Abstract
Description
本願は、2015年2月27日に日本に出願された特願2015-037949号、および2016年2月2日に出願された特願2016-017804号に基づき優先権を主張し、その内容をここに援用する。
しかしながら、Ag及びAg合金は、製造プロセス及び使用中の環境の温度及び湿度、さらにはCl等による汚染等によって、光学特性や電気特性が劣化しやすいといった問題があった。
この特許文献1においては、SbとMgを適量添加することにより、耐環境性の向上を図っている。
そして、本願発明のAg合金スパッタリングターゲットにおいては、さらに、Sを0.5原子ppm以上200原子ppm以下の範囲で含有しているので、成膜されたAg合金膜の表面に硫化銀が形成されることになり、耐イオンマイグレーション性をさらに向上させることが可能となる。
この場合、Cu、Ti、Snから選択される2種以上の元素を含有しているので、成膜したAg合金膜の濡れ性がより向上し、膜が凝集することを抑制することができ、これにより、Ag合金膜の電気導電性を高いレベルで維持しつつ、耐イオンマイグレーション性を向上させることができる。
この場合、Agに標準電極電位の高い金属元素を添加することで、合金化したAgの標準電極電位が上昇し、Agのイオン化を抑制することで耐イオンマイグレーション性をさらに向上させたAg合金膜を成膜することができる。
この場合、硫化物の生成自由エネルギーが低い元素であるY、Nd、Ni、Mo、W、Zn、Ga、Al、Fe、Coの合計含有量が100質量ppm以下とされているので、S(硫黄)がこれらの元素と反応することで消費されることが抑制され、成膜されたAg合金膜の表面に確実に硫化銀を形成することができ、耐イオンマイグレーション性を確実に向上させたAg合金膜を成膜することができる。また、上述の元素の硫化物に起因してスパッタ時に異常放電やスプラッシュが発生することを抑制できる。
この場合、Agに対する固溶度が小さい元素であるNa、Si、V、Crの合計含有量が100質量ppm以下とされているので、これらの元素が粒界等に濃化したり化合物を形成したりすることを抑制でき、スパッタ時における異常放電の発生を確実に抑制することができる。
この構成のAg合金膜の製造方法によれば、得られるAg合金膜は、Cu、Sn、Sb、Mg、In、Tiから選択される1種又は2種以上の元素を含有しているので、膜の凝集が抑制され、耐熱湿性及び耐イオンマイグレーション性が向上することになる。また、Ag合金膜の表面に硫化銀が形成されることになり、耐イオンマイグレーション性を大幅に向上させることが可能となる。
本実施形態であるAg合金スパッタリングターゲットは、Ag合金膜を成膜する際に用いられるものである。ここで、本実施形態であるAg合金膜の製造方法によって得られるAg合金膜は、例えばタッチパネルや太陽電池、有機EL素子等の電子デバイスの導電膜及び配線膜として使用される。
本実施形態であるAg合金スパッタリングターゲットは、Cu、Sn、Sb、Mg、In、Tiから選択される1種又は2種以上の元素を合計で0.1原子%以上15.0原子%以下の範囲で含有し、さらに、Sを0.5原子ppm以上200原子ppm以下の範囲で含有し、残部がAg及び不可避不純物からなる組成、又は、前記の組成を有し、かつ、Agよりも標準電極電位の高い金属元素1種以上を0.1原子%以上かつCu、Sn、Sb、Mg、In、Tiの合計含有量との総計で15.0原子%以下の範囲で含有し、残部がAg及び不可避不純物からなる組成とされている。なお、S(硫黄)は、硫化銀(Ag2S)としてターゲット中に分散している。また、Ag合金スパッタリングターゲットにおいては、銀の平均結晶粒径が20μm以上200μm以下の範囲内とされている。
さらに、本実施形態では、前記不可避不純物のうちNa、Si、V、Crの合計含有量が100質量ppm以下とされている。
以下に、本実施形態であるAg合金スパッタリングターゲットの組成を上述のように規定した理由について説明する。
上述のCu、Sn、Sb、Mg、In、Tiといった元素は、成膜されたAg合金膜中において銀原子に対するピン留め効果を有し、熱や電気化学反応による膜の凝集・移動を抑制する作用効果を有する。これにより、Ag合金膜の耐熱湿性及び耐イオンマイグレーション性が向上することになる。
