本発明の第8の形態に係るレジスト用樹脂組成物は、第1乃至第7のいずれか一の形態において、前記第一の樹脂に関する前記エチレン性不飽和化合物に更にアクリル酸が含まれている。
本実施形態に係るレジスト用樹脂組成物が含有する成分について説明する。
a.第一の樹脂
第一の樹脂は、二官能エポキシ樹脂にカルボキシル基を有するエチレン性不飽和化合物が付加し、更に多塩基酸無水物が付加してなる。すなわち、第一の樹脂は、エポキシ樹脂にエチレン性不飽和化合物が付加され、更に多塩基酸無水物が付加された構造を有する。この場合におけるエポキシ樹脂は二官能のエポキシ樹脂である。更に、エチレン性不飽和化合物には、下記一般式(1)で示されるω-カルボキシ-ポリカプロラクトンモノアクリレートが含まれることが好ましい。

第一の樹脂は、例えばエポキシ樹脂にエチレン性不飽和化合物が付加反応により付加し、これにより得られた付加反応生成物に酸無水物が付加反応により付加することにより、生成する。

このようなω-カルボキシ-ポリカプロラクトンモノアクリレートが用いられることで、レジスト用樹脂組成物から形成される硬化物のクラック耐性と膨れ耐性が向上する。これは、ω-カルボキシ-ポリカプロラクトンモノアクリレートが用いられることで形成される、レジスト用樹脂組成物の硬化物中の樹脂骨格の架橋構造が前記の特性の向上のために有利に働くためであると考えられる。
第二の樹脂は、多官能エポキシ樹脂のエポキシ基のうちの一部にモノカルボン酸が付加すると共に前記エポキシ基のうちの別の一部に多塩基酸が付加した構造を有する。第二の樹脂には、多官能エポキシ樹脂に由来するエポキシ基のうち、モノカルボン酸及び多塩基酸が付加していないものが残存していてもよい。
レジスト用樹脂組成物が、1分子中に少なくとも2個のエポキシ基を有するエポキシ化合物を含有することが好ましい。この場合、レジスト用樹脂組成物に熱硬化性が付与され得る。このエポキシ化合物は、溶剤難溶性エポキシ化合物であってもよく、汎用の溶剤可溶性エポキシ化合物等であってもよい。エポキシ化合物の種類は特に限定されないが、特にフェノールノボラック型エポキシ樹脂(具体例としてDIC株式会社製の品番EPICLON N-775)、クレゾールノボラック型エポキシ樹脂(具体例としてDIC株式会社製の品番EPICLON N-695)、ビスフェノールA型エポキシ樹脂(具体例として三菱化学株式会社製の品番jER1001)、ビスフェノールA-ノボラック型エポキシ樹脂(具体例としてDIC株式会社製の品番EPICLON N-865)、ビスフェノールF型エポキシ樹脂(具体例として三菱化学株式会社製の品番jER4004P)、ビスフェノールS型エポキシ樹脂(具体例としてDIC株式会社製の品番EPICLON EXA-1514)、ビスフェノールAD型エポキシ樹脂、ビフェニル型エポキシ樹脂(具体例として三菱化学株式会社製の品番YX4000)、ビフェニルアラルキル型エポキシ樹脂(具体例として日本化薬株式会社製の品番NC-3000)、水添ビスフェノールA型エポキシ樹脂(具体例として新日鐵化学株式会社製の品番ST-4000D)、ナフタレン型エポキシ樹脂(具体例としてDIC株式会社製の品番EPICLON HP-4032、EPICLON HP-4700、EPICLON HP-4770)、特殊二官能型エポキシ樹脂(具体例として、三菱化学株式会社製の品番YL7175-500、及びYL7175-1000;DIC株式会社製の品番EPICLON TSR-960、EPICLON TER-601、EPICLON TSR-250-80BX、EPICLON 1650-75MPX、EPICLON EXA-4850、EPICLON EXA-4816、EPICLON EXA-4822、及びEPICLON EXA-9726;新日鐵化学株式会社製の品番YSLV-120TE)、及び前記以外のビスフェノール系エポキシ樹脂が望ましい。トリグリシジルイソシアヌレートとしては、特にS-トリアジン環骨格面に対し3個のエポキシ基が同一方向に結合した構造をもつβ体が好ましく、或いはこのβ体と、S-トリアジン環骨格面に対し1個のエポキシ基が他の2個のエポキシ基と異なる方向に結合した構造をもつα体との混合物が好ましい。
