Description

電子部品及びその製造方法
 本発明は、熱硬化性樹脂からなる枠状の支持体を介して基板と蓋体とが接合されている電子部品及びその製造方法に関する。
 弾性表面波フィルタ装置などでは、弾性表面波フィルタ素子が臨む中空部を有するパッケージ構造が採用されている。そこで、小型化を進めるために、ウェハーレベル・チップサイズパッケージ(WLCSP)の開発が進んでいる。WLCSPでは、パッケージの平面形状の大きさが、弾性表面波素子チップと同等とされている。
 例えば下記の特許文献1には、このような弾性表面波装置の一例が開示されている。図9に示すように、特許文献1に記載の弾性表面波装置1001は、板状の弾性表面波素子1002を有する。弾性表面波素子1002は、圧電基板1003を有する。圧電基板1003の上面にIDT電極を有する機能部1004が形成されている。弾性表面波素子1002の上面には、矩形枠状の支持体1005が形成されている。支持体1005は、機能部1004を囲むように設けられている。支持体1005上には、蓋体1006が固定されており、それによって、機能部1004が臨む中空部分が封止されている。
 枠状の支持体1005及び蓋体1006を貫くように貫通電極1007が形成されている。貫通電極1007の上端には、外部端子1008が形成されている。

 弾性表面波装置1001では、支持体1005及び蓋体1006の外周縁が、弾性表面波素子1002の外周縁と同一寸法とされている。従って、小型化を図ることができる。
 他方、弾性表面波装置1001では、機能部1004が臨んでいる中空部が広ければ広いほど、中空部に多くの機能部を配置することができる。中空部の大きさを広げることができれば、弾性表面波装置1001の小型化も進めることができる。中空部の平面形状の面積を広げるには、枠状の支持体1005の幅を狭くすればよい。もっとも、貫通電極1007を形成するためには、枠状の支持体1005をある程度厚くしなければならない。その場合には、上記中空部の面積が小さくなる。さらに、支持体1005の幅を狭くすると、中空部を十分に密閉することができなかった。そのため、温度変化が加わった場合などにおいて、リーク不良が出るおそれがあった。そのため、耐候性が劣化するという問題があった。
 本発明の目的は、中空部を有するパッケージ構造を備えた電子部品であって、小型化を進めることができ、かつリーク不良を抑制することができ、従って耐候性に優れている電子部品を提供することにある。
 本発明に係る電子部品は、基板と、前記基板の一方主面に形成されている機能部と、前記基板の一方主面上において、前記機能部を囲むようにかつ前記基板の周囲から内側に隔てられて形成されており、熱硬化性樹脂からなる枠状の支持体と、前記支持体の開口部を封止するように前記支持体に固定されている蓋体とを備える。本発明に係る電子部品では、前記枠状の支持体が、枠状の支持体本体と、前記支持体本体から内側に突出している第1の突出部と、前記支持体本体と第1の突出部が連なっている部分において、前記支持体本体から外側に突出するように設けられている第2の突出部とを有する。
 本発明に係る電子部品のある特定の局面では、前記機能部に電気的に接続されており、かつ前記第1の突出部及び前記蓋体を貫通するように形成されている貫通電極と、前記貫通電極の上部に接続されている外部端子とがさらに備えられている。この場合には、第1の突出部を利用して貫通電極を介して外部端子に機能部を電気的に接続することができる。従って、小型化を進めることができる。また、枠状の支持体本体に連なるように設けられている第1の突出部の面積や形状を選択することにより、横断面形状の大きな貫通電極を容易に形成することができる。上記貫通電極は、好ましくは、アンダーバンプメタル部であり、上記外部端子はバンプである。この場合には、上記第1の突出部を利用して、アンダーバンプメタル部を形成し、アンダーバンプメタル部上にバンプを接合することができる。
