Description
本出願は、「イオン注入装置及び水素化ホウ素クラスターイオンの注入による半導体製造方法」という名称の2003年4月18日出願の米国特許仮出願出願番号第60/463,965号、及び「電子衝撃イオン源」という名称の2002年6月26日出願の米国特許出願出願番号第10/183,768号の一部継続出願である。
本発明は、イオン化水素化ホウ素分子から形成されたイオンビームの注入によってP型ドーピングが達成される半導体製造法に関するものであり、このイオンは、100≦n≦100及び0≦x≦n+4の時に、BnHx +及びBnHx -という形をとる。
半導体素子の製造では、ドープ領域を形成するために半導体基板内への不純物の導入が部分的に行われる。不純物元素は、電気担体を作り出すことによって半導体材料の導電率を変えるために、半導体材料と適切に結合されるように選択される。電気担体は、電子(N型ドーパントによって生成)又は正孔(P型ドーパントによって生成)とすることができる。このようにして導入されたドーパント不純物の濃度により、得られる領域の導電率が決まる。集合的に半導体素子として機能するトランジスタ構造、隔離構造、及び他のそのような電子構造を形成するために、多くのこのようなN型及びP型不純物領域が作り出されるべきである。
CMOS処理における接合深さの積極的なスケーリングのために、多くの重要な注入に必要とされるイオンエネルギは、元来エネルギが遥かに高いビームを生成するように開発された従来のイオン注入システムがウェーハに遥かに少ないイオン電流を供給してウェーハ処理量を低減するまでに減少している。低ビームエネルギでの従来のイオン注入システムの限界は、イオン源からのイオンの抽出、及び注入装置のビームラインを通るその後の移送において最も明白である。イオン抽出は、チャイルド−ラングミュア関係によって支配され、これは、抽出されたビーム電流密度が抽出電圧(すなわち、抽出時のビームエネルギ)の3/2乗に比例するというものである。図2は、最大抽出ホウ素ビーム電流に対する抽出電圧を示すグラフである。簡素化のために、11B+イオンのみが抽出ビーム内に存在すると仮定している。図2は、エネルギが小さくなると、抽出電流が急速に落ちることを示す。従来のイオン注入装置においては、この「抽出制限」作動のレジームは、約10keVよりも少ないエネルギで見られる。同様の制約は、抽出後の低エネルギビームの移送に影響を及ぼす。エネルギが小さくなるほど、イオンビームは小さな速度で移動し、従って、ビーム電流の所定の値に対してイオンが互いに接近し、すなわち、イオン密度が大きくなる。これは、J=ηevの関係に見ることができ、ここで、JはmA/cm2単位でのイオンビーム電流密度、ηはイオン/cm-3単位でのイオン密度、eは電荷(=6.02x10-19クーロン)、及び、vはcm/s単位での平均イオン速度である。更に、イオン間の静電力は、それらの間の距離の二乗に反比例することから、静電反発は、低エネルギ時の方が遥かに強く、その結果、イオンビームの分散が大きくなる。この現象を「ビーム・ブローアップ」と呼び、低エネルギ移送におけるビーム損失の主な原因である。注入装置ビームラインに存在する低エネルギ電子は、正電荷のイオンビームによって捕捉され、移送中の空間−電荷ブローアップを補償する傾向があるが、それでもブローアップは依然として発生し、結び付きが緩く移動性の高い補償電子をビームから剥ぎ取る傾向がある静電式集光レンズが存在する場合に最も顕著である。特に、P型ドーパントホウ素のような質量が僅か11amuである軽いイオンについては、抽出及び移送に関する厳しい問題が存在する。ホウ素原子は、軽量であるために他の原子よりも基板内に深く貫通し、従って、ホウ素に対する所要の注入エネルギは、他の注入種よりも低い。事実、いくつかの最先端USJ処理については、1keVよりも少ない極めて低い注入エネルギが必要とされている。実際には、一般的なBF3ソースプラズマから抽出して移送したイオンの大部分は、望ましいイオン11B+ではなく、むしろ19F+及び49BF2 +などのイオンフラグメントであり、これらのイオンは、抽出イオンビームの電荷密度及び平均質量を大きくすることによって空間−電荷ブローアップを更に大きくする働きがある。所定のビームエネルギについては、質量が大きくなると、結果的にビームのパービアンスが大きくなり、重いイオンほど移動速度が遅くなることから、所定のビーム電流に対してイオン密度ηが大きくなり、上述の内容に従って空間電荷効果が大きくなる。