レジスト用樹脂組成物は光重合開始剤を含有してもよい。レジスト用樹脂組成物が光重合開始剤を含有する場合、レジスト用樹脂組成物には光硬化性が付与される。またレジスト用樹脂組成物がエポキシ化合物と光重合開始剤とを含有すると、レジスト用樹脂組成物が熱硬化性と光硬化性とを兼ね備えるようになる。
レジスト用樹脂組成物が光重合開始剤を含有する場合において、レジスト用樹脂組成物がカルボキシル基含有樹脂以外の光重合性化合物を更に含有することも好ましい。
レジスト用樹脂組成物は必要に応じて有機溶剤を含有してもよい。有機溶剤は、例えばレジスト用樹脂組成物の液状化又はワニス化、粘度調整、塗布性の調整、造膜性の調整などの目的で使用される。有機溶剤の具体例としては、エタノール、プロピルアルコール、イソプロピルアルコール、ヘキサノール、エチレングリコール等の直鎖、分岐、2級或いは多価のアルコール類;メチルエチルケトン、シクロヘキサノン等のケトン類;トルエン、キシレン等の芳香族炭化水素類;スワゾールシリーズ(丸善石油化学社製)、ソルベッソシリーズ(エクソン・ケミカル社製)等の石油系芳香族系混合溶剤;セロソルブ、ブチルセロソルブ等のセロソルブ類;カルビトール、ブチルカルビトール等のカルビトール類;プロピレングリコールメチルエーテル等のプロピレングリコールアルキルエーテル類;ジプロピレングリコールメチルエーテル等のポリプロピレングリコールアルキルエーテル類;酢酸エチル、酢酸ブチル、セロソルブアセテート等の酢酸エステル類;ジアルキルグリコールエーテル類などが挙げられる。これらの有機溶剤のうち一種のみが用いられても複数種が併用されてもよい。
レジスト用樹脂組成物は、上述のカルボキシル基含有樹脂及びエポキシ化合物以外に、更に例えばカプロラクタム、オキシム、マロン酸エステル等でブロックされたトリレンジイソシアネート、モルホリンジイソシアネート、イソホロンジイソシアネート、ヘキサメチレンジイソシアネート系のブロックドイソシアネート、及びメラミン、n-ブチル化メラミン樹脂、イソブチル化メラミン樹脂、ブチル化尿素樹脂、ブチル化メラミン尿素共縮合樹脂、ベンゾグアナミン系共縮合樹脂等のアミノ樹脂等の熱硬化成分;紫外線硬化性エポキシ(メタ)アクリレート;ビスフェノールA型、フェノールノボラック型、クレゾールノボラック型、脂環型エポキシ樹脂等に(メタ)アクリル酸を付加したもの;ジアリルフタレート樹脂、フェノキシ樹脂、メラミン樹脂、ウレタン樹脂、フッ素樹脂等の高分子化合物などを含有してもよい。
レジスト用樹脂組成物は充填材を含有することも好ましい。充填材としては例えば硫酸バリウム、結晶性シリカ、ナノシリカ、酸化チタン、カーボンナノチューブ、タルク、ベントナイト、水酸化アルミニウム、水酸化マグネシウム等の無機フィラーが挙げられる。このような充填材を含有すると、レジスト用樹脂組成物から形成される塗膜の硬化収縮が低減する。レジスト用樹脂組成物中の充填材の割合は適宜設定されるが、10~50質量%の範囲であることが好ましく、この場合、レジスト用樹脂組成物の固形分の割合が増大し、このためレジスト用樹脂組成物が加熱乾燥される際の体積変化が抑制され、このため硬化物のクラック耐性が更に向上する。
レジスト用樹脂組成物は、必要に応じて、エポキシ化合物を硬化させる硬化剤;硬化促進剤;顔料等の着色剤;シリコーン、アクリレート等の共重合体;レベリング剤;シランカップリング剤等の密着性付与剤;チクソトロピー剤;重合禁止剤;ハレーション防止剤;難燃剤;消泡剤;酸化防止剤;界面活性剤;高分子分散剤;などを含有してもよい。
