(5)前記第8の態様の「電子部品の接合方法」は、前記第1の態様に記載の加熱接合用材料からなる予めパターン化された形状物を、少なくとも表面が金属部材、半導体部材、又はセラミックス部材からなる被接合体(M1)と他の被接合体(M2)のいずれか一方、もしくは双方の表面上に載せた後、被接合体(M1)と該パターン化された形状物を介して被接合体(M2)とを接触させた状態で、加熱処理を行うことにより、前記接合用材料中の金属微粒子(P)から形成される焼結体により、被接合体(M1)と他の被接合体(M2)間を接合するので、パターン化の特別の装置を必要とせず、比較的低温での加熱、焼成が可能であり、得られる接合体に細かいボイドが存在しているため、剛性率が低く、熱膨張率の異なる材料の接合を行っても応力が緩和できる。また、金属微粒子(P)として、例えば銅微粒子を使用すると、高熱伝導であり、電子部品の放熱性が向上する。
〔I〕第1の態様の「加熱接合用材料」
本発明の第1の態様の「加熱接合用材料」は、30℃より高い温度に加熱することにより溶融又は軟化する有機化合物分散媒(A)中に金属微粒子(P)が分散されている、金属部材、半導体部材、及びセラミックス部材から選択された同種部材間、又は異種部材間の加熱接合用材料であって、
有機化合物分散媒(A)の60質量%以上が融点又は軟化点が30℃以上かつ分子中に2以上の水酸基を有する1種又は2種以上のポリオール(A1)からなり、
金属微粒子(P)が焼結性を有し、かつその80質量%以上の一次粒子の平均粒子径が5~200nmの金属微粒子(P1)からなることを特徴とする。
有機化合物分散媒(A)は、30℃より高い温度に加熱することにより溶融又は軟化し、かつ該分散媒(A)の60質量%以上が融点又は軟化点が30℃以上の、分子中に2以上の水酸基を有する1種又は2種以上のポリオール(A1)からなる。
(1)有機化合物分散媒(A)
ポリオール(A1)は、ポリオール(A1)のみであってもよく、更にポリオール(A1)に他のポリオール(A2)を併用することができる。有機化合物分散媒(A)には、金属微粒子(P)の加熱焼結を考慮して、微量含有される高分子系等の分散剤を除いて、樹脂の含有量は少ない方が望ましく、含有されないことがより望ましい。
加熱接合用材料(F)に使用されるポリオール(A1)は、融点が30℃以上で加熱により溶融するもので、分子中に2以上の水酸基を有する1種又は2種以上のポリオールである。ポリオール(A1)としては、上記性質を有するものであれば特に限定されるものではないが、例えば、スレイトール(融点88℃)、キシリトール(融点92℃)、ソルビトール(融点95℃)、エリスリトール(融点121℃)、マルチトール(融点145℃)、グルコース(融点148℃)、マンニトール(融点167℃)、スクロース(融点186℃)、ズルシトール(融点187℃)、イノシトール(融点225℃)、ペンタエリスリトール(融点260℃)、トリメチロールプロパン(融点56℃)、トリメチロールエタン(融点193℃)、ピロガロール(融点131℃)、1,2,3-ヘキサントリオール(融点67℃)、1,4-シクロヘキサンジオール(融点98℃)、カテコール(融点105℃)などを例示することができる。これらのポリオールは融点が常温以上であり、溶融状態では還元性を有するので金属微粒子(P)表面が還元され、更に加熱処理を行うことでポリオール(A1)が連続的に蒸発して、その液体および蒸気が存在する雰囲気で還元・焼成されると金属微粒子(P)の焼結が促進される。
ポリオール(A1)の融点は30℃以上であり、280℃以下であることが望ましい。これは、金属微粒子(P1)の焼結による接合は300℃以下で行われることが望ましいからである。また、ポリオール(A1)が2種以上の混合物からなる場合であっても、該混合物の融点が30℃以上であればポリオール(A1)として使用することが可能である。
有機化合物分散媒(A)には、ポリオール(A1)に、更に融点が30℃未満の2以上の水酸基を有する1種又は2種以上のポリオール(A2)を、該ポリオール(A1)とポリオール(A2)の合計量に対し40質量%以下となる範囲で添加して使用することができる。ポリオール(A2)を、該ポリオール(A1)とポリオール(A2)の合計量に対し40質量%以下となる範囲で添加した混合物が常温で固体を維持することができれば、加熱溶融したときの粘度を下げることができ、加熱焼結の際により低温で還元性を発揮することが可能となる。ポリオール(A2)としては、三価のアルコールであるグリセリン(融点17.8℃)、二価のアルコールであるエチレングリコール(融点-12.9℃)、プロピレングリコール(融点-59.0℃)、ジエチレングリコール(融点-10.45℃)等を挙げることができる。ポリオール(A2)は金属微粒子(P)を焼結する際、ポリオール(A1)と同様の作用を発揮する。
