Abstract
Description
EUVリソグラフィにより、基板上レジスト上に転写パターンを形成する際に要求されるのは、EUVマスクでの反射光のコントラスト、すなわち、マスクパターン形成時に吸収体層が除去され、反射層が露出した部位からの反射光と、マスクパターン形成時に吸収体が除去されなかった部位からの反射光と、のコントラストである。よって、反射光のコントラストが十分確保できる限り、照射されたEUV光が吸収体層で全て吸収されなくても全く問題ないと考えられていた。
(1)基板上に、マスクパターン領域と、該マスクパターン領域の外側に位置するEUV光吸収領域と、を有し、前記マスクパターン領域において、前記基板上にEUV光を反射する反射層を有し、該反射層上にEUV光を吸収する吸収体層を有する部位と、前記吸収体層を有さない部位と、を有し、前記吸収体層を有する部位と、前記吸収体層を有さない部位と、の配置がマスクパターンをなすEUVリソグラフィ(EUVL)用反射型マスクであって、
前記吸収体層表面からのEUV反射光が5~15%の反射率であり、前記EUV光吸収領域表面からのEUV反射光が1%以下の反射率であることを特徴とするEUVL用反射型マスク。(以下、(1)のマスクを「本発明のEUVマスク(A-1)」という。)
(2)前記EUV光吸収領域において、前記基板上にEUV光を反射する反射層、EUV光を吸収する第1の吸収体層、およびEUV光を吸収する第2の吸収体層をこの順に有し、前記マスクパターン領域に存在する前記吸収体層の膜厚が10~60nmであり、前記EUV光吸収領域に存在する前記第1および第2の吸収体層の膜厚の合計が70~120nmであることを特徴とする上記(1)に記載のEUVL用反射型マスク。(以下、(2)のマスクを「本発明のEUVマスク(A-2)」という。)

マスクパターン領域内では、位相シフトの原理を利用することにより、吸収体層の膜厚を薄くすることができる。よって、パターンの微細化が可能であり、該EUVマスクを用いて基板上レジストに形成される転写パターンが形状精度や寸法精度に優れている。
本発明のEUVマスクは、本発明のEUVマスクブランク、および、本発明のEUVマスクの製造方法により得ることができる。
図1は、本発明のEUVマスク(A-1)の一態様である、EUVマスク(A-2)の1実施形態を示す概略断面図である。図1に示すEUVマスク10は、基板2上に、マスクパターン領域21と、該マスクパターン領域21の外側に位置するEUV光吸収領域22と、を有している。
マスクパターン領域21は、マスクパターンを有し、EUVLの際にパターンの転写に用いられる領域である。EUVマスク(A-2)は、マスクパターン領域21において、基板2上にEUV光を反射する反射層3を有し、該反射層3上にはEUV光を吸収する吸収体層4を有する部位と、吸収体層4を有しない部位と、が存在する。吸収体層4を有する部位と、吸収体層4を有さない部位と、が所望のマスクパターンをなすように配置されている。
このような構成にすることにより、本発明のEUVマスク(A-2)では、マスクパターン領域21に存在する吸収体層4表面からのEUV反射光の反射率に比べて、EUV光吸収領域22の第2の吸収体層6からのEUV反射光の反射率がきわめて低くなる。具体的には、マスクパターン領域21に存在する吸収体層4表面からのEUV反射光が5~15%の反射率であるのに対して、EUV光吸収領域22表面、より具体的には、第2の吸収体層6表面からのEUV反射光が1%以下の反射率となる。ここで、「EUV反射光」とは、EUV光の波長域の光線を入射角6度で照射した際に生じる反射光を言い、「EUV反射光の反射率」とは、EUV反射光のうち波長13.5nm付近の光線の反射率を意図している。
第2の吸収体層6表面からのEUV反射光は、0.8%以下、特に0.6%以下であることが好ましい。
図2は、本発明のEUVマスク(A-1)の一態様である、EUVマスク(A-3)の1実施形態を示す概略断面図である。図2に示すEUVマスク10´は、EUV光吸収領域22の吸収体層が二層構造(第1の吸収体層4a、第2の吸収体層6)となった図1に示すEUVマスク10とは違い、EUV光吸収領域22の吸収体層が単一の吸収体層4bである。但し、マスクパターン領域21と、EUV光吸収領域22では、吸収体層の膜厚が異なっており、EUV光吸収領域22の吸収体層4bのほうがマスクパターン領域21の吸収体層4よりも膜厚が厚くなっている。吸収体層のEUV光の吸収特性は、吸収体層の膜厚に依存するので、マスクパターン領域21に存在する吸収体層4表面からのEUV反射光が5~15%の反射率で、EUV光吸収領域22の吸収体層4bの表面からのEUV反射光が1%以下の反射率となる限り、本発明のEUVマスクは図2に示す構成であってもよい。EUV光吸収領域22の吸収体層4bの表面からのEUV反射光は、0.8%以下、特に0.6%以下であることが好ましい。
