Abstract

La présente invention concerne un procédé de traitement d’un liquide résiduaire de développement, comprenant l’une des étapes consistant à : déterminer la concentration entétraalkylammonium (TAA) et la teneur en impuretés métalliques d’un liquide résiduaire de développement contenant une solution aqueuse d’hydroxyde de tétraalkylammonium, et à purifier le liquide résiduaire de développement en fonction de la teneur en impuretés métalliques par TAA déterminée, afin de générer une solution aqueuse d’hydroxyde de TAA utilisée en tant que solution de développement. Le procédé comprend l’étape consistant à retirer le liquide résiduaire de développement, ainsi que l’étape consistant à diluer le liquide résiduaire de développement avec une solution aqueuse d’hydroxyde de TAA vierge en tant que solution de développement puis à purifier le liquide résiduaire de développement afin de générer la solution aqueuse d’hydroxyde de TAA utilisée en tant que solution de développement. Ce procédé est caractérisé en ce que la teneur en impuretés métalliques par TAA, qui constitue le critère de sélection à chaque étape, est fixée à 50 ppm. Selon ce procédé, un liquide résiduaire de développement contenant de l’hydroxyde de TAA provenant d’une étape de développement d’une photorésine peut être purifié de manière stable sur une période de temps prolongée ; il est par conséquent possible de régénérer une solution aqueuse d’hydroxyde de TAA de pureté élevée pouvant être réutilisée en tant que solution de développement, même lors de l’étape de développement de photorésines, qui exige une précision élevée.