 本発明に係る電子部品の他の特定の局面では、前記基板に形成されている機能部が少なくとも一つのIDT電極を有し、弾性表面波装置である。この場合には、本発明に従って、小型化を図り、かつリーク不良が生じ難い弾性表面波装置を提供することができる。
 本発明に係る電子部品の製造方法は、下記の工程を備える。
 一方主面に機能部が形成されている前記基板を用意する工程。
 前記基板の一方主面の前記機能部を囲むようにかつ前記基板の周囲から内側に隔てられた枠状の支持体本体及び前記第1,第2の突出部を有するように、熱硬化性樹脂を基板の前記一方主面上に付与する工程。
 前記熱硬化性樹脂を介して前記基板の一方主面側に枠状の熱硬化性樹脂を形成するように蓋体を積層する工程。
 前記熱硬化性樹脂を硬化し、枠状の支持体を完成させると共に、前記枠状の支持体と前記基板の一方主面及び蓋体とを接合する工程。
 本発明に係る電子部品の製造方法のある特定の局面では、前記枠状の支持体を完成させる工程の後に、前記枠状の支持体の第1の突出部及び蓋体を貫くように貫通孔を形成する工程と、前記貫通孔に貫通電極を形成する工程と、前記貫通電極の上端に外部端子を接合する工程とがさらに備えられている。この場合には、枠状の支持体本体とは別に、枠状の支持体本体に備えられている第1の突出部を利用して貫通電極を形成することができる。従って、枠状の支持体本体の厚みを予測したとしても、貫通電極を容易に形成することができる。好ましくは、貫通電極としてアンダーバンプメタル部を形成し、外部端子としてバンプを形成する。この場合には、第1の突出部を利用してアンダーバンプメタル部を形成することができるので、該アンダーバンプメタル部上にバンプを容易に形成することができる。
 本発明に係る電子部品の製造方法の他の特定の局面では、前記機能部が形成されている基板として、弾性表面波素子機能部が形成されている弾性表面波用基板を用意し、それによって弾性表面波装置を製造する。この場合には、本発明に従って、小型化を進めることができ、かつリーク不良が生じ難い弾性表面波装置を提供することができる。
 本発明に係る電子部品によれば、熱硬化性樹脂からなる枠状の支持体の形成に際し、硬化収縮により枠状の支持体が歪んだとしても、第1の突出部が支持体本体に連ねられている部分において、第2の突出部が設けられているため、第1の突出部と支持体本体とが連なっている部分における歪みを抑制することができる。そのため、支持体と蓋体との間の隙間の発生を抑制することができ、リーク不良を抑制することができる。よって、リーク不良が生じ難く、かつ耐候性に優れた小型の電子部品を提供することが可能となる。

 以下、図面を参照しつつ、本発明の具体的な実施形態を説明することにより、本発明を明らかにする。
 以下の実施形態においては、電子部品としてのWLCSPタイプの弾性表面波装置を説明する。
 図1(a)は、本発明の一実施形態に係る電子部品1を示す正面断面図である。電子部品1は、WLCSPタイプの弾性表面波装置である。電子部品1は、基板2を有する。基板2は、弾性表面波素子用基板であり、圧電材料からなる。このような圧電材料としては、LiTaO、LiNbOまたは水晶などの適宜の圧電材料を用いることができる。
 基板2の下面には機能部3が構成されている。機能部3は、後述するように、IDT電極、反射器、配線及びパッド電極を有する。このような機能部を有する金属材料からなる構造は、本実施形態では、Ti膜と、Al-Cu合金膜の積層導電膜からなる。もっとも、基板2上に形成される金属構造は、他の金属材料により形成されてもよい。すなわち、Al、Cu、Ti、Pt、Au、Ag、Ni、Cr、Pdまたはこれらを一種以上含む合金などの適宜の金属材料を用いることができる。
