Claims (34)
- a) 글리콜 에테르 50 중량% 내지 70 중량%;b) 4차 암모늄 화합물 0.5 중량% 내지 15 중량%; 및c) 유기산, 유기산염, 카테콜, 갈산, 벤조트리아졸(BZT), 페놀, 트리아졸 및 이의 히드록시아민 염으로 이루어진 군으로부터 선택된 부식억제제 최대 20 중량%;d) 그리고, (C2-C20)알칸디올 또는 (C3-C20)알칸트리올을 함유하는 보조유기용매를 포함하는 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- 제1항에 있어서, 글리콜 에테르는 글리콜 모노(C1-C6)알킬 에테르를 포함하는 것인 조성물.
- 제1항에 있어서, 글리콜 에테르는 (C1-C20)알칸디올(C1-C6)알킬 에테르 또는 (C1-C20)알칸디올 디(C1-C6)알킬 에테르를 포함하는 것인 조성물.

- a) 프로필렌 글리콜 모노메틸 에테르, 프로필렌 글리콜 모노프로필 에테르 및 트리(프로필렌 글리콜)모노메틸 에테르로 구성되는 군에서 선택되는 글리콜 에테르 50 중량% 내지 70 중량%;b) 4차 암모늄 화합물 0.5 중량% 내지 15 중량%; 및c) 유기산, 유기산염, 카테콜, 갈산, 벤조트리아졸(BZT), 페놀, 트리아졸 및 이의 히드록시아민 염으로 이루어진 군으로부터 선택된 부식억제제 최대 20 중량%를 포함하는 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- 제1항에 있어서, 4차 암모늄 화합물은 C1-C4 4차 암모늄 화합물을 포함하는 것인 조성물.
- 제1항에 있어서, 4차 암모늄 화합물은 수산화테트라메틸암모늄, 수산화테트 라에틸암모늄, 수산화테트라프로필암모늄, 수산화테트라부틸암모늄, 수산화트리메틸에틸암모늄, 수산화(2-히드록시에틸)트리메틸암모늄, 수산화(2-히드록시에틸)트리에틸암모늄, 수산화(2-히드록시에틸)트리프로필암모늄 및 수산화(1-히드록시프로필)트리메틸암모늄 중에서 선택되는 것인 조성물.
- 제1항에 있어서, 4차 암모늄 화합물은 수산화테트라메틸암모늄을 포함하는 것인 조성물.
- 제1항에 있어서, 글리콜 에테르의 양이 조성물의 50 중량% 이상인 조성물.

- 제1항에 있어서, 글리콜 에테르의 양이 조성물의 50∼60 중량%인 조성물.

- a) 글리콜 에테르 50 중량% 내지 70 중량%;b) 4차 암모늄 화합물 0.5 중량% 내지 15 중량%; 및c) 유기산, 유기산염, 카테콜, 갈산, 벤조트리아졸(BZT), 페놀, 트리아졸 및 이의 히드록시아민 염으로 이루어진 군으로부터 선택된 부식억제제 최대 20 중량%;d') 그리고, 추가로 플루오라이드 함유 화합물을 포함하는 것인 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- 제5항에 있어서, 추가로 최대 40 중량%의 물을 더 포함하는 것인 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- 삭제
- a) 글리콜 에테르 50 중량% 내지 70 중량%;b) 4차 암모늄 화합물 0.5 중량% 내지 15 중량%; 및c') 히드록실아민, 이의 산 염; 유기 산, 이의 산 염; 및 이의 혼합물 중 1종 이상을 포함하는 부식억제제 최대 20 중량%를 포함하는 것인 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- 제22항에 있어서, 부식 억제제는 히드록실아민 또는 이의 산염 또는 이의 혼합물을 포함하는 것인 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- 제23항에 있어서, 히드록실아민은 디에틸 히드록실아민 또는 이의 산염 또는 이의 혼합물을 포함하는 것인 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- a) 글리콜 에테르 50 중량% 내지 70 중량%;b) 4차 암모늄 화합물 0.5 중량% 내지 15 중량%; 및c) 유기산, 유기산염, 카테콜, 갈산, 벤조트리아졸(BZT), 페놀, 트리아졸 및 이의 히드록시아민 염으로 이루어진 군으로부터 선택된 부식억제제 최대 20 중량%;d) 그리고, (C2-C20)알칸디올 또는 (C3-C20)알칸트리올을 함유하는 보조유기용매를 포함하는 조성물과 기판을 접촉시키는 단계를 포함하는 상기 기판으로부터 포토레지스트 또는 에칭 잔류물, 또는 이들 모두를 제거하는 방법.
- 제25항에 있어서, 기판은 또한 금속, 규소, 실리케이트, 레벨간(interlevel) 유전체 물질 및 고-k 유전체 물질로 구성되는 군에서 선택된 물질을 포함하는 것인 방법.
- 패턴을 형성(define)하는 방법으로서,기판 상에 포토레지스트를 코팅하는 단계;포토레지스트 상에 리소그래피로 패턴을 형성하는 단계;패턴을 기판으로 전사하는 단계;a) 글리콜 에테르 50 중량% 내지 70 중량%;b) 4차 암모늄 화합물 0.5 중량% 내지 15 중량%; 및c) 유기산, 유기산염, 카테콜, 갈산, 벤조트리아졸(BZT), 페놀, 트리아졸 및 이의 히드록시아민 염으로 이루어진 군으로부터 선택된 부식억제제 최대 20 중량%;d) 그리고, (C2-C20)알칸디올 또는 (C3-C20)알칸트리올을 함유하는 보조유기용매를 포함하는 조성물과 기판을 접촉시켜, 기판으로부터 포토레지스트 또는 에칭 잔류물, 또는 이들 모두를 제거하는 단계를 포함하는 방법.
- 제27항에 있어서, 포토레지스트는 포지티브 포토레지스트인 방법.
- 제27항에 있어서, 포토레지스트는 네거티브 포토레지스트인 방법.
- 제1항에 있어서, 부식억제제의 양이 0.2 중량% 내지 19 중량%인 것인 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- 제1항에 있어서, 보조유기용매의 양이 0.1 중량% 내지 20 중량%인 것인 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- 제20항에 있어서, 물의 최대량이 10 중량%인 것인 포토레지스트 또는 에칭 잔류물 또는 이들 모두를 제거하기 위한 조성물.
- 제25항에 있어서, 에칭 잔류물이 제거되는 것인 방법.
- 제27항에 있어서, 에칭 잔류물이 제거되는 것인 방법.
