Abstract

Description
본 발명은 인장 텅스텐 막 및 압축 텅스텐 막의 형성 방법에 관한 것이다.
화학 기상 증착 (CVD) 기술들을 이용한 텅스텐 막들의 증착은 많은 반도체 제조 프로세스들의 필수적인 부분이다. 텅스텐 막들은 저저항율 전기 접속부들로서 수평 접속부들, 인접하는 금속층들 사이에서의 비아들, 및 실리콘 기판 상의 디바이스들과 제 1 금속층 사이의 콘택들의 형태로 사용될 수도 있다. 종래의 텅스텐 증착 프로세스에서, 웨이퍼는 진공 챔버에서 프로세스 온도로 가열된 다음, 씨드 또는 핵생성 층의 역할을 하는, 텅스텐 막의 매우 얇은 부분이 증착된다. 이후, 텅스텐 막 (벌크 층) 의 나머지가 핵생성층 상에 증착된다. 종래, 텅스텐 벌크 층은 성장하는 텅스텐 층 상에서 수소 (H2) 에 의한 육불화 텅스텐 (WF6) 의 환원에 의해 형성된다.

디바이스들

방법들
도 6 은 일부 실시형태들에 따른 반도체 디바이스를 제조하는 방법 (600) 에서의 동작들을 나타내는 프로세스 흐름도를 도시한다. 예를 들어, 반도체 디바이스는 위에서 설명된 바와 같이 PMOS 디바이스 및/또는 NMOS 디바이스를 포함할 수도 있다. 방법 (600) 의 실시형태들은 "게이트 퍼스트 (gate-first)" 및 "게이트 래스트 (gate-last)" 집적화 방식들에 이용될 수도 있다.

특정 시퀀스의 동작들은 구현에 따라 달라질 수도 있고, 하나 이상의 동작들이 생략될 수도 있거나 추가적인 동작들이 수행될 수도 있음을 당업자들은 이해할 것이다. 예를 들어, 일부 실시형태들에서, 상쇄 응력 텅스텐 또는 다른 금속이 응력 또는 압축 텅스텐에 더해 또는 그 대신에 증착될 수도 있다.
일부 실시형태들에서, 텅스텐 층은 원자 층 증착 (atomic layer deposition; ALD) 유형의 프로세스에 의해 형성될 수도 있다. ALD 는 전구체들이라고도 지칭되는, 하나 이상의 화학 반응물들에 의해 수행되는 박막 증착 테크닉이다. 동작 708 에서, 유기금속 텅스텐 전구체가 열 처리 또는 플라즈마 처리를 포함하는 제 1 처리로 처리되어 기판 상에 텅스텐 층을 형성한다. 일부 실시형태들에서, 유기금속 텅스텐 전구체는 아르곤, 수소, 질소, 및/또는 암모니아를 포함하는 플라즈마로 처리될 수도 있다. 일부 실시형태들에서, 동작 708 은 예를 들어, 아르곤/수소를 함유하는 플라즈마로 기판을 처리하는 것을 포함할 수도 있다. 일부 실시형태들에서, 약 0.1 와트 내지 2000 와트, 약 0.1 와트 내지 1200 와트, 또는 약 200 와트 내지 700 와트의 RF (radio frequency) 전력으로 플라즈마가 생성될 수도 있다. 일부 실시형태들에서, 플라즈마 처리 중의 기판 온도는 약 100 ℃ 내지 550 ℃, 약 100 ℃ 내지 350 ℃, 또는 약 150 ℃ 내지 300 ℃ 일 수도 있다. 수소 함유 플라즈마는 유기금속 텅스텐 전구체와 반응하거나 유기금속 텅스텐 전구체를 분해하여 텅스텐 층을 형성한다. 수소 함유 플라즈마는 또한 저저항율 텅스텐 층들을 생산할 수도 있다. 암모니아 또는 질소 함유 플라즈마는 형성중인 텅스텐 층에 질소를 통합할 수도 있다.

동작 (712) 에서, 기판 상의 텅스텐 층은 열 처리 또는 플라즈마 처리를 포함하는 제 2 처리에 의해 처리된다. 일부 실시형태들에서, 동작 (712) 은 동작 (708) 과 유사할 수도 있다. 예를 들어, 일부 실시형태들에서, 양자의 동작들 (708 및 712) 은 아르곤, 수소, 질소 및/또는 암모니아를 함유하는 플라즈마로 기판을 처리하는 것을 포함할 수도 있다. 일부 실시형태들에서, 플라즈마 전력 및/또는 기판 온도는 동작들 (708 및 712) 에서 동일할 수도 있고, 일부 다른 실시형태들에서, 플라즈마 전력 및/또는 기판 온도는 동작들 (708 및 712) 에서 상이할 수도 있다.

