Description
濃硫酸やアンモニアを使用しない剥離液として、アミンと、有機溶媒Aと、共溶媒とを用いたものが開示されている(特許文献4参照)。
本発明は、半導体基板に対して適用したときに、ポリシリコンの層やゲルマニウムの層の損傷を抑制ないし防止しつつ、その上側にある変性レジストを好適に剥離することができる剥離液、これを用いた剥離方法、およびこれを利用した半導体基板製品の製造方法の提供を目的とする。
〔1〕半導体基板上の変性レジストを除去する剥離液であって、アルコール化合物と水酸化第四級アンモニウム化合物と4質量%以上の水とを含有する剥離液。
〔2〕上記アルコール化合物が下記式(O−1)または(O−2)で表される化合物である〔1〕に記載の剥離液。
RO1−(−O−RO2−)n−OH ・・・ (O−1)
RO1は水素原子又は炭素数1〜12のアルキル基または炭素数6〜14のアリール基である。RO2は直鎖状又は分岐状の炭素数1以上12以下のアルキレン鎖である。nは0以上6以下の整数である。nが2以上のとき複数のRO2は互いに異なっていてもよい。ただし、nが0のとき、RO1が水素原子であることはない。
RO3−LO1−RO4−OH ・・・ (O−2)
RO3は、置換基を有してもよい環状構造基である。LO1は単結合、O、CO、NRN、S、またはそれらの組合せである。RO4は単結合、アルキレン基、アリーレン基、またはアラルキレン基である。RNは、水素原子、炭素数1〜12のアルキル基、炭素数2〜12のアルケニル基、炭素数6〜14のアリール基である。LO1が単結合以外の連結基であるとき、RO4が単結合であることはない。
〔3〕上記アルコール化合物のCLogP値が0以上である〔1〕または〔2〕に記載の剥離液。
〔4〕上記水酸化第四級アンモニウム化合物が、水酸化テトラメチルアンモニウム、水酸化テトラエチルアンモニウム、水酸化テトラプロピルアンモニウム、水酸化テトラブチルアンモニウム、水酸化トリメチルヒドロキシエチルアンモニウム、水酸化メチルトリ(ヒドロキシエチル)アンモニウム、水酸化テトラ(ヒドロキシエチル)アンモニウム、および水酸化ベンジルトリメチルアンモニウムから選ばれる〔1〕〜〔3〕のいずれか1つに記載の剥離液。

〔8〕さらに有機アミン化合物を含有する〔1〕〜〔7〕のいずれか1つに記載の剥離液。
〔9〕上記有機アミン化合物を1〜60質量%含有する〔8〕に記載の剥離液。
〔10〕上記アルコール化合物が環状構造基を有する〔1〕〜〔9〕のいずれか1つに記載の剥離液。
〔11〕半導体基板がゲルマニウムまたはポリシリコンを含み、液中にゲルマニウムの防食成分を含む〔1〕〜〔10〕のいずれか1つに記載の剥離液。

まず、本発明の好ましい実施態様として、有機物の剥離処理について図1に基づき説明する。同図はCMOSを製造する工程を例に、変性レジスト(変性された有機物含有層)の剥離処理の過程を示している。図1(a)では準備された半導体基板にレジスト7が付与されている。ここでの半導体基板は、シリコン基板1にトランジスタが形成される領域としてゲルマニウムを含むウエル2、3が形成されている。各ウエルは、ヒ素やホウ素、リンなどをイオン注入することにより所望の半導体性(n型、p型)が付与されている。この状態で、本実施形態の半導体基板は、ウエル2側がその表面を露出した状態であり、ウエル3側はレジスト7で被覆された状態である。

本発明の好ましい実施形態に係る剥離液は、薬液成分として、アルコール化合物と水酸化第四級アンモニウム化合物と水とを含有する。以下、それぞれの成分について説明する。
アルコール化合物は、分子内に炭素と水素とを有しヒドロキシ基を1つ以上もつ化合物を広く含む。好ましくは炭素数1以上のアルコール化合物であり、炭素数2以上がより好ましく、炭素数3以上がさらに好ましく、炭素数4以上がさらに好ましく、炭素数5以上がさらに好ましく、炭素数6以上が特に好ましい。上限としては、炭素数24以下が好ましく、炭素数12以下がより好ましく、炭素数8以下が特に好ましい。