微細なパターンを形成する上で、パターン倒れを防ぐためにレジスト膜厚が薄くなる傾向がある。レジストの薄膜化によりその下層に存在する膜にパターンを転写するためのドライエッチングは、上層の膜よりもエッチング速度が高くなければパターン転写ができない。本発明では基板上に有機下層膜を介するか、又は有機下層膜を介さず、その上に本願レジスト下層膜(無機系シリコン系化合物含有)を被覆し、その上にレジスト膜(有機レジスト膜)の順で被覆される。有機系成分の膜と無機系成分の膜はエッチングガスの選択によりドライエッチング速度が大きく異なり、有機系成分の膜は酸素系ガスでドライエッチング速度が高くなり、無機系成分の膜はハロゲン含有ガスでドライエッチング速度が高くなる。
上記式(1)の構造中のアルコキシ基やアシロキシ基、ハロゲン原子等の加水分解性基は加水分解乃至部分加水分解し、その後にシラノール基の縮合反応によりポリシロキサン構造のポリマーを形成する。このポリオルガノシロキサン構造はハードマスクとしての十分な機能を有している。
本発明に用いられる式(1)のスルホンアミド基を有する加水分解性オルガノシラン化合物は、加水分解とそれに続く縮合反応により、ポリオルガノシロキサンを形成する。
スルホンアミド基を導入することで上塗りレジストとの密着性が向上し、得られるレジスト形状が良好となる。
そして、ポリオルガノシロキサン構造(中間膜)は、その下に存在する有機下層膜のエッチングや、基板の加工(エッチング)にハードマスクとして有効である。即ち、基板加工時や有機下層膜の酸素系ドライエッチングガスに対して十分な耐ドライエッチング性を有するものである。
本発明のレジスト下層膜がこれらの上層レジストに対するドライエッチング速度の向上と、基板加工時等の耐ドライエッチング性を具備するものである。
以上より、本発明のレジスト下層膜形成組成物により、ハードマスク及び反射防止膜として利用でき、また、レジストとのインターミキシングを起こさず、更に、レジストと比較して大きなドライエッチング速度を有するリソグラフィー用レジスト下層膜を形成することができる。
また、本発明の半導体装置の製造方法によるとシリコンウエハー等の半導体基板上に微細なパターンを加工することができる。
本発明ではスルホンアミド基を有するシラン化合物とスルホンアミド基を有しないシラン化合物とを含む組成物であって、該シラン化合物全体中にスルホンアミド基を有するシラン化合物が1モル%未満の割合で存在するものとすることができる。
そして上述の加水分解性シラン、その加水分解物、及びその加水分解縮合物はそれらの混合物として用いることもできる。加水分解性シランを加水分解し、得られた加水分解物を縮合した縮合物で用いることができる。加水分解縮合物を得る際に加水分解が完全に完了しない部分加水分解物やシラン化合物が加水分解縮合物に混合されて、その混合物を用いることもできる。この縮合物はポリシロキサン構造を有するポリマーである。このポリシロキサンにはスルホンアミド基又はそれを含む有機基が結合している。スルホンアミドを有しない加水分解縮合物に、スルホンアミド基を有する加水分解性シラン化合物を添加することもできる。
本発明のレジスト下層膜形成組成物における固形分は、例えば0.5乃至50質量%、1乃至30質量%、又は1乃至25質量%である。ここで固形分とは(レジスト下層膜)膜形成組成物の全成分から溶剤成分を除いたものである。
固形分中に占める加水分解性オルガノシラン、その加水分解物、及びその加水分解縮合物の割合は、20質量%以上であり、例えば50乃至100質量%、60乃至100質量%、70乃至100質量%である。
本発明に用いられる加水分解性オルガノシランは式(1)の構造を有する。
式中R1はスルホンアミド基又はそれを含む有機基であり且つSi-N結合、Si-S結合、又はSi-C結合によりケイ素原子と結合しているものである。
R2はアルキル基、アリール基、ハロゲン化アルキル基、ハロゲン化アリール基、アルケニル基、又はエポキシ基、アクリロイル基、メタクリロイル基、メルカプト基、もしくはシアノ基を有する有機基で且つSi-C結合によりケイ素原子と結合しているものである。R3はアルコキシ基、アシルオキシ基、又はハロゲン原子である。aは1又は2の整数を表し、bは0又は1の整数を表し、a+bは1又は2の整数を表す。
またこれらのフッ素、塩素、臭素、又はヨウ素等のハロゲン原子が置換した有機基が挙げられる。
アクリロイル基を有する有機基としては、アクリロイルメチル基、アクリロイルエチル基、アクリロイルプロピル基等が挙げられる。
メタクリロイル基を有する有機基としては、メタクリロイルメチル基、メタクリロイルエチル基、メタクリロイルプロピル基等が挙げられる。
メルカプト基を有する有機基としては、エチルメルカプト基、ブチルメルカプト基、ヘキシルメルカプト基、オクチルメルカプト基等が挙げられる。
シアノ基を有する有機基としては、シアノエチル基、シアノプロピル基等が挙げられる。