上述のチャイルド−ラングミュア関係によって課される制限を克服する1つの方法は、単一のドーパント原子ではなく、関連するドーパントを含む分子をイオン化することによってドーパントイオンの移送エネルギを大きくすることである。このようにして、分子の運動エネルギは移送中の方が大きいけれども、分子は、基板に入ると構成原子に分解し、質量分布に従って個々の原子間で分子のエネルギを共有し、その結果、ドーパント原子の注入エネルギは、分子イオンの元の移送運動エネルギよりも遥かに小さくなる。ラジカル「Y」に結び付いたドーパント原子「X」を考察する(説明の都合上、「Y」が素子形成工程に影響を与えるか否かの問題は無視する)。X+の代わりにイオンXY+が注入された場合、XY+は、XYの質量÷Xの質量に等しい係数だけ増加したより大きなエネルギで抽出されて移送されるべきであり、これによって、いずれの場合もXの速度が確実に同じものとなる。上述のチャイルド−ラングミュア関係で説明した空間−電荷効果は、イオンエネルギに関して超線形であることから、最大移送可能イオン電流が大きくなる。従来から、低エネルギ注入の問題を改善するための多原子分子の使用は、当業技術で公知である。一般的な例は、B+の代わりに、低エネルギホウ素の注入にBF2 +分子イオンを使用することである。この処理によってFB3供給ガスが注入用のBF2 +に分解される。このようにして、イオン質量が49AMUに大きくなり、単一のホウ素原子の使用を凌いで、抽出及び移送エネルギを4倍よりも大きく(すなわち、49/11)増大させる。しかし、ホウ素エネルギは、注入されると、(49/11)という同じ係数だけ小さくなる。この手法では、ビーム内の単位電荷当たりのホウ素原子は1つしかないことから、ビーム内の電流密度が小さくならないことは注目に値することである。更に、この処理はまた、フッ素原子をホウ素と共に半導体基板に注入するが、フッ素が半導体素子に悪影響を示すことが公知であるから、これは、この技術の望ましくない特徴である。
原理的には、上述のXY+モデルよりも有効な線量率の増大方法は、ドーパント原子のクラスター、すなわち、XnYm+形の分子イオンを注入することであり、この場合、n及びmは整数であり、nは1よりも大きい。近年、デカボランをイオン注入の供給材料として使用する独創性に富んだ仕事が行われた。注入された粒子は、10個のホウ素原子を含み、従って、ホウ素原子の「クラスター」であるデカボラン分子B10H14の陽イオンであった。この技術は、デカボランイオンB10Hx +が10個のホウ素原子を有することから、イオンの質量、従って、移送イオンエネルギを大きくするばかりでなく、所定のイオン電流に対する注入線量率を実質的に大きくするものである。重要な点として、イオンビームで搬送される電流をかなり小さくすることにより(デカボランイオンの場合は10分の1に)、空間−電荷効果が小さくなり、ビーム伝達率が大きくばかりでなく、ウェーハ荷電効果も小さくなる。陽イオン照射は、ウェーハを荷電することによって素子収率を小さくし、特に敏感なゲート隔離を損傷することが公知であるから、クラスターイオンビームの使用によるこのような電流低減は、薄肉化するゲート酸化物及び非常に低いゲート閾値電圧にますます適合させる必要があるUSJ素子製造業者には非常に魅力的である。従って、今日、半導体製造業界が直面している2つの明確な問題、つまり、ウェーハ荷電及び低エネルギイオン注入における低い生産性を解決するという極めて重要な必要性がある。本明細書で後述するように、本発明は、n>10を有する相当に大きな水素化ホウ素クラスターを使用して、クラスター注入の利点を更に大きくすることを提案するものである。特に、本出願人は、B18Hx +イオンを既に注入しており、更に、固体供給材料オクタデカボラン、つまりB18H22を使用してB36Hx +イオンを注入することを提案する。最初に、この技術がホウ素クラスター注入におけるこれまでの試みを凌ぐ大きな進歩であることを示す結果を以下に説明する。
