발명의 상세한 설명
도 1에 도시한 바와 같이, 본 발명에 따르는 피복 기판의 제1 양태는 기판(100), 밀도가 1.6g/cm3 이상인 수소화 옥시탄화규소를 포함하고 기판(100) 위에 위치하는 제1 배리어층(102), 제1 배리어층(102) 위의 2개 이상의(4개가 도시됨) 교호되는 버퍼층(104) 및 배리어층(106)(여기서, 각각의 교호되는 버퍼층(104)은 밀도가 1.6g/cm3 미만인 수소화 옥시탄화규소를 포함하며, 교호되는 배리어층(106)은 각각 독립적으로 밀도가 1.6g/cm3 이상인 수소화 옥시탄화규소, 알루미늄, 산화알루미늄, 질화알루미늄, 옥시질화알루미늄, 티탄, 산화티탄, 질화티탄 및 옥시질화티탄으로부터 선택되고, 하나 이상의 교호되는 배리어층(106)은 알루미늄, 산화알루미늄, 질화알루미늄, 옥시질화알루미늄, 티탄, 산화티탄, 질화티탄 및 옥시질화티탄으로부터 선택된다)을 포함한다. 피복 기판의 제1 양태는 전형적으로 제1 배리어층 위에 교호되는 버퍼층 및 배리어층을 2 내지 16개, 대안으로는 4 내지 10개 포함한다.

제1 배리어층은 전형적으로 두께가 0.2 내지 10μm, 대안으로는 0.2 내지 5μm, 대안으로는 0.2 내지 2μm이다. 제1 배리어층의 두께가 0.2μm 미만인 경우, 당해 층의 수증기 투과율은 전형적으로 증가한다. 제1 배리어층의 두께가 10μm 초과인 경우, 당해 층은 분해(cracking)되기 쉽다.

반응성 기체 혼합물의 규소 함유 화합물은 하나 이상의 실란, 하나 이상의 실록산 및 이들의 혼합물로부터 선택된다. 실란의 예로는 메틸 함유 실란, 예를 들면, 메틸실란, 디메틸실란, 트리메틸실란 및 테트라메틸실란; 및 알콕시실란, 예를 들면, 디메톡시디메틸실란, 트리메톡시메틸실란, 테트라메톡시실란, 트리에톡시메틸실란, 디에톡시디메틸실란, 트리에톡시메틸실란, 트리에톡시비닐실란, 테트라에톡시실란, 디메톡시메틸페닐실란, 트리메톡시페닐실란, 3-글리시독시프로필트리메톡시실란, 3-메타크릴옥시프로필트리메톡시실란, 디에톡시메틸페닐실란, 트리스(2-메톡시에톡시)비닐실란, 트리에톡시페닐실란 및 디메톡시디페닐실란을 포함하지만, 이로써 제한되지는 않는다. 실록산의 예로는 테트라메틸디실록산, 헥사메틸디실록산 및 테트라에톡시실란을 포함하지만, 이로써 제한되지는 않는다. 규소 함유 화합물은 단일 실란이거나, 둘 이상의 상이한 실란의 혼합물, 단일 실록산, 둘 이상의 상이한 실록산의 혼합물, 또는 하나 이상의 실란과 하나 이상의 실록산과의 혼합물일 수 있다.
본 발명의 방법은 더블 주파수 방식으로 작동하는 통상의 평행 플레이트 화학 기상 증착 시스템을 사용하여 수행될 수 있다. 이러한 시스템에서, 증착 챔버는 상부 전극, 전형적으로 고주파(RF) 전력 공급원에 연결되어 있는 샤워 헤드 및 하부 전극, 전형적으로 저주파(LF) 전력 공급원에 연결되어 있는 기판 홀더를 포함한다. 고주파 전력 공급원은 전형적으로 주파수 1 내지 20MHz에서의 전력이 10 내지 1000W이다. 13.56MHz의 고주파는 일반적으로 CVD 시스템에서 사용된다. 저주파 전력 공급원은 전형적으로 주파수 325 내지 375KHz에서의 전력이 10 내지 1200W이다. 또한, 여과장치는 전형적으로 2개의 신호 사이의 상호작용을 최소화하는 데 사용된다. 예를 들면, 인덕터 및 캐퍼시터는 전형적으로 각각 상부 전극과 하부 전극을 그라운딩하는 데 사용된다.
규소 함유 화합물의 유량은 전형적으로 20 내지 150sccm(1분당 표준 체적 센티미터), 대안으로는 30 내지 120sccm, 대안으로는 30 내지 80sccm이다.
아르곤의 유량은 전형적으로 200 내지 1500sccm, 대안으로는 300 내지 1200sccm, 대안으로는 300 내지 800sccm이다.
산소의 유량은 전형적으로 5 내지 100sccm, 대안으로는 5 내지 60sccm, 대안으로는 5 내지 40sccm이다.