例えば、メチルアルコール、エチルアルコール、1−プロピルアルコール、2−プロピルアルコール、2−ブタノール、エチレングリコール、プロピレングリコール、グリセリン、1,6−ヘキサンジオール、シクロヘキサンジオール、ソルビトール、キシリトール、2−メチル−2,4−ペンタンジオール、1,3−ブタンジオール、1,4−ブタンジオール、シクロヘキサノール、2−エチルヘキサノール、ベンジルアルコール、2−フェニルエタノール等のエーテル基非含有アルコール化合物、アルキレングリコールアルキルエーテル(エチレングリコールモノメチルエーテル、エチレングリコールモノブチルエーテル、ジエチレングリコール、ジプロピレングリコール、プロピレングリコールモノメチルエーテル、ジエチレングリコールモノメチルエーテル、トリエチレングリコール、ポリエチレングリコール、プロピレングリコールモノメチルエーテル、ジプロピレングリコールモノメチルエーテル、トリプロピレングリコールモノメチルエーテル、ジエチレングリコールモノブチルエーテル、ジエチレングリコールモノブチルエーテル等)、2−フェノキシエタノール、3−メトキシ−3−メチル−1−ブタノールを含むエーテル基含有アルコール化合物が挙げられる。これらの中でも特に、ベンジルアルコール、2−メチル−2,4−ペンタンジオールが特に好ましい。
RO1−(−O−RO2−)n−OH ・・・ (O−1)
・RO1
RO1は水素原子又は炭素数1〜12(好ましくは1〜6、より好ましくは1〜3)のアルキル基または炭素数6〜14(好ましくは6〜10)のアリール基である。
・RO2
RO2は直鎖状又は分岐状の炭素数1以上12以下のアルキレン鎖である。複数のRO2が存在するときそのそれぞれは異なっていてもよい。RO2は炭素数2〜10が好ましく、炭素数2〜6がより好ましく、炭素数2〜4がさらに好ましい。
・n
nは0以上6以下の整数である。nが2以上のとき複数のRO2は互いに異なっていてもよい。ただし、nが0のとき、RO1が水素原子であることはない。
RO3−LO1−RO4−OH ・・・ (O−2)
RO3は、置換基を有してもよい環状構造基である。環状構造基は、炭化水素芳香族基であっても、複素芳香族基であっても、環状脂肪族基であっても、環状複素脂肪族基であってもよい。炭化水素芳香族基としては、炭素数6〜14のアリール基が挙げられる(炭素数6〜10が好ましく、フェニル基がより好ましい)。環状脂肪族基としては、炭素数6〜14の環状アルキル基が挙げられる(炭素数6〜10が好ましく、シクロヘキシル基がより好ましい)。複素環は後記置換基Tの例が挙げられる。また、環状構造基が有してもよい置換基としては、後記置換基Tの例が挙げられる。
LO1は単結合、O、CO、NRN、S、またはそれらの組合せである。なかでも、単結合、CO、Oが好ましく、単結合またはOがより好ましい。
RO4は単結合、アルキレン基(炭素数1〜12が好ましく、炭素数1〜6がより好ましく、炭素数1〜3が特に好ましい)、アリーレン基(炭素数6〜14が好ましく、炭素数6〜10がより好ましい)、またはアラルキレン基(炭素数7〜15が好ましく、炭素数7〜11がより好ましい)である。RNは後記の定義と同義である。LO1が単結合以外の連結基であるとき、RO4が単結合であることはない。

ClogP値とは、1−オクタノールと水への分配係数Pの常用対数logPを計算によって求めた値である。ClogP値の計算に用いる方法やソフトウェアについては公知の物を用いることができるが、特に断らない限り、本発明ではDaylight Chemical Information Systems社のシステム:PCModelsに組み込まれたClogPプログラムを用いることとする。
上記のアルコール化合物は、1種を単独で用いても、2種以上を組み合わせて用いてもよい。
本発明において水酸化第四級アンモニウム化合物は、水酸化テトラメチルアンモニウム(TMAH)、水酸化テトラエチルアンモニウム(TEAH)、水酸化テトラプロピルアンモニウム(TPAH)、水酸化テトラブチルアンモニウム(TBAH)、水酸化トリメチルヒドロキシエチルアンモニウム(コリン)、水酸化メチルトリ(ヒドロキシエチル)アンモニウム、水酸化テトラ(ヒドロキシエチル)アンモニウム、および水酸化ベンジルトリメチルアンモニウム(BTMAH)から選ばれることが好ましい。