上記のような原料成分が配合され、例えば三本ロール、ボールミル、サンドミル等を用いる公知の混練方法によって混練されることにより、レジスト用樹脂組成物が調製され得る。その場合に、上記各成分のうち一部、例えば光重合性化合物及び有機溶剤の一部及びエポキシ樹脂を予め混合して分散させておき、これとは別に残りの成分を予め混合して分散させておき、使用時に両者を混合してレジスト用樹脂組成物を調製してもよい。
本実施形態によるレジスト用樹脂組成物は、プリント配線板のスルーホール、ビアホール等の穴を埋めるために適用され得る。またこのレジスト用樹脂組成物は、プリント配線板にソルダーレジスト層を形成するためにも適用され得る。
還流冷却器、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコに、ビスフェノールA型エポキシ樹脂(三菱化学株式会社製、品番jER1004、エポキシ当量919)919質量部、ジエチレングリコールモノエチルエーテルアセテート470質量部、ハイドロキノン0.2質量部、ω-カルボキシ-ポリカプロラクトン(n≒2)モノアクリレート(東亞合成株式会社製、商品名アロニックスM-5300、数平均分子量290)300質量部、トリフェニルホスフィン3質量部を加えることで、反応溶液を調製した。この反応溶液を、四つ口フラスコ中に空気を吹き込みながら115℃で12時間加熱することで付加反応を進行させた。続いて、四つ口フラスコ中の液に無水コハク酸249質量部、ジエチレングリコールモノエチルエーテルアセテート322質量部を加えて、110℃で5時間加熱することで反応させた。これにより、数平均分子量が約3700のカルボキシル基含有樹脂の65質量%溶液(カルボキシル基含有樹脂溶液A-1)を得た。
還流冷却器、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコに、ビスフェノールA型エポキシ樹脂(三菱化学株式会社製、品番jER1004、エポキシ当量919)919質量部、ジエチレングリコールモノエチルエーテルアセテート470質量部、ハイドロキノン0.2質量部、ω-カルボキシ-ポリカプロラクトン(n≒2)モノアクリレート(東亞合成株式会社製、商品名アロニックスM-5300、数平均分子量290)180質量部、アクリル酸28.8質量部、トリフェニルホスフィン3質量部を加えることで、反応溶液を調製した。この反応溶液を、四つ口フラスコ中に空気を吹き込みながら115℃で12時間加熱することで付加反応を進行させた。続いて、この四つ口フラスコ中の液に無水コハク酸166.1質量部、テトラヒドロ無水フタル酸126.1質量部、ジエチレングリコールモノエチルエーテルアセテート296.5質量部を加えて、110℃で5時間加熱することで反応させた。これにより、数平均分子量が約3400のカルボキシル基含有樹脂の65質量%溶液(カルボキシル基含有樹脂溶液A-2)を得た。
還流冷却器、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコに、ビスフェノールA型エポキシ樹脂(三菱化学株式会社製、品番jER1001、エポキシ当量472)472質量部、ジエチレングリコールモノエチルエーテルアセテート293質量部、ハイドロキノン0.2質量部、ω-カルボキシ-ポリカプロラクトン(n≒2)モノアクリレート(東亞合成株式会社製、商品名アロニックスM-5300、数平均分子量290)180質量部、アクリル酸28.8質量部、トリフェニルホスフィン3質量部を加えることで、反応溶液を調製した。この反応溶液を、四つ口フラスコ中に空気を吹き込みながら115℃で12時間加熱することで付加反応を進行させた。続いて、この四つ口フラスコ中の液に無水コハク酸99.7質量部、テトラヒドロ無水フタル酸75.7質量部、ジエチレングリコールモノエチルエーテルアセテート327.5質量部を加えて、110℃で5時間加熱することで反応させた。これにより、数平均分子量が約2300のカルボキシル基含有樹脂の65質量%溶液(カルボキシル基含有樹脂溶液A-3)を得た。