규소 함유 화합물의 유량에 대한 아르곤의 유량의 비는 전형적으로 10 내지 30, 대안으로는 10 내지 20, 대안으로는 10 내지 15이다. 규소 함유 화합물의 유량에 대한 아르곤의 유량의 비는 30sccm 초과이고, 기판 온도의 실질적인 증가가 발생할 수 있다.
규소 함유 화합물의 유량에 대한 산소의 유량의 비는 전형적으로 0.15 내지 1.0, 대안으로는 0.5 내지 1.0, 대안으로는 0.5 내지 0.8이다. 규소 함유 화합물의 유량에 대한 산소의 유량의 비가 0.15 미만인 경우, 배리어층은 대부분 탄화규소를 포함할 수 있다. 규소 함유 화합물의 유량에 대한 산소의 유량의 비가 1.0 초과인 경우, 당해 층의 수증기 투과율은 전형적으로 증가한다.
기판 온도는 전형적으로 20 내지 80℃, 대안으로는 25 내지 50℃, 대안으로는 25 내지 40℃이다.
증착 압력은 전형적으로 1.33 내지 60Pa, 대안으로는 1.33 내지 25Pa, 대안으로는 1.33 내지 15Pa이다. 압력이 60Pa를 초과하는 경우, 당해 층의 수증기 투과율이 전형적으로 증가한다.
당해 방법은 제2 단계에서, 300 내지 1000W의 고주파 전력을 기체 혼합물에 인가하여 플라즈마를 발생시킨다. 대안으로는, 고주파 전력은 400 내지 800W 또는 400 내지 600W이다.
당해 방법의 제3 단계에서, 50 내지 120W의 저주파 전력을 기판에 인가하여 밀도가 1.6g/cm3 이상인 제1 배리어층을 기판에 제공한다. 대안으로는, 저주파 전력은 60 내지 100W 또는 65 내지 85W이다.
교호되는 버퍼층은 각각 전형적으로 25℃에서의 밀도가 1.6g/cm3 미만, 대안으로는 1.4g/cm3 미만인 수소화 옥시탄화규소를 포함한다. 전형적으로, 교호되는 버퍼층의 수소화 옥시탄화규소는 25℃에서의 밀도가 1.0 내지 1.5g/cm3, 대안으로는 1.1 내지 1.5g/cm3, 대안으로는 1.2 내지 1.5g/cm3이다. 수소화 옥시탄화규소의 밀도는 증착물의 질량, 두께 및 표면적을 측정함으로써 용이하게 결정할 수 있다.

교호되는 버퍼층의 수소화 옥시탄화규소는 규소, 산소, 탄소 및 수소를 포함하며 제1 배리어층 수소화 옥시탄화규소에 대해 위에서 정의한 화학식으로 나타낼 수 있다.
교호되는 버퍼층은 전형적으로 두께가 0.2 내지 10μm, 대안으로는 0.2 내지 5μm, 대안으로는 0.2 내지 2μm이다. 교호되는 버퍼층의 두께가 0.2μm 미만인 경우, 버퍼층은 기저 배리어층의 적절한 적용범위를 제공하지 않을 수 있다. 교호되는 버퍼층의 두께가 10μm을 초과하는 경우, 당해 층은 분해되기 쉽다.

밀도가 1.6g/cm3 미만인 수소화 옥시탄화규소의 교호되는 버퍼층의 증착방법은 문헌[참조: 로보다 등의 미국 특허 제6,159,871호; 로보다의 국제 공개공보 제WO 02/054484 A2호; 후(Hu) 등의 미국 특허 제5,718,967호; 및 토마스(Thomas) 등의 미국 특허 제5,378,510호]에 기재되어 있다. 예를 들면, 밀도가 약 1.4g/cm3 이하인 수소화 옥시탄화규소 막은 미국 특허 제6,159,871호에 기재되어 있는 바와 같이 화학 기상 증착에 의해 증착될 수 있다. 간단하게는, 당해 방법은 메틸 함유 실란과 산소 공급 가스를 포함하는 반응성 기체 혼합물을 기판을 포함하는 증착 챔버에 도입시키고, 25 내지 500℃의 온도에서 메틸 함유 실란과 산소 공급 가스와의 반응을 유도함을 포함하는 방법으로서, 유전 상수가 3.6 이하이고 수소, 규소, 탄소 및 산소를 포함하는 막을 기판에 제공하기 위해 반응 도중에 존재하는 산소의 양이 조절되는 방법이다. 메틸 함유 실란의 예로는 메틸 실란, 디메틸실란, 트리메틸실란 및 테트라메틸실란을 포함한다. 산소 공급 가스의 예로는 공기, 오존, 산소, 아산화질소 및 일산화질소를 포함하지만, 이로써 제한되지는 않는다.
