Abstract
본 발명은 두개의 기판을 플라즈마 처리한 다음, 기판을 접촉시키는 것을 포함하는 부착력 생성 방법에 관한 것이다. 당해 방법은 다양한 건조 표면에 사용할 수 있다. 당해 방법은 경화 실리콘과 같은 비부착력 표면을 세라믹 또는 반도체와 부착시키는 데 사용된다.
Description
본 발명은 일반적으로 부착 특성을 나타내지 않는 물질의 부착력 생성 방법에 관한 것이다. 당해 물질은 중합체성 물질 및 기판을 포함한다. 중합체성 물질은 전자 장치의 두개의 성분, 예를 들면, 집적 회로 칩과 칩 캐리어를 연결하는데 사용할 수 있다.
중합체는 광범위한 범위의 기술의 적용에서 발견되지만, 모든 중합체 물질이 우수한 부착력을 갖기 위해 요구되는 물리적 및 화학적 특성을 갖는 것은 아니다. 플라즈마 처리는 중합체 표면을 개질하여 부착력을 개선시키면서 벌크 물질의 목적하는 특성을 유지하는 하나의 방법이다.
중합체성 물질을 유사한 물질에 부착하는 것은 플라즈마, 코로나, 유전체 방전 배리어 또는 결합 공정 동안 연속적인 열처리를 하거나 하지 않은 화염 처리에 의해 개선될 수 있다. 이러한 예는 열 및 압력 처리하에서 자체 또는 서로 적층되어 결합된 폴리에틸렌 테레프탈레이트 또는 폴리에틸렌의 필름이다. 부착 메카니즘은 런던 분산력 및 수소 결합의 물리흡착 특성이다. 이들 부착 결합은 물 또는 유기 용매와 같은 외부 제제의 효과에 민감하고, 내구성이 열악할 수 있다. 플라즈마 처리된 표면에 관련된 다른 시스템은 폴리비닐 클로라이드 및 중합체 직물과 같은 덜 습윤한 표면의 플라즈마 처리 후 표면 화학 변화에 집중시켰다.

발명의 요약

모든 양, 비 및 퍼센트는 달리 나타내지 않는 한 중량을 기준으로 한다. 다음은 본원에 사용되는 정의 목록이다.
정의
"하나"는 하나 또는 그 이상을 의미한다.
"배합물"은 두개 이상의 물질이 임의의 수단 또는 방법으로 함께 배합된 것을 나타낸다.
"경화"는 분자를 보다 큰 분자에 가교결합하여 함께 결합시켜 분자 이동을 제한하는 화학적 방법의 실질적인 완성이다.
"비부착력"은 중합체성 물질이 일반적으로 처리 없이 기판에 부착될 수 없는 것을 의미한다.
"플라즈마 처리"는 기판을 외부에서 적용되는 에너지 형태에 의해 활성화된 기체 상태에 노출시키는 것을 의미하고, 이에 제한되는 것은 아니지만, 코로나 방전, 유전체 배리어 방전, 화염, 저압 글로 방전(low pressure glow discharge) 및 대기 글로 방전 처리를 포함한다. 플라즈마 처리에 사용되는 기체는 공기, 암모니아, 아르곤, 이산화탄소, 일산화탄소, 헬륨, 수소, 크립톤, 네온, 질소, 일신화질소, 산소, 오존, 수증기, 이의 배합물 및 기타 물질일 수 있다. 또한, 다른 보다 반응성인 기체 또는 증기는 공정 적용 압력에서 일반적인 기체 상태로 사용할 수 있거나, 그밖의 액체(예를 들면, 헥사메틸디실록산, 사이클로폴리디메틸실록산, 사이클로폴리하이드로겐메틸실록산, 사이클로폴리하이드로겐메틸-코-디메틸실록산, 반응성 실란, 이의 배합물 및 기타 물질) 상태로부터 적합한 장치를 사용하여 증발될 수 있다.
방법
본 발명은 중합체성 물질과 기판 사이의 부착력 생성 방법에 관한 것이다. 당해 방법은 전자 장치 또는 전자 장치 패키지의 제조 동안 사용될 수 있다. 본 발명의 하나의 양태에서, 당해 방법은
(a) 중합체성 물질을 플라즈마 처리하고,
(b) 기판의 플라즈마 처리,
(c) 반도체의 플라즈마 처리,
(d) 중합체성 물질과 기판의 접촉 및
(e) 반도체와 중합체성 물질의 접촉을 포함한다.