基板2は、EUVマスク用の基板としての特性を満たすことが要求される。
そのため、基板2は、低熱膨張係数(具体的には、20℃における熱膨張係数が0±0.05×10-7/℃であることが好ましく、特に好ましくは0±0.03×10-7/℃)を有し、平滑性、平坦度、および、EUVマスクの洗浄や吸収体層にマスクパターンを形成する前のEUVマスクブランクの洗浄等に用いる洗浄液への耐性に優れたものが好ましい。基板2としては、具体的には低熱膨張係数を有するガラス、例えばSiO2-TiO2系ガラス等を用いるが、これに限定されず、β石英固溶体を析出した結晶化ガラスや石英ガラスやシリコンや金属などの基板を用いることもできる。
基板2は、表面粗さ(rms)が、JIS-B0601で、0.15nm以下で、平坦度が100nm以下の平滑な表面を有していることが、EUVマスクにおいて高反射率および転写精度が得られるために好ましい。
基板2の大きさや厚みなどはEUVマスクの設計値等により適宜決定されるものであるが、一例を挙げると外形約6インチ(152mm)角で、厚さ約0.25インチ(6.3mm)である。
基板2の成膜面(反射層3が形成される側の面)には欠点が存在しないことが好ましい。しかし、存在している場合であっても、凹状欠点および/または凸状欠点によって位相欠点が生じないように、凹状欠点の深さおよび凸状欠点の高さが2nm以下であり、かつこれら凹状欠点および凸状欠点の半値幅が60nm以下であることが好ましい。
保護層を設ける場合、その厚さは1~60nm、特に1~40nmであることが好ましい。
反射層3からの反射光との関係で位相シフトの原理を利用するためには、吸収体層4からのEUV反射光の位相が、反射層3からのEUV反射光の位相と175~185度異なることが好ましい。
また、EUV反射光のコントラストを十分高めるためには、吸収体層4からのEUV反射光と反射層3からのEUV反射光との位相差が、175~185度であることが好ましく、177~183度であることがさらに好ましい。
なお、位相シフトの原理を利用しなくても、EUV反射光のコントラストを十分高めることができる場合、吸収体層4からのEUV反射光と反射層3からのEUV反射光との間に位相差を設けなくてもよい。但し、この場合であっても、吸収体層4表面からのEUV反射光の反射率は上記範囲を満たすことが好ましい。
吸収体層4に用いるTaを主成分とする材料は、Ta以外にハフニウム(Hf)、珪素(Si)、ジルコニウム(Zr)、ゲルマニウム(Ge)、硼素(B)、水素(H)および窒素(N)のうち少なくとも1成分を含有することが好ましい。Ta以外の上記の元素を含有する材料の具体例としては、例えば、TaN、TaNH、TaHf、TaHfN、TaBSi、TaBSiN、TaB、TaBN、TaSi、TaSiN、TaGe、TaGeN、TaZr、TaZrNなどが挙げられる。
例えば、吸収体層4として、マグネトロンスパッタリング法を用いてTaHf膜を形成する場合、以下の条件で実施すればよい。
スパッタリングターゲット:TaHf化合物ターゲット(Ta=30~70at%、Hf=70~30at%)
スパッタガス:Arガス等の不活性ガス(ガス圧1.0×10-1Pa~50×10-1Pa、好ましくは1.0×10-1Pa~40×10-1Pa、より好ましくは1.0×10-1Pa~30×10-1Pa)

なお、第2の吸収体層6表面からのEUV反射光の反射率0.8%以下がより好ましく、0.5%以下がさらに好ましい。
上記の特性を満足する第2の吸収体層の材料としては、以下に挙げる元素または化合物のうち、少なくとも1つを主成分として含む材料が挙げられる。
ゲルマニウム(Ge),アルミニウム(Al),チタン(Ti),ニッケル(Ni),窒化タンタル(TaN),亜鉛(Zn),銅(Cu),テルル(Te),タンタル(Ta),ハフニウム(Hf),ガリウム(Ga),スズ(Sn),ビスマス(Bi),アンチモン(Sb),インジウム(In),オスミウム(Os),白金(Pt),ロジウム(Rh),コバルト(Co),マンガン(Mn),パラジウム(Pd),レニウム(Re),ルテニウム(Ru),バナジウム(V),イリジウム(Ir),クロム(Cr),銀(Ag),タリウム(Tl),タングステン(W),鉄(Fe),金(Au),二酸化チタン(TiO2),パラジウム(Pd),テクネチウム(Tc)
後述する本発明のEUVマスクの製造方法(1)のように、第1の吸収体層の表面上全体に第2の吸収体層を有しているEUVマスクブランク(A)から、製造されるEUVマスクにおいてマスクパターン領域となる部位に存在する第2の吸収体層を除去して第1の吸収体層を露出させる場合、第2の吸収体層には、以下の特性が要求される。