これらの中でも、TEAH、TPAH、TBAH、コリンがより好ましく、TEAH、TBAHが特に好ましい。炭素数でいうと、炭素数5〜36の水酸化第四級アンモニウム化合物が好ましく、炭素数8〜24の水酸化第四級アンモニウム化合物がより好ましい。
水酸化第四級アンモニウム化合物は、剥離液中、0質量%超含有させることが好ましく、0.1質量%以上がより好ましく、0.5質量%以上がさらに好ましい。上限としては、40質量%以下含有させることが特に好ましく、20質量%以下であることがより好ましく、15質量%以下がさらに好ましい。上記の範囲とすることで、好適な防食効果と変性レジストの剥離性が得られるため好ましい。
水酸化第四級アンモニウム化合物は1種単独で又は2種以上を混合して使用することができる。なかでも、疎水的なカウンターカチオンを有する水酸化第四級アンモニウム化合物を使用することで好適な防食効果(特にポリシリコン)を示す。カウンターカチオンがポリシリコンおよび金属表面に吸着し、溶媒和を抑制するため好適な防食効果を示すと考えられる。
本発明の剥離液に適用される水は、特に限定されないが、本発明の効果を損ねない範囲で溶解成分を含む水性媒体であってもよい。あるいは不可避的な微量混合成分を含んでいてもよい。なかでも、蒸留水やイオン交換水、あるいは超純水といった浄化処理を施された水が好ましく、半導体製造に使用される超純水を用いることが特に好ましい。水の量は、剥離液中、4質量%以上含有させ、8質量%以上がより好ましく、10質量%以上がさらに好ましい。上限としては、防食成分の添加を考慮して、50質量%以下であることが好ましく、35質量%以下であることがより好ましく、25質量%以下であることが特に好ましい。上記の範囲とすることで、好適なリンス効果が得られるため好ましい。
本発明において水を特定量用いて好適な性能を発揮した理由は、推定を含むが、水分量を上げることで、ゲルマニウムやポリシリコンの損傷性は過度に悪化させず、水酸化第四級アンモニウム化合物のアルカリ性が向上するためレジストの分解が加速され好適な剥離性示すと考えられる。
有機アミン化合物は、第一級アミン、第二級アミン、第三級アミンを含む意味である。そこには、カルバモイル基やその塩も含まれることとする。一方、第四級アンモニウム化合物は含まない意味である。ここで、有機アミン化合物の有機基は炭化水素基であることが好ましく、アルカン残基(典型的にはアルキル基であるが、2価以上の基であってもよい意味。他の残基について同様。)、アルケン残基、アリール残基、またはそれらの組合せが挙げられる。上記有機基は炭素数1以上であるが、上限としては、炭素数16以下が実際的である。有機アミン化合物は分子内にアミノ基とヒドロキシ基とを有するアミノアルコール化合物(好ましくは炭素数1〜16、より好ましくは炭素数1〜12、好ましくは炭素数1〜6)であることが好ましい。
上記のアルキル基、アルケニル基、アリール基はさらに置換基を有していてもよく、その任意の置換基としては後記置換基Tの例が挙げられる。なかでも、置換基Tのなかで定義される、ヒドロキシ基、カルボキシル基、スルファニル基、アシル基、アルコキシ基が好ましい。
本発明においては、中でも式(P−1)の第一級アミンを用いることが特に好ましい。
OH−RP7−Ly−RP8−* (P−4)
RP7、RP8は、炭素数1〜12のアルキレン基(炭素数1〜6が好ましく、1〜3がより好ましい)または炭素数2〜12のアルケニレン基(炭素数2〜6が好ましく、2〜3がより好ましい)である。*は結合手である。
有機アミン化合物の濃度を上記の範囲とすることで、好適な防食効果と変性レジストの剥離性が得られるため好ましい。
上記の有機アミン化合物は、1種を単独で用いても、2種以上を組み合わせて用いてもよい。
本発明の剥離液においては、さらに含フッ素化合物を含有させてもよい。含フッ素化合物はフッ素を分子内に有していれば特に限定されないが、なかでも水中で解離してフッ素イオンを放出するものが好ましい。具体的にはフッ化水素酸(フッ酸)、フッ化アンモニウム、フッ化テトラメチルアンモニウム、テトラフルオロホウ酸、ヘキサフルオロリン酸、ヘキサフルオロケイ酸、テトラフルオロホウ酸アンモニウム、ヘキサフルオロリン酸アンモニウム、ヘキサフルオロケイ酸アンモニウムが挙げられる。対イオンとしてアンモニウム以外のカチオン、例えばテトラメチルアンモニウム等を使用してもよい。