ここで、Cu、Sn、Sb、Mg、In、Tiから選択される1種又は2種以上の元素の合計含有量が0.1原子%未満では、上述の作用効果を奏功せしめることができないおそれがある。一方、Cu、Sn、Sb、Mg、In、Tiから選択される1種又は2種以上の元素の合計含有量が15.0原子%を超えると、成膜されたAg合金膜において抵抗が上昇し、電気伝導性が低下してしまうおそれがある。
このような理由から、本実施形態では、Ag合金スパッタリングターゲットにおけるCu、Sn、Sb、Mg、In、Tiから選択される1種又は2種以上の元素の合計含有量を0.1原子%以上15.0原子%以下の範囲内に設定している。
また、成膜されたAg合金膜の電気伝導性を確実に確保するためには、Cu、Sn、Sb、Mg、In、Tiから選択される1種又は2種以上の元素の合計含有量の上限を10.0原子%以下とすることが好ましく、5.0原子%以下とすることがさらに好ましい。
さらに、成膜されたAg合金膜の電気伝導性を確実に高いレベルで維持するためには、Cu、Ti、Snから選択される2種以上の元素を合計で1.0原子%以上10.0原子%以下の範囲で含有することが好ましい。
S(硫黄)は、成膜されたAg合金膜の表面に濃集して、Ag合金膜の最表面に薄い硫化銀被膜を形成し、耐イオンマイグレーション性を大幅に向上させる作用効果を有する。
ここで、Sの含有量が0.5原子ppm未満では、上述の作用効果を奏功せしめることができないおそれがある。一方、Sの含有量が200原子ppmを超えると、Ag合金膜の光学特性や電気特性が劣化するおそれがある。また、ターゲット内に硫化銀が必要以上に存在し、スパッタ時に異常放電が発生しやすくなるおそれがある。
このような理由から、本実施形態では、Ag合金スパッタリングターゲットにおけるSの含有量を0.5原子ppm以上200原子ppm以下の範囲内に設定している。
また、Ag合金膜の光学特性や電気特性の劣化を確実に抑制するとともに、異常放電の発生を抑制するためには、Sの含有量の上限を100原子ppm以下とすることが好ましく、50原子ppm以下とすることがさらに好ましい。
上述のAgより標準電極電位の高い金属元素(Pd、Pt、Au)は、Agと合金化することでAg合金の標準電極電位を上昇させる効果を有する。このため、Agのイオン化が抑制されることで耐イオンマイグレーション性をさらに向上させることができる。なお、Agのイオン化を抑制する効果により、Clによる電気化学的なAgへの腐食反応も抑制することができる。
このような理由から、本実施形態では、Ag合金スパッタリングターゲットにおけるAgより標準電極電位の高い金属元素1種以上の合計含有量を0.1原子%以上かつCu、Sn、Sb、Mg、In、Tiの合計含有量との総計で15.0原子%以下の範囲内に設定している。
また、成膜されたAg合金膜の電気伝導性を確実に確保するためには、Agより標準電極電位の高い金属元素の合計含有量の上限をCu、Sn、Sb、Mg、In、Tiの合計含有量との総計で10.0原子%以下とすることが好ましく、5.0原子%以下とすることがより好ましい。
不可避不純物のうちY、Nd、Ni、Mo、W、Zn、Ga、Al、Fe、Coといった元素は、硫化物生成自由エネルギーが低いことから、S(硫黄)と反応して硫化物を形成しやすい。このため、S(硫黄)が消費されてしまい、Ag合金膜の最表面に硫化銀被膜が形成されることが抑制され、耐イオンマイグレーション性を十分に向上させることができなくなるおそれがある。
このような理由から、本実施形態では、Ag合金スパッタリングターゲットにおいて、不可避不純物のうちY、Nd、Ni、Mo、W、Zn、Ga、Al、Fe、Coの合計含有量を100質量ppm以下に制限している。
なお、これらの元素の硫化物の形成を抑制し、確実に硫化銀被膜を形成して耐イオンマイグレーション性を向上させるためには、不可避不純物のうちY、Nd、Ni、Mo、W、Zn、Ga、Al、Fe、Coの合計含有量を50質量ppm以下とすることが好ましく、10質量ppm以下とすることがさらに好ましい。
不可避不純物のうちNa、Si、V、Crといった元素は、Agに対する固溶度が小さいため、Ag合金スパッタリングターゲットの結晶粒界に偏析し、例えば酸素と反応して酸化物が形成される。Ag合金スパッタリングターゲット中に酸化物が存在することにより、スパッタ中に異常放電及びスプラッシュが発生するおそれがある。また、Na、Si、V、Crといった元素は、成膜したAg合金膜においても結晶粒界に偏析しやすく、熱湿環境下において、これらの元素が酸化してAg合金膜の結晶性が低下し、耐環境性が低下するおそれがある。