・現実的な条件で成膜可能であること(好ましくはスパッタリング法により、第1の吸収体層と同様の手順で成膜可能であること)。
・現実的な条件で除去可能であること(好ましくは第1の吸収体層と同様の手順でエッチング除去可能であること)。
・除去時に第1の吸収体層と区別可能であること(第2の吸収体層を除去して第1の吸収体層を露出させる際に、第2の吸収体層の除去の終点を判定できること)。
第2の吸収体層を除去する際にその終点を判定するための手段の一つとして、第1の吸収体層には含まれない元素を第2の吸収体層に含有させておくこと、あるいは、第2の吸収体層には含まれない元素を第1の吸収体層に含有させておくことが挙げられる。この目的で含有させる元素としては、例えば、プラズマ発光モニターを用いて終点判定をする場合、発光スペクトルの変化の識別がしやすい理由から、クロム(Cr)、ハフニウム(Hf)、ジルコニウム(Zr)、ケイ素(Si)、窒素(N)が挙げられる。
この特性を満たす第2の吸収体層の材料としては、Ta、TaB、Hf、TaHf、Ti、Cr、Pt、Au、Pd、およびこれらの窒化物または酸化物が挙げられる。
第2の吸収体層6の膜厚は、10~50nmであることがより好ましく、10~30nmであることがさらに好ましい。
第1の吸収体層および第2の吸収体層の厚さの合計は、75~110nmであることがより好ましく、75~90nmであることがさらに好ましい。ただし、吸収体層の吸収係数を考慮すると、さらに薄い膜となる可能性があり、そうなると第1の吸収体層および第2の吸収体層の厚さの合計は50~120nmが好ましく、50~100nmであることが好ましい。
なお、本発明のEUVマスク(A-3)、すなわち、図2に示すEUVマスク10´では、EUV光吸収領域22に存在する吸収体層4bの厚さが、上記第1の吸収体層および第2の吸収体層の厚さの合計と同一の範囲となる。マスクパターン領域21の吸収体層4の厚さの範囲については、本発明のEUVマスク(A-2)と同様である。

なお、EUVマスク(B-1)であっても、基板2や反射層3、保護層の記載は上述した記載をそのまま適用できる。
低反射層5にはタンタル(Ta)を主成分とする材料を用いることが好ましい。低反射層5に用いるTaを主成分とする材料は、Ta以外にハフニウム(Hf)、ゲルマニウム(Ge)、珪素(Si)、硼素(B)、窒素(N)、水素(H)、酸素(O)のうち少なくとも1成分を含有する。
Ta以外の上記の元素を含有する材料の具体例としては、例えば、TaO、TaON、TaONH、TaHfO、TaHfON、TaBNO、TaBSiO、TaBSiON等が挙げられる。
なお、パターニング性が良好となることから、吸収体層4および第1の吸収体層4aは同じ材質であることが好ましく、さらに同じ膜厚であることが好ましい。
例えば、反射層3からの反射光との関係で位相シフトの原理を利用するためには、低反射層5からのEUV反射光の位相が、反射層3からのEUV反射光の位相と175~185度異なることが好ましい。また、位相シフトの原理を利用する場合、低反射層5表面からのEUV反射光の反射率が5~15%であることが好ましい。EUV反射光のコントラストを十分高めるためには、低反射層5表面からのEUV反射光の反射率の最大値が6~15%であることが好ましく、7~15%であることがさらに好ましい。
また、EUV反射光のコントラストを十分高めるためには、低反射層5からのEUV反射光と反射層3からのEUV反射光との位相差が、176~184度であることが好ましく、177~183度であることがさらに好ましい。
例えば、低反射層5として、イオンビームスパッタリング法を用いてTaHfO膜を形成する場合、具体的には以下の成膜条件で実施すればよい。
スパッタリングターゲット:TaHf化合物ターゲット(Ta=30~70at%、Hf=70~30at%)

第2の吸収体層6についても同様に、低反射層を有する場合であっても、本発明のEUVマスク(A-1)と同様の特性を有することが好ましい。
後述する本発明のEUVマスクの製造方法(2)のように、低反射層の表面上全体に第2の吸収体層を有するEUVマスクブランク(B)から、製造されるEUVマスクにおいてマスクパターン領域となる部位に存在する第2の吸収体層を除去して低反射層を露出させる場合、第2の吸収体層は除去時に低反射層と区別可能であることが要求される。このため、低反射層と、第2の吸収体層と、の間で十分なエッチング選択比が確保できるように両者の材料を選択することが挙げられる。具体的には、第2の吸収体層のエッチングレートに対する低反射層のエッチングレートの比(エッチング選択比)が0.1未満となるように低反射層および第2の吸収体層の材料を選択することが好ましい。具体的には、例えば低反射層としてTaONを選択し、第2の吸収体層としてCrNを採用することにより、硝酸第2セリウムアンモニウム溶液を用いたウエットエッチングによって0.03程度のエッチング選択比をうることができる。