증착 공정 도중에 존재하는 산소의 양은 산소 공급 가스의 종류 및/또는 양을 선택함으로써 조절될 수 있다. 산소 공급 가스의 농도는 전형적으로 메틸 함유 실란 1용적부당 5용적부 미만, 대안으로는 0.1 내지 4.5용적부이다. 산소의 농도가 너무 높으면 화학량론이 SiO2에 근접한 일산화규소 막이 형성된다. 산소의 농도가 너무 낮으면 화학량론이 SiC에 근접한 탄화규소 막이 형성된다. 특정 용도의 경우 산소 함유 가스의 최적의 농도는 일상적인 실험에 의해 용이하게 측정될 수 있다.

실시예에서 수소화 옥시탄화규소를 포함하는 버퍼층 및 배리어층은 25℃의 기판 온도에서 0.09Torr(12.0Pa)의 압력하에 상부 전극(샤워 헤드)에 연결되어 있는 고주파 전력 공급원 및 하부 전극(기판 홀더)에 연결되어 있는 저주파 전력 공급원에서 더블 주파수 방식으로 작동하는 어플라이드 프로세스 테크놀로지즈(Applied Process Technologies)(Tucson, Az)로부터 모델 번호 2212 HDP 평행 플레이트 화학 기상 증착 시스템을 사용하여 증착된다.
증착 챔버는 압력 40Pa, CF4 유량 500sccm, O2 유량 100sccm, 저주파 전력 40W, 고주파 전력 500W에서 CF4 및 O2로부터 생성된 플라즈마를 사용하여 5 내지 10분 동안 챔버의 내부 표면을 에칭하는 제1 플라즈마에 의해 각각의 피복 기판의 제조 전에 철저하게 세정한다. 플라즈마 에칭 후, 챔버 벽을 이소프로필 알콜로 와이핑한다.
실시예에서 티탄, 알루미늄 및 질화티탄을 포함하는 배리어층은 DC 마그네트론 스퍼터링에 의해 약 0.02 내지 0.05μm/min의 속도로 증착된다.
실시예에서 폴리에틸렌 테레프탈레이트 (PET) 기판(피복된 기판 및 피복되지 않은 기판)을 압력 12.0Pa, 아르곤 유량 500sccm, 저주파 전력 40W 및 고주파 전력 300W에서 30초 동안 아르곤 플라즈마로 처리한다.
피복된 PET 기판 및 피복되지 않은 PET 기판의 수증기 투과율(WVTR)은 모콘 파마트란-더블류 투과 시험 시스템(MOCON PERMATRAN-W Permeation Test System)을 사용하여 온도 37.8℃ 및 상대 습도 90%에서 측정한다. 피복된 PET 시험편을 확산 셀로 클램핑하고, 이를 안정한 수증기 투과율이 수립될 때까지 수분-비함유 질소(10sccm)로 퍼징한다.
피복된 PET 기판의 압축 응력은 18 내지 22℃의 온도에서 질소 대기하에 캐나다 밀피타스에 소재하는 KLA 텐코(KLA Tencor)가 제조한 텐코 FLX-2320 박막 응력 측정 시스템을 사용하여 측정한다.
수소화 옥시탄화규소를 포함하는 버퍼층 및 배리어층의 밀도는 직경이 10.2cm인 환상 기판에 증착되어 있는 막의 질량, 두께 및 표면적을 측정함으로써 결정된다. 층의 질량은 주위 조건(25℃, 101.3kPa)하에 정밀도 1 × 10-5g의 화학 천칭을 사용하여 측정한다.
막 두께 및 굴절률은 주위 조건하에 작동하는 분광 분석 타원계[Spectroscopic Ellipsometer; 네덜란드 링컨에 소재하는 제이.에이. 울람 캄파니 인코포레이티드 제품]를 사용하여 측정한다. 시험편은 직경이 10.2cm이고 저항이 5 ohm?cm보다 큰 p-Si 웨이퍼에 막을 증착시킴으로써 제조한다.
실시예 1 내지 실시예 3
각각의 실시예 1 및 실시예 2에서, 다음의 다층 구조를 갖는 피복 기판은 표 1에 기재한 공정 조건을 사용하여 제조한다.
