Abstract
Description
本願は、2016年10月7日に、日本に出願された特願2016-199009号に基づき優先権を主張し、その内容をここに援用する。
そこで、上述の配線膜の微細化および薄膜化にともない、Al又はAl合金よりも比抵抗の低い材料である銅を用いた配線膜が提供されている。
上述のスパッタリングターゲットとしては、例えば特許文献1に示すような平板型スパッタリングターゲットや、特許文献2、3に示すような円筒型スパッタリングターゲットが提案されている。
最近では、基板の大型化が図られており、上述の円筒型スパッタリングターゲットにおいては従来にも増して長寿命化が求められている。
ここで、特許文献2,3に記載されているように、冷間加工(拡径加工)を行った場合には、加工時に反りや曲がりが発生するため、これらを矯正するために外周面及び内周面を切削する必要があった。このため、肉厚の円筒型スパッタリングターゲットを提供することが困難であった。
さらに、純銅の熱間押出材においては、比較的軟らかいため、曲がりや偏肉が発生しやすい。また、再結晶温度が低いために軸線方向で再結晶の進行具合にばらつきが生じ、特性が安定しない。このため、冷間加工を行うことなく熱間押出材をスパッタリングターゲットとして使用することができなかった。
なお、本発明における銅の純度は、O,H,N,S,Cのガス成分を除く数値である。
また、Alの含有量が0.5massppm以下、Siの含有量が1massppm以下、Cの含有量が1massppm以下、Oの含有量が2massppm以下、Hの含有量が1massppm以下、Sの含有量が5massppm以下とされているので、これらの不純物に起因する異常放電の発生を抑制することができる。
この場合、Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの中から選択される1種又は2種以上を合計で10massppm以上含有しているので、結晶粒径の微細化を図ることができ、平均結晶粒径及びビッカース硬度のばらつきを抑制することができる。一方、Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの中から選択される1種又は2種以上の合計含有量が50massppm以下に制限されているので、これらの元素に起因する異常放電の発生を抑制することができる。
この場合、酸不溶解残渣物の重量比が0.2massppm以上1.5massppm以下の範囲とされ、5μm以上の残渣物の個数が15000個/Cu1g以下に制限されているので、成膜時におけるパーティクルの発生を抑制することができる。
この場合、外径が140mm以上200mm以下、内径が80mm以上140mm以下とされているので、肉厚が厚く、円筒型スパッタリングターゲットの長寿命化を図ることができる。また、最大曲がり量が1.5mm以下とされているので、切削加工によって肉厚が薄くなることを抑制できる。
本実施形態に係る円筒型スパッタリングターゲット用熱間押出素材10は、ガラス基板等に銅からなる薄膜(配線膜)をスパッタによって成膜する際に用いられる円筒型スパッタリングターゲットの素材となるものである。
ここで、円筒型スパッタリングターゲット用熱間押出素材10の外周面が、円筒型スパッタリングターゲットにおいてスパッタ面とされる。
さらに、本実施形態では、Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの中から選択される1種又は2種以上を合計で10massppm以上50massppm以下の範囲内とされている。
なお、本実施形態では、軸線O方向の一端部及び他端部は、それぞれの端面から軸線O方向に沿って、円筒型スパッタリングターゲット用熱間押出素材10の中心に向けて、100mmの位置とした。また、中間部は、軸線O方向長さの中心位置とした。
ここで、上述の酸不溶解残渣物の評価は、以下に示す手順で実施される。
残渣物を捕集したフィルタを秤量し、残渣物の残渣質量を測定する。そして、溶解した試料の重量に対する残渣物の重量の割合を算出する。以上により、円筒型スパッタリングターゲット用熱間押出素材10を硝酸溶液に加熱溶解して得られる酸不溶解残渣物の量(重量比)が測定される。