上記のエッチング選択比が0.05未満となることがより好ましく、0.02未満となることがさらに好ましい。
高誘電性コーティングは、公知の成膜方法、例えば、マグネトロンスパッタリング法、イオンビームスパッタリング法といったスパッタリング法、CVD法、真空蒸着法、電解メッキ法を用いて形成することができる。
したがって、EUVマスクブランク1の各構成要素の構成材料、厚さ、要求される特性、形成方法等については、EUVマスクにおける該当個所に関する記載を参考にすることができる。

EUVマスクにおいてマスクパターン領域21となる部位よりも外側の第1の吸収体層4上にのみ第2の吸収体層6を形成するには、基板2上に反射層3および第1の吸収体層4をこの順に形成した後、第1の吸収体層4のうち、EUVマスクにおいてマスクパターン領域21となる部位をマスクで覆った状態で第2の吸収体層6を形成すればよい。
ここでマスクブランクに異物が付着したり、マスクブランクが損傷したりするのを防止するため、第2の吸収体層の形成時に使用するマスクは、マスクブランクに接触させることなく、0.2~1.0mm程度の隙間を開けた状態で配置することが好ましい。この場合、マスクを固定するための支持部をマスクブランク上に設ける必要がある。マスクブランクによっては、支持部の跡(すなわち、支持部であったため第2の吸収体層が形成されなかった部分)が生じることが許容できない場合もある。この場合、支持部の位置が異なる2つのマスクを用いて、第2の吸収体層の形成を2回に分けて行うことで、支持部の跡が残らないようにすることができる。
また、この場合に、EUVマスクにおいてマスクパターン領域となる部位よりも外側にのみ第2の吸収体層を形成するには、基板上に反射層、第1の吸収体層および低反射層をこの順に形成した後、低反射層のうち、EUVマスクにおいてマスクパターン領域となる部位をマスクで覆った状態で第2の吸収体層を形成すればよい。
・第2の吸収体層6上にレジスト膜を形成する。
・電子線または紫外線を用いて該レジスト膜をパターン露光する。
・パターン露光後のレジスト膜を現像してレジストパターンを形成する。
・エッチングプロセスを実施して、レジスト膜で覆われていない部分の第2の吸収体層6を除去する。
第2の吸収体層6の除去に用いるエッチングプロセスとしては、ドライエッチングプロセスまたはウエットエッチングプロセスを用いることができる。
次に、フォトリソグラフィプロセスを実施して、上記手順で露出させた第1の吸収体層4にマスクパターンを形成する。これにより図1に示すEUVマスク10が製造される。なお、フォトリソグラフィプロセスを実施して、吸収体層4にマスクパターンを形成する手順は、EUVマスクまたは屈折光学系のフォトマスクにおいて、マスクパターンを形成する際に用いられる通常の手順であってよい。
本発明のEUVマスクの製造方法(2)は、製造されるEUVマスクにおいてマスクパターン領域21となる部位に存在する第2の吸収体層6を除去して露出させるのが低反射層5であること、および、フォトリソグラフィプロセスにより低反射層5と該低反射層5の下に位置する第1の吸収体層4にマスクパターンを形成すること以外は、本発明のEUVマスクの製造方法(1)と同様である。
本発明のEUVマスク(A-3)の製造に用いるEUVマスクブランクは、基板上に反射層および吸収体層がこの順に有する構造であり、吸収体層が図2に示すEUVマスク10´のEUV光吸収領域22の吸収体層4bに相当する厚さを有する。このようなEUVマスクブランクを用いて、EUVマスク(A-3)を製造するには、製造されるEUVマスクにおいてマスクパターン領域21となる部位に存在する吸収体層4bを所定の厚さになるまで除去した後、具体的には、残存する吸収体層4bの厚さがEUVマスク10´におけるパターン領域21の吸収体層4の厚さになるまで吸収体層4bを除去した後、フォトリソグラフィプロセスにより、マスクパターン領域21となる部位に存在する吸収体層4bにマスクパターンを形成すればよい。
本発明のEUVマスクブランク(C)において、第1の吸収体層上に低反射層を有する場合、フォトリソグラフィプロセスにより、EUVマスクにおいてマスクパターン領域となる部位に存在する低反射層にマスクパターンを形成すればよい。