還流冷却器、温度計、空気吹き込み管及び攪拌機を取付けた四ツ口フラスコに、クレゾールノボラック型エポキシ樹脂のYDCN-700-5(新日鐵化学(株)製、エポキシ当量:203)203質量部、ジエチレングリコールモノエチルエーテルアセテート105質量部、メチルハイドロキノン0.2質量部、アクリル酸43.2質量部、トリフェニルホスフィン3質量部を加え、100℃で3時間反応させた。その後、テトラヒドロフタル酸68質量部、メチルハイドロキノン0.3質量部及び、ジエチレングリコールモノエチルエーテルアセテート65質量部を加え、100℃で6時間反応させた。これにより、数平均分子量が約2700のカルボキシル基含有樹脂の65質量%溶液(カルボキシル基含有樹脂溶液B-1)を得た。このようにして得られたカルボキシル基含有樹脂の溶液は、固形分酸価72mgKOH/g、エポキシ当量9871g/eq.であった。
還流冷却器、温度計、空気吹き込み管及び攪拌機を取付けた四ツ口フラスコに、クレゾールノボラック型エポキシ樹脂のYDCN-700-5(新日鐵化学(株)製、エポキシ当量:203)203質量部、ジエチレングリコールモノエチルエーテルアセテート105質量部、メチルハイドロキノン0.2質量部、アクリル酸36質量部、トリフェニルホスフィン3質量部を加え、100℃で3時間反応させた。その後、フタル酸66.4質量部、メチルハイドロキノン0.3質量部及び、ジエチレングリコールモノエチルエーテルアセテート65質量部を加え、100℃で2時間、さらに酢酸8.4質量部を加え100℃で4時間反応させた。これにより、数平均分子量が約2900のカルボキシル基含有樹脂の65質量%溶液(カルボキシル基含有樹脂溶液B-2)を得た。このようにして得られたカルボキシル基含有樹脂の溶液は、固形分酸価88mgKOH/g、エポキシ当量5465g/eq.であった。
還流冷却器、温度計、空気吹き込み管及び攪拌機を取付けた四ツ口フラスコに、クレゾールノボラック型エポキシ樹脂のYDCN-700-5(新日鐵化学(株)製、エポキシ当量:203)162.2質量部、ビスフェノールA型エポキシ樹脂のjER828(三菱化学(株)製、エポキシ当量:186)37.2質量部、ジエチレングリコールモノエチルエーテルアセテート105質量部、メチルハイドロキノン0.2質量部、アクリル酸36質量部、トリフェニルホスフィン3質量部を加え、100℃で3時間反応させた。その後、マレイン酸46.4質量部、メチルハイドロキノン0.3質量部及び、ジエチレングリコールモノエチルエーテルアセテート55質量部を加え、100℃で2時間、さらにアクリル酸14.4質量部を加え100℃で4時間反応させた。これにより、数平均分子量が約2500のカルボキシル基含有樹脂の65質量%溶液(カルボキシル基含有樹脂溶液B-3)を得た。このようにして得られたカルボキシル基含有樹脂の溶液は、固形分酸価100mgKOH/g、エポキシ当量7099g/eq.であった。
還流冷却器、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコに、ビスフェノールA型エポキシ樹脂(三菱化学株式会社製、品番jER1004、エポキシ当量919)919質量部、ジエチレングリコールモノエチルエーテルアセテート470質量部、ハイドロキノン0.2質量部、アクリル酸72質量部、トリフェニルホスフィン3質量部を加えることで、反応溶液を調製した。この反応溶液を、四つ口フラスコ中に空気を吹き込みながら115℃で12時間加熱することで付加反応を進行させた。続いて、この四つ口フラスコ中の液に無水コハク酸249質量部、ジエチレングリコールモノエチルエーテルアセテート195質量部を加えて、110℃で5時間加熱することで反応させた。これにより、カルボキシル基含有樹脂の65質量%溶液(カルボキシル基含有樹脂溶液C-1)を得た。