アミンとスルホニルハライドの少なくとも一方に加水分解性シランが含まれている必要がある。例えば、アミノ基含有加水分解性シランとスルホニルハライドとを反応する方法、アミンとスルホニルハライド含有加水分解性シランとを反応する方法、アミノ基含有加水分解性シランとスルホニルハライド含有加水分解性シランとを反応する方法が挙げられる。ハライドに用いられるハロゲン原子はフッ素、塩素、臭素、及びヨウ素が挙げられるが、塩素が好ましくも用いられる。
アミンとスルホニルハライドとの合成条件は、例えばジクロロメタン等の溶剤を用い、-20乃至40℃、0.5乃至24時間の反応で得られる。またこの反応の際に触媒としてN,N-ジメチル-4-アミノピリジン等を用いることもできる。
上記アミノ基含有加水分解性シラン化合物としては、分子内に1級もしくは2級アミンを含む加水分解性シラン化合物を用いることができ、例えば以下に例示される。
上記スルホニルハライド含有加水分解性シラン化合物としては例えば以下に例示される。

アミンとスルホニルハライドを反応して得られる式(1)の化合物としては例えば以下に例示することができる。
環状アミンとスルホンアミドとの合成条件は、例えばメタノール等の溶剤を用い、-20乃至70℃、0.5乃至48時間の反応で得られる。またこの反応の際に触媒として炭酸セシウム等を用いることもできる。
上記環状エーテル基含有加水分解性シラン化合物としては、例えば以下に例示される。
上記式5で表されるスルホンアミド基含有加水分解性シランと反応する環状エーテル化合物としては例えば以下に例示することができる。
環状エーテルとスルホンアミドを反応して得られる式(1)の化合物としては例えば以下に例示することができる。
即ち、式(1)で表される加水分解性オルガノシラン、その加水分解物、又はその加水分解縮合物と、式(3)及び式(4)で表される群より選ばれる少なくとも1種のケイ素含有化合物、その加水分解物、又は加水分解縮合物を併用して使用することができる。
上述の式(1)の加水分解性オルガノシランと、式(3)及び/又は式(4)のケイ素含有化合物との割合は、モル比で1:0乃至1:100000の範囲で使用することができる。式(3)及び式(4)から成る群より選ばれるケイ素含有化合物は、式(3)のケイ素含有化合物を使用することが好ましい。
これらは加水分解縮合物(ポリオルガノシロキサン)として使用することが好ましく、式(1)で表される加水分解性オルガノシランと式(3)で表されるケイ素含有化合物との加水分解縮合物(ポリオルガノシロキサン)を用いることが好ましい。
式(3)及び式(4)で表されるケイ素含有化合物中のR7、R8、R9、及びR10で表されるアルキル基、アリール基、ハロゲン化アルキル基、ハロゲン化アリール基、アルケニル基、又はエポキシキ、アクリロイル基、メタクロロイル基、メルカプト基、もしくはシアノ基を有する有機基、更には加水分解性基に含まれるアルコキシ基、アシルオキシ基、又はハロゲン原子は、上述式(1)に記載されたものを例示することができる。
式(1)で表される加水分解性オルガノシランと式(3)で表されるケイ素含有化合物との加水分解縮合物の単位構造の具体例として以下に例示される。
GPCの測定条件は、例えばGPC装置(商品名HLC-8220GPC、東ソー株式会社製)、GPCカラム(商品名ShodexKF803L、KF802、KF801、昭和電工製)、カラム温度は40℃、溶離液(溶出溶媒)はテトラヒドロフラン、流量(流速)は1.0ml/min、標準試料はポリスチレン(昭和電工株式会社製)を用いて行うことができる。
また、加水分解性基の1モル当たり0.001乃至10モル、好ましくは0.001乃至1モルの加水分解触媒を用いることができる。
加水分解と縮合を行う際の反応温度は、通常20乃至80℃である。
加水分解は完全に加水分解を行うことも、部分加水分解することでも良い。即ち、加水分解縮合物中に加水分解物やモノマーが残存していても良い。
加水分解し縮合させる際に触媒を用いることができる。

加水分解触媒としての無機酸は、例えば塩酸、硝酸、硫酸、フッ酸、リン酸等を挙げることができる。
加水分解触媒としての有機塩基は、例えばピリジン、ピロール、ピペラジン、ピロリジン、ピペリジン、ピコリン、トリメチルアミン、トリエチルアミン、モノエタノールアミン、ジエタノールアミン、ジメチルモノエタノールアミン、モノメチルジエタノールアミン、トリエタノールアミン、ジアザビシクロオクタン、ジアザビシクロノナン、ジアザビシクロウンデセン、テトラメチルアンモニウムハイドロオキサイド等を挙げることができる。無機塩基としては、例えばアンモニア、水酸化ナトリウム、水酸化カリウム、水酸化バリウム、水酸化カルシウム等を挙げることができる。これら触媒の内、金属キレート化合物、有機酸、無機酸が好ましく、これらは1種あるいは2種以上を同時に使用しても良い。
特に、アセトン、メチルエチルケトン、メチル-n-プロピルケトン、メチル-n-ブチルケトン、ジエチルケトン、メチル-i-ブチルケトン、メチル-n-ペンチルケトン、エチル-n-ブチルケトン、メチル-n-ヘキシルケトン、ジ-i-ブチルケトン、トリメチルノナノン、シクロヘキサノン、メチルシクロヘキサノン、2,4-ペンタンジオン、アセトニルアセトン、ジアセトンアルコール、アセトフェノン、フェンチョン等のケトン系溶媒が溶液の保存安定性の点で好ましい。