図4に示すEUVマスクブランク1を例にとると、該EUVマスクブランクを用いて製造されるEUVマスクにおいてマスクパターン領域となる部位に存在する第2の吸収体層6およびその下にある第1の吸収体層4にフォトリソグラフィプロセスによりマスクパターンを形成する。図8は、この手順を実施した後のEUVマスクブランク1を示している。
次に、フォトリソグラフィプロセスにより、EUVマスクにおいてマスクパターン領域となる部位に存在する第2の吸収体層6を除去して、第1の吸収体層4を露出させる。これにより図1に示すEUVマスク10が製造される。
本発明のEUVマスクブランク(B)を用いてEUVマスク(B-1)を製造する場合も同様の手順を実施することができる。図5に示すEUVマスクブランク1´を例にとると、該EUVマスクブランクを用いて製造されるEUVマスクにおいてマスクパターン領域となる部位に存在する第2の吸収体層6ならびにその下にある低反射層5および第1の吸収体層4aにフォトリソグラフィプロセスによりマスクパターンを形成する。次に、フォトリソグラフィプロセスにより、EUVマスクにおいてマスクパターン領域となる部位に存在する第2の吸収体層6を除去して、低反射層5を露出させる。これにより図3に示すEUVマスク10´´が製造される。
実施例1
本実施例では、図4に示すEUVマスクブランク1を作製する。
成膜用の基板2として、SiO2-TiO2系のガラス基板(外形約6インチ(約152mm)角、厚さが約6.3mm)を使用する。このガラス基板の熱膨張係数は0.02×10-7/℃、ヤング率は67GPa、ポアソン比は0.17、比剛性は3.07×107m2/s2である。このガラス基板を研磨により、表面粗さ(rms)が0.15nm以下で平坦度が100nm以下の平滑な表面にする。
平板形状をした通常の静電チャックに、形成したCr膜を用いて基板2(外形6インチ(152mm)角、厚さ6.3mm)を固定して、該基板2の表面上にイオンビームスパッタリング法を用いてSi膜およびMo膜を交互に成膜することを40周期繰り返すことにより、合計膜厚272nm((4.5nm+2.3nm)×40)のSi/Mo多層反射膜(反射層3)を形成する。
さらに、Si/Mo多層反射膜(反射層3)上に、イオンビームスパッタリング法を用いてRu膜(膜厚2.5nm)と成膜することにより、保護層(図示しない)を形成する。

第2の吸収体層の成膜条件は以下の通りである。なお、第2の吸収体層6は、EUV光(13.5nm)の反射率が1%以下となるように、第1の吸収体層4aとの合計膜厚を78nmとする。

上記の手順で得られる第1の吸収体層評価用のマスクブランクの第1の吸収体層4aの表面にEUV光(波長13.5nm)を照射して、第1の吸収体層4aの表面からのEUV反射光の反射率を測定する。同様に、上記手順で得られるEUVマスクブランク1の第2の吸収体層6の表面にEUV光(波長13.5nm)を照射して、第2の吸収体層6の表面からのEUV反射光の反射率を測定する。
なお、EUV反射光の反射率の測定方法は、以下のとおりである。
シンクロトロン放射光を用いて、まず所望の波長に分光されたEUV光をフォトダイオードに直接入射した時のEUV光強度を計測し、引き続いてマスクブランク表面に対して法線から6度方向からEUV光を入射し、その反射光強度を計測する。このようにして計測された直接光強度に対する反射光強度比を計算することで所望の波長における反射率を求めることができる。
結果は以下の通り。
(第1の吸収体層4aの表面からのEUV反射光の反射率)
膜厚44nmにおいて5.2%
(第2の吸収体層6の表面からのEUV反射光の反射率)
第1の吸収体層4aとの合計膜厚78nmにおいて0.4%
第2の吸収体層6の表面からのEUV反射光の反射率が1%以下であり、マスクパターン領域の外側に設けるEUV光吸収領域として機能するのに十分な低反射率である。
また、実施例1における、吸収体層4からのEUV反射光と反射層3からのEUV反射光との位相差は177~183度程度である。
このような第1の吸収体層4aと第2の吸収体層6とを組み合わせた、図1に例示されたようなEUVマスクとすることにより、マスクパターン領域では反射層からの反射光との関係で位相シフトの原理を利用することができ、マスクパターン領域の外側からのEUV反射光の反射率が低減されることにより、マスクパターン領域の外側からの反射光による基板上レジストの不要な感光を抑制できることが期待される。
本実施例では、図5に示すEUVマスクブランク1´を作製する。
基板2上に反射層3、保護層(図示しない)、第1の吸収体層4a、低反射層5および第2の吸収体層6をこの順に形成して、EUVマスクブランクを得る。EUVマスクブランクの各構成は以下の通り。
基板2:SiO2-TiO2系のガラス基板(外形約6インチ(約152mm)角、厚さが約6.3mm)