含フッ素化合物の濃度は、本実施形態のエッチング液の全質量に対して、0.001質量%以上が好ましく、0.01質量%以上がより好ましく、0.02質量%以上がさらに好ましく、0.03質量%以上が特に好ましい。上限としては10質量%以下が好ましく、5質量%以下がより好ましく、2質量%以下がさらに好ましい。
含フッ素化合物は、1種のみを用いてもよいし、2種以上を併用して用いてもよい。
本発明の剥離液においては、ゲルマニウム含有層を含む基板の処理を行うときには、その防食成分を含有させることが好ましい。防食成分は、含窒素有機化合物または含酸素有機化合物であることが好ましい。
Laは連結基を表す。その好ましいものは下記式(a−1)〜(a−8)で定義されるものと同義である。
M1 −、M2 −、M3 −は対アニオンを表す。たとえば、水酸化物イオン、ハロゲンアニオン等が挙げられる。
式(5)における破線は単結合又は二重結合のいずれかであることを表す。破線が二重結合のとき、R52、R54はないものとする。
式(6)中の破線は、R61が酸素原子もしくは硫黄原子になり、これが結合する炭素原子とともにカルボニル基(C=O)もしくはチオカルボニル基(C=S)を構成していてもよいことを意味する。
LRは単結合または連結基を表し、好ましいものは後記Lbと同じである。
隣接する置換基は連結して環を形成していてもよい。形成され環は特に限定されないが、4〜6員環であることが好ましく、4〜6員の複素脂肪族環もしくは炭化水素脂肪族環であることがより好ましい。例えば、R11〜R14、R21とR22、R31とR32、R33とR34、R41〜R45、R51〜R56、R61とR62、R81とR82、RB1とRB2などが環を形成する例として挙げられる。
R11〜R14はそれぞれ独立に炭素数1〜24のアルキル基(好ましくは炭素数1〜20、より好ましくは炭素数1〜16、さらに好ましくは炭素数1〜8)、炭素数2〜24のアルケニル基(好ましくは炭素数2〜20、より好ましくは炭素数2〜16、さらに好ましくは炭素数2〜8)、または炭素数6〜14のアリール基(好ましくは炭素数6〜10)を表すことが好ましい。このとき、その少なくとも1つは炭素数が2以上であることが好ましい。式(1)の化合物は、水酸化テトラアルキルアンモニウムであるとき、水酸化テトラメチルアンモニウム(TMAH)を含むが、上述のように、これよりも炭素数の大きい炭素数5以上の水酸化テトラアルキルアンモニウムであることが好ましく、炭素数8以上の水酸化テトラアルキルアンモニウムがより好ましく、炭素数12以上の水酸化テトラアルキルアンモニウムがさらに好ましく、炭素数16以上の水酸化テトラアルキルアンモニウムが特に好ましい。これは、変性レジストや残渣等の有機物含有層に含まれる成分との関係で、疎水的であることが好ましいためである。なお、後述する現像液では、アルカリ成分としてテトラメチルアンモニウムヒドロキシドも用いることがあるが、その場合には、防食成分がテトラメチルアンモニウムヒドロキシド以外のものとして定義することができる。
上記のアルキル基、アルケニル基、アリール基はさらに置換基を有していてもよく、その任意の置換基としては後記置換基Tの例が挙げられる。なかでも、置換基Tのなかで定義される、ヒドロキシ基、カルボキシル基、スルファニル基、アシル基、アルコキシ基、アミノ基が好ましい。このことは、以下の式(2)〜(11)において同義である。

R31〜R34はそれぞれ独立にR21およびR22と同義(水素原子または特定の置換基)であることが好ましい。式(3)は、下記式(3−1)で表されることが好ましい。

高分子化合物については、ゲルパーミエーションクロマトグラフィー(GPC)によって標準ポリスチレン換算の重量平均分子量を計測する。測定法としては、基本として、カラムとしてはTOSOH TSKgel Super AWM−Hを3本つなげたカラムを用い、10mMLiBr/N−メチルピロリドンを溶離液として用いるか、カラムとしてTOSOH TSKgel Super HZM−H、TOSOH TSKgel Super HZ4000、TOSOH TSKgel Super HZ2000をつないだカラムを用い、テトラヒドロフランを溶離液として用いる方法により測定する。ただし、ポリマー種によっては適宜適切な溶離液を選定して用いればよい。