還流冷却器、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコに、クレゾールノボラック型エポキシ樹脂(DIC株式会社製、品番N-695、エポキシ当量212)212質量部、ジエチレングリコールモノエチルエーテルアセテート221質量部、ハイドロキノン0.2質量部、ω-カルボキシ-ポリカプロラクトン(n≒2)モノアクリレート(東亞合成株式会社製、商品名アロニックスM-5300、数平均分子量290)300質量部、トリフェニルホスフィン3質量部を加えることで、反応溶液を調製した。この反応溶液を、四つ口フラスコ中に空気を吹き込みながら115℃で12時間加熱することで付加反応を進行させた。続いて、この四つ口フラスコ中の液にテトラヒドロ無水フタル酸76質量部、ジエチレングリコールモノエチルエーテルアセテート97.3質量部を加えて、110℃で5時間加熱することで反応させた。これにより、カルボキシル基含有樹脂の65質量%溶液(カルボキシル基含有樹脂溶液C-2)を得た。
還流冷却器、温度計、空気吹き込み管及び攪拌機を取付けた四ツ口フラスコに、クレゾールノボラック型エポキシ樹脂のYDCN-700-5(新日鐵化学(株)製、エポキシ当量:203)203質量部、ジエチレングリコールモノエチルエーテルアセテート103質量部、ハイドロキノン0.2質量部、アクリル酸72.7質量部、ジメチルベンジルアミン0.6質量部を加え、110℃で10時間加熱することで付加反応を進行させた。続いて四ツ口フラスコ中の液にテトラヒドロ無水フタル酸60.8質量部、ジエチレングリコールモノエチルエーテルアセテート78.9質量部を加えて、81℃で3時間加熱することで反応させて、カルボキシル基含有樹脂の65質量%溶液(カルボキシル基含有樹脂溶液C-3)を得た。
各実施例及び比較例において、表1に示す原料を配合して得られる混合物を3本ロールで混練することで、レジスト用樹脂組成物を得た。
(実施例1~9及び比較例1~5におけるテストピースの作製)
厚み60μmの銅箔を備え、0.6mm径のスルーホールが形成されているガラスエポキシ基材銅張積層板を用意した。このガラスエポキシ基材銅張積層板にエッチング処理を施すことで導体パターンを形成することによりプリント配線板を得た。このプリント配線板のスルーホールにスクリーン印刷法によりレジスト用樹脂組成物を充填した。続いて、プリント配線板の厚み方向の第一の表面上の全体にレジスト用樹脂組成物をスクリーン印刷法により塗布し、続いてプリント配線板の第一の表面とは反対側の第二の表面上の全体にもレジスト用樹脂組成物をスクリーン印刷法により塗布した。続いてプリント配線板に適用されたレジスト用樹脂組成物を80℃で35分加熱して予備乾燥した。これにより第一の表面上及び第二の表面上には膜厚20μmの乾燥塗膜が形成された。この乾燥塗膜の表面上にネガマスクを直接当てがうとともにレジスト用樹脂組成物における最適露光量の紫外線を照射することで、乾燥塗膜を選択的に露光すると共に、スルーホール内のレジスト用樹脂組成物も露光した。露光後の乾燥塗膜に炭酸ナトリウム水溶液を用いて現像処理を施すことで、乾燥塗膜のうち露光により硬化した部分からなるソルダーレジスト層を基板上に残存させた。このソルダーレジスト層、並びにスルーホール内の硬化物を更に150℃で60分間加熱して熱硬化させた。これによりソルダーレジスト層を備えると共にスルーホールを穴埋めする硬化物を備えるテストピースを得た。