反射層3:Si/Mo多層反射膜、Si/Mo繰り返し単位におけるSi膜の膜厚2.5nm、Mo膜の膜厚2.3nm、合計膜厚272nm((4.5nm+2.3nm)×40)
保護層:Ru膜、膜厚2.5nm

なお、Si膜、Mo膜、Ru膜の成膜条件は実施例1と同様である。
このEUVマスクブランクに対して、フォトリソグラフィプロセスにより模擬的なマスクパターンの形成を実施する。具体的には、紫外線ポジ型レジスト膜をEUVマスクブランクの第2の吸収体層の全面に形成した後に、マスクパターン領域を紫外線露光し、現像してレジストパターンを形成したのち、硝酸第二セリウムアンモニウム(Crエッチング溶液)を用いたウェットエッチングプロセスにより、マスクパターン領域全面のCrN膜(第2の吸収体層)を除去する。その後、マスクパターン領域の外側に設けられたEUV光吸収領域に残留する紫外線ポジ型レジスト膜を5%KOHを用いて剥離する。
上記によりマスクパターン領域の第2の吸収体層が除去されたマスクブランクを洗浄した後、ポジレジストFEP171(富士フイルムエレクトロニクスマテリアルズ社製)を用いてマスクブランク上にレジスト膜を形成した後、マスクパターン領域のレジスト膜に所望のパターンを電子線描画装置を用いて描画し、現像する。引き続いて、ICP(反応性イオン)エッチング装置を用いて、エッチングガスとしてCF4ガスを使用してマスクパターン領域のTaON膜をドライエッチングプロセスにより除去し、ついでエッチングガスとしてHeで希釈したCl2を使用してTaNH膜をドライエッチングプロセスにより除去する。この結果、マスクパターン領域はRu膜が露出した状態となる。
TaON膜およびTaNH膜の除去後、マスクブランク上に存在するレジスト膜を洗浄除去し、図3に例示するようなEUVマスクを形成する。形成されたEUVマスクのRu膜表面およびCrN膜表面にEUV光(波長13.5nm)を照射して、Ru膜表面およびCrN膜表面からのEUV反射光の反射率を測定する。
EUVマスクのマスクパターン領域のうち、保護層が露出した部分に相当するRu膜表面からのEUV反射光の反射率は63%である。低反射層5の表面からのEUV反射光の反射率は5.3%である。マスクパターン領域の外側に設けられたEUV光吸収領域に相当するCrN膜表面からのEUV反射光の反射率は0.5%未満である。
本実施例では、本発明のEUVマスクブランク(C)を作製する。作製するマスクブランクは、図6に示すEUVマスクブランク1´´の第1の吸収体層4a上に低反射層を設けた構成(第1の吸収体層4aと第2の吸収体層6との間に低反射層を設けた構成)である。
<実施例3>
基板2上に反射層3、保護層(図示しない)、第1の吸収体層4aおよび低反射層(図示しない)がこの順に形成されたマスクブランクを準備し、該マスクブランクのマスクパターン領域をマスクで覆った状態で第2の吸収体層6を形成してEUVマスクブランクを得る。各層の成膜条件は実施例2と同様である。
EUVマスクブランクの各構成は以下の通り。
基板2:SiO2-TiO2系のガラス基板(外形約6インチ(約152mm)角、厚さが約6.3mm
反射層3:Si/Mo多層反射膜、Si/Mo繰り返し単位におけるSi膜の膜厚2.5nm、Mo膜の膜厚2.3nm、合計膜厚272nm((4.5nm+2.3nm)×40)

このEUVマスクブランクに対して、フォトリソグラフィプロセスにより模擬的なマスクパターンの形成を実施する。ポジレジストFEP171(富士フイルムエレクトロニクスマテリアルズ社製)を用いてレジスト膜を形成した後、マスクパターン領域のレジスト膜に所望のパターンを電子線描画装置を用いて描画、現像する。引き続いて、ICP(反応性イオン)エッチング装置を用いて、エッチングガスとしてCF4ガスを使用してTaON膜をドライエッチングプロセスにより除去し、ついでエッチングガスとしてHeで希釈したCl2を使用してTaNH膜をドライエッチングプロセスにより除去する。この結果、マスクパターン領域はRu膜が露出した状態となる。
TaON膜およびTaNH膜の除去後、マスクブランク上に存在するレジスト膜を洗浄除去し、図3に例示するようなEUVマスクを形成する。形成されたEUVマスクのRu膜表面およびCrN膜表面にEUV光(波長13.5nm)を照射して、Ru膜表面およびCrN膜表面からのEUV反射光の反射率を測定する。
EUVマスクのマスクパターン領域のうち、保護層が露出した部分に相当するRu膜表面からのEUV反射光の反射率は63%である。低反射層5の表面からのEUV反射光の反射率は5.3%である。マスクパターン領域の外側に設けられたEUV光吸収領域に相当するCrN膜表面からのEUV反射光の反射率は0.5%未満である。