イオン注入装置は、従来、3つの基本的なカテゴリ、つまり、高電流、中電流、及び高エネルギ注入装置に分けられる。クラスタービームは、高電流及び中電流注入処理に有用である。特に、今日の高電流イオン注入装置は、主として、ドレーン構造などのトランジスタの低エネルギ高線量領域の形成、及びポリシリコンゲートのドーピングに使用される。一般的に、それらは、バッチ注入装置であり、すなわち、回転するディスク上に取り付けられた多くのウェーハを処理し、イオンビームは静止状態である。高電流移送システムは、中電流移送装置よりも単純である傾向があり、イオンビームの大量受け入れを組み込んでいる。低エネルギ及び高電流では、従来技術の注入装置は、基板において大きな角度発散(例えば、最大7°までの半角)で大きくなる傾向のあるビームを生成する。これとは対照的に、中電流注入装置は、一般的に、高傾斜機能(例えば、基板法線から最大60°まで)を提供する連続(一度にウェーハ1つ)処理チャンバを組み込んでいる。イオンビームは、広域カバレッジで基板に亘って線量の均一性が得られるように、一般的に、一方向(横方向)に最大約2キロヘルツまでの高周波数でウェーハに亘って電磁的又は電気力学的に走査し、直交方向(例えば、垂直)に1ヘルツ未満の低周波数で機械的に走査する。中電流注入の処理要件は、高電流注入よりも複雑なものである。分散が僅か数パーセントである一般的な商業レベルの注入線量均一性及び繰返し性に関する要件を満たすために、イオンビームは、優れた角度及び空間的均一性(例えば、1°以下のウェーハに当たるビームの角度均一性)を有するべきである。これらの要件のために、中電流ビームラインは、受け入れ量の低減という犠牲を払って優れたビーム制御を行うように設計される。すなわち、注入装置を通るイオンの伝達効率は、イオンビームの放射によって制限される。目下、低エネルギ(10keV未満)での高電流(約1mA)イオンビームの生成は、ウェーハ処理能力が、特定の低エネルギ注入(例えば、最先端CMOS処理においてソース及びドレーン構造を生成する際)に対して容認できないほど低いように、連続注入装置では問題がある。また、5keV/イオン未満の低ビームエネルギにおいて、バッチ注入装置(回転ディスク上に取り付けられた多くのウェーハを処理する)に対して同様の移送問題が存在する。
陰イオンを注入することによって陽イオン注入を凌ぐ利点が得られることが近年認識されている(例えば、Junzo Ishikawa他「陰イオン注入技術」、物理学研究における核計装及び方法、B96(1995年)7〜12頁を参照)。陰イオン注入の1つの非常に重要な利点は、CMOS製造におけるVLSI素子のイオン注入で誘導される表面電荷を低減することである。一般的に、陽イオンの高電流(1mA程度又はそれ以上)の注入は、ゲート酸化物及び半導体素子の他の構成要素上にゲート酸化物の損傷閾値を容易に超える可能性がある陽電位を生成する。陽イオンが半導体素子の表面に衝突すると、正味の正電荷を堆積するばかりでなく、同時に二次電子を遊離させ、荷電効果が倍増する。従って、イオン注入システムの機器販売業者は、注入処理中に低エネルギ電子を正電荷イオンビーム内及び素子ウェーハ表面上に導入するための最先端の荷電制御装置、いわゆる電子フラッドガンを既に開発している。このような電子フラッドシステムは、付加的な変数を製造工程に導入し、表面電荷による収率損失を完全に排除することはできない。半導体素子がますます小型化すると、トランジスタ作動電圧及びゲート酸化物肉厚も小さくなり、半導体素子製造における損害閾値が小さくなり、収率を更に減少させる。従って、陰イオン注入は、潜在的に多くの最先端処理に対して従来の陽イオン注入を凌ぐ大幅な収率改善をもたらす。残念ながら、この技術は、まだ商業的に利用可能ではなく、実際に、本発明人の知り限りでは、陰イオン注入は、研究開発においてさえも集積回路の製造には使用されていない。

