Abstract
Description
本願発明においては、これらの問題を解明すると共に、スパッタリングターゲットの大口径化に伴う上記品質の維持及び製造プロセス上の提言と改良を行うものである。
1)特許文献1には、例えば、Al又はAl合金のターゲット材とバッキングプレートを接合する際に、インサート材としてAg又はAg合金を使用し、これらを装入した後、固相拡散させる技術が開示されている。
2)特許文献2には、スパッタリングターゲットとバッキングプレートとの接合面に、同心円状の凹凸を形成し、相互に嵌合した状態で、HIP、ホットプレス、固相拡散接合法によって接合する技術が開示されている。
4)特許文献4には、スパッタリングターゲットとバッキングプレートとの間に銅の微粉を介在させ、低温で接合する方法が開示されている。
6)特許文献6には、バッキングプレートの冷却面に凹凸を設けて表面積を増大させたスパッタリング装置が開示されている。
8)特許文献8には、高純度コバルトと銅合金製バッキングプレートとの拡散接合組立体で、厚さ0.8mm以上のアルミニウム又はアルミニウム合金板のインサート材を介して拡散接合する技術が開示されている。
10)特許文献10には、ターゲットとバッキングプレートをインサート材を介して固相拡散接合する際に、双方又は片方の面を、粗さRa0.01~3.0μmとなるように平坦化処理を施すことが記載されている。
12)特許文献12には、ターゲットとバッキングプレートの間に、銅、アルミニウム又はこれらの合金箔を、挟んでスパッタリングすることが記載されている。
1)450mmウエハ用スパッタリングターゲット-バッキングプレート接合体であって、スパッタリング中のターゲットの反りの発生による反り量が4mm以下であることを特徴とするスパッタリングターゲット-バッキングプレート接合体。
2)ターゲット全体の平均結晶粒径に対する各部位の平均結晶粒径のバラツキが±20%以内であることを特徴とする上記1)に記載のスパッタリングターゲット-バッキングプレート接合体。
3)ターゲット各部位の透磁率のバラツキが±5%以内であることを特徴とする上記1)に記載のスパッタリングターゲット-バッキングプレート接合体。
4)ロウ付け又は拡散接合したターゲット-バッキングプレート接合体であることを特徴とする上記1)~3)に記載のスパッタリングターゲット-バッキングプレート接合体。
5)スパッタリングターゲットが、銅、チタン、タンタル、タングステン又はこれらの合金から選択した材料であることを特徴とする上記1)~4)のいずれか一項に記載のスパッタリングターゲット-バッキングプレート接合体。
6)銅製、銅合金製、アルミ合金、チタン製又はチタン合金製のバッキングプレートであることを特徴とする上記1)~5)のいずれか一項に記載のスパッタリングターゲット-バッキングプレート接合体。
7)450mmウエハ用スパッタリングターゲット-バッキングプレート接合体の製造方法であって、銅、チタン、タンタル、タングステン又はこれらの合金から選択したスパッタリングターゲット材料と銅製、銅合金製、アルミ合金、チタン製又はチタン合金製のバッキングプレートを温度200~600°Cで接合することにより、スパッタリング中のターゲットの反りの発生による反り量を4mm以下とすることを特徴とするスパッタリングターゲット-バッキングプレート接合体の製造方法。
多くの場合、スパッタリングターゲットはバッキングプレートに接合し、かつ該バッキングプレートを冷却して、ターゲットの異常な温度上昇を防止し、安定したスパッタリングが可能なように構成されている。
さらに、スパッタリング装置の中で、バッキングプレートを冷却し、このバッキングプレートを介してターゲットにかかる熱衝撃を吸収させている。しかし、その冷却にも限界がある。特に問題となるのは、ターゲットとバッキングプレートとの熱膨張の差異による剥離又はターゲットの変形である。
このような問題の解決のため、バッキングプレートの強度を高める、あるいは材質を変更して熱応力を軽減させる等の対策をとることが考えられるが、ターゲットの材質との適合性の問題があり、これまで適切な解決方法が見出されていなかった。
本発明の450mmウエハ用スパッタリングターゲット-バッキングプレート接合体は、スパッタリング中のターゲットの反りの発生による反り量が4mm以下であるスパッタリングターゲット-バッキングプレート接合体に関する。反り量は、好ましくは3mm以下である。