RS3は炭素数1〜10のアルキル基または炭素数6〜22(好ましくは6〜10)のアリール基を表す。RS3は複数あるとき、互いに同じでも異なっていてもよい。なかでも、炭素数1〜4(より好ましくは1〜3)のアルキル基がより好ましい。
RS2は、さらに置換基を有してもよく、その置換基としては、上記RS1が有していてもよい置換基と同義である。なかでも、RS2のうち少なくとも1つはこの任意の置換基(例えば式(S1−N)の基)を有していることが好ましい。
ケイ素化合物は剥離液中で、0.01質量%以上含有させることが好ましく、0.05質量%以上がより好ましく、0.1質量%以上含有させることが特に好ましい。上限は特に制限されないが、30質量%以下であることが好ましく、20質量%以下がより好ましく、10質量%以下がさらに好ましく、5質量%以下がさらに好ましく、1質量%以下が特に好ましい。上記上限値以下とすることで、レジストの除去性を低下させすぎず好ましい。上記下限値以上とすることが、良好な防食性が得られるため好ましい。
上記の防食成分は、1種を単独で用いても、2種以上を組み合わせて用いてもよい。
本発明の処理液においては、pHを所望の範囲にするために、pH調整剤を用いてもよい。pH調整剤としては、pHを上げるためにテトラメチルアンモニウム、コリン等の四級アンモニウム塩、水酸化カリウム等の水酸化アルカリ又はアルカリ土類塩、2−アミノエタノール、グアニジン等のアミノ化合物を用いることができる。pHを下げるためには、炭酸、塩酸、硝酸、硫酸、リン酸などの無機酸、又はギ酸、酢酸、プロピオン酸、酪酸、吉草酸、2−メチル酪酸、n−ヘキサン酸、3,3−ジメチル酪酸、2−エチル酪酸、4−メチルペンタン酸、n−ヘプタン酸、2−メチルヘキサン酸、n−オクタン酸、2−エチルヘキサン酸、安息香酸、グリコール酸、サリチル酸、グリセリン酸、シュウ酸、マロン酸、コハク酸、グルタル酸、アジピン酸、ピメリン酸、マレイン酸、フタル酸、リンゴ酸、酒石酸、クエン酸、乳酸等が挙げられる。
pH調整剤の使用量は特に限定されず、pHを上記の範囲に調整するために必要な量で用いればよい。
上記pH調整剤は、1種を単独で用いても、2種以上を組み合わせて用いてもよい。
本明細書において置換・無置換を明記していない置換基(連結基についても同様)については、その基に任意の置換基を有していてもよい意味である。これは置換・無置換を明記していない化合物についても同義である。好ましい置換基としては、下記置換基Tが挙げられる。

本明細書において、化合物の置換基や連結基の選択肢を始め、温度、厚さといった各技術事項は、そのリストがそれぞれ独立に記載されていても、相互に組み合わせることができる。
本発明の剥離液においては、pHが5以上であることが好ましく、7以上であることがより好ましく、10以上であることが特に好ましい。上限としては、16以下であることが好ましく、15以下であることがより好ましい。このようなpHの範囲とすることで、良好な剥離性とGe含有層の保護とを好適に両立することができる。なお、pHは特に断らない限り、後記実施例で測定した条件によるものとする。
なお、本発明の剥離液は、その使用用途に鑑み、液中の不純物、例えば金属分などは少ないことが好ましい。特に、液中のNa、K、Caイオン濃度が1ppt〜1ppm(質量基準)の範囲にあることが好ましい。また、剥離液において、平均粒径0.5μm以上の粗大粒子数が100個/cm3以下の範囲にあることが好ましく、50個/cm3以下の範囲にあることが好ましい。
本発明の剥離液は、対腐食性等が問題とならない限り、任意の容器に充填して保管、運搬、そして使用することができる。また、半導体用途向けに、容器のクリーン度が高く、不純物の溶出が少ないものが好ましい。使用可能な容器としては、アイセロ化学(株)製の「クリーンボトル」シリーズ、コダマ樹脂工業(株)製の「ピュアボトル」などが挙げられるが、これらに限定されるものではない。
本発明においては、枚葉式装置を用いることが好ましい。具体的に枚葉式装置は、処理槽を有し、その処理槽で上記半導体基板を搬送もしくは回転させ、その処理槽内に上記剥離液を付与(吐出、噴射、流下、滴下等)して、半導体基板に上記剥離液を接触させるものであることが好ましい。