일부 실시형태들에서, 방법 (700) 에서 형성된 텅스텐 층은 텅스텐 금속, 질소, 텅스텐 질화물, 탄소, 및/또는 텅스텐 탄화물을 포함할 수도 있다. 예를 들어, 텅스텐 전구체 또는 텅스턴 층이 동작들 (708 및/또는 712) 에서의 암모니아 또는 질소 함유 플라즈마로 처리될 경우, 텅스텐 층은 텅스텐 질화물을 형성할 수도 있는 질소를 포함할 수도 있다. 유기금속 텅스텐 전구체가 질소 및/또는 탄소를 포함할 경우, 텅스텐 층은 질소, 텅스텐 질화물, 탄소 및/또는 텅스텐 탄화물을 포함할 수도 있다.
일부 실시형태들에서, 텅스텐 층은 추가의 처리들로 처리될 수도 있다. 예를 들어, 동작 (712) 이후에, 동작 (714) 에서 잔류 가스들이 챔버에 진공을 풀링함으로써 챔버로부터 제거될 수도 있거나, 잔류 가스들이 아르곤, 수소, 질소, 또는 헬륨과 같은 캐리어 가스에 의해 퍼징될 수도 있다. 그 후에, 기판 상의 텅스텐 층은 열 처리 또는 플라즈마 처리를 포함하는 제 3 처리로 처리될 수도 있다. 일부 실시형태들에서, 제 3 처리는 제 1 및/또는 제 2 처리와 유사할 수도 있고, 일부 다른 실시형태들에서, 제 3 처리는 제 1 및/또는 제 2 처리와 상이할 수도 있다. 제 4 처리, 제 5 처리, 제 6 처리 등의 처리들이 또한 수행될 수도 있다.
일부 실시형태들에서, 동작들 (712 및 714) 이 수행되지 않을 수도 있다. 즉, 텅스텐 층은 동작 (708) 에서 형성된 이후, 처리되지 않을 수도 있다.
일부 실시형태들에서, 방법 (700) 은 약 0.1 옹스트롬 내지 1 옹스트롬의 두께를 갖는 텅스텐 층을 형성할 수도 있다. 약 0.1 옹스트롬의 두께를 갖는 텅스텐 층은 평균 막 두께가 약 0.1 옹스트롬인 것을 나타내고, 텅스텐 막은 기판의 표면상에서 균일한 두께를 가지지 않을 수도 있음을 당업자는 인식할 것이다.
일부 실시형태들에서, 동작들 (704, 706, 708, 710, 712 및 714) 또는 동작들 (704, 706, 708 및 710) 은 원하는 두께를 갖는 텅스텐 층을 형성하도록 반복될 수도 있다. 예컨대, 이러한 동작들은 약 1 옹스트롬 내지 약 400 옹스트롬의 두께를 갖는 텅스텐 층을 형성하도록 다수 회 반복될 수도 있다.
일부 실시형태들에서, 동작 (704) 에서 기판을 유기금속 텅스텐 전구체에 노출시키기 전에, 기판은 기판 표면상의 노출된 금속들 상에 존재할 수도 있는 산화물을 제거하도록 처리될 수도 있다. 예를 들어, 처리는 플라즈마 스퍼터링 처리와 같은 플라즈마 처리를 포함할 수도 있거나, 수소 또는 암모니아와 같은 반응성 종을 포함하는 플라즈마로의 노출을 포함할 수도 있다. 이러한 처리는 기판에 대한 텅스텐 층의 접착성을 개선시킬 수도 있다.