図1Aは、本発明による高電流型のクラスターイオン注入システムの概略図である。図1Aに示すもの以外の構成も可能である。一般的に、イオン注入装置の静電光学要素は、リボンビーム、すなわち、1つの方向に延ばされたビームを生成する傾向がある、異なる電位で保持された導電板に組み込まれたスロット(1つの方向に大きな縦横比を示す開口)を使用する。この手法は、空間−電荷力を低減するのに有効であることが証明されており、分散性(短軸)及び非分散性(長軸)方向における集光要素の分離を可能にすることによってイオン光学要素を簡素化するものである。本発明のクラスターイオン源10は、B18Hx +又はAs4 +のようなクラスターイオンを含むイオンビーム200を生成するために抽出電極220と結合される。イオンは、抽出電極220により、イオン抽出開口というイオン源10内の細長いスロット10から抽出され、抽出電極220は、イオン抽出開口よりも若干大きな寸法のスロットレンズを組込み、イオン抽出開口の一般的な寸法は、例えば、高さ50mmx幅8mmとすることができるが、他の寸法も可能である。電極は、四極菅構成の加減速電極であり、すなわち、電極は、高いエネルギでイオンをイオン源から抽出し、その後、電極から出る前にイオンを減速する。

半導体ドーピングのためのビームラインイオン注入の代替手法は、いわゆる「プラズマ浸漬」である。この技術は、半導体業界では、PLAD(プラズマドーピング、PLAsma Doping)、PPLAD(パルス化プラズマドーピング、Pulsed PLAsma Doping)、及びPI3(プラズマ浸漬イオン注入)のようないくつかの他の名称で公知である。これらの技術を使用するドーピングでは、ガス抜きして、次に三フッ化ホウ素、ジボラン、アルシン、又はホスフィンなどの選択されたドーパントを含有するガスで埋め戻された大型真空容器内でプラズマを当てることが必要である。プラズマは、定義により、その内部に陽イオン、陰イオン、及び電子を有する。次に、ターゲットに負バイアスをかけることにより、プラズマ内の陽イオンがターゲットに向けて加速される。イオンのエネルギは、式U=QVで説明され、ただし、Uはイオンの運動エネルギ、Qはイオンに対する電荷、Vはウェーハに対するバイアスである。この技術では、質量分析は行われない。プラズマ内の全ての陽イオンは、加速されてウェーハ内に注入される。従って、極めて清浄なプラズマが生成されるべきである。このドーピング技術では、B18H22などのホウ素クラスター又はAs4Hxなどのヒ素クラスターの蒸気を容器内に導入し、プラズマを点火し、次に、ウェーハ上に負のバイアスを掛けることができる。このバイアスは、時間で一定、又は時間的に変動つまりパルス駆動させることができる。これらのクラスターの使用は、ドーパント原子と水素の比(例えば、B18H22対B2H6及びAs4Hx対AsH3を使用)が、単一の水素化物の場合よりも水素化物クラスターの場合の方が大きく、線量率が、クラスターを使用した時の方が遥かに高いものになる可能性があることから有用なものとなる。線量は、容器内の蒸気圧、温度、バイアスのマグニチュード、バイアス電圧のデューティサイクル、ターゲット上のイオン到達率の間の関係を知ることにより、パラメータ的に制御することができる。また、ターゲット上の電流を直接に測定することが可能である。ビームライン注入の場合と同様に、オクタデカボランを使用すれば、線量率を18倍に高めることができ、オクタデカボランが選択された蒸気であった場合は、所要加速電圧の20倍に高めることができる。As4Hxが使用されたとしたら、線量率は4倍に高められ、所要電圧は4倍に高められるであろう。また、クラスターを利用するビームライン注入の場合と同様に、荷電量が低減されると考えられる。
図3は、クラスターイオン源10及びその様々な構成要素の図である。その構成並びに好ましい作動モードの詳細は、本明細書において引用により組み込まれている、発明人T・N・ホースキーによって2002年6月26日に提出された「電子衝撃イオン源」という名称の本出願人所有の米国特許出願第10/183,768号に詳細に開示されている。イオン源10は、新しい電子衝撃イオン化供給源の一実施形態である。図3は、イオン源10を構成する構成要素の機能性を明らかにするのに役立つイオン源構成の断面概略図である。イオン源10は、取付けフランジ36により、イオン注入装置又は他の処理ツールの排気真空チャンバと接続するようにされる。すなわち、図3に示すイオン源10のフランジ36の右寄りの部分は、高い真空状態(圧力<1x10-4Torr)になっている。ガス状材料は、ガス分子が電子ビーム70A又は70Bからの電子衝撃によってイオン化されるイオン化チャンバ44に導入され、この電子ビームは、電子ビーム70A又は70Bがイオン抽出開口81に整列して電子出口開口71Aを通じてイオン化チャンバ44を出るように、電子入口開口71Bを通じてイオン化チャンバ44に入る。