以上により、円筒型スパッタリングターゲット用熱間押出素材10におけるCu1g当たりの粒径5μm以上の酸不溶解残渣物の個数が測定される。
この最大曲がり量は、以下のように測定される。図2に示すように、水平かつ平らな定盤20の上に円筒型スパッタリングターゲット用熱間押出素材10を、円筒型スパッタリングターゲット用熱間押出素材10の軸線Oが定盤20の表面と平行になるように載置し、定盤20との隙間Sの最大値を隙間ゲージを用いて測定する。この隙間Sの測定を円筒型スパッタリングターゲット用熱間押出素材10の周方向に沿って90°間隔で4箇所実施した平均値を「最大曲がり量」とする。
配線膜(銅膜)をスパッタにて成膜する場合、異常放電(アーキング)を抑えるために不純物を極力低減することが好ましい。ここで、銅の純度が99.99mass%未満の場合には、不純物を起因とした異常放電が多発し、安定して成膜することができないおそれがある。一方、銅の純度が99.9995mass%を超える場合には、複雑な精製処理が必要となり、製造コストが大幅に上昇することを抑制することができる。
ここで、本実施形態における銅の純度は、O,H,N,S,Cのガス成分を除く数値である。
すなわち、O,H,N,S,Cの含有量は、O:不活性ガス融解-赤外線吸収法、H:不活性ガス融解-熱伝導度法、N:不活性ガス融解-熱伝導度法、S:グロー放電質量分析法、C:燃焼-赤外線吸収法を用いてそれぞれ測定するが、銅の純度を算出する際、O,H,N,S,Cの含有量は減じず、それ以外の元素の含有量を減じて、銅の純度を算出した。
Alは、酸化物、炭化物、窒化物等を形成しやすい元素であることから、スパッタリングターゲット内に異物として残存しやすい傾向にある。
そこで、本実施形態では、Alの含有量を0.5massppm以下に制限することで、Cuの純度が99.99mass%以上であっても、成膜時の異常放電(アーキング)の発生を抑制している。なお、Alの含有量は0.2massppm以下とすることがさらに好ましい。Alの含有量の下限値は限定されないが、0.001massppmであってもよく、より好ましくは0massppmであってもよい。Alの含有量は、グロー放電質量分析装置(VG Elemental社製VG-9000型)を用いて、ASTMの分析手順に準じて測定される。
Siは、酸化物、炭化物、窒化物等を形成しやすい元素であることから、スパッタリングターゲット内に異物として残存しやすい傾向にある。
そこで、本実施形態では、Siの含有量を1massppm以下に制限することで、Cuの純度が99.99mass%以上であっても、成膜時の異常放電(アーキング)の発生を抑制している。なお、Siの含有量は0.8massppm以下とすることがさらに好ましい。Siの含有量の下限値は限定されないが、0.001massppmであってもよく、より好ましくは0massppmであってもよい。Siの含有量は、グロー放電質量分析装置(VG Elemental社製VG-9000型)を用いて、ASTMの分析手順に準じて測定される。
Cは、他の不純物元素と反応して炭化物を形成し、スパッタリングターゲット内に異物として残存しやすい。また、Cは、単体としてもスパッタリングターゲット内に残存しやすいため、異常放電(アーキング)を誘発するおそれがある。
そこで、本実施形態では、Cの含有量を1massppm以下に制限することで、成膜時の異常放電(アーキング)の発生を抑制している。なお、Cの含有量は0.8massppm以下とすることがさらに好ましい。Cの含有量の下限値は限定されないが、0.1massppmであってもよく、より好ましくは0massppmであってもよい。Cの含有量は、LECO社製CSLS600を用いて、燃焼-赤外線吸収法(JIS Z 2615に準ずる)にて測定される。
スパッタリングターゲットで成膜する場合、真空中雰囲気で実施されることから、これらのガス成分が多く存在していると、成膜時に真空度を下げ、異常放電(アーキング)を誘発するおそれがある。また、異常放電によってパーティクルが発生し、高純度銅膜の品質が劣化してしまうおそれがある。