第2の吸収体層6として、CrN膜の代わりに、TaNH(50nm)、Ti膜(50nm)、TaHf膜(35nm)またはTaHfON膜(35nm)を形成すること以外は、実施例3と同様に実施する。
各膜の成膜条件は以下の通り。

実施例3と同様の手順でTaON膜およびTaNH膜を除去した後、Ru膜表面および第2の吸収体層(TaNH膜、Ti膜、TaHf膜またはTaHfON膜)表面からのEUV反射光の反射率を測定すると、各吸収体層の反射率が実施例3と同等であることが確認される。
第1の吸収体層4aがTaHf膜(膜厚40nm)、低反射層がTaHfON(膜厚70nm)である点が実施例3とは異なるマスクブランクを準備し、第2の吸収体層6として、Pt膜(膜厚40nm)、CrN膜(50nm)、TaHf膜(35nm)またはTiN膜(60nm)を形成すること以外は、実施例3と同様に実施する。TaHf膜の成膜条件は実施例1と同様であり、TaHfON膜の成膜条件は実施例4と同様である。第2の吸収体層としての各膜の成膜条件は以下の通りである。

エッチングガスとしてHeで希釈したCl2を使用して、マスクパターン領域の低反射層および第1の吸収体層をドライエッチングプロセスにより除去した後、Ru膜表面および第2の吸収体層表面からのEUV反射光の反射率を測定すると、各吸収体層の反射率が実施例3と同等であることが確認される。
<実施例6>
実施例1と同様の方法で、Si/Mo多層反射膜およびRu膜(保護層)を形成する。次に、保護層上に、第1の吸収体層4a(TaNH膜)を、マグネトロンスパッタリング法を用いて形成することにより、基板2上に反射層3、保護層および第1の吸収体層4aをこの順に有しているマスクブランクを得る。
第1の吸収体層4aの成膜条件は以下の通りである。第1の吸収体層4aは、反射層3からの反射光との関係で位相シフトの原理を利用するために必要と想定される厚さとする。具体的には、44nmの厚さとする。
第1の吸収体層4a(TaNH膜)の成膜条件:実施例2と同様
次に、上記の手順で得られる第1の吸収体層の評価用のマスクブランクの第1の吸収体層4aの上に、第2の吸収体層6(TaHf膜)を、マグネトロンスパッタリング法を用いて形成することにより、基板2上に反射層3、保護層、第1の吸収体層4aおよび第2の吸収体層6をこの順に有しているEUVマスクブランク1を得る。
第2の吸収体層の成膜条件は以下の通りである。なお、第2の吸収体層6は、EUV光(13.5nm)の反射率が1%以下となるように、第1の吸収体層4aとの合計膜厚を78nmとする。
第2の吸収体層6(TaHf膜)の成膜条件:実施例1と同様
EUV反射光の反射率評価
実施例1と同様の方法により反射率を測定した。結果は以下の通り。
(第1の吸収体層4aの表面からのEUV反射光の反射率)
膜厚44nmにおいて5.2%
(第2の吸収体層6の表面からのEUV反射光の反射率)
第1の吸収体層4aとの合計膜厚78nmにおいて0.4%
上記反射率が1%以下であり、マスクパターン領域の外側に設けるEUV光吸収領域として機能するのに十分な低反射率である。
また、実施例6における、吸収体層4からのEUV反射光と反射層3からのEUV反射光との位相差は177~183度程度である。
このような第1の吸収体層4aと第2の吸収体層6とを組み合わせた、図1に例示されたようなEUVマスクとすることにより、マスクパターン領域では反射層からの反射光との関係で位相シフトの原理を利用することができ、マスクパターン領域の外側からのEUV反射光の反射率が低減されることにより、マスクパターン領域の外側からの反射光による基板上レジストの不要な感光を抑制できることが期待される。
<実施例7>
実施例1と同様の方法で、Si/Mo多層反射膜およびRu膜(保護層)を形成する。次に、保護層上に、第1の吸収体層4a(TaBN膜)を、マグネトロンスパッタリング法を用いて形成することにより、基板2上に反射層3、保護層および第1の吸収体層4aをこの順に有しているマスクブランクを得る。TaBN膜の厚さは45nmであり、TaBN膜は、Ta及びBを含むターゲットを用いて、Arに窒素を10%添加して、DCマグネトロンスパッタ法によって形成する。このTaBN膜の組成比は、Taは60at%、Bは10at%、Nは30at%とする。TaBN膜の結晶状態はアモルファスである。
次に第1の吸収体層の上に低反射層として、タンタルホウ素合金の酸窒化物(TaBNO)膜を15nmの厚さに形成する。このTaBNO膜は、DCマグネトロンスパッタ法によって、Ta及びBを含むターゲットを用いて、Arに窒素を10%と酸素を20%添加して成膜する。ここで成膜された低反射層のTaBNO膜の組成比は、Taは40at%、Bは10at%、Nは10at%、Oは40at%である。