図4A及び図5Aに示す単一の電子銃及びビームダンプを組み込む一実施形態では、電子ビームは、イオン化チャンバ44を出た後に、イオン化チャンバ44の外部に位置するビームダンプ72によって止められる。従って、イオンは、イオン抽出開口81の近くに生成され、イオン抽出開口は、外見的にはイオン抽出開口板80におけるスロットである。その後、イオンは、イオン抽出開口板80の前に位置する抽出電極(図示せず)によって抽出され、強力なイオンビームに形成される。イオン化領域を図4A及び図4Bと図5A及び図5Bに更に詳細に示す。
特に、図4Aは、本発明によるイオン源構成の光学設計の一実施形態を示す断面側面図である。本発明のこの実施形態では、電子ビーム70は、加熱フィラメント110から放射され、例えば、静的磁場B135をイオン化チャンバ44に組み込む(図示のように紙の平面に垂直な方向に)ビーム・ステアラーの影響による90°の軌道を辿り、最初に底板105の底板開口106を通り、次にイオン化チャンバ44の電子入口開口70aを通過する。イオン化チャンバ44全体を通過する(すなわち、電子入口開口70a及び電子出口開口71を通って)電子は、ビームダンプ72によって捕えられる。エミッタシールド102は、底板105とはユニポテンシャルになっており、伝播中の電子ビーム70に対して静電遮断を行う。電子ビーム70が伝播して底板開口106を通過すると、いずれもイオン化チャンバ44に対してバイアスされた底板105への電圧Vaの印加(正の電源115によって行われる)及びフィラメント135への電圧Vcの印加(負の電源116によって行われる)により、イオン化チャンバ44に入る前に減速される。ビーム形成及び移送領域内でのイオン化に一般的に望ましい位置よりも実質的に高い位置、すなわち、イオン化チャンバ44の外側に電子ビームエネルギを維持することが重要である。これは、ビーム電流を厳しく低減して低エネルギで電子ビーム径を大きくする空間電荷効果によるものである。従って、この領域において電子ビームエネルギを約1.5keVと5keVの間に維持することが望ましい。
図4Bは、二重電子ビームイオン源構成を示す光学設計の代替実施形態である。本発明のこの実施形態では、一対の空間的に離れた加熱フィラメント110a及び110bから一対の空間的に離れた電子ビーム70a及び70bが放射されると、ビーム・ステアラー、つまり静的磁場B135a及び135b(図示のように紙の平面に垂直な方向)の影響によって90°の軌道を辿ってイオン化チャンバ44に入り、最初に一対の底板開口106a及び106b及び一対の間隔の空いた底板105a及び105bを通り、次に一対の電子入口開口71a及び71bを通過する。イオン化チャンバ44全体を通過する(すなわち、電子入口開口71a及び71bの両方を通る)電子は、ビーム・ステアラー、つまり静的磁場135a及び135bによってエミッタシールド102a及び102bに向けて曲げられる。電子ビームが伝播して底板開口106a及び106bを通る時に、それらは、イオン化チャンバ44に入る前に底板105a及び105bへの電圧Vaの印加(正の電源115によって行われる)及びフィラメント135a及び135bへの電圧Veの印加(負の電源116によって行われる)によって減速される。ビーム形成及び移送領域内でのイオン化に一般的に望ましい位置よりも実質的に高い位置、すなわち、イオン化チャンバ44の外側に電子ビームエネルギを維持することが重要である。これは、ビーム電流を厳しく低減して低エネルギで電子ビーム径を大きくする空間電荷効果によるものである。従って、この領域において、電子ビームエネルギを約1.5keVと5keVの間に維持することが望ましい。