실시예 1 : PET/버퍼/버퍼 A/버퍼/버퍼 A/버퍼/버퍼 B/버퍼
실시예 2: PET/버퍼/버퍼 A/버퍼/버퍼 A/버퍼/버퍼 C/버퍼
여기서, PET는 직경이 20cm이고 두께가 175μm인 플라즈마로 처리된 폴리에틸렌 테레프탈레이트(상기 참조)의 환상 시트에 관한 것이며, 버퍼는 밀도가 1.5g/cm3인 수소화 옥시탄화규소로 된 버퍼층에 관한 것이며; 버퍼 A는 밀도가 1.9g/cm3인 수소화 옥시탄화규소로 된 배리어층에 관한 것이며; 버퍼 B는 기저 버퍼층 위에 티탄층(~300nm)과 티탄층 위에 알루미늄 층(~300nm)으로 이루어진 배리어층에 관한 것이며; 버퍼 C는 기저 버퍼층 위에 질화티탄 층(~300nm)과 질화티탄 층 위에 알루미늄 층(~300nm)으로 이루어진 배리어층에 관한 것이다. 실시예 3에서, 직경이 10cm이고 두께가 175μm인 피복되지 않은 플라즈마로 처리된 기판의 수증기 투과율(WVTR)은 실시예 1 및 실시예 2의 피복 기판과 비교하여 측정한다. 피복 기판의 버퍼층 및 배리어층의 특성은 표 1에 기재하며, 피복되지 안은 기판과 피복된 기판의 특성은 표 2에 기재한다.

Claims (10)
- 기판,밀도가 1.6 내지 2.5g/cm3인 수소화 옥시탄화규소를 포함하는, 상기 기판 상의 제1 배리어(barrier)층 및제1 배리어층 상의 합하여 2개 이상의 교호되는 버퍼(buffer)층과 배리어층을 포함하고, 각각의 교호되는 버퍼층은 밀도가 1.0 내지 1.6g/cm3 미만인 수소화 옥시탄화규소를 포함하며, 각각의 교호되는 배리어층은 밀도가 1.6 내지 2.5g/cm3인 수소화 옥시탄화규소, 알루미늄, 산화알루미늄, 질화알루미늄, 옥시질화알루미늄, 티탄, 산화티탄, 질화티탄 및 옥시질화티탄으로 이루어진 그룹으로부터 독립적으로 선택되고, 상기 교호되는 배리어층 중의 적어도 하나는 알루미늄, 산화알루미늄, 질화알루늄, 옥시질화알루미늄, 티탄, 산화티탄, 질화티탄 및 옥시질화티탄으로부터 선택되는 피복 기판.
- 제1항에 있어서, 상기 피복 기판이 상기 제1 배리어층 상에 상기 교호되는 버퍼층과 배리어층을 합하여 2 내지 16개 포함하는, 피복 기판.
- 제1항에 있어서, 상기 제1 배리어층과 상기 교호되는 배리어층의 수소화 옥시탄화규소의 밀도가 1.7 내지 2.5g/cm3인, 피복 기판.
- 제1항에 있어서, 상기 제1 배리어층과 상기 교호되는 버퍼층 및 배리어층의 두께가 각각 0.2 내지 10μm인, 피복 기판.
- 제1항에 있어서, 상기 교호되는 버퍼층의 수소화 옥시탄화규소의 밀도가 1.0 내지 1.5g/cm3인, 피복 기판.
- 기판,밀도가 1.0 내지 1.6g/cm3 미만인 수소화 옥시탄화규소를 포함하는, 상기 기판 상의 제1 버퍼층 및상기 제1 버퍼층 상의 합하여 3개 이상의 교호되는 배리어층과 버퍼층을 포함하고, 각각의 교호되는 배리어층은 밀도가 1.6 내지 2.5g/cm3인 수소화 옥시탄화규소, 알루미늄, 산화알루미늄, 질화알루미늄, 옥시질화알루미늄, 티탄, 산화티탄, 질화티탄 및 옥시질화티탄으로 이루어진 그룹으로부터 독립적으로 선택되고, 각각의 교호되는 버퍼층은 밀도가 1.0 내지 1.6g/cm3 미만인 수소화 옥시탄화규소를 포함하며, 상기 교호되는 배리어층 중의 적어도 하나는 밀도가 1.6 내지 2.5g/cm3인 수소화 옥시탄화규소이고, 상기 교호되는 배리어층 중의 적어도 하나는 알루미늄, 산화알루미늄, 질화알루미늄, 옥시질화알루미늄, 티탄, 산화티탄, 질화티탄 및 옥시질화티탄으로부터 선택되는, 피복 기판.
- 제6항에 있어서, 상기 피복 기판이 상기 제1 버퍼층 상에 상기 교호되는 배리어층과 버퍼층을 합하여 3 내지 10개 포함하는, 피복 기판.
- 제7항에 있어서, 상기 제1 버퍼층과 상기 교호되는 버퍼층의 수소화 옥시탄화규소의 밀도가 1.0 내지 1.5g/cm3인, 피복 기판.
- 제7항에 있어서, 상기 제1 버퍼층과 상기 교호되는 배리어층 및 버퍼층의 두께가 각각 0.2 내지 10μm인, 피복 기판.
- 제1항에 있어서, 상기 교호되는 배리어층의 수소화 옥시탄화규소의 밀도가 1.7 내지 2.5g/cm3인, 피복 기판.