 図1(a)に示すように、基板2の下面には、枠状の支持体4が接合されている。枠状の支持体4は、矩形枠状の形状を有する。もっとも、矩形枠状以外の他の枠状の形状を有していてもよい。支持体4は、熱硬化性樹脂の硬化物からなる。本実施形態では、熱硬化性樹脂としてポリイミド系樹脂が用いられている。もっとも、他の熱硬化性樹脂を用いて支持体4が形成されていてもよい。
 支持体4は、後述するように、機能部3を取り囲むように形成されている。また、支持体4の開口部を閉成するように、支持体4の下端には、蓋体5が形成されている。蓋体5は、エポキシ系樹脂からなる第1の層5aと、ポリイミド系樹脂からなる第2の層5bとを積層した構造を有する。もっとも、蓋体5は、単一の材料層により形成されていてもよい。また、蓋体5は、上記樹脂以外の適宜の絶縁性材料により形成することができる。
 図1(a)に示すように、基板2の下面には、パッド電極6a,6bが形成されている。支持体4の後述する突出部4b,4bが、パッド電極6a,6bを覆うように設けられている。また、支持体4の上記突出部4b,4bが設けられている部分において、支持体4に貫通孔が形成されている。この貫通孔は、支持体4だけでなく、蓋体5も貫通している。
 貫通孔内に、貫通電極としてのアンダーバンプメタル部7a、7bが設けられている。アンダーバンプメタル部7a、7bは、本実施形態では、Ni層及びAu層を積層した構造を有する。アンダーバンプメタル部7a,7bを構成する材料は、上記金属に限らず、前述した金属構造を形成するのに用い得る材料と同様の適宜の導電性材料を用いることができる。また、アンダーバンプメタル部7a、7bは単一の金属により形成されていてもよい。
 アンダーバンプメタル部7a,7bの上端は、パッド電極6a,6bに接合されている。また、アンダーバンプメタル部7a,7bの下端は蓋体5の下面に露出している。アンダーバンプメタル部7a,7bの下面に、外部端子として、Sn-Ag-Cu系半田からなるバンプ8a,8bが形成されている。
 上記電子部品1における機能部3、支持体4及びアンダーバンプメタル部7a,7b等の平面形状を図1(b)を参照して説明する。なお、電子部品1は、後述する図5に示すように、マザーの基板2A上において、複数の電子部品1の機能部及び支持体とを形成した後、マザーの基板2Aを分割することにより得られるものである。
 図1(b)は、このマザーの基板2Aにおける一個の電子部品1に相当する部分の模式的底面図である。ここでは、図1(a)に示されている蓋体5及びバンプ8a,8bが設けられない構造を底面図で示す。さらに、図1(b)では一つの基板2の下面において、外周縁に給電線11が設けられている。この給電線11は、図5に示すマザーの基板2Aを分割する際に最終的に除去されるものである。または、図1(a)に示した最終的に得られる電子部品1では、給電線11は設けられていない。
 また、図1(a)に示す正面断面構造は、図1(b)のA-A線に沿う部分に相当する最終的な電子部品1の正面断面図である。
 図1(b)に示すように、給電線11は、基板2の外周縁に沿うように設けられている。給電線11は、前述した機能部3を形成する金属構造と同様の金属により形成され得る。好ましくは、機能部3を構成する配線等と同じ電極材料により形成される。それによって、配線等と同時に、給電線11を形成することができる。
 給電線11で囲まれた領域内において、矩形枠状の支持体4が設けられている。支持体4は、矩形枠状の支持体本体4aを有する。支持体本体4aにより囲まれた領域において、前述した機能部3が構成されている。機能部3では、弾性表面波フィルタ装置を構成するために複数の縦結合共振子型弾性表面波フィルタ9aと一ポート型弾性表面波共振子9bとが設けられている。
