Abstract

Description
본 발명은 가스들에 대해 향상된 불투과성을 제공하는 다층 구조에 관한 것이다.
가스들에 대한 불투과성을 향상시키기 위하여, 일반적으로 10 μm 내지 수백 μm 두께의 두꺼운 폴리머(polymer) 기판, 예를 들어, PET(Polyethylene terephthalate)로 이루어진 기판 상에 밀도가 높은 무기 물질의, 일반적으로 100 nm와 수백 nm 사이의 두께의 얇은 층의 퇴적물을 생성하는 것은 알려졌다. 이러한 기술은 식품 보존을 향상하기 위해 식품 패키징의 영역에서 널리 이용된다.
그러나, 이러한 무기 퇴적물은 특히 무기 층과 폴리머 사이의 기계적 및 열적 특성들의 차이들, 즉, 탄성률의 차이, 변형 능력의 차이, 열 팽창 차이 등에 관련된, 기계적 스트레스들을 유발한다. 이러한 스트레스들은 퇴적된 무기 층에 손상을 유발하고, 그 효과는 그것의 기능성 특성들을 제한하는 것이다. 이어서, 크랙들(cracks)이 나타나고, 크랙들은 폴리머 기판 및 무기 퇴적물에 의해 형성된 어셈블리(assembly)의 가스 차단성(gas barrier properties)을 감소시킨다.
문서 US 2003/0203210는 두꺼운 폴리머 기판 상에, 1 μm와 수 μm 사이의 두께인, 무기 층들 및 폴리머 층들의 교번적인 스택들의 생성에 관한 방법을 개시한다. 무기 및 유기 층들의 교대는 각 무기 층의 결함들이 역 상관되게(decorrelated) 하고, 이러한 방법으로, 그 결과 가스 차단성을 실질적으로 향상시킨다. 이러한 방식으로 커버된(covered) 폴리머 기판은 예를 들어, OLED들(Organic Light-Emitting Diodes)과 같이, 분위기에 매우 민감한 소자들을 보호하는데 충분한 가스 차단성을 가진다. 그러나, 이러한 교번적인 구조들은 제조하는데 상대적으로 비용이 많이 들고, 이것은 상기 구조들이 예를 들어, 광전지 응용 제품들과 같이 저비용 응용 제품들에 대해 적합하지 않게 만든다.
따라서, 본 발명의 일 목적은 최근의 기술에 따른 구조들에 비해 향상된 가스 차단성을 갖는 구조를 가진 소자 및 기존의 방법들보다 낮은 생산 비용을 갖는 그러한 구조를 생성하는 방법을 제공하는 데에 있다.

다른 유익한 특성에 따르면, 상기 SiO2 층의 물질은 30 GPa 이상의 영률(Young's modulus)을 갖고, 상기 SiOxNyHz 타입의 물질 층은 20 GPa 이하의 영률을 갖는다.
상기 스택은 1.5보다 큰 굴절률을 가질 수 있다.

SiO2로 이루어진 제1 층(A)은 그 밀도로 인해, 가스 불투과성 특성들을 자연스럽게 제공한다. 기계적 적응 층(mechanical adaptation layer)을 형성하는 제2 층(B)의 존재로 인해, 제1 층(A)의 가스 불투과성 특성들은 저하되지 않고, 또는 단지 조금 저하된다.
층들(A, B)에서 PHPS의 변환(conversion) 이후에 남아있는 Si-H 본드들(bonds)의 양은 매우 낮다. 이러한 특성은 적외선 투과 분광 분석법(infrared transmission spectrometry)을 이용하여 측정될 수 있고; Si-H 본드들에 대응하는 밴드(band)는 2,100 및 2,300 cm-1 (파수) 사이이다. 본 발명의 구조의 Si-H 본드에 대응하는 흡광도(absorbance)는, 처리 전의 PHPS의 Si-H 본드의 흡광도의 20% 미만이고, 바람직하게는 10% 미만이다. 이러한 투과 흡광도는, 실리콘 기판과 같은, 적외선 방사에 대해 투명한 기판 상에서 퇴적이 수행될 때에, 측정될 수 있다. 또한, 이러한 소량의 Si-H는, 상기 구조가 폴리머 기판 상에 퇴적될 때에도 감지될 수 있다. 이어서, 측정은 반사 모드(reflectance mode)로 이루어지고, 2,100-2,300 cm-1 파수 범위에서의 투과율은 80% 보다 크고, 바람직하게는 90%보다 크다. 이제 구조(S1)의 단일 단계 생성 방법의 일 예를 설명하기로 한다.