硬化触媒としては、アンモニウム塩、ホスフィン類、ホスホニウム塩、スルホニウム塩を用いることができる。

また、アミンを添加することができる。例えばN-(3-トリエトキシシリルプロピル)-4,5-ジヒドロイミダゾール等を添加することができる。
加水分解性オルガノシランを溶剤中で触媒を用いて加水分解し縮合し、得られた加水分解縮合物(ポリマー)は減圧蒸留等により副生成物のアルコールや用いた加水分解触媒や水を同時に除去することができる。また、加水分解に用いた酸や塩基触媒を中和やイオン交換により取り除くことができる。そして本発明のリソグラフィー用レジスト下層膜形成組成物では、その加水分解縮合物を含むレジスト下層膜形成組成物は安定化のために有機酸、水、アルコール、又はそれらの組み合わせを添加することができる。
また加えるアルコールとしては塗布後の加熱により気化しやすいものが好ましく、例えばメタノール、エタノール、プロパノール、イソプロパノール、ブタノール等が挙げられる。加えるアルコールはレジスト下層膜形成組成物100質量部に対して1乃至20質量部とすることができる。
有機ポリマー化合物を使用することにより、本発明のリソグラフィー用下層膜形成組成物から形成されるレジスト下層膜のドライエッチング速度(単位時間当たりの膜厚の減少量)、減衰係数及び屈折率等を調整することができる。
有機ポリマー化合物としては特に制限はなく、種々の有機ポリマーを使用することができる。縮重合ポリマー及び付加重合ポリマー等を使用することができる。ポリエステル、ポリスチレン、ポリイミド、アクリルポリマー、メタクリルポリマー、ポリビニルエーテル、フェノールノボラック、ナフトールノボラック、ポリエーテル、ポリアミド、ポリカーボネート等の付加重合ポリマー及び縮重合ポリマーを使用することができる。吸光部位として機能するベンゼン環、ナフタレン環、アントラセン環、トリアジン環、キノリン環、及びキノキサリン環等の芳香環構造を有する有機ポリマーが好ましく使用される。
有機ポリマー化合物として付加重合ポリマーが使用される場合、そのポリマー化合物は単独重合体でもよく共重合体であってもよい。付加重合ポリマーの製造には付加重合性モノマーが使用される。そのような付加重合性モノマーとしてはアクリル酸、メタクリル酸、アクリル酸エステル化合物、メタクリル酸エステル化合物、アクリルアミド化合物、メタクリルアミド化合物、ビニル化合物、スチレン化合物、マレイミド化合物、マレイン酸無水物、アクリロニトリル等が挙げられる。
メタクリルアミド化合物、メタクリルアミド、N-メチルメタクリルアミド、N-エチルメタクリルアミド、N-ベンジルメタクリルアミド、N-フェニルメタクリルアミド、N,N-ジメチルメタクリルアミド及びN-アントリルアクリルアミド等が挙げられる。
スチレン化合物としては、スチレン、ヒドロキシスチレン、クロロスチレン、ブロモスチレン、メトキシスチレン、シアノスチレン及びアセチルスチレン等が挙げられる。
マレイミド化合物としては、マレイミド、N-メチルマレイミド、N-フェニルマレイミド、N-シクロヘキシルマレイミド、N-ベンジルマレイミド及びN-ヒドロキシエチルマレイミド等が挙げられる。
有機ポリマー化合物にヒドロキシル基が含有されている場合は、このヒドロキシル基はポリオルガノシロキサンと架橋反応を形成することができる。
有機ポリマー化合物は一種のみを使用することができ、または二種以上を組み合わせて使用することができる。
有機ポリマー化合物が使用される場合、その割合としては、縮合物(ポリオルガノシロキサン)100質量部に対して、1乃至200質量部、または5乃至100質量部、または10乃至50質量部、または20乃至30質量部である。
酸発生剤としては、熱酸発生剤や光酸発生剤が挙げられる。
光酸発生剤は、レジストの露光時に酸を生ずる。そのため、下層膜の酸性度の調整ができる。これは、下層膜の酸性度を上層のレジストとの酸性度に合わせるための一方法である。また、下層膜の酸性度の調整によって、上層に形成されるレジストのパターン形状の調整ができる。
本発明のレジスト下層膜形成組成物に含まれる光酸発生剤としては、オニウム塩化合物、スルホンイミド化合物、及びジスルホニルジアゾメタン化合物等が挙げられる。
ジスルホニルジアゾメタン化合物としては、例えば、ビス(トリフルオロメチルスルホニル)ジアゾメタン、ビス(シクロヘキシルスルホニル)ジアゾメタン、ビス(フェニルスルホニル)ジアゾメタン、ビス(p-トルエンスルホニル)ジアゾメタン、ビス(2,4-ジメチルベンゼンスルホニル)ジアゾメタン、及びメチルスルホニル-p-トルエンスルホニルジアゾメタン等が挙げられる。
光酸発生剤が使用される場合、その割合としては、縮合物(ポリオルガノシロキサン)100質量部に対して、0.01乃至5質量部、または0.1乃至3質量部、または0.5乃至1質量部である。
