Abstract
Description
特許文献1(特許4223540)においては、Naフラックス法で13族元素窒化物結晶を育成するのに際してドーパントとして金属ゲルマニウムを用いることが記載されている。また、特許文献2(特開2010−1209)においては、Naフラックス法で13族元素窒化物結晶中へのドーパントとして金属ゲルマニウムを用いると共に、同時に炭素も添加することによって、電子濃度の高いn型単結晶を育成することを提案している。
本発明の課題は、フラックス法によって融液内で13族元素窒化物結晶を製造するのに際して、得られた13族元素窒化物結晶のキャリア濃度などの特性の面内分布を抑制することである。
本発明は、フラックス法によって融液内で13族元素窒化物結晶を製造する方法であって、
融液を、13族元素原料、アルカリ金属とアルカリ土類金属の少なくとも一方の原料および液体のゲルマニウム原料の組成物を加熱して生成させることを特徴とする。
また、本発明は、フラックス法によって融液内で13族元素窒化物結晶を育成するための融液組成物であって、13族元素原料、ナトリウム原料および液体のゲルマニウム原料を含有することを特徴とする。
本発明者は、フラックス法で13族元素窒化物結晶をエピタキシャル生成させたとき、得られたウエハのキャリア濃度に面内分布が発生する原因を調査した。従来技術においては、キャリア濃度についてウエハの面内分布を測定していなかったので、この課題に到達しなかったものと考えた。
本発明者は、検討の結果、ドーパントとして使用した金属ゲルマニウムが固体であるため、フラックス中でゲルマニウムの溶解時の均一性が悪く、出来上がった結晶中に取り込まれるゲルマニウムの濃度が、ウエハの面内で均一にならないものと考えた。
一例を挙げると、窒化ガリウムを育成するために坩堝にナトリウム、ガリウム、ゲルマニウムを仕込んだ場合、それぞれの重量は、例えば60g、60g、0.6g程度である。また、ナトリウム、ガリウム、ゲルマニウムの常圧における融点は、それぞれ、97℃、30℃、938℃である。そのため、量が多く融点が低いNa、Gaは、室温から育成条件である約20~60気圧、750~900℃に至る過程で、十分に撹拌され溶液が均一になるが、Geは不均一になりやすいものと考えられた。
そこで、本発明者は、金属ゲルマニウムが固体であることに着目し、組成物に添加するドーパントとして液体ゲルマニウム化合物を用いることを想到した。この結果、得られた結晶のキャリア濃度等の特性の面内分布が著しく抑制されることを見いだし、本発明に到達した。
常温で液状のゲルマニウム化合物は、無機ゲルマニウム化合物であってよく、有機ゲルマニウム化合物であってよい。好ましくは、四ハロゲン化ゲルマニウム、テトラアルコキシゲルマニウムである。
四ハロゲン化ゲルマニウムとしては、GeBr4(四臭化ゲルマニウム)、GeCl4(四塩化ゲルマニウム)、GeI4(四ヨウ化ゲルマニウム)がある(Geはゲルマニウム原子を示す)。
四アルコキシゲルマニウムを構成するアルコキシ基としては、Ge(OCH3)4(テトラメトキシゲルマニウム)Ge(OC2H5)4(テトラエトキシゲルマニウム)、Ge(O−i−C3H7)4(テトラ—i—プロポキシゲルマニウム)、Ge(O−n−C3H7)4(テトラ—n—プロポキシゲルマニウム)、Ge(O−i−C4H9)4(テトラ—i—ブトキシゲルマニウム)、Ge(O−n−C4H9)4(テトラ—n—ブトキシゲルマニウム)、Ge(O−sec−C4H9)4(テトラ—sec—ブトキシゲルマニウム)、Ge(O−t−C4H9)4(テトラ—t—ブトキシゲルマニウム)が挙げられる。
フラックスとしては、アルカリ金属、アルカリ土類金属の中から選択された1種又は複数種の元素の単体金属または化合物を用いる。アルカリ金属としては、ナトリウム(Na)、カリウム(K)、ルビジウム(Rb)、セシウム(Cs)およびフランシウム(Fr)である。アルカリ土類金属としては、ストロンチウム(Sr)、バリウム(Ba)およびラジウム(Ra)である。これらは、単独で使用しても良いし、二種類以上で併用してもよい。