金属微粒子(P)は、焼結性を有する金属微粒子(P1)のみであってもよく、更に金属微粒子(P1)に金属微粒子(P2)を併用することができる。加熱接合用材料(F)に使用する金属微粒子(P)は、はんだペーストの場合と異なり、少なくとも1種以上の高純度金属微粒子をそのまま使用することができるので、接合強度と導電性に優れる接合体を得ることが可能になる。一般にはんだペーストの場合、実装対象である基板の銅パッド部分の酸化を取り除くためにフラックス(有機成分)を含有しており、更に金属材料に含まれる不純物として少量ではあるがAl、Zn、Cd、As等の金属が含まれることが多い。
(a)金属微粒子(P1)
金属微粒子(P1)は、一次粒子の平均粒子径が5~200nmの金属微粒子であれば特に制限されるものではなく、例えば金、銀、銅,白金、パラジウム、タングステン、ニッケル、鉄、コバルト、タンタル、ビスマス、鉛、インジウム、錫、亜鉛、チタン、及びアルミニウムから選択される1種もしくは2種以上の粒子が挙げられるが、これらの金属微粒子の中でも、銀、銅、白金、パラジウム、タングステン、ニッケル、鉄、コバルト、及びタンタルから選択される1種もしくは2種以上の粒子が好ましく、銅がより好ましい。
金属微粒子(P1)の一次粒子の平均粒子径が5nm以上で焼成により均質な粒子径と空孔を有する多孔質体を形成することが可能になり、一方、200nm以下で精密な導電パターンを形成することができる。
加熱接合用材料(F)に、一次粒子の平均粒子径が5~200nmの金属微粒子(P1)に加えて、一次粒子の平均粒子径が好ましくは200nm超から20μm以下、より好ましくは1~20μmの金属微粒子(P2)を分散させて使用することもできる。
金属微粒子(P)として、平均一次粒子径が5~200nmの金属微粒子(P1)に、平均一次粒子径が200nm超から20μm以下を使用すると、金属微粒子(P2)間に金属微粒子(P1)が分散して安定に存在するのでその結果、加熱焼成で均質な粒子径と空孔を有する多孔質体を形成することが可能になる。
更に、平均一次粒子径が1~20μmの金属微粒子(P2)を使用すると、金属微粒子(P2)間に金属微粒子(P1)が分散してより安定に存在するのでその結果、加熱焼成でより均質な粒子径と空孔を有する多孔質体を形成することが可能になる。金属微粒子(P2)の平均一次粒子径は、前記範囲であることにより、金属微粒子(P1)の平均一次粒子径との粒子径の差が確保できて、加熱処理する際に金属微粒子(P1)の自由な移動を効果的に抑制することができ、前述の金属微粒子(P1)の分散性と安定性を向上する。金属微粒子(P2)としては、金属微粒子(P1)に記載したと同様の粒子を例示することができる。
ここで、一次粒子の平均粒子径とは、二次粒子を構成する個々の金属微粒子の一次粒子の直径の意味である。該一次粒子径は、電子顕微鏡を用いて測定することができる。また、平均粒子径とは、一次粒子の数平均粒子径を意味する。
金属微粒子(P)として、金属微粒子(P1)と金属微粒子(P2)を併用する場合、その好ましい配合割合は、質量比(P1/P2)で80~95質量%/20~5質量%(質量%の合計は100質量%である)である。かかる配合割合とすることにより、加熱接合用材料(F)を加熱処理して形成される,焼結体からなる金属接合体において、金属微粒子(P2)が偏在することなく、分散させることが可能になる。
本発明の加熱接合用材料(F)は、金属微粒子(P)が常温で固体のポリオール(A)に分散している、常温で固体の材料である。加熱接合用材料(F)は、例えば、はんだ付けが必要な箇所(電子部品の電極と、基板の回路導体の間等)に配置して、金属微粒子(P)が焼結する温度の範囲で加熱するとポリオール(A)が溶融し、金属微粒子(P)表面を還元して活性化し、金属微粒子(P)同士の焼結を促進する。その結果、ナノサイズの金属微粒子を含むペーストを用いた場合と同様に、電極と基板を電気的、機械的に接合することが可能になる。尚、加熱接合用材料(F)を加熱焼結する際にポリオール(A)は分解、蒸発等により除去される。
加熱接合用材料(F)における、ポリオール(A)/金属微粒子(P)の配合割合(質量比)は、10/90~70/30であることが望ましい。該配合割合とすることにより、固体物質としての形状を維持するために、より安定した接合力を得ることができる。