また、Cuではターゲットの各部位での平均結晶粒径を100μm以下、Tiターゲットではターゲットの各部位での平均結晶粒径を50μm以下とするのが好ましい。
それぞれ、平均結晶粒径が100μm、50μmを超えるような粗大結晶粒では各結晶粒からの原子の放出特性の違いが顕著化し、ユニフォーミティの不良が生じやすいためである。それぞれ、ターゲットの各部位での平均結晶粒径を50μm以下、20μm以下とすることが、特に好ましい。
また、接合界面には、Ni、Zn、Ag、Cu、Al、Cr、In、Sn又はこれらを主成分とする合金の介在層を介して接合することも可能である。これは、スパッタリングターゲット-バッキングプレート接合体の歪の発生を抑制するのに有効である。
下記の実施例で説明するように、ターゲットの反りは、多くの場合、スパッタリング中のプラズマの発生により、ターゲット表面の温度が上昇することに起因する。バッキングプレートは冷却しているが、ターゲットとバッキングプレートの熱膨張の差異によって発生する。
ターゲットの大口径化による品質の維持を確認するため、φ600mmのCu、Ti、Ta、Ni、Co、Wターゲットを作製した。ターゲット作製は、出発原料として純度6N-Cu、4N5-Ti、4N5-Ta、5N-Ni、5N-Co、5N-Wの各インゴットまたは粉末を用いた。
ただし、結晶粒径のバラツキを抑えるため、圧延時に均一な加工歪みが入るような条件、温度分布を均一にする熱処理条件を選択した。たとえば、Tiインゴットを750℃で熱間加工し、その後、400℃で加工比を1.5として温間加工を行い、600℃で1時間ターゲット全体に均一な熱処理を施した。
各ターゲットを図4に示すように、直行座標上、外周、r/2、中心の計9ヶ所からサンプリングし、エッチング面の光学顕微鏡観察によって組織評価を行った。また、X線回折測定による結晶配向の評価も行った。
スパッタリング中、ターゲットには高エネルギーが照射されるため、ターゲット表面は高温に加熱される。一方、バッキングプレート側は水冷されているため、ターゲット表面とバッキングプレート冷却水面とに大きな温度差が生じ、熱膨張差からターゲットに反りが発生する。そこで、スパッタリング時にターゲットが受ける熱影響(加熱と冷却)を再現し、この状況下で、変形挙動を調べ、300mmウエハ対応ターゲットと450mmウエハ対応ターゲットの比較を行った。
(450mmウエハ対応スパッタリングターゲットの形状と重量)
スパッタリングターゲットの形状は、各スパッタリング装置メーカーのデザインに拠るところが大きいが、300mmウエハ用ターゲットの場合、ターゲットの形状は概ねφ400mm~450mm×6mm~12mmtである。
表1に、Cu、Ti、Ta、Ni、Co、Wターゲットの重量変化を示す。以下、450mmウエハ対応ターゲットの形状は、φ600mmのサイズについて説明する。
300mmウエハ用ターゲットでは、いずれの材料も50kg以下(バッキングプレート重量含み)であるが、450mmウエハ用ターゲット対応では100kg近い重量となり、ターゲット製造プロセスやターゲットを使用する際のハンドリング方法は工夫が必要となる。
(純度)
ターゲット素材の純度は、成膜された膜の特性に大きな影響を与える重要な因子である。Na、K等のアルカリ金属やFe、Cu、Ni等の遷移金属はSi中に拡散すると電気的特性が変化するためデバイス安定化の妨げになる。また、U、Th等の放射性素はα線によるデバイスの誤操作の原因となる可能性があることが知られている。
CuやTiの様な溶解プロセスで作製する材料では、電解あるいは真空溶解工程で不純物の精製が行われる。真空溶解により作製するインゴットは通常、ターゲットを複数枚作製できる重量であるため、ターゲット形状が450mmウエハ対応となっても純度への影響はないと考えられる。今回の試験に用いた材料の不純物分析値を表2に示す。
ターゲットの組織や結晶配向はスパッタリング成膜時の成膜速度や膜のユニフォーミティに大きな影響を与える。特に結晶面方位により成膜速度は異なるため、ユニフォーミティの良好な成膜を行うためには、ターゲットの面方位が揃っているか、ランダムに均一分散していることが好ましく、結晶粒径は微細かつ均一であることが要求される。また、磁性を持つターゲットの場合、その透磁率も影響を与える因子である。