본 발명의 하나의 양태에서, 부착력은 단계(d) 및 (e)를 수초 동안 실온에서 수행하여 수득할 수 있다. 본 발명의 선택적인 양태에서, 단계(d), 단계(e) 또는 이들 단계 둘 다를 승온, 승압 또는 둘 다에서 수행한다. 단계(d), 단계(e) 또는 이들 단계 둘 다에서 선택되는 정확한 조건은 당해 방법의 특정 용도를 포함하는 다양한 요인에 좌우될 수 있다. 그러나, 접촉 단계 동안 온도는 15℃ 이상, 선택적으로 20℃ 이상, 선택적으로 100℃ 이상일 수 있다. 접촉 동안 온도는 400℃ 이하, 선택적으로 220℃ 이하일 수 있다. 접촉 동안 압력은 10MPa(megaPascal) 이하, 선택적으로 1MPa 이하일 수 있다. 접촉 동안 압력은 0.1MPa 이상이다. 접촉 시간은 0.1초 이상, 선택적으로 1초 이상, 선택적으로 5초 이상, 선택적으로 20초 이상일 수 있다. 접촉 시간은 24시간 이하, 선택적으로 12시간 이하, 선택적으로 30분 이하, 선택적으로 30초 이하일 수 있다.
본 발명의 선택적인 양태에서, 당해 방법은
(a) 중합체성 물질을 플라즈마 처리하고,
(b) 부착물을 플라즈마 처리한 다음,
(c) 중합체성 물질과 부착물을 접촉시킴으로써, 중합체성 물질과 부착물 사이에 부착력을 생성시킨다.
이러한 양태에서, 부착물은 반도체 또는 기판일 수 있다. 이러한 양태에서, 당해 방법은 임의로 단계(a) 후 및 단계(c) 전에 중합체성 물질을 저장하거나, 단계(b) 후 및 단계(c) 전에 부착물을 저장하거나, 또는 이들 과정 둘 다에서 저장함을 추가로 포함할 수 있다.
단계(a) 및 (b)를 임의의 순서로 수행할 수 있고, 상기와 같은 동일한 플라즈마 처리 조건, 접촉 조건 및 임의의 저장 조건을 적용할 수 있다.
이러한 양태에서, 단계(a) 및 (b)는 동시에 또는 연속적으로 임의의 순서로 수행할 수 있다. 이러한 양태에서, 단계(a), (b) 및 (c)는 임의로 한번 이상 반복할 수 있다. 이러한 방법은 전자 장치 또는 전자 장치 패키지의 제조 동안 사용될 수 있거나, 이러한 방법은 다른 목적으로 보다 광범위하게 사용될 수 있다. 이러한 방법의 용도는 특별히 제한되지 않는다.
본 발명의 방법은 부착력을 생성하고, 예를 들면, 참조 실시예 5의 다이 전단 강도 시험에서 0.1MPa의 힘을 적용한 경우 부착물이 중합체성 물질에서 떨어지지 않는다. 부착물의 정확한 양은 중합체성 물질 및 선택되는 부착물, 선택된 플라즈마 처리 조건 및 선택된 접촉 조건에 좌우되어 가변적일 수 있다. 그러나, 하기 참조 실시예 6에 따른 다이 전단 강도에 의해 측정된 부착력은 0.2MPa 이상, 선택적으로 0.3MPa 이상, 선택적으로 0.5MPa 이상, 선택적으로 1MPa 이상, 선택적으로 1.5MPa 이상, 선택적으로 2MPa 이상, 선택적으로 2.5MPa 이상, 선택적으로 5MPa 이상일 수 있다.
중합체성 물질
본 발명에서 사용되는 중합체성 물질은 당해 방법, 예를 들면, 플라즈마 처리 직전에 사용되는 경우 비부착력이다. 중합체성 물질은 상대적으로 낮은 모듈러스를 갖는다(예를 들면, 기판 또는 반도체보다 낮은 모듈러스). 모듈러스는 선택된 정확한 중합체성 물질, 중합체성 물질에 부착될 수 있는 부착물 및 기타 물질을 포함하는 여러가지 요인에 좌우되어 가변적일 수 있다. 그러나, 모듈러스는 0.1MPa 이상, 선택적으로 1MPa 이상일 수 있다. 모듈러스는 300MPa 이하, 선택적으로 400MPa 이하, 선택적으로 1GPa(gigaPascal) 이하, 선택적으로 5GPa 이하일 수 있다.
본 발명의 하나의 양태에서, 중합체성 물질은 열경화성 또는 열가소성 물질이다. 중합체성 물질은 실리콘, 유기 물질, 실리콘 유기 물질 공중합체 또는 이의 배합물일 수 있다. 열경화 물질은 유기물질인 연질 에폭시, 및 실리콘일 수 있는 탄성체, 유기 물질 또는 실리콘 유기 물질-공중합체를 포함한다. 열가소성 물질은 위상 변화 물질, 예를 들면, 실리콘-유기 물질 공중합체 왁스 및 유기 물질, 예를 들면, 폴리올레핀(예를 들면, 폴리에틸렌), 폴리이미드, 페놀계 물질, 이의 배합물 또는 기타 물질을 포함한다.
본 발명의 하나의 양태에서, 중합체성 물질은 경화 실리콘, 예를 들면, 경화 실리콘 수지, 경화 실리콘 탄성체, 경화 실리콘 고무, 이의 배합물 및 기타 물질이다. 적합한 경화 실리콘 수지는 T, DT, MT, MQ 수지, 이의 배합물 및 기타 물질을 포함한다. 경화 실리콘 고무 및 이의 제조방법은, 예를 들면, 문헌[참조: W. Lynch, Handbook of Silicone Rubber Fabrication, Van Nostrand Reinhold Company, New York, 1978]에 공지되어 있다. 경화 실리콘 탄성체는 당해 기술분야에 공지되어 있다. 예를 들면, 미국 특허 제4,753,978호 및 제5,110,845호에 경화 실리콘 탄성체 및 이의 제조방법이 기재되어 있다.
경화 실리콘은 경화 가능한 실리콘 조성물을 경화하여 제조할 수 있다. 경화 가능한 실리콘 조성물은 당해 기술분야에 공지되어 있다. 경화 가능한 실리콘 조성물 및 이의 경화방법의 예는 미국 특허 제4,766,176호; 제5,017,654호; 및 제5,977,226호에 제시되고 기재되어 있는 조성물을 포함한다. 경화 실리콘은 부착 촉진제로 제형화된 실리콘 조성물로부터 제조될 수 있으나, 부착 촉진제를 필요로 하지 않는다.
조성물의 경화 방법은 중요하지 않고, 경화 메카니즘, 예를 들면, 축합 반응; 첨가 반응; 자외선 방사 개시 반응 및 자유 라디칼 개시 반응을 포함할 수 있다는 것이 당해 기술분야의 숙련가들에게 공지되어 있다.
본 발명의 선택적인 양태에서, 중합체성 물질은 경화 유기 물질, 예를 들면, 경화 유기 수지, 경화 유기 탄성체, 경화 유기 중합체, 이의 배합물 및 기타 물질이다. 적합한 경화 유기 수지는 경화 에폭시 수지이다. 적합한 경화 유기 탄성체는 폴리우레탄을 포함한다. 적합한 경화 유기 중합체는 에폭시, 폴리이미드, 폴리이미드 공중합체, 이의 배합물 및 기타 물질을 포함한다. 적합한 경화 유기 중합체는 당해 기술분야에 공지되어 있고, 예를 들면, 문헌[참조: "Chip Scale Packaging for Memory Devices, "Y. Akiyama, A. Nishimura, I. Anjoh and A. Nagai, IEEE Electronic Components and Technology Conference, 1999]에 기재되어 있다.
적합한 실리콘-유기 물질 공중합체는 실라릴렌, 폴리디메틸실록산-개질된 폴리이미드 또는 폴리아미드를 사용하는 납-온-칩[Lead-on-Chip(LOC)] 테이프를 포함한다. 실리콘-유기 물질 공중합체는 당해 기술분야에 공지되어 있고, 문헌[참조: "Advances in Materials Research in Japan, "Phase IV, Report 2. Polymer materials for Advanced Microelectronics Technology, June 2000, Techno Alliance Corporation, Tokyo, Japan]에 기재되어 있다.
경화 중합체성 물질을 본 발명에서 사용할 수 있다. 습윤(비경화) 또는 부분 경화(예를 들면, B-스테이지) 물질을 사용하는 방법과 대조적으로, 당해 방법은 경화 실리콘, 경화 유기 물질 및 경화 실리콘-유기 물질 공중합체의 부착력을 다양한 부착물로 생성시킬 수 있다.
중합체성 물질은 다양한 형태를 가질 수 있다. 중합체성 물질은 연속적인 형태, 예를 들면, 시이트 또는 필름일 수 있다. 또한, 중합체성 물질은 비연속적인 형태, 예를 들면, 다수의 편평한 패드 또는 반구 덩어리 또는 울퉁불퉁한 덩어리일 수 있다.
기판
당해 방법에 사용되는 기판은 특별히 제한되지 않는다. 선택된 기판은 상기한 방법의 용도, 예를 들면, 제조되는 전자 장치 또는 전자 장치 패키지 유형을 포함하는 다양한 요인에 좌우될 수 있다. 기판은 전자 장치 또는 전자 장치 패키지의 제조에 사용되는 임의의 물질일 수 있다. 기판은, 예를 들면, 통상적으로 전자 장치 패키지에 사용되는 세라믹 기판, 연성 기판 또는 강성 기판일 수 있다. 적합한 기판의 예는 세라믹, 금속, 금속-피복 표면, 중합체(즉, 상기한 중합체 물질을 제외), 이의 배합물 및 기타 물질을 포함한다.