加熱接合用材料(F)の製造方法は、金属微粒子(P)が常温で固体のポリオール(A)に分散している状態の加熱接合用材料(F)を得ることができる方法であれば特に限定されるものではない。
このような形状物はポリオール(A)と金属微粒子(P)からなるペースト状物、粉体混合物等を金型等の型に充填して加熱することにより成形することができる。
具体例としては、ポリオール(A)を有機系溶剤または水系溶剤に溶解させた溶液に、金属微粒子(P)を混合したペースト状物を、複数の区切りにより扁平状細片、鱗片状細片等の形状を有する金型に充填後、ゆっくり加熱することによりこれらの溶剤を蒸発させると加熱接合用材料(F)を得ることができる。例えば、有機系溶剤または水系溶剤に溶解させたポリオール(A)25~60質量%程度の溶液に金属微粒子(P)を混合したペースト状物を、分解可能な複数の型に区切られた金型に流し込み、加熱してこれらの溶剤を蒸発させて、その後型から取り出して、常温で固体の加熱接合用材料(F)を得ることができる。
また、ポリオール(A)粉末に金属微粒子(P)を均一に混合した粉体を、分解可能な複数の区切りを有する金型に入れて、加熱して、加熱接合用材料(F)を得ることができる。
本発明の加熱接合用材料(F)としてパターン化された形状物を使用すれば、保存、移送が容易になるばかりでなく、被接合体の上に手作業により該形状物を配置させることも可能であり、使用目的により基板等の上に配置させる際に特別な供給装置が不要で簡素化が可能である。
本発明の第2の態様の「加熱接合用コーティング材料」は、前記加熱接合用材料(F)が有機化合物分散媒(A)に金属微粒子(P)を分散させた材料を加熱溶融もしくは軟化させて得られた、又は該材料に有機系溶剤または水系溶剤を添加し溶解又は軟化させて得られたコーティング材料である。
該溶融もしくは軟化状態、又は溶解もしくは軟化状態のコーティング材料をパターン化し、その後冷却固化、または前記溶媒を蒸発して固化すればパターン化された形状物を得ることができる。該形状物は保存、移送が容易になるばかりでなく、被接合体の上に載せてそのままの形状で他の被接合体と接触させた状態で加熱焼結できるので、工程の簡素化が可能である。
第3の態様の「コーティング物」は、前記第1の態様に記載の加熱接合用材料(F)を、電子部品の端子もしくは電極表面上、又は基板の回路表面上にコーティングして得られたコーティング物であることを特徴とする。
第3の態様の「コーティング物」は、前記第1の態様に記載の加熱接合用材料(F)を、電子部品の端子もしくは電極表面上、又は基板の回路表面上にコーティングして得られたコーティング物であればよく、例えば、後述する第4の態様、第5の態様に記載されたコーティング物の形成方法等を採用できるが、これらの方法に限定されるものではない。
前記第3の態様の加熱接合用の「コーティング物」は、加熱、焼結させることにより、従来のペーストから得られる焼結体と比較して、不純物の少ない焼結体が得られるので、接合強度が高く、かつ導電性の高い接合体を得ることができる。
本発明の第4の態様の「コーティング物」は、前記第1の態様に記載の加熱接合用材料(F)を、30℃より高い温度に加熱して有機化合物分散媒(A)を溶融又は軟化させ、電子部品の端子もしくは電極表面上、又は基板の回路表面上にコーティングした後、前記溶融又は軟化温度以下に冷却して得られたコーティング物であることを特徴とする。
前記第1の態様に記載した加熱接合用材料(F)を電子部品の端子もしくは電極表面上、又は基板の回路表面上にコート(又は塗布)する際に、加熱接合用材料(F)を加熱溶融又は軟化させて電子部品の端子もしくは電極表面上、又は基板の回路表面上にコート(又は塗布)すれば操作は極めて容易になる。加熱接合用コーティング物は、コート(又は塗布)前に加熱接合用材料(F)を予め加熱溶融又は軟化して被接合体にコート(又は塗布)すれば容易に得られる。具体例としては、加熱接合用材料(F)を加熱溶融又は軟化させた状態でシリコンチップ等の被接合体面に塗布又はパターニングして冷却固化することにより、加熱接合用コーティング物を得ることができる。前記塗布又はパターニング法としては特に制限されず、グルーガン、ディッピング、スクリーンなどの印刷、メタルマスク塗布、噴霧、はけ塗り、ディスペンスによる塗布等が挙げられる。
本発明の第5の態様の「コーティング物」は、前記第1の態様に記載の加熱接合用材料(F)に有機系溶剤または水系溶剤を添加して溶解又は軟化させ、電子部品の端子もしくは電極表面上、又は基板の回路表面上にコーティングした後、前記溶剤を蒸発させて固化して得られたコーティング物であることを特徴とする。