本発明のレジスト下層膜形成組成物に含まれる界面活性剤としては、例えば、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンセチルエーテル、ポリオキシエチレンオレイルエーテル等のポリオキシエチレンアルキルエーテル類、ポリオキシエチレンオクチルフエノールエーテル、ポリオキシエチレンノニルフエノールエーテル等のポリオキシエチレンアルキルアリルエーテル類、ポリオキシエチレン・ポリオキシプロピレンブロツクコポリマー類、ソルビタンモノラウレート、ソルビタンモノパルミテート、ソルビタンモノステアレート、ソルビタンモノオレエート、ソルビタントリオレエート、ソルビタントリステアレート等のソルビタン脂肪酸エステル類、ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノパルミテート、ポリオキシエチレンソルビタンモノステアレート、ポリオキシエチレンソルビタントリオレエート、ポリオキシエチレンソルビタントリステアレート等のポリオキシエチレンソルビタン脂肪酸エステル類等のノニオン系界面活性剤、商品名エフトップEF301、EF303、EF352((株)トーケムプロダクツ製)、商品名メガファックF171、F173、R-08、R-30(大日本インキ化学工業(株)製)、フロラードFC430、FC431(住友スリーエム(株)製)、商品名アサヒガードAG710,サーフロンS-382、SC101、SC102、SC103、SC104、SC105、SC106(旭硝子(株)製)等のフッ素系界面活性剤、及びオルガノシロキサンポリマ-KP341(信越化学工業(株)製)等を挙げることができる。これらの界面活性剤は単独で使用してもよいし、また二種以上の組み合わせで使用することもできる。界面活性剤が使用される場合、その割合としては、縮合物(ポリオルガノシロキサン)100質量部に対して0.0001乃至5質量部、または0.001乃至1質量部、または0.01乃至0.5質量部である。
半導体装置の製造に使用される基板(例えば、シリコンウエハー基板、シリコン/二酸化シリコン被覆基板、シリコンナイトライド基板、ガラス基板、ITO基板、ポリイミド基板、及び低誘電率材料(low-k材料)被覆基板等)の上に、スピナー、コーター等の適当な塗布方法により本発明のレジスト下層膜形成組成物が塗布され、その後、焼成することによりレジスト下層膜が形成される。焼成する条件としては、焼成温度80℃乃至250℃、焼成時間0.3乃至60分間の中から適宜、選択される。好ましくは、焼成温度150℃乃至250℃、焼成時間0.5乃至2分間である。ここで、形成される下層膜の膜厚としては、例えば、10乃至1000nmであり、または20乃至500nmであり、または50乃至300nmであり、または100乃至200nmである。
現像液としては、水酸化カリウム、水酸化ナトリウムなどのアルカリ金属水酸化物の水溶液、水酸化テトラメチルアンモニウム、水酸化テトラエチルアンモニウム、コリンなどの水酸化四級アンモニウムの水溶液、エタノールアミン、プロピルアミン、エチレンジアミンなどのアミン水溶液等のアルカリ性水溶液を例として挙げることができる。さらに、これらの現像液に界面活性剤などを加えることもできる。現像の条件としては、温度5乃至50℃、時間10乃至600秒から適宜選択される。
フッ素系ガスとしては、例えば、テトラフルオロメタン(CF4)、パーフルオロシクロブタン(C4F8)、パーフルオロプロパン(C3F8)、トリフルオロメタン、及びジフルオロメタン(CH2F2)等が挙げられる。
また、本発明のレジスト下層膜の上層には、フォトレジストの形成前に有機系の反射防止膜を形成することができる。そこで使用される反射防止膜組成物としては特に制限はなく、これまでリソグラフィープロセスにおいて慣用されているものの中から任意に選択して使用することができ、また、慣用されている方法、例えば、スピナー、コーターによる塗布及び焼成によって反射防止膜の形成を行なうことができる。
本発明のレジスト下層膜形成組成物より形成されるレジスト下層膜は、また、リソグラフィープロセスにおいて使用される光の波長によっては、その光に対する吸収を有することがある。そして、そのような場合には、基板からの反射光を防止する効果を有する反射防止膜として機能することができる。さらに、本発明の下層膜は、基板とフォトレジストとの相互作用の防止するための層、フォトレジストに用いられる材料又はフォトレジストへの露光時に生成する物質の基板への悪作用を防ぐ機能とを有する層、加熱焼成時に基板から生成する物質の上層フォトレジストへの拡散を防ぐ機能を有する層、及び半導体基板誘電体層によるフォトレジスト層のポイズニング効果を減少させるためのバリア層等として使用することも可能である。
以下、本発明を実施例により更に具体的に説明するが、これによって本発明が限定されるものではない。
試料管:5mm、溶媒:重水素化クロロホルム、測定温度:室温、パルス間隔:5秒、積算回数:32回、基準試料:テトラメチルシラン(TMS)