そこで、300mmウエハ用ターゲットの製造条件に倣って、450mmウエハ対応ターゲットを作製し、結晶組織、結晶配向および透磁率の評価を行った。ただし、結晶粒径のバラツキを抑えるため、圧延時に均一な加工歪みが入るような条件及び温度分布を均一にする熱処理条件を選択した。
同様にXRD測定による結晶配向を確認したが、300mm用ターゲットとの差はなくサンプリング位置による変動もなかった。

機械加工後のターゲット表面には微細な加工屑や加工工具からの汚染、表面近傍の加工歪み層が残留する。この様なターゲット表面の汚染、歪み層の残留はスパッタリング初期の成膜特性に大きな影響を及ぼし、特性が安定するまでのBurn-in timeを長くする。
従って、Burn-in timeの短縮にターゲット表面の清浄化、歪み層除去が重要となる。ターゲット表面の清浄化、歪み層除去方法は、通常、表面の研磨および超音波洗浄によって行われている。ターゲットの大口径化に伴い研磨条件や超音波洗浄の条件を最適化する必要があるが、技術的な困難さは比較的小さいと思われる。
ターゲットとしてCu、Ti、Ta、Ni、Co、Wを使用し、バッキングプレート材質に無酸素銅(OFC)を使用した時の、スパッタリング時にターゲットが受ける熱影響(加熱と冷却)を再現し、この状況下で、変形挙動すなわち反りの挙動を調べた。図2に、ターゲットの反りを測定した結果を示す。
Tiターゲットの場合は、300mmウエハ対応では、中心部分で約0.7mmであるのに対して450mmウエハ対応では約2.6mmであった。
Taターゲットの場合は、300mmウエハ対応では、中心部分で約0.5mmであるのに対して450mmウエハ対応では約1.7mmであった。
Niターゲットの場合は、300mmウエハ対応では、中心部分で約0.6mmであるのに対して450mmウエハ対応では約2.1mmであった。
Coターゲットの場合は、300mmウエハ対応では、中心部分で約0.6mmであるのに対して450mmウエハ対応では約2.0mmであった。
Wターゲットの場合は、300mmウエハ対応では、中心部分で約0.3mmであるのに対して450mmウエハ対応では約1.0mmであった。
スパッタリング中に発生するターゲットの反りは、プラズマでイオン化されたAr粒子の衝突によりターゲット表面の温度が上昇すること、およびターゲット材とバッキングプレート材の熱膨張率差によって起こる。
Claims (7)
- 450mmウエハ用スパッタリングターゲット-バッキングプレート接合体であって、スパッタリング中のターゲットの反りの発生による反り量が4mm以下であることを特徴とするスパッタリングターゲット-バッキングプレート接合体。
- ターゲット全体の平均結晶粒径に対する各部位の平均結晶粒径のバラツキが±20%以内であることを特徴とする請求項1に記載のスパッタリングターゲット-バッキングプレート接合体。
- ターゲット各部位の透磁率のバラツキが±5%以内であることを特徴とする請求項1に記載のスパッタリングターゲット-バッキングプレート接合体。
- ロウ付け又は拡散接合したターゲット-バッキングプレート接合体であることを特徴とする請求項1~3のいずれか一項に記載のスパッタリングターゲット-バッキングプレート接合体。
- スパッタリングターゲットが、銅、チタン、タンタル、ニッケル、コバルト、タングステン又はこれらの合金から選択した材料であることを特徴とする請求項1~4のいずれか一項に記載のスパッタリングターゲット-バッキングプレート接合体。
- 銅製、銅合金製、アルミ合金、チタン製又はチタン合金製のバッキングプレートであることを特徴とする請求項1~5のいずれか一項に記載のスパッタリングターゲット-バッキングプレート接合体。
- 450mmウエハ用スパッタリングターゲット-バッキングプレート接合体の製造方法であって、銅、チタン、タンタル、ニッケル、コバルト、タングステン又はこれらの合金から選択したスパッタリングターゲット材料と銅製、銅合金製、アルミ合金、チタン製又はチタン合金製のバッキングプレートを温度200~600°Cで接合することにより、スパッタリング中のターゲットの反りの発生による反り量を4mm以下とすることを特徴とするスパッタリングターゲット-バッキングプレート接合体の製造方法。