そこで、本実施形態では、Oの含有量を2massppm以下、Hの含有量を1massppm以下に制限している。なお、Oの含有量は1massppm以下、Hの含有量は0.8massppm以下とすることがさらに好ましい。Oの含有量の下限値は限定されないが、0.5massppmであってもよく、より好ましくは0massppmであってもよい。Oの含有量は、LECO社製TCEN600を用いて、不活性ガス融解-赤外線吸収法(JIS H 1067)にて測定される。Hの含有量の下限値は限定されないが、0.5massppmであってもよく、より好ましくは0massppmであってもよい。Hの含有量は、LECO社製RHEN602を用いて、不活性ガス融解-熱伝導度法(JIS Z 2614に準ずる)にて測定される。
Sは、他の不純物元素と反応して硫化物を形成し、スパッタリングターゲット内に異物として残存しやすい元素である。また、単体で存在している場合、成膜時にガス化及びイオン化し、真空度を下げ、異常放電(アーキング)を誘発するおそれがある。
そこで、本実施形態では、Sの含有量を5massppm以下に制限している。なお、Sの含有量は4massppm以下とすることがさらに好ましい。Sの含有量の下限値は限定されないが、0.01massppmであってもよく、より好ましくは0massppmであってもよい。Sの含有量は、グロー放電質量分析装置(VG Elemental社製VG-9000型)を用いて、ASTMの分析手順に準じて測定される。
上述のAg、As、Pb、Sb、Bi、Cd、Sn、Ni、Feといった元素は、結晶粒を微細化させる作用を有する。一方、上述の元素が多く存在すると、成膜時においてパーティクルが多く発生し、安定して成膜を行うことができないおそれがある。上述の元素の含有量は、必要に応じて元素添加量を調整して決定する。
このため、本実施形態である円筒型スパッタリングターゲット用熱間押出素材10において、結晶粒径の微細化を図るためには、上述の元素を合計で10massppm以上50massppm以下の範囲内で含有することが好ましい。なお、結晶粒径の微細化効果を確実に奏功せしめるためには、Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの中から選択される1種又は2種以上の合計含有量の下限を15massppm以上とすることが好ましく、20massppm以上とすることがさらに好ましい。また、パーティクルの発生を的確に抑制するためには、Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの中から選択される1種又は2種以上の合計含有量の上限を45massppm以下とすることが好ましく、40massppm以下とすることがさらに好ましい。
Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの含有量は、グロー放電質量分析装置(VG Elemental社製VG-9000型)を用いて、ASTMの分析手順に準じて測定される。
スパッタレートは、結晶方位によって異なることから、スパッタが進行するとスパッタ面に、上述のスパッタレートの違いに起因して結晶粒に応じた凹凸が生じることになる。
ここで、平均結晶粒径が110μmを超えると、スパッタ面に生じる凹凸が大きくなり、凸部に電荷が集中して異常放電が発生しやすくなる。一方、平均結晶粒径を10μm未満とするためには、製造コストが大幅に上昇してしまう。
このため、本実施形態においては、平均結晶粒径を10μm以上110μm以下の範囲内に規定している。なお、スパッタが進行した際のスパッタ面の凹凸を抑えて異常放電を確実に抑制するためには、平均結晶粒径を100μm以下とすることが好ましく、80μm以下とすることがさらに好ましい。また、製造コストの大幅の上昇を抑制するためには、平均結晶粒径を20μm以上とすることが好ましく、30μm以上とすることがさらに好ましい。
本実施形態である円筒型スパッタリングターゲット用熱間押出素材10において、ビッカース硬度が100Hvを超える場合には、結晶粒内の内部ひずみが大きくなって、スパッタ時における2次電子の発生状況が不安定となり、成膜を安定して行うことができないおそれがある。また、内部ひずみによってスパッタレートが不均一になり、スパッタ面に凹凸が生じ、マイクロアーク放電回数が増大してしまうおそれがある。一方、ビッカース硬度が40Hv未満の場合には、結晶粒径が粗大化することから、スパッタが進行した際にスパッタ面の凹凸が生じ、異常放電が発生しやすくなる。