100mlの3つ口フラスコに、アミノプロピルトリエトキシシラン6.27g、トリエチルアミン3.22g、ジクロロメタン15gを入れ攪拌した。その後、ジクロロメタン5gに溶解させたベンゼンスルホニルクロライド5.00gを室温にて滴下し、室温で6時間攪拌した。
反応後、溶液をろ過し、ろ液を水で数回洗浄した。その後、硫酸マグネシウムで乾燥、ろ過し、溶媒を減圧除去し粗組成物を得た。その後、減圧蒸留による精製後、目的物である化合物(1)を得た。この化合物は式(5-1)に相当した。

反応後、溶液をろ過し、ろ液を水で数回洗浄した。その後、硫酸マグネシウムで乾燥、ろ過し、溶媒を減圧除去し粗組成物を得た。その後、減圧蒸留による精製後、目的物である化合物(2)を得た。

反応後、溶液をろ過し、ろ液を水で数回洗浄した。その後、硫酸マグネシウムで脱水、ろ過、溶媒を減圧除去し粗組成物を得た。その後、減圧蒸留による精製後、目的物である化合物(3)を得た。この化合物は式(5-3)に相当した。

100mlの3つ口フラスコに、アミノプロピルトリエトキシシラン5.00g、トリエチルアミン2.57g、ジクロロメタン15gを入れ攪拌した。その後、ジクロロメタン5gに溶解させたメタンスルホニルクロライド2.58gを室温にて滴下し、室温で6時間攪拌した。
反応後、溶液をろ過し、ろ液を水で数回洗浄した。その後、硫酸マグネシウムで乾燥、ろ過し、溶媒を減圧除去し粗組成物を得た。その後、減圧蒸留による精製後、目的物である化合物(4)を得た。この化合物は式(5-9)に相当した。

合成例1で得られたポリマー溶液(29.42質量パーセント)10.00gに、マレイン酸0.03g、超純水9.81g、N-(3-トリエトキシシリルプロピル)-4,5-ジヒドロイミダゾール0.01g、プロピレングリコールモノメチルエーテルアセテート0.49g、プロピレングリコールモノメチルエーテル7.54g、プロピレングリコールモノエチルエーテル50.54gを添加してレジスト下層膜材料を調製した。
合成例9で得られたポリマー溶液(29.98質量パーセント)10.00gに、マレイン酸0.03g、超純水9.99g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.69g、プロピレングリコールモノメチルエーテル7.69g、プロピレングリコールモノエチルエーテル51.49gを添加してレジスト下層膜材料を調製した。
合成例10で得られたポリマー溶液(28.68質量パーセント)10.00gに、マレイン酸0.03g、超純水9.56g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.22g、プロピレングリコールモノメチルエーテル7.35g、プロピレングリコールモノエチルエーテル49.26gを添加してレジスト下層膜材料を調製した。
合成例11で得られたポリマー溶液(29.64質量パーセント)10.00gに、マレイン酸0.03g、超純水9.88g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.56g、プロピレングリコールモノメチルエーテル7.60g、プロピレングリコールモノエチルエーテル50.92gを添加してレジスト下層膜材料を調製した。
合成例12で得られたポリマー溶液(30.23質量パーセント)10.00gに、マレイン酸0.03g、超純水10.08g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.77g、プロピレングリコールモノメチルエーテル7.75g、プロピレングリコールモノエチルエーテル51.92gを添加してレジスト下層膜材料を調製した。
合成例13で得られたポリマー溶液(30.29質量パーセント)10.00gに、マレイン酸0.03g、超純水10.10g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.79g、プロピレングリコールモノメチルエーテル7.77g、プロピレングリコールモノエチルエーテル52.04gを添加してレジスト下層膜材料を調製した。
合成例14で得られたポリマー溶液(28.99質量パーセント)10.00gに、マレイン酸0.03g、超純水9.66g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.33g、プロピレングリコールモノメチルエーテル7.43g、プロピレングリコールモノエチルエーテル49.80gを添加してレジスト下層膜材料を調製した。
合成例15で得られたポリマー溶液(29.84質量パーセント)10.00gに、マレイン酸0.03g、超純水9.95g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.63g、プロピレングリコールモノメチルエーテル7.65g、プロピレングリコールモノエチルエーテル51.26gを添加してレジスト下層膜材料を調製した。