기판(2)의 표면(face)은 예를 들어, 퍼하이드로폴리실라잔(perhydropolysilazane) 타입의 액상 무기 전구체(liquid inorganic precursor)로 커버된다.
이어서, 전구체는 220 nm 이하의 파장의 원 자외선 방사 또는 ("VUV: Vacuum Ultraviolet") 및 220 nm 이상의 파장의 자외선(UV) 방사를 이용하여 조사된다(irradiated).
예를 들어, 185 nm의 VUV 파장 및 254 nm의 UV 파장을 결합한 저 압력 수은 램프를 이용하여 조사가 적용된다. 예를 들어, 주변 온도에서 퇴적과 변환이 수행된다. 185 nm에서의 방사(radiation)의 경우 수신된 도즈(dose)는 예를 들어, 20 joules/cm2 미만이다.
상술된 유익한 방식으로, 층들(A, B)은 일 방법 및 일 단계에서 동시에 생성된다. 이것 때문에, 상술된 층들의 특성들이 획득되도록 하는, 층(A)의 두께 및 층(B)의 변환을 제한하기 위하여, 변환 단계는 산소- 및 물-고갈(depleted) 환경에서 수행된다.
고갈된 환경은:
- 500 ppm 미만의 산소 함유량,
- 1,000 ppm 이하의 물 함유량을 갖는다.
다른 실시예에서, 상기 방법은 두 단계들로 구현될 수 있으며: 제1 단계에서, 예를 들어, 퍼하이드로폴리실라잔 타입의 액상 무기 전구체 층이 기판 상에 퇴적되고; 이어서, 상기 층은 무시해도 될 정도의 산소 및 물이 있는 데서, 즉, 10 ppm 미만에서, 200 nm 보다 큰 파장의 UV 방사가 수행된다. 제2 단계에서, 제1 층과 동일한 무기 전구체의 다른 층이 제1 층 상에 퇴적되고; 상기 제2 층은 산소가 있는 데서 220 nm보다 큰 파장에서 UVU 방사가 수행되며, 이어서, 산소 농도는 10 ppm과 500 ppm 사이이다.

구조(S2)는 기판(2), 구조(S1)의 스택과 동일한 제1 스택(E1), 및 SiO2 층(A2) 및 SiOx'Ny'Hz' 타입의 물질로 이루어진 층(B2)을 포함하는 스택(E2)를 포함한다. 층(B2)은 도 1과 관련하여 상술된 바와 같이 구조(S1)의 제1 층(A1)의 바로 위에 퇴적된다. 층들(A2, B2)의 두께들은 아래의 조건을 만족하도록 결정된다:
- eA2 = 60 nm
- eB2 = 2eA2 ;
- 100 nm < eA2+ eB2 < 500 nm.
층(B2)의 물질의 화학식의 산소에 대한 계수(x'), 질소에 대한 계수(y') 및 수소에 대한 계수(z')는 SiOxNyHz로 이루어진 층(B1)의 물질의 계수들(x, y, z)와 각각 동일하거나 상이하다. 층(B1)과 마찬가지로, x', y' 및 z'는 z' < (x'+y')/5를 만족하도록, 유익하게는 z' < (x'+y')/10을 만족하도록 결정된다. 또한, x' 및 y'는 바람직하게는, 층(A2) 및 층(B2) 사이의 경계에서 기판의 방향으로 변한다. x'는 층(A2) 및 층(B2) 사이의 경계에서 기판의 방향으로, 바람직하게는 2에서 0으로 감소하고; y'는 층(A2)과 층(B2) 사이의 경계에서 기판의 방향으로, 바람직하게는 0에서 1로 증가한다.
층들(A2, B2)의 두께들 및 영률들은 층들(A1, B1)과 각각 동일하거나 상이할 수 있다.
층(B1)과 같이, 층(B2)은 층(A2)의 무결성(entegrity)이 보존되게 하며, 그 결과, 그 기능적 특성들이 최적화되게 한다. 또한, 층들(A2, B2)의 퇴적 중에, 층(B1)은 기계적 문제점들이 제한되게 하고, 구체적으로, 기판(2) 및 두 개의 이중층 스택들에 의해 형성된 구조의 굴곡이 제한되게 한다.
구조(S2)는 도 3의 그래프에서 도시된 바와 같이, 주목할 만한 가스 차단성을 보여준다. 이것은 WVTR로 표시된 물 유동의 측정을 g.m-2.jour-1의 단위로, 수 일 동안 시간의 함수로서 보여준다.