枚葉式装置のメリットとしては、(i)常に新鮮な剥離液が供給されるので、再現性がよい、(ii)面内の均一処理性が高いといったことが挙げられる。
枚葉式装置はその処理槽にノズルを具備することが好ましく、このノズルを半導体基板の面方向にスイングさせて剥離液を半導体基板に吐出する方法が好ましい。このようにすることにより、液の劣化が防止でき好ましい。
吐出口(ノズル)の移動速度は特に限定されないが、0.1cm/s以上であることが好ましく、1cm/s以上であることがより好ましい。一方、その上限としては、30cm/s以下であることが好ましく、15cm/s以下であることがより好ましい。移動軌跡線は直線でも曲線(例えば円弧状)でもよい。いずれの場合にも移動速度は実際の軌跡線の距離とその移動に費やされた時間から算出することができる。基板1枚の処理に要する時間は10〜300秒の範囲であることが好ましい。
ポリシリコンを含む層(ポリシリコン含有層)のエッチングレート[R2]は、特に限定されないが、剥離液の付与により過度に除去されないことが好ましい。具体的には、200Å/min以下であることが好ましく、100Å/min以下であることがより好ましく、50Å/min以下であることがさらに好ましく、20Å/min以下であることがさらに好ましく、10Å/min以下であることが特に好ましい。下限は特にないが、測定限界を考慮すると1Å/min以上であることが実際的である。
本発明に適用されるレジストは特に限定されず、公知のレジスト材料が使用される。例えば、ポジ型、ネガ型、およびポジ−ネガ兼用型のフォトレジストが挙げられる。ポジ型レジストの具体例は、ケイ皮酸ビニール系、環化ポリイソブチレン系、アゾ−ノボラック樹脂系、ジアゾケトン−ノボラック樹脂系などが挙げられる。また、ネガ型レジストの具体例は、アジド−環化ポリイソプレン系、アジド−フェノール樹脂系、クロロメチルポリスチレン系などが挙げられる。更に、ポジ−ネガ兼用型レジストの具体例は、ポリ(p−ブトキシカルボニルオキシスチレン)系などが挙げられる。
本発明においては、なかでもポジ型レジストが好ましく、特に、ノボラック系樹脂及びポリヒドロキシスチレン系樹脂の少なくとも一方の樹脂を含むポジ型レジストの剥離に有効である。また、本発明の剥離液は性能が良好であるため、特に、厚みが5〜500μmである厚膜のレジスト層の剥離に効果を発揮する。
ノボラック系樹脂及びポリヒドロキシスチレン系樹脂の少なくとも一方の樹脂を含むポジ型レジストとして、より具体的には、以下の式(R−1)及び(R−2)のいずれかで表される繰り返し単位を有する樹脂を含有するポジ型レジストが挙げられる。
本発明の好ましい実施形態に係る半導体素子の製造方法としては、まず、基板(例えば、イオン注入されたn型またはp型の基板)上にスパッタリング等の技術を用いて、高誘電率材料(例えば、HfSiO4、ZiO2、ZiSiO4、Al2O3、HfO2、La2O3)などで構成されるゲート絶縁膜や、ポリシリコンなどで構成されるゲート電極層などを形成する(被エッチング層形成工程)。次に、形成されたゲート絶縁膜や、ゲート電極層上にレジストを塗布し、フォトリソグラフィーにより、所定のパターンを形成する。パターン形成後に不要な部分のレジストを現像除去して(レジスト現像工程)、このレジストパターンをマスクとして非マスク領域をドライエッチングまたはウェットエッチングすることにより(エッチング工程)、ゲート絶縁膜やゲート電極層などを除去する。その後、イオン注入処理(イオン注入工程)において、イオン化したp型またはn型の不純物元素を基板に注入して、基板上にp型またはn型不純物注入領域(いわゆるソース/ドレイン領域)を形成する。その後、必要に応じて、アッシング処理(アッシング工程)が実施された後、基板上に残存したレジスト膜を剥離する処理が実施される。