このような理由から、本実施形態においては、ビッカース硬度を40Hv以上100Hv以下の範囲内に規定している。なお、結晶粒径が粗大化を抑えて異常放電を確実に抑制するためには、ビッカース硬度の下限を45Hv以上とすることが好ましく、50Hv以上とすることがさらに好ましい。また、スパッタレートを均一化して膜厚のばらつきやマイクロアーク放電を確実に抑制するためには、スパッタ面におけるビッカース硬度の上限を95Hv以下とすることが好ましく、90Hv以下とすることがさらに好ましい。
ビッカース硬度は、平均結晶粒径を測定したのと同様の全36か所において、JIS Z 2244に準拠したビッカース硬さ試験機にて測定して得る。
本実施形態である円筒型スパッタリングターゲット用熱間押出素材10において、酸不溶解残渣物が存在すると、この酸不溶解残渣物が起因となって異常放電が発生しやすくなるおそれがある。特に、粒径が5μm以上の残渣物は、電荷が集中しやすく、異常放電の原因となる。
このため、本実施形態では、酸不溶解残渣物の重量比を1.5massppm以下に規定し、粒径が5μm以上の残渣物の個数を15000個/Cu1g以下に制限している。
なお、異常放電の発生をさらに抑制するためには、酸不溶解残渣物の重量比を1.2massppm以下、粒径が5μm以上の残渣物の個数を12000個/Cu1g以下とすることが好ましい。
残渣物の重量比の下限値は特に限定されないが、0.5massppmであり、粒径が5μm以上の残渣物の個数の下限値を500個/Cu1gとしてもよい。
本実施形態である円筒型スパッタリングターゲット用熱間押出素材10において、最大曲がり量が大きくなると、切削加工時の切削代が多くなり、肉厚の円筒型スパッタリングターゲットを製造することができなくなるおそれがある。また、歩留まりが低下し、製造コストが大幅に上昇してしまうおそれがある。
このため、本実施形態では、最大曲がり量を1.5mm以下に規定している。なお、切削加工時の切削代を的確に削減するためには、最大曲がり量を1.2mm以下とすることが好ましく、1.0mm以下とすることがさらに好ましい。最大曲がり量の下限値は特に限定されないが0.1mmとしてもよい。
本実施形態においては、所定の組成の鋳塊を鋳造する溶解鋳造工程S01と、この鋳塊に対して熱間押出加工を行って円筒型スパッタリングターゲット用熱間押出素材10を製造する熱間押出工程S02と、得られた円筒型スパッタリングターゲット用熱間押出素材10に対して機械加工を行う機械加工工程S03と、を備えている。
ここで、溶解鋳造工程S01においては、Al及びSiといった不純物元素を低減するために、銅溶湯が通過する樋内に酸素を供給して酸化物を生成させて固形物として除去した後、銅溶湯の脱酸処理を行う。また、本実施形態においては、不純物元素の挙動が安定する鋳造開始から5t以降で製品鋳塊を採取する構成とされている。
ここで、本実施形態では、熱間押出温度を500℃以上600℃以下の範囲内に設定している。熱間押出温度はより好ましくは520℃以上580℃以下である。また、押出後にヒータ等の加熱手段を備えた均熱ゾーンで均熱処理を行い、その後、急冷処理する。
均熱ゾーンにおける保持温度は530℃以上600℃以下の範囲内、保持時間を1min以上15min以下の範囲内に設定している。保持温度はより好ましくは540℃以上580℃以下であり、保持時間は2min以上10min以下である。また、急冷処理における冷却速度は30℃/min以上60℃/min以下の範囲内に設定している。冷却速度はより好ましくは、35℃/min以上55℃/min以下である。
そして、本実施形態においては、上述の円筒型スパッタリングターゲット用熱間押出素材10に対して機械加工を行い、所定のサイズの円筒型スパッタリングターゲットを製造する。すなわち、本実施形態では、円筒型スパッタリングターゲット用熱間押出素材10に対して冷間加工を行うことなく、円筒型スパッタリングターゲットを製造している。