이러한 측정들은 세 개의 스택들에 대해 이루어진다:
I: PET 폴리머로만 이루어진 기판,
II: eA = 50 nm 및 eB = 200 nm인 본 발명에 따른 구조(S1),
III: eA1 = eA2 = 50 nm 및 eB1 = eB2 = 200 nm인 본 발명에 따른 구조(S2).
도 3에 더하여, 아래의 표 1은 구조들(S1, S2)의 배리어 특성들 및 굴절률들을, VUV 변환에 의해 획득된 50 nm의 실리카 층 또는 퍼하이드로폴리실라잔의 온도(80 ?)에서의 가수분해(hydrolysis)로 생성된, 250 nm 또는 600 nm 두께인, PET 기판 및 실리카 층만으로 형성된 구조와 비교하여 나열한다. 이 표에서, 배리어 특성들은 PET만의 기판과 비교한 향상 팩터(factor)를 나타내는, "배리어 향상 팩터(Barrier Improvement Factor)"(BIF)라는 용어로 표현된다. 물 및 헬륨 침투 측정들이 이루어졌다.

N.D.는 "결정되지 않음(not determined)"를 의미한다.
표 1에서, 250 nm 또는 600 nm의 SiO2 층의 추가를 통한 ET의 배리어 특성들의 향상은, 구조들(S1 및 훨씬 더 큰 정도의 구조(S2))에 의해 생성된 향상보다 훨씬 적은 것을 알 수 있다. 이와 유사하게, 상술된 분위기 조건들에서, 그러나, 본 발명의 두께들의 범위들 외에서, VUV 방사에 의해 50 nm의 SiO2 층의 생성은, 기계적 조절(accommodation) 층(B)의 부재로 인해, 만족스러운 배리어 특성들이 획득되는 것을 가능하게 하지 못한다.
본 발명에 따른 S2는 하나의 기판 및 하나의 실리카 층만을 갖는 구조들에 비해 훨씬 향상된 가스 차단성을 갖는다.
곡선들(I, II)을 비교하면, 본 발명으로 인한 가스 차단성의 향상을 알 수 있다.
곡선들(II, III)을 비교하면, 물 흐름의 상당한 감소가 관찰되고, 상기 감소는 두 이중층들의 두 가스 차단성들의 단순한 추가의 경우에 예상될 수 있는 것보다 실질적으로 크다. 실제로, 구조(S1)에서, 물 흐름은 0.35 g.m-2.j-1에 이르고, 구조(S2)의 경우, 물 흐름은 0.06 g.m-2.j-1에 이른다.
구조(S1)의 경우 안정화 시간은 1.8 시간이고, 구조(S2)의 경우 안정화 시간은 1,000 시간이며, 이것은 시간이 그 결과 500배 이상으로 곱해진다는 것을 의미하므로, 가장 주목할 만한 특성은 구조(S1)에 비한 구조(S2)의 측정 안정화 시간(시차(time lag))의 실질적 증가이다.
층(B2)은 높은 점성 및 밀도를 가지는데; 그 밀도는 층(A2)의 밀도보다는 낮지만, 폴리머 기판의 밀도보다는 훨씬 우수하다.
그리하여, 층(A1)과 층(A2) 사이에 포함된 층(B2)은 층들(A1, A2)을 통한 가스들의 진행(progress)을 늦춘다.
두 개 보다 많은 이중층 스택들을 가진 구조가 예상될 수 있고, 임의의 개수(n)의 이중층 스택들이 가능하고, 여기서, n은 양의 정수이다. 가스 배리어의 향상에 대한 효과는 더 증가할 수 있다. 각 스택의 층들은 상술된 바와 같은 영률 및 상대적인 두께들을 갖는다.
구조(S2)는 구조(S1)을 생성하는 방법을 반복함으로써 생성될 수 있다. 구조(S1)의 SiO2 층은 퍼하이드로폴리실리잔 타입의 무기 전구체로 커버되며; 이것은 상술된 바와 동일한 파장들의 VUU 및 UV 방사를 이용해 변환되고; 제2 이중층 스택의 퇴적은 상기 규정된 조건들을 만족하는 분위기에서 일 단계로 수행될 수 있다.
도 4에서, 본 발명에 따른 구조(S3)의 다른 예가 보여질 수 있다. 구조(S3)는 도 1의 구조(S1) 및 폴리머 물질로 이루어진 층(4)을 포함하고; 이러한 물질은 기판(2)과 동일하거나 상이할 수 있다.
변형예로서, 층(4)은 유기 실란들(organosilanes)과 같은 하이브리드(hybrid) 물질들로 생성될 수 있다.