本実施形態においては、さらに下記のようなサリサイド工程を介してもよい。具体的には、シリコンウエハ上に、基板の層と金属層とを形成した半導体基板とする工程と、上記半導体基板をアニールする工程、半導体基板に剥離液を付与して処理する工程とを介して、所望の構造を有する半導体基板製品を製造することが好ましい。なお、上記の工程の順序は制限されて解釈されるものではなく、それぞれの工程間にさらに別の工程を含んでいてもよい。ウェハサイズは特に限定されないが、直径8インチ、直径12インチ、または直径14インチのものを好適に使用することができる(1インチ=25.4mm)。
単結晶シリコンとは、結晶全体にわたって原子配列の向きがそろったシリコン結晶のことであるが、実際には原子レベルで観察すると、様々な欠陥が存在する。
多結晶シリコンとは、結晶方位の異なる多数の単結晶粒から構成されたブロック又は層状のシリコンのことである。Siのみからなるものでも、ホウ素やリン等がドーピングされたものでもよい。その他、所望の効果を奏する範囲で上記と同様様々な欠陥や不純物が存在するものであってもよい。その製造方法も特に限定されず、CVD法により形成されたもの等が挙げられる。
上記多結晶シリコン(ポリシリコン)は、半導体基板において、ゲート電極等に適用されることがある。本発明の好ましい実施形態によれば、上記のようなポリシリコンからなる部材が露出し状況でも、好適に変性レジストを除去することができる。
(試験基板の作製)
市販のシリコン基板(直径:12インチ)上に、SiOx層を形成した。このSiOx層の上に、CVD法によりポリシリコン層(厚さ1000Å)を形成した。また、それとは別のシリコン基板にゲルマニウムをエピタキシャル成長させ、厚さ500Åの層を形成した。レジストは富士フイルムエレクトロニクスマテリアルズ株式会社製KrFレジスト「GKRS−6953A01G」[商品名](ヒドロキシスチレン系樹脂含有)を用い、これをスピンコーターにより上記の基板上に製膜することにより行った。このときのレジストの厚さは、10μmであった。これに対し、任意のフォトマスクを利用して、露光処理を行った。
ついで、上記のレジスト膜に対し、As+をイオン注入した。イオン注入後の変性レジストは硬化していることを確認した。このときのドーズ量の条件は1×1014cm−2超とした。
上記のブランクウェハおよび試験用基板に対して、枚葉式装置(SPS−Europe B.V.社製、POLOS(商品名))にて下記の条件で処理を行い、評価試験を実施した。
・処理温度 :60℃
・吐出量 :1L/min.
・ウェハ回転数 :500rpm
・ノズル移動速度 :7cm/s
なお、剥離液の供給は図2の装置を用いて行った。剥離液は、調整後5分以内に試験に適用した。
株式会社堀場製作所製の放射温度計IT−550F(商品名)を上記枚葉式装置内のウェハ上30cmの高さに固定した。ウェハ中心から2cm外側のウェハ表面上に温度計を向け、薬液を流しながら温度を計測した。温度は、放射温度計からデジタル出力し、パソコンで連続的に記録した。このうち温度が安定した10秒間の温度を平均した値をウェハ上の温度とした。
(pH)
pHは、室温(25℃)においてHORIBA社製、F−51(商品名)で測定した。試験No.101の薬液のpHは14であった。
(エッチング速度)
ゲルマニウム含有層のエッチング速度(ER)については、エリプソメトリー(分光エリプソメーター、ジェー・エー・ウーラム・ジャパン株式会社 Vaseを使用した)を用いてエッチング処理前後の膜厚を測定することにより算出した。5点の平均値を採用した(測定条件 測定範囲:1.2−2.5eV、測定角:70,75度)。
ポリシリコン層のエッチング速度も同様にして測定した。
(剥離性)
上記プラズマアッシング後のレジストに上記の条件で表中の剥離液を適用してレジストの剥離性を光学顕微鏡(オリンパス社製 MX50)にて確認した。この結果を表に示した。
A:残渣なく除去
B:残存レジスト量が処理前の1/4程度
C:残存レジスト量が処理前の1/2程度
D:剥離液処理前と変化なし

試験206〜208の薬液は特表2013−500503号公報の実施例S−008、S−009、S−035のものに該当する。