厚み60μmの銅箔を備え、0.6mm径のスルーホールが形成されているガラスエポキシ基材銅張積層板を用意した。このガラスエポキシ基材銅張積層板にエッチング処理を施すことで導体パターンを形成することで、プリント配線板を得た。このプリント配線板のスルーホールにスクリーン印刷法によりレジスト用樹脂組成物を充填した。続いて、プリント配線板の厚み方向の第一の表面上にレジスト用樹脂組成物をスクリーン印刷法によりパターン状に塗布し、続いてプリント配線板の第一の表面とは反対側の第二の表面上にもレジスト用樹脂組成物をスクリーン印刷法によりパターン状に塗布した。続いてプリント配線板に適用されたレジスト用樹脂組成物を80℃で35分加熱して予備乾燥した。これにより第一の表面上及び第二の表面上には膜厚20μmの乾燥塗膜が形成された。続いて、乾燥塗膜並びにスルーホール内のレジスト用樹脂組成物を150℃で60分間加熱して熱硬化させた。これによりソルダーレジスト層を備えると共にスルーホールを穴埋めする硬化物を備えるテストピースを得た。
室温下でテストピースを10%の硫酸水溶液に30分間浸漬した後、ソルダーレジスト層の外観を観察した。その結果を次に示すように評価した。
A:異常を生じない。
B:少し変化が見られる。
C:塗膜に剥がれ等の大きな変化が見られる。
室温下でテストピースを10%の水酸化ナトリウム水溶液に30分間浸漬した後、ソルダーレジスト層の外観を目視で観察した。その結果を次に示すように評価した。
A:異常が生じない。
B:少し変化が見られる。
C:塗膜に剥がれ等の大きな変化が見られる。
JIS D0202の試験方法に従って、テストピースのソルダーレジスト層に碁盤目状にクロスカットを入れ、次いでセロハン粘着テープによるピーリング試験後の剥がれの状態を目視により観察した。その結果を次に示すように評価した。
A:100個のクロスカット部分のうちの全てに全く変化がみられない。
B:100個のクロスカット部分のうち1~10箇所に剥がれを生じた。
C:100個のクロスカット部分のうち11~100箇所に剥がれを生じた。
市販品の無電解ニッケルメッキ浴及び無電解金メッキ浴を用いて、テストピースのメッキを行い、メッキの状態を観察した。またソルダーレジスト層に対してセロハン粘着テープ剥離試験をおこなうことでメッキ後のソルダーレジスト層の密着状態を観察した。その結果を次に示すように評価した。
A:外観の変化、テープ剥離時の剥離、メッキの潜り込みのいずれについても全くない。B:外観変化はないが、テープ剥離時に一部剥離が認められる。
C:ソルダーレジスト層の浮きが見られ、テープ剥離時に剥離が認められる。
フラックスとしてLONCO 3355-11(ロンドンケミカル社製の水溶性フラックス)を用い、まずテストピースにフラックスを塗布し、次いでこれを260℃の溶融はんだ浴に10秒間浸漬し、その後水洗した。このサイクルを2回おこなった後のソルダーレジスト層の外観を観察し、その結果を次に示すように評価した。
A:異常を生じない。
B:少し変化が見られる。
C:ソルダーレジスト層に剥がれ等の大きな変化が見られる。
テストピースのソルダーレジスト層の鉛筆硬度を、三菱ハイユニ(三菱鉛筆社製)を用いて、JIS K5400に準拠して測定した。
IPC B-25くし型電極Bクーポン上に、上記テストピースの場合と同じ条件でソルダーレジスト層を形成することで、評価用のプリント配線板を得た。この評価用のプリント配線板のくし型電極にDC100Vのバイアス電圧を印加しながら、評価用のプリント配線板を40℃、90%R.H.の条件下に500時間曝露した。この試験後の評価用のプリント配線板におけるマイグレーションの有無を確認した。その結果を次に示すように評価した。
A:マイグレーションが確認されない。
B:若干のマイグレーションが確認される。
C:マイグレーションが発生している。
テストピースにフラックス(ロンドンケミカル社製の水溶性フラックス、品番LONCO 3355―11)を塗布した。続いてこのテストピースを290℃の溶融はんだ浴に30秒浸漬した後、水洗した。続いて、このテストピースにおけるスルーホール内のソルダーレジストを観察した。その結果を次に示すように評価した。
A:スルーホール240穴中、全てのスルーホールでクラックの発生は認められない。
B:スルーホール240穴中、1個以上4個以下のスルーホールでクラックの発生が認められる。