일부 실시형태들에서, 플라즈마는 동작 (704) 에서 이온-유도 원자층 증착 (iALD) 타입 프로세스에서 기판을 유기금속 전구체에 노출할 경우 존재할 수도 있다. 플라즈마는 약 0.1 와트 내지 100 와트의 RF 전력으로 생성될 수도 있다. iALD 타입 프로세스는 텅스텐 층의 접착성을 개선시킬 수도 있거나, 텅스텐 층의 증착율을 개선시킬 수도 있다. 또한, iALD 프로세스들은 일반적으로 다른 방법들에 의해 제조된 층들의 밀도와 비교하여 더 높은 밀도를 가지는 재료의 층들을 제조한다. iALD 프로세스들은 또한 매우 등각의 층들을 제공하고 이러한 층들의 두께의 정확한 제어를 제공하는 것을 포함하는 추가의 장점들을 갖는다. iALD 프로세스들은, 모두가 본원에 참조로써 통합되는 미국 특허 Nos. 6,428,859, 6,416,822, 7,871,678 및 8,053,372 에 더욱 기재된다. iALD 프로세스들은 또한, 본원에 참조로써 통합되는, 2011년 9월 23일에 출원된 미국 특허 출원 No. 13/244,009 에 기재된다.
일부 실시형태들에서, 방법 (700) 에서 유기금속 텅스텐 전구체 및 프로세스 조건들에 의존하여, 압축 텅스텐 층 또는 인장 텅스텐 층이 형성될 수도 있다. 예를 들어, 일부 실시형태들에서, 텅스텐 층의 압축 응력은 적어도 약 0.5 기가파스칼 (GPa) 또는 약 0.5 기가파스칼 내지 3 기가파스칼일 수도 있다. 일부 다른 실시형태들에서, 텅스텐 층의 인장 응력은 적어도 약 0.5 기가파스칼 또는 약 0.5 기가파스칼 내지 4.5 기가파스칼일 수도 있다.
표 1 은 텅스텐 층들이 할로겐이 없는 유기금속 텅스텐 전구체로 증착된 프로세스 조건들을 도시한다. 6 개의 상이한 프로세스들 (즉, 프로세스들 A-F) 은 약 45 옹스트롬 내지 340 옹스트롬 두께 범위로 상이한 두께의 텅스텐 층들을 증착하는데 이용되었다. 각각의 증착된 텅스텐 층의 응력이 또한 표시되며, 음의 응력은 압축 층을 나타내고 양의 응력은 인장 층을 나타낸다.
프로세스들 A-E 에서는, 텅스텐 층이 형성된 후 처리되지 않았으며; 즉 텅스텐 층은 원하는 텅스텐 두께를 달성하기 위해 도 7 과 관련하여 전술된 동작들 (704 내지 710) 의 다중 사이클들을 수행함으로써 증착되었고, 동작들 (712 및 714) 은 수행되지 않았다. 프로세스 F 에서는, 텅스텐 층이 형성된 후 처리되었으며; 즉, 텅스텐 층은 원하는 텅스텐 두께를 달성하기 위해 도 7 과 관련하여 전술된 동작들 (704 내지 714) 의 다중 사이클들을 수행함으로써 증착되었다. 동작들 (708) 은 아르곤 및 수소 함유 플라즈마로 수행되었고, 동작 (712) 은 아르곤 및 암모니아 함유 플라즈마로 수행되었다.
표에 도시된 것과 같이, 소정 온도 (예컨대, 약 300℃) 에서, 더 높은 플라즈마 전력 (예컨대, 약 600 와트의 RF 전력 또는 약 500 와트 초과의 RF 전력) 은 압축 텅스텐 층을 제조하고, 더 낮은 플라즈마 전력 (예컨대, 약 200, 300 또는 450 와트의 RF 전력 또는 약 500 와트 미만의 RF 전력) 은 인장 텅스텐 층을 제조한다. 프로세스들 C-F 를 보면, 약 300℃ 에서 상이한 플라즈마 전력으로 수행되었다. 소정의 플라즈마 전력 (예컨대, 약 450 와트의 RF 전력) 에서, 더 낮은 프로세스 온도 (예컨대, 약 150 ℃ 또는 약 225℃ 미만) 는 압축 텅스텐 층을 제조하고, 더 높은 프로세스 온도 (예컨대, 약 300℃ 또는 약 225℃ 초과) 는 인장 텅스텐 층을 제조한다. 프로세스들 A, B 및 E 를 보면, 상이한 온도에서 약 450 와트의 플라즈마 전력으로 수행되었다.

