Claims (1)

  1. 제어게이트가 워드선에 접속되어 메모리셀로서 작동하는 제1의 부유게이트형 트랜지스터(22)와, 게이트가 Y선택선(열선택선)에 접속되어 상기 제1의 부유게이트형 트랜지스터(220를 선택하기 위한 트랜지스퍼 게이트로서 작동하는 제1의 MOS트랜지스터(23), 상기 제1의 MOS트랜지스터(23)에 연결되는 제1의 부하(24), 제어게이트가 제1의 전원(Vcc)단자에 접속되어 더미셀로서 작동하는 제2의 부유게이트형 트랜지스터(32), 게이트가 고전위인 제2의 전위(Vpp)단자에 접속되어 상기 제1의 전위(Vcc)단자로부터의 전원전압보다 높은 전위를 공급받아 상기 제2의 부유게이트형 트랜지스터(32)를 선택하기 위한 트랜스퍼 게이트로서 작동하는 제2의 MOS트랜지스터(31), 이 제2의 MOS트랜지스터(31)에 접속되는 제2의 부하(28), 상기 제1의 부하(24)와 상기 제1의 MOS트랜지스터(23)의 접속점에 한쪽의 입력단이 접속되고 상기 제2의 부하(28)와 상기 제2의 MOS트랜지스터(31)의 접속점에 다른 입력단이 접속되는 전위차 검출수단(26)을 구비하여서 구성된 반도체기억장치를 위한 센스증폭기.