上記第4の態様に記載したと同様に、前記第1の態様に記載した加熱接合用材料(F)を電子部品の端子もしくは電極表面上、又は基板の回路表面上にコート(又は塗布)する際に、加熱接合用材料(F)を有機系溶剤または水系溶剤を添加して溶解又は軟化して電子部品の端子もしくは電極表面上、又は基板の回路表面上にコート(又は塗布)すれば操作は極めて容易になる。加熱接合用コーティング物は、コート(又は塗布)前に加熱接合用材料(F)を予め有機系溶剤または水系溶剤に溶解して被接合体にコート(又は塗布)後、該溶剤を蒸発、固化すれば容易に得られる。
前記有機系溶剤としては、低級アルコール(メタノールやエタノール)が挙げられ、水系溶剤としては水が挙げられるがこれらの溶剤に限定されるものではない。
第5の態様の「コーティング物」形成の具体例としては、加熱用接合用材料(F)をポリオール(A)を溶解する有機系溶媒または水性溶媒に分散させてペースト状物とし、該ペースト状物をシリコンチップ等の被接合体面に塗布又はパターニングして乾燥することにより、加熱接合用コーティング物を得ることができる。前記塗布又はパターニング法としては、特に制限されず、上記第4の態様に記載したと同様にグルーガン、ディッピング、スクリーンなどの印刷、メタルマスク塗布、噴霧、はけ塗り、ディスペンスによる塗布等が挙げられる。
本発明の第6の態様の「電子部品の接合方法」は、第1の態様に記載された加熱接合用材料(F)を、有機化合物分散媒(A)が溶融又は軟化する温度以上に加熱して、被接合体(M1)と他の被接合体(M2)のいずれか一方、もしくは双方の表面上でパターン化した後、前記溶融又は軟化温度以下に冷却して固化し、その後被接合体(M1)と被接合体(M2)とが前記加熱接合用材料を介して接触した状態で、加熱処理することで、前記接合用材料中の金属微粒子(P)から形成される焼結体により、被接合体(M1)と被接合体(M2)が接合されることを特徴とする。
前記加熱接合用材料(F)を、パターン化後、冷却固化し、その後被接合体(M1)と被接合体(M2)とが前記加熱接合用材料(F)を介して接触させる前、又は接触させた後に、該接触状態を安定化させて、位置ズレ等を防止するために該固化物の接触面に粘性を有する液状有機化合物(T)を塗布することが望ましい。
上記粘性を有する液状有機化合物(T)としては、加熱接合用材料(F)、及び被接合体(M1)と被接合体(M2)のいずれにもよく濡れ、25℃で液状であり、かつ好ましくは沸点が300℃程度以下で焼結に支障を生じない有機化合物であり、具体例として、エチレングリコール、ジエチレングリコール、1,2-プロパンジオール、1,3-プロパンジオール、1,2-ブタンジオール、1,3-ブタンジオール、1,4-ブタンジオール、2-ブテン-1,4-ジオール、1,2,6-ヘキサントリオール、グリセリン、及び2-メチル-2,4-ペンタンジオール等を挙げることができる。
サイズ4×4×0.5(厚み)mmの被接合体と実装用基板上にある他の被接合体の接合パッド(サイズ6×6mmの銅箔パターン)を接合する場合、第1の態様に記載された加熱接合用材料(F)を、有機化合物分散媒(A)が溶融又は軟化する温度以上に加熱して、サイズ4×4×0.5(厚み)mmの接合面、または実装基板の接合パッド(サイズ6×6mmの銅箔パターン)上、もしくは双方の表面上でパターン化した後、冷却して固化し、その後被接合体(M1)と被接合体(M2)とが前記加熱接合用材料(F)を介して接触した状態で、加熱処理を行い、前記材料(F)中の金属微粒子(P)から形成される焼結体により、被接合体(M1)と被接合体(M2)間を接合することができる。加熱焼成条件は、パターニングの厚みにもよるが例えば190~250℃で20~40分間程度が好ましい。
はんだを使用してパターン化する場合には従来、ディスペンサー装置等の装置に装着し、該装置によりはんだペーストを塗布する必要があった。しかし、第6の態様である「電子部品の接合方法」では被接合体(M1)上のパターン化に特殊な装置の使用は必要ない。また、はんだペーストに含まれるような不純物は含まれない、高純度の金属微粒子(P)を使用することが可能であるので、接合強度と導電率を向上することが可能になる。
