Claims (1)

    【実用新案登録請求の範囲】
  1. 一導電型の半導体基板と、この基板上に設けられコレク
    タ領域となる逆導電型のエビタキシャル層と、このエビ
    タキシャル層を一導電型の分離領域で島状に分離して形
    成された島領域と、この島領域表面に形成された＝導電
    型のベース領域と、このベース領域表面に形成された逆
    導電型のエミツタ領域と、前記島領域表面に形成された
    逆導電型のコレクタコンタクト領域と、前記エミツタ領
    域にオーミツク接触したカソード電極と、前記ベース領
    域およびコレクタコンタクト領域にオーミツク接触した
    アノード電極とを具備したコレクタベースショート型ダ
    イオードにおいて、前記アノード電極を拡張して前記島
    領域表面を被覆し、前記島領域表面の反転を防止したこ
    とを特徴とする半導体集積回路装置。