図21は、イオン化確率が電子衝撃によるイオン化に対していかに電子エネルギに依存するかを示すものである。アンモニア(NH3)は、一例として使用されている。確率は、断面σとして10-16cm2という単位で表されている。電子エネルギ(T)は、eV、すなわち電子電圧となっている。第1の原理から計算されたBEB(垂直IP)及びBEB(断熱IP)とマーク付けされた二組の理論曲線と、Djuric他(1981年)の論文及びRao及びSrivastava(1992年)の論文からの二組の実験データとが示されている。図21は、特定の範囲の電子エネルギによって他のエネルギ範囲よりも多くのイオン化が行われることを示す。一般的に、横断面は、約50eVと500eVの間の電子衝撃エネルギの場合が最も大きく、ピークは約100eVとなっている。従って、電子ビームがイオン化チャンバ44に入る時のエネルギは、本発明のイオン源の作動に影響を与える重要なパラメータである。図4A、図4B、図5A、及び図5Bに示す特徴は、イオン源の電子ビーム形成領域及び偏向領域においてほぼ一定の状態で作動しながら電子衝撃イオン化エネルギの幅広い制御を可能にする電子光学要素を組み込む本発明の方法を示すものである。
本発明のイオン源の1つの態様は、イオン化チャンバ温度並びにソースブロック及び弁の温度のユーザによる制御である。この特徴は、凝縮可能ガスを蒸発させて凝縮物質による表面のかなりのコーティングを防止し、導菅39、弁100及び110、及び蒸気供給器32を通る蒸気の効率的な移送を保証する時に有利である。イオン源は、イオン源温度の正確な制御を達成するために加熱と冷却の組合せを利用する。気化器28、遮断弁100及び101、及びソースブロック35について別々の制御が行われる。イオン化チャンバ44は、抽出開口板80と同様に、電子ビーム70との相互作用によって受動的に加熱され、ソースブロック温度<イオン化チャンバ温度<抽出開口温度になるように、ソースブロック35とイオン化チャンバ44との間及びイオン化チャンバ44と抽出開口板80との間の熱伝導インタフェースを通じて安定した作動温度を維持する。温度制御には、外部電子コントローラ(オムロン型式E5CKなど)が使用される。加熱は、埋設抵抗加熱器によって行われ、その加熱電流は、電子コントローラによって制御される。冷却は、例えば、本出願人所有のPCT出願US01/18822、及び米国特許出願第10/183,768号で更に説明されているように、対流ガス冷却法及び誘導ガス冷却法の組合せによって行われ、この両方の特許は、本明細書において引用により組み込まれている。
一実施形態では、イオン化チャンバ44内への図7Aに示す永久磁気ヨークアセンブリ500の組込みにより、イオン化チャンバ44内に均一磁場B’119が確立される。ここで図7Aを参照すると、磁束は、一対の永久磁石、例えばサマリウムコバルト磁石150a及び510bによって生成され、C字形対称磁極片520a及び520bの間の間隙を通る磁気ヨークアセンブリ500を通って戻る。電子ビーム70は、ヨーク520aの正孔530aから入り、ヨーク520bの正孔530bから出る。図7Cは、磁気ヨークアセンブリ500が、イオン化チャンバ44とどのように一体化されるかを示す。図7Bにおいては、イオン化チャンバ44は、磁気ヨークアセンブリ500の表面550及びイオン化チャンバ44の表面が同一面であるように、磁気ヨークアセンブリ500及び磁極520a及び520bを受け取るミルドアウト部分を有する。イオン化チャンバ44の一部として機械加工された狭い環540a及び540b(図示せず)の内部壁は、電子入口開口70a及び電子出口開口71を形成し、確実に磁気ヨークアセンブリ500の強磁性体が電子ビームに露出されないようにすることにより、イオン化チャンバ44のイオン化容積内の鉄類の汚染の可能性を低減する。図7Cは、磁場モデル化ソフトウエアで計算されたヨークアセンブリ500のxy平面(xは水平、yは垂直で図5に示すように電子ビーム70の伝播方向と逆平行)を含む断面に沿った磁束線を示す。電子ビーム70の伝播容積内に、非常に均一な磁場線119が生成される。B’119は、電子ビーム70を閉じ込めるために入射電子ビーム70と平行に方向付けられる。
