Claims (7)
- 성분 (A): 1 분자 중에 2 개 이상의 알케닐기를 가지고, 25 ℃의 점도가 10 내지 100,000 mm2/s인 오르가노폴리실록산 100 중량부,성분 (B): 규소 원자에 직접 결합된 수소 원자를 1 분자 중에 2 개 이상 갖는 오르가노하이드로젠폴리실록산, {규소 원자에 직접 결합된 수소 원자의 총수}/{성분 (A)의 알케닐기의 총수}가 0.5 내지 5.0이 되는 양,성분 (C): 용융 온도가 40 내지 250 ℃이고, 평균 입경이 0.1 내지 100 ㎛인 저융점 금속 분말, 및성분 (D): 용융 온도가 250 ℃를 초과하고, 평균 입경이 0.1 내지 100 ㎛인 고열전도성 충전제가 성분 (C)와 성분 (D)의 총량이 800 내지 2,200 중량부인 동시에 (C)/((C)+(D))=0.05 내지 0.9가 되는 양,성분 (E): 백금 및 백금 화합물로 이루어지는 군에서 선택되는 촉매, 백금 원자로서 성분 (A)에 대하여 0.1 내지 500 ppm이 되는 양, 및성분 (F): 성분 (E)의 촉매 활성을 억제하는 제어제 0.001 내지 5 중량부를 포함하고, 25 ℃의 경화 전에 있어서의 점도가 10 내지 1,OOO Paㆍs인 것을 특징으로 하는 열전도성 실리콘 조성물.
- 제1항에 있어서, 성분 (A) 100 중량부에 대하여 하기 화학식 1로 표시되는오르가노실란 [성분 (G)]를 0.01 내지 10 중량부 더 포함하는 열전도성 실리콘 조성물.<화학식 1>R1 aR2 bSi(OR3)4-a-b상기 식 중, R1은 탄소수 6 내지 15의 알킬기, R2는 탄소수 1 내지 8의 1가의 탄화 수소기, R3은 탄소수 1 내지 6의 알킬기이고, 이들은 동일 또는 다를 수 있고, a는 1 내지 3의 정수, b는 0 내지 2의 정수, a+b는 1 내지 3의 정수이다.
- 제1항 또는 제2항에 있어서, 성분 (A) 100 중량부에 대하여 플럭스 (H)를 0.05 내지 20 중량부 포함하는 열전도성 실리콘 조성물.
- 제1항 내지 제3항 중 어느 한 항에 있어서, (C) 성분의 융점 이하의 온도로 분산 혼합하여 이루어지는 열전도성 실리콘 조성물.
- 제1항 내지 제4항 중 어느 한 항에 기재된 열전도성 실리콘 조성물을 성분 (C)의 융점 이하의 온도로 가열하여 경화시킨 후, 성분 (C)의 융점 이상의 온도로 가열하여 성분 (C)를 용해시켜 되는 것을 특징으로 하는 열전도성 실리콘 경화물.
- 제1항 내지 제4항 중 어느 한 항에 기재된 열전도성 실리콘 조성물을 IC 패키지와 방열체의 사이에 부설하는 방법으로서,공정 1: IC 패키지 상에 열전도성 실리콘 조성물을 소정량 도포하는 공정,공정 2: 열전도성 실리콘 조성물 상에 방열핀을 올려 클램프 등으로 고정하는 공정,공정 3: 성분 (C)의 융점 이하의 온도로 열전도성 실리콘 조성물을 열경화시키는 공정, 및공정 4: 성분 (C)의 융점 이상의 온도로 열전도성 실리콘 조성물의 경화물을 가열하는 공정을 순차적으로 행하는 것을 특징으로 하는 열전도성 실리콘 조성물의 부설 방법.
- 프린트 배선 기판 상에 실장한 IC 패키지와, 그 IC 패키지의 표면에 설치된 방열체를 구비하고 있는 반도체 장치의 방열 구조체로서, 상기 IC 패키지의 표면과 방열체와의 사이에 제1항 내지 제4항 중 어느 한 하에 기재된 열전도성 실리콘 조성물의 경화물을 개재시켜 이루어지는 것을 특징으로 하는 반도체 장치의 방열 구조체.
