Claims (19)

  1. 반도체 장치의 봉지재에 있어서, (a)유리전이온도가 190℃이상의 경화물을 부여한 열경화성 수지와, (b) 용융실리카로 이루어진 충전제와, (c) ABS 또는 ABS로 이루어진 첨가제와, (d) 실리콘 고무 또는 실리콘 겔로 이루어진 첨가제 및, (e)금속킬레이트 화합물을 함유하는 이형제로 된 것을 특징으로 하는 반도체 장치의 봉지재.
  2. 제1항에 있어서, 열경화성수지는 에폭시수지와 경화제로 이루어진 것을 특징으로 하는 반도체 장치의 봉지재.
  3. 제2항에 있어서의 봉지재는 경화촉진제를 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  4. 제3항에 있어서, 경화촉진제는 에폭시수지와 경화제와의 전체량에 대해 0.1 내지 5중량%의 범위로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  5. 제2항에 있어서, 경화제는 에폭시수지 1당량에 대해 0.5 내지 1.5당량의 범위로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  6. 제1항에 있어서, 열경화성수지는 말레이미드수지인 것을 특징으로 하는 반도체 장치의 봉지재.
  7. 제1항에 있어서, 말레이미드는 아민과 함께 용융혼합되어 프리폴리머화된 것을 특징으로 하는 반도체 장치의 봉지재.
  8. 제7항에 있어서의 봉지재는 경화촉진제로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  9. 제7항에 있어서, 아민은 말레이미드 수지 1몰에 대해 0.2 내지 0.8몰의 범위로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  10. 제9항에 있어서, 에폭시수지는 말레이미드수지와 아민과의 전체량에 대해 5 내지 50중량%의 범위로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  11. 제9항에 있어서, 유기포스핀은 말레이미드수지와 아민과의 전체량에 대해 0.1 내지 10중량%의 범위로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  12. 제1항에 있어서, 용융실리카는 65 내지 90중량%의 범위로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  13. 제1항에 있어서, MBS 또는 ABS는 0.1 내지 10중량%의 범위로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  14. 제1항에 있어서, 실리콘 고무 또는 실리콘 겔은 0.1 내지 5중량%의 범위로 함유된 것을 특징으로 하는 반도체 장치의봉지재.
  15. 제1항에 있어서, MBS 또는 ABS 및 실리콘 고무 또는 실리콘 겔이 열경화성 수지의 성분과 함께 미리 용융혼합된 것을 특징으로 하는 반도체 장치의 봉지재.
  16. 제1항에 있어서, 금속킬레이트 화합물을 함유하는 이형제는 0.01 내지 3중량%의 범위로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  17. 제1항에 있어서의 봉지재는 난연보조제로서 3산화안티몬이 0.2 내지 5중량%의 범위로 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  18. 제1항에 있어서의 봉지재는 커플링제, 난연제 안료를 함유된 것을 특징으로 하는 반도체 장치의 봉지재.
  19. 수지봉지형 반도체 장치에 있어서, 반도체 펠릿이 (a) 유리전이온도 190℃이상의 경화물을 부여한 열경화성 수지와, (b)용융실리카로 이루어진 충전제와, (c) MBS 또는 ABS로 이루어진 첨가제와, (d) 실리콘 고무 또는 실리콘 겔로 이루어진첨가제 및, (e) 금속킬레이트 화합물을 함유하는 이형제로 된 봉지재로 수지봉지된 것을 특징으로 하는 수지봉지형 반도체 장치.