13族元素は、好ましくガリウム(Ga)、アルミニウム(Al)、インジウム(In)の内の1種又は複数種である。このなかで、少なくともガリウムを含むことが特に好ましい。また、育成する13族元素窒化物半導体は、窒化ガリウム(GaN)結晶であることが好ましい。しかしながら、一般式AlxGayIn1−x−yN(x、y、x+yはいずれも0以上1以下)で表される任意組成比の2元系、3元系、4元系の13族元素窒化物結晶であっても良い。また、13族元素窒化物半導体AlxGayIn1−x−yNの構成元素である13族元素の一部をB、Tlで置換し、又は/及び、V族元素の組成の一部をP、As、Sb、Biで置換したものであっても良い。
ガリウム、インジウム、アルミニウムの各原料物質としては、ガリウム、インジウム、アルミニウムの各単体金属、ガリウム、イジウム、アルミニウム合金、ガリウム、インジウム、アルミニウムの各化合物を適用できるが、各単体金属が取扱いの上からも好適である。
融液組成物に対して炭素源を添加することによって、結晶中へのゲルマニウムの取り込みを更に促進できる。こうした炭素源としては、固形炭素の他に、鎖式飽和炭化水素、鎖式不飽和炭化水素、脂環式炭化水素、芳香族炭化水素からなる群から選択される少なくとも一つの化合物を例示できる。
フラックス法の際の結晶生成を促進するという観点からは、融液組成物において、13族元素の比率は、13族元素とアルカリ金属とアルカリ土類金属の合計に対する比率(mol%)に換算して、10~40mol%が好ましく、15~30mol%が更に好ましい。
結晶の電子濃度を向上させるドーパントとして機能させるという観点からは、融液組成物におけるゲルマニウム化合物の比率は、ゲルマニウム原子モル量のガリウム等の13族元素原子モル量に対する比率(mol%)に換算して0.05mol%以上が好ましく、0.5mol%以上が更に好ましい。また、融液組成物におけるゲルマニウム化合物の比率は、ゲルマニウム原子モル量のガリウム等の13族元素原子モル量に対する比率(mol%)に換算して、10mol%以下が好ましく、8mol%以下が更に好ましい。
結晶内へのゲルマニウムのドーピングを促進するという観点からは、融液組成物における炭素源の比率は、炭素原子モル量の、アルカリ金属およびアルカリ土類金属の合計原子モル量に対する比率(mol%)に換算して0.1mol%以上が好ましく、0.3mol%以上が更に好ましい。また、融液組成物における炭素源の比率は、炭素原子モル量の、アルカリ金属およびアルカリ土類金属の合計原子モル量に対する比率(mol%)に換算して、2mol%以下が好ましく、1mol%以下が更に好ましい。
本発明においては、基板を種結晶から形成してもよい。また基板上に種結晶膜を形成してもよく、この場合、低温バッファー層、中間層を更に形成してもよい。こうした基板は、13族元素窒化物結晶の成長が可能であるかぎり、特に限定されない。サファイア、シリコン単結晶、SiC単結晶、MgO単結晶、ZnO単結晶、スピネル(MgAl2O4)、LiAlO2、LiGaO2、LaAlO3,LaGaO3,NdGaO3等のペロブスカイト型複合酸化物を例示できる。また組成式〔A1−y(Sr1−xBax)y〕〔(Al1−zGaz)1−u・Du〕O3(Aは、希土類元素である;Dは、ニオブおよびタンタルからなる群より選ばれた一種以上の元素である;y=0.3~0.98;x=0~1;z=0~1;u=0.15~0.49;x+z=0.1~2)の立方晶系のペロブスカイト構造複合酸化物も使用できる。また、SCAM(ScAlMgO4)も使用できる。
種結晶を構成する13族元素窒化物結晶、フラックス法で形成される13族元素窒化物結晶のウルツ鉱構造は、c面、a面、およびm面を有する。これらの各結晶面は結晶学的に定義されるものである。種結晶層、およびフラックス法によって育成される結晶の育成方向は、c面の法線方向であってよく、またa面、m面などの無極性面やR面などの半極性面のそれぞれの法線方向であってもよい。
種結晶層の形成方法は気相成長法が好ましいが、有機金属化学気相成長(MOCVD:Metal Organic Chemical Vapor Deposition)法、ハイドライド気相成長(HVPE)法、パルス励起堆積(PXD)法、MBE法、昇華法を例示できる。有機金属化学気相成長法が特に好ましい。
