Description
Claims (16)
- 발광 소자부와,상기 발광 소자부 위에 설치되고, 또한 출사면을 갖는 광검출부를 포함하고,상기 발광 소자부는 제 1 미러와, 상기 제 1 미러 상방에 설치된 활성층과, 상기 활성층 상방에 설치된 제 2 미러를 포함하고,상기 제 2 미러는 제 1 영역 및 제 2 영역으로 이루어지고,상기 제 2 영역은 상기 광검출부에 접하고,상기 제 2 영역은 상기 제 1 영역보다도 고저항인 면발광형 반도체 레이저.
- 제 1 항에 있어서,상기 발광 소자부를 구동시키기 위한 제 1 전극 및 제 2 전극을 더 포함하고,상기 제 2 전극은 상기 제 1 영역에 접하고 있는 면발광형 반도체 레이저.
- 제 1 항 또는 제 2 항에 있어서,상기 제 2 영역의 막 두께는 1㎛ 이상인 면발광형 반도체 레이저.
- 제 1 항에 있어서,상기 제 1 영역 및 상기 제 2 영역은 제 1 도전형의 불순물을 포함하고,상기 제 2 영역에서의 제 1 도전형의 불순물의 농도는 상기 제 1 영역에서의 제 1 도전형의 불순물의 농도보다도 낮은 면발광형 반도체 레이저.
- 제 1 항에 있어서,상기 제 2 영역에서의 제 1 도전형의 불순물의 농도는 1×1016[cm-2] 미만인 면발광형 반도체 레이저.
- 제 4 항 또는 제 5 항에 있어서,상기 제 2 영역은 제 2 도전형의 불순물을 더 포함함으로써 반(半)절연성으로 되어 있는 면발광형 반도체 레이저.
- 제 1 항에 있어서,상기 제 2 영역은 진성(眞性) 반도체로 이루어지는 면발광형 반도체 레이저.
- 제 1 항에 있어서,상기 제 1 영역은 전류 협착층(狹窄層)을 포함하는 면발광형 반도체 레이저.
- 제 1 항에 있어서,상기 제 2 영역은 자연 방출광의 반사층을 포함하는 면발광형 반도체 레이저.
- 제 1 항에 있어서,상기 광검출부는 상기 발광 소자부에서 생긴 광의 일부를 전류로 변환하는 기능을 갖는 면발광형 반도체 레이저.
- 제 1 항에 있어서,상기 광검출부는,제 1 콘택트층과,상기 제 1 콘택트층 상방에 설치된 광흡수층과,상기 광흡수층 상방에 설치된 제 2 콘택트층을 포함하는 면발광형 반도체 레이저.
- 제 2 항에 있어서,상기 광검출부를 구동시키기 위한 제 3 전극 및 제 4 전극을 더 포함하고,상기 제 1 전극 및 상기 제 2 전극의 어느 한 쪽과, 상기 제 3 전극 및 상기 제 4 전극의 어느 한 쪽이 전극 접합부에서 전기적으로 접속되어 있는 면발광형 반도체 레이저.
- 제 12 항에 있어서,상기 전극 접합부는 상기 발광 소자부 및 상기 광검출부를 제외한, 전극 패드에 이르기까지의 영역에 설치된 면발광형 반도체 레이저.
- 제 1 항에 있어서,상기 발광 소자부 및 상기 광검출부는 전체로서 pnpn구조 또는 npnp구조를 이루는 면발광형 반도체 레이저.
- 제 1 항에 기재된 면발광형 반도체 레이저와, 광도파로(光導波路)를 포함하는 광 모듈.
- 제 15 항에 기재된 광 모듈을 포함하는 광 전달 장치.
