Claims (9)
- 処理容器内に第1のガスと第2のガスを供給するシャワープレートを備えたプラズマ発生用アンテナを有し、マイクロ波の供給によって前記シャワープレート表面に形成された表面波によりプラズマを形成して基板を処理するプラズマ処理装置であって、
前記シャワープレートの下端面から下方に突出する、導電体により構成された垂下部材を有し、
前記垂下部材の外側面は、上端部から下端部に向かって外側に広がり、
前記シャワープレートは、前記処理容器内に第1のガスを供給する複数の第1のガス供給口と第2のガスを供給する複数の第2のガス供給口とを備え、
前記第1のガス供給口は、前記垂下部材の外側面よりも内側に配置され、
前記第2のガス供給口は、前記垂下部材の外側面よりも外側に配置されていることを特徴とする、プラズマ処理装置。 - 前記垂下部材の内部には、当該垂下部材の上端面から下端面に連通する貫通孔が形成され、

- 前記シャワープレートには、前記処理容器内にマイクロ波を放射するマイクロ波放射孔が設けられ、