ここで、円筒型スパッタリングターゲットは、スパッタ装置内で軸線を中心に回転して使用され、その外周面がスパッタ面として利用される。
以上のように、冷間加工(拡径加工)を行う必要がないため、肉厚が厚い円筒型スパッタリングターゲットを得ることができ、長寿命化を図ることができる。
一方、Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの中から選択される1種又は2種以上の合計含有量が50massppm以下に制限されているので、これらの元素に起因する異常放電の発生を抑制することができる。
さらに、最大曲がり量が1.5mm以下とされているので、切削加工によって肉厚が薄くなることを抑制できる。
例えば、本実施形態では、円筒型スパッタリングターゲット用熱間押出素材のサイズは、本実施形態に例示したものに制限されることはなく、他のサイズとしてもよい。
まず、縦型連続鋳造機により、純度99.99mass%以上の電気銅を原料として、表1に示す組成の銅からなる円柱状の鋳塊を製出した。原料となる電気銅を溶解鋳造前に成分を分析して用いることにより、Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの含有量を調整した。また、必要に応じて、Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feを溶湯に添加して含有量を調整した。このとき、本発明例1-18及び比較例1では、実施形態に記載したようにAl及びSiの不純物除去処理を実施した。一方、比較例2,3では、不純物除去処理を実施しなかった。
なお、本発明例1-18においては、押出後に均熱ゾーン(保持温度580℃、保持時間5min)を通過させ、その後、表2に示す冷却速度で冷却した。一方、比較例1-3においては、均熱ゾーンを設けずに、押出後に表2に示す冷却速度で冷却した。
上述の円筒型スパッタリングターゲット用熱間押出素材、及び、円筒型スパッタリングターゲットについて、以下のような評価を実施した。
O,H,Cを除く不純物元素(Al、Si、及びS)及びAg、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの各元素の分析は、グロー放電質量分析装置(VG Elemental社製VG-9000型)を用いて実施した。分析手順は、ASTMに準じて実施した。
Oの分析は、不活性ガス融解-赤外線吸収法(JIS H 1067)によって実施した。具体的には、LECO社製TCEN600を用いて、JIS Z 2613に準じて分析を実施した。
Hの分析は、不活性ガス融解-熱伝導度法によって実施した。具体的には、LECO社製RHEN602を用いてJIS Z 2614に準じて分析を実施した。
Cの分析は、燃焼-赤外線吸収法によって実施した。具体的には、LECO社製CSLS600を用いてJIS Z 2615に準じて分析を実施した。
表1に示す銅純度は、得られた円筒型スパッタリングターゲット用熱間押出素材100mass%から、ガス成分以外の各元素含有量の合計量と、Al及びSiの含有量を減じた値である。
図1に示すように、軸線方向の一端部(A)、中間部(B)及び他端部(C)の軸線方向に直交する3つの断面の周方向の4つの位置(1,2,3,4)で、表層部(a)、表層部から径方向に1/4位置(b)、表層部から径方向に1/2位置(c)の3つの位置の全36か所で結晶粒径を測定し、平均結晶粒径を算出した。なお、結晶粒径の測定は、光学顕微鏡を使用してミクロ組織観察を行い、JIS H 0501:1986(切断法)に基づき測定した。評価結果を表2に示す。
図1に示すように、軸線方向の一端部(A)、中間部(B)及び他端部(C)の軸線方向に直交する3つの断面の周方向の4つの位置(1,2,3,4)で、表層部(a)、表層部から径方向に1/4位置(b)、表層部から径方向に1/2位置(c)の3つの位置の全36か所でビッカース硬度を測定し、平均値を算出した。なお、ビッカース硬度は、JIS Z 2244に準拠してビッカース硬さ試験機にて測定を行った。評価結果を表2に示す。
