Die Erfindung bezieht sich auf ein neues Verfahren zur Herstellung von Phosphiden oder Arseniden der
Elemente Bor, Aluminium, Gallium, Indium aus der III. Gruppe des Periodischen Systems, wobei auch
die Isotopen dieser Elemente, z. B. 10B, eingeschlossen
sein sollen.
Die Erfindung bezweckt insbesondere, gut kristallisierte harte, thermostabile Verbindungen zu scharfen,
die sich zum Teil durch ungewöhnliche chemische Widerstandsfähigkeit und Stabilität auszeichnen und
für die Herstellung von geformten Gebilden, wie hitzebeständigen Gegenständen, chemischen Apparaten,
Turbinenschaufeln, und von Konstruktionsteilen für Verbrennungseinrichtungen, wie z. B.
Verbrennungskammern und Düsen, geeignet sind. Ein weiterer Zweck der Erfindung ist die Schaffung
von Verbindungen hoher Reinheit, die für elektrische Zwecke, z. B. zur Verwendung als Halbleiter geeignet
sind.
Es ist gefunden worden, daß Verbindungen von hoher Stabilität, ungewöhnlicher Reinheit und mit
den notwendigen elektrischen Eigenschaften zur Verwendung als Halbleiter durch Umsetzung einer
flüchtigen Verbindung der in Betracht kommenden Elemente der III. Gruppe, wie Borhalogenid, und
einer flüchtigen Verbindung des Phosphors oder Arsens, wie Phosphorhalogenid, in Gegenwart von
Wasserstoff bei Temperaturen zwischen 500 und 1500° C hergestellt werden können.
Beispiele von Borverbindungen, die unter den vorliegenden Reaktionsbedingungen flüchtig oder gasförmig
sind, sind die Borhalogenide, wie Bortrichlorid, Bortribromid und Bortrijodid, ferner Alkylborverbindungen,
wie Trimethylbor, Triäthylbor, Triisopropylbor und Tri-tert.-butylbor, ebenso wie die
alkylierten Borane, wie äthylalkyliertes Pentaboran und äthylalkyliertes Decanboran mit verschiedenen
Alkylierungsgraden und Borhydride einschließlich Diboran, Pentaboran und Decaboran. Andere Ausgangsmaterialien
der in Betracht kommenden Elemente der III. Gruppe sind die entsprechenden Halogenide und Alkylverbindungen von Aluminium,
Gallium und Indium. Diese Metalle werden vorzugsweise in Form der Halogenide, ζ. Β. der Chloride,
Bromide und Iodide verwendet, obwohl auch die verschiedenen Alkyl- und Halogenalkylderivate in
ähnlicher Weise angewendet werden können, z. B. Trimethylgallium, Trimethylaluminium, Trimethylindium,
Triäthylgallium, Methylgalliumdichlorid^riäthylaluminium, Triisobutylaluminium. Als flüchtige
Verbindungen des Phosphors oder Arsens können vorteilhaft die Halogenide eingesetzt werden. Bei

dem Verfahren gemäß der Erfindung werden Phosphor- und Arsenchloride, wie Phosphortrichlorid
und Phosphorpentachlorid, bevorzugt verwendet. Geeignete Phosphorhalogenide sind auch Phosphortribromid,
Phosphortrijodid und Phosphorpentabromid.
Bei der Ausführung der Dampfphasenreaktion zwischen der Verbindung der Elemente der III. Gruppe
und der Phosphor- oder Arsenverbindung ist es für die Herstellung eines kristallinen festen Phosphids
oder Arsenide wesentlich, daß gasförmiger Wasserstoff in dem System vorhanden ist und daß oxydierende
Gase ausgeschlossen sind. Der Partialdruck der Verbindung des Elements der III. Gruppe in der
Gasphase beträgt zweckmäßig 0,05 bis 0,15 at, während die Phosphor- bzw. Arsenverbindung in
einem Anteil entsprechend 0,10 bis 0,20 at Partialdruck vorhanden sein soll. Der Partialdruck des
Wasserstoffs kann in dem Bereich von 0,70 bis 0,85 at liegen. Der Gesamtdruck in dem System kann
bis zu mehreren Atmosphären betragen, z. B. bei 1500 mm Hg liegen.

Der Partialdruck der Phosphor- oder Arsen- üblichen hitzebeständigen Stoffen, wie Quarz oder

hitzebeständigen Teilen und Teilen von Düsenmaschinen oder Strahltriebwerken, wie Turbinenschaufeln,
Leitflächen oder Düsen, die gewöhnlich hohen Temperaturen ausgesetzt werden. Infolge der
äußerst großen Härte des Produkts sind diese hergestellten Teile gegenüber der Einwirkung von
Abrieb- oder Schleifteilchen, wie Flugasche, die in den Hochtemperaturgasen einer Düsenmaschine vorhanden