또한, 가스 배리어 구조(S4)는 예를 들어, UV 선들과 같은 다른 요소들에 대한 배리어를 형성할 수 있다. 이것은 용봉 가능한(heat sealable) 배리어 또는 추가적인 기능을 가진 배리어를 형성할 수 있고: 예를 들어, 프린팅 영역을 형성할 수 있다.
층(B)으로 인하여, 폴리머 물질 층(4)이 퇴적될 때 예를 들어, 스택 어셈블리의 굴곡과 같은 기계적 성질의 문제점들이 제한된다.
층(4)은 예를 들어, 용해하여, 이어서, 필요한 경우 증착(evaporation) 및/또는 중합(polymerisation)에 의해 퇴적된다.
도 5에서, 구조(S4)가 구조(S2) 및 구조(S3)의 결합인 것으로 보여질 수 있고, 구조(S4)에서 층들(A2, B2)의 스택(E2)이 폴리머 물질 층(4) 상에 생성되며, SiOxNyHz 타입의 층(B2)은 폴리머 물질 층(4) 상에 퇴적된다.
구조(S2)와 같이, 층들(A1 및 A2, B1 및 B2)의 두께들은 각각 동일하거나 상이할 수 있다.
폴리머 물질 층(4)은 층(B2)에 의해 제공된 기계적 적응 효과를 향상시킬 수 있고, 그리고/또는 예를 들어, 어셈블리의 굴곡성(flexibility) 또는 자외선 차단(anti-UV) 또는 습기-흡수 특성들과 같은 다른 구체적인 특성들에 기여할 수 있다.
구조(S4)는 기능적 특성들, 구체적으로, 구조(S2)와 유사한 가스 배리어들을 제공한다.
구조(S4)의 생성 방법은 구조(3)의 생성 및 층(4) 상의 구조(S1)의 생성 방법을 포함한다.
구조들은 n개의 이중층 스택들(Ei) 및 (n-1)개의 폴리머 층들(4)을 가지는 것으로 설계될 수 있고, n개의 밀도가 높은 SiO2 층들(Ai) 및 폴리머 물질로 이루어진 (n-1)개의 개재(interposition) 층들이 연속으로 위치한다는 점으로 인해, 구조들에 대하여 다수의 기능성 특성들이 향상될 수 있다.
폴리머 물질로 이루어진 기판 상에 퇴적된 본 발명에 따른 구조는 향상된 가스 차단성을 제공하고, 투명할 수 있다. 이러한 불투과성 레벨은 물리적 기상 증착(physical vapour deposition), 화학적 기상 증착(chemical vapour deposition) 또는 스퍼터링(sputtering)과 같은 종래의 퇴적 기술들에 의해서는 획득될 수 없다. 또한, 습한 수단(wet means)에 의한 퇴적 방법은 방법의 비용이 제한되는 것을 가능하게 하고, 또한, VITEX 사의 Barix® 방법 또는 원자층 증착(atomic layer deposition, ALD)과 같이 진공 챔버들을 이용한 기술들과는 달리, 매우 효율적이고, 저 비용인 가스 배리어들을 형성하는 막들이 생성되게 한다.
저 비용 발명에 따라 폴리머 기판 및 스택에 의해 형성된 구조는 분위기에 민감한 소자들, 그리고, 구체적으로, 예를 들어, 유기 전기 소자들(OLED, OTET), 박막 솔라 소자들(CIGS)과 같이 물 및 산소에 민감한 소자들, 또는, 거기에다가 더욱 일반적으로 습기에 민감한 함유물들에 대한 용기들(containers)을 생성하는 소자들에 대한 보호로서 이용될 수 있다. 이러한 구조의 저 비용은 이것이 매우 다양한 종류의 분야들에서 이용될 수 있다는 점을 의미한다.