測定試料を硝酸にてエッチング処理を行い、表面に付着した不純物を除去した。次いで、100gの試料を秤量した。この試料を硝酸溶液に加熱溶解した。加熱温度は60℃とした。この作業を繰り返し行った。次に、室温まで冷却し、そしてフィルタでろ過して残渣を捕集した。
ここでは、ポリカーボネイトフィルタ(孔径0.4μm)を用いてろ過を行った。この残渣物を捕集したポリカーボネイトフィルタをクリーンルーム内で電子秤を用いて残渣物の残渣重量を測定し、酸不溶解残渣物の重量比を算出した。評価結果を表2に示す。
得られた円筒型スパッタリングターゲットを用いて、以下の条件でスパッタ試験を実施し、スパッタ装置に付属されたアーキングカウンターを用いて、異常放電回数をカウントした。なお、雰囲気ガスとして、「Arガス」、及び、「N2ガス」の2条件でスパッタ試験を実施した。評価結果を表2に示す。

雰囲気ガス組成:Arガス/N2ガス
円筒型スパッタリングターゲット用熱間押出素材に機械加工を実施した際に、表面を目視にて観察し、キズや表面の凹凸を確認した。ここで、手直し不要なキズ又はムシレであり、深さ0.5mm以内及び長さ5mm以内であるものをAとし、深さ0.5mm超又は長さ5mm超であるものをBとした。評価結果を表2に示す。
上述の実施形態及び図2に示した方法により、円筒型スパッタリングターゲット用熱間押出素材の最大曲がり量を測定した。評価結果を表2に示す。
比較例2、3においては、不純物であるAl,Siの含有量、及び、ガス成分であるC,O,H,Sの含有量が、本発明の範囲を超えており、酸不溶残渣の個数が多く異常放電の発生回数が非常に多くなった。また、切削加工時にムシレが多く発生した。
以上のことから、本発明例によれば、肉厚が厚く長寿命化を図ることができ、さらに異常放電の発生を抑制して安定して成膜を行うことができる円筒型スパッタリングターゲット用熱間押出素材を提供可能であることが確認された。
Claims (5)
- 銅の純度が99.99mass%以上99.9995mass%以下の範囲内とされた円筒型スパッタリングターゲット用熱間押出素材であって、
Alの含有量が0.5massppm以下、Siの含有量が1massppm以下、Cの含有量が1massppm以下、Oの含有量が2massppm以下、Hの含有量が1massppm以下、Sの含有量が5massppm以下とされ、
軸線方向の一端部、中間部及び他端部の前記軸線方向に直交する3つの断面において周方向の4つの位置で表層部、表層部から径方向に1/4位置、表層部から径方向に1/2位置の3つの位置の全36か所で測定した平均結晶粒径が10μm以上110μm以下の範囲内とされ、ビッカース硬度が40Hv以上100Hv以下の範囲内とされていることを特徴とする円筒型スパッタリングターゲット用熱間押出素材。 - Ag、As、Pb、Sb、Bi、Cd、Sn、Ni、Feの中から選択される1種又は2種以上を合計で10massppm以上50massppm以下の範囲内で含有することを特徴とする請求項1に記載の円筒型スパッタリングターゲット用熱間押出素材。
- 酸不溶解残渣物の重量比が1.5massppm以下であり、粒径が5μm以上の残渣物の個数が15000個/Cu1g以下であることを特徴とする請求項1又は請求項2に記載の円筒型スパッタリングターゲット用熱間押出素材。
- 外径が140mm以上200mm以下、内径が80mm以上140mm以下、長さが900mm以上4000mm以下であり、
最大曲がり量が1.5mm以下であることを特徴とする請求項1から請求項3のいずれか一項に記載の円筒型スパッタリングターゲット用熱間押出素材。 - 銅の純度が99.99mass%以上99.9995mass%以下、Alの含有量が0.5massppm以下、Siの含有量が1massppm以下、Cの含有量が1massppm以下、Oの含有量が2massppm以下、Hの含有量が1massppm以下、Sの含有量が5massppm以下とされた鋳塊を得る溶解鋳造工程と、
前記鋳塊に対して熱間押出加工を行って円筒型スパッタリングターゲット用熱間押出素材を得る熱間押出工程と、
前記円筒型スパッタリングターゲット用熱間押出素材に対して機械加工する機械加工工程と、
を備えていることを特徴とする円筒型スパッタリングターゲットの製造方法。