次に低反射層上に第2の吸収体層6として、TaBN膜を30nmの厚さで形成する。形成方法は、第1の吸収体層4aを形成する場合と同様である。
得られるマスクブランクについて、第1の吸収体層4aの表面からのEUV反射光の反射率および第2の吸収体層6の表面からのEUV反射光の反射率について測定を行うと、それぞれ5.3%および0.3%であり、十分な低反射率を有していることが分かる。

- 基板上に、マスクパターン領域と、該マスクパターン領域の外側に位置するEUV光吸収領域と、を有し、前記マスクパターン領域において、前記基板上にEUV光を反射する反射層を有し、該反射層上にEUV光を吸収する吸収体層を有する部位と、前記吸収体層を有さない部位と、を有し、前記吸収体層を有する部位と、前記吸収体層を有さない部位と、の配置がマスクパターンをなすEUVリソグラフィ(EUVL)用反射型マスクであって、
前記吸収体層表面からのEUV反射光が5~15%の反射率であり、前記EUV光吸収領域表面からのEUV反射光が1%以下の反射率であることを特徴とするEUVL用反射型マスク。 - 前記EUV光吸収領域において、前記基板上にEUV光を反射する反射層、EUV光を吸収する第1の吸収体層、およびEUV光を吸収する第2の吸収体層をこの順に有し、前記マスクパターン領域に存在する前記吸収体層の膜厚が10~60nmであり、前記EUV光吸収領域に存在する前記第1および第2の吸収体層の膜厚の合計が70~120nmであることを特徴とする請求項1に記載のEUVL用反射型マスク。

- 前記第1の吸収体層上に、マスクパターンの検査時におけるコントラストを良好とするための低反射層をさらに有することを特徴とする請求項21に記載のEUVL用反射型マスクブランク。
- 前記低反射層は、該低反射層表面からのEUV反射光の位相が、前記反射層からのEUV反射光の位相とは175~185度異なる層であることを特徴とする請求項23に記載のEUVL用反射型マスクブランク。
- 前記前記第1の吸収体層が、タンタル(Ta)を主成分として、ハフニウム(Hf)、ジルコニウム(Zr)、ゲルマニウム(Ge)、珪素(Si)、硼素(B)、窒素(N)、水素(H)のうち少なくとも1成分を含み、
前記第2の吸収体層が、タンタル(Ta)、ハフニウム(Hf)、ゲルマニウム(Ge)、珪素(Si)、硼素(B)、チタン(Ti)、クロム(Cr)、白金(Pt)、金(Au)、パラジウム(Pd)のうち少なくとも1成分を含むことを特徴とする請求項21~24のいずれかに記載のEUVL用反射型マスクブランク。 - 前記低反射層が、タンタル(Ta)を主成分として、ハフニウム(Hf)、ゲルマニウム(Ge)、珪素(Si)、硼素(B)、窒素(N)、水素(H)、酸素(O)のうち少なくとも1成分を含むことを特徴とする請求項23~25のいずれかに記載のEUVL用反射型マスクブランク。
- 前記低反射層の膜厚が1~20nmであることを特徴とする請求項23~26のいずれかに記載のEUVL用反射型マスクブランク。
- 前記第1の吸収体層の膜厚が10~60nmであることを特徴とする請求項12~27のいずれかに記載のEUVL用反射型マスクブランク。
- 前記第2の吸収体層の膜厚が10~60nmであることを特徴とする請求項12~28のいずれかに記載のEUVL用反射型マスクブランク。
- 前記反射層と前記第1の吸収体層との間に、マスクパターンを形成する際に前記反射層を保護するための保護層を有することを特徴とする請求項12~29のいずれかに記載のEUVL用反射型マスクブランク。
- 請求項12~14のいずれかに記載のEUVL用反射型マスクブランクを用いてEUVL用反射型マスクを製造する方法であって、製造されるEUVL用反射型マスクにおいてマスクパターン領域となる部位に存在する前記第2の吸収体層を除去して前記第1の吸収体層を露出させる工程、および、前記工程で露出した前記第1の吸収体層にマスクパターンを形成する工程を有するEUVL用反射型マスクの製造方法。
- 請求項15~20のいずれかに記載のEUVL用反射型マスクブランクを用いてEUVL用反射型マスクを製造する方法であって、製造されるEUVL用反射型マスクにおいてマスクパターン領域となる部位に存在する第2の吸収体層を除去して前記低反射層を露出させる工程、および、前記工程で露出した前記低反射層および該低反射層の下に位置する前記第1の吸収体層にマスクパターンを形成する工程を有するEUVL用反射型マスクの製造方法。
- 請求項1~11のいずれかに記載のEUVL用反射型マスクを用いて被露光体に露光を行うことにより半導体集積回路を製造する半導体集積回路の製造方法。
- 請求項31または32に記載の方法により製造されたEUVL用反射型マスクを用いて被露光体に露光を行うことにより半導体集積回路を製造する半導体集積回路の製造方法。