本発明の第7の態様の「電子部品の接合方法」は、第1の態様に記載された加熱接合用材料(F)に、有機系溶剤または水系溶剤を添加して有機化合物分散媒(A)を溶解又は軟化させ、被接合体(M1)と他の被接合体(M2)のいずれか一方、もしくは双方の表面上でパターン化した後、前記溶剤を蒸発させて固化し、その後被接合体(M1)と被接合体(M2)とが前記加熱接合用材料を介して接触した状態で、加熱処理することで、前記接合用材料中の金属微粒子(P)から形成される焼結体により、被接合体(M1)と被接合体(M2)が接合されることを特徴とする。
該有機系溶剤と水系溶剤としては、第5の態様に記載したと同様の「有機系溶剤と水系溶剤」を使用することができる。
第7の態様の場合においても前記第6の態様の場合と同様に、前記加熱接合用材料(F)を、パターン化後、冷却または蒸発固化し、その後被接合体(M1)と被接合体(M2)とが前記加熱接合用材料(F)を介して接触させる前、又は接触させた後に、該接触状態を安定化させて、位置ズレ等を防止するために該固化物の接触面に粘性を有する液状有機化合物(T)を塗布することが望ましい。
以下に第7の態様の好ましい電子部品の接合方法の具体例を例示するが、第7の態様に係る接合方法は下記具体例に限定されるものではない。
サイズ4×4×0.5(厚み)mmの被接合体と実装用基板上にある他の被接合体の接合パッド(サイズ6×6mmの銅箔パターン)を接合する場合、第1の態様に記載された加熱接合用材料(F)を、有機化合物分散媒(A)と溶剤に分散させてペースト状物として、サイズ4×4×0.5(厚み)mmの接合面、または実装基板の接合パッド(サイズ6×6mmの銅箔パターン)上、もしくは双方の表面上でパターン化した後に、溶剤を蒸発して乾燥を行い、その後被接合体(M1)と被接合体(M2)とが前記加熱接合用材料(F)を介して接触した状態で、加熱処理を行い、前記材料(F)中の金属微粒子(P)から形成される焼結体により、被接合体(M1)と被接合体(M2)間を接合することができる。加熱焼成条件は、パターニングの厚みにもよるが例えば190~250℃で20~40分間程度が好ましい。
また、第7の態様である「電子部品の接合方法」のパターン化については第6の態様に記載したと同様であり、また、はんだペーストに含まれるような不純物は含まれない、高純度の金属微粒子(P)を使用することが可能であるので、接合強度と導電率を向上することが可能になる。
本発明の第8の態様の「電子部品の接合方法」は、第1の態様に記載された加熱接合用材料(F)からなる予めパターン化された形状物を、少なくとも表面が金属部材、半導体部材、又はセラミックス部材からなる被接合体(M1)と他の被接合体(M2)のいずれか一方、もしくは双方の表面上に載せた後、被接合体(M1)を該パターン化された形状物を介して被接合体(M2)と接触させた状態で、加熱処理されることで、前記接合用材料中の金属微粒子(P)から形成される焼結体により、被接合体(M1)と被接合体(M2)が接合されることを特徴とする。
第8の態様の電子部品の接合方法において、予めパターン化された形状物を被接合体(M1)等に載せる場合、更に本発明の第4の態様、第5の態様等に記載されたコーティング物を被接合体(M1)等の片面又は両面に挟み込んで配置させることも可能である。
上記液状有機化合物(T)の塗布方法は、第6の態様に記載した方法と同様であり、固化した加熱接合用材料(F)の全面に行う必要はなく、ズレの防止効果が得られれば表面上の一部の塗布でもよい。このような固定化手段を採用することにより、被接合体(M1)と被接合体(M2)間の接合をより確実に行うことが可能となる。
使用可能な粘性を有する液状有機化合物(T)は、第6の態様に例示した有機化合物を使用することができる。
サイズ4×4×0.5(厚み)mmの被接合体と、実装用基板上にある他の被接合体の接合パッド(サイズ6×6mmの銅箔パターン)を接合する場合、サイズ5×5×0.15(厚)mmにパターン化された加熱接合用材料(F)を用意する。接合パッド上に加熱接合用材料(F)を配置して、加熱接合用材料(F)上に被接合体を配して位置ズレが生じないように冶具(テフロン樹脂枠)を置く。前記パターン化された加熱接合用材料(F)は、例えば200℃程度の比較的低温で非酸化性ガス雰囲気下にある炉内等で必要により加熱焼成して、接合体を形成することができる。加熱焼成条件は、パターニングの厚みにもよるが例えば190~250℃で20~40分間程度が好ましい。
このようにして得られる接合体は、良好な導電性を有しており、その電気抵抗値は、1.0Ωcm以下で例えば、1.0×10-5Ωcm~1×10-3Ωcm程度を達成することが可能である。更に、上記接合体は接合性も極めて優れている。
