配線Lの一部が示されている。ソケット90には、図1で示したヒータフィルタ77のプラグ76が挿入される。
 これにより、ヒータ配線Lを介して、ヒータ用端子S側(第1層側)のヒータ75と、ソケット側(第2層側)のヒータフィルタ77とが接続され、交流電源44からの電流をヒータ75に流す給電ラインが形成される。
 図4に示すC状部材93aの平面図では、ヒータ配線Lがヒータ用端子S1、S2間、ヒータ用端子S2、S3間、ヒータ用端子S3、S4間をセグメント単位で接続する。
 図4Bは、図4Aで示すC状部材93aの破線で囲われた配線構造93の側面図である。配線構造93は、保持プレート13下の空間においてヒータ配線Lを用いたヒータ用端子S間の接続構造である。配線構造93は、樹脂のケース99で覆われてもよい。
 配線構造93は、二層構造になっており、前述のとおり、第1層では、ヒータ配線Lは複数組のヒータ用端子S間の少なくともいずれかをセグメント単位で繋ぐようになっている。図4Bに示した例では、第1層において、ヒータ配線Lは、ヒータ用端子S1~S4間をセグメント単位で繋ぐ。第2層では、ヒータ配線Lはヒータ用端子Sをヒータフィルタ77に繋ぐ。図4Bに示した例では、第2層において、ヒータ配線Lは、ヒータ用端子S4とヒータ用端子S4の近傍のヒータフィルタ77とを繋ぐ。これにより、交流電源44からの電流は、ヒータ用端子S1、S2,S3,S4にそれぞれ接続される複数のヒータ75に供給される。ヒータ配線Lによって並列に接続された複数のヒータ75(図1参照)により温度制御されるゾーンは、同一ゾーンを構成する。かかる構成により、本実施形態にかかるヒータ給電機構100によれば、8組のヒータ用端子S1~S8間の少なくともいずれかをヒータ配線Lを用いてセグメント単位で繋ぐことにより、ステージ12の同一温度に制御するゾーン構成を可変に制御することができる。
 なお、上記実施形態では、配線構造93は、C状部材93aに離隔して設けられた8組のヒータ用端子S間の少なくともいずれかをヒータ配線Lを用いて繋いだ。しかしながら、配線構造93のヒータ用端子Sが設けられる部材は、C状部材93aに限らず、例えば、環状、環状の一部が開口された形状又は扇状に構成される部材であってもよい。その場合の環状は、楕円でもよいし、真円でもよい。
 [ゾーン構成の適正化]
 次に、本実施形態に係るゾーン構成の適正化について、図5を参照しながら説明する。図5は、一実施形態に係るゾーン構成の適正化の一例を示す。図5Aは、プラズマ処理装置1が図1の容量結合型プラズマ(CCP(Capacitively Coupled Plasma)装置のときのゾーン構成の一例を示す。図5Bは、プラズマ処理装置1がラジアルラインスロットアンテナを用いたCVD(Chemical Vapor Deposition)装置のときのゾーン構成の一例を示す。
 チャンバ10内で生成されるプラズマ分布はプラズマ処理装置1の特性やプロセス条件等によって変わる。よって、本実施形態にかかるヒータ給電機構100では、配線構造93におけるヒータ配線Lの繋ぎ替えを行って、生成されるプラズマ分布に合わせたゾーン構成に適正化する。
 例えば、CCP装置の場合には、ステージの内側ではプラズマ分布に均一性があり、外側で不均一になりやすい。この場合、内側のゾーンは広く、外側のゾーンは狭くするようにゾーン構成(各ゾーンの配置)を制御する。
 具体的には、図5「a-1」に示したように、ヒータ配線Lは、ヒータ用端子S5、S6を接続する。図5「a-2」のミドル(Middle)の円で示した給電部カバー91には、図5「a-3」のヒータフィルタ77bが接続される。これにより、ヒータ用端子S5、S6とヒータフィルタ77bとが接続され、ヒータ用端子S5、S6に接続される複数のヒータ75は、同一の温度帯に制御される。
 図5「a-2」のエッジ(Edge)の円で示した給電部カバーには、図5「a-3」のヒータフィルタ77cが接続される。これにより、ヒータ用端子S7とヒータフィルタ77cとが接続される。ヒータ用端子S8は、図5「a-2」のベリーエッジ(V.Edge)の円で示した給電部カバー91には、図5「a-3」のヒータフィルタ77dが接続される。これにより、ヒータ用端子S8とヒータフィルタ77dとが接続される。
 これにより、ベリーエッジ(最外周ゾーン)及びエッジゾーンは、ミドルゾーンよりも狭くされる。