種結晶層を有機金属気相成長法によって製造する場合、原料は、トリメチルガリウム(TMG)及びアンモニアとすることが好ましい。
また、種結晶(種基板を含む)の結晶成長面のミラー指数は任意であるが、a面、m面、r面などの無極性面を用いると、無極性の13族元素窒化物系化合物半導体を得ることができ、圧電歪みを排除でき、半導体素子としての特性を向上させることができる。種結晶に無極性面を用いる場合には、融液にストロンチウム(Sr)を添加することが望ましい。融液にナトリウムを用いた場合、ナトリウムに対するストロンチウム(Sr)の添加量は、0.001mol%以上、0.1mol%以下が望ましい。ストロンチウムを添加することにより、13族元素窒化物系化合物半導体の成長基板の主面に平行な結晶成長面である無極性面を平坦にすることができる。また、主面をc面とする13族元素窒化物系化合物半導体を得るのであれば、種結晶の結晶成長面はc面としても良い。
フラックス法に基づく目的の結晶成長の開始以前に、下地基板の一部である種結晶(13族元素窒化物系化合物半導体結晶)が融液中に溶融することを緩和したり防止したりするために、例えばCa3N2,Li3N,NaN3,BN,Si3N4,InNなどの窒化物を予め融液中に含有させておいても良い。これらの窒化物を融液中に含有させておくことによって、融液中の窒素濃度が上昇するため、目的の結晶成長開始以前の種結晶のフラックス中への融解を未然に防止したり緩和したりすることが可能となる。これらの窒化物の融液における割合は、例えば、0.0001mol%~99mol%、であり、好ましくは、0.001mol%~50mol%であり、より好ましくは0.005mol%~5mol%である。
フラックス法における13族元素窒化物結晶の育成温度や育成時の保持時間は特に限定されず、目的とする結晶の種類やフラックスの組成に応じて適宜変更する。一例では、ナトリウムまたはリチウム含有フラックスを用いて窒化ガリウム単結晶を育成する場合には、育成温度を800~1000℃とすることができる。
フラックス法では、窒素原子を含む分子を含むガス雰囲気下で13族元素窒化物単結晶を育成する。このガスは窒素ガスが好ましいが、アンモニアでもよい。雰囲気の全圧は特に限定されないが、フラックスの蒸発を防止する観点からは、1MPa以上が好ましく、3MPa以上が更に好ましい。ただし、圧力が高いと装置が大がかりとなるので、雰囲気の全圧は、200MPa以下が好ましく、50MPa以下が更に好ましい。雰囲気中の窒素以外のガスは限定されないが、不活性ガスが好ましく、アルゴン、ヘリウム、ネオンが特に好ましい。
フラックス法によって窒化ガリウム単結晶を育成した。
具体的には、直径2インチのc面サファイア基板の表面に、窒化ガリウム単結晶からなる種結晶層をMOCVD法によりエピタキシャル成長させ、種結晶基板とした。
内径80mm、高さ45mmの円筒平底のアルミナ坩堝を用い、融液組成物をグローブボックス内で坩堝内に充填した。組成は以下のとおりである。

金属Na 60g
四塩化ゲルマニウム 1.85g(金属Gaに対する比率:1.0mol%)
この坩堝を耐熱金属製の容器に入れて密閉した後、結晶育成炉の揺動および回転が可能な台上に設置した。870℃・4.0MPaまで昇温加圧後、50時間保持し溶液を回転することで撹拌しながら結晶成長させた。その後3時間かけて室温まで徐冷した。その後、結晶育成炉から育成容器を取り出し、エタノールを用いて、フラックスを除去し、成長した窒化ガリウム結晶板を回収した。
得られた窒化ガリウム結晶板7は、2インチの種結晶基板の上に全面成長しており、厚さは約0.7mmであった。また、サファイア基板と全面剥離、自立化し、クラックは確認されなかった。
そして、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、1.0×1018~1.2×1018[cm−3]であり、平均値は、1.1×1018[cm−3]であった。
(実施例2)
フラックス法によって窒化ガリウム単結晶を育成した。
具体的には、直径2インチのc面サファイア基板の表面に、窒化ガリウム単結晶からなる種結晶層をMOCVD法によりエピタキシャル成長させ、種結晶基板とした。