実施例No.112〜123、135〜153の剥離液それぞれにN−2−(アミノエチル)−3−アミノプロピルメチルジメトキシシラン(信越シリコーン製 KBM−602)、N−2−(アミノエチル)−3−アミノプロピルトリメトキシシラン(信越シリコーン製 KBM−603)を0.1質量%加えた(水の量を減らして組成は調整した)。その剥離液を用いてレジストの剥離試験を行ったところ、レジスト剥離性はそのままでポリシリコン(poly−Si)のエッチングレート(ER)がおよそ半減する結果が得られた。この結果からケイ素化合物がポリシリコンの保護に有効であることが分かる。
試験No.101の薬液に上記例示化合物A−2〜A−18、B−1〜B−27をそれぞれ0.5質量%で添加した。その結果、いずれにおいても、ゲルマニウム(Ge)の防食性が高まることを確認した。

Claims (19)
- 半導体基板上の変性レジストを除去する剥離液であって、アルコール化合物と水酸化第四級アンモニウム化合物と4質量%以上の水とを含有する剥離液。
- 上記アルコール化合物が下記式(O−1)または(O−2)で表される化合物である請求項1に記載の剥離液。
RO1−(−O−RO2−)n−OH ・・・ (O−1)
RO1は水素原子又は炭素数1〜12のアルキル基または炭素数6〜14のアリール基である。RO2は直鎖状又は分岐状の炭素数1以上12以下のアルキレン鎖である。nは0以上6以下の整数である。nが2以上のとき複数のRO2は互いに異なっていてもよい。ただし、nが0のとき、RO1が水素原子であることはない。
RO3−LO1−RO4−OH ・・・ (O−2)
RO3は、置換基を有してもよい環状構造基である。LO1は単結合、O、CO、NRN、S、またはそれらの組合せである。RO4は単結合、アルキレン基、アリーレン基、またはアラルキレン基である。RNは、水素原子、炭素数1〜12のアルキル基、炭素数2〜12のアルケニル基、炭素数6〜14のアリール基である。LO1が単結合以外の連結基であるとき、RO4が単結合であることはない。 - 上記アルコール化合物のCLogP値が0以上である請求項1または2に記載の剥離液。
- 上記水酸化第四級アンモニウム化合物が、水酸化テトラメチルアンモニウム、水酸化テトラエチルアンモニウム、水酸化テトラプロピルアンモニウム、水酸化テトラブチルアンモニウム、水酸化トリメチルヒドロキシエチルアンモニウム、水酸化メチルトリ(ヒドロキシエチル)アンモニウム、水酸化テトラ(ヒドロキシエチル)アンモニウム、および水酸化ベンジルトリメチルアンモニウムから選ばれる請求項1〜3のいずれか1項に記載の剥離液。
- 上記アルコール化合物を10〜80質量%で含有する請求項1〜4のいずれか1項に記載の剥離液。
- 上記水酸化第四級アンモニウム化合物を20質量%以下で含有する請求項1〜5のいずれか1項に記載の剥離液。
- さらに含フッ素化合物を含有する請求項1〜6のいずれか1項に記載の剥離液。
- さらに有機アミン化合物を含有する請求項1〜7のいずれか1項に記載の剥離液。
- 上記有機アミン化合物を1〜60質量%含有する請求項8に記載の剥離液。
- 上記アルコール化合物が環状構造基を有する請求項1〜9のいずれか1項に記載の剥離液。
- 半導体基板がゲルマニウムまたはポリシリコンを含み、液中にゲルマニウムの防食成分を含む請求項1〜10のいずれか1項に記載の剥離液。
- 上記ゲルマニウムの防食成分が下記式(1)〜(6)、(10)、(11)のいずれかで表される化合物あるいは下記式(7)〜(9)のいずれかで表される繰り返し単位を有する化合物からなる請求項11に記載の剥離液。
- 液中に上記ポリシリコンの防食成分としてケイ素化合物を含む請求項11に記載の剥離液。
- 半導体基板にエッチング液を適用して、上記半導体基板上の変性レジストを剥離する剥離方法であって、上記エッチング液が、アルコール化合物と水酸化第四級アンモニウム化合物と4質量%以上の水とを含有する剥離方法。
- 上記半導体基板がゲルマニウムを含有する層を有する請求項14に記載の剥離方法。
- 上記半導体基板がポリシリコンを含有する層を有する請求項14または15に記載の剥離方法。
- 30〜80℃で半導体基板に適用する請求項14〜16のいずれか1項に記載の剥離方法。
- ゲルマニウム(Ge)のエッチング速度が200Å/min以下である請求項15〜17のいずれか1項に記載の剥離方法。
- 請求項14〜18のいずれか1項に記載の剥離方法を介して、半導体基板製品を製造する半導体基板製品の製造方法。