중합체는 벤조사이클로부텐, 비스말레이미드, 시아네이트, 에폭시, 폴리벤즈옥사졸, 폴리카보네이트, 폴리이미드, 폴리메틸메타크릴레이트, 폴리페닐렌 에테르, 폴리비닐리덴 클로라이드, 이의 배합물 및 기타 물질을 포함한다.
반도체
반도체는 당해 기술분야에 공지되어 있고, 시판되며, 문헌[참조: J. Kroschwitz, ed.,"Electronic Materials", Kirk-Othmer Encyclopedia of Chemical Technology, 4th ed., vol. 9, pp. 219-229, John Wiley & Sons, New York, 1994]에 기재되어 있다. 통상적인 반도체는 규소, 규소 합금 및 비소화갈륨을 포함한다. 반도체는 임의의 편리한 형태, 예를 들면, 피복되지 않은 다이, 칩, 예를 들면, IC 칩 또는 웨이퍼일 수 있다.
플라즈마 처리
비부착성 물질의 플라즈마 처리는 비부착성 물질의 표면 특성을 비부착성에서 부착성으로 변환시킨다. 다양한 유형의 플라즈마 처리는 코로나 방전 처리, 유전체 배리어 방전 처리 및 글로 방전 처리를 포함하는 본 발명의 방법에 사용될 수 있다. 글로 방전 처리는 저압 글로 방전 또는 대기압 글로 방전으로부터 선택된 플라즈마를 사용하여 수행할 수 있다.