 上記縦結合共振子型弾性表面波フィルタ9a及び一ポート型弾性表面波共振子9bは、それぞれ、その機能に応じてIDT電極及び反射器などの電極構造を基板2上に形成することにより構成されている。これらの縦結合共振子型弾性表面波フィルタ9a及び一ポート型弾性表面波共振子9bが、配線電極10により電気的に接続されて、弾性表面波フィルタ装置として機能する機能部3が構成されている。なお、本発明においては、このような機能部3を構成する電極構造については特に限定されるものではない。
 上記機能部3の配線電極10に電気的に接続されるように、外部と電気的に接続するためのパッド電極6a~6gが設けられている。パッド電極6a~6gは、図1(b)では、破線で示している。これは、例えばパッド電極6a,6bのように、パッド電極6a,6bは、支持体4の第1の突出部4bにより被覆されていることによる。また、パッド電極6a,6bが設けられている部分から明らかなように、パッド電極6a,6bを覆っている支持体4の第1の突出部4bに前述したアンダーバンプメタル部7a,7bが設けられている。
 支持体4の第1の突出部4bは、上記のように、パッド電極6a,6bが設けられている部分に形成されている。より具体的には、パッド電極6a~6gのうち、基板2の外周縁に沿う位置に設けられているパッド電極6a,6b,6c,6d,6gが位置している部分において、支持体4の支持体本体4aの外周縁から内側にすなわち支持体4で囲まれた開口部側に突出するように第1の突出部4bが設けられている。第1の突出部4bは、パッド電極6a~6d,6gを被覆し、アンダーバンプメタル部7a,7bを形成するための貫通孔を形成する部分である。従って、本実施形態では、第1の突出部4bは平面形状が矩形であり、ある程度の面積を有する。
 なお、図2(a)は、図1(b)に示した構造から、支持体4及びアンダーバンプメタル部7a,7bなどを除去した状態を示す平面図である。すなわち、基板2上に形成されている機能部3、パッド電極6a~6g及び給電線11が形成されている構造を示す底面図である。また、図2(b)は、上記図1(b)における支持体4と、パッド電極6e,6fが設けられている部分に形成されている熱硬化性樹脂からなる支持柱12a,12bを示す平面図である。支持柱12a,12bは、パッド電極6e,6fが設けられている部分上に形成されるものであり、円柱状の形状を有する。また、支持柱12a,12bには、貫通孔が形成されている。この貫通孔内に、アンダーバンプメタル部が設けられる。
 このようなアンダーバンプメタル部7a,7bが形成される部分を支持体4に構成するには、第1の突出部4bを設けない方法も考えられる。すなわち、支持体4の幅、すなわち支持体4の支持体本体4aの幅を大きくすれば、支持体本体4aの任意の位置においてアンダーバンプメタル部を設けることができる。しかしながら、そのような構造では、支持体本体4aに囲まれた開口部の面積が小さくなる。従って、小型化を進めることが困難となる。
 そこで、本実施形態のように、従来、矩形枠状の支持体本体4aの幅を狭くし、支持体本体4aの内側に第1の突出部4bが設けられている。それによって、支持体本体4aで囲まれている部分の面積を大きくすることができる。
 もっとも、上記第1の突出部4bを設けた場合、支持体4を構成する熱硬化性樹脂の硬化収縮時に歪みが生じる。この歪みにより、リーク不良が生じるおそれがあった。
 本実施形態の特徴は、このようなリーク不良を防止するために、第1の突出部4bに加えて、第2の突出部4cが設けられていることにある。第2の突出部4cは、第1の突出部4bが支持体4に設けられている部分において、支持体本体4aから第1の突出部4bと反対側、すなわち外側に連ねられるように設けられている。それによって、支持体本体4aと第1の突出部4bとが連なる部分における硬化収縮時の歪みが低減される。それによってリーク不良を防止することができる。これを、図6及び図7を参照して説明する。