合成例16で得られたポリマー溶液(29.62質量パーセント)10.00gに、マレイン酸0.03g、超純水9.87g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.56g、プロピレングリコールモノメチルエーテル7.60g、プロピレングリコールモノエチルエーテル50.88gを添加してレジスト下層膜材料を調製した。
合成例1で得られたポリマー溶液(29.42重量パーセント)10.00gに、マレイン酸0.03g、超純水9.81g、トリフェニルスルホニウムマレイン酸塩0.01g、プロピレングリコールモノメチルエーテルアセテート0.49g、プロピレングリコールモノメチルエーテル7.54g、プロピレングリコールモノエチルエーテル50.54gを添加してレジスト下層膜材料を調製した。
合成例1で得られたポリマー溶液(29.42重量パーセント)10.00gに、マレイン酸0.03g、超純水9.81g、トリフェニルスルホニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.49g、プロピレングリコールモノメチルエーテル7.54g、プロピレングリコールモノエチルエーテル50.54gを添加してレジスト下層膜材料を調製した。
合成例18で得られたポリマー溶液(28.42重量パーセント)10.00gに、マレイン酸0.03g、超純水9.47g、N-(3-トリエトキシシリルプロピル)-4,5-ジヒドロイミダゾール0.01g、0.01g、プロピレングリコールモノメチルエーテルアセテート0.13g、プロピレングリコールモノメチルエーテル7.29g、プロピレングリコールモノエチルエーテル48.83gを添加してレジスト下層膜材料を調製した。
合成例19で得られたポリマー溶液(28.89重量パーセント)10.00gに、マレイン酸0.03g、超純水9.63g、N-(3-トリエトキシシリルプロピル)-4,5-ジヒドロイミダゾール0.01g、0.01g、プロピレングリコールモノメチルエーテルアセテート0.30g、プロピレングリコールモノメチルエーテル7.41g、プロピレングリコールモノエチルエーテル49.64gを添加してレジスト下層膜材料を調製した。
合成例20で得られたポリマー溶液(28.10重量パーセント)10.00gに、マレイン酸0.03g、超純水9.37g、N-(3-トリエトキシシリルプロピル)-4,5-ジヒドロイミダゾール0.01g、0.01g、プロピレングリコールモノメチルエーテルアセテート0.02g、プロピレングリコールモノメチルエーテル7.21g、プロピレングリコールモノエチルエーテル48.28gを添加してレジスト下層膜材料を調製した。
合成例17で得られたポリマー溶液(29.12質量パーセント)10.00gに、マレイン酸0.03g、超純水9.71g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート0.38g、プロピレングリコールモノメチルエーテル7.47g、プロピレングリコールモノエチルエーテル50.02gを添加してレジスト下層膜材料を調製した。
合成例21で得られたポリマー溶液(28.67重量パーセント)10.00gに、マレイン酸0.03g、超純水9.56g、N-(3-トリエトキシシリルプロピル)-4,5-ジヒドロイミダゾール0.01g、0.01g、プロピレングリコールモノメチルエーテルアセテート0.22g、プロピレングリコールモノメチルエーテル7.35g、プロピレングリコールモノエチルエーテル49.26gを添加してレジスト下層膜材料を調製した。
合成例22で得られたポリマー溶液(29.01重量パーセント)10.00gに、マレイン酸0.03g、超純水9.67g、N-(3-トリエトキシシリルプロピル)-4,5-ジヒドロイミダゾール0.01g、0.01g、プロピレングリコールモノメチルエーテルアセテート0.02g、プロピレングリコールモノメチルエーテル7.44g、プロピレングリコールモノエチルエーテル49.85gを添加してレジスト下層膜材料を調製した。
合成例23で得られたポリマー溶液(29.87重量パーセント)10.00gに、マレイン酸0.03g、超純水9.96g、N-(3-トリエトキシシリルプロピル)-4,5-ジヒドロイミダゾール0.01g、0.01g、プロピレングリコールモノメチルエーテルアセテート0.65g、プロピレングリコールモノメチルエーテル7.66g、プロピレングリコールモノエチルエーテル51.30gを添加してレジスト下層膜材料を調製した。
シリコンウェハー上にレジスト下層膜形成組成物をスピンコート法にて塗布し、140℃のホットプレート上で1分間焼成させレジスト下層膜を形成した。その後、上塗りレジスト組成物の溶剤に用いられるプロピレングリコールモノメチルエーテルアセテートに一分間浸漬し、浸漬の前後でのレジスト下層膜の膜厚の変化が1nm以下である場合、「良好」と判断し、表1に「○」を示した。