このような理由から、本実施形態では、Ag合金スパッタリングターゲットにおいて、不可避不純物のうちNa、Si、V、Crの合計含有量を100質量ppm以下に制限している。
なお、異常放電回数をさらに抑制するためには、不可避不純物のうちNa、Si、V、Crの合計含有量を50質量ppm以下とすることが好ましく、10質量ppm以下とすることがさらに好ましい。
次に、本実施形態に係るAg合金スパッタリングターゲットの製造方法について説明する。
まず、溶解原料として、純度99.9質量%以上のAgと純度99.9質量%以上のCu、Sn、Sb、Mg、In、Ti、さらにAgより標準電極電位の高い金属元素として純度99.9質量%以上のPd、Pt、Auを準備する。なお、S(硫黄)は、純度99.9質量%以上の硫化銀(Ag2S)を用いた。
得られたAg合金インゴットに対して、冷間圧延及び熱処理を行った後、機械加工を施すことにより、本実施形態に係るAg合金スパッタリングターゲットが製造される。なお、Ag合金スパッタリングターゲットの形状に特に限定はなく、円板型、角板型でもよいし、円筒型でもよい。
本実施形態であるAg合金膜の製造方法は、上述した本実施形態であるAg合金スパッタリングターゲットを用いて成膜する。この製造方法によって成膜されたAg合金膜の膜厚は、特に制限はないが、透明導電膜として使用する場合には、5nm以上20nm以下の範囲とすることが好ましく、導電膜及び配線膜として使用する場合には、5nm以上500nm以下の範囲とすることが好ましい。
また、反射膜として使用する場合には、80nm以上500nm以下の範囲内とすることが好ましい。
このAg合金膜においては、その最表面に硫化銀(Ag2S)が被膜となって形成されており、この硫化銀被膜が保護膜として作用し、耐イオンマイグレーション性が向上する。
成膜する基板としては、ガラス板又は箔、金属板又は箔、樹脂板又は樹脂フィルム等を用いることができる。また、成膜時の基板の配置については、静止対向方式やインライン方式等を採用することができる。
そして、本実施形態であるAg合金スパッタリングターゲットにおいては、さらに、Sを0.5原子ppm以上200原子ppm以下の範囲で含有しているので、成膜されたAg合金膜の最表面に硫化銀の被膜が形成され、耐イオンマイグレーション性を大幅に向上させることができる。よって、微細化された配線パターン及び電極パターンにも適用可能である。
また、成膜したAg合金膜においても、これらの元素が結晶粒界に偏析することが抑制されることになり、Ag合金膜の耐環境性が低下することを抑制できる。
また、本実施形態では、Ag原料を硝酸又は硫酸等で浸出した後、所定のAg濃度の電解液を用いて電解精錬しているので、Ag原料中の不純物量が低減されており、不可避不純物量を上述のように制限したAg合金スパッタリングターゲットを製造することが可能となる。
例えば、本実施形態では、成膜されたAg合金膜を、例えばタッチパネルや太陽電池、有機EL素子等の電子デバイスの導電膜及び配線膜として使用されるものとして説明したが、これに限定されることはなく、その他の用途に用いてもよい。
また、Ag合金膜の膜厚については、本実施形態に限定されることはなく、使用用途に応じて適宜変更してもよい。
まず、溶解原料として、純度99.9質量%以上のAgと、純度99.9質量%以上のCu、Sn、Sb、Mg、In、Ti、さらにAgより標準電極電位の高い金属元素として純度99.9質量%以上のPd、Pt、Auを準備した。さらに、純度99.9質量%以上の硫化銀(Ag2S)を準備した。
ここで、不純物元素の含有量を低減させるために、Ag原料を硝酸又は硫酸で浸出した後、所定のAg濃度の電解液を用いて電解精製する方法を採用した。この精製方法でこれらの不純物が低減されたAg原料について、ICP法による不純物分析を実施し、Y、Nd、Ti、Ni、Mo、W、Zn、Ga、Al、Fe、Coの合計含有量が100質量ppm以下、及び、Na、Si、V、Crの合計含有量が100質量ppm以下であるAg原料を、スパッタリングターゲットの製造原料とした。
なお、本発明例27~29では、上述のように選別を行わなかったAg原料を用いてAg合金スパッタリングターゲットを製造した。
鋳造後のAg合金インゴットより分析用サンプルを採取し、そのサンプルをICP発光分光分析法により分析した。分析結果を表1-4に示す。
上述の本発明例及び比較例のAg合金スパッタリングターゲットを、無酸素銅製のバッキングプレートにインジウム半田を用いて半田付けしてターゲット複合体を作製した。
