Claims (9)
- 処理容器内に第1のガスと第2のガスを供給するシャワープレートを備えたプラズマ発生用アンテナを有し、マイクロ波の供給によって前記シャワープレート表面に形成された表面波によりプラズマを形成して基板を処理するプラズマ処理装置であって、
前記シャワープレートの下端面から下方に突出する、導電体により構成された垂下部材を有し、
前記垂下部材の外側面は、上端部から下端部に向かって外側に広がり、
前記シャワープレートは、前記処理容器内に第1のガスを供給する複数の第1のガス供給口と第2のガスを供給する複数の第2のガス供給口とを備え、
前記第1のガス供給口は、前記垂下部材の外側面よりも内側に配置され、
前記第2のガス供給口は、前記垂下部材の外側面よりも外側に配置されている。 - 請求項1に記載のプラズマ処理装置において、
前記垂下部材の内部には、当該垂下部材の上端面から下端面に連通する貫通孔が形成され、
前記第1のガス供給口は、前記貫通孔に接続されている。 - 請求項1に記載のプラズマ処理装置において、
前記垂下部材の下面は円形であり、
前記第1のガス供給口は、Bessel方程式の解として得られる前記垂下部材の下端面における電界強度分布の極小値に相当する位置に設けられている。 - 請求項1に記載のプラズマ処理装置において、
前記垂下部材は環状に形成され、
前記第1のガス供給口は、前記垂下部材の内側面よりも内側に配置されている。 - 請求項4に記載のプラズマ処理装置において、
前記各第1のガス供給口には、前記シャワープレートの下面から鉛直下方に突出する複数の供給ノズルがそれぞれ接続されている。 - 請求項1に記載のプラズマ処理装置において、
前記垂下部材の外側面は、下に向かって次第に外側に広がる放物線形状である。 - 請求項1に記載のプラズマ処理装置において、
前記第1のガスは、前記第2のガスよりも、プラズマにより分解されやすいガスである。 - 請求項7に記載のプラズマ処理装置において、
前記第1のガスは原料ガスであり、前記第2のガスはプラズマ発生用のガスである。 - 請求項1に記載のプラズマ処理装置において、
前記シャワープレートには、前記処理容器内にマイクロ波を放射するマイクロ波放射孔が設けられ、
マイクロ波放射孔は、平面視において、前記垂下部材の外周端部よりも内側に位置するように配置されている。