 図6は、第1の突出部4bが支持体本体4aに連ねられており、第2の突出部が設けられていない比較例の構造の模式図である。支持体4が熱硬化性樹脂からなり、熱硬化する場合には、硬化収縮が生じる。この際の歪みの方向を図6において矢印Eで示す。矩形の平面形状を有する第1の突出部4bでは、矩形形状が収縮するように歪む。また、帯状の支持体本体4aでは、その幅方向が小さくなるように硬化収縮が進む。従って、支持体本体4aと第1の突出部4bとが連なっている部分において、矢印Bで示すように、支持体本体4aの外周縁が内側に移動しようとする。それによって、支持体本体4aに歪みと捻じれが生じる。そのため、蓋体5を接合したときに隙間が生じるので、リーク不良が生じる。
 これに対して、図7に示すように、第2の突出部4cが設けられている構造では、硬化収縮時に第2の突出部4cにおいて、矢印Cで示す方向に収縮が進行する。そのため、支持体本体4aと第1の突出部4bが連なっている部分において、図6に示した矢印Bで示すような変形が生じ難い。それによって、リーク不良を防止することができる。
 なお、図7では、第1の突出部4bと第2の突出部4cとが連なっている部分において、第2の突出部4cが支持体本体4aの外側方向に向けられていたが、第2の突出部4cは、図7に示す位置に正確に形成される必要は必ずしもない。例えば、第2の突出部4cの一端部が、一点鎖線Dで示すように、第1の突出部4bの端縁4b1が支持体本体4aと連なる位置よりも、横方向にずれていてもよい。その場合においても、矢印Cで示す歪みと同様に歪みが発生する。従って、上記リーク不良を効果的に防止することができる。従って、上記第2の突出部4cは、第1の突出部4bが支持体本体4aに連なっている部分近傍において、支持体本体4aの外側に突出するように設けられてさえいればよい。また、第2の突出部4cの平面形状についても、上記矢印Cで示す収縮歪みを発生させ得る限り、矩形等の形状に限定されるものではない。
 本実施形態では、枠状の支持体本体4aの幅は20μmである。第1の突出部4bは、116μm×116μm正方形の形状を有する。また、第2の突出部4cの突出長さは30μm以上とされている。この突出長さとは、支持体本体4aの外周縁から第2の突出部4cが外側に向かって突出する方向の長さをいうものとする。本実施形態では、支持体本体4aの外周縁と直交する部分における第2の突出部4cの突出長さをいうものとする。もっとも、このような支持体本体4aの幅、第1,第2の突出部4b,4cの寸法は特に限定されるものではない。
 もっとも、第2の突出部4cの面積や形状については、支持体4を構成する熱硬化性樹脂の硬化収縮率や硬化温度に応じて適宜設定すればよい。
 次に、図3~図5を参照して、上記実施形態の電子部品1の製造方法を説明する。
 図3(a)に示すように、まず、マザーの基板2Aを用意する。次に、マザーの基板2A上に、薄膜微細加工技術により、複数の機能部3と、パッド電極6a,6b等などと、図3(b)では示されていないが、前述した給電線11とを形成する。
 給電線11の詳細については後述する。
 次に、図3(c)に示すように、マザーの基板2Aの上面の全面を覆うように感光性のエポキシ系樹脂を塗布する。それによって、エポキシ系樹脂層4Aを形成する。
 次に、図3(d)に示すように、フォトリソグラフィ法によりエポキシ系樹脂層4Aをパターニングする。このようにして図3(d)に示すように、支持体4を形成する。図3(d)では、支持体4の第1の突出部4bが設けられる部分が図示されているが、支持体本体4a、第2の突出部4c、及び支持柱12a,12b等も同じ工程で形成される。もっとも、この段階では、上記エポキシ系樹脂は加熱により硬化されていない。
 図5は、図3(d)の工程が終了した状態におけるマザーの基板2Aの平面図である。図5を参照して前述した給電線11を説明する。給電線11は、マザーの基板2Aに構成している複数の電子部品を構成する領域に形成されている。本実施形態では、複数の電子部品がマトリクス状に形成されている。従って、給電線11は格子状の形状を有する。この給電線11は、後述するダイシング加工の際に除去される。