플라즈마 처리의 정확한 조건은 중합체성 물질, 기판 및 반도체의 선택; 플라즈마 처리와 접촉 사이의 저장 시간; 사용되는 플라즈마 처리방법; 사용되는 플라즈마 챔버 디자인; 및 기타 요인을 포함하는 다양한 요인에 좌우되어 가변적일 수 있다. 그러나, 플라즈마 처리는 대기압 이하의 압력에서 수행할 수 있다. 플라즈마 처리는 0.05torr 이상, 선택적으로 0.78torr 이상, 선택적으로 1.5torr 이상의 압력에서 수행할 수 있다. 플라즈마 처리는 10torr 이하, 선택적으로 3torr 이하의 압력에서 수행할 수 있다. 압력이 매우 높은 경우, 플라즈마 처리는 개시되지 않을 수 있다.

사용 방법

비교 실시예 1
패시베이션(passivation) 층이 없는 간략한 시험 비히클(TV-46) IC 칩은 치수가 7.4mm x 5.3mm이다.
칩 스케일 스페이서는 구경 직경이 0.008in이고 두께가 0.004in인 스텐실을 사용하여 두께가 0.001in인 유필렉스(Upilex) S-25 폴리이미드 시이트에 프린팅된다. 칩 스케일 스페이서의 모듈러스는 ASTM D638로 측정하여 5MPas이다.
구경 배열의 피치(pitch)는 0.75mm이다. 수득된 프린팅 덩어리는 150℃에서 30분 동안 경화한다. 다이 부착 부착물은 구경 직경이 0.016in이고 두께가 0.005in인 스텐실을 사용하여 경화 스페이서의 상부에서 프린팅된다. 다이 부착 부착물의 모듈러스는 ASTM D638로 측정하여 5MPa이다.

