より具体的な本発明の目的は、PCT時や冷熱サイクル時に剥がれを生じることもなく、感光性樹脂層の硬化皮膜はプリント配線板のソルダーレジストや多層配線板の層間絶縁材料等に要求される耐熱性、解像性、無電解めっき耐性、電気特性等の諸特性や、ICパッケージに要求される弾性や強靭性等の特性に優れる高信頼性のプリント配線基板等の積層構造体を提供することにある。
本発明の他の目的は、ハンドリングクラックの発生がないと共に、基板へのラミネート時に良好な初期密着性を確保でき、プリント配線板の高密度化、面実装化に対応可能で、上記諸特性に優れた信頼性の高い感光性ドライフィルムを提供することにある。
さらに別の好適な態様においては、前記感光性樹脂層又は硬化皮膜層中に含まれる無機フィラーの組成(無機フィラーの種類、組合せ又はそれらの配合割合)が、前記基板と接する側と前記基板から遠い表面側で異なる。この場合、前記基板と接する側の感光性樹脂層又は硬化皮膜層中に含まれる無機フィラーはSi及び/又はBaを含むものであることが好ましく、また、基板から遠い表面側の感光性樹脂層中に含まれる無機フィラーはMg及び/又はAlを含むものであることが好ましい。
本発明の積層構造体は、あらゆる用途に使用される積層構造体であってよいが、特に好適には、前記基板が、予め導体回路層が形成された配線基板であり、前記積層構造体が、前記硬化皮膜層からなるソルダーレジスト又は層間樹脂絶縁層を有するプリント配線基板である。
この感光性ドライフィルムにおいても、前記した積層構造体の感光性樹脂層についての好適な態様がそのまま適用できる。
まず、図1は、本発明の積層構造体の基本概念を模式的に示す概略部分断面図であり、前記したように、基板1上に形成された無機フィラー3を含有する感光性樹脂層(又は硬化皮膜層)2中の無機フィラーの含有割合は、上記基板1と接する側が低く、上記基板1から遠い表面側が高くなっている構造となっている。尚、符号4は、基板として予め銅等の導体回路層が形成された配線基板を用いた場合の導体回路層を示している。
球状シリカは、硬化皮膜のクラックの起点となる面を持たないため、少量でもクラック耐性を向上させる効果がある。球状シリカは、平均粒径が0.25μm、0.5μm、1μm、1.5μm、2μm、3μm、5μm等の市販の真球状シリカをそのまま使用することができる。市販品としては、(株)アドマテック製SOシリーズがある。また、この真球状シリカを配合した組成物に対して直接シランカップリング剤等を配合してもよいが、予め、溶剤、シランカップリング剤と真球状シリカをビーズミル等で表面処理して、シランカップリング剤がシリカ表面に均一に処理されるよう分散させ、さらに5μm以上の粒子をフィルタリング等でろ過選別したものを使用した方が、クラック耐性の観点から好ましい。上記のカップリング処理は球状のシリカの他、シリチン、シリコロイドにも有効であり好ましい。
尚、多層構造の場合、前記基板と接する側の感光性樹脂層又は硬化皮膜層(L1)中の無機フィラーの含有割合は、その層の不揮発成分全体量の38容量%未満が好ましく、前記基板から遠い表面側の感光性樹脂層又は硬化皮膜層(2層の場合のL2又は3層の場合のL3)中の無機フィラーの含有割合は、その層の不揮発成分全体量の38~60容量%であることが好ましい。
カルボキシル基含有樹脂の具体例としては、以下に列挙するような化合物(オリゴマー及びポリマーのいずれでもよい)を好適に使用できる。
なお、本明細書において、(メタ)アクリレートとは、アクリレート、メタクリレート及びそれらの混合物を総称する用語で、他の類似の表現についても同様である。
また、前記カルボキシル基含有樹脂の酸価は、40~200mgKOH/gの範囲が適当であり、より好ましくは45~120mgKOH/gの範囲である。カルボキシル基含有樹脂の酸価が40mgKOH/g未満であるとアルカリ現像が困難となり、一方、200mgKOH/gを超えると現像液による露光部の溶解が進むために、必要以上にラインが痩せたり、場合によっては、露光部と未露光部の区別なく現像液で溶解剥離してしまい、正常なレジストパターンの描画が困難となるので好ましくない。
このような光重合開始剤、光開始助剤、及び増感剤の総量は、前記カルボキシル基含有樹脂100質量部に対して35質量部以下であることが好ましい。35質量部を超えると、これらの光吸収により深部硬化性が低下する傾向にある。