 また、後述のレーザー加工によるダメージを小さくするために、パッド電極6a~6gはIDT電極や配線電極などの他の金属構造よりも厚みが厚くされている。具体的には、Al-Cu合金の厚みを2.3μm以上にするのが、望ましい。
 次に図3(e)に示すように、ラミネート加工により、熱硬化性樹脂をラミネートし、蓋体5の第1,第2の層5a,5bを積層する。それによって、支持体4で囲まれている開口部が閉成される。
 なお、蓋体5のラミネートに際しては、予め第1の層5aは硬化していない状態とし、第2の層5bを硬化した状態としておくことが好ましい。第2の層5bを熱硬化や光硬化により硬化させておくことにより、硬化した第2の層5bにより蓋体5が撓むことが抑制される。
 次に、図3(e)に示すように、ラミネート加工を施したあと、全体を加熱する。それによって支持体4及び第1の層5aを硬化させる。その結果、第1の層5aと支持体4とが接合され、電子部品1の機能部3が臨む中空部が形成される。この硬化に際し、前述したように、第2の突出部4cが設けられているため、第1の突出部4bと支持体本体4aとの連なる部分における変形が生じ難い。従って、封止性に優れ、リーク不良が生じ難い中空部を形成することができる。
 なお、支持体4と第1の層5aは同じ熱硬化工程において硬化することが望ましい。そのため、第1の層5aを構成する熱硬化性樹脂と、支持体4を構成する熱硬化性樹脂は同じ温度域で硬化するものであることが好ましい。より好ましくは、第1の層5aと支持体4とを同じ熱硬化性樹脂により形成することが望ましい。それによって支持体4と第1の層5aとを同じ温度域での加熱により硬化させることができ、加熱工程の簡略化を図ることができる。加えて、同一の樹脂である場合、第1の層5aと支持体4との接合強度も効果的に高め得る。
 次に、図4(a)に示すように、レーザー加工等により、蓋体5を貫くように貫通孔を形成する。図4(a)では、蓋体5を貫くように貫通孔が形成されている状態が示されているが、さらにレーザー加工を施し、支持体4をも貫くように貫通孔を形成する。それによって、パッド電極6a,6bを貫通孔に露出させる。
 次に、図4(b)に示すように、上記貫通孔にアンダーバンプメタル部7a,7bを形成する。アンダーバンプメタル部7a,7bの形成に際しては、本実施形態では、電解メッキによりNi層を貫通孔内に形成し、Au層を形成する。
 次に、図4(c)に示すように、アンダーバンプメタル部7a,7b上に、前述した半田からなるバンプ8a,8bを形成する。
 しかる後、図4(d)及び図5に示すように、破線で示す分割ラインFに沿ってダイシング等により切断する。その結果、図4(e)に示すように、上記電子部品1を得ることができる。
 なお、上記製造方法は電子部品1の製造方法の一例であり、電子部品1は、他の製造方法を用いて製造するも可能である。
 上記のように、本実施形態の電子部品1では、第2の突出部4cが設けられているため、支持体4と蓋体5との間及び支持体4と基板2との間にリーク不良の原因となる隙間が生じ難い。上記実施形態の電子部品1と、上記実施形態の構造から第2の突出部4cを設けなかったことを除いては同様にして形成した比較例の電子部品等を作成した。この実施例及び比較例の電子部品について、グロスリーク試験でリーク不良率を測定した。その結果、比較例では1.56%であった。これに対して、実施例ではリーク不良率は0.03%であり、リーク不良率を大幅に低めることが可能であった。
 なお、上記実施形態では、第1の突出部4bは、アンダーバンプメタル部7a,7bを形成するために設けたが、単に支持体本体4aを補強するために設けられているものであってもよい。
 図8は、上記実施形態の変形例に係る弾性表面波装置における枠状の支持体4の模式的平面図である。図8は、上記実施形態について示した図2(b)に相当する図である。