was die Brauchbarkeit dieses Materials für Halbleiterzwecke anzeigt.
Zur Erzeugung von Galliumphosphid wurde ein Quarzrohrreaktor mit einem Einlaßsystem zur Einführung
eines Gasgemisches aus Phosphortrichlorid mit einem Partialdruck von 0,15, Galliumtrichlorid
mit einem Partialdruck von 0,05 und Wasserstoff mit einem Partialdruck von 0,80 verwendet. Der
Gesamtdruck in dem System betrug 15,20 mm. Das Reaktionssystem wurde auf einer Temperatur
von 11500C während einer Zeitdauer von 180 Minuten
gehalten. Während dieser Zeit wurden 17,61 g Galliumtrichlorid eingeführt und ergaben 5,03 g
Galliumphosphid, entsprechend einer Ausbeute von 50%. Das Röntgenbeugungsbild des Produkts zeigte
eine Zinkblendenstruktur mit einem Gitterparameter von O0 = 5,45 Ä. Das Produkt hatte eine
tieforange Färbung. Der Bandabstand des Galliumphosphids betrug 2,4 Elektronenvolt.
Indiumarsenid wurde bei einer Reaktionstemperatur von 900° C in einem Quarzrohr hergestellt,
in das einzelne Ströme der gasförmigen Reagenzien eingeführt wurden. Die relativen Anteile der Reagenzien
waren Indiumtrichlorid mit 0,1 at Partialdruck, Arsentrichlorid mit 0,20 at Partialdruck und Wasserstoff
mit 0,70 at Partialdruck (Gesamtdruck 760 mm). Zeitdauer der Reaktion: 240 Minuten; angewandte
Menge Indiumtrichlorid: 22,12 g. Das erhaltene feste Produkt bestand aus Indiumarsenid in einer
Ausbeute von 40%. Das Produkt wurde einer Röntgenstrahlenbeugungsanalyse unterworfen; es besitzt
eine Zinkblendenstruktur mit einem Gitterparameter von ciQ = 6,06 Ä. Der Bandabstand des
Produkts betrug etwa 0,35 Elektronenvolt.
Aluminiumarsenid wurde unter Verwendung eines Gasgemisches aus Arsentrichlorid mit einem Partialdruck
von 0,15 at, Aluminiumtrichlorid mit einem Partialdruck von 0,10 at und Wasserstoff mit einem
Partialdruck ν on 75 at hergestellt (Gesamtdruck 1 Atmosphäre). Dieses Gemisch wurde in ein
60 Quarzrohr eingeführt, das auf 1000° C gehalten wurde. Die Versuchsdauer betrug 200 Minuten;
struktur mil einem Gillerparameier von U0 — 5,62 Ä
während dieser Zeit sind 13,3 g Aluminiumtrichlorid in den Reaktor eingeführt, worden; es wurden
5.1 g Aluminiumarsenid, entsprechend einer Ausbeute von etwa 50%, erhalten. Das Produkt war
ein dunkelgraues mikrokristallines Material, das bei einer Röntgenstrahlenanalyse eine Zinkblendenzeigte.
Der Bandabstand des Produkts betrug etwa
2.2 Elektronenvolt.
Indiumphosphid wurde durch Umsetzung in der Dampfphase von Indiumtrichlorid mit einem Partialdruck
von 0,20 at, Phosphortrichlorid mit einem Partialdruck von 0,4 at und Wasserstoff mit einem
Partialdruck von 1,4 at hergestellt, wobei der Gesamtdruck in dem System 2 Atmosphären betrug.
Die gasförmigen Reagenzien wurden in ein Porzellanrohr eingeführt, das auf eine Temperatur von
1000° C während einer Reaktionszeit von 240 Minuten gehalten wurde. Während dieser Zeit wurden
22,1 g Indiumtrichlorid eingebracht und ergaben 5,83 g kristallines festes Indiumphosphid, entsprechend
einer Ausbeute von etwa 40%. Das dunkelgraue Produkt hatte einen Schmelzpunkt von etwa
1060° C. Bei Röntgenstrahlbeugungsanalyse zeigte das mikrokristalline Produkt eine Zinkblendenstruktur
mit einem Gitterparameter von Oq = 5,87 Ä.
Bei einem kleinen Kristall des Produkts wurde die elektrische Leitfähigkeit gemessen; es wurde
gefunden, daß sie der Anwesenheit von etwa 10 Teilen Verunreinigungen je Million Teilen Indiumphosphid
entsprach, was einen hohen Grad von Reinheit für Halbleiterzwecke darstellt. Der Bandabstand
betrug etwa 1,3 Elektronenvolt. Das Produkt zeigte auch elektrische Gleichrichtereigenschaften.
Claims (4)
1. Verfahren zur Herstellung von Phosphiden oder Arseniden der Elemente Bor, Aluminium,
Gallium und Indium aus der III. Gruppe des Periodischen Systems, dadurch gekennzeichnet,
daß man eine flüchtige Verbindung des betreffenden Elements der III. Gruppe mit einer flüchtigen
Verbindung des Phosphors oder Arsens in der Gasphase in Gegenwart von Wasserstoff bei
Temperaturen zwischen 500 und 1500° C umsetzt.
2. Verfahren nach Anspruch 1, dadurch gekennzeichnet, daß als flüchtige Verbindung
Halogenide, Hydride oder Alkylderivate verwendet werden.
3. Verfahren nach Anspruch 2, dadurch gekennzeichnet, daß bei Verwendung von Halogeniden
bei Temperaturen zwischen 800 und 1300° C gearbeitet wird.
4. Verfahren nach Anspruch 1 bis 3, dadurch gekennzeichnet, daß die flüchtige Verbindung
des Elements der III. Gruppe mit einem Partialdruck von 0,05 bis 0,1 at, die flüchtige Phosphoroder
Arsenverbindung mit einem Partialdruck von 0,1 bis 0,2 at und der Wasserstoff mit einem
Partialdruck von 0,7 bis 0,85 at angewendet wird.