これらの中でも、2-メルカプトベンゾイミダゾール、2-メルカプトベンゾオキサゾール、2-メルカプトベンゾチアゾール(川口化学工業(株)製:商品名アクセルM)、3-メルカプト-4-メチル-4H-1,2,4-トリアゾール、5-メチル-1,3,4-チアジアゾール-2-チオール、1-フェニル-5-メルカプト-1H-テトラゾールが好ましい。
芳香族ポリイソシアネートの具体例としては、例えば、4,4’-ジフェニルメタンジイソシアネート、2,4-トリレンジイソシアネート、2,6-トリレンジイソシアネート、ナフタレン-1,5-ジイソシアネート、o-キシリレンジイソシアネート、m-キシリレンジイソシアネート及び2,4-トリレンダイマー等が挙げられる。

このような紫外線吸収剤としては、ベンゾフェノン誘導体、ベンゾエート誘導体、ベンゾトリアゾール誘導体、トリアジン誘導体、ベンゾチアゾール誘導体、シンナメート誘導体、アントラニレート誘導体、ジベンゾイルメタン誘導体等が挙げられる。
紫外線吸収剤としては、市販のものであってもよく、例えば、TINUVI PS、TINUVIN 99-2、TINUVIN 109、TINUVIN 384-2、TINUVIN 900、TINUVIN 928、TINUVIN 1130、TINUVIN 400、TINUVIN 405、TINUVIN 460、TINUVIN 479(いずれもチバ・ジャパン社製)等が挙げられる。このような紫外線吸収剤は、1種を単独で又は2種以上を組み合わせて用いることができ、酸化防止剤と併用することで、本発明の感光性樹脂組成物より得られる成形物の安定化を図ることができる。
カバーフィルムとしては、ポリエチレンフィルム、ポリプロピレンフィルム等を使用することができるが、ソルダーレジスト層との接着力が、キャリアフィルムよりも小さいものが良い。
このとき、現像方法としては、ディッピング法、シャワー法、スプレー法、ブラシ法等によることができる。また、現像液としては、水酸化カリウム、水酸化ナトリウム、炭酸ナトリウム、炭酸カリウム、リン酸ナトリウム、ケイ酸ナトリウム、アンモニア、アミン類等のアルカリ水溶液を用いることができる。
温度計、窒素導入装置兼アルキレンオキシド導入装置及び撹拌装置を備えたオートクレーブに、ノボラック型クレゾール樹脂(商品名「ショーノールCRG951」、昭和高分子(株)製、OH当量:119.4)119.4部、水酸化カリウム1.19部及びトルエン119.4部を仕込み、撹拌しつつ系内を窒素置換し、加熱昇温した。次に、プロピレンオキシド63.8部を徐々に滴下し、125~132℃、0~4.8kg/cm2で16時間反応させた。その後、室温まで冷却し、この反応溶液に89%リン酸1.56部を添加混合して水酸化カリウムを中和し、不揮発分62.1%、水酸基価が182.2g/eq.であるノボラック型クレゾール樹脂のプロピレンオキシド反応溶液を得た。これは、フェノール性水酸基1当量当りアルキレンオキシドが平均1.08モル付加しているものであった。

クレゾールノボラック型エポキシ樹脂(エピクロンN-695、DIC(株)製、エポキシ当量220)330gを、ガス導入管、撹拌装置、冷却管及び温度計を備えたフラスコに入れ、カルビトールアセテート340gを加え、加熱溶解し、ハイドロキノン0.46gと、トリフェニルホスフィン1.38gを加えた。この混合物を95~105℃に加熱し、アクリル酸108gを徐々に滴下し、16時間反応させた。この反応生成物を、80~90℃まで冷却し、テトラヒドロフタル酸無水物68gを加え、8時間反応させ、冷却させた。このようにして、固形物の酸価50mgKOH/g、不揮発分60%のカルボキシル基含有感光性樹脂の溶液(以下、A-4と略称する)を得た。
上記合成例の樹脂溶液を用い、下記表1に示す種々の成分と共に表1に示す割合(質量部)にて配合し、攪拌機にて予備混合した後、3本ロールミルで混練し、ソルダーレジスト用光硬化性熱硬化性樹脂組成物を調製した。

線熱膨張係数:
3mm×10mmのサイズの硬化皮膜を、セイコーインスツールメンツ社製TMA6100にて10gの荷重を加えながら一定の昇温速度で0℃-260℃の温度範囲で引張り試験を行った。温度に対する硬化皮膜の伸び量から線熱膨張係数を算出した。
