Abstract
【解決手段】半導体装置を、シリコンを含む絶縁膜と、絶縁膜上の酸化物半導体膜と、酸化物半導体膜上のシリコンを含むゲート絶縁膜と、ゲート絶縁膜上の少なくとも酸化物半導体膜と重畳するゲート電極と、酸化物半導体膜と電気的に接続するソース電極およびドレイン電極を有する構造とし、少なくともゲート電極と重畳する酸化物半導体膜は、絶縁膜との界面から酸化物半導体膜に向けてシリコンの濃度が1.1原子%より低い領域を有し、当該領域以外の酸化物半導体膜のシリコン濃度は、当該領域より小さくなる構造とする。

Description
本実施の形態では、半導体装置及び半導体装置の作製方法の一形態を、図1乃至図5を用いて説明する。
図1(A)および図1(B)に、半導体装置の例として、トップゲート構造のトランジスタの平面図および断面図の一例を示す。図1(A)は平面図であり、図1(B)は、図1(A)における一点鎖線A−B断面の断面図である。なお、図1(A)では、煩雑になることを避けるため、トランジスタ150の構成要素の一部(例えば、基板100など)を省略している。
まず、絶縁表面を有する基板100を準備し、基板100上に絶縁膜102を形成する(図2(A)参照。)。
絶縁膜107としては、例えば、CVD法またはスパッタリング法等を用いて、酸化シリコン膜、酸化窒化シリコン膜、窒化シリコン膜、窒化酸化シリコン膜、酸化アルミニウム膜、窒化アルミニウム膜、酸化窒化アルミニウム膜、窒化酸化アルミニウム膜、酸化ガリウム膜、酸化イットリウム膜、酸化ランタン膜などを、単層でまたは積層して形成することができる。また、酸化ハフニウム膜、ハフニウムシリケート膜(HfSixOy(x>0、y>0))、窒素が添加されたハフニウムシリケート膜(HfSixOyNz(x>0、y>0、z>0))、ハフニウムアルミネート膜(HfAlxOy(x>0、y>0))などのhigh−k材料膜を絶縁膜107の少なくとも一部として用いてもよい。これによりゲートリーク電流を低減することができる。
本実施の形態では、実施の形態1とは異なる構造の半導体装置及び半導体装置の作製方法の一形態を、図4および図5を用いて説明する。
図4(A)および図4(B)に、半導体装置の例として、トップゲート構造のトランジスタの平面図および断面図の一例を示す。図4(A)は平面図であり、図4(B)は、図4(A)におけるE−F断面の断面図である。なお、図4(A)では、煩雑になることを避けるため、トランジスタ650の構成要素の一部(例えば、基板100など)を省略している。

図13(A)および図13(B)に、半導体装置の例として、トップゲート構造のトランジスタの平面図および断面図の一例を示す。図13(A)は平面図であり、図13(B)は、図13(A)におけるA−B断面の断面図である。なお、図13(A)では、煩雑になることを避けるため、トランジスタ1350の構成要素の一部(例えば、基板100など)を省略している。
図14を用いて、図13に示すトランジスタ1350の作製工程の一例について説明する。
本実施の形態では、実施の形態1乃至実施の形態5に示すトランジスタを使用し、電力が供給されない状況でも記憶内容の保持が可能で、かつ、書き込み回数にも制限が無い半導体装置の一例を、図面を用いて説明する。
本実施の形態においては、実施の形態1乃至実施の形態5に示すトランジスタを使用し、電力が供給されない状況でも記憶内容の保持が可能で、かつ、書き込み回数にも制限が無い半導体装置について、実施の形態6に示した構成と異なる構成について、図16及び図17を用いて説明を行う。
本実施の形態では、先の実施の形態で示した半導体装置を携帯電話、スマートフォン、電子書籍などの携帯機器に応用した場合の例を図18乃至図21を用いて説明する。
本明細書等に開示する半導体装置は、さまざまな電子機器(遊技機も含む)に適用することができる。電子機器としては、例えば、テレビジョン装置(テレビ、またはテレビジョン受信機ともいう)、コンピュータ用などのモニタ、デジタルカメラ、デジタルビデオカメラ等のカメラ、デジタルフォトフレーム、携帯電話機(携帯電話、携帯電話装置ともいう)、携帯型ゲーム機、携帯情報端末、音響再生装置、パチンコ機などの大型ゲーム機などが挙げられる。上記実施の形態で説明した半導体装置を具備する電子機器の例について説明する。

Claims (6)
- シリコンおよび酸素を含む絶縁膜と、
前記絶縁膜上の酸化物半導体膜と、
前記酸化物半導体膜上のゲート絶縁膜と、
前記ゲート絶縁膜上の、少なくとも前記酸化物半導体膜と重畳するゲート電極と、
前記酸化物半導体膜と電気的に接続するソース電極およびドレイン電極と、を有し、
少なくとも前記ゲート電極と重畳する前記酸化物半導体膜は、前記絶縁膜との界面から前記酸化物半導体膜に向けてシリコン濃度が1.1原子%以下の濃度で分布する領域を有する半導体装置。 - 前記領域は、前記絶縁膜との界面から膜厚方向に5nm以下の範囲に存在し、
前記領域以外に含まれるシリコン濃度は、前記領域に含まれるシリコン濃度より小さい、請求項1に記載の半導体装置。 - 前記領域に含まれるシリコンの濃度が0.1原子%以下である、請求項1または請求項2に記載の半導体装置。
- 前記絶縁膜は炭素を含み、
前記領域において、炭素濃度が1.0×1020atoms/cm3以下である、請求項1乃至請求項3のいずれか一項に記載の半導体装置。 - 前記酸化物半導体膜は結晶性を有する、請求項1乃至請求項4のいずれか一項に記載の半導体装置。
- 前記酸化物半導体膜は非晶質構造を有する、請求項1乃至請求項5のいずれか一項に記載の半導体装置。
