Abstract

각 로트마다의 피시험 IC에 대한 시험조건의 입력을 용이하게 한 핸들러를 제공한다. 각 로트의 피시험 IC의 시험조건으로서, 적어도 기본동작조건의 파라미터와, 시험필 IC의 분류조건의 피라미터와, 테스트부의 소켓선택조건의 파라미터와, 항온조의 온도조건의 파라미터를 기억하는 시험 파라미터 메모리부(8a)와, 이 시험 파라미터 메모리부에 기억된 각종 파라미터의 조합인 파라미터 세트를 복수개 기억하는 파라미터 세트 메모리부(8b)와, 각 로트명과, 대응하는 파라미터 세트 및 스테이터스가 시험하는 순서로 기입되는 스케쥴 메모리부(8c)와, 각 로트의 시험결과의 데이타를 기억하는 로트 데이타 메모리부(8d)와, 재시험할 디바이스에 대한 파라미터 세트를 포함하는 재시험용 데이타가 기입되는 재검사용 데이타 메모리부(8e)와, 각 부의 동작을 제어하는 제어부(6)를 설치하고, 통상 사용하는 여러가지의 파라미터 세트를 미리 상기 파라미터 세트 메모리부에 기억하여 둔다.

제1도는 본 발명에 의한 핸들러의 하나의 실시예를 가리키는 블럭도이다.

Claims (4)

  1. 피시험디바이스를 로더부로부터 항온조내의 테스트부로 반송하고, 이 테스트부에 있어서 시험을 행하기 위해서 피시험디바이스를 디바이스 시험장치의 소켓에 전기적으로 접촉시켜, 시험종료후에 시험필디바이스를 테스트부로부터 언로더부로 반출하고, 시험결과의 데이타에 기초해서 시험필 반도체디바이스를 양품, 불량품으로 구분하는 반도체디바이스 반송처리장치에 있어서, 각 로트의 피시험디바이스의 시험조건으로서, 적어도 기본동작조건의 파라미터와, 시험필디바이스의 분류조건의 파라미터와, 테스트부의 소켓선택조건의 파라미터와, 항온조의 온도조건의 파라미터가 기억되는 시험 파라미터 메모리부와, 이 시험 파라미터 메모리부에 기억된 각종 파라미터의 조합인 파라미터 세트가 복수개 기억되는 파라미터 세트 메모리부와, 각 로트명과, 대응하는 파라미터 세트 및 스테이터스(상태)가 시험하는 순서로 기입되는 스케쥴 메모리부와, 각 로트의 시험결과의 데이타를 기억하는 로트 데이타 메모리부와, 재시험하는 디바이스에 대한 파라미터 세트를 포함하는 재시험용 데이타가 기입되는 재검사용 데이타 메모리부와, 각 부의 동작을 제어하는 제어부를 구비한 것을 특징으로 하는 반도체디바이스 반송처리장치.
  2. 제1항에 있어서, 상기 제어부는, 각 로트의 시험예약중, 시험중, 시험종료 또는 재시험중의 어느 스테이터스를 규정하고, 상기 스케쥴 메모리부의 스케쥴에 따라서 각 부의 동작을 제어하는 로트 스테이터스 제어부와, 이 로트 스테이터스 제어부에 의해서 제어되어, 상기 스케쥴 메모리부의 스케쥴의 등록, 갱신, 삭제 및 재시험 로트의 등록·할입을 행함과 동시에, 파라미터 세트를 포함하는 재검사용 데이타를 편집하여 상기 재검사용 데이타 메모리부에 기입하는 스케쥴관리부를 포함하는 것을 특징으로 하는 반도체디바이스 반송처리장치.
  3. 제2항에 있어서, 상기 제어부는 항온조의 온도를 제어하는 온도제어부를 더 포함하는 것을 특징으로 하는 반도체디바이스 반송처리장치.
  4. 제1항 또는 제2항에 있어서, 피시험디바이스를 탑재한 트레이를 수용하는 로더스토커부와, 상기 시험결과의 데이타에 기초해서 분류된 시험필디바이스를 탑재한 트레이를 수용하는 언로더스토커부와, 피시험디바이스를 탑재한 트레이를 상기 로더스토커부로부터 로더부의 디바이스반송부로 반송하는 기능과, 상기 시험결과의 데이타에 기초해서 분류된 시험필 디바이스를 탑재한 트레이를 언로더부의 디바이스반송부로부터 상기 언로더스토커부로 반송하는 기능과, 상기 언로더스토커부로부터 해당하는 시험필디바이스를 탑재한 트레이를 상기 로더부의 디바이스반송부로 반송하는 기능을 가지고 있는 트레이반송부를 더 갖고 있는 것을 특징으로 하는 반도체디바이스 반송처리장치.