 一方、図5「a-1」に示したように、ヒータ配線Lは、ヒータ用端子S1~S4を接続する。図5「a-2」のセンター(Center)の円で示した給電部カバーには、図5「a-3」のヒータフィルタ77aが接続される。これにより、ヒータ用端子S1~S4に接続される複数のヒータ75は、同一の温度帯に制御される。
 このようにして図5AのCCP装置の場合、内周側のセンターゾーンは広く、外周側のエッジ、ベリーエッジゾーンは狭く、ミドルゾーンはエッジゾーン及びベリーエッジゾーンよりも広いゾーン構成に制御することができる。これにより、ステージ12の温度の均一性を高めることができる。なお、フォーカスリング18にヒータが配置されている場合には、フォーカスリング(F/R)18のヒータにヒータフィルタ77eが接続される。
 図5Bのラジアルラインスロットアンテナを用いたCVD装置の場合には、ステージ12の外側ではプラズマ分布に均一性があり、内側で不均一になりやすい。この場合、外側のゾーンは広く、内側のゾーンは狭くするようにゾーン構成を可変に制御することが好ましい。
 よって、この場合には、図5「b-1」に示したように、ヒータ配線Lは、ヒータ用端子S7、S8を接続する。また、ヒータ配線Lは、ヒータ用端子S5、S6を接続する。これにより、ヒータ用端子S7、S8に接続される複数のヒータ75(ベリーエッジゾーンに対応)は、同一の温度帯に制御され、ヒータ用端子S5、S6に接続される複数のヒータ75(エッジゾーンに対応)は、同一の温度帯に制御される。
 また、ヒータ配線Lは、ヒータ用端子S2~S4を接続する。これにより、ヒータ用端子S2~S4に接続される複数のヒータ75(ミドルゾーンに対応)は、同一の温度帯に制御される。なお、ヒータ用端子S1に並列に接続されるヒータ用端子はなく、ヒータ用端子S1に接続されるヒータ75は、センターゾーンに対応する。
 このようにして図5Bのラジアルラインスロットアンテナを用いたCVD装置の場合、内周側のセンターゾーンは狭く、ミドル~ベリーエッジゾーンは広いゾーン構成に制御することができる。これにより、ステージ12の温度の均一性を高めることができる。
 なお、図5「b-2」及び図5「b-3」に示したヒータフィルタ77への接続については、図5「a-2」及び図5「a-3」に示したヒータフィルタ77への接続と同様であるため、説明を省略する。
 [ステージの温度制御方法]
 次に、本実施形態にかかるステージの温度制御方法について、図6及び図7を参照しながら説明する。図6は、一実施形態に係るステージの温度制御方法の一例を示すフローチャートである。図7は、一実施形態に係る装置毎のゾーン構成の一例を示したテーブルである。例えば、図5Aで説明したとおり、プラズマ処理装置1がCCP装置の場合、並列に接続されるヒータ用端子Sは、センターゾーンがヒータ用端子S1~S4、ミドルゾーンがヒータ用端子S5、S6であることが予めテーブルに設定されている。なお、エッジーゾーンのヒータ用端子S7及びベリーエッジゾーンのヒータ用端子S8に並列に接続されるヒータ用端子はない。
 図7では、3つのプラズマ処理装置を一例に挙げてゾーン構成を例示しているが、他のプラズマ処理装置においてもその装置のプラズマ分布の特性に応じたゾーン構成が定められ、テーブルに記憶されることができる。また、プラズマ処理装置1の種類(特性)は、ウェハがプラズマ処理される条件の一例である。ウェハがプラズマ処理される条件の他の例としては、プロセス条件(ガス種、ガス流量、温度、圧力、高周波電力のパワー等)が挙げられる。これらの例に挙げた「ウェハがプラズマ処理される条件」に応じて適正化したゾーン構成がテーブルに予め記憶され、そのテーブルに基づき図6のフローチャートに示すようにゾーン構成が可変に制御される。テーブルは、RAM等の記憶部に記憶されている。
 図6の処理が開始されると、制御部48は、プラズマ処理装置1の組み立て時又はメンテナンス時であるかを判定する(ステップS10)。プラズマ処理装置1の組み立て又はメンテナンス時である場合、制御部48は、RAM等のメモリに記憶されたテーブルに基づき、装置に応じたゾーン構成にするためのヒータ用端子S間の接続箇所を決定する(ステップS12)。制御部48は、ヒータ配線Lを用いてヒータ用端子S間をセグメント単位で繋ぐように制御する(ステップS14)。
 ヒータ配線Lを用いたヒータ用端子S間の接続は、ヒータ用端子S間を繋ぐヒータ配線Lにスイッチ機構を設け、スイッチのオン及びオフにより自動で接続されるようにすることが好ましい。
