- 반도체 웨이퍼 상에 로우 케이 유전층을 형성하는 방법에 있어서,상기 반도체 웨이퍼 상에 카본-도핑된 실리콘 산화물 막을 침착하는 단계, 및광 에너지를 상기 카본-도핑된 실리콘 산화물 막에 인가하는 단계를 포함하고;상기 광 에너지의 적어도 30%는 가시광선의 진동수보다 더 큰 진동수를 갖는, 로우 케이 유전층 형성 방법.
- 반도체 웨이퍼 상에 로우 케이 유전층을 형성하는 방법에 있어서,제 1 척 상에 상기 반도체 웨이퍼를 배치하는 단계,화학 기상 성장법에 의해 상기 반도체 웨이퍼 상에 카본-도핑된 실리콘 산화물 막을 침착하는 단계, 및수은 아크 소스로부터의 광 에너지를 상기 카본-도핑된 실리콘 산화물 막에 인가하는 단계들 포함하는 로우 케이 유전층 형성 방법.
- 클러스터 기구에 있어서,유기실란 소스에 결합된 제 1 챔버,반도체 웨이퍼들을 수용하고, 광 에너지를 인가하는 제 2 챔버로서, 상기 광에너지의 적어도 30%가 가시광선의 진동수보다 더 큰 진동수를 갖는, 상기 제 2 챔버, 및상기 제 1 챔버와 제 2 챔버사이에서의 웨이퍼들의 이동을 제어하기 위한 로봇부를 포함하는 클러스터 기구.
