Description
本明細書で開示する発明に係る酸化物半導体膜は、c軸が表面に概略垂直である結晶部を含む酸化物半導体(CAAC−OS)膜であり、結晶部において、c軸に垂直な面におけるインジウム及び酸素で構成される結晶配列部の長さが1.5nmより長い(好ましくは2nm以上20nm以下である)酸化物半導体膜である。
本明細書で開示する発明に係る半導体装置に設けられるトランジスタは、そのチャネル形成領域に、実施の形態1で示した、c軸が表面に概略垂直である結晶部を含み、c軸に垂直な面におけるインジウム及び酸素で構成される結晶配列部の長さが1.5nmより長い(好ましくは2nm以上20nm以下である)CAAC−OS膜を用いる。
本明細書において開示する発明の一形態であるトランジスタは、様々な機能を有する半導体装置に適用することができる。例えば記憶装置、CPU(Central Processing Unit)、DSP(Digital Signal Processor)、カスタムLSI、FPGA(Field Programmable Gate Array)等のLSIに適用することができる。

Claims (6)
- 酸化物半導体膜において、
前記酸化物半導体膜はインジウム、ガリウム及び亜鉛を有し、
前記酸化物半導体膜が有するインジウム、ガリウム、亜鉛の原子数比は、In:Ga:Zn=8:4:3または3:1:1であり、
前記酸化物半導体膜の表面に垂直なc軸を有する第1の結晶部と、
前記第1の結晶部において、前記第1の結晶部のc軸に垂直な面におけるインジウム及び酸素を含む第1の結晶配列部と、
前記酸化物半導体膜の表面に垂直なc軸を有する第2の結晶部と、
前記第2の結晶部において、前記第2の結晶部のc軸に垂直な面におけるインジウム及び酸素を含む第2の結晶配列部と、を有し、
前記第1の結晶部と前記第2の結晶部間で、それぞれa軸及びb軸の向きが異なり、
前記第1の結晶配列部及び前記第2の結晶配列部の長さがそれぞれ1.5nmより長いことを特徴とする酸化物半導体膜。 - 酸化物半導体膜において、
前記酸化物半導体膜は、インジウム、ガリウム及び亜鉛を有し、
前記酸化物半導体膜が有するインジウム、ガリウム、亜鉛の原子数比は、In:Ga:Zn=8:4:3または3:1:1であり、
前記酸化物半導体膜表面近傍の第1の領域と、
前記酸化物半導体膜被形成面近傍の第2の領域と、を有し、
前記第1の領域における、前記酸化物半導体膜の表面に垂直なc軸を有するすべての結晶部が占める割合は、前記第2の領域における、前記酸化物半導体膜の表面に垂直なc軸を有するすべての結晶部が占める割合より高く、
前記結晶部において、前記結晶部のc軸に垂直な面におけるインジウム及び酸素を含む結晶配列部を有し、
前記結晶配列部の長さが1.5nmより長いことを特徴とする酸化物半導体膜。 - 請求項1において、
前記第1の結晶配列部及び前記第2の結晶配列部の長さがそれぞれ2nm以上20nm以下であることを特徴とする酸化物半導体膜。 - 請求項2において、
前記結晶配列部の長さが2nm以上20nm以下であることを特徴とする酸化物半導体膜。 - 請求項1乃至4のいずれか一項における酸化物半導体膜をチャネル形成領域に用いたことを特徴とするトランジスタ。
- 請求項5に記載のトランジスタを含む回路を有することを特徴とする半導体装置。