C:スルーホール240穴中、5個以上のスルーホールでクラックの発生が認められる。
テストピースにフラックス(ロンドンケミカル社製の水溶性フラックス、品番LONCO 3355―11)を塗布した。続いてこのテストピースを290℃の溶融はんだ浴に30秒浸漬した後、水洗した。続いてこのテストピースにテープ剥離試験を実施してから、このテストピースにおけるスルーホール部分の硬化物及びソルダーレジスト層の剥がれの状態を確認した。その結果を次に示すように評価した。
A:スルーホール240穴中、全てのスルーホールで、剥がれが認められない。
B:スルーホール240穴中、1個以上4個以下のスルーホールで、剥がれの発生が認められる。
C:スルーホール240穴中、5個以上のスルーホールで、剥がれの発生が認められる。
テストピースにフラックス(ロンドンケミカル社製の水溶性フラックス、品番LONCO 3355―11)を塗布した。続いてこのテストピースを290℃の溶融はんだ浴に30秒浸漬した後、水洗した。続いて、このテストピースのスルーホール部分における硬化物及びソルダーレジスト層を観察した。その結果を次に示すように評価した。
A:スルーホール240穴中、全てのスルーホールで硬化物の突出が認められない。
B:スルーホール240穴中、1個以上4個以下のスルーホールで硬化物の突出が認められる。
C:スルーホール240穴中、5個以上のスルーホールで硬化物の突出が認められる。
以上の評価試験の結果を下記表に示す。
・エポキシ化合物A:ビスフェノールA型液状エポキシ樹脂、DIC株式会社製、品番EPICLON 850。
・エポキシ化合物B:クレゾールノボラック型エポキシ樹脂、DIC株式会社製、品番EPICLON N-695。
・エポキシ化合物C:ビスフェノールA型固形エポキシ樹脂、三菱化学株式会社製、品番jER1001。
・光重合性モノマー:ジペンタエリスリトールヘキサアクリレート
・光重合開始剤A:2-メチル-1-(4-メチルチオフェニル)-2-モルフォリノプロパンー1-オン、チバ・ジャパン株式会社製、品番IRGACURE907。
・光重合開始剤B:2,4-ジエチルチオキサントン、日本化薬株式会社製、品番カヤキュアDETX-S。
・充填材A:平均粒径2μmの結晶性シリカ粉、株式会社龍森製、品番イムシルA-8。・充填材B:硫酸バリウム、堺化学工業株式会社製、品番バリエースB30。
・充填材C:一次粒子平均径約16nmの微粉シリカ、日本アエロジル株式会社製、品番AEROSILR 972。
・メラミン樹脂:日産化学工業株式会社製、品番メラミンHM。
・消泡剤:シメチコン(ジメチコンとケイ酸の混合物)、信越シリコーン株式会社製、品番KS-66。
・着色剤:フタロシアニングリーン
・有機溶剤:ジエチレングリコールモノエチルエーテルアセテート
Claims (10)
- 二官能エポキシ樹脂にカルボキシル基を有するエチレン性不飽和化合物が付加し、更に多塩基酸無水物が付加してなる第一の樹脂、及び
モノカルボン酸が付加されているエポキシ基と、多塩基酸が付加されているエポキシ基とを有する第二の樹脂を、含有するレジスト用樹脂組成物。 - プリント配線板の穴埋めのために用いられる請求項1に記載のレジスト用樹脂組成物。
- 一分子中に少なくとも二個のエポキシ基を有するエポキシ化合物を更に含有する請求項1に記載のレジスト用樹脂組成物。
- 前記エポキシ化合物が液状の二官能エポキシ樹脂を含む請求項3に記載のレジスト用樹脂組成物。
- 光重合開始剤を更に含有する請求項1に記載のレジスト用樹脂組成物。
- 光重合性を有するモノマー及びプレポリマーから選択される少なくとも一種の光重合性化合物を更に含有する請求項1に記載のレジスト用樹脂組成物。
- 前記エチレン性不飽和化合物に、下記一般式(1)で示されるω-カルボキシ-ポリカプロラクトンモノアクリレートが含まれている請求項1に記載のレジスト用樹脂組成物。