本明細書で説明する方法は、本発明のイオン化チャンバの通常の作動と考えることができ、他の作動モードとの唯一の相違点は、イオン源パラメータ(供給材料、供給ガス流量、電子イオン化エネルギ及び電流、ソース構成要素温度)に対する値のユーザの選択である。図3に示す気化器及びイオン源を使用することにより、B18Hx +の形の水素化ホウ素クラスターイオンを生成するのに固形オクタデカボランB18H22を使用することができる。オクタデカボランは、室温で安定した固体であり、数ミリトルの蒸気圧を有する。約1sccmのオクタデカボラン蒸気32の有用な質量流を生成するために、気化器28を約90℃に保持することができる。図8Aは、気化器温度の関数としての2つの変数のプロットを示す。右の縦軸は気化器圧力であり、イオン電流は、図1dに示すものと類似の高電流注入装置の分析後ファラデーカップに供給される。再び図3を参照すると、気化器圧力は、弁110に連通した容量圧力計60で測定した。一般的なイオン源作動パラメータは、弁(100及び110)温度=120℃、ソースブロック35温度=120℃、電子イオン化エネルギ=1keV、電子ビーム電流≒70mAである。これは、Vc=−1keV、Va=1.3kV、Vr=−1kV、及びフィラメント放射電流=160mAと設定することによって達成された。
本方法の重要な用途は、CMOS製造シーケンスの一部としてのN型及びP型の浅い接合形成のためのクラスターイオン注入の使用である。CMOSは、現在用いられている有力なデジタル集積回路技術であり、その名称は、同じチップ上のNチャンネル及びPチャンネルMOSトランジスタ(相補的MOS、Complementary MOS:N及びPの両方)の形成を表している。CMOSの成功を収めた点は、回路設計者が、より良い回路つまり代替技術よりも引き出すアクティブパワーの少ない回路を作るために相対するトランジスタの相補的性質を利用することができるという点である。N及びPという用語は、負(Negative)及び正(Positive)(N型半導体は、負の大多数のキャリヤを有し、その逆も正しい)に基づくものであり、Nチャンネル及びPチャンネルトランジスタは、各領域の型(極性)が逆になった互いの複製であることに注意すべきである。同じ基板上の両方の型のトランジスタの製造には、N型不純物及び次にP型不純物を、フォトレジストの遮蔽層で他方の型の素子を保護しながら連続的に注入することが必要である。各トランジスタの型では、両方の極性の領域が正しく作動する必要があるが、浅い結合を形成するインプラントは、トランジスタと同じ型のものであることに注意すべきである。N型の浅いものは、Nチャンネルトランジスタに注入され、P型の浅いものは、Pチャンネルトランジスタに注入される。この処理の一例を図14及び図15に示す。特に、図14は、N型クラスターインプラント88によりNチャンネルドレーン延長部89を形成する方法を示し、図15は、P型クラスターインプラント91によるPチャンネルドレーン延長部90の形成を示す。N型及びP型トランジスタには、類似の幾何学形状の浅い接合が必要であり、従って、N型及びP型の両方のクラスターインプラントを有することは、高度CMOS構造の形成に有利であることに注意すべきである。

Claims (25)
- (a)水素化ホウ素BnHm(式中、n及びmは整数、かつ、n>10及びm≧0である。)のある一定容積の気相分子を生成する段階と、
(b)前記水素化ホウ素分子をイオン化し、イオン化された水素化ホウ素分子を形成する段階と、
(c)前記イオン化された水素化ホウ素分子を電界によってターゲット内に加速する段階と、
を含み、
段階(a)は、オクタデカボランB18H22のある一定容積の気相分子を生成する段階を含むことを特徴とする、イオンを注入する方法。 - 段階(c)は、B18Hx +(式中、0≦x≦22である。)の分子を加速する段階を含むことを特徴とする請求項1に記載の方法。
- 段階(c)は、B18Hx -(式中、0≦x≦22である。)の分子を加速する段階を含むことを特徴とする請求項1に記載の方法。
- 段階(c)は、前記イオン化された水素化ホウ素分子をシリコンターゲット内に加速する段階を含むことを特徴とする請求項1に記載の方法。
- 段階(c)は、前記イオン化された水素化ホウ素分子をシリコン・オン・インシュレータ基板ターゲット内に加速する段階を含むことを特徴とする請求項1に記載の方法。
- 段階(c)は、前記イオン化された水素化ホウ素分子を歪み超格子基板ターゲット内に加速する段階を含むことを特徴とする請求項1に記載の方法。
- 段階(c)は、前記イオン化された水素化ホウ素分子を基板のシリコンゲルマニウム(SiGe)歪み超格子ターゲット内に加速する段階を含むことを特徴とする請求項1に記載の方法。