실시예 3 내지 36 각각에서, 폴리이미드 시이트는 파괴되고 부착되지 않는 다. 실시예 3 내지 36은 여러가지 플라즈마 처리 조건은 당해 방법에 사용된 실리콘 탄성체 및 다이의 부착력을 효과적으로 생성시킨다는 것을 나타낸다.
참조 실시예 8
피복되지 않은 규소 웨이퍼, 및 폴리이미드 피복물[PIX 3400-8, 제조원: 에이치디 마이크로시스템즈(HD MicroSystems)]로 피복된 규소 웨이퍼를 5mm x 5 mm의 다이에 단일화한다. 단일화된 다이를 절단한 후 800psi에서 탈이온수로 세척한다.
피복되지 않은 규소 다이 및 폴리이미드-피복된 다이를 이들 표면 둘 다를 플라즈마에 의해 시험한 후 실리콘 탄성체 패드에 부착한다. 플라즈마 기체는 공기이다. 로이스 552 장치를 사용하여, 다이 전단 강도를 5개의 샘플에 대해 측정하고, 평균을 기록한다. 다이 크기는 5mm x 5mm이고, 실리콘 패드 상의 다이의 접촉 면적은 약 20mm2이다.
실시예 37 내지 40
물질 B를 두께가 0.004in인 스텐실을 사용하여 0.003in의 캡톤(KAPTON) 폴리이미드 시이트 상에 프린팅하고, 여기서, 6mm x 13mm의 직사각형 구경이 다수 도안되고, 두 구경 사이의 간격은 1.19mm이다. 두개의 구경 사이의 피치는 5mm이다. 프린팅된 패드는 150℃에서 30분 동안 경화된다. 참조 실시예 8에서 제조된 실리콘 패드 및 피복되지 않거나 PI-피복된 다이스(dice) 둘 다를 해릭 PDC-32G를 사용하는 플라즈마로 처리한다. 플라즈마 조건은 기체로서 공기를 사용하고, 60watt, 5초의 처리시간 및 0.3torr의 압력이다. 각각의 다이는 플라즈마 처리를 1.25kg하에서 220℃에서 5초 동안 한 후 패드에 부착된다. 플라즈마에 의해 실리콘 패드에 결합된 다이는 85℃/85% 상대 습도(RH)의 챔버내에 위치하고, 1, 2 내지 3주 후 습도에 대한 부착력을 나타낸다. 샘플은 참조 실시예 5의 방법에 따라 시험한다. 당해 조건 및 결과를 표 4에 나타낸다.

실시예 96 및 97(APGD 1% 산소/헬륨:부착력)
실리콘 렌즈 및 유리 슬라이드 둘 다의 표면을 02/He(1%/99%) 플라즈마 리트로 대기압에서 30초 동안 처리한다. 실리콘 렌즈 및 유리 슬라이드를 실온에서 60초 동안 2kgf하에서 친밀히 접촉시킨다. 접촉 직경은 6 내지 8mm이 된다. 파쇄 하중을 제거하면 탄성 실리콘 렌즈의 탄성 모듈러스에 의해 자연스럽게 구동되어 평형에 이른다. 파괴는 실리콘 단계에서 부착성이 된다. 실리콘 탄성체와 유리 사이의 직경 및 접촉 면적은 약 4 내지 6mm이다. 파쇄 에너지는 개질된 JKR 모델로 계산한다. 당해 결과를 표 9에 나타낸다.

실시예 99 내지 104
3개의 상이한 영 모듈러스(Young's modulus)를 갖는 3개의 경화 가능한 실리콘 물질을 웨이퍼 상에 스피닝(spinning)하고 경화시킨다. 영 모듈러스는 각각 약 10MPa, 300MPa 및 1.1GPa이다. 영 모듈러스는 동력학 분석기[Dynamic Mechanical Analyzer(DMA), 제조원: 티에이 인스트루먼츠(TA Instruments)]를 사용하여 ASTM D4065-95 텐실 방법으로 측정한다. 플라즈마 조건은 해릭 PDC-32G를 사용하여 공기, 처리 시간 5초 및 RF 전력 60watt이다. 다이(5mm x 5mm)는 5초 동안 190℃에서 1.25kgf하에서 경화 실리콘에 부착된다. 당해 결과를 표 10에 나타낸다.
비교 실시예 9 내지 14
실시예 99 내지 104를 플라즈마 처리를 하지 않고 반복하여 수행한다. 플라즈마 처리 없이는 어떠한 부착력도 발견되지 않는다.