通常のマグネトロンスパッタ装置に、上述のターゲット複合体を取り付け、1×10-4Paまで排気した後、Arガス圧:0.5Pa、投入電力:直流1000W、ターゲット基板間距離:60mmの条件でスパッタを実施した。スパッタ時の異常放電回数は、MKSインスツルメント社製DC電源(RPDG-50A)のアークカウント機能により、放電開始から1時間の異常放電回数として計測した。評価結果を表5-8に示す。
上述の本発明例及び比較例のAg合金スパッタリングターゲットをスパッタ装置に装着し、下記の条件でAg合金膜を成膜した。
基板:洗浄済みガラス基板(コーニング社製イーグルXG)
到達真空度:5×10-5Pa以下
使用ガス:Ar
ガス圧:0.5Pa
スパッタリング電力:直流200W
ターゲット/基板間距離:70mm
膜厚:100nm
作製したAg合金膜にレジスト剤(東京応化工業株式会社製OFPR-8600)をスピンコーターにより塗布し、110℃でプリベーク後に露光し、その後、現像液(東京応化工業株式会社製NMD-W)によりパターンを現像し、150℃でポストベークを行った。これにより、Ag合金膜上に幅100μm、間隔100μmの櫛型配線パターンを形成した。その後、エッチング液(関東化学株式会社製SEA-5)を用いてエッチングを行い、レジスト剥離剤(東京応化工業株式会社製TOK-104)を行いてレジストを剥離した。このようにして、Ag合金膜を上述の櫛形配線パターン形状に加工し、測定試料とした。
また、本発明例25及び比較例14の測定試料のイオンマイグレーション評価結果の写真を図1Aおよび図1Bに示す。
得られたAg合金膜に、上述と同様な手順によってフォトリソグラフィーを実施し、幅100μm、長さ200μmの配線パターンを形成し、配線膜とした。
この配線膜を、ソースメータ2400(KEITHLEY社製)により、四端子法にて抵抗値の測定を行った。
なお、抵抗値の測定は、温度85℃、湿度85%の恒温恒湿槽中に100時間保持の恒温恒湿試験の前後で行い、その変化率を求めた。評価結果を表4-6に示す。なお、変化率の絶対値が小さいと熱湿環境下での特性の安定性が高く、耐熱湿性に優れている。
Cu、Sn、Sb、Mg、In、Tiから選択される1種又は2種以上の元素の合計含有量が15.0原子%を超える比較例2、4、6、8、10、12、17においては、Ag合金膜の配線抵抗が高く、配線膜として電気特性が不十分であった。
Cu、Sn、Sb、Mg、In、Tiの合計含有量と、Agより標準電極電位の高い元素(Pd、Pt、Au)の含有量の総計が15.0原子%を超える比較例13においては、Ag合金膜の配線抵抗が高く、配線膜として電気特性が不十分であった。
Sの含有量が0.5原子ppm未満とされた比較例14においては、イオンマイグレーション評価において短絡時間が6時間と短かった。また、図1Bに示すように、Ag合金の配線の間にAgが成長している様子が確認された。
Sの含有量が100原子ppmを超える比較例15においては、異常放電回数が89回と多くなっており、スパッタを安定して行うことができなかった。
また、Agより標準電極電位の高い元素(Pd、Pt、Au)を含有する本発明例27-31、42においては、より耐イオンマイグレーション性に優れることが確認された。
なお、不可避不純物のうちY、Nd、Ti、Ni、Mo、W、Zn、Ga、Al、Fe、Coの合計含有量、及び、Na、Si、V、Crの合計含有量が多い本発明例32-34においては、耐イオンマイグレーション性が若干劣ることが確認された。

- Cu、Sn、Sb、Mg、In、Tiから選択される1種又は2種以上の元素を合計で0.1原子%以上15.0原子%以下の範囲で含有し、さらに、Sを0.5原子ppm以上200原子ppm以下の範囲で含有し、残部がAg及び不可避不純物からなる組成とされていることを特徴とするAg合金スパッタリングターゲット。
- Cu、Ti、Snから選択される2種以上の元素を合計で1.0原子%以上10.0原子%以下の範囲で含有していることを特徴とする請求項1記載のAg合金スパッタリングターゲット。
- 標準電極電位がAgより高い金属元素の1種以上を合計で0.1原子%以上かつCu、Sn、Sb、Mg、In、Tiの合計含有量との総計で15.0原子%以下の範囲で含有していることを特徴とする請求項1又は請求項2記載のAg合金スパッタリングターゲット。

- 請求項1から請求項5のいずれか一項に記載されたAg合金スパッタリングターゲットによって成膜することを特徴とするAg合金膜の製造方法。