レジスト下層膜形成組成物をスピナーを用い、シリコンウェハー上に塗布した。ホットプレート上で240℃1分間加熱し、レジスト下層膜(膜厚0.09μm)を形成した。そして、これらのレジスト下層膜を分光エリプソメーター(J.A. Woollam社製、VUV-VASE VU-302)を用い、波長193nmでの屈折率(n値)及び光学吸光係数(k値、減衰係数とも呼ぶ)を測定した。結果を表2に示す。
ドライエッチング速度の測定に用いたエッチャー及びエッチングガスは以下のものを用いた。
エッチャーはES401(商品名、日本サイエンティフィック製)を用い、CF4ガスでエッチングを行った。
エッチャーはRIE-10NR(商品名、サムコ製)を用い、O2ガスでエッチングを行った。
実施例1乃至22及び比較例1乃至4で調製したレジスト下層膜形成組成物の溶液をそれぞれスピナーを用い、シリコンウェハー上に塗布した。ホットプレート上で240℃1分間加熱し、レジスト下層膜を形成し、各エッチングガスを用いてエッチング速度を測定した。レジスト下層膜の膜厚0.20μmでエッチングガスとしてCF4ガスを用いエッチング速度を測定し、レジスト下層膜の膜厚0.08μmでエッチングガスとしてO2ガスを用いエッチング速度を測定した。
また、同様にフォトレジスト溶液(シプレー社製・商品名UV113)をスピナーを用い、シリコンウェハー上にそれぞれ0.20μmと0.08μmのレジスト膜を形成した。エッチングガスとしてCF4ガスおよびO2ガスを使用してドライエッチング速度を測定した。そしてレジスト下層膜とレジスト膜とのドライエッチング速度の比較を行った。結果を表3に示す。速度比は(レジスト下層膜)/(レジスト膜)のドライエッチング速度比である。
200mLのフラスコにアセナフチレンを16.5g、4-ヒドロキシスチレンを1.5g、溶媒として1,2-ジクロロエタンを60g添加した。重合開始剤としてトリフルオロホウ素を1g加え、60℃まで昇温後、24時間反応させた。この溶液にメタノール1L、水500gを加え再沈殿による精製を行い、得られた白色個体をろ過後、乾燥し、白色重合体11gを得た。
得られたポリマー(式(E-1))を13C、1H-NMRおよびGPC測定したところ、ポリマー中のモル比はアセナフチレン:4-ヒドロキシスチレン=86:14であった。Mw:6000、Mw/Mn=1.5
得られたポリマー10gにテトラメトキシメチルグリコールウリル(三井サイテック(株)製、商品名パウダーリンク1174)1.0g、架橋触媒としてパラトルエンスルホン酸を0.01g、界面活性剤としてメガファックR-30(大日本インキ化学(株)製、商品名)を0.03gを加え、プロピレングリコールモノメチルエーテルアセテート101.57g、プロピレングリコールモノメチルエーテル25.39gに溶解させた。その後、孔径0.10μmのポリエチレン製ミクロフィルターを用いて濾過し、更に、孔径0.05μmのポリエチレン製ミクロフィルターを用いて濾過して、多層膜によるリソグラフィープロセスに用いるレジスト下層膜形成組成物の溶液を調製した。
上記のポリマー(式(E-1))を含む有機下層膜(A層)形成組成物をシリコンウェハー上に塗布し、ホットプレート上で240℃で1分間加熱し、膜厚250nmの有機下層膜(A層)を得た。その上に、実施例1乃至実施例22及び比較例1乃至4で得られたSi含有レジスト下層膜(B層)組成物をそれぞれ塗布し、ホットプレート上で240℃で1分間加熱し、膜厚80nmのSi含有レジスト下層膜(B層)を得た。その上に市販のフォトレジスト溶液(住友化学工業(株)製、商品名PAR855)をスピナーによりそれぞれ塗布し、ホットプレート上で100℃にて1分間加熱し、膜厚150nmのフォトレジスト膜(C層)を形成した。
レジストのパターニングはASML社製PAS5500/1100スキャナー(波長193nm、NA、σ:0.75、0.89/0.59(Dipole))を用いて行った。ターゲットは現像後にフォトレジストのライン幅およびそのライン間の幅が0.08μmである、いわゆるラインアンドスペース(デンスライン)であり、ライン本数が9本形成されるように設定されたマスクを通して露光を行った。その後、ホットプレート上105℃で60秒間ベークし、冷却後、60秒シングルパドル式工程にて2.38質量%濃度のテトラメチルアンモニウムヒドロキシド水溶液(現像液)で現像した。
リソグラフィーが行われた後のレジストパターン裾形状においてラインがストレートなものを良好とし、アンダーカット(底部の細り)、フッティング(底部の太り)、パターン倒れを不良とした。
上記のポリマー(式(E-1))を含む有機下層膜(A層)形成組成物をシリコンウェハー上に塗布し、ホットプレート上で240℃で1分間加熱し、膜厚250nmの有機下層膜(A層)を得た。その上に、実施例1乃至実施例22及び比較例1乃至4で得られたSi含有レジスト下層膜(B層)組成物をそれぞれ塗布し、ホットプレート上で240℃で1分間加熱し、膜厚35nmのSi含有レジスト下層膜(B層)を得た。その上に市販のフォトレジスト溶液(住友化学工業(株)製、商品名PAR855)をスピナーによりそれぞれ塗布し、ホットプレート上で100℃にて1分間加熱し、膜厚150nmのフォトレジスト膜(C層)を形成した。レジストのパターニングはASML社製液浸露光機TWINSCAN XT:1900Giスキャナー(波長193nm、NA、σ:1.20、0.94/0.74(C-quad)液浸液:水)を用いて行った。ターゲットは現像後にフォトレジストのライン幅およびそのライン間の幅が0.05μmである、いわゆるラインアンドスペース(デンスライン)であり、ライン本数が15本形成されるように設定されたマスクを通して露光を行った。