第8の態様である「電子部品の接合方法」では、第6の態様の場合と同様に、比較的低温での加熱、焼成が可能であり、金属微粒子(P)が焼結して形成される接合体には細かいボイドが存在しているため、剛性率が低く、熱膨張率の異なる材料間での接合を行っても応力を緩和することができる。また、金属微粒子(P)として、例えば銅微粒子を使用すると、高熱伝導であり、電子部品の放熱性が向上する。
また、第8の態様である「電子部品の接合方法」に使用する加熱接合用材料(F)は、はんだペーストに含まれるような不純物を含まない、高純度の金属微粒子(P)を使用することが可能であるので、接合強度と導電率を向上することが可能になる。
[実施例1]
銅微粒子を含む加熱接合用材料を作製して、該加熱接合用材料をアルミ基板とシリコンチップ間に配置し、加熱して該加熱接合用材料に含有していた銅微粒子を焼結して前記アルミ基板とシリコンチップを接合し、接合強度の評価を行った。
(1)加熱接合用材料の作製
エリスリトールを水に溶解させたエリスリトール30質量%水溶液50gに、平均一次粒子径50nmの銅微粒子50gを混合したペースト状物を、分解可能な複数の区切りを有する金型(1つの区切りのサイズ:縦×横×深さ=5×5×0.5mm)に流し込み、80℃で水分をゆっくり蒸発させた後、該型から取り出して5×5×0.15mmのパターン化された形状物を得た。
アルミ基板(電気化学工業(株)製、商品名:ヒットプレートK-1、アルミ板厚1.5mm上に、厚さ0.075mmの絶縁層が形成され、さらに該絶縁層上に厚さ0.038mmの回路用銅箔が積層されている)を用い、前記銅箔をエッチングによって6×6mmにパターニングしてパッドを形成した。該パッド上に上記(1)で得られたパターン化された形状物(5×5×0.15mm)を配置し、更にその上にスパッタ処理面と加熱接合用細片が接するように4×4×0.35(厚み)mmのシリコンチップ(スパッタ処理Ti/Au=35/150nm)を配設した。
フリップチップボンダーによりシリコンチップの上面から0.3MPaの圧力を加えながら300℃で、10分間加熱をすることでアルミ基板上にシリコンチップを実装した。
(3)接合強度の評価
作製したシリコンチップ実装サンプルについて、ダイシェア試験により接合強度を測定したところ、25MPa以上の強度があることを確認した。
実施例1と同様に、加熱接合用材料を用いてアルミ基板とシリコンチップを接合し、接合強度の評価を行った。
(1)加熱接合用材料の調製
エリスリトールを水に溶解させたエリスリトール30質量%水溶液50gに、平均一次粒子径50nmの銅微粒子45gと、平均粒径10μmの銅微粒子5gを混合したペースト状物を、分解可能な複数の区切りを有する金型(1つの区切りのサイズ:縦×横×深さ=5×5×0.5mm)に流し込み、80℃で水分をゆっくり蒸発させて5×5×0.15mmのパターン化された形状物を得た。
(2)電子部品の接合
実施例1と同様のアルミ基板を用いてパッドを形成した。そのパッド上に上記(1)で得られたパターン化された形状物(5×5×0.15mm)を配置し、更にその上にスパッタ処理面と加熱接合用細片が接するように4×4×0.35(厚み)mmのシリコンチップ(スパッタ処理Ti/Au=35/150nm)を配設した。
フリップチップボンダーによりシリコンチップの上面から実施例1に記載したと同様の条件で加圧加熱して、パターン化された形状物のエリスリトールを蒸発させると共に銅微粒子を焼結させることにより、アルミ基板上にシリコンチップを実装した。
(3)接合強度の評価
作製したシリコンチップ実装サンプルについて、ダイシェア試験により接合強度を測定したところ、25MPa以上の強度があることを確認した。
実施例1と同様に、加熱接合用材料を用いてアルミ基板とシリコンチップを接合し、接合強度の評価を行った。
(1)加熱接合用材料の調製
エリスリトール粉末15gに平均一次粒子径50nmの銅微粒子50gを均一に混合した粉体を、分解可能な複数の区切りを有する金型(1つの区切りのサイズ:縦×横×深さ=5×5×0.3mm)に充填して、135℃、0.2MPaで加圧加熱して、5×5×0.15mmのパターン化された形状物を得た。
(2)電子部品の接合
実施例1と同様のアルミ基板を用いてパッドを形成した。そのパッド上に(1)で得られたパターン化された形状物(5×5×0.15mm)を配置し、更にその上にスパッタ処理面とパターン化された形状物が接するように4×4×0.35(厚み)mmのシリコンチップ(スパッタ処理Ti/Au=35/150nm)を配設した。