실시예 37에서의 경화 물질 A 및 다양한 기판을 다양한 플라즈마 조건으로 처리하고 나머지는 실시예 99와 동일하게 하여 처리한다. 다이 부착 조건은 실시예 99에서와 동일하다. 기판, 플라즈마 처리 조건 및 결과를 표 11에 기재하였다.
비교 실시예 15 내지 19
실시예 105 내지 109를 플라즈마 처리를 하지 않고 반복하여 수행한다. 플라즈마 처리 없이 어떠한 부착력도 발견되지 않는다.

모듈러스가 1MPa 미만인 실리콘 탄성체 및 모듈러스가 0.5 내지 1.5GPa인 실리콘 수지의 편평한 조각을 30초 동안 고순도 압축 공기를 사용하여 플라즈마 기체로서 공기를 사용하여 29.6watt에서 해릭 PDC-002 플라즈마 클리너에서 플라즈마 처리한다. 2kgf하에서 접촉 시간은 1분이다. 파괴 에너지는 참조 실시예 6의 개질된 JKR 방법에 따라 계산한다. 결과를 표 12에 나타낸다.
실시예 110
비교 실시예 16을 접촉 시간이 12시간인 것을 제외하고는 반복한다. 다이 전단 강도는 참조 실시예 5의 방법에 따라 측정한다. 당해 결과를 표 12에 나타낸다.

비교 실시예 16 및 실시예 110은 부착력이 다른 물질에 비해 몇몇의 부착물을 사용하여 증가시키는 데 보다 오랜 시간이 필요하다는 것을 나타낸다. 또한, 실시예 110은 상대적으로 모듈러스가 높은 수지를 생성할 수 있다.
Claims (12)
- (a) 중합체성 물질을 플라즈마 처리하고,(b) 부착물을 플라즈마 처리한 다음,(c) 중합체성 물질과 부착물을 접촉시킴으로써, 중합체성 물질과 부착물이 부착됨을 특징으로 하는, 전자 장치, 전자 장치 패키지, 포토닉스 장치 또는 광학전자 장치의 제조 동안의 부착력 생성 방법.
- 제1항에 있어서, 중합체성 물질을 단계(a) 후 및 단계(c) 전에 저장하거나, 부착물을 단계(b) 후 및 단계(c) 전에 보관하거나, 이들 과정 둘 다를 수행하는 것을 특징으로 하는 방법.
- 제1항 또는 제2항에 있어서, 단계(a), (b) 및 (c)를 한 번 이상 반복하는 것을 특징으로 하는 방법.
- 제3항에 있어서, 단계(a), (b) 및 (c)를 한번 반복하여 제2 부착물을 중합체성 물질에 가하는 방법.
- 제4항에 있어서, 중합체성 물질이 다이 부착 점착제를 포함하고, 부착물이 반도체 다이 또는 반도체 기판을 포함하고, 제2 부착물이 반도체 다이 또는 반도체 기판을 포함하는 방법.
- 제1항 내지 제5항 중의 어느 한 항에 있어서, 중합체성 물질의 모듈러스가 0.1MPas 내지 5GPas인 방법.
- 제1항 내지 제6항 중의 어느 한 항에 있어서, 중합체성 물질이 실리콘, 유기 물질, 실리콘-유기 물질 공중합체 또는 이의 배합물을 포함하는 방법.
- 제7항에 있어서, 실리콘이 경화 실리콘 수지, 경화 실리콘 탄성체, 경화 실리콘 고무 또는 이의 배합물을 포함하는 방법.
- 제1항 내지 제8항 중의 어느 한 항에 있어서, 단계(a) 및 단계(b)가 서로 독립적으로 코로나 방전 처리, 유전체 배리어 방전 처리 및 글로 방전 처리로부터 선택된 플라즈마 처리가 사용되어 수행되는 방법.
- 제1항 내지 제9항 중의 어느 한 항에 있어서, 단계(a) 및 단계(b)가 서로 독립적으로 0.001초 내지 30분의 시간 동안 수행되는 방법.
- 제1항 내지 제10항 중의 어느 한 항에 있어서, 단계(c)가 15℃ 내지 400℃의 온도에서 수행되는 방법.
- 제1항 내지 제11항 중의 어느 한 항에 있어서, 단계(c)가 0.1초 내지 12시간의 시간 동안 수행되는 방법.