その後、ホットプレート上105℃で60秒間ベークし、冷却後、60秒シングルパドル式工程にて2.38質量%濃度のテトラメチルアンモニウムヒドロキシド水溶液(現像液)で現像した。
また実施例1乃至22は、比較例1乃至4に比べ酸素ガスによるエッチング耐性は同等であるから、本願レジスト下層膜の更に下層の有機下層膜や基板を加工する時のハードマスクとしての十分に高い機能を有するものである。
また、0.08μmのレジストパターニングを行った際、実施例1乃至22と比較例1乃至4を比較すると、屈折率n、光学吸光係数kが同等の値であるが、スルホンアミド含有モノマー量を導入することで、良好なレジストパターンを得ることが可能となる。
また、0.05μmのレジストパターニングを行った際、実施例1乃至9及び18乃至22においては良好なパターン形状が得られているが、スルホンアミド含有モノマー量が0.1mol%未満である実施例10、実施例12、実施例14、及び実施例16ではアンダーカット形状に、スルホンアミド含有モノマー量が1.0mol%以上である実施例11、実施例13、実施例15、及び実施例17ではフッティング形状になり、また、スルホンアミド基を有していない比較例1乃至4においてはパターン倒れが生じている。以上のことより、スルホンアミド基を有するモノマーの導入量を変化させることでレジスト形状のコントロールが可能である。
実施例1乃至22、及び比較例1乃至4のレジスト下層膜形成組成物をそれぞれ35℃2ヶ月間保存し、再度、塗布膜厚測定およびレジストパターニング評価2を行った。
35℃2ヶ月保存後の塗布膜厚変化がない場合は○で示し、変化があった場合はその変化量を示した。
Claims (12)
- スルホンアミド基を有するシラン化合物を含むレジスト下層膜形成組成物であって、該スルホンアミド基を有するシラン化合物は、スルホンアミド基を分子内に有する加水分解性オルガノシラン、その加水分解物、又はその加水分解縮合物であるリソグラフィー用レジスト下層膜形成組成物。
- スルホンアミド基を有するシラン化合物とスルホンアミド基を有しないシラン化合物とを含む組成物であって、該シラン化合物全体中にスルホンアミド基を有するシラン化合物が1モル%未満の割合で存在するものである請求項1に記載の組成物。
- スルホンアミド基を有するシラン化合物とスルホンアミド基を有しないシラン化合物とを含む組成物であって、該シラン化合物全体中にスルホンアミド基を有するシラン化合物が0.1乃至0.95モル%の割合で存在するものである請求項1又は請求項2に記載の組成物。
- 加水分解性オルガノシランが式(1):

上記式(1)で表される加水分解性オルガノシラン及び式(4):

からなる群から選ばれた少なくとも1種の化合物、その加水分解物、その加水分解縮合物、又はそれらの混合物を含む請求項1乃至請求項5のいずれか1項に記載の組成物。 - 請求項1乃至請求項6のいずれか1項に記載の式(1)で表される化合物、又は式(1)で表される化合物の加水分解縮合物及び式(3)で表される化合物の加水分解縮合物をポリマーとして含む組成物。
- 更に加水分解触媒として酸を含む請求項1乃至請求項7のいずれか1項に記載の組成物。
- 更に水を含む請求項1乃至請求項8のいずれか1項に記載の組成物。
- 請求項1乃至請求項9のいずれか1項に記載のレジスト下層膜形成組成物を半導体基板上に塗布し焼成することによって得られるレジスト下層膜。
- 請求項1乃至請求項9のいずれか1項に記載のレジスト下層膜形成組成物を半導体基板上に塗布し、焼成しレジスト下層膜を形成する工程、前記下層膜の上にレジスト用組成物を塗布しレジスト膜を形成する工程、前記レジスト膜を露光する工程、露光後にレジストを現像しレジストパターンを得る工程、レジストパターンによりレジスト下層膜をエッチングする工程、及びパターン化されたレジストとレジスト下層膜により半導体基板を加工する工程を含む半導体装置の製造方法。
- 半導体基板上に有機下層膜を形成する工程、その上に請求項1乃至請求項9のいずれか1項に記載のレジスト下層膜形成組成物を塗布し焼成しレジスト下層膜を形成する工程、前記レジスト下層膜の上にレジスト用組成物を塗布しレジスト層を形成する工程、前記レジスト膜を露光する工程、露光後にレジストを現像しレジストパターンを得る工程、レジストパターンによりレジスト下層膜をエッチングする工程、パターン化されたレジスト下層膜により有機下層膜をエッチングする工程、及びパターン化された有機下層膜により半導体基板を加工する工程を含む半導体装置の製造方法。