実施例1~13
上記光硬化性熱硬化性樹脂組成物例1~14を用いて、下記表2に示す組合せで、基板に接する第1感光性樹脂層(L1)を膜厚10μm、該第1感光性樹脂層(L1)に接する第2感光性樹脂層(L2)を膜厚10μmで形成し、パターン形成可能な2層構造の感光性樹脂層を有する感光性ドライフィルムを作製した。尚、感光性ドライフィルムは、キャリアフィルムとして38μmの厚みのポリエステルフィルム上に上記L2層用の組成物をアプリケーターを用いて80℃で20分乾燥した後に膜厚が10μmになるように塗布し、さらに、L2層の上にL1層用の組成物をアプリケーターを用いて80℃で20分乾燥した後に膜厚が10μmになるように塗布した後、室温まで放冷して作製した。
上記光硬化性熱硬化性樹脂組成物例4、8を用いて、下記表3に示す組合せで前記各実施例と同様にして、基板に接する第1感光性樹脂層(L1)を膜厚10μm、該第1感光性樹脂層(L1)に接する第2感光性樹脂層(L2)を膜厚10μmで形成し、パターン形成可能な2層構造の感光性樹脂層を有する感光性ドライフィルムを作製した。但し、比較例2、3の場合、上記光硬化性熱硬化性樹脂組成物例4又は8を用いて、被着体に接する第1感光性樹脂層(L1)のみを膜厚20μmで形成した。
銅厚15μmの回路が形成している片面プリント配線基板を用意し、メック(株)製CZ8100を使用して前処理を行った。これら基板に前記各実施例及び比較例の感光性ドライフィルムを用いて、L1層が基板に接するように、真空ラミネーターを用いて張り合わせることにより、基板上にL1層とL2層がこの順に積層された2層構造の樹脂絶縁層を形成した。この基板に、高圧水銀灯を搭載した露光装置を用いて最適露光量でソルダーレジストパターンを露光した後、キャリアフィルムを剥離し、30℃の1wt%炭酸ナトリウム水溶液によりスプレー圧0.2MPaの条件で90秒間現像を行い、レジストパターンを得た。この基板を、UVコンベア炉にて積算露光量1000mJ/cm2の条件で紫外線照射した後、160℃で60分加熱して硬化した。得られたプリント基板(評価基板)に対して以下のように特性を評価した。
ロジン系フラックスを塗布した評価基板を、予め260℃に設定したはんだ槽に浸漬し、変性アルコールでフラックスを洗浄した後、目視によるレジスト層の膨れ・剥がれについて評価した。判定基準は以下のとおりである。
◎:10秒間浸漬を6回以上繰り返しても剥がれが認められない。
○:10秒間浸漬を3回以上繰り返しても剥がれが認められない。
△:10秒間浸漬を3回以上繰り返すと少し剥がれる。
×:10秒間浸漬を3回以内にレジスト層に膨れ、剥がれがある。
市販品の無電解ニッケルめっき浴及び無電解金めっき浴を用いて、ニッケル0.5μm、金0.03μmの条件でめっきを行い、テープピーリングにより、レジスト層の剥がれの有無やめっき液のしみ込みの有無を評価した後、テープピーリングによりレジスト層の剥がれの有無を評価した。判定基準は以下のとおりである。
◎:染み込み、剥がれが見られない。
○:めっき後に少し染み込みが確認されるが、テープピール後は剥がれない。
△:めっき後にほんの僅かしみ込みが見られ、テープピール後に剥がれも見られる。
×:めっき後に剥がれがある。
上記無電解金めっきした評価基板を121℃、2気圧、湿度100%の高圧高温高湿槽に300時間入れ、硬化皮膜の状態変化を以下の評価基準で評価した。
◎:顕著な膨れ、変色なし。
○:顕著な剥がれなし。一部剥がれ若しくは変色有り。
×:顕著な膨れ、変色あり。
上記無電解金めっきした評価基板を-65℃で30分間、150℃で30分間を1サイクルとして熱履歴を加え、2000サイクル経過後、硬化皮膜の状態を光学顕微鏡で観察した。
◎:クラック発生なし。
△:クラック発生あり。
×:クラック発生著しい。
解像性評価用ネガマスクとしてビア開口径80μmを有するネガパターンを用い、ソルダーレジスト開口部のボトム径を1000倍の走査型電子顕微鏡(SEM)にて観察及び測長を行い、以下の評価基準で評価した。
◎:ボトム径が70~80μm。
○:ボトム径が50μm以上、70μm未満。
×:ボトム径が50μm未満。