동작 (804) 에서, 텅스텐 층을 형성한 후에, 텅스텐은 화학 기상 증착 (CVD) 프로세스에 의해 증착된다. 예컨대, 환원제 및 텅스텐 함유 전구체는 벌크 텅스텐 층을 증착하기 위해 챔버 내로 흐를 수도 있다. 비활성 캐리어 가스는 미리 혼합될 수도 있거나 미리 혼합되지 않을 수도 있는 반응물 스트림들 중 하나 이상을 전달하는데 이용될 수도 있다. 장치

통상적으로, 사용자 인터페이스는 제어기와 연관된다. 사용자 인터페이스는 디스플레이 스크린, 장치 및/또는 프로세스 조건들의 그래픽 소프트웨어 디스플레이들, 및 포인팅 디바이스들, 키보드들, 터치 스크린들, 마이크로폰들 등과 같은 사용자 입력 디바이스들을 포함할 수도 있다.
프로세스 시퀀스로 증착 및 다른 프로세스들을 제어하기 위한 컴퓨터 프로그램 코드는 임의의 종래의 컴퓨터 판독가능 프로그래밍 언어로 기록될 수도 있으며; 예컨대, 프로그래밍 언어들은 어셈블리 언어, C, C++, 파스칼, 포트란 등을 포함한다. 컴파일링된 오브젝트 코드 또는 스크립트는 프로세서에 의해 프로그램에서 식별된 작업들을 수행하기 위해 실행된다.

Claims (22)
- (a) 필드 영역 및 상기 필드 영역으로부터 리세스된 피쳐를 갖는 기판을 챔버에 제공하는 단계;
(b) 상기 기판을 유기금속 텅스텐 전구체에 노출시키는 단계;
(c) 상기 기판 상에 흡착되지 않은 상기 유기금속 텅스텐 전구체를 상기 챔버로부터 제거하는 단계;
(d) 열 처리 또는 플라즈마 처리를 포함하는 제 1 처리로 상기 기판을 처리하여 상기 기판 상에 텅스텐 층을 형성하는 단계;
(e) 상기 동작 (d) 이후, 상기 챔버로부터 잔류 가스들을 제거하는 단계; 및

상기 텅스텐 층에서의 인장 응력은 적어도 약 0.5 기가파스칼인, 방법. - 제 1 항 내지 제 12 항 중 어느 한 항에 있어서,
상기 동작 (b) 이전에, 상기 기판을 플라즈마 처리에 노출시켜 상기 기판 상의 금속 표면들 상의 산화물들을 제거하는, 방법. - 제 1 항에 있어서,
상기 기판에 포토레지스트를 도포하는 단계;
상기 포토레지스트를 광에 노광시키는 단계;
상기 포토레지스트를 패터닝하고 그 패턴을 상기 기판에 전사하는 단계; 및
상기 기판으로부터 상기 포토레지스트를 선택적으로 제거하는 단계를 더 포함하는, 방법. - 챔버; 및
프로세스를 실행하기 위한 프로그램 명령들을 포함하는 제어기를 포함하는 증착 장치로서,
상기 프로세스가:
(a) 필드 영역 및 상기 필드 영역으로부터 리세스된 피쳐를 갖는 기판을 상기 챔버에 제공하는 단계;
(b) 상기 기판을 유기금속 텅스텐 전구체에 노출시키는 단계;
(c) 상기 기판 상에 흡착되지 않은 상기 유기금속 텅스텐 전구체를 상기 챔버로부터 제거하는 단계;
(d) 열 처리 또는 플라즈마 처리를 포함하는 제 1 처리로 상기 기판을 처리하여 기판 상에 텅스텐 층을 형성하는 단계;
(e) 상기 동작 (d) 이후, 상기 챔버로부터 잔류 가스들을 제거하는 단계; 및
(f) 상기 기판 상의 상기 텅스텐 층을, 열 처리 또는 플라즈마 처리를 포함하는 제 2 처리로 처리하는 단계를 포함하는, 증착 장치. - 제 20 항에 기재된 증착 장치 및 스텝퍼를 포함하는, 시스템.
- 챔버의 제어를 위한 프로그램 명령들을 포함하는 비일시적 컴퓨터 머신 판독가능 매체로서,
상기 프로그램 명령들은:
(a) 필드 영역 및 상기 필드 영역으로부터 리세스된 피쳐를 갖는 기판을 상기 챔버에 제공하기 위한 코드;
(b) 상기 기판을 유기금속 텅스텐 전구체에 노출시키기 위한 코드;
(c) 상기 기판 상에 흡착되지 않은 상기 유기금속 텅스텐 전구체를 상기 챔버로부터 제거하기 위한 코드;
(d) 열 처리 또는 플라즈마 처리를 포함하는 제 1 처리로 상기 기판을 처리하여 상기 기판 상에 텅스텐 층을 형성하기 위한 코드;
(e) 상기 동작 (d) 이후, 상기 챔버로부터 잔류 가스들을 제거하기 위한 코드; 및
(f) 상기 기판 상의 상기 텅스텐 층을, 열 처리 또는 플라즈마 처리를 포함하는 제 2 처리로 처리하기 위한 코드를 포함하는, 비일시적 컴퓨터 머신 판독가능 매체.