フリップチップボンダーによりシリコンチップの上面から実施例1に記載したと同様の条件で加圧加熱して、パターン化された形状物中のエリスリトールを蒸発させると共に銅微粒子を焼結させることにより、アルミ基板上にシリコンチップを実装した。
(3)接合強度の評価
得られたシリコンチップ実装サンプルは、ダイシェア試験により25MPa以上の強度があることが確認された。
加熱接合用材料から得られた加熱接合用コーティング物を用いてアルミ基板とシリコンチップを接合し、接合強度の評価を行った。
(1)加熱接合用材料の調製
エリスリトールを水に溶解させたエリスリトール30質量%水溶液50gに、平均一次粒子径50nmの銅微粒子50gを混合したペースト状物を、分解可能な複数の区切りを有する金型(1つの区切りのサイズ:縦×横×深さ=5×5×0.5mm)に流し込み、80℃で水分をゆっくり蒸発させて5×5×0.15mmの加熱用接合用細片を得た。
(2)電子部品の接合
得られた加熱用接合用細片を水に分散させてペースト状物とし、該ペースト状物を4×4×0.35(厚み)mmのシリコンチップ(スパッタ処理Ti/Au=35/150nm)のスパッタ面に厚さ0.5mmに塗工して80℃で乾燥した。
実施例1と同様のアルミ基板を用い、同様にパッドを形成した。そのパッドと、スパッタ処理面に塗工した加熱接合用コーティング物が向かい合うようにシリコンチップを配設した。
フリップチップボンダーによりシリコンチップの上面から実施例1に記載したと同様の加圧加熱によって、加熱接合用材料中のエリスリトールを蒸発させると共に銅微粒子を焼結させることにより、アルミ基板上にシリコンチップを実装した。
(3)接合強度の評価
得られたシリコンチップ実装サンプルは、ダイシェア試験により25MPa以上の強度があることが確認された。
銅微粒子を含む加熱接合用材料を作製して、該加熱接合用材料をアルミ基板とシリコンチップ間に配置し、加熱して該加熱接合用材料に含有していた銅微粒子を焼結して前記アルミ基板とシリコンチップを接合し、接合強度の評価を行った。
(1)加熱接合用材料の作製
キシリトール10.5gとジエチレングリコール4.5gと、平均一次粒子径50nmの銅微粒子50gを95℃以上で混合したペースト状物を、冷却して固形状の加熱接合用材料を得た。
(2)電子部品の接合
アルミ基板(電気化学工業(株)製、商品名:ヒットプレートK-1、アルミ板厚1.5mm上に、厚さ0.075mmの絶縁層が形成され、さらに該絶縁層上に厚さ0.038mmの回路用銅箔が積層されている)を用い、前記銅箔をエッチングによって6×6mmにパターニングしてパッドを形成した。該パッド上に加熱接合用材料を95℃に加熱して、溶融状態とした加熱接合用材料をハケでコーティング(厚さ0.3mm程度)してから室温に冷却することで加熱接合用材料を固化し、更にその上にスパッタ処理面と加熱接合用材料が接するように4×4×0.35(厚み)mmのシリコンチップ(スパッタ処理Ti/Au=35/150nm)を配設した。
フリップチップボンダーによりシリコンチップの上面から0.1MPaの圧力を加えながら300℃で、10分間加熱をすることでアルミ基板上にシリコンチップを実装した。
(3)接合強度の評価
作製したシリコンチップ実装サンプルについて、ダイシェア試験により接合強度を測定したところ、25MPa以上の強度があることを確認した。
実施例1と同様に、加熱接合用コーティング材料を用いてアルミ基板とシリコンチップを接合し、接合強度の評価を行った。
(1)加熱接合用コーティング材料
エリスリトール30wt%水溶液50gに平均一次粒子径50nmの銅微粒子50gを混合して軟化状態の加熱接合用コーティング材料を得た。
(2)電子部品の接合
4×4×0.35(厚み)mmのシリコンチップ(スパッタ処理Ti/Au=35/150nm)のスパッタ面に厚さ0.15mmに塗工して80℃で、水分を蒸発して乾燥、固化した。実施例1と同様のアルミ基板を用い、同様にパッドを形成した。そのパッドと、スパッタ処理面に塗工したコーティング物が向かい合うようにシリコンチップを配設した。
フリップチップボンダーによりシリコンチップの上面から実施例1に記載したと同様の条件で加圧加熱して、アルミ基板上にシリコンチップを実装した。
(3)接合強度の評価
得られたシリコンチップ実装サンプルは、ダイシェア試験により25MPa以上の強度があることが確認された。
Claims (14)
- 30℃より高い温度に加熱することにより溶融又は軟化する有機化合物分散媒(A)中に金属微粒子(P)が分散されている、金属部材、半導体部材、及びセラミックス部材から選択された同種部材間、又は異種部材間の加熱接合用材料であって、