 なお、本変形例においては、枠状の支持体4の構造以外は上記実施形態と同様とされている。従って、図8において、図2(b)と同一部分については同一の参照番号を付することとする。
 図8に示すように、本変形例においても、枠状の支持体4のコーナー部において、支持体本体4aの内側に第1の突出部4bが設けられている。また、第1の突出部4bに加えて、第2の突出部4cが設けられている。それによって、図2(b)に示した実施形態の場合と同様に、リーク不良を防止することができる。
 さらに、本変形例では、枠状の支持体4の長さ方向中央において、第1の突出部4bが、支持体本体4aの一方長辺から反対側の他方長辺に至るように延ばされている。すなわち、第1の突出部4bが、支持体本体4aの両長辺間を仕切るように設けられている。それによって、仕切りとして機能している第1の突出部4bの一方側において送信側フィルタを構成し、他方側において受信側フィルタを構成し得る。このように、第1の突出部4bを、枠状の支持体4を仕切る仕切りとしても機能するように構成してもよい。
 上記各実施形態では、弾性表面波装置につき説明したが、本発明は、弾性表面波装置に限らず、密封された中空部を有する電子部品に一般的に適用することができる。

Claims (8)

  1.  基板と、
     前記基板の一方主面に形成されている機能部と、
     前記基板の一方主面上において、前記機能部を囲むようにかつ前記基板の周囲から内側に隔てられて形成されており、熱硬化性樹脂からなる枠状の支持体と、
     前記支持体の開口部を封止するように前記支持体に固定されている蓋体とを備え、
     前記枠状の支持体が枠状の支持体本体と、前記支持体本体から内側に突出している第1の突出部と、前記支持体本体と第1の突出部から連なっている部分において、前記支持体本体から外側に突出するように設けられている第2の突出部とを有する、電子部品。
  2.  前記機能部に電気的に接続されており、かつ前記第1の突出部及び前記蓋体を貫通するように形成されている貫通電極と、前記貫通電極の上部に接続されている外部端子とをさらに備える、請求項1に記載の電子部品。
  3.  前記貫通電極がアンダーバンプメタル部であり、前記外部端子がバンプである、請求項2に記載の電子部品。
  4.  前記基板に形成されている機能部が少なくとも一つのIDT電極を有し、弾性表面波装置である、請求項1~3のいずれか1項に記載の電子部品。
  5.  請求項1~4のいずれか1項に記載の電子部品の製造方法であって、
     一方主面に機能部が形成されている前記基板を用意する工程と、
     前記基板の一方主面の前記機能部を囲むようにかつ前記基板の周囲から内側に隔てられた枠状の支持体本体及び前記第1,第2の突出部を有するように、熱硬化性樹脂を基板の前記一方主面上に付与する工程と、
     前記熱硬化性樹脂を介して前記基板の一方主面側に枠状の熱硬化性樹脂を形成するように蓋体を積層する工程と、
     前記熱硬化性樹脂を硬化し、枠状の支持体を完成させると共に、前記枠状の支持体と前記基板の一方主面及び蓋体とを接合する工程とを備える、電子部品の製造方法。
  6.  前記枠状の支持体を完成させる工程の後に、前記枠状の支持体の第1の突出部及び蓋体を貫くように貫通孔を形成する工程と、前記貫通孔に貫通電極を形成する工程と、前記貫通電極の上端に外部端子を接合する工程とをさらに備える、請求項5に記載の電子部品の製造方法。
  7.  前記貫通電極として、アンダーバンプメタル部を形成し、前記外部端子として、バンプを形成する、請求項6に記載の電子部品の製造方法。
  8.  前記機能部が形成されている基板として、弾性表面波素子機能部が形成されている弾性表面波用基板を用意し、それによって弾性表面波装置を製造する、請求項5~7のいずれか1項に記載の電子部品の製造方法。