上記評価基板作成条件において、回路形成された基板に変えて、18μmの銅箔を同様にCZ8100で処理し、その面に、前記各実施例及び比較例の感光性ドライフィルムを用いてL1層とL2層をそれぞれラミネートして、同様に評価基板を用意した。完成した絶縁層に2液性エポキシ系接着剤(アラルダイト)を絶縁層側に塗布し、裏返して1.6mmtの銅を全面エッチングしたFR-4基板に張り合わせて硬化させた。硬化後、絶縁層に接着している銅箔を1cm幅で切り出し、90度の角度で剥離して試験を行い、ピールゲージでピール強度を求めた。
◎:6N以上。
△:3N以上、6N未満。
×:3N未満。
組成物7の配合においてタルクをすべて球状シリカに変え、さらに比較例2と同様に単層のフィルムを作製したものは、無電解金めっき耐性△、PCT耐性×、に加えて解像性も×であった。
さらに、無機フィラー含有量が38容量%以上の光硬化性樹脂組成物である組成物7の配合においてタルクをすべて球状シリカに変え、さらに比較例2と同様に単層のフィルム作製したものは、無電解金めっき耐性、PCT耐性が劣り、加えて解像性も×であった。

Claims (11)
- 少なくとも基板と、該基板上に形成された無機フィラーを含有する感光性樹脂層又は硬化皮膜層とを有する積層構造体において、上記感光性樹脂層又は硬化皮膜層中の無機フィラーの含有割合が、上記基板と接する側が低く、上記基板から遠い表面側が高くなっていることを特徴とする積層構造体。
- 前記感光性樹脂層又は硬化皮膜層中の無機フィラーの含有割合が、前記基板と接する側から前記基板から遠い表面側に向かって連続的に傾斜して又は段階的に漸次高くなっていることを特徴とする請求項1に記載の積層構造体。
- 前記感光性樹脂層又は硬化皮膜層が、無機フィラーの含有割合が異なる少なくとも2層からなり、前記基板と接する側の感光性樹脂層又は硬化皮膜層中の無機フィラーの含有割合よりも、前記基板から遠い表面側の感光性樹脂層又は硬化皮膜層中の無機フィラーの含有割合が高くなっていることを特徴とする請求項1に記載の積層構造体。
- 前記基板と接する側の感光性樹脂層又は硬化皮膜層中の無機フィラーの含有割合が不揮発成分全体量の38容量%未満であり、前記基板から遠い表面側の感光性樹脂層又は硬化皮膜層中の無機フィラーの含有割合が不揮発成分全体量の38~60容量%であることを特徴とする請求項3に記載の積層構造体。
- 前記無機フィラーの含有割合が不揮発成分全体量の38~60容量%である前記基板から遠い表面側の感光性樹脂層の硬化物又は硬化皮膜層の線熱膨張係数が15~35×10-6/Kであることを特徴とする請求項4に記載の積層構造体。
- 前記感光性樹脂層又は硬化皮膜層中に含まれる無機フィラーの組成が、前記基板と接する側と前記基板から遠い表面側で異なることを特徴とする請求項1~5のいずれか一項に記載の積層構造体。
- 前記基板が、予め導体回路層が形成された配線基板であり、前記積層構造体が、前記硬化皮膜層からなるソルダーレジスト又は層間樹脂絶縁層を有するプリント配線基板であることを特徴とする請求項1~5のいずれか一項に記載の積層構造体。
- 被着物に張り合わせるための無機フィラーを含有するパターン形成可能な感光性樹脂層を有する感光性ドライフィルムにおいて、上記感光性樹脂層中の無機フィラーの含有割合が、被着物に張り合わせる側が低く、上記被着物から遠い側が高くなっていることを特徴とする感光性ドライフィルム。
- 前記感光性樹脂層中の無機フィラーの含有割合が、前記被着物に張り合わせる側から前記被着物から遠い側に向かって連続的に傾斜して又は段階的に漸次高くなっていることを特徴とする請求項8に記載の感光性ドライフィルム。
- 前記感光性樹脂層が、無機フィラーの含有割合が異なる少なくとも2層からなり、前記被着物に張り合わせる側の感光性樹脂層中の無機フィラーの含有割合が不揮発成分全体量の38容量%未満であり、前記被着物から遠い側の感光性樹脂層中の無機フィラーの含有割合が不揮発成分全体量の38~60容量%であることを特徴とする請求項8に記載の感光性ドライフィルム。
- 前記感光性樹脂層中に含まれる無機フィラーの組成が、前記被着物に張り合わせる側と前記被着物から遠い側で異なることを特徴とする請求項8~10のいずれか一項に記載の感光性ドライフィルム。