有機化合物分散媒(A)の60質量%以上が融点又は軟化点が30℃以上かつ分子中に2以上の水酸基を有する1種又は2種以上のポリオール(A1)からなり、
金属微粒子(P)が焼結性を有し、かつその80質量%以上の一次粒子の平均粒子径が5~200nmの金属微粒子(P1)からなることを特徴とする、
加熱接合用材料。 - 前記金属微粒子(P)が金属微粒子(P1)と、一次粒子の平均粒子径が200nm超から20μm以下の金属微粒子(P2)とからなることを特徴とする、請求項1に記載の加熱接合用材料。
- 前記金属微粒子(P)が金属微粒子(P1)と、一次粒子の平均粒子径1~20μmの金属微粒子(P2)とからなることを特徴とする、請求項1に記載の加熱接合用材料。
- 前記金属微粒子(P)が前記金属微粒子(P1)80~95質量%と、前記金属微粒子(P2)20~5質量%とからなる(質量%の合計は100質量%である)ことを特徴とする、請求項1から3のいずれかに記載の加熱接合用材料。
- 前記有機化合物分散媒(A)中に少なくともポリオール(A1)と、融点又は軟化点が30℃未満の分子中に2以上の水酸基を有する1種又は2種以上のポリオール(A2)とが含有されており、ポリオール(A2)の含有割合が、ポリオール(A1)とポリオール(A2)の合計量に対し40質量%以下となる範囲であることを特徴とする、請求項1から4のいずれかに記載の加熱接合用材料。
- 前記加熱接合用材料が有機化合物分散媒(A)10~70質量%と、金属微粒子(P)90~30質量%(質量%の合計は100質量%である)とからなることを特徴とする、請求項1から5のいずれかに記載の加熱接合用材料。
- 前記加熱接合用材料がパターン化された形状物であることを特徴とする、請求項1から6のいずれかに記載の加熱接合用材料。
- 前記加熱接合用材料が有機化合物分散媒(A)に金属微粒子(P)を分散させた材料を加熱溶融もしくは軟化させて得られた、又は該材料に有機系溶剤または水系溶剤を添加し溶解又は軟化させて得られた請求項1に記載の加熱接合用コーティング材料。
- 前記請求項1から6のいずれかに記載の加熱接合用材料を、電子部品の端子もしくは電極表面上、又は基板の回路表面上にコーティングして得られたコーティング物。
- 前記請求項1から6のいずれかに記載の加熱接合用材料を、30℃より高い温度に加熱して有機化合物分散媒(A)を溶融又は軟化させ、電子部品の端子もしくは電極表面上、又は基板の回路表面上にコーティングした後、前記溶融又は軟化温度以下に冷却して得られたコーティング物。
- 前記請求項1から6のいずれかに記載の加熱接合用材料に有機系溶剤または水系溶剤を添加して溶解又は軟化させ、電子部品の端子もしくは電極表面上、又は基板の回路表面上にコーティングした後、前記溶剤を蒸発させて固化して得られたコーティング物。
- 前記請求項1から6のいずれかに記載の加熱接合用材料を、有機化合物分散媒(A)が溶融又は軟化する温度以上に加熱して、被接合体(M1)と他の被接合体(M2)のいずれか一方、もしくは双方の表面上でパターン化した後、前記溶融又は軟化温度以下に冷却して固化し、その後被接合体(M1)と被接合体(M2)とが前記加熱接合用材料を介して接触した状態で、加熱処理することで、前記接合用材料中の金属微粒子(P)から形成される焼結体により、被接合体(M1)と被接合体(M2)が接合されることを特徴とする、電子部品の接合方法。
- 前記請求項1から6のいずれかに記載の加熱接合用材料に、有機系溶剤または水系溶剤を添加して有機化合物分散媒(A)を溶解又は軟化させ、被接合体(M1)と他の被接合体(M2)のいずれか一方、もしくは双方の表面上でパターン化した後、前記溶剤を蒸発させて固化し、その後被接合体(M1)と被接合体(M2)とが前記加熱接合用材料を介して接触した状態で、加熱処理することで、前記接合用材料中の金属微粒子(P)から形成される焼結体により、被接合体(M1)と被接合体(M2)が接合されることを特徴とする、電子部品の接合方法。
- 前記請求項7に記載された前記加熱接合用材料からなる予めパターン化された形状物を、少なくとも表面が金属部材、半導体部材、又はセラミックス部材からなる被接合体(M1)と他の被接合体(M2)のいずれか一方、もしくは双方の表面上に載せた後、被接合体(M1)を該パターン化された形状物を介して被接合体(M2)と接触させた状態で、加熱処理されることで、前記接合用材料中の金属微粒子(P)から形成される焼結体により、被接合体(M1)と被接合体(M2)が接合されることを特徴とする、電子部品の接合方法。