- (a)水素化ホウ素BnHm(式中、n及びmは整数、かつ、n>10及びm≧0である。)のある一定容積の気相分子を生成する段階と、
(b)水素化ホウ素分子と、水素化ホウ素イオンと、電子とを包含するプラズマを形成する段階と、
(c)前記水素化ホウ素イオンを電界によって加速してターゲット内に注入し、半導体のドーピングを実行する段階と、
を含み、
段階(a)は、オクタデカボラン蒸気B18H22を生成する段階を含むことを特徴とする、イオンを注入する方法。 - 前記電界は、時間的に変動する電界またはパルス駆動する電界であることを特徴とする請求項8に記載の方法。
- 前記電界は、一定電界またはDC電界であることを特徴とする請求項8に記載の方法。
- 段階(b)は、B18Hx +(式中、0≦x≦22である。)イオンのプラズマを形成する段階を含むことを特徴とする請求項8に記載の方法。
- 段階(c)は、前記水素化ホウ素イオンをシリコンターゲット内に加速する段階を含むことを特徴とする請求項8に記載の方法。
- 段階(c)は、前記水素化ホウ素イオンをシリコン・オン・インシュレータ基板ターゲット内に加速する段階を含むことを特徴とする請求項8に記載の方法。
- 段階(c)は、前記水素化ホウ素イオンを歪み超格子基板ターゲット内に加速する段階を含むことを特徴とする請求項8に記載の方法。
- 段階(c)は、前記水素化ホウ素イオンをシリコンゲルマニウム(SiGe)歪み超格子ターゲット内に加速する段階を含むことを特徴とする請求項8に記載の方法。
- 基板を有する金属酸化膜半導体(MOS)素子を形成する方法であって、
(a)基板の第1の領域に井戸と対向するトレンチ隔離とを形成する段階と、
(b)(i)ゲート誘電体を堆積又は成長させる段階、
(ii)ポリシリコンゲート電極を堆積させる段階、及び
(iii)パターン形成してゲートスタックを形成する段階、
を含む、前記基板の露出部分を形成する前記対向するトレンチ隔離の間の該基板上にゲートスタックを形成する段階と、
(c)前記基板の前記露出部分上及び前記ゲートスタックの上にパッド酸化物を堆積させる段階と、
(d)B18Hx +イオンを注入して前記ゲートスタックと前記対向するトレンチ隔離の間にドレーン延長部を形成する段階と、
(e)前記ゲートスタックに隣接してスペーサを形成する段階と、
(f)P型クラスターイオンを注入してソース及びドレーン領域を形成する段階と、
(g)熱処理を行って前記ドーピング段階によって注入された材料を活性化し、それによってP型金属酸化膜半導体(MOS)素子(PMOS)を形成する段階と、
を含むことを特徴とする方法。 - (a)前記基板上の第1及び第2の領域を隔離する段階と、
(b)第1の領域に前記PMOS素子を形成する段階と、
(c)第2の領域にNMOS素子を形成する段階と、
を更に含むことを特徴とする請求項16に記載の方法。 - 段階(c)は、N型クラスターイオンを前記第2の領域に注入する段階を含むことを特徴とする請求項17に記載の方法。
- 前記N型クラスターイオンは、As4Hx +(式中、0≦x≦6である。)であることを特徴とする請求項18に記載の方法。
- (a)水素化ホウ素B18H22のある一定容積の気相分子を生成する段階と、
(b)前記水素化ホウ素分子をイオン化し、イオン化された水素化ホウ素分子を形成する段階と、
(c)前記イオン化された水素化ホウ素分子を電界によってターゲット内に加速する段階と、
を含むことを特徴とする、イオンを注入する方法。 - 段階(c)は、B18Hx -(式中、0≦x≦22である。)の分子を加速する段階を含むことを特徴とする請求項20に記載の方法。
- 段階(c)は、前記イオン化された水素化ホウ素分子をシリコンターゲット内に加速する段階を含むことを特徴とする請求項20に記載の方法。
- 段階(c)は、前記イオン化された水素化ホウ素分子をシリコン・オン・インシュレータ基板ターゲット内に加速する段階を含むことを特徴とする請求項20に記載の方法。
- 段階(c)は、前記イオン化された水素化ホウ素分子を歪み超格子基板ターゲット内に加速する段階を含むことを特徴とする請求項20に記載の方法。
- 段階(c)は、前記イオン化された水素化ホウ素分子を基板のシリコンゲルマニウム(SiGe)歪み超格子ターゲット内に加速する段階を含むことを特徴とする請求項20に記載の方法。