内径80mm、高さ45mmの円筒平底のアルミナ坩堝を用い、融液組成物をグローブボックス内で坩堝内に充填した。組成は以下のとおりである。

四塩化ゲルマニウム 1.85g(金属Gaに対する比率:1.0mol%)

そして、サファイア基板と得られた窒化ガリウム結晶とは剥離を行わないまま、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、1.0×1018~1.2×1018[cm−3]であり、平均値は、1.1×1018[cm−3]と、サファイア基板と得られた窒化ガリウムを剥離した場合と同じ結果が得られた。これは、サファイア基板が絶縁体であるため、ホール効果測定の際に電流が流れないためと考えられる。
(実施例3)
実施例1と同様にして窒化ガリウム単結晶を育成し、得られた試料について、ホール効果測定を行った。
ただし、融液組成は以下のとおりとした。
金属Ga 60g
金属Na 60g
四塩化ゲルマニウム 1.85g(金属Gaに対する比率:1.0mol%)
炭素 0.16g(金属Naに対する比率:0.5mol%)
そして、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、1.3×1018~1.5×1018[cm−3]であり、平均値は、1.4×1018[cm−3]であった。すなわち、キャリア濃度が実施例1に比べて約2割増加した。
(実施例4)
実施例1と同様にして窒化ガリウム単結晶を育成し、得られた試料について、ホール効果測定を行った。
ただし、融液組成は以下のとおりとした。
金属Ga 60g
金属Na 60g
Ge(OC2H5)4(テトラエトキシゲルマニウム) 2.17g(金属Gaに対する比率:1.0mol%)
そして、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、2.0×1018~2.2×1018[cm−3]であり、平均値は、2.1×1018[cm−3]であった。すなわち、キャリア濃度が実施例1に比べて約2倍に増加した。この理由は定かではないが、液体Ge原料のエトキシ基が炭素源としての効果作用があったためであると推察した。
(実施例5)
実施例1と同様にして窒化ガリウム単結晶を育成し、得られた試料について、ホール効果測定を行った。
ただし、融液組成は以下のとおりとした。
金属Ga 60g
金属Na 60g
Ge(OC2H5)4(テトラエトキシゲルマニウム) 2.17g(金属Gaに対する比率:1.0mol%)
炭素 0.047g(金属Naに対する比率:0.15mol%)
そして、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、2.1×1018~2.3×1018[cm−3]であり、平均値は、2.2×1018[cm−3]であった。すなわち、キャリア濃度が、実施例3に比べて、わずかではあるが増加した。
(実施例6)
実施例1と同様にして窒化ガリウム単結晶を育成し、得られた試料について、ホール効果測定を行った。
ただし、融液組成は以下のとおりとした。
金属Ga 60g
金属Na 60g
四塩化ゲルマニウム 3.7g(金属Gaに対する比率:2.0mol%)
そして、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、1.9×1018~2.2×1018[cm−3]であり、平均値は、2×1018[cm−3]であった。すなわち、実施例1より液体Ge原料の仕込み組成濃度を2倍に増加することで、キャリア濃度が実施例1に比べて約2倍に増加した。かつ、キャリア濃度の面内バラツキも小さかった。
(実施例7)
実施例1と同様にして窒化ガリウム単結晶を育成し、得られた試料について、ホール効果測定を行った。
ただし、融液組成は以下のとおりとした。

金属Na 60g
四塩化ゲルマニウム 5.55g(金属Gaに対する比率:3.0mol%)