 以上、本実施形態にかかるヒータ給電機構100によれば、配線構造93内のヒータ配線Lを繋ぎかえることで、同じステージ12を異なるゾーン構成に制御できる。例えば、ヒータ用端子S間に接続されている二つのヒータ75が周方向に配置されている場合、本実施形態によれば、ヒータ用端子S間の接続を制御することで、周方向にゾーン幅を可変に制御することができる。つまり、周方向でゾーン構成を制御できる。
 一方、ヒータ用端子S間に接続されている二つのヒータ75が径方向に配置されている場合、本実施形態によれば、ヒータ用端子S間の接続を制御することで、径方向にゾーン幅を可変に制御することができる。つまり、径方向でゾーン構成を制御できる。
 以上、ヒータ給電機構及びステージの温度制御方法を上記実施形態により説明したが、本発明は上記実施形態に限定されるものではなく、本発明の範囲内で種々の変形及び改良が可能である。また、上記実施形態及び変形例を矛盾しない範囲で組み合わせることができる。
 例えば、本発明に係るヒータ給電機構は、容量結合型プラズマ(CCP:Capacitively Coupled Plasma)装置だけでなく、その他のプラズマ処理装置に適用可能である。その他のプラズマ処理装置としては、誘導結合型プラズマ(ICP:Inductively Coupled Plasma)、ラジアルラインスロットアンテナを用いたCVD(Chemical Vapor Deposition)装置、ヘリコン波励起型プラズマ(HWP:Helicon Wave Plasma)装置、電子サイクロトロン共鳴プラズマ(ECR:Electron Cyclotron Resonance Plasma)装置等であってもよい。
 また、本発明にかかるプラズマ処理装置により処理される基板は、ウェハに限られず、例えば、フラットパネルディスプレイ(Flat Panel Display)用の大型基板、EL素子又は太陽電池用の基板であってもよい。
 本国際出願は、2014年5月12日に出願された日本国特許出願2014-098569号に基づく優先権を主張するものであり、その全内容を本国際出願に援用する。

Claims (6)

  1.  基板を載置するステージを複数のヒータを用いてゾーン化し、ゾーン毎に温度制御可能なヒータ給電機構であって、
     一組のヒータ用端子を一セグメントとして、セグメント単位で前記複数のヒータのいずれかに接続される複数組のヒータ用端子と、
     ヒータ配線と、
     前記ヒータ配線を用いて前記複数組のヒータ用端子間の少なくともいずれかをセグメント単位で繋ぐ配線構造と、
     を有するヒータ給電機構。
  2.  前記配線構造内の前記ヒータ配線を用いた前記複数組のヒータ用端子間の接続をセグメント単位で繋ぎかえる、
     請求項1に記載のヒータ給電機構。
  3.  前記配線構造は、環状、環状の一部が開口した形状又は扇状に構成される部材に離隔して設けられた複数組のヒータ用端子間の少なくともいずれかを前記ヒータ配線を用いて繋ぐ、
     請求項1に記載のヒータ給電機構。
  4.  前記配線構造は、前記ステージの静電チャックを保持する保持プレート下の空間に設けられる、
     請求項1に記載のヒータ給電機構。
  5.  基板を載置するステージを複数のヒータを用いてゾーン化し、ゾーン毎に温度制御可能なヒータ給電機構を使用したステージの温度制御方法であって、
     前記ヒータ給電機構は、一組のヒータ用端子を一セグメントとして、セグメント単位で前記複数のヒータのいずれかに接続される複数組のヒータ用端子を有し、
     前記複数組のヒータ用端子間の接続箇所を決定する工程と、
     前記決定された複数組のヒータ用端子間の接続箇所を、ヒータ配線を用いてセグメント単位で繋ぐことで前記ステージのゾーン構成を制御する工程と、
     を含むステージの温度制御方法。
  6.  前記接続箇所を決定する工程は、
     予め記憶部に記憶された、基板がプラズマ処理される条件に応じたゾーン構成に基づき、前記複数組のヒータ用端子間の接続箇所を決定し、
     前記ゾーン構成を制御する工程は、
     前記決定された複数組のヒータ用端子間の接続箇所を、ヒータ配線を用いてセグメント単位で繋ぎかえること前記ステージのゾーン構成を可変に制御する、
     請求項5に記載のステージの温度制御方法。