Claims (17)
- 기판(2), 및 SiO2 층(A) 및 상기 기판(2)과 상기 SiO2 층(A) 사이에 위치한 SiOxNyHz 타입의 물질 층(B)의 제1 스택(stack)을 포함하는 다층 구조로서,
상기 SiO2 층(A) 및 상기 SiOxNyHz 타입의 물질 층(B)은 두께들(eB, eA)을 갖고, 이에 따라, 상기 SiO2 층(A)의 상기 두께(eA)는 60 nm 이하이고, 상기 SiOxNyHz 타입의 물질 층(B)의 상기 두께(eB)는 상기 SiO2 층(A)의 상기 두께(eA)의 두 배보다 크며, 상기 SiO2 층(A) 및 상기 SiOxNyHz 타입의 물질 층(B)의 상기 두께들의 합은 100 nm와 500 nm 사이이며,

상기 스택은 1.5보다 큰 굴절률을 갖는 것을 특징으로 하는 다층 구조. - 제4항 또는 제5항에 있어서,
상기 스택 또는 스택들은 퍼하이드로폴리실라잔(perhydropolysilazane) 타입의 무기 전구체(inorganic precursor)의 변환(conversion)에 의해 획득되고,
상기 스택은, 폴리머 물질로 이루어진 기판의 경우 적외선 반사 분광 분석법(infrared reflectance spectrometry)에 의해 측정된, 변환 전의 상기 퍼하이드로폴리실라잔 타입의 상기 무기 전구체의 Si-H 본드(bond)의 투과율의 80% 보다 큰, 유익하게는 90%보다 큰, Si-H 본드에 대응하는 투과율을 갖는 것을 특징으로 하는 다층 구조. - 제4항 또는 제5항에 있어서,
상기 스택 또는 스택들은 퍼하이드로폴리실라잔 타입의 무기 전구체의 변환에 의해 획득되고,

상기 기판(2)은 폴리머 물질로 이루어진 것을 특징으로 하는 다층 구조. - 제1항 내지 제9항 중 하나의 항에 있어서,
상기 SiOxNyHz 타입의 물질로 이루어진 층(B)과 접촉하는 면에 대향하는 면 상의 상기 제1 스택의 상기 SiO2 층(A) 상의 폴리머 물질 층(4)을 포함하는 것을 특징으로 하는 다층 구조. - 제1항 내지 제9항 중 하나의 항에 있어서,
n개의 스택들을 포함하고, n은 1 이상의 양의 정수이고, 각 스택은 (SiO2)i 층 및 SiOxiNyiHzi 타입의 물질 층을 포함하며, i는 1과 n 사이의 양의 정수이고, 각 스택의 상기 (SiO2)i 층 및 상기 SiOxiNyiHzi 타입의 물질 층은 두께들(eB, eA)을 갖고, 이에 따라, 상기 (SiO2)i 층들(A)의 상기 두께는 60 nm 이하이고, 상기 SiOxiNyiHzi 타입의 물질 층(B)의 상기 두께(eB)는 상기 (SiO2)i 층(A)의 두께(eA)의 두 배보다 크고, 상기 (SiO2)i 층(A)과 상기 SiOxiNyiHzi 타입의 물질 층(B)의 상기 두께들의 합은 100 nm와 500 nm 사이이며,

폴리머 물질로 이루어진 (n-1)개의 층들을 포함하고, 상기 폴리머 물질로 이루어진 상기 층들의 각각은 두 개의 스택들의 사이에 위치하는 것을 특징으로 하는 다층 구조. - 제1항 내지 제13항 중 하나의 항에 따른 다층 구조의 생성 방법으로서,
a) 퍼하이드로폴리실라잔 타입의 액상 무기 전구체를 기판 상에 퇴적하는 단계;
b) SiO2 층 및 SiOxNyHz 타입의 물질 층의 스택을 형성하기 위하여, 10 ppm보다 크고 500 ppm보다 작은 산소 함유량 및 1,000 ppm 이하의 물 함유량을 가진 분위기에서 220 nm 이하의 파장을 가진 VUV 방사 및 220 nm 이상의 파장을 가진 자외선 방사에 의한 조사(irradiation)에 의해 변환하는 단계를 포함하는 것을 특징으로 하는 생성 방법. - 제14항에 있어서,
c) b) 단계 후에 폴리머 물질 층을 퇴적하는 단계를 포함하는 것을 특징으로 하는 생성 방법. - 제14항 또는 제15항에 있어서,
a) 및 b) 단계들 또는 a), b) 및 c) 단계들을 반복하는 단계를 포함하는 것을 특징으로 하는 생성 방법. - 제1항 내지 제13항 중 하나의 항에 따른 다층 구조의 생성 방법으로서,
a') 기판 상의 퍼하이드로폴리실라잔 타입의 액상 무기 전구체를 상기 기판 상에 퇴적하는 단계,
b') 10 ppm 보다 작은 산소 함유량 및 물 함유량을 가진 분위기에서 220 nm보다 큰 파장을 갖는 자외선 방사에 의한 조사에 의해 변환하는 단계,
c') 상기 기판 상의 상기 퍼하이드로폴리실라잔 타입의 액상 무기 전구체를 b') 단계에서 형성된 상기 층 상에 퇴적하는 단계;
d') 10 ppm보다 크고 500 ppm보다 작은 산소 함유량을 가진 분위기에서 220 nm 이하의 파장을 갖는 VUV 방사에 의한 조사에 의해 변환하는 단계를 포함하는 것을 특징으로 하는 생성 방법.