そして、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、3.0×1018~3.3×1018[cm−3]であり、平均値は、3.2×1018[cm−3]であった。すなわち、実施例1より液体Ge原料の仕込み組成濃度を3倍に増加することで、キャリア濃度が実施例1に比べて約3倍に増加した。
(比較例1)
実施例1と同様にして窒化ガリウム単結晶を育成し、得られた試料について、ホール効果測定を行った。
ただし、融液組成は以下のとおりとした。
金属Ga 60g
金属Na 60g
固体金属ゲルマニウム 0.62g(金属Gaに対する比率:1.0mol%)
炭素 0.16g(金属Naに対する比率:0.5mol%)
そして、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、0.4×1018~1.1×1018[cm−3]であり、平均値は、0.7×1018[cm−3]であった。すなわち、キャリア濃度が実施例1に比べて約半分と小さく、かつバラツキが大きかった。
(比較例2)
実施例1と同様にして窒化ガリウム単結晶を育成し、得られた試料について、ホール効果測定を行った。
ただし、融液組成は以下のとおりとした。
金属Ga 60g
金属Na 60g
固体金属ゲルマニウム 1.24g(金属Gaに対する比率:2.0mol%)
そして、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、0.7×1018~1.8×1018[cm−3]であり、平均値は、1.0×1018[cm−3]であった。すなわち、ゲルマニウム原料の量を比較例1に比べて2倍としても、キャリア濃度は2倍にはならず、かつ、バラツキがさらに大きくなった。
(比較例3)
実施例1と同様にして窒化ガリウム単結晶を育成し、得られた試料について、ホール効果測定を行った。
ただし、融液組成は以下のとおりとした。
金属Ga 60g
金属Na 60g
固体金属ゲルマニウム 1.86g(金属Gaに対する比率:3.0mol%)
そして、2インチウエハの中心から半径方向に沿って、6mm角にウエハを切り出して試料とし、ホール効果測定を行った。この結果、試料中でのキャリア濃度は、1.0×1018~2.2×1018[cm−3]であり、平均値は、1.5×1018[cm−3]であった。すなわち、ゲルマニウム原料の量を比較例1に比べて3倍としても、キャリア濃度は3倍にはならず、かつバラツキがさらに増大した。
Claims (12)
- フラックス法によって融液内で13族元素窒化物結晶を製造する方法であって、
前記融液を、13族元素原料、アルカリ金属とアルカリ土類金属の少なくとも一方の原料および液体のゲルマニウム原料の組成物を加熱して生成させることを特徴とする、13族元素窒化物結晶の製造方法。 - 前記ゲルマニウム原料が四ハロゲン化ゲルマニウムであることを特徴とする、請求項1記載の方法。
- 前記ゲルマニウム原料が有機ゲルマニウム化合物であることを特徴とする、請求項1記載の方法。
- 前記有機ゲルマニウム化合物がテトラアルコキシゲルマニウムであることを特徴とする、請求項3記載の方法。
- 前記組成物が更に炭素源を含むことを特徴とする、請求項1~4のいずれか一つの請求項に記載の方法。
- 前記13族元素がガリウムとアルミニウムとの少なくとも一方を含むことを特徴とする、請求項1~5のいずれか一つの請求項に記載の方法。
- フラックス法によって融液内で13族元素窒化物結晶を育成するための融液組成物であって、
13族元素原料、アルカリ金属とアルカリ土類金属の少なくとも一方の原料および液体のゲルマニウム原料を含有することを特徴とする、融液組成物。 - 前記ゲルマニウム原料が四ハロゲン化ゲルマニウムであることを特徴とする、請求項7記載の組成物。
- 前記ゲルマニウム原料が有機ゲルマニウム化合物であることを特徴とする、請求項7記載の組成物。
- 前記有機ゲルマニウム化合物がテトラアルコキシゲルマニウムであることを特徴とする、請求項9記載の組成物。
- 更に炭素源を含むことを特徴とする、請求項7~10のいずれか一つの請求項に記載の組成物。
- 前記13族元素がガリウムとアルミニウムとの少なくとも一方を含むことを特徴とする、請求項7~11のいずれか一つの請求項に記載の組成物。
